技术领域
本发明涉及有机硅凝胶密封型的电力用半导体装置。
背景技术
为了应对高电压、大电流,以通电路径作为元件的纵向的类型的半导体元件一般称为功率半导体元件(例如IGBT(绝缘栅双极型晶体管)、MOSFET(金属氧化物半导体场效应晶体管)、双极型晶体管、二极管等)。就将功率半导体元件安装在电路衬底上、通过密封树脂而被封装的电力用半导体装置而言,在产业设备、汽车、铁道等广泛的领域中得到使用。近年来,随着搭载有电力用半导体装置的设备的高性能化,额定电压及额定电流的增加、使用温度范围的扩大(高温化、低温化)的对电力用半导体装置的高性能化的要求在不断提高。
就电力用半导体装置的封装结构而言,称为壳体结构的封装结构是主流。壳体型的电力用半导体装置是在放热用基板上经由绝缘衬底而安装功率半导体元件、对于基板粘接壳体的结构。将在电力用半导体装置内部所安装的功率半导体元件与主电极连接。在该功率半导体元件与主电极的连接中使用接合线。为了防止高电压施加时的绝缘不良,一般而言,作为电力用半导体装置的密封树脂,使用以有机硅凝胶为代表的绝缘性的凝胶状填充剂。
在以往的电力用半导体装置中,通过有机硅凝胶将壳体内的半导体元件密封或填充,有机硅凝胶的25℃、剪切频率0.1Hz下的损耗模量为1.0×103~1.0×105dyne/cm2,并且复弹性模量为1.0×106dyne/cm2以下(参照专利文献1)。

发明内容
发明要解决的课题
电力用半导体装置的使用温度范围在扩大(高温化、低温化)。为了应对电力用半导体装置的高电力密度化,功率半导体元件的高温动作化是必须的,就功率半导体元件而言,在从以往的150℃动作向175℃动作转变。另外,从电力用半导体装置的使用环境的扩展所引起的对耐环境性的应对考虑,直至-55℃的极低温环境中的使用要求在高涨。需要在该扩大的-55℃至175℃的使用温度范围确保电力用半导体装置的可靠性。
作为用于确认电力用半导体装置的-55℃至175℃的温度范围中的可靠性的加速试验,在低温侧-55℃、高温侧175℃的温度范围实施温度循环试验。但是,就用有机硅凝胶密封的电力用半导体装置而言,在温度循环试验、高温保存试验中有时产生有机硅凝胶密封材料的裂纹而绝缘可靠性降低。特别是在低温侧-55℃、高温侧175℃的温度范围对电车用等的大型的半导体装置进行温度循环试验的情况下,由于因热膨胀系数大的有机硅凝胶与电力用半导体装置的各构件的热膨胀系数之差所引起的热应力大,因此有时发生如下问题:在有机硅凝胶密封材料中产生裂纹而绝缘可靠性降低。
本发明为了解决上述的问题而完成,通过抑制有机硅凝胶密封材的裂纹产生,得到可提高耐热性、可靠性的有机硅凝胶密封型的电力用半导体装置。
用于解决课题的手段
就本发明涉及的电力用半导体装置而言,其特征在于,具备:在上表面形成有金属层的绝缘衬底;与金属层的上表面接合的半导体元件及主电极;将金属层与半导体元件连接的金属配线;与绝缘衬底的下表面侧接合的金属构件;包围绝缘衬底、且与金属构件的接合有绝缘衬底的面相接的壳体构件;密封树脂,其填充于由金属构件与壳体构件所包围的区域,室温下的树脂强度为0.12MPa以上,微晶化温度为-55℃以下,在175℃下保存1000小时后的针入度为30以上且50以下,将绝缘衬底、金属层、半导体元件、金属配线和主电极进行密封。
发明的效果
根据本发明,可以得到在电力用半导体装置的温度循环试验、高温保存试验中能够抑制有机硅凝胶密封材料的裂纹产生、耐热性、可靠性高的电力用半导体装置。

实施方式1.
图1为表示本发明的实施方式1涉及的电力用半导体装置的截面示意图。图中,电力用半导体装置100具备:作为金属构件的基板1、绝缘衬底2、作为半导体元件的芯片3、作为金属配线的接合线4、主电极5、壳体构件6、作为盖材的盖7、作为密封树脂的有机硅凝胶8。
如图1中所示,用焊料(未图示)将绝缘衬底2接合于基板1,在绝缘衬底2上用焊料(未图示)接合有芯片3。用接合线4对芯片3进行配线,绝缘衬底2的主电极5用焊料(未图示)进行配线。用粘接剂(未图示)将壳体6粘接于基板1,用粘接剂(未图示)将盖7粘接于壳体6。进而,用有机硅凝胶8将在由基板1和壳体6所包围的区域内配置的绝缘衬底2、芯片3、接合线4及主电极5密封。
就基板1而言,例如,能够使用铝及铝合金、铜及铜合金、AlSiC等由铝和陶瓷构成的复合材料。特别地,从导热性的方面考虑,优选铜及铜合金,从轻质且低热膨胀的方面考虑,更优选AlSiC复合材料。
就绝缘衬底2而言,在陶瓷板21的两面形成有金属的导体层22、23。作为陶瓷板21,能够使用氮化硅(SN)、氮化铝(AlN)、氧化铝、含有Zr的氧化铝。特别地,从导热性的方面考虑,优选AlN、SN,从材料强度的方面考虑,更优选SN。使用焊料将绝缘衬底2接合于基板1上。作为接合材料,除了焊料以外,可应用烧结银、液相扩散材料。可将1张绝缘衬底2接合到基板1上,根据电流密度等,也可使用多张绝缘衬底2。
就导体层22、23而言,能够使用导电、导热性优异的金属,例如铝及铝合金、铜及铜合金。特别地,从导热、导电的观点考虑,优选使用铜。
就芯片3与绝缘衬底2的接合而言,除了焊料以外,可应用烧结银、液相扩散材料。就烧结银、液相扩散材料而言,与焊料材料相比,熔融温度高,电力用半导体装置的动作温度的高温化成为可能。烧结银的导热性由于比焊料好,因此芯片的放热性提高而可靠性提高。就液相扩散材料而言,由于与烧结银相比能够用低负荷进行接合,因此工艺性良好,可防止有接合负荷对芯片产生的损伤。
接合线4能够使用铝及铝合金、铜及铜合金。
就主电极5而言,例如,可使用将厚1.0mm的铜板用蚀刻、模具冲切等加工成规定的形状的电极。
就壳体6、盖7而言,能够使用PET(聚对苯二甲酸乙二醇酯)-PBT(聚对苯二甲酸丁二醇酯)、PPS(聚苯硫醚)、液晶聚合物等热塑性树脂的成型物。特别地,从绝缘性、阻燃性的方面考虑,优选PPS,从耐热性的方面考虑,优选液晶聚合物。将壳体6以包围绝缘衬底2的方式配置于基板1的外周边部的整个周。在有多张绝缘衬底2的情况下,壳体6一齐将多张绝缘衬底2包围。使用粘接材料等将壳体6粘接于基板1。
有机硅凝胶8为甲基乙烯基硅氧烷聚合物的乙烯基与甲基氢聚合物的加成反应型。从短时间固化、固化反应中无水、醇等反应副产物、确保绝缘可靠性的观点考虑,优选加成反应型的有机硅凝胶。
就电力用半导体装置100而言,将8张5.7cm×4.8cm的绝缘衬底2接合于外形25cm×14cm的基板1。壳体6高度为4.5cm,在壳体6内以2.7cm的厚度将有机硅凝胶8密封。
另外,在盖7中形成有格子状的凸部,凸部一部分埋没于有机硅凝胶8中。由于电力用半导体装置100大、有机硅凝胶8的密封厚度厚,因此在振动试验中有机硅凝胶8自身大幅地振动。由于该有机硅凝胶8自身的振动而发生接合线4断线的不良。因此,通过使在盖7中形成的格子状的凸部插入到有机硅凝胶8、将有机硅凝胶8固定,减轻有机硅凝胶8的振动而防止接合线4的断线。予以说明,在电力用半导体装置100的尺寸不大、有机硅凝胶8的振动不是问题的情况下,也可不存在格子状的凸部。
就在电力用半导体装置100的密封中使用的有机硅凝胶8的固化物特性而言,用以下所示的方法来测定。
通过自动针入度试验器(RPN-201:离合公司制造)的1/4圆锥(9.38g)来进行有机硅凝胶8固化物的针入度测定。就测定方法而言,按照JIS-K2235(稠度试验),计测用5秒时间的1/4圆锥进入到有机硅凝胶的距离,将0.1mm作为1个单位。就测定样品而言,使用在Φ70mm的玻璃培养皿中以20mm厚制作了有机硅凝胶8固化物的产物。如由测定方法也可知,针入度为表示有机硅凝胶8的硬度的测定值。就有机硅凝胶8而言,如果在温度循环试验、高温保存试验中受到热经历,则发生有机硅凝胶8变硬的固化劣化。如果固化劣化发展、有机硅凝胶8变硬(针入度的值变小),则有机硅凝胶8变脆、成为有机硅凝胶8的裂纹产生的主要原因。在本评价中,初期,测定175℃下规定时间后的针入度,作为有机硅凝胶8固化物的固化劣化的指标。在此,所谓高温,是电力用半导体装置的使用温度的高温侧的最大值(上限值),所谓高温保存,是在该高温侧的温度下保持。另外,在本说明书中,所谓电力用半导体装置的使用温度,并不是实际上使用电力用半导体装置时的温度,而是指由电力用半导体装置的设计规格所确定的使用温度(温度范围)。
作为表示有机硅凝胶8固化物的硬度的指标,除了针入度以外,有粘弹性测定装置的采用平行板法(パラレルプレート法)测定的损耗模量。
粘弹性测定装置的采用平行板法的损耗模量测定的频率为0.1Hz~1.0Hz。频率用下式表示:频率f(Hz)=1/T(秒),因此0.1Hz~1.0Hz成为1~10秒的周期中的弹性模量测定。实际的温度循环试验在低温侧、高温侧各保持1小时的2小时周期的条件下进行,因此是约0.000069Hz(=1/14400秒)下的试验。有机硅凝胶固化物的损耗模量依赖于测定频率而变化,因此温度循环试验条件、实际使用条件下的非常低的频率下的弹性模量与粘弹性测定装置的采用平行板法的损耗模量测定值存在背离。
另外,就测定样品形状而言,一般使用直径20mm、厚5~6mm的小圆板形状的样品来测定。在实际电力用半导体装置中,在由壳体6和基板1所形成的空间部分注入有机硅凝胶8而进行固化。有机硅凝胶8的固化劣化的进行受到大气中的氧的影响,因此在圆板形状的有机硅凝胶8单个样品与由电力用半导体装置的壳体6和基板1所包围的有机硅凝胶8中产生大的不同。另一方面,就针入度测定用的样品而言,在Φ70mm的玻璃培养皿中以20mm厚制作有机硅凝胶8固化物,在电力用半导体装置中的有机硅凝胶8的固化劣化现象大体上能够再现。
出于以上的原因,高温保存后的针入度与电力用半导体装置中的温度循环试验中的裂纹产生的相关性高,将高温保存后的针入度作为有机硅8的裂纹产生的指标值。
就有机硅凝胶8固化物的微晶化温度而言,通过差示扫描热量计(DSC:差示扫描量热法)(DSC7000x:Hitachi High-Tech Science Corporation制造)来进行。就测定条件而言,在N2气氛下以3℃/min从-80℃升温至100℃,由低温区域的吸热峰求出有机硅凝胶固化物的微晶化温度。
就有机硅凝胶8固化物的性状而言,在室温下为柔软的凝胶状,但在低温区域中有机硅链的热运动减少,有机硅凝胶8部分地微晶化。而且,在微晶化温度以下,有机硅凝胶8部分地微晶化,成为不是凝胶状而是硬且脆的橡胶状。由于在微晶化温度以下有机硅凝胶8硬且脆,因此如果在微晶化温度以下使用电力用半导体装置,则成为有机硅凝胶8的裂纹产生的主要原因。因此,就有机硅凝胶8的微晶化温度而言,需要设定为使用电力用半导体装置的低温侧的使用温度(低温使用温度)以下。予以说明,所谓低温侧的使用温度(低温规格温度),为电力用半导体装置的使用温度的最小值(下限值)。另外,所谓室温,一般为20℃至25℃左右的范围。
就有机硅凝胶固化物的树脂强度测定而言,使用オートグラフ(AG-IS岛津制作所公司制造),通过采用用有机硅凝胶固化物将铝板粘接的样品的剪断粘接试验来进行。就剪断粘接试验样品而言,用含氟胶带在被粘附体的铝板形成20mm×40mm×0.24mmt的间隔物兼围堰,涂布约0.5g的有机硅凝胶8,用另一铝板夹持,用夹子固定后使有机硅凝胶8固化,由此来制作。就测定而言,在室温下以拉伸速度5mm/min进行,测定最大试验力。就断裂后样品的破坏模式而言,均为有机硅凝胶8的内聚破坏。由于破坏模式为有机硅凝胶8的内聚破坏,因此将其最大试验力作为有机硅凝胶8的树脂强度。
就可靠性评价而言,实施温度循环试验。温度循环试验使用冷热冲击试验装置来实施。温度循环试验在低温侧-55℃、高温侧175℃下各保持1小时的条件下进行1000个循环。1000个循环完成后,以外观观察来确认有机硅凝胶8的裂纹的有无。
使用树脂强度、微晶化温度、175℃高温保存后的针入度不同的10种有机硅凝胶来进行温度循环试验。
图2为表示在本发明的实施方式1中的温度循环试验中在有机硅凝胶中产生裂纹时的电力用半导体装置的截面结构示意图。图中,电力用半导体装置100具备:作为金属构件的基板1、绝缘衬底2、作为半导体元件的芯片3、作为金属配线的接合线4、主电极5、壳体构件6、作为盖材的盖7、作为密封树脂的有机硅凝胶8、裂纹9。根据图,如果有机硅凝胶8因为温度循环试验而劣化,则以盖7的突出部、主电极5的端部为起点,使有机硅凝胶8内部产生裂纹9。由于该裂纹9,电力用半导体装置100的可靠性劣化。
表1为使用本实施方式的电力用半导体装置的试制说明和温度循环试验结果。
在表1的温度循环试验结果中,在温度循环后在有机硅凝胶8中没有观察到裂纹的情况下用“○”表示,在观察到有机硅凝胶8的裂纹的情况下用“×”表示。
对温度循环试验结果与树脂强度、微晶化温度、175℃高温保存后的针入度的特性值考察的结果,得知:树脂强度、微晶化温度、175℃高温保存后的针入度都与温度循环试验中的有机硅凝胶8的裂纹产生存在相关性。在树脂强度、微晶化温度、175℃高温保存后的针入度的各个特性值中存在最佳区域,得知在这3个最佳区域重叠的区域中可防止有机硅凝胶8的裂纹。
就表1中所示的壳体1~10的175℃下高温保存了1000小时的针入度测定样品而言,在任意的样品中在有机硅凝胶8中都没有发现裂纹产生。但是,在壳体1~6、壳体10的情况下,在温度循环试验中,在有机硅凝胶8中产生裂纹。由此得知:作为有机硅凝胶8的裂纹评价,温度循环试验严格,与高温保存试验中可防止裂纹的最佳区域相比,温度循环试验中的可防止裂纹的最佳区域进一步得到限定。

关于树脂强度,0.12MPa以上为最佳区域。关于微晶化温度,-55℃以下为最佳区域。关于高温保存后的针入度,30以上为最佳区域。在这3个项目的特性值为最佳区域的、壳体7、8、9中,在温度循环试验中可防止有机硅凝胶8的裂纹。在电力用半导体装置的温度循环中能够防止有机硅凝胶密封材料的裂纹产生,能够得到可靠性高的电力用半导体装置。
如果有机硅凝胶8的树脂强度不足,则由于热应力而在有机硅凝胶8中产生裂纹。关于树脂强度,0.12MPa以上为最佳区域。
就有机硅凝胶8的树脂强度而言,通过有机硅凝胶8的化学结构、交联密度的优化,可以使树脂强度为0.12MPa以上。作为有机硅凝胶8的化学结构,包含二甲基硅氧烷的聚合物,但通过使该二甲基硅氧烷的一部分为二苯基硅氧烷,可提高树脂强度。
另外,就有机硅凝胶而言,通过甲基乙烯基硅氧烷聚合物的乙烯基与甲基氢聚合物的加成反应而交联,就交联密度而言,用有机硅凝胶8在聚合物中的摩尔分数表示,优选为0.3至1.3摩尔%。在交联密度比0.3摩尔%低的情况下,树脂强度不足,产生有机硅凝胶8的裂纹,在比1.3摩尔%高的情况下,有机硅凝胶8变得硬、脆,产生有机硅凝胶8的裂纹。
树脂强度高对于防止由于热应力而产生的有机硅凝胶8的裂纹是有效的,但如果将树脂强度提高,则变得容易发生高温保存下的固化劣化,使175℃下1000小时保存后的针入度成为30以上变得困难。如果考虑可保持树脂强度与175℃下1000小时保存后的针入度的平衡的区域,树脂强度的上限优选0.6MPa以下。
就有机硅凝胶8而言,如果在温度循环试验中受到175℃的热经历,则发生有机硅凝胶8变硬的固化劣化。如果固化劣化发展、有机硅凝胶8变硬,则有机硅凝胶8变脆,发生有机硅凝胶8的裂纹产生。如果观察175℃下1000小时保存后的针入度,得知30以上为最佳区域。
就壳体10的有机硅凝胶8而言,温度循环试验前的针入度为70,175℃下1000小时保存后的针入度为20,在温度循环试验中在有机硅凝胶8中产生裂纹。认为这是由于温度循环试验的温度经历,有机硅凝胶8的固化劣化进行,有机硅凝胶8变脆,由于温度循环试验中的热应力,发生有机硅凝胶8的裂纹。因而,即使温度循环试验前的有机硅凝胶8的针入度为70,即30以上的值,通过温度循环试验,在有机硅凝胶8中也产生裂纹。由此得知:并不是初期的有机硅凝胶8的针入度而是高温保存后的有机硅凝胶8的针入度与温度循环试验中的有机硅凝胶8的裂纹产生具有相关性。
但是,如果有机硅凝胶8固化物的针入度变得比70大,则有机硅凝胶8非常柔软,因此在电力用半导体装置受到热经历的情况下在有机硅凝胶8中变得容易产生气泡。如果在有机硅凝胶8中产生气泡,则电力用半导体装置的绝缘特性降低,因此从防止有机硅凝胶的气泡产生的观点考虑,如果以175℃下1000小时保存后的针入度来看,则优选70以下。
通过在有机硅凝胶中添加耐热性提高剂,可以使175℃高温保存后的针入度为30以上。作为耐热性提高剂,有钛、铈、铁、镍等的金属络合物,可使用单质或混合物。为了防止175℃高温保存后的针入度的变化,优选铈络合物、铁络合物。
就有机硅凝胶8的性状而言,在室温下为柔软的凝胶状,但在低温区域中,有机硅链的热运动减少,有机硅凝胶8部分地微晶化。如果为微晶化温度以下,有机硅凝胶8部分地微晶化,成为不是凝胶状而是硬且脆的橡胶状。由于在微晶化温度以下有机硅凝胶8硬且脆,因此如果在微晶化温度以下使用电力用半导体装置,则成为有机硅凝胶8的裂纹的产生的主要原因。由于温度循环试验的低温侧的温度为-55℃,因此就微晶化温度而言,-55℃以下为最佳区域。
通过有机硅凝胶8的化学结构的优化,可以使微晶化温度为-55℃以下。有机硅凝胶8的化学结构包含二甲基硅氧烷的聚合物,但通过使该二甲基硅氧烷的一部分为二苯基硅氧烷,在低温状态下有机硅凝胶聚合物由于苯基的空间位阻而变得不能规则地排列、即使在低温下也不会生成微晶,可使微晶化温度为-55℃以下。
就二苯基硅氧烷的比例而言,用有机硅凝胶聚合物的摩尔比表示,优选为4摩尔%至10摩尔%。用有机硅凝胶聚合物的摩尔比表示,如果不到4摩尔%,则由苯基的空间位阻所产生的微晶化的抑制效果小,不能使微晶化温度为-55℃以下。另外,如果使二苯基硅氧烷的比例比10摩尔%多,则材料成本变高,在经济上是不利的。
对于如上所构成的电力用半导体装置100而言,由于使有机硅凝胶8的物性值为室温下的树脂强度为0.12MPa以上、微晶化温度为-55℃以下以及高温保存后的针入度为30以上,因此在温度循环中能够防止有机硅凝胶8的裂纹产生,可得到可靠性高的电力用半导体装置。
实施方式2.
实施方式2的不同之处在于,在实施方式1中,将2张5cm×4cm的绝缘衬底2接合于外形14cm×10cm的基板1、壳体6高度为4cm、将有机硅凝胶8以2cm的厚度密封。即使在形成为该构成的情况下,也能够提高电力用半导体装置100的可靠性。
表2为使用本实施方式的电力用半导体装置的试制说明和温度循环试验结果。
在表2的温度循环试验结果中,在温度循环后没有观察到有机硅凝胶8的裂纹的情况下用“○”表示,在观察到有机硅凝胶8的裂纹的情况下用“×”表示。

关于树脂强度,0.12MPa以上为最佳区域。关于微晶化温度,-55℃以下为最佳区域。关于高温保存后的针入度,30以上为最佳区域。在这3个项目的特性值为最佳区域的、壳体17、18、19中,在温度循环试验中可防止有机硅凝胶8的裂纹。在电力用半导体装置100的温度循环中能够防止有机硅凝胶8密封材料的裂纹产生,能够得到可靠性高的电力用半导体装置。
对于如上所构成的电力用半导体装置100而言,由于使有机硅凝胶8的物性值为室温下的树脂强度为0.12MPa以上、微晶化温度为-55℃以下以及高温保存后的针入度为30以上,因此在温度循环中能够防止有机硅凝胶8的裂纹产生,可得到可靠性高的电力用半导体装置。
实施方式3.
本实施方式3的不同之处在于:在实施方式2中使基板1为冷却器10。由于对于电力用半导体装置直接接合冷却器10,因此能够热阻小、放热特性提高而可靠性提高。
图3为表示本发明的实施方式3中的电力用半导体装置的截面结构示意图。图中,电力用半导体装置200具备:绝缘衬底2、作为半导体元件的芯片3、作为金属配线的接合线4、主电极5、壳体构件6、作为盖材的盖7、作为密封树脂的有机硅凝胶8、作为金属构件的冷却器10。
就冷却器10而言,例如能够使用铝及铝合金、铜及铜合金、AlSiC等由铝及陶瓷构成的复合材料。特别地,从导热性、加工性、轻质的方面考虑,优选铝及铝合金。
表3为使用本实施方式的电力用半导体装置的试制说明和温度循环试验结果。
在表3的温度循环试验结果中,在温度循环后没有观察到有机硅凝胶8的裂纹的情况下用“○”表示,在观察到有机硅凝胶8的裂纹的情况下用“×”表示。

对于如上所构成的电力用半导体装置200而言,由于使有机硅凝胶8的物性值为室温下的树脂强度为0.12MPa以上、微晶化温度为-55℃以下以及高温保存后的针入度为30以上,因此在温度循环中能够防止有机硅凝胶8的裂纹产生、可得到可靠性高的电力用半导体装置。

Claims (5)
1.一种电力用半导体装置,其特征在于,具备:
在上表面形成有金属层的绝缘衬底;
与所述金属层的上表面接合的半导体元件及主电极;
将所述金属层与所述半导体元件连接的金属配线;
与所述绝缘衬底的下表面侧接合的金属构件;
包围所述绝缘衬底、且与所述金属构件粘接的壳体构件;和
密封树脂,其填充于由所述金属构件与所述壳体构件所包围的区域中,室温下的树脂强度为0.12MPa以上,微晶化温度为-55℃以下,在175℃下保存1000小时后的针入度为30以上且50以下,将所述绝缘衬底、所述金属层、所述半导体元件、所述金属配线和所述主电极进行密封。
2.根据权利要求1所述的电力用半导体装置,其特征在于,所述密封树脂为下述的有机硅凝胶:二苯基硅氧烷的比例用所述密封树脂中的摩尔分数表示为4摩尔%以上且10摩尔%以下,甲基乙烯基硅氧烷的乙烯基与甲基氢硅氧烷的加成反应所产生的交联密度用所述密封树脂中的摩尔分数表示为0.3摩尔%以上且1.3摩尔%以下,且配合有铁络合物的耐热性提高剂。
3.根据权利要求1或2所述的电力用半导体装置,其特征在于,所述金属构件为具有冷却用翅片的冷却器。
4.根据权利要求1-3中任一项所述的电力用半导体装置,其特征在于,就所述绝缘衬底而言,多个与所述基板接合,将所述多个绝缘衬底一齐用所述壳体构件包围。
5.根据权利要求1-4中任一项所述的电力用半导体装置,其特征在于,具备盖材,所述盖材覆盖所述密封树脂的上表面、具有被插入到所述密封树脂中的凸部、与所述壳体构件固着。
