Abstract
【解決手段】 電子線マイクロアナライザーもしくは波長分散型X線検出器を備えた走査電子顕微鏡を用いて、3〜6kVに加速した電子線を亜鉛系めっき鋼板の表面に照射し、それによって発生した酸素のKα線の強度を検出器とその後段の波高分析器を通して測定することにより、亜鉛のL線の二次線の影響を除くことを特徴とする、亜鉛系めっき鋼板の表層に形成された酸化膜の膜厚測定方法。

Claims (2)
- 電子線マイクロアナライザーもしくは波長分散型X線検出器を備えた走査電子顕微鏡を用いて、3〜6kVに加速した電子線を亜鉛系めっき鋼板の表面に照射し、それによって発生した酸素のKα線の強度を検出器とその後段の波高分析器を通して測定することにより、亜鉛のL線の二次線の影響を除くことを特徴とする、亜鉛系めっき鋼板の表層に形成された酸化膜の膜厚測定方法。
- 鏡面研磨されたシリコンウエハー上に形成された膜厚既知の酸化シリコン皮膜を用いて酸素のKα線の強度と酸化膜厚の関係を表わす検量線を作成し、この検量線を用いて、亜鉛系めっき鋼板の表層に形成された酸化膜の膜厚を算出することを特徴とする請求項1記載の酸化膜厚の測定方法。
