Abstract

发明背景
在半导体晶片上的集成电路(Integrated Circuit-IC)器件制造,典型的是采用光致抗蚀剂的敷设和构型,为随后的诸如的搀杂或清除工序而鉴别IC器件。在此仅仅示例性地列举了诸如DRAM、SRAM和含有导电线路的嵌入式存储器等逻辑产品和存储器件的加工和制造。光致抗蚀剂材料可抗蚀刻,从而可以使IC器件上被其覆盖的区域受到保护,至少不受下一道加工工序的影响。
光刻法是一种典型的晶片构形工艺,它采用对一定波长的光敏感的光致抗蚀材料,传统上这类光的波长相当于水银灯的光线的辐射波长,例如G(436nm)、H(408nm)或I(365nm),或者是受激准分子激光的辐射波长,例如ArF(193nm)和KrF(248nm)。常规的光致抗蚀材料通常由正性光致抗蚀剂和负性光致抗蚀剂组成,正性光致抗蚀剂暴露在光下时变为可溶的,而负性光致抗蚀剂暴露在光下时变为聚合的(不溶解的)。
在光刻法中,一个所需的构型先在昂贵的分刻版或光掩模中形成,然后再转移到晶片的抗蚀层中去。采用灯源以及更近期的一定类型的激光系统,可同时使在晶片上的每个IC器件的抗蚀层暴露在光掩模的负像中。因此,光刻法特别适合IC器件上的可重复的特征的大批量生产。1994年由John Wiley &Sons公司的P.Rai-Choudbury主编的微刻蚀法、微机加工、以及微制造手册的第一卷:微刻蚀法,以及SorabK.Ghandi的SPIE卷PM39和超大规模集成(VLSI)制造原理:硅和砷化镓中,对光刻法和其它的超大规模集成存储器制造工艺作了详细描述。
IC存储器制造工艺的产品受多种因素的影响。某些缺陷是由于次面层或构型的同轴性变化而造成的,而其他缺陷是由于硅基片中的粒子杂质和缺陷造成的。图1、2A和2B显示了IC器件12(参见图6)的重复性电路10,普遍制造的IC器件12包括多个重复性电路元件14的重复迭代,例如存储单元20的备份列16和行18的重复迭代。参见图2A和2B,电路10也可设计成包括特定的电路接点22,例如,这种电路接点22可被除去,以断开与有缺陷的存储单元20的连接,并取代替代的重复单元24。接点22被设计为常规的接点宽度25(约2.5μm)、接点长度26、以及与相邻的电路结构或元件30(例如连接结构38)约8μm的元件至元件的间距(中心至中心的间隔)28。电路10、电路元件14或单元20要作缺陷测试,缺陷的位置可映入数据库或程序。由于从晶片32(图6)至晶片32以及IC器件12到IC器件12的缺陷各不相同,所以,采用固定构形光掩膜的常规光刻工艺不能完成修理工序。
不过,一些激光可以精确地投射具有激光点36的激光脉冲34,这种激光点大到足以包围住并“吹除”接点22,但一般又小到足以避免伤及相邻的电路元件30。在材料研究杂志1986年3-4月第2期、第1卷、第368-381页的L.M.Scarfone和J.D.Chlipala的“硅存储器的可编程冗余技术中的靶接点爆炸的计算机模拟”以及电子设备的IEEE学报1989年6月第6期、第36卷、第1056-1061页的J.D.Chipala,L.M.Scarfone和Chih-Yuan Lu的“用于超大规模集成电路存储器修理的激光可编程冗余技术中的聚硅化物接点的计算机模拟爆炸”中,对早期的以激光为基础的接点吹除法的物理和计算机模型作了描述。激光接点吹除法现已得到很好的改进,是一种可供选择的断开接点的方法。最普遍的接点材料是多晶硅和类似的组成物,它们对常规的1.047μm或1.064μm的激光波长有很好的响应。图2C显示了用现有技术的能量分布的常规激光脉冲34将钝化层40和接点22去除后的图2A中的常规接点结构38。
然而,技术趋向于开发更复杂、更高密度的电路10或具有更多层的和更小的接点结构38以及更小的存储单元尺寸的存储器。随着多晶硅接点22变得更小、埋得更深,在常规的激光输出以及1.047μm或1.064μm辐射的光斑尺寸限度内,更难以将它们去除。常常需要用既昂贵又费时的工序,来精细地蚀刻除去钝化层40或其他表面层,以使接点22可容易地被随后的激光切割。
对较高密度的电路10或嵌入式存储器来说,另一个阻碍是常规的多晶硅之类的接点材料,包括多硅化物和双硅化物,其电阻随尺寸缩小而增大,从而限制存储单元20的操作速度。为解决由多晶硅之类的接点22引起的电阻升高而导致的信号传播延迟问题,存储器制造商已采用各种导电性更好的金属接点结构材料,如铝、钛、镍、铜、钨、铂、金属合金、金属氮化物或其它类似金属材料。
采用金属接点22作冗余修理的另一个动力是,这些金属接点22常常处在更靠近存储器器件的多层结构的顶部,从而接点22较容易被激光束触及,而不必蚀刻除去多覆盖层中的窗口。但是,这些材料中的多数更难以用常规接点加工激光系统的1.047μm或1.064μm波长来加工,因为这些材料有比多晶硅更高的光学反射率或更高的熔点或气化点。通常,用激光切断这些金属会产生渣和屑,它们围绕着切断口,导致在被切断的接点22两端的较低的开路电阻,并可能使电路损坏。
为加工金属接点材料并消除潜在的碎屑,需要更高能量的激光输出。但提高激光输出的能量水平对硅、砷化镓和其它半导体基片44、其它层42、以及相邻的电路结构30都会有有害影响。
在美国专利5,265,114中,Sun等人采用如1.3μm的波长来利用靶(如金属接点)与基片44(如硅)之间的吸收反差。在其它优点之中,该方法允许使用较高能量的激光脉冲来切断接点22,而不影响硅基片44,从而形成一个比常规的1.047μm和1.064μm激光波长所允许的更大的激光能量加工窗口。由这种方法加工的在接点22两端的开路电阻,要比用常规光束切断的接点22两端的电阻大得多。
随着接点22和间距28变得更小,光斑尺寸限度变得更为关键。光学元件的选择和它们距基片44的距离,都影响了接点吹除激光脉冲34的实际光斑尺寸范围。例如,光学元件一般要保持在连接结构38上方至少10mm处,以避免碰及可能由接点吹除产生的渣或其它屑。常规的接点吹除激光输出脉冲的光斑尺寸范围可方便地估计为波长的两倍(2λ)。所以,对于1.32、1.06和1.04μm的辐射材料,用于材料清除的实际光斑尺寸范围大致分别是2.64μm、2.12μm和2.08μm。
技术人员将意识到,较短的波长,如0.532μm、0.355μm或0.266μm可被用来减小材料清除时的最小聚焦激光束光斑尺寸。然而,技术人员也懂得,硅基片44将大大地吸收比约1μm短的波长,以致于这些波长将不可避免地损伤基片44,尤其是在接点吹除所需的高能量时。
目前工业上使用的修理64兆DRAM的最小聚焦激光光点36的直径46约为2.0μm。这一光斑尺寸预计对于256兆至约1千兆的DRAM设计都是有用的。图3是光斑尺寸与年度的关系曲线图,表明了随接点间距28和接点宽度25的减小,工业上需要更小的光斑尺寸。该图是基于一个估算光斑尺寸需求的简单公式:光斑尺寸=2(最小接点间距)-(系统精度)-0.5(接点宽度)。该图假定1997年的精度为0.5μm,1999年的精度为0.35μm,此后的精度为0.25μm。相应地,工业界专家预测,为了加工接点22,不久将需要小于2μm的光斑尺寸。
发明概述

相应地,本发明提供了一种系统和方法,先用分别指向一个或更多IC器件上的多个任意的靶位置的激光输出脉冲,曝光或烧蚀刻蚀保护顶层靶材料,例如抗蚀材料或其它保护性涂层,然后刻蚀下面的靶。
在本发明的一种实施方式中,工件上的靶材料覆盖有一层光致抗蚀剂材料。选择激光输出波长来曝光、即激活该光致抗蚀剂材料。然后,位置数据使各个激光输出脉冲射向光致抗蚀材料上的多个位置。由于光致抗蚀剂曝光所需的激光能量小于激光光束直接吹除接点所需的激光能量,所以,可以用较短波长的激光来曝光需要被断开的接点22上面的光致抗蚀剂,而没有损伤基片或其它电路元件的风险。最后,冲洗IC器件以除去光致抗蚀剂,再采用常规的刻蚀工艺来除去露出的靶或接点22。
除了利用较短的波长获得的光斑尺寸优点外,曝光加工的能量较低允许光学元件更靠近靶,从而有利于使实际激光输出光斑尺寸系数小至约是波长的一倍。
另外,也可以用稍高一点、但仍然相对低的能量激光,来直接烧蚀诸如抗蚀剂或其它保护性涂层材料的刻蚀保护层。例如,可用低能量紫外激光器来烧蚀具有低烧蚀临界点的非光敏性抗蚀材料。冲洗工序可省去,而且当靶被刻蚀或当保护层的其余部分被除去时,任何与烧蚀有关的屑粒都消失了。
通过刻蚀暴露的接点22吹除它们,IC器件的制造商可利用更小的光斑尺寸,从而可以设计出更小的接点长度26、接点宽度25和间距28,而且避免了切断接点22两端的低开路电阻与渣的产生有关的其它问题。本发明除了提供比接点吹除法更干净的接点去除法之外,还允许有比接点吹除法所允许的大得多的激光加工窗口。
从下述参照附图的指示进行的最佳实施例的详细描述中,将清楚地看到本发明的其它目的和优点。

最佳实施例的详细描述
图4A、4B、4C和4D(总起来说是图4)是靶结构88经历了对应于本发明的靶加工工序的局部剖面侧视图。参见图4,靶结构88包括一个刻蚀靶或接点92,该接点可以由金属或任何其它的刻蚀敏感靶材料构成。靶结构88的特征和尺寸可以比那些由常规的接点吹除激光脉冲34吹除的靶的特征和尺寸小得多,即接点长度85和接点宽度(未示)可设计成比由常规的接点吹除激光脉冲34吹除的接点的长度和宽度小。类似地,接点92之间的间距可以大大小于由常规的接点吹除激光脉冲34吹除的接点之间的间距。为方便起见,与图2A的连接结构38的特征相对应的靶结构88的一些特征用相同的参数表示。
参见图4,接点92位于正性光致抗蚀材料的刻蚀保护顶层90之下。光致抗蚀层90可以是现有的石印工艺或其它电路制造工艺残留下来的,也可以是新敷上的。光致抗蚀材料包括(但不限于)酚醛树脂(M-甲酚甲醛)或抗刻蚀聚合物涂层,如聚异戊二烯或聚-(甲基异丙烯基酮)(PMIPK)。可按照标准的光致抗蚀剂选择准则选择光致抗蚀材料。
可调整光致抗蚀剂材料,使其对一种或更多的特定波长或波长范围敏感。常规的抗蚀剂波长敏感度包括分别在436nm、405nm和365nm的G、H和I水银线。较新的深紫外抗蚀剂波长敏感度包括193nm和248nm,如Allen等人在“利用丙烯酸酯聚合物的193nm和248nm石印的新型单层正性抗蚀剂”中公开的。该文发表在1993年11月的固态技术(Solid State Technology)的第53-66页。本领域的人员将懂得,钕:钇铝石榴石(Nd:YAG)激光的第三谐波与水银I线接近一致,而氦镉(HeCd)激光器辐射与水银G线接近一致。由于I线抗蚀剂可以被大量获取,而且与钕:钇铝石榴石以及钕:YLF(Nd:YLF)的第三谐波相一致,所以I线抗蚀剂目前在本发明中优选使用。
图4A显示了靶结构88接收按照本发明的脉冲参数特征化的激光脉冲94。脉冲94的能量可以比常规的接点吹除脉冲34的能量低得多,这是因为照射光致抗蚀剂层90所需的能量大大低于吹除接点22和钝化层40所需的能量。
特定波长的抗蚀剂激光加工所需的能量与所采用的光斑尺寸成正比。优选的照射参数可包括低于约50mJ/cm2的覆盖光束光点区域的平均能量,并且该能量最好低于10mJ/cm2;脉冲周期5-100ns;重复率大于约300Hz。本领域人员将懂得,激光脉冲可例如由带Q开关180的脉冲激光器按常规技术操作来发生,或者由不间断波激光器与一个光闸相配合来发生,光闸周期性地打开,以特定次数提供连续波辐射,从而形成激光脉冲。
由于不产生渣和其它烧蚀屑,由光致抗蚀剂的曝光工艺而容易得到的非烧蚀性的较低能量使得激光系统光学元件(如图6中所示的成像透镜148)处于更靠近靶结构88的位置。允许的较低的最小间距(也许小至4mm或甚至更低)使得光束收敛,从而光斑尺寸直径98是激光输出脉冲94的波长的非常小的函数,例如约为波长的一倍或一倍半。
光致抗蚀剂灵敏度的多样性以及用于光致抗蚀剂曝光加工的相应的激光输出,大大增大了相对于激光脉冲94的参数的加工窗口。所以,光致抗蚀剂曝光为激光源提供了更多的选择,可以基于诸如波长、光斑尺寸以及可获取性等其它标准来选择。例如,比1μm短得多的波长,如355nm、266nm或212nm,可被用来产生小于500nm的关键光斑尺寸直径98(或光束收敛成椭圆的空间主轴)。
图4B显示了在光致抗蚀剂层90的光致抗蚀剂靶部分100已曝光于光致抗蚀剂曝光激光脉冲94后的靶结构88。光致抗蚀剂靶部分100在虚线以内,并被激光脉冲94激活,所以在随后的显影工序中,可将光致抗蚀剂靶部分100去除。显影加工和显影剂是本领域技术人员熟知的。图4C显示了在光致抗蚀剂层90的光致抗蚀剂靶部分100(在除去的地方用箭头指示)已由显影工序除去后,图4B的靶结构88的钝化层40的未被覆盖的钝化靶部分104。
图4D显示了在由刻蚀除去钝化层50的钝化靶部分104和接点92的接点靶部分106被刻蚀除去之后的图4C的靶结构88情况。靶部分104和106被除去的地方用箭头指示。本领域人员将认识到,刻蚀,尤其是化学和等离子体刻蚀,是光刻法和其它的电路制造工艺中所熟知的。刻蚀这些层可以是单独的一步工序,它采用一种单独试剂,或者是两步工序,它采用不同的试剂来刻蚀钝化靶部分104,然后刻蚀接点92的接点靶部分106。
图5A、5B和5C(总起来说是图5)是按照本发明进行靶加工工序的替代的阶段的靶结构68的局部剖面侧视图。靶结构68也可以有比由常规接点吹除激光脉冲34吹除的靶小的尺寸。为方便起见,靶结构68的那些与图2A的靶结构38的特征相对应的特征,用相同的参数指示。
参见图5,靶结构68包括一个覆盖刻蚀靶(如钝化层50和接点72)的刻蚀保护顶层70。该刻蚀保护顶层70可以包括任何保护性涂层,例如以上关于图4所述的任何抗蚀剂材料;但是,该抗蚀剂材料不必是光致抗蚀剂,而是可以由带有或不带有光敏剂的任何形式的抗蚀剂材料组成,尤其是相对于激光输出脉冲74选定波长的具有低的激光烧蚀临界点的材料。非光敏性抗蚀剂材料包括的材料种类比用作光致抗蚀剂材料的材料种类更广泛。本领域人员会懂得,不带光敏剂的常规的光致抗蚀剂也可使用。
图5A显示了靶结构68的刻蚀保护顶层70,它接收激光脉冲74,该激光脉冲的特征是按照本发明采取抗蚀剂烧蚀能量分配,以实现顶层烧蚀。脉冲74可以具有比常规脉冲34低得多的能量,这是因为烧蚀刻蚀保护顶层70所需的能量可以大大低于如图2A和2C所示的吹除接点22(以及钝化层50)所需的能量。刻蚀保护层的烧蚀以及靶刻蚀加工促使能量较低,这大大增大了对激光脉冲74的参数的加工窗口。所以,顶层烧蚀为激光源提供了更多的选择,可以基于诸如波长、光斑尺寸以及可获得性等其它标准来选择。例如,比1.042μm短得多的波长,如355nm、266nm或212nm,可以被用来产生大大小于约2μm并最好小于约1.0μm的关键光斑尺寸直径58。
通常,其它的优选烧蚀参数包括,对于在光束光点区域上测得的1μm厚度的抗蚀剂的平均能量低于约50mJ/cm2,重复率大于约300Hz,波长最好小于约400nm,例如但不限于上述所列举的参数。图5B显示了刻蚀保护顶层70的刻蚀保护靶部分80(在被除去的地方用箭头指示)已被激光脉冲74除去后的靶结构68。
图5C显示了在钝化层50的靶部分60和接点72的靶部分62已被刻蚀除去之后的图5B的靶结构68。正如图4D所述的,刻蚀这些层可以是单独一步工序,采用一种试剂,或是两步工序,采用不同的试剂,先刻蚀钝化靶部分60,然后刻蚀接点靶部分62。
参照图5所述的刻蚀保护顶层的烧蚀工艺,极少可能产生常见于接点吹除加工的碎屑。如果产生碎屑,则刻蚀保护层70或钝化层50的非导电性部分对接点72和相邻的电路结构30之间的断路电阻几乎不会产生负面影响。最终,在随后的加工期间,当接点被刻蚀或抗蚀剂层被除去后,任何这种碎屑会被除去。所以,由顶层烧蚀和靶刻蚀加工工序所提供的基片保护和更小的关键尺寸,是对常规接点吹除加工的重大改进。
参照图4和5所述的实施例,允许IC器件制造商用激光加工电路元件14上不相邻的独特位置150(图6),电路元件14具有主要由激光脉冲74和94的辐射波长限定的最小间距尺寸。尤其是,用于加工接点的光致抗蚀剂曝光和接点刻蚀方法可采用与光刻法中使用的相类似波长,从而允许对于接点去除所必须的关键尺寸能与光刻电路设计中可实现的关键尺寸相一致,并跟上其步伐。例如,接点92可在距其它接点或相邻电路结构30的2μm以内,并假定光刻蚀加工可以得到250nm的接点宽度,则本发明可以有选择地将其除去,而没有基片损伤。本领域人员也会懂得,由于刻蚀可以比接点吹除更有效地除去较厚的接点,存储器制造商可以通过设计较厚的接点来减小接点宽度25,以保持或增大信号传输速度。
图6显示了一种简化的激光系统120的优选实施例。该激光系统用于产生为实现本发明的加工优点所希望的激光脉冲。激光系统120包括一个谐振腔122,该谐振腔中有激射物质124,激射物质124位于后镜126和输出镜128之间,它们都沿光轴130放置。镜126最好是百分之百反射性的,而镜128对于沿光轴130传播的光是部分透射的。为方便起见,此处的激光系统120被设计为带激光二极管110的第三谐波钕:钇铝石榴石激光器泵,激光辐射112经透镜组114聚焦后进入谐振腔122。激光系统,例如俄勒冈州的波特兰电子科学工业公司制造的9000型、9100型,9200型或9300型系统的改型,可由本领域人员优选采用来适应较短波长的紫外激光。
参见图4和5,激光系统120发出输出脉冲74或94,其短波长与刻蚀保护层70或90的敏感度波长接近一致。一些激光器,如以442nm波长发射的氦镉激光器和分别以355nm和349nm发射的钕:钇铝石榴石和钕:YLF第三谐波激光器,是本领域人员了解的,它们发射的光的波长为或足够接近常规光致抗蚀剂材料的峰值波长灵敏度,足以激活这些光致抗蚀剂中的光化学物质。
本领域人员会懂得,当激射物质的发射波长与光致抗蚀剂的灵敏度波长接近相同时,则不需要激光频率转换和/或调整以及有关的元件134、136和138。不过,钇铝石榴石或其它激射物质124的输出可以转变为其它的曝光波长或最佳烧蚀波长,这种变换可以通过现有的工艺实现,如光学参变振荡或非线性频率转换,如二倍、三倍或四倍。
激光系统输出140可以由多种常规光学元件控制,这些光学元件包括射束扩展透镜元件142和144,它们沿光路146放置。最后,激光系统输出140在施加到晶片32的芯片12上的顶层152(至少层50、70或90中之一)内的激光靶位置150之前,通过一聚焦或成像透镜148。成像透镜148最好采用F1、F2或F3单元件或多元件透镜系统。
一个优选的射束定位系统160在Overbeck的美国专利4,532,402中作了详细描述。射束定位系统160最好采用一个激光控制器170,该激光控制器170至少控制两个平台或两级装置以及多个反射器172、174、176和178,使激光系统输出140射向靶,并聚焦到覆盖靶结构68或88的顶层152上的所希望的激光靶位置150。射束定位系统160允许在位于同一或不同模上的靶位置150之间作快速移动,从而影响以所提供的试验或设计数据为基础的独特的接点吹除或修理操作。定位数据最好指导激光系统输出140的一个脉冲每次射向光致抗蚀剂材料上的多个离散的靶位置150中的每一个,以曝光或烧蚀每个靶位置上的顶层152。本领域人员会懂得,可以将多个脉冲指向每个靶位置点150,但是有明显的生产率损失。
如图6所示,对于采用Q开关180的腔内激光束调制来说,激光控制器170可以受计时数据的影响,计时数据使激光系统120的触发与平台的运动相一致,如Konecny的美国专利5,453,594“辐射光束定位和发射协调系统”中描述的那样。另外,本领域人员会懂得,激光控制器170也可替代地用于连续波(CW)激光能量的腔外调制,例如,通过泡克耳盒或声光装置来传送具有5ns至100ns脉冲宽度的激光输出脉冲。这种替代方法能提供恒定峰值能量,而不论断路重复率或输出脉冲持续时间。射束定位系统160可以替代地或附加地采用Cutler等人在美国专利申请08/408588和08/615049中描述的改进或射束定位装置。
对于本领域技术人员来说,可以对本发明的上述实施例的细节作多种变化而不脱离其基本原则是明显的。所以,本发明的范围仅由下述权利要求确定。
Claims (21)
1、一种选择性去除嵌入在半导体器件中的靶材料的方法,该靶材料安置在基片上的不同位置,并覆盖有至少一层刻蚀保护层,包括:
向射束定位器提供代表嵌入在半导体器件中的靶材料的位置的射束定位数据;
根据射束定位数据,指引波长小于500nm的激光输出冲击某一位置的刻蚀保护层,该位置与靶材料的一个位置在空间深度方向上是对准的,该激光输出具有的空间尺寸定义了将被去除的刻蚀保护层的区域;
引起激光输出指向的刻蚀保护区域的去除;
进行刻蚀加工,以去除与被去除的刻蚀保护层的区域在空间深度方向上对准的位置处的靶材料。
2、根据权利要求1的方法,进一步包括:
以大于300Hz的重复率产生多个激光输出;和
用至少一个独立的、不指向另一位置的激光输出冲击多个位置中的每一个。
3、根据权利要求2的方法,其中多个激光输出是由同一个激光器产生的,每个位置是在单独的时间被冲击的。
4、根据权利要求1的方法,其中刻蚀保护层包括正性光致抗蚀剂材料,所产生的激光输出具有足够的能量来激活处在与该位置在空间上对准的位置上的光致抗蚀材料的区域。
5、根据权利要求4的方法,其中所产生的激光输出的波长足以接近水银G、H或I线光致抗蚀剂的峰值波长灵敏度,以激活该光致抗蚀剂。
6、根据权利要求4的方法,其中引起该区域的去除,进一步包括:
将该刻蚀保护层显影,以去除被激光输出冲击了的刻蚀保护层部分。
7、根据权利要求1的方法,其中激光输出具有的能量密度足以烧蚀与该位置空间对准的刻蚀保护层区域,而且不足以烧蚀靶材料。
8、根据权利要求1的方法,其中刻蚀保护层包括不带光敏剂的抗蚀剂材料。
9、根据权利要求7的方法,其中区域的直径小于1μm。
10、根据权利要求1的方法,进一步包括产生355nm、266nm或212nm波长的激光输出。
11、根据权利要求1的方法,其中靶材料位于相邻的电路结构的2μm以内。
12、根据权利要求1的方法,其中至少一个靶材料的位置包含一个在现场可编程门陈列或冗余存储单元中的接点。
13、根据权利要求1的方法,其中至少一种靶材料包括铝、硅化铯、铬、铜、搀杂聚硅、二硅化物、金、镍、镍铬物、铂、聚硅化物、氮化钽、钛、氮化钛、或钨。
14、一种加工多接点的方法,这些接点在空间上位于刻蚀保护层之下,并接近基片,包括:
产生激光输出脉冲,该脉冲具有在波长小于500nm、重复率大于300Hz时,直径小于1μm的空间光斑尺寸;和
用激光输出脉冲冲击刻蚀保护层的多个靶部分,它们与接点在空间上对准,所以每个靶部分被一个单独的激光输出脉冲冲击,该脉冲具有其能量分布足以影响该靶部分但不足以吹除接点和损伤基片的特点。
15、根据权利要求14的方法,进一步包括:
去除靶部分,以曝光接点区域;和
进行刻蚀加工,以去除接点的曝光区域。
16、根据权利要求14的方法,进一步包括:
同时刻蚀靶部分和接点。
17、根据权利要求14的方法,其中刻蚀保护层包括不带光敏剂的抗蚀剂材料。
18、根据权利要求14的方法,其中激光输出脉冲的波长足以接近水银G、H或I线光致抗蚀剂的峰值波长灵敏度,以激活该光致抗蚀剂。
19、一种用于一层或多层刻蚀保护层上的位置的点到点曝光激光系统,该刻蚀保护层覆盖半导体芯片上的刻蚀靶,包括:
一个射束定位器,根据定位数据指引顺序激光输出脉冲,定位数据由芯片的特有特征确定,芯片中随机地置有刻蚀靶,刻蚀靶位于刻蚀保护层之下,定位数据指出刻蚀靶的顺序位置;
一个光学元件,在激光输出脉冲产生期间,可位于刻蚀保护层附近,将激光输出聚焦到顺序位置,以冲击与每一位置空间上对准的刻蚀保护层的部分;和
一个激光谐振腔,用于在波长小于500nm的和重复率大于300Hz时,顺序产生激光输出脉冲,该脉冲的能量密度足以激活每一位置的刻蚀保护层,但不足以烧蚀刻蚀靶。
20、根据权利要求19的激光系统,进一步包括一个第三谐波钕:钇铝石榴石或钕:YLF激光器,以产生激光输出。
21、根据权利要求19的激光系统,其中每个激光输出脉冲具有密度小于50μJ的能量。
