Abstract
回路層が形成されたパワーモジュール用基板と、前記パワーモジュール用基板の前記回路層上に搭載されたパワー半導体素子とを備えるパワーモジュールを注型法により封止するために用いる液状樹脂組成物であって、当該液状樹脂組成物は、(A)エポキシ樹脂、(B)酸無水物、(C)硬化促進剤、(D)無機充填材、および(E)沈降防止剤を含み、前記エポキシ樹脂(A)は、脂環式エポキシ樹脂を含み、当該液状樹脂組成物の25℃における粘度は、75Pa・s以下である、液状樹脂組成物。
Description
本発明は、液状樹脂組成物および樹脂封止パワーモジュールに関する。より詳細には、本発明は、パワー半導体素子を封止するために用いられる注型用の液状樹脂組成物、およびこれを用いて製造されたパワーモジュールに関する。
エポキシ樹脂は、耐熱性、耐薬品性、絶縁性等に優れており、半導体デバイス等において基板と半導体素子を封止するために用いられる注型用の液状封止材として使用されている。
近年、高温で動作が可能なパワー半導体素子が開発されており、その封止材として用いるエポキシ樹脂にもより高レベルの耐熱性が求められている。
またパワーモジュール用の封止材には、絶縁性、耐熱性に加え、低い線膨張性が求められる。これは、パワー半導体素子から発生する熱による膨張で封止樹脂にクラックや剥離が生じることを防ぐためである。線膨張率を下げるために、封止樹脂に無機充填剤を加えることが一般的に行われている(例えば、特許文献1)。
またパワーモジュール用の封止材には、絶縁性、耐熱性に加え、低い線膨張性が求められる。これは、パワー半導体素子から発生する熱による膨張で封止樹脂にクラックや剥離が生じることを防ぐためである。線膨張率を下げるために、封止樹脂に無機充填剤を加えることが一般的に行われている(例えば、特許文献1)。
しかし、無機充填材を配合することで、封止材が高粘度化し、注型作業性が悪化する場合があった。また硬化時に無機充填材が沈降して、硬化物の上面と底面での線膨張係数に差が生じるため、封止樹脂の硬化物にクラックが発生しやすく、得られるデバイスの信頼性が低下する場合があった。
本発明は上記課題を鑑みてなされたものであり、低粘度であり、かつ保管時の無機充填剤の沈降が低減され、よって注型作業性に優れ、硬化時の無機充填材の沈降が低減され、耐熱性に優れる、パワー半導体素子を封止するための液状樹脂組成物、ならびに当該液状樹脂組成物を封止材として備える、耐クラック性、電気特性、機械特性および耐熱性において優れたパワーデバイスを提供することを目的とする。
本発明によれば、以下に示す液状樹脂組成物およびパワーデバイスが提供される。
[1] 回路層が形成されたパワーモジュール用基板と、前記パワーモジュール用基板の前記回路層上に搭載されたパワー半導体素子とを備えるパワーモジュールを注型法により封止するために用いる液状樹脂組成物であって、
当該液状樹脂組成物は、
(A)エポキシ樹脂、
(B)酸無水物、
(C)硬化促進剤、
(D)無機充填材、および
(E)沈降防止剤を含み、
前記エポキシ樹脂(A)は、脂環式エポキシ樹脂を含み、
当該液状樹脂組成物の25℃における粘度は、75Pa・s以下である、
液状樹脂組成物。
[2] 前記無機充填材(D)の含有量は、当該液状樹脂組成物の固形分全体に対して、65質量%以上85質量%以下である、項目[1]に記載の液状樹脂組成物。
[3] コアシェル型ゴム粒子をさらに含む、項目[1]または[2]に記載の液状樹脂組成物。
[4] 前記コアシェル型ゴム粒子の含有量は、当該液状樹脂組成物の固形分全体に対して、0.1質量%以上10質量%以下である、項目[3]に記載の液状樹脂組成物。
[5] 難燃剤をさらに含む、項目[1]~[4]のいずれかに記載の液状樹脂組成物。
[6] 以下の条件下で求められる流動距離が、20mm以上である、項目[1]~[5]のいずれかに記載の液状樹脂組成物。
条件:ガラスプレート上に、当該液状樹脂組成物0.05mlを、当該液状樹脂組成物の直径が1cm以下となるように塗布する。次いで、前記ガラスプレートを、傾斜角度45°で、60℃の温度下にて、3分間保持し、その間に当該液状樹脂組成物が流れた距離を、流動距離(mm)とする。
[7] 前記エポキシ樹脂(A)に含まれる前記脂環式エポキシ樹脂の量は、前記エポキシ樹脂(A)全体に対して、75質量%以上である、項目[1]~[6]のいずれかに記載の液状樹脂組成物。
[8] 前記エポキシ樹脂(A)は、液状ビスフェノールA型エポキシ樹脂または液状ビスフェノールF型エポキシ樹脂をさらに含む、項目[1]~[7]のいずれかに記載の液状樹脂組成物。
[9] 前記エポキシ樹脂(A)に含まれる前記液状ビスフェノールA型エポキシ樹脂または前記液状ビスフェノールF型エポキシ樹脂の量は、前記エポキシ樹脂(A)全体に対して25質量%以下である、項目[8]に記載の液状樹脂組成物。
[10] 前記酸無水物(B)は、メチル-5-ノルボルネン-2,3-ジカルボン酸無水物、メチルシクロヘキサン-1,2-ジカルボン酸無水物、およびメチルテトラヒドロ無水フタル酸から選択される少なくとも1つを含む、項目[1]~[9]のいずれかに記載の液状樹脂組成物。

本発明によれば、低粘度で注型作業性に優れ、硬化時の無機充填材の沈降が低減され、かつ耐熱性に優れる、パワー半導体素子を封止するための液状樹脂組成物、ならびに当該液状樹脂組成物を封止材として備える、耐クラック性、電気特性、機械特性および耐熱性において優れたパワーデバイスが提供される。
以下、本発明の実施の形態について説明する。
なお、本明細書において、「~」を用いて示された数値範囲は、「~」の前後に記載される数値をそれぞれ最小値及び最大値として含む範囲を示す。本明細書に段階的に記載されている数値範囲において、ある段階の数値範囲の上限値又は下限値は、他の段階の数値範囲の上限値又は下限値と任意に組み合わせることができる。本明細書に記載されている数値範囲において、その数値範囲の上限値又は下限値は、実施例に示されている値に置き換えてもよい。「A又はB」とは、A及びBのどちらか一方を含んでいればよく、両方とも含んでいてもよい。本明細書に例示する材料は、特に断らない限り、1種を単独で又は2種以上を組み合わせて用いることができる。本明細書において、組成物中の各成分の含有量は、組成物中に各成分に該当する物質が複数存在する場合、特に断らない限り、組成物中に存在する当該複数の物質の合計量を意味する。

[液状樹脂組成物]
本実施形態の樹脂組成物は、パワー半導体素子を封止するために用いられる、注型用の液状樹脂組成物である。より詳細には、本実施形態の樹脂組成物は、回路層が形成されたパワーモジュール用基板と、パワーモジュール用基板の回路層上に搭載されたパワー半導体素子とを備えるパワーモジュールを注型法により封止するために用いられる。
本実施形態のパワーモジュール注型用の液状樹脂組成物(本明細書中、単に「樹脂組成物」と称する場合がある)は、(A)エポキシ樹脂、(B)酸無水物、(C)硬化促進剤、(D)無機充填材、および(E)沈降防止剤を含む。本実施形態において、エポキシ樹脂(A)は、脂環式エポキシ樹脂を含む。また本実施形態の樹脂組成物の、25℃における粘度は、75Pa・s以下である。
本実施形態の樹脂組成物は、パワー半導体素子を封止するために用いられる、注型用の液状樹脂組成物である。より詳細には、本実施形態の樹脂組成物は、回路層が形成されたパワーモジュール用基板と、パワーモジュール用基板の回路層上に搭載されたパワー半導体素子とを備えるパワーモジュールを注型法により封止するために用いられる。
本実施形態のパワーモジュール注型用の液状樹脂組成物(本明細書中、単に「樹脂組成物」と称する場合がある)は、(A)エポキシ樹脂、(B)酸無水物、(C)硬化促進剤、(D)無機充填材、および(E)沈降防止剤を含む。本実施形態において、エポキシ樹脂(A)は、脂環式エポキシ樹脂を含む。また本実施形態の樹脂組成物の、25℃における粘度は、75Pa・s以下である。
本実施形態の樹脂組成物は、25℃における粘度が75Pa・s以下である。これにより、注型作業性に優れる。また本実施形態の樹脂組成物は、上記成分(A)~(E)を含み、エポキシ樹脂(A)は、脂環式エポキシ樹脂を含む。脂環式エポキシ樹脂を用いることにより、得られる樹脂組成物は優れた耐熱性を有する。
以下、本実施形態の樹脂組成物に用いられる成分について詳述する。
(エポキシ樹脂(A))
本実施形態の樹脂組成物に配合されるエポキシ樹脂(A)は、脂環式エポキシ樹脂を含む。脂環式エポキシ樹脂を用いることにより、得られる樹脂組成物の硬化物は、200℃以上の高いガラス転移温度を有し、よってパワーモジュールの封止材として使用するのに十分な耐熱性を有する。
(エポキシ樹脂(A))
本実施形態の樹脂組成物に配合されるエポキシ樹脂(A)は、脂環式エポキシ樹脂を含む。脂環式エポキシ樹脂を用いることにより、得られる樹脂組成物の硬化物は、200℃以上の高いガラス転移温度を有し、よってパワーモジュールの封止材として使用するのに十分な耐熱性を有する。
本実施形態で用いられる脂環式エポキシ樹脂としては、25℃で液状の脂環式エポキシ樹脂を用いることが好ましく、このような液状脂環式エポキシ樹脂としては、ビニルシクロペンタジエンジオキシド、ビニルシクロヘキセンモノジオキシド、ビニルシクロヘキセンジオキシド、ジシクロペンタジエンオキシド、3,4-エポキシ-1-[8,9-エポキシ-2,4-ジオキサスピロ[5.5]ウンデカン-3-イル]-シクロヘキサンなどのエポキシ-[エポキシ-オキサスピロC8-15アルキル]-シクロC5-12アルカン、3,4-エポキシシクロヘキシルメチル-3',4'-エポキシシクロヘキサンカルボキシレート、4,5-エポキシシクロオクチルメチル-4',5'-エポキシシクロオクタンカルボキシレートなどのエポキシC5-12シクロアルキルC1-3アルキル-エポキシC5-12シクロアルカンカルボキシレート、ビス(2-メチル-3,4-エポキシシクロヘキシルメチル)アジペートなどのビス(C1-3アルキルエポキシC5-12シクロアルキルC1-3アルキル)ジカルボキシレートが挙げられる。3,4-エポキシシクロヘキシルメチル-3',4'-エポキシシクロヘキサンカルボキシレートの市販品としては(株)ダイセル製、商品名:セロキサイド#2021P(エポキシ当量:128~140)が挙げられ、好ましく用いられる。
エポキシ樹脂(A)に含まれる脂環式エポキシ樹脂の量は、エポキシ樹脂(A)全体に対して、例えば、70質量%以上であり、好ましくは、75質量%以上であり、より好ましくは、80質量%以上である。
好ましい実施形態において、エポキシ樹脂(A)は、上記脂環式エポキシ樹脂に加え、ビスフェノールA型エポキシ樹脂、またはビスフェノールF型エポキシ樹脂を含む。これらのエポキシ樹脂を使用することにより、得られる樹脂組成物の硬化物の耐熱性をより一層向上させることができるとともに、絶縁信頼性を向上することができる。
エポキシ樹脂(A)が、ビスフェノールA型エポキシ樹脂、またはビスフェノールF型エポキシ樹脂を含む場合、その量は、エポキシ樹脂(A)全体に対して、例えば、30質量%以下であり、好ましくは、25質量%以下であり、より好ましくは、20質量%以下である。
エポキシ樹脂(A)は、得られる樹脂組成物の硬化物の耐熱性や絶縁性等の物性を損なわない範囲で、上述のエポキシ樹脂とは異なる他のエポキシ樹脂を含んでもよい。他のエポキシ樹脂としては、例えば、ビスフェノールE型エポキシ樹脂、ビスフェノールS型エポキシ樹脂、ビスフェノールM型エポキシ樹脂(4,4'-(1,3-フェニレンジイソプリジエン)ビスフェノール型エポキシ樹脂)、ビスフェノールP型エポキシ樹脂(4,4'-(1,4-フェニレンジイソプリジエン)ビスフェノール型エポキシ樹脂)、ビスフェノールZ型エポキシ樹脂(4,4'-シクロヘキシジエンビスフェノール型エポキシ樹脂)等のビスフェノール型エポキシ樹脂;フェノールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、トリスフェノール基メタン型ノボラック型エポキシ樹脂、テトラフェノール基エタン型ノボラック型エポキシ樹脂、縮合環芳香族炭化水素構造を有するノボラック型エポキシ樹脂等のノボラック型エポキシ樹脂;ビフェニル型エポキシ樹脂;キシリレン型エポキシ樹脂、ビフェニルアラルキル型エポキシ樹脂等のアリールアルキレン型エポキシ樹脂;ナフチレンエーテル型エポキシ樹脂、ナフトール型エポキシ樹脂、ナフタレンジオール型エポキシ樹脂、2官能ないし4官能エポキシ型ナフタレン樹脂、ビナフチル型エポキシ樹脂、ナフタレンアラルキル型エポキシ樹脂等のナフタレン型エポキシ樹脂;アントラセン型エポキシ樹脂;フェノキシ型エポキシ樹脂;ジシクロペンタジエン型エポキシ樹脂;ノルボルネン型エポキシ樹脂;アダマンタン型エポキシ樹脂;フルオレン型エポキシ樹脂等が挙げられる。これらのエポキシ樹脂を用いる場合、その量は、エポキシ樹脂(A)全体に対して、例えば、10質量%以下であり、好ましくは、5質量%以下である。
本実施形態の樹脂組成物中のエポキシ樹脂(A)の量は、樹脂組成物全体に対して、例えば、2質量%~30質量%であり、好ましくは、4質量%~25質量%である。なお、樹脂組成物中のエポキシ樹脂(A)の量とは、上述の脂環式エポキシ樹脂と、必要に応じて用いられるビスフェノールA型エポキシ樹脂もしくはビスフェノールF型エポキシ樹脂、または他のエポキシ樹脂との合計量を指す。
(酸無水物(B))
本実施形態の樹脂組成物は、酸無水物(B)を含む。酸無水物(B)は、エポキシ樹脂(A)の硬化剤としてはたらく。用いることができる酸無水物(B)としては、ドデセニル無水コハク酸、ポリアジピン酸無水物、ポリアゼライン酸無水物、ポリセバシン酸無水物、ポリ(エチルオクタデカン二酸)無水物、ポリ(フェニルヘキサデカン二酸)無水物、メチルテトラヒドロ無水フタル酸、メチルヘキサヒドロ無水フタル酸、ヘキサヒドロ無水フタル酸、無水メチルハイミック酸、テトラヒドロ無水フタル酸、トリアルキルテトラヒドロ無水フタル酸、メチルシクロヘキセンジカルボン酸無水物、無水フタル酸、無水トリメリット酸、無水ピロメリット酸、ベンゾフェノンテトラカルボン酸無水物、エチレングリコールビストリメリテート、無水ヘット酸、テトラヒドロ無水フタル酸、無水メチルナジック酸(メチル-5-ノルボルネン-2,3-ジカルボン酸無水物)、無水メチルハイミック酸(メチル-3,6-エンドメチレン-1,2,3,6-テトラヒドロ無水フタル酸)、4-メチルシクロロヘキサン-1,2-ジカルボン酸無水物、5-(2,5-ジオキソテトラヒドロ-3-フラニル)-3-メチル-3-シクロヘキサン-1,2-ジカルボン酸無水物等が挙げられる。中でも、酸無水物(B)としては、エポキシ樹脂(A)等の他の成分と均一に混合しやすいという理由で、25℃で液状である酸無水物である、メチルテトラヒドロ無水フタル酸、メチルヘキサヒドロ無水フタル酸、メチル-5-ノルボルネン-2,3-ジカルボン酸無水物、メチルシクロヘキサン-1,2-ジカルボン酸無水物を用いることが好ましく、中でも特に、メチル-5-ノルボルネン-2,3-ジカルボン酸無水、メチルシクロヘキサン-1,2-ジカルボン酸無水物、およびメチルテトラヒドロ無水フタル酸を用いることがより好ましい。また、メチルテトラヒドロ無水フタル酸を用いる場合は、その25℃における粘度が30~50mPa・sであるものを使用することが好ましい。このような酸無水物を用いることにより、得られる樹脂組成物のさらなる低粘度化を図ることができる。酸無水物の市販品として、昭和電工マテリアルズ社製のHNシリーズが挙げられる。
酸無水物(B)は、1種を単独で用いてもよいし、2種以上を組み合わせて用いてもよい。
本実施形態の樹脂組成物は、酸無水物(B)を含む。酸無水物(B)は、エポキシ樹脂(A)の硬化剤としてはたらく。用いることができる酸無水物(B)としては、ドデセニル無水コハク酸、ポリアジピン酸無水物、ポリアゼライン酸無水物、ポリセバシン酸無水物、ポリ(エチルオクタデカン二酸)無水物、ポリ(フェニルヘキサデカン二酸)無水物、メチルテトラヒドロ無水フタル酸、メチルヘキサヒドロ無水フタル酸、ヘキサヒドロ無水フタル酸、無水メチルハイミック酸、テトラヒドロ無水フタル酸、トリアルキルテトラヒドロ無水フタル酸、メチルシクロヘキセンジカルボン酸無水物、無水フタル酸、無水トリメリット酸、無水ピロメリット酸、ベンゾフェノンテトラカルボン酸無水物、エチレングリコールビストリメリテート、無水ヘット酸、テトラヒドロ無水フタル酸、無水メチルナジック酸(メチル-5-ノルボルネン-2,3-ジカルボン酸無水物)、無水メチルハイミック酸(メチル-3,6-エンドメチレン-1,2,3,6-テトラヒドロ無水フタル酸)、4-メチルシクロロヘキサン-1,2-ジカルボン酸無水物、5-(2,5-ジオキソテトラヒドロ-3-フラニル)-3-メチル-3-シクロヘキサン-1,2-ジカルボン酸無水物等が挙げられる。中でも、酸無水物(B)としては、エポキシ樹脂(A)等の他の成分と均一に混合しやすいという理由で、25℃で液状である酸無水物である、メチルテトラヒドロ無水フタル酸、メチルヘキサヒドロ無水フタル酸、メチル-5-ノルボルネン-2,3-ジカルボン酸無水物、メチルシクロヘキサン-1,2-ジカルボン酸無水物を用いることが好ましく、中でも特に、メチル-5-ノルボルネン-2,3-ジカルボン酸無水、メチルシクロヘキサン-1,2-ジカルボン酸無水物、およびメチルテトラヒドロ無水フタル酸を用いることがより好ましい。また、メチルテトラヒドロ無水フタル酸を用いる場合は、その25℃における粘度が30~50mPa・sであるものを使用することが好ましい。このような酸無水物を用いることにより、得られる樹脂組成物のさらなる低粘度化を図ることができる。酸無水物の市販品として、昭和電工マテリアルズ社製のHNシリーズが挙げられる。
酸無水物(B)は、1種を単独で用いてもよいし、2種以上を組み合わせて用いてもよい。
本実施形態の樹脂組成物中の酸無水物(B)の配合量は、作業性および硬化性の観点から、樹脂組成物全体に対して、10質量%~60質量%であることが好ましく、15質量%~50質量%以下であることがより好ましい。また、エポキシ樹脂(A)の全エポキシ基数に対する酸無水物の全官能基数の比率は、0.7~1.2であることが好ましく、0.8~1.1であることがより好ましい。酸無水物(B)を上記範囲内の量で用いることにより、得られる樹脂組成物の硬化物の機械的強度および絶縁性を向上することができる。
(硬化促進剤(C))
本実施形態の樹脂組成物は、硬化促進剤(C)を含む。硬化促進剤(C)は、エポキシ樹脂(A)と、硬化剤である酸無水物(B)との反応を促進する作用を有する。使用できる硬化促進剤(C)としては、第3級アミン、4級アンモニム塩、イミダゾール類、有機ホスフィン、ルイス酸触媒等が挙げられる。中でも、4級アンモニウム塩が好ましくも用いられる。
本実施形態の樹脂組成物は、硬化促進剤(C)を含む。硬化促進剤(C)は、エポキシ樹脂(A)と、硬化剤である酸無水物(B)との反応を促進する作用を有する。使用できる硬化促進剤(C)としては、第3級アミン、4級アンモニム塩、イミダゾール類、有機ホスフィン、ルイス酸触媒等が挙げられる。中でも、4級アンモニウム塩が好ましくも用いられる。
第3級アミンとしては、トリメチルアミン、トリエチルアミン、トリプロピルアミン、トリブチルアミン、ベンジルジメチルアミン等が挙げられる。
4級アンモニム塩としては、DBU〔1,8-ジアザビシクロ[5.4.0]ウンデセン-7〕のオクチル酸塩(サンアプロ(株)製、商品名:SA102)等のジアザビシクロウンデセンの有機酸塩、DBN〔1,5-ジアザビシクロ[4.3.0]-5-ノネン〕、3級アミンとカルボン酸との塩である4級アンモニウム塩(サンアプロ(株)製、商品名:U-CAT2313)、オクタデシルトリメチルアンモニウムクロライド(日油株式会社製、商品名:ニッサンカチオン)、テトラアルキル(各アルキル基の炭素数1~18)アンモニウム塩(例えば、テトラエチルアンモニウムブロマイド、テトラブチルアンモニウムブロマイド、テトラアルキルアンモニウムカルボン酸塩(カルボン酸の炭素数1~12))が挙げられる。
イミダゾール類としては、1-ベンジル-2-メチルイミダゾール、2-エチル-4-メチルイミダゾール、2-ウンデシルイミダゾール、1,2-ジメチルイミダゾール、1-ベンジル-2-フェニルイミダゾール等が挙げられる。
有機ホスフィンとしては、トリフェニルホスフィン、トリフェニルホスフィン-トリフェニルボレート、トリス(p-メトキシフェニル)ホスフィン、テトラフェニルホスフォニウム・テトラフェニルボレート等が挙げられる。
ルイス酸触媒としては、三フッ化ホウ素アミン錯体、三塩化ホウ素アミン錯体、三フッ化ホウ素エチルアミン錯体等が挙げられる。
これらは1種を単独で用いてもよいし、2種以上を組み合わせて用いてもよい。

本実施形態の樹脂組成物中の硬化促進剤(C)の配合量は、樹脂組成物全体に対して、例えば、0.03質量%以上であり、好ましくは、0.05質量%以上であり、より好ましくは、0.08質量%以上である。これにより、樹脂組成物の硬化性向上させることができる。一方で、硬化促進剤(C)の含有量の上限値は、樹脂組成物全体に対して、例えば、1質量%以下であり、好ましくは、0.8質量%以下であり、より好ましくは、0.5質量%以下である。これにより、注型作業性を改善することができる。
(無機充填材(D))
本実施形態の樹脂組成物は、無機充填剤(D)を含む。無機充填剤(D)としては、石英、ヒュームドシリカ、沈降性シリカ、無水ケイ酸、溶融シリカ、結晶性シリカ、超微粉無定型シリカ等のシリカフィラー、アルミナ、ジルコン、酸化鉄、酸化亜鉛、酸化チタン、窒化ケイ素、窒化ホウ素、窒化アルミ、炭化ケイ素、ガラス繊維、ガラスフレーク、アルミナ繊維、炭素繊維、マイカ、黒鉛、カーボンブラック、フェライト、グラファイト、ケイソウ土、白土、クレー、タルク、水酸化アルミニウム、水酸化マグネシウム、炭酸カルシウム、炭酸マンガン、炭酸マグネシウム、硫酸バリウム、チタン酸カリウム、ケイ酸カルシウム、無機バルーン、銀粉等を挙げることができる。これらは、単独で用いてもよく、2種類以上併用してもよい。また、無機充填材には、表面処理を施してもよい。表面処理としては、アルキル化処理、トリメチルシリル化処理、シリコーン処理、シランカップリング剤による処理等が挙げられるが、特に限定されるものではない。
本実施形態の樹脂組成物は、無機充填剤(D)を含む。無機充填剤(D)としては、石英、ヒュームドシリカ、沈降性シリカ、無水ケイ酸、溶融シリカ、結晶性シリカ、超微粉無定型シリカ等のシリカフィラー、アルミナ、ジルコン、酸化鉄、酸化亜鉛、酸化チタン、窒化ケイ素、窒化ホウ素、窒化アルミ、炭化ケイ素、ガラス繊維、ガラスフレーク、アルミナ繊維、炭素繊維、マイカ、黒鉛、カーボンブラック、フェライト、グラファイト、ケイソウ土、白土、クレー、タルク、水酸化アルミニウム、水酸化マグネシウム、炭酸カルシウム、炭酸マンガン、炭酸マグネシウム、硫酸バリウム、チタン酸カリウム、ケイ酸カルシウム、無機バルーン、銀粉等を挙げることができる。これらは、単独で用いてもよく、2種類以上併用してもよい。また、無機充填材には、表面処理を施してもよい。表面処理としては、アルキル化処理、トリメチルシリル化処理、シリコーン処理、シランカップリング剤による処理等が挙げられるが、特に限定されるものではない。
無機充填材(D)を用いることにより、得られる樹脂組成物の粘度を適切な範囲に調整することができるとともに、樹脂組成物の硬化物の、強度、硬度、弾性率、熱膨張率、熱伝導率、放熱性、電気的特性等の諸物性を改善することができる。
上記無機充填材(D)の中でも、シリカフィラーを用いることが好ましい。シリカフィラーとは、石英、ヒュームドシリカ、沈降性シリカ、無水ケイ酸、溶融シリカ、結晶性シリカ、超微粉無定型シリカなどのシリカ系フィラーをいう。
通常の樹脂組成物では、フィラーの添加量が増加すると、これを含む樹脂組成物の粘度上昇が顕著になる。粘度制御の観点から、形状は、繊維状、不定形のものよりも、球状のものが好ましい。ここで球状とは、真球状であってもよく、楕円状であってもよく、卵形などを含む略球状を意味し、具体的にはアスペクト比(長径と短径の比)が通常1.3以下であり、好ましくは1.2以下、より好ましくは1.1以下である。
さらに配合の観点から、フィラー表面に水酸基を有することが好ましい。水酸基を有することによりフィラー表面の極性を向上できるため、無機物と比べて極性の高い有機ポリマーを混合しやすくなる。
また、粒径分布の制御によりフィラーの添加量を増やすことも可能である。すなわち、粒径の異なるフィラーを混合することで、より高い充填率が得られる。
フィラーの平均粒子径は、(Particle Size Analyzer CILAS 1064)を用いて測定され、0.1μm以上が好ましく、1μm以上がより好ましい。また、100μm以下が好ましく、50μm以下がより好ましい。
通常の樹脂組成物では、フィラーの添加量が増加すると、これを含む樹脂組成物の粘度上昇が顕著になる。粘度制御の観点から、形状は、繊維状、不定形のものよりも、球状のものが好ましい。ここで球状とは、真球状であってもよく、楕円状であってもよく、卵形などを含む略球状を意味し、具体的にはアスペクト比(長径と短径の比)が通常1.3以下であり、好ましくは1.2以下、より好ましくは1.1以下である。
さらに配合の観点から、フィラー表面に水酸基を有することが好ましい。水酸基を有することによりフィラー表面の極性を向上できるため、無機物と比べて極性の高い有機ポリマーを混合しやすくなる。
また、粒径分布の制御によりフィラーの添加量を増やすことも可能である。すなわち、粒径の異なるフィラーを混合することで、より高い充填率が得られる。
フィラーの平均粒子径は、(Particle Size Analyzer CILAS 1064)を用いて測定され、0.1μm以上が好ましく、1μm以上がより好ましい。また、100μm以下が好ましく、50μm以下がより好ましい。
本実施形態の樹脂組成物中の無機充填材(D)の配合量は、樹脂組成物全体に対して、例えば、65質量%~85質量%である。無機充填材(D)の配合量の下限値は、樹脂組成物全体に対して、好ましくは、68質量%以上であり、より好ましくは、70質量%以上であり、さらにより好ましくは、75質量%以上である。無機充填材(D)の配合量の上限値は、樹脂組成物全体に対して、好ましくは、82質量%以下であり、より好ましくは、80質量%以下である。上記範囲内の量で無機充填材(D)を使用することにより、得られる樹脂組成物は、注型に適切な粘度を有し、よって注型作業性に優れるとともに、樹脂組成物の硬化物は、低い熱膨張性および高耐熱性を有する。これにより、樹脂組成物の硬化性向上させることができる。
(沈降防止剤(E))
本実施形態の樹脂組成物は、沈降防止剤(E)を含む。沈降防止剤(E)を用いることにより、樹脂組成物中の無機充填材(D)の沈降を抑制することができる。用いられる沈降防止剤(E)としては、例えば、微粒子シリカ、アスベスト粉、針状マグネシウム、ポリヒドロキシカルボン酸エステル、合成ワックス、極微細沈降炭酸カルシウム、クレイ、タルク、有機ベントナイト、金属石けん類、植物系重合油,酸化ポリエチレン系界面活性剤等が挙げられる。
本実施形態の樹脂組成物は、沈降防止剤(E)を含む。沈降防止剤(E)を用いることにより、樹脂組成物中の無機充填材(D)の沈降を抑制することができる。用いられる沈降防止剤(E)としては、例えば、微粒子シリカ、アスベスト粉、針状マグネシウム、ポリヒドロキシカルボン酸エステル、合成ワックス、極微細沈降炭酸カルシウム、クレイ、タルク、有機ベントナイト、金属石けん類、植物系重合油,酸化ポリエチレン系界面活性剤等が挙げられる。
本実施形態の樹脂組成物中の沈降防止剤(E)の配合量は、樹脂組成物全体に対して、例えば、0.01質量%~1.00質量%である。沈降防止剤(E)の配合量の下限値は、樹脂組成物全体に対して、好ましくは、0.05質量%以上であり、より好ましくは、0.10質量%以上である。沈降防止剤(E)の配合量の上限値は、樹脂組成物全体に対して、好ましくは、0.80質量%以下であり、より好ましくは、0.50質量%以下である。上記範囲内の量で沈降防止剤(E)を使用することにより、得られる樹脂組成物は、保管時及び硬化時のフィラー沈降が抑制され、かつ注型作業性に適切な粘度、流動性を維持することができる。
(コアシェル型ゴム粒子)
本実施形態の樹脂組成物は、コアシェル型ゴム粒子を含んでもよい。コアシェル型ゴム粒子を使用することにより、液状樹脂組成物の大幅な粘度増加を伴うことなく、その硬化物の曲げ弾性率を低減させることができる。よって、良好な作業性を有するとともに、高強度かつ低弾性率を有する硬化物を形成可能な樹脂組成物を得ることができる。
本実施形態の樹脂組成物は、コアシェル型ゴム粒子を含んでもよい。コアシェル型ゴム粒子を使用することにより、液状樹脂組成物の大幅な粘度増加を伴うことなく、その硬化物の曲げ弾性率を低減させることができる。よって、良好な作業性を有するとともに、高強度かつ低弾性率を有する硬化物を形成可能な樹脂組成物を得ることができる。
コアシェル型ゴム粒子とは、架橋されたゴム状ポリマーを主成分とする粒子状コア成分の表面に、前記コア成分とは異なるポリマーをグラフト重合することで粒子状コア成分表面の一部または全部をシェル成分で被覆したゴム粒子をいう。
前記コア成分としては、例えば、架橋ゴム粒子が挙げられる。架橋ゴム粒子としては、ジエン系ゴム、アクリル系ゴム、およびポリシロキサン系ゴムが挙げられる。より具体的には、ブタジエンゴム、アクリルゴム、シリコーンゴム、ブチルゴム、ニトリルゴム、スチレンゴム、合成天然ゴム、エチレンプロピレンゴム等が挙げられる。
シェル成分としては、例えば、ジエン系ゴム、アクリル系ゴム、およびポリシロキサン系ゴムが挙げられる。好ましくは、アクリル酸エステル、メタクリル酸エステル及び芳香族ビニル化合物からなる群より選ばれ1種または複数種のモノマーから重合された重合体等が挙げられる。なお、シェル成分は、コア成分にグラフト重合されており、コア成分を構成するポリマーと化学結合していることが好ましい。なお、コア成分として、スチレンとブタジエンの重合体から構成される架橋ゴム状ポリマーを使用する場合、シェル成分としては、メタクリル酸エステルであるメタクリル酸メチルと芳香族ビニル化合物であるスチレンの重合体を用いることが好ましい。
コアシェル型ゴム粒子の市販品としては、例えば、ブタジエン・メタクリル酸アルキル・スチレン共重合物からなる"パラロイド(登録商標)"EXL-2655(呉羽化学工業株式会社製)、アクリル酸エステル・メタクリル酸エステル共重合体からなる"スタフィロイド(登録商標)"AC-3355、TR-2122(武田薬品工業株式会社製)、アクリル酸ブチル・メタクリル酸メチル共重合物からなる"PARALOID(登録商標)"EXL-2611、EXL-3387(Rohm&Haas社製)、"カネエース(登録商標)"MXシリーズ(株式会社カネカ製)等が挙げられる。
コアシェル型ゴム粒子は、エポキシ樹脂に予め分散されたマスターバッチ型のエポキシ樹脂としても入手することができ、このようなコアシェル型ゴム粒子分散エポキシ樹脂としては、「カネエース(登録商標)」(カネカ社製)、および「アクリセット(登録商標)BPシリーズ」(日本触媒社製)等が挙げられる。
このようなマスターバッチ型のコアシェル型ゴム粒子分散エポキシ樹脂を用いることにより、得られる樹脂組成物中におけるコアシェル型ゴム粒子の分散状態を良好にすることができる。
コアシェル型ゴム粒子分散エポキシ樹脂の市販品としては、カネカ社製のカネエースのMXシリーズである、MX-113、MX-120、MX-125、MX-128、MX-130、MX-135、MX-136、MX-156、MX-153、MX-257、MX-150、MX-154、MX-960、MX-170、MX-267、MX-965、MX-217、MX-416、MX-451、MX-553、MX-710、MX-714等を用いることができる。
このようなマスターバッチ型のコアシェル型ゴム粒子分散エポキシ樹脂を用いることにより、得られる樹脂組成物中におけるコアシェル型ゴム粒子の分散状態を良好にすることができる。
コアシェル型ゴム粒子分散エポキシ樹脂の市販品としては、カネカ社製のカネエースのMXシリーズである、MX-113、MX-120、MX-125、MX-128、MX-130、MX-135、MX-136、MX-156、MX-153、MX-257、MX-150、MX-154、MX-960、MX-170、MX-267、MX-965、MX-217、MX-416、MX-451、MX-553、MX-710、MX-714等を用いることができる。
コアシェル型ゴム粒子の含有量は、高強度かつ低弾性率を有する硬化物を形成可能な樹脂組成物が得られることから、樹脂組成物の固形分全体に対して、0.1~10質量%であることが好ましく、0.5~5質量%であることがより好ましい。
また、コアシェル型ゴム粒子の一次粒子の平均粒径は、高強度かつ低弾性率を有する硬化物を形成可能な樹脂組成物が得られることから、50~500nmの範囲が好ましく、50~300nmの範囲がより好ましい。
本実施形態の樹脂組成物は、難燃剤を含んでもよい。難燃剤を用いることにより、高い難燃性を有するこうか物を形成可能な樹脂組成物を得ることができる。本実施形態の樹脂組成物に用いることができる難燃剤としては、例えば、水酸化アルミニウム、水酸化マグネシウム、硼酸亜鉛、モリブデン酸亜鉛、三酸化アンチモン、五酸化アンチモン、ホスファゼン、臭素化エポキシ樹脂、臭素化ポリカーボネート等が挙げられる。難燃剤は、1種を単独で用いてもよいし、2種以上を組み合わせて用いてもよい。
難燃剤を用いる場合、その量は、樹脂組成物全体に対して、例えば、1~50質量%であり、好ましくは、5~30質量%である。上記範囲の量で難燃剤を用いることにより、得られる液状樹脂組成物の注型作業性に適切な粘度、流動性を維持しつつ、得られる硬化物の難燃性を向上することができる。
(カップリング剤)
本実施形態の樹脂組成物は、カップリング剤を含んでもよい。カップリング剤を用いることにより、エポキシ樹脂(A)と無機充填材(D)との相溶性を向上させることができる。
用いることができるカップリング剤としては、例えば、エポキシシラン、アミノシラン、ウレイドシラン、メルカプトシラン等シランカップリング剤が挙げられる。
本実施形態の樹脂組成物は、カップリング剤を含んでもよい。カップリング剤を用いることにより、エポキシ樹脂(A)と無機充填材(D)との相溶性を向上させることができる。
用いることができるカップリング剤としては、例えば、エポキシシラン、アミノシラン、ウレイドシラン、メルカプトシラン等シランカップリング剤が挙げられる。
上記エポキシシランとしては、例えば、γ-グリシドキシプロピルトリエトキシシラン、γ-グリシドキシプロピルトリメトキシシラン、γ-グリシドキシプロピルメチルジメトキシシラン、β-(3,4エポキシシクロヘキシル)エチルトリメトキシシラン等が挙げられる。また、アミノシランとしては、例えば、γ-アミノプロピルトリエトキシシラン、γ-アミノプロピルトリメトキシシラン、N-β(アミノエチル)γ-アミノプロピルトリメトキシシラン、N-β(アミノエチル)γ-アミノプロピルメチルジメトキシシラン、N-フェニル-γ-アミノプロピルトリエトキシシラン、N-フェニル-γ-アミノプロピルトリメトキシシラン、N-β(アミノエチル)γ-アミノプロピルトリエトキシシラン、N-(6-アミノヘキシル)3-アミノプロピルトリメトキシシラン、N-(3-(トリメトキシシリルプロピル)-1,3-ベンゼンジメタナン等が挙げられる。また、ウレイドシランとしては、例えば、γ-ウレイドプロピルトリエトキシシラン、ヘキサメチルジシラザン等が挙げられる。これらを単独で用いても2種以上を組み合わせて用いてもよい。
カップリング剤の含有量の下限値としては、樹脂組成物全体に対して、例えば、0.05質量%以上であり、好ましくは、0.02質量%以上であり、より好ましくは0.05質量%以上である。カップリング剤の含有量の上限値としては、樹脂組成物全体に対して、例えば、1質量%以下であり、好ましくは、0.8質量%以下であり、より好ましくは0.6質量%以下である。これにより、エポキシ樹脂(A)と無機充填材(D)との界面強度の低下を抑制することができ、よって得られる樹脂組成物は、優れた耐久性を有する。
(その他の添加剤)
本実施形態の樹脂組成物は、必要に応じて、カーボンブラックなどの着色剤、シリコーン消泡剤等の消泡剤等を含んでもよい。
本実施形態の樹脂組成物は、必要に応じて、カーボンブラックなどの着色剤、シリコーン消泡剤等の消泡剤等を含んでもよい。
(液状樹脂組成物の製造方法)
本実施形態の液状樹脂組成物の製造方法について詳細に説明する。
本実施形態の樹脂組成物は、常法により上述した各成分、すなわちエポキシ樹脂(A)、酸無水物(B)、硬化促進剤(C)、無機充填材(D)、沈降防止剤(E)、およびその他の成分を加えて、十分に混合、撹拌して製造することができる。
本実施形態の液状樹脂組成物の製造方法について詳細に説明する。
本実施形態の樹脂組成物は、常法により上述した各成分、すなわちエポキシ樹脂(A)、酸無水物(B)、硬化促進剤(C)、無機充填材(D)、沈降防止剤(E)、およびその他の成分を加えて、十分に混合、撹拌して製造することができる。
一実施形態において、本発明の樹脂組成物は、主剤成分と硬化剤成分とを混合及び/又は混練して得ることができる。より具体的には、例えば、主剤成分を、エポキシ樹脂(A)に、無機充填材(D)の一部、沈降防止剤(E)、及び必要に応じて配合される各種成分を混合して製造する。また、硬化剤成分を、硬化剤としての酸無水物(B)に、硬化促進剤(C)、無機充填材(D)の残余、沈降防止剤(E)および必要に応じて配合される各種成分を混合して製造する。次いで、主剤成分と硬化剤成分とを、ミキサーなどの混合機、またはニーダ、ロールなどの混練機を用いて、混合及び/又は混練することにより液状樹脂組成物を得ることができる。
(液状樹脂組成物の物性)
本実施形態の樹脂組成物は、注型作業が容易に行え、かつ熱硬化が進みにくい25℃において、液状であることを特徴とする。
上記成分を含む本実施形態の液状樹脂組成物の25℃における粘度は、75Pa・s以下であり、好ましくは、70Pa・s以下であり、より好ましくは、65Pa・s以下であり、さらにより好ましくは、60Pa・s以下であり、なおさらにより好ましくは、55Pa・s以下である。樹脂組成物の25℃における粘度の下限値は、特に限定されないが、例えば、5Pa・s以上である。上記範囲の粘度を有する液状樹脂組成物は、優れた注型作業性を有する。
本実施形態の樹脂組成物は、注型作業が容易に行え、かつ熱硬化が進みにくい25℃において、液状であることを特徴とする。
上記成分を含む本実施形態の液状樹脂組成物の25℃における粘度は、75Pa・s以下であり、好ましくは、70Pa・s以下であり、より好ましくは、65Pa・s以下であり、さらにより好ましくは、60Pa・s以下であり、なおさらにより好ましくは、55Pa・s以下である。樹脂組成物の25℃における粘度の下限値は、特に限定されないが、例えば、5Pa・s以上である。上記範囲の粘度を有する液状樹脂組成物は、優れた注型作業性を有する。
本実施形態の液状樹脂組成物は、以下の条件下で求められる流動距離が、好ましくは、20mm以上であり、より好ましくは、25mm以上であり、さらにより好ましくは、30mmであり、なおさらに好ましくは、35mm以上である。樹脂組成物の流動距離の上限値は、例えば、80mm以下である。このような範囲の流動距離を有する液状組成物は、優れた注型作業性を有する。
(条件)ガラスプレート上に、本実施形態の液状樹脂組成物0.05mlを、液状樹脂組成物の直径が1cm以下となるように塗布する。次いで、ガラスプレートを、傾斜角度45°で、60℃の温度下にて、3分間保持し、その間に液状樹脂組成物が流れた距離を、流動距離(mm)とする。
(条件)ガラスプレート上に、本実施形態の液状樹脂組成物0.05mlを、液状樹脂組成物の直径が1cm以下となるように塗布する。次いで、ガラスプレートを、傾斜角度45°で、60℃の温度下にて、3分間保持し、その間に液状樹脂組成物が流れた距離を、流動距離(mm)とする。
(樹脂組成物の硬化方法)
本実施形態の樹脂組成物を硬化させるために行う加熱の方法は、特に限定されるものではなく、例えば、熱風循環式加熱、赤外線加熱、高周波加熱等の従来公知の方法を採用することができる。熱処理条件は、樹脂組成物を所望の硬化状態にすることができればよく、特に制限はないが、例えば、100℃~200℃の温度が適用される。
本実施形態の樹脂組成物を硬化させるために行う加熱の方法は、特に限定されるものではなく、例えば、熱風循環式加熱、赤外線加熱、高周波加熱等の従来公知の方法を採用することができる。熱処理条件は、樹脂組成物を所望の硬化状態にすることができればよく、特に制限はないが、例えば、100℃~200℃の温度が適用される。
(樹脂組成物の硬化物の物性)
本実施形態の液状樹脂組成物の硬化物は、180℃以上、好ましくは、190℃以上、より好ましくは、200℃以上、さらにより好ましくは、205℃以上、特に好ましくは、210℃以上のガラス転移温度を有する。これにより、液状樹脂組成物の硬化物は、優れた耐熱性を有し、よって、パワーモジュールの封止材として好適に使用できる。本実施形態の樹脂組成物の硬化物のガラス転移温度の上限値は、例えば、250℃以下である。
本実施形態の液状樹脂組成物の硬化物は、180℃以上、好ましくは、190℃以上、より好ましくは、200℃以上、さらにより好ましくは、205℃以上、特に好ましくは、210℃以上のガラス転移温度を有する。これにより、液状樹脂組成物の硬化物は、優れた耐熱性を有し、よって、パワーモジュールの封止材として好適に使用できる。本実施形態の樹脂組成物の硬化物のガラス転移温度の上限値は、例えば、250℃以下である。
本実施形態の液状樹脂組成物の硬化物は、25ppm/K以下、好ましくは、20ppm/K以下、より好ましくは、15ppm/K以下の線膨張係数を有する。これにより、これにより、液状樹脂組成物の硬化物は、優れた耐クラック性を有する。本実施形態の液状樹脂組成物の硬化物の線膨張係数の下限値は、例えば、10ppm/K以上である。
本実施形態の液状樹脂組成物の硬化物の25℃における曲げ弾性率は、例えば、20GGPa以下であり、好ましくは、18GPa以下であり、より好ましくは、16GPa以下である。本実施形態の樹脂組成物の硬化物の25℃における曲げ弾性率の下限値は、例えば、10GPa以上である。
[パワーモジュール]
本実施形態の樹脂組成物の硬化物は、高温下で低い熱膨張率を有し、かつ高い耐熱性を有するため、パワーモジュールの封止材として好適に使用される。パワーモジュールとしては、例えば、整流、周波数変換、レギュレータ、インバータ等が挙げられる。本発明の樹脂組成物は、樹脂組成物としては流動性を有し、よって注型作業性が良好である。また本実施形態の樹脂組成物の硬化物は、低い線膨張率を有するため、幅広いサイズのパワーモジュールに好適に使用できる。家電機器、コンピュータなどのパワーモジュールに用いることもできるし、自動車、鉄道車両や変電所の制御用などの大型のパワーモジュールに用いることもできる。
本実施形態の樹脂組成物の硬化物は、高温下で低い熱膨張率を有し、かつ高い耐熱性を有するため、パワーモジュールの封止材として好適に使用される。パワーモジュールとしては、例えば、整流、周波数変換、レギュレータ、インバータ等が挙げられる。本発明の樹脂組成物は、樹脂組成物としては流動性を有し、よって注型作業性が良好である。また本実施形態の樹脂組成物の硬化物は、低い線膨張率を有するため、幅広いサイズのパワーモジュールに好適に使用できる。家電機器、コンピュータなどのパワーモジュールに用いることもできるし、自動車、鉄道車両や変電所の制御用などの大型のパワーモジュールに用いることもできる。
本実施形態のパワーモジュールは、回路層が形成されたパワーモジュール用基板に搭載されたパワー半導体素子に、これらの基板とパワー半導体素子を覆うように、上述の樹脂組成物を注型し、硬化させて得ることができる。注型時、及び/又は注型前後に樹脂組成物を真空脱泡することが好ましい。真空脱泡をすることで、樹脂組成物に含まれた空気等を除き、エポキシ樹脂組成物の硬化物中にボイドの少ない樹脂封止パワーモジュールを得ることができる。本実施形態のパワーモジュールは、上述の樹脂組成物の硬化物を封止材として備えることにより、優れた信頼性を備える。
以上、本発明の実施形態について述べたが、これらは本発明の例示であり、上記以外の様々な構成を採用することもできる。
以下、本発明を実施例および比較例により説明するが、本発明はこれらに限定されるものではない。
実施例及び比較例において用いた各原材料は以下のとおりである。

表1の「主剤」に示す成分を、表1に示す量で混合して、主剤(I)を得た。別個に、表1の「硬化剤」に示す成分を、表1に示す量で混合して、硬化剤(II)を得た。上記主剤(I)100質量部と硬化剤(II)100質量部とを混合して液状樹脂組成物を製造した。
<液状樹脂組成物の製造>
表1の「主剤」に示す成分を、表1に示す量で混合して、主剤(I)を得た。別個に、表1の「硬化剤」に示す成分を、表1に示す量で混合して、硬化剤(II)を得た。上記主剤(I)100質量部と硬化剤(II)100質量部とを混合して液状樹脂組成物を製造した。
<液状樹脂組成物の物性評価>
各実施例および比較例で得られた液状樹脂組成物について、以下の物性を測定した。結果を表1に示す。
(25℃における粘度)
液状樹脂組成物の粘度を、E型粘度計、ロータNo.4を用い、回転数10rpm、温度25℃、測定時間1分の条件で測定した。結果を表1に示す。
各実施例および比較例で得られた液状樹脂組成物について、以下の物性を測定した。結果を表1に示す。
(25℃における粘度)
液状樹脂組成物の粘度を、E型粘度計、ロータNo.4を用い、回転数10rpm、温度25℃、測定時間1分の条件で測定した。結果を表1に示す。
(流動性)
ガラスプレート上に、液状樹脂組成物0.05mlを、液状樹脂組成物の直径が1cm以下となるように塗布した。次いで、ガラスプレートを、傾斜角度45°で、60℃の温度下にて、3分間保持し、その間に液状樹脂組成物が流れた距離を流動距離(mm)として測定した。流動距離を表1に示す。
ガラスプレート上に、液状樹脂組成物0.05mlを、液状樹脂組成物の直径が1cm以下となるように塗布した。次いで、ガラスプレートを、傾斜角度45°で、60℃の温度下にて、3分間保持し、その間に液状樹脂組成物が流れた距離を流動距離(mm)として測定した。流動距離を表1に示す。
(保存性)
主剤(I)および硬化剤(II)の保存安定性を、以下の方法で評価した。
まず、主剤(I)を、120mLの蓋付きポリ容器に50~55mmの高さになるように投入して蓋をし、60℃×24hr後の底部に堆積したフィラー沈降(ハードケーキ)の高さを測定した。ハードケーキの高さが、0mmであれば「A」、0mmを超え3mm未満あれば「B」、3mm以上であれば「C」として、表1に示す。
硬化剤(II)についても、主剤(I)と同様にして、保存安定性を評価した。結果を表1に示す。
主剤(I)および硬化剤(II)の保存安定性を、以下の方法で評価した。
まず、主剤(I)を、120mLの蓋付きポリ容器に50~55mmの高さになるように投入して蓋をし、60℃×24hr後の底部に堆積したフィラー沈降(ハードケーキ)の高さを測定した。ハードケーキの高さが、0mmであれば「A」、0mmを超え3mm未満あれば「B」、3mm以上であれば「C」として、表1に示す。
硬化剤(II)についても、主剤(I)と同様にして、保存安定性を評価した。結果を表1に示す。
(注型作業性)
液状樹脂組成物の注型作業性について、以下の評価基準に基づいて評価した。
A:下記(要件1)~(要件3)のすべてを満たす。
B:下記(要件1)~(要件3)のうちいずれか2つを満たす。
C:下記(要件1)~(要件3)のうちいずれか1つを満たすか、またはいずれも満たさない。
要件1:上述の液状樹脂組成物の25℃における粘度が75Pa・s以下である。
要件2:上述の液状樹脂組成物の流動性評価における流動距離が30mm以上である。
要件3:上述の保存性評価の結果が、主剤(I)、硬化剤(II)ともに「A」である。
液状樹脂組成物の注型作業性について、以下の評価基準に基づいて評価した。
A:下記(要件1)~(要件3)のすべてを満たす。
B:下記(要件1)~(要件3)のうちいずれか2つを満たす。
C:下記(要件1)~(要件3)のうちいずれか1つを満たすか、またはいずれも満たさない。
要件1:上述の液状樹脂組成物の25℃における粘度が75Pa・s以下である。
要件2:上述の液状樹脂組成物の流動性評価における流動距離が30mm以上である。
要件3:上述の保存性評価の結果が、主剤(I)、硬化剤(II)ともに「A」である。
<樹脂硬化物の物性評価>
各実施例および比較例で得られた液状樹脂組成物を硬化して得られる硬化物について、以下の物性を測定した。
(ガラス転移温度)
液状樹脂組成物をアルミカップに注型し、160℃、1時間、次いで180℃、2時間で硬化させた。室温まで徐冷した後、10mm×5mm×5mmの寸法で切り出し、試験片を得た。これを熱機械分析装置(日立ハイテクサイエンス製、TMA7100)を用いて、測定温度範囲0℃~320℃、昇温速度10℃/分の条件下で測定をおこなった。そして、この測定結果から、ガラス転移温度(℃)を算出した。ガラス転移温度が高いほど、硬化物の耐熱性が優れることを示す。
各実施例および比較例で得られた液状樹脂組成物を硬化して得られる硬化物について、以下の物性を測定した。
(ガラス転移温度)
液状樹脂組成物をアルミカップに注型し、160℃、1時間、次いで180℃、2時間で硬化させた。室温まで徐冷した後、10mm×5mm×5mmの寸法で切り出し、試験片を得た。これを熱機械分析装置(日立ハイテクサイエンス製、TMA7100)を用いて、測定温度範囲0℃~320℃、昇温速度10℃/分の条件下で測定をおこなった。そして、この測定結果から、ガラス転移温度(℃)を算出した。ガラス転移温度が高いほど、硬化物の耐熱性が優れることを示す。
(線膨張係数)
各例で得られた樹脂組成物の硬化物を、熱機械分析装置(日立ハイテクサイエンス製、TMA7100)にセットし、温度範囲0℃~320℃、昇温速度10℃/分の条件下で測定を行った。測定データを解析し、50℃から70℃にわたる温度領域での、平均線膨張係数を求めた。平均線膨張係数の単位は[ppm/K]である。平均線膨張係数の値が小さいほど、硬化物が低膨張性であることを示す。
各例で得られた樹脂組成物の硬化物を、熱機械分析装置(日立ハイテクサイエンス製、TMA7100)にセットし、温度範囲0℃~320℃、昇温速度10℃/分の条件下で測定を行った。測定データを解析し、50℃から70℃にわたる温度領域での、平均線膨張係数を求めた。平均線膨張係数の単位は[ppm/K]である。平均線膨張係数の値が小さいほど、硬化物が低膨張性であることを示す。
(曲げ弾性率)
各例で得られた樹脂組成物を、孔(幅4mm、長さ100mm、高さ120mm)の空いた金型に樹脂組成物を流し込み、160℃、1時間、次いで180℃、2時間で硬化させた。室温まで徐冷した後、4mm×10mm×100mmの寸法で切り出し、JIS6911に準じて、25℃での曲げ弾性率を測定した。曲げ弾性率の値が小さいほど、硬化物が低弾性であることを示す。
各例で得られた樹脂組成物を、孔(幅4mm、長さ100mm、高さ120mm)の空いた金型に樹脂組成物を流し込み、160℃、1時間、次いで180℃、2時間で硬化させた。室温まで徐冷した後、4mm×10mm×100mmの寸法で切り出し、JIS6911に準じて、25℃での曲げ弾性率を測定した。曲げ弾性率の値が小さいほど、硬化物が低弾性であることを示す。
(難燃性)
実施例16~20で得られた樹脂組成物を、孔(幅1.5~6.0mm、長さ100mm、高さ140mm)の空いた金型に樹脂組成物を流し込み、160℃、1時間、次いで180℃、2時間で硬化させた。室温まで徐冷した後、1.5~6.0mm×12.5mm×125mmの寸法で切り出し、UL-94垂直試験による燃焼時間により評価した。最大燃焼時間10秒以下、かつ合計燃焼時間50秒以下を、「V-0」、最大燃焼時間30秒以下、かつ合計燃焼時間250秒以下を、「V-1」として、表1に示す。
実施例16~20で得られた樹脂組成物を、孔(幅1.5~6.0mm、長さ100mm、高さ140mm)の空いた金型に樹脂組成物を流し込み、160℃、1時間、次いで180℃、2時間で硬化させた。室温まで徐冷した後、1.5~6.0mm×12.5mm×125mmの寸法で切り出し、UL-94垂直試験による燃焼時間により評価した。最大燃焼時間10秒以下、かつ合計燃焼時間50秒以下を、「V-0」、最大燃焼時間30秒以下、かつ合計燃焼時間250秒以下を、「V-1」として、表1に示す。
実施例の樹脂組成物は、低粘度であり、よって注型作業性に優れていた。実施例の樹脂組成物の硬化物は、高いガラス転移温度を有するとともに、低熱膨張性であり、よって耐熱性および耐クラック性に優れる封止材として好適に使用できる材料であった。中でも特に、コアシェル型ゴム粒子を含む実施例12~15の樹脂組成物は、低粘度であるとともに、その硬化物は低弾性であった。また中でも、難燃剤を含む実施例16~20の樹脂組成物は、低粘度であり取り扱い性に優れるとともに、その硬化物は優れた難燃性を有していた。
この出願は、2022年6月2日に出願された日本出願特願2022-090311号および2023年2月6日に出願された日本出願特願2023-016277号を基礎とする優先権を主張し、その開示の全てをここに取り込む。
Claims (14)
- 回路層が形成されたパワーモジュール用基板と、前記パワーモジュール用基板の前記回路層上に搭載されたパワー半導体素子とを備えるパワーモジュールを注型法により封止するために用いる液状樹脂組成物であって、
当該液状樹脂組成物は、
(A)エポキシ樹脂、
(B)酸無水物、
(C)硬化促進剤、
(D)無機充填材、および
(E)沈降防止剤を含み、
前記エポキシ樹脂(A)は、脂環式エポキシ樹脂を含み、
当該液状樹脂組成物の25℃における粘度は、75Pa・s以下である、
液状樹脂組成物。 - 前記無機充填材(D)の含有量は、当該液状樹脂組成物の固形分全体に対して、65質量%以上85質量%以下である、請求項1に記載の液状樹脂組成物。
- コアシェル型ゴム粒子をさらに含む、請求項1または2に記載の液状樹脂組成物。
- 前記コアシェル型ゴム粒子の含有量は、当該液状樹脂組成物の固形分全体に対して、0.1質量%以上10質量%以下である、請求項3に記載の液状樹脂組成物。
- 難燃剤をさらに含む、請求項1~4のいずれかに記載の液状樹脂組成物。
- 以下の条件下で求められる流動距離が、20mm以上である、請求項1~5のいずれかに記載の液状樹脂組成物。
条件:ガラスプレート上に、当該液状樹脂組成物0.05mlを、当該液状樹脂組成物の直径が1cm以下となるように塗布する。次いで、前記ガラスプレートを、傾斜角度45°で、60℃の温度下にて、3分間保持し、その間に当該液状樹脂組成物が流れた距離を、流動距離(mm)とする。 - 前記エポキシ樹脂(A)に含まれる前記脂環式エポキシ樹脂の量は、前記エポキシ樹脂(A)全体に対して、75質量%以上である、請求項1~6のいずれかに記載の液状樹脂組成物。
- 前記エポキシ樹脂(A)は、液状ビスフェノールA型エポキシ樹脂または液状ビスフェノールF型エポキシ樹脂をさらに含む、請求項1~7のいずれかに記載の液状樹脂組成物。
- 前記エポキシ樹脂(A)に含まれる前記液状ビスフェノールA型エポキシ樹脂または前記液状ビスフェノールF型エポキシ樹脂の量は、前記エポキシ樹脂(A)全体に対して25質量%以下である、請求項8に記載の液状樹脂組成物。
- 前記酸無水物(B)は、メチル-5-ノルボルネン-2,3-ジカルボン酸無水物、メチルシクロヘキサン-1,2-ジカルボン酸無水物、およびメチルテトラヒドロ無水フタル酸から選択される少なくとも1つを含む、請求項1~9のいずれかに記載の液状樹脂組成物。
- 前記メチルテトラヒドロ無水フタル酸の25℃における粘度は、30mPa・s以上50mPa・sである、請求項10に記載の液状樹脂組成物。
- 前記硬化促進剤(C)は、ジアザビシクロウンデセンの有機酸塩を含む、請求項1に記載の液状樹脂組成物。
- 前記沈降抑制剤(E)は、ベントナイト、またはポリヒドロキシカルボン酸エステルを含む、請求項1~12のいずれかに記載の液状樹脂組成物。
- 回路層が形成されたパワーモジュール用基板と、前記パワーモジュール用基板の前記回路層上に搭載されたパワー半導体素子と、前記パワーモジュール用基板と前記パワー半導体素子とを覆う封止材と、を備える樹脂封止パワーモジュールであって、
前記封止材が、請求項1~13のいずれかに記載の液状樹脂組成物の硬化物からなる、樹脂封止パワーモジュール。
