【0001】 (技術分野) 本発明は薄膜の形成方法に関する。より詳細には、本発明は、基板上の半導体
デバイスにおいて使用される、金属、ケイ素および窒素を含有する厚さが均一な
化合物薄膜を形成させるための方法に関する。

【0002】 (背景技術) 半導体デバイスの製造において、窒化チタン(TiN)のスパッタリング薄膜
が、現在、シリコン単結晶または絶縁層への金属相互連結の拡散を防止するため
の拡散バリア金属として使用されている。さらに、TiNはまた、相互連結構造
体を形成させるためにタングステンが使用されている場合において、接着性を高
めるための接着層物質として使用されている。しかし、スパッタリングまたは化
学的蒸着により形成されたTiN薄膜は柱状の結晶構造を有しやすく、これは、
金属相互連結物質がその粒界に沿って容易に拡散するという問題を引き起こす。

Claims (18)
- 【請求項1】 金属およびケイ素を含有する3成分窒化物薄膜を基板上に形
成させるための方法であって、下記の工程を含む方法: (a)ガス状金属化合物、ガス状ケイ素化合物およびアンモニアガスからなる群
から選択される少なくとも1つのガスを含むそれぞれの反応性ガスを、前記ガス
状金属化合物および前記アンモニアガスが混合物を形成しないような条件のもと
で調製する工程; (b)前記ガス状金属化合物、前記ガス状ケイ素化合物および前記アンモニアガ
スのそれぞれの供給が1つのガス供給サイクルにおいて少なくとも1回は含まれ
るように、前記反応性ガスの連続的なガス供給サイクルを決定する工程;および
(c)前記ガス供給サイクルを少なくとも1回繰り返すことによって前記反応性
ガスを前記基板に当てる工程。 - 【請求項2】 前記の1つのガス供給サイクルは、前記反応性ガスのいずれ
ととも反応しないガスの供給を含み、その各供給が前記反応性ガスの供給の間に
入れられている、請求項1に記載の方法。 - 【請求項3】 前記のそれぞれの供給サイクルは、前記3成分窒化物薄膜の
化学量論的組成を変化させるように反応性ガスの供給時間が異なるように決定さ
れ、物理的特性のより良好な一致が前記3成分窒化物薄膜とその上層/下層との
間で得られる、請求項2に記載の方法。 - 【請求項4】 前記化学的蒸着工程は、前記3成分窒化物薄膜とその上層/
下層との接触抵抗を低下させるために供給サイクルを繰り返すことによって行わ
れ、前記供給サイクルのそれぞれは前記蒸着工程の初期段階において相対的によ
り多くのガス状ケイ素化合物を含み、そして前記供給サイクルのそれぞれは前記
蒸着工程の後期段階において相対的により多くのガス状金属化合物を含む、請求
項3に記載の方法。 - 【請求項5】 前記の1つの供給サイクルにおいて、ガス状金属化合物、ガ
ス状ケイ素化合物およびアンモニアガスのそれぞれの供給が循環置換の順で配置
され、前記の3つの成分ガスのいずれも反応しないガスの供給が前記ガス供給の
間に入れられている、請求項2に記載の方法。 - 【請求項6】 前記の1つの供給サイクルにおいて、ガス状金属化合物およ
びアンモニアガスを含有する反応性ガスのそれぞれの供給が配置され、前記の2
つの反応性ガスのいずれとも反応しないガスの供給がその間に入れられている、
請求項1に記載の方法。 - 【請求項7】 前記の1つの供給サイクルにおいて、ガス状金属化合物を含
有する反応性ガスおよびアンモニアガスを含有する反応性ガスのそれぞれの供給
が配置され、ガス状ケイ素化合物の供給がその間に入れられている、請求項1に
記載の方法。 - 【請求項8】 前記の1つの供給サイクルにおいて、ガス状金属化合物、ガ
ス状ケイ素化合物およびアンモニアガスのそれぞれの供給が循環置換の順で配置
され、ガス状ケイ素化合物の供給がその間に入れられている、請求項1に記載の
方法。 - 【請求項9】 前記金属は、チタン、タンタルおよびタングステンからなる
耐熱性金属群から選択される、請求項1に記載の方法。 - 【請求項10】 前記金属化合物は有機金属化合物である、請求項1に記載
の方法。 - 【請求項11】 前記金属化合物はハロゲン化金属化合物である、請求項1
に記載の方法。 - 【請求項12】 前記有機金属化合物は少なくとも1つのアミド基またはイ
ミド基を含む、請求項10に記載の方法。 - 【請求項13】 前記アミド金属化合物はアミドチタン化合物である、請求
項12に記載の方法。 - 【請求項14】 前記アミドチタン化合物はテトラキスジメチルアミドチタ
ンまたはテトラキスジエチルアミドチタンである、請求項13に記載の方法。 - 【請求項15】 前記有機金属化合物はタンタル=トリス−ジエチルアミド
−t−ブチルイミドである、請求項12に記載の方法。 - 【請求項16】 前記ケイ素化合物は、水素およびケイ素からなる化合物で
あって、SinH2n+2(nは5以下の自然数である)によって表される化合物で
ある、請求項1に記載の方法。 - 【請求項17】 前記の非反応性ガスは、H2、He、N2およびArからな
る群から選択される、請求項2に記載の方法。 - 【請求項18】 前記基板の温度は、化学的蒸着中において前記金属化合物
の熱分解温度よりも低く維持される、請求項1に記載の方法。
