Claims (10)
- 導電性スラグ；
前記導電性スラグの外部表面上に形成された層であって、前記層が第１の材料を含む第１のセグメント及び前記第１の材料と異なる第２の材料を含む第２のセグメントを有し；
前記第１の材料上にフットプリントを有する集積回路チップ；及び
前記集積回路チップから前記導電性スラグへ延び、前記第２の材料に接触して前記集積回路チップを接地へ接続する導電性要素を含むことを特徴とする集積回路パッケージ。 - 前記導電性スラグへ結合される基板パッケージを更に含むことを特徴とする請求項１記載の集積回路パッケージ。
- 前記基板パッケージが第１の導電層を少なくとも含み、前記集積回路チップが前記第１の導電層に電気的に結合されることを特徴とする請求項２記載の集積回路パッケージ。
- 前記基板パッケージが第２の導電層を含み、前記導電性スラグが前記第２の導電層へ電気的に結合されることを特徴とする請求項３記載の集積回路パッケージ。
- 前記第１の導電層が、前記基板パッケージ内で第２の導電層から電気的に絶縁されることを特徴とする請求項４記載の集積回路パッケージ。
- 前記導電性スラグが、ヒートシンクを形成することを特徴とする請求項１記載の集積回路パッケージ。
- 導電性スラグ；
前記導電性スラグの外部表面上に形成される層であって、該層が第１の材料を含む第１のセグメント及び前記第１の材料と異なる第２の材料を含む第２のセグメントを有し；
前記第１の材料上にフットプリントを有する集積回路チップ；
複数の導電層を有する基板パッケージであって、前記複数の導電層の少なくとも一つが前記集積回路チップへ電気的に結合され；及び
前記集積回路チップから導電性スラグへ延び、前記第２の材料へ接触して前記集積回路チップを接地へ接続する導電性要素を含むことを特徴とする集積回路パッケージ。 - 前記基板パッケージが、マザーボードにマウントされた形態をもつことを特徴とする請求項７記載の集積回路パッケージ。
- 前記基板が、回路ボードであることを特徴とする請求項８記載の集積回路パッケージ。
- 前記第２の材料が、ニッケル、金及びこれらの合金からなる群より選択された１又はそれ以上の導電層を含むことを特徴とする請求項７記載の集積回路パッケージ。
