Definitions

  • the invention relates to copper (l) oxalate complexes stabilized by neutral Lewis base units and their use as a precursor for the deposition of metallic copper.
  • the neutral Lewis bases used are alkynes or alkenes which contain at least one silyl or ester group, or nitriles, saturated and unsaturated nitrogen ligands, phosphites, trialkylphosphines, oxygen- and sulfur-containing ligands.
  • Copper compounds with a ⁇ -diketonate ligand and a neutral Lewis base L such as an alkene or an alkyne have proven to be promising substances in the oxidation state +1.
  • Such complexes and their use as precursors in the CVD process are described, for example, in US 5,220,044, WO 00/71550, WO 00/17278, US 6,130,345 or in Chem. Mater. 2001, 13, 3993; Inorg. Chem. 2001, 40, 6167; Chem. Mater. 1992, 4, 365; Organometallics 2001, 20, 4001.
  • Fluorine-containing ⁇ -diketonate ligands such as hexafluoroacetylacetonate are preferably used, since the corresponding copper (I) complexes have a much higher thermal stability and a higher volatility. exhibit as their fluorine-free analogues.
  • Fluorine-free copper (l) -ß-diketonate complexes such as alkyne-stabilized copper (l) acetylacetonates are extremely sensitive to oxygen, decompose at 0 ° C (Chem. Ber. 1995, 128, 525) and are thus no longer suitable as a precursor for the CVD process.
  • the copper layer is deposited in a thermally induced disproportionation according to the following equation:
  • the resulting Cu M (ß-diketonate) 2 and the Lewis base L are volatile under the conditions used in the CVD process and can thus be removed from the system. Ideally, what remains is a high-purity copper film. In this reaction, however, only 50% of the copper (I) precursor used can be converted into copper (O), the remaining 50% end in the corresponding Cu n ( ⁇ -diketonate) 2 . The same result is obtained when using ⁇ -keto esters instead of ⁇ -diketones, as described, for example, in WO 00/08225 or in US Pat. No. 5,441,766.
  • Further objects of the present invention consist, in addition to a process for producing the precursor substances according to the invention, which can be carried out simply and inexpensively, also to provide a suitable process for producing thin, high-purity copper films or layers with the aid of these precursors and thus also improved, high-purity thin ones copper layers.

Description

Mater. 2001 , 13, 3993; Inorg. Chem. 2001, 40, 6167; Chem. Mater. 1992, 4, 365; Orga- nometallics 2001 , 20, 4001 beschrieben.
