振動子1の形状(第1基板3、中間層7及び第2基板5が積層されたときの形状)は任意である。図示の例では、振動子1の形状は、概略、薄型(D3方向の長さが他の方向の長さよりも短い)の直方体状である。また、平面視の形状は、D2方向を長手方向とする長方形状である。振動子1の他の形状としては、例えば、D3方向の厚さが概ね一定の薄型形状であって、平面視の形状が円形状、楕円形状、正方形又は多角形(矩形を除く)のものが挙げられる。なお、本開示の説明では、長方形は、特に断りが無い限り、正方形を含まないものとする。同様に、楕円形は、特に断りが無い限り、円形を含まない。
振動子1の外部の要素(例えば回路基板)に対する実装方式も任意である。例えば、実装方式は、表面実装であってもよいし、スルーホール実装であってもよい。別の観点では、振動子1の実装に係る外部電極(外部端子)の構成は任意である。例えば、振動子1の外部電極は、表面実装に供されるパッド状であってもよいし(図示の例)、表面実装又はスルーホール実装に供されるピン状であってもよい。
第1基板3と中間層7との接合の態様、及び中間層7と第2基板5との接合の態様は、種々のものとされてよい。
(2.1.振動部全般)
振動部9の振動(特に断りが無い限り、利用が意図されている振動)の態様は、種々のものとされてよい。別の観点では、振動部9及び励振電極13の構成は、種々の構成とされてよい。
振動部9の形状は任意である。例えば、振動部9は、その概ね全体が一定の厚みの平板状であってもよいし(図示の例)、いわゆるメサ型又は逆メサ型であってもよい。ここで平板状及び/又は一定の厚みとは、例えば、後述する振動部9と第1凹部14の外周(外周領域3b)とが重なっている重複領域(又は両者が接合されている接合領域)の平均厚みと励振部9aの平均厚みとの差が励振部9aの平均厚みの±5%以内であること、及び/又は振動部9における最小厚と最大厚との差が励振部9aの平均厚みの±5%以内であることをいう。メサ型は、例えば、励振電極13の配置領域と概略一致する領域(メサ部)が、その外周の領域よりも厚い形状である。具体的には、例えば、メサ部の平均厚みと、その外周領域の平均厚みとの差は、5%より大きくされてよく、及び/又は40%以下とされてよい。逆メサ型は、例えば、励振電極13の配置領域を含む領域(逆メサ部)が、その外周の領域よりも薄い形状である。メサ部及び逆メサ部の具体的な形状(平面形状、側面の傾き、高さの変化の段階数等)も任意である。
(2.3.1.振動部に位置する導体全般)
振動部9には、例えば、以下の導体層(金属層)が位置している。既述の1対の励振電極13。振動部9の+D3側に位置する、1対のパッド電極29(第1パッド電極29A及び第2パッド電極29B)、1対の検査用電極31(第1検査用電極31A及び第2検査用電極31B)及び2本の配線部35。振動部9の-D3側に位置し、第2励振電極13Bを含む多機能電極33。
第1励振電極13A(ひいては第2励振電極13B)の形状及び寸法は任意である。例えば、第1励振電極13Aの形状は、円形状(図1の例)、楕円状(図7参照)、矩形状(例えば長方形状又は正方形状。図8A参照)又は多角形状(矩形を除く)とされてよい。別の観点では、第1励振電極13Aは、長手方向及び短手方向を有する形状(例えば長方形状又は楕円形状)であってもよいし、そのような区別ができない形状(例えば円形状又は正方形状)であってもよい。長手方向の長さと短手方向の長さとの比も任意である。例えば、前者と後者との比は、1.14~1.39:1、又は1.26:1とされてよい。
1対のパッド電極29は、1対の励振電極13に電気的に接続されている。また、1対のパッド電極29は、いずれも第2基板5側(+D3側)に面しており、第2基板5の導体(例えば第2基板側層23)に接合可能となっている。このような構成により、1対の励振電極13と、第2基板5が有している1対の外部電極15とが電気的に接続される。
1対の検査用電極31は、1対の励振電極13に電気的に接続されている。また、1対の検査用電極31は、いずれも+D3側に面している。従って、例えば、第2基板5を中間層7に接合する前において、1対の検査用電極31にプローブを突き当てることによって、1対の励振電極13に電圧を印加することができる。これにより、振動部9の特性を検査することができる。
多機能電極33は、例えば、振動部9の-D3側の面の概ね全体に亘って広がっている。別の観点では、多機能電極33は、いわゆるベタ状パターンとされている。ベタ状パターンは、例えば、基本的に隙間なく、比較的広い範囲に亘って広がるパターンである。このような構成によって、多機能電極33は、第2励振電極13Bを有しているとともに、導通及び接合に寄与する外側電極33aを有している。外側電極33aは、具体的には、第2励振電極13Bと振動部9の+D3側の導体(第2パッド電極29B及び第2検査用電極31B)との導通に寄与するとともに、振動部9と第1基板3との接合に寄与している。
振動部9の-D3側の多機能電極33は、既述の第1中間側層25に含まれる。また、振動部9の+D3側の種々の導体層(13A、29、31及び35)は、第2中間側層27に含まれる。従って、本節の説明では、便宜上、第1中間側層25及び第2中間側層27の語を用いて説明することがある。
(2.4.1.貫通孔における導通)
図5は、振動部9の斜視図である。この図では、振動部9の+D3側の導体についても点線で示されている。また、図6Aは、図5のVIa-VIa線における断面図である。図6Bは、図5のVIb-VIb線における断面図である。

図6Cは、振動部9の表裏の導通に関する他の例を示す断面図であり、図6Aに対応する図である。なお、便宜上、この導通態様に係る振動部9を振動部9Aの語により参照することがある。また、この図では、第1検査用電極31Aは、図示が省略されている(又は実際に設けられていない。)。
(3.1.枠部の材料、形状及び寸法)
枠部11は、既述のとおり、平面視において、振動部9を囲むとともに、振動部9の外縁からその全周に亘って離れている。この要件を満たす限り、枠部11の材料、形状及び寸法は任意である。
枠部11の表裏の面(+D3側の面及び-D3側の面)には、例えば、既述の第1中間側層25及び第2中間側層27(そのうちの振動部9に位置する領域を除いた領域)が位置している。枠部11の内周面及び外周面には、例えば、導体(例えば導体層)は位置していない。別の観点では、第1中間側層25及び第2中間側層27のうち、枠部11に位置する領域は、互いに接続されていない。
図4は、第1基板側層21及び第2基板側層23の具体的な態様について図3とは異なる例を示す断面図である。また、図9は、第1基板3及び第1基板側層21の具体的な態様について図1とは異なる例を示す平面図である。以下の説明では、図1~図3に加えて、図4及び図9も参照することがある。
第1基板3は、例えば、第1凹部14が形成されている点を除いて、概略、厚さが一定の平板状の部材である。もっとも、第1基板3は、第1凹部14以外に、+D3側又は-D3側に適宜に凹部及び/又は凸部を有していても構わない。第1基板3の平面視における形状及び寸法は、例えば、振動子1の平面視における形状及び寸法(既述)と概ね同じである。第1基板3の厚さは任意である。図3の例では、第1基板3の厚さは、第2基板5の厚さ及び中間層7の厚さよりも厚くされている。比較的小型の振動子1における第1基板3の厚さの例を挙げると、50μm以上200μm以下である。
第1基板3の+D3側(中間層7側)の面には、例えば、既述の第1基板側層21が位置している。第1基板3の外周面(側面)及び-D3側の面には、例えば、導体(例えば導体層)は位置していない。
(5.1.第2基板の材料、形状及び寸法)
第2基板5は、例えば、概略、平板状の部材である。第2基板5の平面視における形状及び寸法は、例えば、振動子1の平面視における形状及び寸法(既述)と概ね同じである。
第2基板5には、例えば、図1~図3に示すように、以下の導体が位置している。第2基板5の-D3側(中間層7側)の面に位置している第2基板側層23。第2基板5の+D3側の面に位置している外部電極15。第2基板5を貫通する第2貫通孔5hに配置され、第2基板側層23と外部電極15とを導通している取出し導体41。
(6.1.第1凹部及び振動部の関係)
振動部9は、例えば、第1凹部14の全体に対向してよい(図1~図3の例)。さらに、第1基板3と振動部9とが第1凹部14の全周に亘って接合されることによって、第1凹部14は塞がれてよい(密閉されてよい。)。
振動部9の外縁と枠部11の内縁との距離d1(図3)の具体的な大きさは任意である。例えば、距離d1は、枠部11の幅(内縁から外縁までの幅)の1/2未満であってもよいし、1/2以上であってもよい。また、例えば、距離d1は、振動部9に生じる不要振動の波長を考慮して設定されてもよい。具体的には、例えば、以下のとおりである。
各種の層(例えば3、5、7、17及び19)の寸法(例えば広さ及び厚さ)の関係は任意である。
(7.1.第2基板の溝)
図10は、図2の領域Xの拡大図である。また、図11は、図3の第2パッド電極29Bを含む一部の範囲の拡大図である。なお、図11では、第1金属層17について、下層21aの図示が省略されている(又は実際に下層21aは設けられていない。)。また、下層27a、上層27b及び第1接合層27eの区別の図示が省略されている(又は実際にこれら3層に代えて1層が設けられている。)。なお、ここでは、第2パッド電極29Bの接続を例に取るが、第2検査用電極31Bの接続も同様である。
図11に示すように、第2貫通孔5hがパッド用領域5acの直上に設けられる態様を想定する。このとき、矢印a2及びa3によって示すように、平面透視において、第1貫通孔9h及び第2貫通孔5hは互いに重複していない部分をそれぞれ有していてよい。この場合、例えば、一方の貫通孔が他方の貫通孔に収まる態様(当該態様も本開示に係る技術に含まれる。)に比較して、振動部9及び第2基板5からなる構成の構造的な強度が向上することが期待される。なお、一方の貫通孔が他方の貫通孔に収まる態様では、電気的な損失が低減されることが期待される。
6.1節で述べたように、振動部9と第1凹部14の外周(外周領域3b)とが接合されている接合領域の周方向における範囲は任意である。このことから導かれるように、振動部9は、例えば、片持ち梁状に支持されても構わない。以下に一例を示す。
以上の構成を有する振動子1(及び201)は、種々の製造方法によって作製されてよい。以下に一例を示す。
