Abstract
Description
図1~図12を参照して、本発明の第1実施形態による半導体ウエハの加工装置100の構成について説明する。なお、半導体ウエハの加工装置100は、請求の範囲の「ウエハ加工装置」の一例である。
図1に示すように、半導体ウエハの加工装置100は、ウエハリング構造体Wに設けられたウエハW1の加工を行う装置である。半導体ウエハの加工装置100は、ウエハW1に改質層を形成するとともに、ウエハW1を改質層に沿って分割して複数の半導体チップCh(図8参照)を形成するように構成されている。なお、ウエハリング構造体Wは、請求の範囲の「ウエハ構造体」の一例である。
図1、図4および図5に示すように、ダイシング装置1は、後述するカセット部202から供給されて複数の半導体チップChが形成されたウエハW1に対して複数の半導体チップChごとに分割するためのダイシングを行うように構成されている。ダイシング装置1は、ウエハW1に対して透過性を有する波長のレーザを分割ライン(ストリート)に沿って照射することにより、改質層を形成するように構成されている。改質層とは、レーザによりウエハW1の内部に形成された亀裂およびボイドなどを示す。このように、ウエハW1に改質層を形成する手法をダイシング加工という。
チャックテーブル部12は、吸着部12aと、クランプ部12bと、回動機構12cと、テーブル移動機構12dとを有している。吸着部12aは、ウエハリング構造体WをZ1方向側の上面に吸着するように構成されている。吸着部12aは、ウエハリング構造体Wのリング状部材W3のZ2方向側の下面を吸着するために吸引孔および吸引管路などが設けられたテーブルである。吸着部12aは、回動機構12cを介してテーブル移動機構12dに支持されている。クランプ部12bは、吸着部12aの上端部に設けられている。クランプ部12bは、吸着部12aにより吸着されたウエハリング構造体Wを押さえるように構成されている。クランプ部12bは、吸着部12aにより吸着されたウエハリング構造体Wのリング状部材W3をZ1方向側から押さえている。このように、ウエハリング構造体Wは、吸着部12aおよびクランプ部12bにより把持されている。
レーザ部13は、チャックテーブル部12に把持されたウエハリング構造体WのウエハW1にレーザ光を照射するように構成されている。レーザ部13は、チャックテーブル部12のZ1方向側に配置されている。レーザ部13は、レーザ照射部13aと、取付部材13bと、Z方向移動機構13cとを有している。レーザ照射部13aは、パルスレーザ光を照射するように構成されている。取付部材13bは、レーザ部13および撮像部14が取り付けられるフレームである。Z方向移動機構13cは、Z1方向またはZ2方向にレーザ部13を移動させるように構成されている。Z方向移動機構13cは、たとえば、リニアコンベアモジュール、または、ボールねじおよびエンコーダ付きモータを有する駆動部を有している。なお、レーザ照射部13aは、多光子吸収による改質層を形成できる限り、パルスレーザ光以外の、連続波レーザ光をレーザ光として発振するレーザ照射部であってもよい。
撮像部14は、チャックテーブル部12に把持されたウエハリング構造体WのウエハW1を撮像するように構成されている。撮像部14は、チャックテーブル部12のZ1方向側に配置されている。撮像部14は、高分解能カメラ14aと、広画角カメラ14bと、Z方向移動機構14cと、Z方向移動機構14dとを有している。
図1、図6および図7に示すように、エキスパンド装置2は、ウエハW1を分割して複数の半導体チップCh(図8参照)を形成するように構成されている。また、エキスパンド装置2は、複数の半導体チップCh同士の間に十分な隙間を形成するように構成されている。ここで、ウエハW1には、ダイシング装置1において、ウエハW1に対して透過性を有する波長のレーザが分割ライン(ストリート)に沿って照射されることにより、改質層が形成されている。エキスパンド装置2では、ダイシング装置1において予め形成された改質層に沿ってウエハW1を分割することにより、複数の半導体チップChが形成されている。
ベース201は、カセット部202およびリフトアップハンド部203が設置される基台である。ベース201は、平面視において、矩形形状を有している。
カセット部202は、複数のウエハリング構造体Wを収容可能に構成されている。第1実施形態では、ウエハリング構造体Wは、シート部材W2が上側で、ウエハW1が下側で、回路層W11が下側に配置されるようにカセット部202に収容されている。カセット部202は、ウエハカセット202aと、Z方向移動機構202bと、一対の載置部202cとを含んでいる。
リフトアップハンド部203は、カセット部202からウエハリング構造体Wを取出可能に構成されている。また、リフトアップハンド部203は、カセット部202にウエハリング構造体Wを収容可能に構成されている。
吸着ハンド部204は、ウエハリング構造体Wのリング状部材W3をZ1方向側から吸着するように構成されている。
図7および図8に示すように、ベース205は、エキスパンド部208、冷却ユニット207、紫外線照射部212およびスキージ部213が設置される基台である。ベース205は、平面視において、矩形形状を有している。なお、図8では、冷却ユニット207のZ1方向の位置に配置されたクランプ部214が点線で示されている。
冷気供給部206は、シート部材W2に対してエキスパンドを行う際、シート部材W2を冷却するように構成されている。冷気供給部206は、エキスパンド部208によりシート部材W2をエキスパンドさせる際、シート部材W2にZ1方向側から冷気を供給するように構成されている。
冷却ユニット207は、シート部材W2をZ2方向側から冷却するように構成されている。
エキスパンド部208は、ウエハリング構造体Wのシート部材W2をエキスパンドすることにより、分割ラインに沿ってウエハW1を分割するように構成されている。
ベース209は、冷気供給部206、拡張維持部材210およびヒートシュリンク部211が設置される基材である。
図7および図8に示すように、拡張維持部材210は、加熱リング211aによる加熱によってウエハW1付近のシート部材W2が収縮しないように、シート部材W2をZ1方向側から押さえるように構成されている。
ヒートシュリンク部211は、エキスパンド部208によりエキスパンドされたシート部材W2を、複数の半導体チップCh同士の間の隙間を保持した状態で、加熱により収縮させるように構成されている。
紫外線照射部212は、シート部材W2の粘着層の粘着力を低下させるために、シート部材W2に紫外線を照射するように構成されている。具体的には、紫外線照射部212は、紫外線用照明を有している。紫外線照射部212は、スキージ部213の後述する押圧部213aのZ1方向側の端部に配置されている。紫外線照射部212は、スキージ部213とともに移動しながら、シート部材W2に紫外線を照射するように構成されている。
スキージ部213は、シート部材W2をエキスパンドさせた後、ウエハW1をZ2方向側から局所的に押圧することにより、ウエハW1を改質層に沿ってさらに分割させるように構成されている。具体的には、スキージ部213は、押圧部213aと、Z方向移動機構213bと、X方向移動機構213cと、回動機構213dとを有している。
クランプ部214は、ウエハリング構造体Wのリング状部材W3を把持するように構成されている。具体的には、クランプ部214は、把持部214aと、Z方向移動機構214bと、Y方向移動機構214cとを有している。把持部214aは、リング状部材W3をZ2方向側から支持するとともに、リング状部材W3をZ1方向側から押さえる。このように、リング状部材W3は、把持部214aにより把持される。把持部214aは、Z方向移動機構214bに取り付けられている。
図9に示すように、半導体ウエハの加工装置100は、第1制御部101と、第2制御部102と、第3制御部103と、第4制御部104と、第5制御部105と、第6制御部106と、第7制御部107と、第8制御部108と、エキスパンド制御演算部109と、ハンドリング制御演算部110と、ダイシング制御演算部111とを備えている。
図10および図11を参照して、半導体ウエハの加工装置100の全体的な動作について以下に説明する。
ここで、第1実施形態では、図1、図6および図8に示すように、吸着ハンド部204は、ウエハリング構造体Wの姿勢を反転させる反転機構204dを含んでいる。
第1実施形態では、以下のような効果を得ることができる。
図13~図18を参照して、第2実施形態による半導体ウエハの加工装置300の構成について説明する。第2実施形態では、第1実施形態とは異なり、スキージ部3213が、エキスパンドリング3281の外側に配置されている。なお、第2実施形態では、第1実施形態と同じ構成については、詳細な説明を省略する。なお、半導体ウエハの加工装置300は、請求の範囲の「ウエハ加工装置」の一例である。
図13および図14に示すように、半導体ウエハの加工装置300は、ウエハリング構造体Wに設けられたウエハW1の加工を行う装置である。
ダイシング装置1は、ウエハW1に対して透過性を有する波長のレーザを分割ライン(ストリート)に沿って照射することにより、改質層を形成するように構成されている。
図14および図15に示すように、エキスパンド装置302は、ウエハW1を分割して複数の半導体チップChを形成するように構成されている。
エキスパンド部3208は、ウエハリング構造体Wのシート部材W2をエキスパンドすることにより、分割ラインに沿ってウエハW1を分割するように構成されている。
スキージ部3213は、シート部材W2をエキスパンドさせた後、ウエハW1をZ2方向側から押圧することにより、ウエハW1を改質層に沿ってさらに分割させるように構成されている。具体的には、スキージ部3213は、押圧部3213aと、X方向移動機構3213bと、Z方向移動機構3213cと、回動機構3213dとを有している。

図19に示すように、半導体ウエハの加工装置400は、ウエハ構造体Waに設けられたウエハW1の加工を行う装置である。
ダイシング装置1は、ウエハW1に対して透過性を有する波長のレーザを分割ライン(ストリート)に沿って照射することにより、改質層を形成するように構成されている。
図19および図21に示すように、ウエハ供給装置403は、ウエハW1(ウエハ構造体Wa)を供給するように構成されている。
ベース201は、カセット部202およびリフトアップハンド部503が設置される基台である。
カセット部202は、複数のウエハ構造体Waを収容可能に構成されている。第3実施形態では、ウエハ構造体Waは、シート部材W2が上側で、ウエハW1が下側で、回路層W11が上側に配置されるようにカセット部202に収容されている。また、ウエハ構造体Waは、下側に向かってたわむようにカセット部202に収容されている。カセット部202は、ウエハカセット202aと、Z方向移動機構202bと、一対の載置部202cとを含んでいる。
リフトアップハンド部503は、カセット部202からウエハ構造体Waを取出可能に構成されている。また、リフトアップハンド部503は、カセット部202にウエハ構造体Waを収容可能に構成されている。
吸着ハンド部505は、ウエハ構造体Waのシート部材W2aをZ1方向側から吸着するように構成されている。
仮置き部506は、ダイシング装置1に供給する前のウエハ構造体Waを仮置きするための台である。仮置き部506は、カセット部202とダイシング装置1との間に設けられている。仮置き部506には、次にダイシングが行われる(改質層が形成される)ウエハ構造体Waが配置される。また、仮置き部506は、上面に吸着面506aを有している。吸着面506aは、負圧を発生させることにより、ウエハ構造体Waを吸着して支持するように構成されている。吸着面506aには、ウエハ構造体Waを負圧により吸着するために吸引孔などが設けられている。吸着面506aは、平面視においてウエハ構造体Wa以上の直径の円状であり、ウエハ構造体Waの略全体を吸着可能に構成されている。
撮像部507は、仮置き部506に配置されたウエハ構造体WaのウエハW1を撮像するカメラである。撮像部507によるウエハ構造体WaのウエハW1の撮像結果に基づいて、ウエハW1のXおよびY方向のずれや、X-Y平面内の回転ずれを取得可能である。また、ウエハW1のXおよびY方向のずれや、X-Y平面内の回転ずれに基づいて、ウエハ構造体Waをチャックテーブル部12に移載した後、チャックテーブル部12におけるウエハ構造体WaのウエハW1の位置を補正可能である。
図23および24を参照して、ウエハ構造体Waの反転について説明する。
第3実施形態では、以下のような効果を得ることができる。
図26~図27を参照して、第4実施形態による半導体ウエハの加工装置600の構成について説明する。第4実施形態では、上記第1~第3実施形態とは異なり、リフトアップハンド部703に反転機構703dが設けられている。なお、第4実施形態では、上記第1、第2または第3実施形態と同じ構成については、詳細な説明を省略する。また、半導体ウエハの加工装置600は、請求の範囲の「ウエハ加工装置」の一例である。また、リフトアップハンド部703は、請求の範囲の「ウエハ搬送部」および「取出搬送部」の一例である。
図26および図27に示すように、半導体ウエハの加工装置600は、ウエハリング構造体Wに設けられたウエハW1の加工を行う装置である。
ダイシング装置601は、ウエハW1に対して透過性を有する波長のレーザを分割ライン(ストリート)に沿って照射することにより、改質層を形成するように構成されている。
ウエハ供給装置603は、ウエハW1(ウエハリング構造体W)を供給するように構成されている。
リフトアップハンド部703は、カセット部202からウエハリング構造体Wを取り出し、取り出したウエハリング構造体Wを搬送可能に構成されている。また、リフトアップハンド部703は、カセット部202にウエハリング構造体Wを収容可能に構成されている。リフトアップハンド部703は、カセット部202とダイシング装置601との間で、ウエハリング構造体Wを搬送するように構成されている。
図28を参照して、ウエハリング構造体Wの反転について説明する。
第4実施形態では、以下のような効果を得ることができる。
図29および図30を参照して、第4実施形態の変形例を説明する。この変形例では、リフトアップハンド703cが反転機構703dによりY方向に延びる回転軸線Ax周りに回転される上記第4実施形態と異なり、リフトアップハンド703cが反転機構703dによりX方向に延びる回転軸線Ax周りに回転される例を説明する。
図31~図34を参照して、第5実施形態による半導体ウエハの加工装置800の構成について説明する。第5実施形態では、上記第1~第4実施形態とは異なり、コンベア部803aに反転機構803cが設けられている。なお、第5実施形態では、上記第1、第2、第3または第4実施形態と同じ構成については、詳細な説明を省略する。また、半導体ウエハの加工装置800は、請求の範囲の「ウエハ加工装置」の一例である。
図31に示すように、半導体ウエハの加工装置800は、ウエハリング構造体Wに設けられたウエハW1の加工を行う装置である。
ダイシング部801は、ウエハW1に対して透過性を有する波長のレーザを分割ライン(ストリート)に沿って照射することにより、改質層を形成するように構成されている。具体的には、ダイシング部801は、チャックテーブル部12と、レーザ部13と、撮像部14とを含んでいる。
カセット部202は、ウエハW1を囲むリング状部材W3が設けられているウエハリング構造体Wを複数収容可能に構成されている。第5実施形態では、ウエハリング構造体Wは、シート部材W2が下側で、ウエハW1が上側で、回路層W11が上側に配置されるようにカセット部202に収容されている。カセット部202は、ウエハカセット202aと、Z方向移動機構202bと、一対の載置部202cとを含んでいる。
ウエハ搬送部803は、カセット部202と、ダイシング部801との間でウエハリング構造体Wを搬送するように構成されている。具体的には、ウエハ搬送部803は、カセット部202からウエハリング構造体Wを取り出すとともに、取り出したウエハリング構造体Wを搬送するコンベア部803aと、コンベア部803aにより搬送されたウエハリング構造体Wをダイシング部801のチャックテーブル部12に移載する吸着ハンド部803bとを含んでいる。
図31~図34を参照して、第5実施形態による半導体ウエハの加工装置800の動作について説明する。
第5実施形態では、以下のような効果を得ることができる。

- 複数の半導体チップが形成されたウエハと、前記ウエハが貼り付けられたシート部材とを含むウエハ構造体を収容するウエハ収容部と、
前記ウエハ収容部から供給された前記ウエハ構造体の前記ウエハに対して前記半導体チップごとに分割するためのダイシングを行うダイシング部と、
前記ウエハ収容部と、前記ダイシング部との間で前記ウエハ構造体を搬送するウエハ搬送部と、を備え、
前記ウエハ搬送部は、前記ウエハ構造体の姿勢を反転させる反転機構を含む、ウエハ加工装置。 - 前記ウエハ搬送部は、前記ウエハ構造体を吸着する吸着部をさらに含み、
前記反転機構は、前記ウエハ構造体を吸着した前記吸着部を、水平方向に延びる回転軸線周りに回転させることにより、前記ウエハ構造体の姿勢を反転させるように構成されている、請求項1に記載のウエハ加工装置。 - 前記ウエハ収容部には、前記ウエハを囲むリング状部材が設けられていない前記ウエハ構造体が収容されており、
前記ウエハ搬送部は、前記反転機構により前記ウエハ構造体を反転させて、前記ウエハ構造体を前記ダイシング部に供給するように構成されている、請求項1に記載のウエハ加工装置。 - 前記ウエハ収容部と前記ダイシング部との間に設けられ、前記ウエハ構造体を配置可能な仮置き部をさらに備え、
前記ウエハ搬送部は、前記反転機構により前記ウエハ構造体を反転させて、前記ダイシング部に供給する前に、前記ウエハ構造体を前記仮置き部に配置するように構成されている、請求項3に記載のウエハ加工装置。 - 前記ダイシング部によりダイシングが行われた前記ウエハが貼り付けられた前記シート部材に対してエキスパンドを行うエキスパンド部をさらに備え、
前記ウエハ搬送部は、前記ダイシング部と、前記エキスパンド部との間で前記ウエハ構造体を搬送するように構成されており、
前記ウエハ収容部には、前記ウエハを囲むリング状部材が設けられている前記ウエハ構造体が収容されており、
前記ウエハ搬送部は、前記反転機構により前記ウエハ構造体を反転させずに、前記ウエハ構造体を前記ダイシング部に供給し、前記反転機構により前記ウエハ構造体を反転させて、前記エキスパンド部に供給するように構成されている、請求項1に記載のウエハ加工装置。 - 前記エキスパンド部は、前記シート部材に対してエキスパンドを行う際、前記シート部材を冷却する冷却部を含み、
前記ウエハ搬送部は、前記反転機構により前記ウエハ構造体を反転させて、前記冷却部に受け渡すように構成されている、請求項5に記載のウエハ加工装置。 - 前記ウエハ収容部には、前記ウエハを囲むリング状部材が設けられている前記ウエハ構造体が収容されており、
前記ウエハ搬送部は、前記反転機構により前記ウエハ構造体を反転させて、前記ウエハ構造体を前記ダイシング部に供給するように構成されている、請求項1に記載のウエハ加工装置。 - 前記ウエハ搬送部は、前記ウエハ収容部から前記ウエハ構造体を取り出す取出部と、取り出した前記ウエハ構造体を搬送する搬送機構部と、を含み、
前記反転機構は、前記搬送機構部に設けられている、請求項1に記載のウエハ加工装置。 - 前記ウエハ搬送部は、前記ウエハ収容部から前記ウエハ構造体を取り出し、取り出した前記ウエハ構造体を搬送する取出搬送部を含み、
前記反転機構は、前記取出搬送部に設けられている、請求項1に記載のウエハ加工装置。 - 前記ウエハ搬送部は、前記ウエハ収容部から前記ウエハ構造体を取り出すとともに、取り出した前記ウエハ構造体を搬送するコンベア部を含み、
前記反転機構は、前記コンベア部の一部として設けられている、請求項1に記載のウエハ加工装置。 - 前記コンベア部は、前記ウエハ収容部から取り出された前記ウエハ構造体を下方から支持するレール部を有し、
前記反転機構は、前記レール部の一部として設けられている、請求項10に記載のウエハ加工装置。 - 前記レール部は、所定の間隔を隔てて一対設けられており、
前記反転機構は、前記一対のレール部の一方の一部として設けられており、
前記一対のレール部の他方は、前記反転機構により前記ウエハ構造体の姿勢を反転させる際に、退避するように構成されている、請求項11に記載のウエハ加工装置。 - 前記一対のレール部の他方は、前記レール部の延びる方向に沿って延びる回転軸線周りに回転することにより、前記ウエハ構造体を下方から支持する初期位置と、前記ウエハ構造体から離間した退避位置との間で移動するように構成されている、請求項12に記載のウエハ加工装置。
- 前記反転機構は、前記レール部の一部として設けられ、前記ウエハ構造体を保持する保持部を有し、前記保持部により前記ウエハ構造体を保持した状態で、前記保持部を回転させることにより、前記ウエハ構造体の姿勢を反転させるように構成されている、請求項11に記載のウエハ加工装置。
- 前記ウエハ収容部には、前記ウエハを囲むリング状部材が設けられている前記ウエハ構造体が収容されており、
前記反転機構は、前記一対のレール部の一方の一部として設けられ、前記ウエハ構造体の前記リング状部材の端部を上下方向にクランプするクランプ部を有し、前記クランプ部により前記ウエハ構造体の前記リング状部材の端部をクランプした状態で、前記クランプ部を回転させることにより、前記ウエハ構造体の姿勢を反転させるように構成されている、請求項12に記載のウエハ加工装置。 - 前記反転機構により前記ウエハ構造体の姿勢を反転させる設定と、前記反転機構により前記ウエハ構造体の姿勢を反転させない設定とを、前記ウエハに対するレーザ加工に関する情報に基づいて、切り替え可能である、請求項10に記載のウエハ加工装置。
- 複数の半導体チップが形成されたウエハと、前記ウエハが貼り付けられたシート部材とを含むウエハ構造体を収容するウエハ収容部から供給された前記ウエハ構造体の前記ウエハに対して前記半導体チップごとに分割するためのダイシングをダイシング部により行う工程と、
前記ウエハ収容部と、前記ダイシング部との間で前記ウエハ構造体をウエハ搬送部により搬送する工程と、を備え、
前記ウエハ搬送部は、前記ウエハ構造体の姿勢を反転させる反転機構を含む、半導体チップの製造方法。 - 複数の半導体チップが形成されたウエハと、前記ウエハが貼り付けられたシート部材とを含むウエハ構造体を収容するウエハ収容部と、前記ウエハ収容部から供給された前記ウエハ構造体の前記ウエハに対して前記半導体チップごとに分割するためのダイシングを行うダイシング部と、前記ウエハ収容部と、前記ダイシング部との間で前記ウエハ構造体を搬送するウエハ搬送部と、を備え、前記ウエハ搬送部は、前記ウエハ構造体の姿勢を反転させる反転機構を含むウエハ加工装置により製造される、半導体チップ。
