Dieses Scheibchen bildet das Cadmiumsulfidsubstrat 3o des Detektors. Im Folgenden wird das Bezugszeichen 3o für sowohl das Scheibchen als auch das Substrat verwendet. Das Scheibchen wird zunächst in einer Lösung aus Salzsäurelösung geätzt, um die positiv und negativ orientierte Seite des Scheibchens, d.h. die schwefelreiche und die cadmiumreiche Seite des Scheibchens (vergl. Fig. 1) festzulegen.

Detektor nach einem der Ansprüche 1 bis 4, dadurch g e k e η η ζ e i c h η e t , daß die Schottky-Sperrschicht-Metallisierung aus einem Material aus'der aus Platin, Gold und Iridium bestehenden Gruppe hergestellt ist.6. Detektor nach einem der Ansprüche 1 bis 5, dadurch gekennzeichnet, daß die Grenzschicht aus einem Material aus der aus Gold, Wolfram, Nichrom, Iridium, Rhenium, Paladium und Rhodium bestehenden Gruppe hergestellt ist.7. Detektor nach einem der vorgehenden Ansprüche, dadurch
gekennzeichnet , daß die Sperrschicht- und die ohmsehe Kontaktanordnung jeweils eine untere Kontakthaftschicht aus einem Material aus der aus Titan, Wnlfrnm, Ni rhrenn und
t'lif'oiii bea Leitenden Gruppe sowie ein uberes Kontaktelement aus Gold oder Aluminium aufweisen.8. Detektor nach einem der vorgehenden Ansprüche, weiterhin
gekennzeichnet durch ein Paar Gold-Zuleitungsdrähte, die mit jeweils einem Ende durch Wärmedruck ("thermocompression") mit der Sperrschicht- oder der ohmschen Kontaktanordnung verbunden worden sind.9. Detektor nach einem der vorgehenden Ansprüche, weiterhinCOPYgekennzeichnet durch einen IR-Fühler, der eng beabstandet zur Unterseite des Substrats und unmittelbar unter dem ersten und zweiten zentralen Fenster angeordnet ist, wobei die IR-Abschirmung über die Seitenkanten des IR-Fühlers hinaus verläu ft.lo. Detektor nach einem der vorgehenden Ansprüche, weiterhin gekennzeichnet durch eine kompensierte Schicht im Substrat an dessen Oberseite, die einen Lawinenbereich bildet, der den Detektor schützt, falls eine Überspannung an ihm liegt.11. Verfahren zur Herstellung eines Schottky-Sperrschicht-Photodetektors, dadurch gekennzeichnet , daß man von einem Cadmiumsulfid-Einkristallbarren eine Scheibe schneidet, die eine obere und eine untere Seite aufweist, die im wesentlichen parallel und rechtwinklig zur C-Achse des Cadmiumsulfid-Hexagonalkristalls verlaufen, die Scheibe an der Oberseite läppt, poliert und ätzt, um ein Substrat mit einer glatten Oberseite und einer Unterseite zu erzeugen, auf der Oberseite des Substrats eine IR-Abschirmung ablagert und abgrenzt, die eine Materialschicht enthält, die im wesentlichen opak für IR-Strahlung ist, wobei die Abschirmung ein erstes zentrales Fenster enthält, dann eine Isolierschicht auf die IR-Abschirmung aufbringt und abgrenzt, die ein zweites zentrales Fenster sowie ein Seitenfenster enthält, wobei das zweite zentrale Fenster deckungsgleich mit dem, aber geringfügig kleiner als das erste zentrale Fenster ist, im zweiten zentralen Fenster eine Schottky-Sperrschicht-Metallisierung aufbringt und abgrenzt, so daß sie den dort befindlichen Teil des Substrats vollständig abdeckt, wobei die Schottky-Sperrschicht-Metallisierung dünn genug ist, daß sie für UV- und IR-Strahlung im wesentlichen transparent wirkt, und daß man eine Sperrschicht-COpy130063/0663J KfACHQEf {EICHT j3108215und einen ohmschen Kontakt ablagert und abgrenzt, die über der Oberseite des Substrats durch das zweite zentrale bzw. das Seitenfenster verlaufen, wobei der Sperrschichtkontakt einen größeren Teil der Schottky-Sperrsohicht-Metallisierung freiläßt.12. Verfahren nach Anspruch 11, weiterhin gekennzeichnet dadurch, daß man eine Grenzschicht zwischen dem Sperrschichtkontakt und der Schottky-Sperrschicht-Metallisierung ablagert und abgrenzt, bevor man den Sperrschichtkontakt ablagert und abgrenzt, wobei die Grenzschicht ver^- hindert, daß der Sperrschichtkontakt die Eigenschaften der Schottky-Sperrschicht zwischen der Oberseite des Substrats und der Schottky-Sperrschicht-Metallisierung beeinträchtigt, und man weiterhin die Grenzschicht aus einem Material aus der aus Gold, Wolfram, Nichrom, Iridium, Rhenium, Paladium und Rhodium bestehenden Gruppe herstellt.13. Verfahren nach Anspruch 11 oder 12, dadurch g e k e η η zeichnet , daß man die Isolierschicht aus Siliziumdioxid in einer Dicke von etwa 5oo bis etwa 2o.ooo A herstellt.14. Verfahren nach einem der Ansprüche 11 bis 13, dadurch gekennzeichnet , daß man zur Ablagerung und Abgrenzung einer Isolierschicht eine erste Schicht aus Siliziumdioxid auf der IR-Abschirmung ablagert und abgrenzt, wobei die erste Siliziumdioxidschicht einen ersten Fensterteil aufweist, der deckungsgleich mit dem, aber geringfügig kleiner als das erste zentrale Fenster ist, dann eine zweite Isolierschicht aus Siliziumdioxid auf der ersten Siliziumdioxidschicht ablagert und einen zweiten Fensterteil in der zweiten130063/08S3EPO copy— fc> —Isolierschicht ausbildet, wobei der zweite Fensterteil deckungsgleich, aber geringfügig kleiner als der erste Fensterteil ist, der erste und der zweite Fensterteil gemeinsam das zweite zentrale Fenster bilden, und daß man das Seitenfenster ausbildet, das durch die erste und die zweite Isolierschicht zu der Materialschicht in der IR-Abschirmung verläuft, die für IR-Strahlung im wesentlichen opak ist.15. Verfahren nach einem der Ansprüche 11 bis 14, weiterhin gekennzeichnet dadurch, daß man die Enden eines Paares von Gold-Zuleitungsdrähten an den ohmschen bzw. den Sperrschichtkontakt nach einem Wärmedruckverfahren anschließt,16. Verfahren nach einem der Ansprüche 11 bis 15, dadurch gekennzeichnet, daß man zur Ablagerung und Abgrenzung der IR-Abschirmung eine Goldschicht zwischen einer ersten und einer zweiten Schicht aus einem Material aus der aus Titan, Aluminium, Magnesium, Zirkon und Hafnium bestehenden Gruppe ausbildet.17. Verfahren nach einem der Ansprüche 11 bis 16, dadurch gekennzeichnet, daß man die Schottky-Sperrschicht-Metallisierung aus einem Material aus der aus Platin, Gold und Iridium bestehenden Gruppe herstellt.18. Verfahren nach einem der Ansprüche 11 bis 17, dadurch gekennzeichnet, daß derSperrschicht- und der ohmsche Kontakt jeweils eine untere Kontakthaftschicht aus einem Material aus der aus Titan, Nichrom, Wolfram und Chrom bestehenden Gruppe sowie ein oberes Kontaktelement aus einem Material130063/0663aus der aus Gold und Aluminium bestehenden Gruppe aufweisen19. Verfahren nach einem der Ansprüche 11 bis 18, dadurch gekennzeichnet , daß man zur Aufbringung und Abgrenzung der IR-Abschirmung eine Goldschicht zwischen einer ersten und einer zweiten Titanschicht ausbildet, die jeweils etwa 5o bis etwa 5ooo 8 dick sind, wobei die Goldschicht etwa 5oo bis etwa lo.ooo 8 dick ist.2o. Verfahren nach einem der Ansprüche 11 bis 19, dadurchgekennzeichnet , daß man die Schottky-SperrschicMetallisierung aus Platin mit einer Dicke von etwa 5 S bis etwa 5o A herstellt.21. Verfahren nach Anspruch 12, dadurch gekennloo 8 bis etwa 3oo 8 herstellt.22. Verfahren nach einem der Ansprüche 11 bis 21, dadurch gekennzeichnet , daß man zur Aufbringung und Abgrenzung des Sperrschicht- und des ohmschen Kontakts eine Kon· takthaftschicht aus Titan aufbringt, die etwa 5o 8 bis etwa 5ooo A dick ist, dann eine Kontaktmetallisierung aus Gold zu einer Dicke von etwa looo H bis 2ooo Ά aufbringt, und schließlich auf die Kontaktmetallisierung das Sperrschicht- und das ohmsche Kontaktelement galvanisch so aufbringt, daß die Kontaktelemente über die Isolierschicht hinaus vorstehen.23. Verfahren nach Anspruch 14, dadurch gekennzeic!"ßPO COPY« '*S f\ f% f* fii / Ιλι ιθ Cnet, daß man die erste Isolierschicht aus Siliziumdioxid gegenüber der zweiten Siliziumdioxid-Isolierschicht verhältnismäßig dünn ausführt.24. Verfahren nach Anspruch 23, dadurch gekennzeichn e t , daß man die erste Siliziumdioxid-Isolierschicht etwa looo A , die zweite Siliziumdioxid-Isolierschicht etwa 4ooo A dick ausführt.25. Verfahren nach einem der Ansprüche 11 bis 24, dadurch gekennzeichnet , daß man zur Aufbringung und Abgrenzung der IR-Abschirmung eine Goldschicht etwa 15oo A dick zwischen einer ersten und einer zweiten Schicht aus Titan ausbildet, die jeweils etwa 15oo A dick sind.26. Verfahren nach einem der Ansprüche 11 bis 25, dadurch gekennzeichnet, daß man die Schottky-Sperrschicht-Metallisierung aus Platin etwa 15 S dick herstellt.27. Nach dem Verfahren eines der Ansprüche 11 bis 26 hergestellter Detektor.130063/06S3
