本開示の課題は、ポットライフに優れるペースト組成物を提供することである。ペースト組成物は、表面をアルキルアミンで被覆した被覆銀粒子(A)と、銀化合物(B)と、溶媒(C)と、アミン(D)とを含有する。被覆銀粒子(A)の割合が、80質量%以上92質量%以下である。
Description
本開示は、ペースト組成物及び複合体に関し、詳しくは、被覆銀粒子と銀化合物と溶媒とアミンとを含有するペースト組成物、及びこのペースト組成物を用いて作製される複合体に関する。
基板に半導体チップを実装する場合、半導体チップと基板との間に金属粉ペーストを介在させた状態で、金属粉ペーストを焼結させることで、接合層を作成し、この接合層によって半導体チップを基板に固定する、一般にダイボンディングと呼ばれる技術が行われている。
ダイボンディングに用いる銀ペーストに含有される銀粒子には、銀粒子同士の凝集や低温での焼結を抑制するため、表面を有機化合物の修飾基で被覆したものを用いることが一般的である。特許文献1には、10μmより小さい平均最大直径を有する粒状物であって、前記粒状物を形成する粒子の少なくともいくつかが少なくとも部分的にキャッピング剤で被覆された金属を含む粒状物を含む焼結粉末が開示されている。
このようなダイボンディング用途のペースト組成物には、ポットライフに優れ、長期間保存ができることが要求される。しかし、特許文献1では、ポットライフについては検討されていない。
本開示の主な課題は、ポットライフに優れるペースト組成物、及びこのペースト組成物を用いて作製される複合体を提供することである。
本開示の一態様に係るペースト組成物は、表面をアルキルアミンで被覆した被覆銀粒子(A)と、銀化合物(B)と、溶媒(C)と、アミン(D)とを含有する。前記被覆銀粒子(A)の割合が、80質量%以上92質量%以下である。
本開示の一態様に係る複合体は、基材と、被接合体と、前記基材と前記被接合体との間に介在する接合層とを備える。前記接合層が前記ペースト組成物の焼結体を含む。
1.概要
本実施形態に係るペースト組成物(以下、ペースト組成物(X)ともいう)は、表面をアルキルアミンで被覆した被覆銀粒子(A)と、銀化合物(B)と、溶媒(C)と、アミン(D)とを含有する。

発明者らは、前述した課題を解決すべく、鋭意検討を重ねた結果、銀粒子と銀化合物と溶媒とアミンとを含有するペースト組成物(X)において、銀粒子として、アルキルアミンで表面を被覆した被覆銀粒子を用いることにより、高い接合強度を維持しつつ、ポットライフを向上させることができることを見出し、本開示を完成させた。
ペースト組成物(X)が前記構成を備えることで、ポットライフを向上できる理由については、必ずしも明確ではないが、例えば、アミンを含有するペースト組成物(X)において、同じ官能基であるアミノ基を有する化合物を銀粒子の表面被覆剤に用いることで、銀粒子表面の状態変化を抑制することができ、それにより、被覆銀粒子(A)を主成分とするペースト組成物(X)のペースト性状の安定化を図ることができたこと等が考えられる。
また、本実施形態のペースト組成物(X)によれば、高い接合強度を維持すること、すなわち、焼結後の接合強度を高い状態で維持することができる。また、ペースト組成物(X)は、印刷性にも優れている。
ペースト組成物(X)が前記構成を備えることで、焼結後の接合強度を高い状態で維持できる理由については、必ずしも明確ではないが、例えば以下のように推察することができる。銀粒子として、表面被覆剤としてアルキルアミンを用いた特定の被覆銀粒子(A)を使用することにより、銀粒子の割合を特定範囲まで高めることができる。また、溶媒(C)と共にアミン(D)を含有させることにより、銀化合物(B)がアミン(D)により錯形成されると考えられ、銀化合物(B)が溶媒(C)に溶解して安定に存在できるようになる。この被覆銀粒子(A)の割合の向上と、銀化合物(B)のペースト組成物中での安定化とにより、銀化合物(B)が被覆銀粒子(A)の近傍に安定して存在することができるようになり、銀化合物(B)から生成するナノ銀(微粒子銀)が被覆銀粒子(A)の周囲に均一に発生し、被覆銀粒子(A)とナノ銀間の接点を充分に確保することが可能になる。結果として、焼結後の接合強度を高い状態で維持することができると考えられる。
このように、本開示によれば、ポットライフに優れるペースト組成物、及びこのペースト組成物を用いて作製される複合体を提供することができる。
2.詳細
<ペースト組成物>
本実施形態に係るペースト組成物(X)は、被覆銀粒子(A)と、銀化合物(B)と、溶媒(C)と、アミン(D)とを含有する。ペースト組成物(X)は、本実施形態の効果を損なわない範囲において、前記成分以外に、その他の成分(E)を含有していてもよい。
以下、各成分について説明する。
<ペースト組成物>
本実施形態に係るペースト組成物(X)は、被覆銀粒子(A)と、銀化合物(B)と、溶媒(C)と、アミン(D)とを含有する。ペースト組成物(X)は、本実施形態の効果を損なわない範囲において、前記成分以外に、その他の成分(E)を含有していてもよい。
以下、各成分について説明する。
[被覆銀粒子(A)]
被覆銀粒子(A)は、表面を表面被覆剤であるアルキルアミンで被覆した銀粒子である。「銀粒子」とは、銀を主成分とする金属粒子であり、金属粒子の少なくとも表層が銀で構成されているものである。「主成分」とは、被覆銀粒子(A)中、最も含有量が大きい成分をいい、含有量が通常50質量%以上、好ましくは70質量%以上である成分をいう。
被覆銀粒子(A)は、表面を表面被覆剤であるアルキルアミンで被覆した銀粒子である。「銀粒子」とは、銀を主成分とする金属粒子であり、金属粒子の少なくとも表層が銀で構成されているものである。「主成分」とは、被覆銀粒子(A)中、最も含有量が大きい成分をいい、含有量が通常50質量%以上、好ましくは70質量%以上である成分をいう。
被覆銀粒子(A)は、銀粒子の表面をアルキルアミンで被覆することにより得ることができる。「アルキルアミン」とは、アルキル基を有するアミンを意味する。アルキルアミンは、アルキル基を1個又は2個以上有していてもよい。アルキルアミンは、モノアミンでも、ジアミンでも、アミノアルコールでもよい。これらの中で、モノアミンが好ましい。アルキル基の炭素数は、3以上20以下であることが好ましい。炭素数が20超である場合、表面被覆のアルキルアミンの立体障害により被覆銀粒子(A)の焼結が阻害され、導電性及び接合強度の低下が引き起こされるおそれがある。アルキル基の炭素数は、6以上19以下であることがより好ましく、10以上18以下であることがさらに好ましく、12以上16以下であることが特に好ましい。アルキルアミンのアルキル基の炭素数を前記範囲とすることで、ペースト組成物(X)の焼結体の熱伝導性及び接合強度をより向上させることができる。
アルキルアミンのアルキル基としては、例えばプロピル基、ブチル基、ペンチル基、ヘキシル基、オクチル基、デシル基、ドデシル基、テトラデシル基、ヘキサデシル基、オクタデシル基、イコシル基等が挙げられる。
アルキルアミンとしては、例えばエチルアミン、ヘキシルアミン、ヘプチルアミン、オクチルアミン、2-エチルヘキシルアミン、ノニルアミン、デシルアミン、ドデシルアミン、テトラデシルアミン、ヘキサデシルアミン、オクタデシルアミン、イコシルアミン等が挙げられる。これらの中で、ドデシルアミンが好ましい。
被覆銀粒子(A)における表面被覆の量は、表面被覆される銀粒子100質量部に対して、0.5質量部以上5質量部以下であることが好ましい。銀粒子の表面被覆の量が0.5質量部未満であると分散性が悪くなる場合があり、5質量部を超えると焼結度が上がらない場合がある。表面被覆の量は、2.5質量部以下であることがより好ましく、1.5質量部以下であることがさらに好ましい。表面被覆の量は、窒素雰囲気下での熱重量示差熱分析装置での重量減少から測定できる。
被覆銀粒子(A)の平均粒径は、50nm以上500nm以下であることが好ましい。被覆銀粒子(A)の平均粒径が50nm未満である場合、表面積が増大して被覆銀粒子(A)の活性が上がることにより、室温でも焼結が進行し、銀ペーストを安定に保つことが難しくなる場合がある。被覆銀粒子(A)の平均粒子が500nmを超えると、被覆銀粒子(A)の表面積が小さくなり、焼結の進行が遅くなる場合がある。被覆銀粒子(A)の平均粒径は、SEM(走査型電子顕微鏡)写真を用いて算出される粒子径である。被覆銀粒子(A)の平均粒径は、100nm以上400nm以下であることがより好ましい。
被覆銀粒子(A)の割合は、ペースト組成物(X)に対して、80質量%以上92質量%以下であることが重要である。被覆銀粒子(A)の割合が80質量%未満であると、焼結プロセス中における銀粒子同士又は銀粒子とナノ銀との接点が少なくなるため、銀粒子とナノ銀との間の焼結が進まなくなり、焼結体とチップとの間の接合強度が不充分になる。被覆銀粒子(A)の割合が92質量%を超えると、他の構成材料が銀粒子(A)の表面を濡らすことができなくなるため、ペーストの作製が困難になる。
[銀化合物(B)]
銀化合物(B)は、銀を含む化合物であり、通常、銀イオンを含む化合物である。被覆銀粒子(A)は、銀化合物(B)には含まれない。

銀化合物(B)としては、例えば銀塩、銀錯体等が挙げられる。
銀塩としては、例えば、酢酸銀、プロピオン酸銀、ミリスチン酸銀、酪酸銀、ネオデカン酸銀、オレイン酸銀、リノール酸銀、カプリル酸銀、カプリン酸銀、2-メチルプロパン酸銀、2-メチルブタン酸銀、2-エチルブタン酸銀、2-エチルヘキサン酸銀等のモノカルボン酸銀塩、
シュウ酸銀等のジカルボン酸銀塩などのカルボン酸銀塩などが挙げられる。
シュウ酸銀等のジカルボン酸銀塩などのカルボン酸銀塩などが挙げられる。
銀錯体としては、銀エチレンジアミン錯体等が挙げられる。
銀化合物(B)は、銀塩を含むことが好ましく、カルボン酸銀塩を含むことがより好ましく、モノカルボン酸銀塩を含むことがさらに好ましく、酢酸銀を含むことが特に好ましい。銀化合物(B)が前記塩を含むことで、ポットライフをより向上させることができる。
銀化合物(B)の割合は、ペースト組成物(X)に対して、0.2質量%以上5質量%以下であることが好ましい。銀化合物(B)の割合が5質量%を超えると、銀化合物(B)の錯形成の際の副生成物である塩が焼結の進行に悪影響を及ぼし、接合強度が低くなる場合がある。銀化合物(B)の割合は、0.5質量%以上3質量%以下であることがより好ましく、0.5質量%以上1.5質量%以下であることがさらに好ましい。銀化合物(B)の割合を前記範囲とすることで、接合強度をより向上させることができる。
[溶媒(C)]
溶媒(C)としては、被覆銀粒子(A)等の構成材料と混合されることで、ペースト状のペースト組成物(X)を調製できるものであれば特に限定されない。溶媒(C)の沸点は、180℃以上であることが好ましい。この場合、溶媒(C)の沸点を180℃以上にすることにより、常温で揮発する成分が少なくなるため、ペーストの固形分率変化を抑えることが可能になり、結果として、ペースト組成物(X)の印刷時の粘度を安定に保つことができる。
溶媒(C)としては、被覆銀粒子(A)等の構成材料と混合されることで、ペースト状のペースト組成物(X)を調製できるものであれば特に限定されない。溶媒(C)の沸点は、180℃以上であることが好ましい。この場合、溶媒(C)の沸点を180℃以上にすることにより、常温で揮発する成分が少なくなるため、ペーストの固形分率変化を抑えることが可能になり、結果として、ペースト組成物(X)の印刷時の粘度を安定に保つことができる。
溶媒(C)としては、例えばアルコール系溶媒、グリコール系溶媒、グリコールエーテル系溶媒、アセテート系溶媒、ケトン系溶媒、炭化水素系溶媒、これらの混合溶媒等が挙げられる。
アルコール系溶媒としては、例えば、イソプロピルアルコール、ブタノール、ヘプタノール、オクタノール、デカノール、ラウリルアルコール、テトラデシルアルコール、セチルアルコール、テルピネオール(沸点217℃)、ジヒドロテルピネオール、イソボルニルシクロヘキサノール(沸点300℃)等が挙げられる。
グリコール系溶媒としては、例えば、2-エチル-1,3-ヘキサンジオール(沸点243℃)、エチレングリコール(沸点197℃)、プロピレングリコール(沸点188℃)、ジエチレングリコール、ジプロピレングリコール、2,3-ブタンジオール(沸点182℃)等が挙げられる。
グリコールエーテル系溶媒としては、例えば、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、エチレングリコールモノブチルエーテル、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、ジエチレングリコールモノブチルエーテル、トリエチレングリコールモノブチルエーテル、プロピレングリコールモノメチルエーテル、ジプロピレングリコールモノメチルエーテル等が挙げられる。
アセテート系溶媒としては、例えばブチルカルビトールアセテート等が挙げられる。
ケトン系溶媒としては、例えばメチルエチルケトン、メチルイソブチルケトン、イソホロン等が挙げられる。
炭化水素系溶媒としては、例えばデカン、ドデカン、テトラデカン等が挙げられる。
溶媒(C)は、グリコール系溶媒を含むことが好ましく、2-エチル-1,3-ヘキサンジオールを含むことがより好ましい。
溶媒(C)の割合としては、ペースト組成物(X)に対して、10質量%以下であることが好ましく、7質量%以下であることがより好ましく、5質量%以下であることがさらに好ましい。溶媒(C)の割合の下限は特に限定されないが、例えば0.1質量%以上である。
[アミン(D)]
アミン(D)は、アミノ基(-NR2、R=H又は1価の炭化水素基)を有する化合物である。アミン(D)は、銀化合物(B)を錯体化させることで、銀化合物(B)をペースト組成物(X)中に均一に分散させることができ、その結果、緻密構造を有する焼結体の形成を可能にすると考えられる。
アミン(D)は、アミノ基(-NR2、R=H又は1価の炭化水素基)を有する化合物である。アミン(D)は、銀化合物(B)を錯体化させることで、銀化合物(B)をペースト組成物(X)中に均一に分散させることができ、その結果、緻密構造を有する焼結体の形成を可能にすると考えられる。
アミン(D)としては、例えば、第1級アミン、第2級アミン、第3級アミン、アミノ基及び水酸基の両方を有する化合物であるアミノアルコールなどが挙げられる。アミン(D)は、モノアミンであっても、ジアミンであってもよい。
モノアミンとしては、例えば
第1級アミンとして、2-エチルヘキシルアミン、ヘキシルアミン、へプチルアミン、オクチルアミン、ノニルアミン、アミノデカン、ドデシルアミン、テトラデシルアミン、シクロヘキシルアミン、アニリン等が、
第2級アミンとして、ジプロピルアミン、ジブチルアミン、ジヘキシルアミン等が、
第3級アミンとして、トリプロピルアミン、トリブチルアミンなどが挙げられる。
第1級アミンとして、2-エチルヘキシルアミン、ヘキシルアミン、へプチルアミン、オクチルアミン、ノニルアミン、アミノデカン、ドデシルアミン、テトラデシルアミン、シクロヘキシルアミン、アニリン等が、
第2級アミンとして、ジプロピルアミン、ジブチルアミン、ジヘキシルアミン等が、
第3級アミンとして、トリプロピルアミン、トリブチルアミンなどが挙げられる。
ジアミンとしては、例えば、ジメチルアミノプロピルアミン、ジエチルアミノプロピルアミン、ジブチルアミノプロピルアミン等が挙げられる。
アミノアルコールとしては、例えば、3-アミノ-1-プロパノール、1-アミノ-2-プロパノール、N-メチルエタノールアミン、3-(ジメチルアミノ)-1-プロパノール、モノエタノールアミン、ジエタノールアミン、トリエタノールアミン、N-メチルジエタノールアミン、N-エチルジエタノールアミン等が挙げられる。
アミン(D)は、モノアミン及びアミノアルコールのうちの少なくとも一方を含むことが好ましく、アミノアルコールを含むことがより好ましく、1-アミノ-2-プロパノールを含むことがさらに好ましい。
アミン(D)の割合は、ペースト組成物(X)に対して、0.5質量%以上20質量%以下であることが好ましい。アミン(D)の割合が20質量%を超えると、焼結の過程で、被覆銀粒子(A)間の空隙を埋めることが困難になり、接合強度が低くなる場合がある。アミン(D)の割合は、1質量%以上10質量%以下であることがより好ましく、1.5質量%以上5質量%以下であることがさらに好ましい。アミン(D)の割合を前記範囲とすることで、接着強度をより向上させることができる。
[その他の成分(E)]
その他の成分(E)としては、例えば、分散剤等が挙げられる。ペースト組成物(X)がその他の成分(E)を含有する場合、その他の成分(E)の割合は、ペースト組成物(X)に対して、例えば1質量%以下であり、0.5質量%以下であることが好ましい。

<ペースト組成物の調製方法>
ペースト組成物(X)は、例えば溶媒(C)とアミン(D)と必要に応じてその他の成分(E)とを混合し、得られた混合物に銀化合物(B)を溶解させて得られた混合溶液と、被覆銀粒子(A)とを混錬することにより、調製することができる。被覆銀粒子(A)と混合溶液との混錬方法は特に限定されず、一般的な混錬手法を用いることができ、例えばプラネタリー遊星撹拌機、自転公転ミキサー等を用いて撹拌した後、3本ロールミル等で混錬する方法などが挙げられる。
ペースト組成物(X)は、例えば溶媒(C)とアミン(D)と必要に応じてその他の成分(E)とを混合し、得られた混合物に銀化合物(B)を溶解させて得られた混合溶液と、被覆銀粒子(A)とを混錬することにより、調製することができる。被覆銀粒子(A)と混合溶液との混錬方法は特に限定されず、一般的な混錬手法を用いることができ、例えばプラネタリー遊星撹拌機、自転公転ミキサー等を用いて撹拌した後、3本ロールミル等で混錬する方法などが挙げられる。
<複合体>
本実施形態に係る複合体(以下、複合体(Y)ともいう)は、基材と、被接合体と、接合層とを備える。接合層は、基材と被接合体との間に介在する。接合層は、上述のペースト組成物(X)の焼結体を含む。複合体(Y)は、上述のペースト組成物(X)を用いて作製されるので、高い接合強度が得られる。
本実施形態に係る複合体(以下、複合体(Y)ともいう)は、基材と、被接合体と、接合層とを備える。接合層は、基材と被接合体との間に介在する。接合層は、上述のペースト組成物(X)の焼結体を含む。複合体(Y)は、上述のペースト組成物(X)を用いて作製されるので、高い接合強度が得られる。
基材は、例えば配線板等であり、より具体的には、例えばマザー基板、パッケージ基板、インターポーザー基板等が挙げられる。被接合体は、例えば半導体チップ等であり、より具体的には、ベアチップ(ダイ)等が挙げられる。
<複合体の作製方法>
複合体(Y)は、例えば、基材にペースト組成物(X)を印刷等した後、プリベークを行って溶媒を揮発させ、印刷されたペースト組成物(X)に、半導体チップ等の被接合体を重ねて(チップマウント)から、焼結を行うことにより作製することができる。
複合体(Y)は、例えば、基材にペースト組成物(X)を印刷等した後、プリベークを行って溶媒を揮発させ、印刷されたペースト組成物(X)に、半導体チップ等の被接合体を重ねて(チップマウント)から、焼結を行うことにより作製することができる。
チップマウントの方法は、特に限定されず、加圧でも無加圧でもよく、超音波振動を加えながら行ってもよい。
焼結プロセスの手法も特に限定されず、連続プロセスでもバッチプロセスでもよく、一般的な手法を用いることができる。焼結プロセスの加熱温度プロファイルとしては、例えば、(a)室温から昇温速度約3.5℃/分で250℃まで上昇させ、続いて、250℃で1時間保持する、(b)室温から昇温速度約1.5℃/秒で約350℃まで上昇させ、続いて、約350℃で30秒間保持した後、2℃/秒以上の降温速度で冷却を行う、などが挙げられる。

上述の本実施形態から明らかなように、本開示は、下記の態様を含む。

上述の本実施形態から明らかなように、本開示は、下記の態様を含む。

第2の態様に係るペースト組成物(X)では、第1の態様において、前記アルキルアミンのアルキル基の炭素数が、3以上20以下である。
第2の態様によれば、アルキルアミンのアルキル基の炭素数を前記範囲とすることで、ペースト組成物(X)の焼結体の熱伝導性及び接合強度をより向上させることができる。
第3の態様に係るペースト組成物(X)では、第1又は第2の態様において、前記銀化合物(B)が、カルボン酸銀塩を含む。
第3の態様によれば、ペースト組成物(X)のポットライフをより向上させることができる。
第4の態様に係るペースト組成物(X)では、第1から第3のいずれか一の態様において、前記銀化合物(B)の割合が、0.2質量%以上5質量%以下であり、前記アミン(D)の割合が、0.5質量%以上20質量%以下である。
第4の態様によれば、接合強度をより向上させることができる。
第5の態様に係るペースト組成物(X)では、前記溶媒(C)の沸点が、180℃以上である。
第5の態様によれば、ペースト組成物(X)の印刷時の粘度を安定に保つことができる。
本開示の第6の態様に係る複合体(Y)は、基材と、被接合体と、前記基材と前記被接合体との間に介在する接合層とを備え、前記接合層が第1から第5のいずれか一の態様のペースト組成物(X)の焼結体を含む。
第6の態様によれば、前記ペースト組成物(X)を用いて作製することにより、高い接合強度を有する複合体(Y)を得ることができる。
以下、本開示を実施例によってさらに詳しく説明するが、本開示はこれらの実施例によって何ら限定されるものではない。
1.ペースト組成物の調製
下記表1に示す量の被覆銀粒子(A)、銀化合物(B)及びアミン(D)と、全成分の合計が100質量%になる量の溶媒(C)とを用いてペースト組成物(X)を調製した。

被覆銀粒子(A)は、以下のようにして製造した。
実施例1では、原料粉末に、平均粒径15μmの銀の粉末を用いた。銀の粉末の平均粒径は、粒度分布計で測定した値である。粒度分布計には、マイクロトラック・ベル株式会社製の「MT3300」を用いた。
被覆銀粒子(A)の製造条件は、プラズマへの入力を一定として、プラズマトーチ内の圧力は減圧した上で一定とした。キャリアガスにはアルゴンガス、プラズマガスにはアルゴンガスと水素ガスとを用いて定量供給した。
次に、表面処理剤にドデシルアミン、溶媒にエタノールを用いて作製した溶液を、噴霧ガスを用いて銀の粉末(1次微粒子)に噴霧した。噴霧ガスにはアルゴンガスを用いた。また、溶液噴霧箇所の上流に位置する気体供給管から温度調整ガスとして、アルゴンガスを供給した。
このようにして得られた被覆銀粒子(A)を走査型電子顕微鏡(SEM、JEOL製の「JSM-7800F」)により倍率30,000倍で観察し、SEM画像を取得した。得られたSEM画像中において、100個以上の任意の被覆銀粒子(A)について、平均粒子径を測定したところ、約200nmであった。
実施例1では、原料粉末に、平均粒径15μmの銀の粉末を用いた。銀の粉末の平均粒径は、粒度分布計で測定した値である。粒度分布計には、マイクロトラック・ベル株式会社製の「MT3300」を用いた。
被覆銀粒子(A)の製造条件は、プラズマへの入力を一定として、プラズマトーチ内の圧力は減圧した上で一定とした。キャリアガスにはアルゴンガス、プラズマガスにはアルゴンガスと水素ガスとを用いて定量供給した。
次に、表面処理剤にドデシルアミン、溶媒にエタノールを用いて作製した溶液を、噴霧ガスを用いて銀の粉末(1次微粒子)に噴霧した。噴霧ガスにはアルゴンガスを用いた。また、溶液噴霧箇所の上流に位置する気体供給管から温度調整ガスとして、アルゴンガスを供給した。
このようにして得られた被覆銀粒子(A)を走査型電子顕微鏡(SEM、JEOL製の「JSM-7800F」)により倍率30,000倍で観察し、SEM画像を取得した。得られたSEM画像中において、100個以上の任意の被覆銀粒子(A)について、平均粒子径を測定したところ、約200nmであった。
実施例2~5及び比較例1~3では、表面被覆剤に下記表1に示すものを用いた以外は、実施例1と同様にして、被覆銀粒子(A)を製造した。
銀化合物(B)として、酢酸銀(富士フイルム和光純薬株式会社製)を用いた。
溶媒(C)として、2-エチル-1,3-ヘキサンジオール(富士フイルム和光純薬株式会社製)を用いた。
アミン(D)として、1ーアミノー2ープロパノール(富士フイルム和光純薬株式会社製)を用いた。
溶媒(C)として、2-エチル-1,3-ヘキサンジオール(富士フイルム和光純薬株式会社製)を用いた。
アミン(D)として、1ーアミノー2ープロパノール(富士フイルム和光純薬株式会社製)を用いた。
まず、溶媒(C)とアミン(D)とを混合し、得られた混合物に、銀化合物(B)を溶解させて、銀化合物溶液(以下、銀化合物溶液(α)ともいう)を得た。この銀化合物溶液(α)と、被覆銀粒子(A)とを混錬することにより、ペースト組成物(X)を調製した。
2.複合体の作製
基材として銀メッキを施したDBC(Direct Bonded Copper)基板(平井精密工業株式会社製)を用意した。基材の表面に、前記調製したペースト組成物(X)を、スクリーン印刷法により、平面視寸法(2.7mm×2.7mm)、厚み(0.9mm)になるように印刷した。このペースト組成物(X)を印刷した基材を、ホットプレート上に配置し、40℃で15分間加熱し、プリベークを行った。被接合体として、2.5mm銀メッキCuチップ(平井精密工業株式会社製)を用意した。これらを用いて、基材、ペースト組成物(X)及び被接合体からなる積層体を作製した。この積層体を、250℃で60分間保持し、ペースト組成物(X)を焼結させて接合層を形成させ、基材、接合層及び被接合体を備える複合体(Y)を作製した。

3.評価
前記調製したペースト組成物の評価として、(1)ペースト化評価、(2)印刷性評価、及び(3)ポットライフ評価を行い、ペースト組成物による接合強度の評価として、(4)初期シェア強度評価、及び(5)耐衝撃試験後シェア強度評価を行った。

(1)ペースト化評価
ペースト化評価は、ペースト組成物(X)をペースト状に調製できた場合は「A」と、ペースト状に調製できなかった場合は「B」と評価した。比較例3では、銀化合物(B)が溶媒及びアミンの混合溶液に不溶であった。比較例2及び比較例3のペースト組成物は、ペースト状に調製することができなかったので、以下の(2)~(5)の評価を行わず、表1において「-」と記載した。
ペースト化評価は、ペースト組成物(X)をペースト状に調製できた場合は「A」と、ペースト状に調製できなかった場合は「B」と評価した。比較例3では、銀化合物(B)が溶媒及びアミンの混合溶液に不溶であった。比較例2及び比較例3のペースト組成物は、ペースト状に調製することができなかったので、以下の(2)~(5)の評価を行わず、表1において「-」と記載した。
(2)ペースト組成物の印刷性評価
ペースト組成物の印刷性は、スクリーン印刷法により形成したペースト組成物(X)のパターンに欠けが発生しない場合は「A」と、ペースト組成物(X)のパターンに欠けが発生する場合は「B」と評価した。

(3)ペースト組成物のポットライフ評価
前記調製したペースト組成物(X)を、室温下で1週間放置した。放置前後のペースト組成物の粘度を測定し、放置前後の粘度変化率を算出した。粘度は、東機産業株式会社製の「RC-215U/RE-215U(ローター:SPP)」を用いて測定した。
ペースト組成物の室温保存安定性は、放置前後の粘度変化率が、±50%以内である場合は「A」と、±50%の範囲外である場合は「B」と評価した。
前記調製したペースト組成物(X)を、室温下で1週間放置した。放置前後のペースト組成物の粘度を測定し、放置前後の粘度変化率を算出した。粘度は、東機産業株式会社製の「RC-215U/RE-215U(ローター:SPP)」を用いて測定した。
ペースト組成物の室温保存安定性は、放置前後の粘度変化率が、±50%以内である場合は「A」と、±50%の範囲外である場合は「B」と評価した。
(4)初期シェア強度評価
前記作製した複合体(Y)について、被複合体(銀メッキCuチップ)と基材(銀メッキDBC基板)との間のシェア強度(MPa)を、4000万能型ボンドテスター(Nordson社製)を用いて測定した。
初期シェア強度の測定値を表1に示す。

(5)熱衝撃試験後シェア強度評価
前記初期シェア強度を測定した複合体(Y)を、-40℃の雰囲気に5分間曝露し、続いて複合体を175℃の雰囲気に5分間曝露することを1サイクルとする処理を、1000サイクル繰り返した。この1000サイクル試験後の複合体(Y)について、シェア強度(MPa)を再度測定した。
熱衝撃試験後シェア強度の測定値を表1に示す。
前記初期シェア強度を測定した複合体(Y)を、-40℃の雰囲気に5分間曝露し、続いて複合体を175℃の雰囲気に5分間曝露することを1サイクルとする処理を、1000サイクル繰り返した。この1000サイクル試験後の複合体(Y)について、シェア強度(MPa)を再度測定した。
熱衝撃試験後シェア強度の測定値を表1に示す。
総合評価
以上の(1)ペースト化評価、(2)印刷性評価、及び(3)ポットライフ評価の全てが「A」、かつ(4)初期シェア強度が30MPa以上、及び(5)熱衝撃試験後シェア強度が20MPa以上である場合は、総合評価は「A」と、(1)~(3)について「B」が1つでもあるか、又は(4)初期シェア強度が30MPa未満、若しくは(5)熱衝撃試験後シェア強度が20MPa未満である場合は、総合評価は「B」と評価した。
以上の(1)ペースト化評価、(2)印刷性評価、及び(3)ポットライフ評価の全てが「A」、かつ(4)初期シェア強度が30MPa以上、及び(5)熱衝撃試験後シェア強度が20MPa以上である場合は、総合評価は「A」と、(1)~(3)について「B」が1つでもあるか、又は(4)初期シェア強度が30MPa未満、若しくは(5)熱衝撃試験後シェア強度が20MPa未満である場合は、総合評価は「B」と評価した。
表1の結果から分かるように、実施例1~5のペースト組成物は、ポットライフに優れており、さらに、印刷性及び接合強度に優れている。一方、比較例1のペースト組成物は、ポットライフが劣っていた。また、比較例2及び比較例3のペースト組成物は、ペースト状に調製することができなかった。

- 表面をアルキルアミンで被覆した被覆銀粒子(A)と、銀化合物(B)と、溶媒(C)と、アミン(D)とを含有し、
前記被覆銀粒子(A)の割合が、80質量%以上92質量%以下である、
ペースト組成物。 - 前記アルキルアミンのアルキル基の炭素数が、3以上20以下である、
