Abstract

Description
本発明は、不純物拡散組成物、およびこれを用いた太陽電池の製造方法に関する。
従来のpn接合を有する太陽電池の製造においては、例えばシリコン等のn型半導体基板に、p型不純物を拡散してp型拡散層を形成することにより、pn接合を形成する。
近年、電極との接触抵抗を低くし、かつ、キャリアの再結合を抑制するために提案された選択エミッタ構造の太陽電池が開示されている(非特許文献1)。例えば、n型シリコン基板をベースとする選択エミッタ構造の太陽電池には、受光面側のp型拡散層において、電極直下に高濃度p型拡散層(p++層)を形成し、電極直下以外の受光面に低濃度から中濃度のp型拡散層(p+層)を形成する。選択エミッタ構造を形成するためには、複数回の拡散とマスキングによる部分エッチングとを組み合わせた複雑な工程が必要であることが知られている(特許文献1)。近年は工程を簡略化すべく、スクリーン印刷などで基板上に不純物拡散組成物を塗布し、加熱炉による処理やレーザー照射によって選択的に高濃度拡散層を形成する手法が提案されている(特許文献2~4)。特にレーザー照射は基板面内で均一にエネルギーを加えることができるため、有用な手法として期待されている(特許文献5)。

しかし、p型拡散層の形成には高いエネルギーが必要なため、基板表面に不純物拡散組成物を塗布して形成させた層にレーザー照射を行った場合、出力が低いと不純物の拡散が進行せず、出力が高いとシリコン基板がダメージを受けて欠陥密度が増大してキャリア寿命が小さくなるなど、高濃度のp++層が安定に形成できないという課題があった。また、不純物拡散組成物に含まれる無機粒子や、レーザー照射によって炭化物となった有機物などが、照射後の剥離工程後においても微量残留し、キャリア寿命の低下につながるという課題があった。
本発明は、上記従来の問題点に鑑みてなされたものであり、p++の高濃度不純物拡散層をレーザー照射を用いた方法で安定に形成することを可能にし、キャリア寿命の低下が少ない不純物拡散組成物、およびそれを用いた太陽電池の製造方法を提供することを目的とする。
上記課題を解決するため、本発明の不純物拡散組成物は以下の構成を有する。
[1] (a-1)一般式(1)で表される化合物および/またはポリビニルアルコール
(a-2)無機酸化物を主成分とする平均粒径が200nm以下の粒子
(a-3)ホウ素化合物
を含む不純物拡散組成物(a)であって、
(a-3)ホウ素化合物100質量部に対し、(a-2)粒子を5~50質量部含有する不純物拡散組成物。

[5] 前記トリメチロール化合物としてトリメチロールプロパン、トリメチロールエタンおよび/またはジトリメチロールプロパンを含む[2]記載の不純物拡散組成物。
[6] 前記(a-2)粒子が、疎水性処理を施された粒子表面を有する[1]~[5]のいずれかに記載の不純物拡散組成物。
[7] アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂を含まないか、またはそれらの含有量が10質量%以下である[1]~[6]のいずれかに記載の不純物拡散組成物。
[8] 半導体基板上に不純物拡散層(c)を形成する太陽電池の製造方法であって、
[1]~[7]のいずれかに記載の不純物拡散組成物(a)を前記半導体基板上に塗布して不純物拡散組成物膜(b)を形成する工程、

本発明によればp++の高濃度不純物拡散層をレーザー照射を用いた方法で安定に形成することを可能にし、キャリア寿命の低下が少ない不純物拡散組成物、およびそれを用いた太陽電池の製造方法を提供することができる。
以下、本発明の太陽電池の製造方法について図面を参照しながら説明する。なお、以下の実施の形態は例示であって、本発明はこれらの形態には限られない。
<不純物拡散組成物(a)>
不純物拡散組成物(a)は、
(a-1)一般式(1)で表される化合物および/またはポリビニルアルコール(本明細書において、単に「(a-1)化合物」と称することがある。)
(a-2)無機酸化物を主成分とする平均粒径が200nm以下の粒子(本明細書において、単に「(a-2)粒子」と称することがある。)

不純物拡散組成物(a)は、
(a-1)一般式(1)で表される化合物および/またはポリビニルアルコール(本明細書において、単に「(a-1)化合物」と称することがある。)
(a-2)無機酸化物を主成分とする平均粒径が200nm以下の粒子(本明細書において、単に「(a-2)粒子」と称することがある。)
(a-3)ホウ素化合物
を含む。

一般式(1)中、R1~R4はそれぞれ同じでも異なってもよく、炭素数1~3の1価の有機基を表す。ホウ素化合物との安定な錯体形成の観点より、好ましい有機基としては、メチル基、エチル基、プロピル基、イソプロピル基などの飽和炭化水素基が挙げられる。
一般式(1)中、R1~R4はそれぞれ同じでも異なってもよく、炭素数1~3の1価の有機基を表す。ホウ素化合物との安定な錯体形成の観点より、好ましい有機基としては、メチル基、エチル基、プロピル基、イソプロピル基などの飽和炭化水素基が挙げられる。
X1は単結合、炭素数1~3のメチレン基、―CH2OCH2-基から選ばれる少なくとも1つの有機基を表す。ホウ素化合物との安定な錯体形成の観点より、X1は単結合、―CH2OCH2-基から選ばれる少なくとも1つの有機基であることが好ましい。
n1は2~4の整数、n2~n4はそれぞれ同じでも異なってもよく、0~2の整数を表す。ただし、n1+n2+n3+n4=4である。ホウ素化合物との安定な錯体形成の観点より、n1は2~4の整数であることが好ましく、3~4の整数であることがより好ましい。 m1は1~3の整数、m2~m3はそれぞれ同じでも異なってもよく、0~2の整数を表す。ただし、m1+m2+m3=3である。ホウ素化合物との安定な錯体形成の観点より、m1は2~3であることが好ましく、3であることがより好ましい。
一般式(1)の好ましい具体例としては、ジメチロールエタン、ジメチロールプロパン、ジメチロールブタン等のジメチロール化合物、トリメチロールメタン、トリメチロールブタン、トリメチロールペンタン、トリメチロールプロパン、トリメチロールエタン、ジトリメチロールプロパン等のトリメチロール化合物、ペンタエリトリトール等のテトラメチロール化合物を含んでいることが挙げられる。中でも、より高濃度の不純物領域を容易に形成できる観点と、キャリア寿命低下をより抑制する観点から、トリメチロール化合物を含んでいることがより好ましく、トリメチロールプロパン、トリメチロールエタンおよび/またはジトリメチロールプロパンを含んでいることがさらに好ましく、トリメチロールエタンを含んでいることが最も好ましい。
また、より高濃度の不純物領域を容易に形成できる観点と、キャリア寿命低下をより抑制する観点から、前記ポリビニルアルコール(以下、「PVA」と称することがある。)のケン化度が30~70%であることが好ましい。ケン化度が30%以上であることにより、ホウ素化合物と強い錯体を形成し、より高濃度の不純物領域を容易に形成でき、キャリア寿命低下をより抑制できる。ケン化度は40%以上がより好ましい。一方、ケン化度が70%以下であることにより、ホウ素化合物との錯体が溶媒中で安定化し、より高濃度の不純物領域を容易に形成でき、キャリア寿命低下をより抑制できる。ケン化度は50%以下がより好ましい。
PVAの平均重合度は、溶解度と錯体安定性の点で150~1000が好ましい。本発明において、平均重合度およびケン化度は、いずれもJIS K 6726(1994)に従って測定した値である。ケン化度は当該JISに記載の方法のうち逆滴定法によって測定した値である。
一般式(1)で表される化合物および/またはPVAは、構造中に含まれる1,3-ジオール部分が(a-3)ホウ素化合物と安定な錯体を形成し、良好な不純物拡散層を形成する。これにより、レーザー照射時の錯体の安定性が高く、高濃度の不純物拡散層が形成できるとともに、剥離工程において残渣を効果的に除去することができ、キャリア寿命の低下を抑えることができる。
一般式(1)で表される化合物および/またはPVAは、構造中に含まれる1,3-ジオール部分が(a-3)ホウ素化合物と安定な錯体を形成し、良好な不純物拡散層を形成する。これにより、レーザー照射時の錯体の安定性が高く、高濃度の不純物拡散層が形成できるとともに、剥離工程において残渣を効果的に除去することができ、キャリア寿命の低下を抑えることができる。
より高濃度の不純物領域を容易に形成できる観点と、キャリア寿命低下をより抑制する観点から、(a-1)化合物は、不純物拡散組成物中、1~30質量%であることが好ましい。(a-1)化合物の含有量が1質量%以上であることにより、より高濃度の不純物領域を容易に形成できる。(a-1)化合物の含有量は、5質量%以上がより好ましい。一方、(a-1)化合物の含有量が30質量%以下であることにより、キャリア寿命低下のさらなる抑制が可能となる。(a-1)化合物の含有量は、20質量%以下がより好ましい。
キャリア寿命は太陽電池セルを作製したのち、AM1.5のスペクトル分布を有するソーラーシミュレータを用いて、25℃の下で疑似太陽光を100mW/cm2のエネルギー密度で照射し、開放電圧VOC(Voltage Open Circuit)を測定することで見積もることができ、VOCが高い程、キャリア寿命が長いと言える。
[(a-2)粒子]
(a-2)粒子の平均粒径は200nm以下である。平均粒径が200nm以下であることで、レーザー照射による(a-3)ホウ素化合物からのホウ素拡散が促進され、高濃度な不純物拡散層(c)が安定に形成可能となる。(a-2)粒子の平均粒径は、好ましくは50nm以下である。
(a-2)粒子の平均粒径は200nm以下である。平均粒径が200nm以下であることで、レーザー照射による(a-3)ホウ素化合物からのホウ素拡散が促進され、高濃度な不純物拡散層(c)が安定に形成可能となる。(a-2)粒子の平均粒径は、好ましくは50nm以下である。
粒子の平均粒径は粒度分布におけるメディアン径(d50)とし、粒子を水溶液等で10~30分超音波処理することによって凝集を解いた後、レーザー回折/散乱式粒度分布測定装置を用いて見積もることができる。
また、(a-2)粒子は無機酸化物を主成分とする、好ましい具体例としては、シリコン、チタン、ジルコニウム、アルミニウム、ゲルマニウム、ガリウム、ビスマス、バリウムの酸化物等が挙げられるがこれらに限定されない。
キャリア寿命低下をより抑制する観点から、(a-2)粒子は酸化シリコンを主成分とすることが好ましい。ここで主成分とは粒子全体を100質量部とした場合に70質量部以上含有する成分を指す。(a-2)粒子は主成分としての酸化シリコンの含有量は、好ましくは80質量部以上、より好ましくは90質量部以上である。
キャリア寿命低下をより抑制する観点から、(a-2)粒子は酸化シリコンを主成分とすることが好ましい。ここで主成分とは粒子全体を100質量部とした場合に70質量部以上含有する成分を指す。(a-2)粒子は主成分としての酸化シリコンの含有量は、好ましくは80質量部以上、より好ましくは90質量部以上である。
粒子中の酸化シリコンの含有量は、粒子を段階的な酸溶解処理で分別し、ICP-AES(誘導結合プラズマ発光分光分析法)を用いて見積もることができる。
剥離工程後の微量の残留物の影響を抑え、キャリア寿命の低下をより抑制するために、(a-2)粒子自体はホウ素成分を含んでいないことが好ましい。

(a-2)粒子は、疎水性処理を施された粒子表面を有することが好ましい。疎水性処理を施された粒子表面を有することにより、(a-2)粒子同士の結合による造粒でレーザー照射時のホウ素拡散の促進が阻害されることを抑制し、より高濃度の不純物拡散層を形成することができる。ここで、「疎水性処理」とは、表面をトリメチルシラン、ヘキサメチレンジシラザンなどのシランカップリング剤を用いて共有結合を形成したり、ノナフルオロブチルアミンなどのフルオロアルキルアミンを用いてイオン結合を形成したりすることで、粒子表面の親水性官能基の濃度を減らす処理のことをいう。(a-2)粒子が疎水性処理を施された粒子表面を有するか否かは、(a-2)粒子を4質量%の濃度で水に添加し、攪拌したのち、分散するか否かで判断することができる。
(a-3)ホウ素化合物100質量部に対し、(a-2)粒子は5~50質量部である。(a-2)粒子が5質量部以上であることにより、より高濃度不純物領域を容易に形成できる。(a-2)粒子は、10質量部以上であることがより好ましく、20質量部以上であることがさらに好ましい。一方、(a-2)粒子が50質量部以下であることにより、キャリア寿命低下をより抑制できる。(a-2)粒子は、30質量部以下であることがより好ましい。
[(a-3)ホウ素化合物]
(a-3)ホウ素化合物は、半導体基板中にp型の不純物拡散層を形成するための成分である。

ホウ素化合物としては、ホウ酸、三酸化二ホウ素、メチルボロン酸、フェニルボロン酸、ホウ酸トリメチル、ホウ酸トリエチル、ホウ酸トリプロピル、ホウ酸トリブチル、ホウ酸トリオクチル、ホウ酸トリフェニル等を挙げることができる。なかでもドーピング性の点から、ホウ酸、三酸化二ホウ素がより好ましい。
レーザー照射時の錯体の安定化の観点で不純物拡散組成物中に含まれる(a-3)ホウ素化合物の量は、不純物拡散組成物全体を100質量%としたときの1~30質量%が好ましい。
また、拡散均一性の観点から、(a-1)化合物と(a-3)ホウ素化合物の質量比としては、1:1~20:1が好ましく、1:1~10:1がより好ましい。
[アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂]
前記不純物拡散組成物中、アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂を含まないか、またはそれらの含有量は、10質量%以下であることが好ましい。アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂の含有量が10質量%以下であることにより、粒子同士の結合による造粒でレーザー照射時のホウ素拡散の促進が阻害されることを抑制し、より高濃度の不純物拡散層を形成することができる。アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂の含有量は少なければ少ないほどよく、5質量%以下がより好ましく、1質量%以下がさらに好ましく、0.1質量%以下が最も好ましい。ここで、前記不純物拡散組成物中の、アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂の含有量とは、前記不純物拡散組成物の総質量に対する、これらの質量分率をいう。前記アルコキシシラン化合物、シラノール化合物またはシロキサン樹脂のいずれか一つを含有する場合はその含有量を、これらを2つ以上含有する場合はその総含有量をいう。
前記不純物拡散組成物中、アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂を含まないか、またはそれらの含有量は、10質量%以下であることが好ましい。アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂の含有量が10質量%以下であることにより、粒子同士の結合による造粒でレーザー照射時のホウ素拡散の促進が阻害されることを抑制し、より高濃度の不純物拡散層を形成することができる。アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂の含有量は少なければ少ないほどよく、5質量%以下がより好ましく、1質量%以下がさらに好ましく、0.1質量%以下が最も好ましい。ここで、前記不純物拡散組成物中の、アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂の含有量とは、前記不純物拡散組成物の総質量に対する、これらの質量分率をいう。前記アルコキシシラン化合物、シラノール化合物またはシロキサン樹脂のいずれか一つを含有する場合はその含有量を、これらを2つ以上含有する場合はその総含有量をいう。
また、不純物拡散層濃度は不純物拡散後の半導体基板の表面抵抗を四探針式表面抵抗測定装置RT-70V (ナプソン(株)製)で測定することで見積もることができ、抵抗値が低いほどより高濃度で拡散していると言える。
[溶媒]
不純物拡散組成物はさらに溶媒を含むことが好ましい。特にスクリーン印刷法やスピンコート印刷法などを利用する場合の印刷性をより向上させる観点から、沸点が100℃以上の溶媒であることが好ましい。沸点が100℃以上であると、例えば、スクリーン印刷法で用いられる印刷版に不純物拡散組成物を印刷した際に、不純物拡散組成物が印刷版上で乾燥し固着することを抑制しやすくなる。
不純物拡散組成物はさらに溶媒を含むことが好ましい。特にスクリーン印刷法やスピンコート印刷法などを利用する場合の印刷性をより向上させる観点から、沸点が100℃以上の溶媒であることが好ましい。沸点が100℃以上であると、例えば、スクリーン印刷法で用いられる印刷版に不純物拡散組成物を印刷した際に、不純物拡散組成物が印刷版上で乾燥し固着することを抑制しやすくなる。
沸点が100℃以上の溶媒の含有量は、溶媒の全量に対して20質量%以上であることが好ましい。沸点100℃以上の溶媒としては、乳酸エチル(沸点155℃)、ジアセトンアルコール(沸点169℃)、プロピレングリコールモノメチルエーテルアセテート(沸点145℃)、プロピレングリコールモノメチルエーテル(沸点120℃)、3-メトキシ-3-メチル-1-ブタノール(沸点174℃)、γ-ブチロラクトン(沸点204℃)、N-メチル-2-ピロリドン(沸点204℃)、N、N-ジメチルイミダゾリジノン(沸点226℃)、テルピネオール(沸点219℃)、1,3-プロパンジオール(214℃)を例示することができる。
好ましい溶媒としては、1,3-プロパンジオールを含有することがより好ましい。1,3-プロパンジオールが含まれることで、(a-1)化合物と(a-3)ホウ素化合物の錯体の安定性がさらに向上し、レーザー照射時におけるより高濃度の不純物領域の形成に寄与する。
[界面活性剤]
不純物拡散組成物は、界面活性剤を含有しても良い。界面活性剤を含有することで、塗布ムラが改善し均一な塗布膜が得られる。界面活性剤としてはフッ素系界面活性剤や、シリコーン系界面活性剤が好ましく用いられる。

界面活性剤を含有する場合の含有量は、不純物拡散組成物中0.0001~1質量%とするのが好ましい。
[増粘剤]
不純物拡散組成物は、粘度調整のために増粘剤を含有しても良い。これにより、スクリーン印刷などの印刷法でより精密なパターンで塗布することができる。

増粘剤は緻密膜形成や残渣低減の点から、90%熱分解温度が400℃以下であることが好ましい。具体的には、ポリエチレングリコール、ポリエチレンオキシド、ポリプロピレングリコール、ポリプロピレンオキシド、各種アクリル酸エステル系樹脂が好ましく、中でも、ポリエチレンオキシド、ポリプロピレンオキシドまたはアクリル酸エステル系樹脂が好ましい。保存安定性の点から、アクリル酸エステル系樹脂が特に好ましい。ここで、90%熱分解温度とは、増粘剤の重量が熱分解により90%減少する温度である。90%熱分解温度は、熱重量測定装置(TGA)などを用いて測定することができる。
[チクソ剤]
スクリーン印刷性の点から不純物拡散組成物は、チクソ性を付与するチクソ剤を含有しても良い。ここで、チクソ性を付与するとは、低せん断応力時の粘度(η1)と高せん断応力時の粘度(η2)の比(η1/η2)を大きくすることである。チクソ剤を含有することでスクリーン印刷のパターン精度を高めることができる。それは以下のような理由によると推測される。すなわち、チクソ剤を含有する不純物拡散組成物(a)は、高せん断応力時には粘度が低いため、スクリーン印刷時にスクリーンの目詰まりが起こりにくく、低せん断応力時には粘度が高いため、印刷直後の滲みやパターン線幅の太りが起きにくくなると推測される。
スクリーン印刷性の点から不純物拡散組成物は、チクソ性を付与するチクソ剤を含有しても良い。ここで、チクソ性を付与するとは、低せん断応力時の粘度(η1)と高せん断応力時の粘度(η2)の比(η1/η2)を大きくすることである。チクソ剤を含有することでスクリーン印刷のパターン精度を高めることができる。それは以下のような理由によると推測される。すなわち、チクソ剤を含有する不純物拡散組成物(a)は、高せん断応力時には粘度が低いため、スクリーン印刷時にスクリーンの目詰まりが起こりにくく、低せん断応力時には粘度が高いため、印刷直後の滲みやパターン線幅の太りが起きにくくなると推測される。
チクソ剤としては、具体的に、セルロース誘導体、多糖類、水添ひまし油系酸化ポリエチレン系、脂肪酸系多価カルボン酸、リン酸エステル系界面活性剤などを例示できる。チクソ剤は単独でも使用できるが、2種類以上のチクソ剤を組み合わせることも可能である。また、前記増粘剤と組み合わせて使用することがより好ましく、より高い効果を得ることができる。
不純物拡散組成物の固形分濃度に特に制限はないが、1質量%以上~90質量%以下が好ましい範囲である。本濃度範囲よりも低いと塗布膜厚が薄くなりすぎ所望のドーピング性、マスク性を得にくくなる場合があり、本濃度範囲よりも高いと保存安定性が低下する場合がある。
<太陽電池の製造方法>
本発明の太陽電池の製造方法は、半導体基板上に不純物拡散層(c)を形成する太陽電池の製造方法であって、不純物拡散組成物(a)を前記半導体基板上に塗布して不純物拡散組成物膜(b)を形成する工程、前記不純物拡散組成物膜(b)にレーザーを照射して前記不純物拡散層(c)を形成する工程を含む。
本発明の太陽電池の製造方法は、半導体基板上に不純物拡散層(c)を形成する太陽電池の製造方法であって、不純物拡散組成物(a)を前記半導体基板上に塗布して不純物拡散組成物膜(b)を形成する工程、前記不純物拡散組成物膜(b)にレーザーを照射して前記不純物拡散層(c)を形成する工程を含む。
半導体基板としてはn型の基板が挙げられる。具体的には不純物濃度が1015~1016atoms/cm3である単結晶シリコン、多結晶シリコン、およびゲルマニウム、炭素などのような他の元素が混合されている結晶シリコン基板が挙げられる。
半導体基板は、厚さが50~300μm、外形が一辺100~250mmの概略四角形であることが好ましい。また、スライスダメージや自然酸化膜を除去するために、フッ酸溶液やアルカリ溶液などで半導体基板表面をエッチングしておくことが好ましい。この際、半導体基板の表面には典型的な幅が40~100μm、深さ3~4μm程度の無数の凹凸テクスチャー形状が形成される。
選択エミッタ構造を形成する場合は、高濃度p型拡散層(p++層)、低濃度から中濃度のp型拡散層(p+層)の2水準以上の異なる不純物濃度で不純物拡散層を形成する。ここでいう、異なる不純物濃度とは不純物濃度差で1×1017atoms/cm3以上であり、不純物拡散層を形成した部分の基板表面のシート抵抗値の差が10Ω/□以上であることを指す。
<不純物拡散組成物膜(b)の形成工程>
まず、図1(i)に示すように、半導体基板1の上に不純物拡散組成物(a)を塗布し、不純物拡散組成物膜(b)を形成する。図1においては、後述する方法により不純物拡散組成物膜(b)のパターン2を形成した場合を示している。

不純物拡散組成物(a)の塗布方法としては、例えばスピンコート法、スクリーン印刷法、インクジェット印刷法、スリット塗布法、スプレー塗布法、凸版印刷法、凹版印刷法などが挙げられる。不純物拡散組成物膜(b)のパターンを得る場合は、例えば、所望のパターンが開口したマスクを介してスクリーン印刷、スプレー塗布を行う方法、パターンレイアウトに従ってノズルを移動させインクジェット印刷で直接パターン描画を行う方法、スピンコートで基板全面に製膜した上にフォトレジストでパターンを形成し、開口部をエッチングした後にフォトレジストパターンを剥離して、レジストに覆われていた部分をパターンとして残す方法などによりパターン化することができる。
これらの方法で不純物拡散組成物(a)を塗布後、不純物拡散組成物(a)が塗布された半導体基板1をホットプレート、オーブンなどで、50~300℃の範囲で30秒~30分間乾燥し、不純物拡散組成物膜(b)のパターン2を形成することが好ましい。
乾燥後の不純物拡散組成物膜(b)の膜厚は、不純物の拡散性の観点から100nm以上が好ましく、エッチング後の残渣の観点から10μm以下が好ましい。

<レーザー照射工程>
次に、図1(ii)に示すように、不純物拡散組成物膜(b)のパターン2上にレーザー照射を行い、不純物拡散層(c)を形成する。

レーザー照射にあたっては、特に制限は無く、公知のものを使用することができる。例えば、レーザー光として、Nd:YAGレーザーまたはNd:YVO4レーザーの基本波(1064[nm])や2倍波(532[nm])や3倍波(355[nm])、或いはXeClエキシマレーザー(308[nm])、KrFエキシマレーザー(248[nm])、ArFエキシマレーザー(198[nm])などのレーザー光を用いることができる。これを、5~100kHzの発振周波数、10~200nsecのパルス幅で照射し、ビーム径内の温度が800~1000℃で加熱されるようにして、表面不純物濃度が1019~1021atoms/cm3の拡散層を形成する。
不純物拡散組成物膜(b)をパターン化しなかった場合は、前記不純物拡散組成物膜(b)の上から所望のパターン通りにレーザー照射を行うことで、所望のパターン形状の不純物拡散層(c)を形成することができる。
また、レーザー照射後にさらに追加で熱処理を加えて、不純物拡散層(c)の不純物拡散を進行させても良い。

レーザー照射雰囲気は、特に限定されず、大気中で行ってもよいし、窒素、アルゴンなどの不活性ガスを用いて雰囲気中の酸素量等を適宜コントロールしてもよい。
2水準以上の異なる不純物濃度で不純物拡散層(c)を形成する場合、不純物拡散組成物膜(b)をマスクとして不純物拡散組成物膜(b)未形成部分に不純物を拡散させる工程を含むことが好ましい。具体的には、図1(iii)に示すように、不純物拡散組成物膜(b)のパターン2をマスクとしてパターン未形成部分に不純物拡散層(c)と同じ型の導電性で、かつ、不純物濃度の異なる不純物拡散層(d)を形成する。
不純物拡散組成物膜(b)をマスクとして不純物拡散組成物膜(b)未形成部分に不純物を拡散させる工程(不純物拡散層(d)を形成する工程)は、不純物拡散組成物膜(b)にレーザー照射を行って不純物を前記半導体基板1に拡散させて不純物拡散層(c)を形成した後に行うことができる。
不純物拡散組成物膜(b)未形成部分に不純物を拡散させる方法の具体例としては、不純物拡散組成物膜(b)のパターン2付き半導体基板1に不純物拡散成分を含むイオンを注入後アニーリングする方法、不純物拡散組成物膜(b)のパターン2付き半導体基板1を不純物拡散成分を含む雰囲気中で加熱する方法、不純物拡散組成物膜(b)のパターン2付き半導体基板1に同じ型の導電性で、かつ、不純物濃度の異なる別の不純物拡散組成物を不純物拡散組成物膜(b)未形成部分に塗布し、不純物拡散組成物膜を形成させた後、電気加熱、赤外加熱、マイクロ波加熱を行う方法等が挙げられる。
このうち、好ましくは不純物拡散組成物膜(b)未形成部分に不純物を拡散させる工程が、不純物拡散成分を含む雰囲気中で加熱する工程である。
不純物拡散成分を含む雰囲気中で加熱する場合は、例えばp型の場合は臭化ホウ素(BBr3)をバブリングして、N2で流すことによって不純物拡散成分を含む雰囲気とした中で不純物拡散組成物膜(b)のパターン2付き半導体基板1を800~1000℃で加熱し、不純物拡散層(d)を形成することができる。ガス圧、加熱条件設定により、不純物拡散層(d)の不純物濃度を不純物拡散層(c)と異なった不純物濃度に設定することが可能となる。
2水準以上の異なる不純物濃度で不純物拡散層(c)を形成する方法については、図2に示すとおり、半導体基板の片側全面に不純物拡散層(e)を形成し、レーザー照射によって照射部分に(e)とは異なる濃度の不純物拡散層(f)を形成する工程であってもよい。以下、本実施形態について詳述する。
まず、図2(i)に示すように、半導体基板1上に不純物拡散層(e)を形成させる。

次に、図2(iii)に示すようにパターン2上にレーザー照射を行い、不純物拡散層(f)を形成する。レーザー照射方法については、先に述べた通りである。
<剥離工程>
こうして2水準以上の異なる不純物濃度で不純物拡散層を形成する工程後は図1(iV)、および、図2(iV)に示すように、不純物拡散組成物膜(b)のパターン2を除去する。

不純物拡散組成物膜(b)のパターン2の除去については公知のエッチング法により除去することができる。エッチングに用いる材料としては、特に限定されないが、例えばエッチング成分としてフッ化水素、アンモニウム、リン酸、硫酸、硝酸のうち少なくとも1種類を含み、それ以外の成分として水や有機溶媒などを含むものが好ましい。
<裏面形成工程>
本発明の太陽電池の製造方法は、裏面形成工程を含んでいてもよい。
例えば、半導体基板表面に2水準以上の異なる不純物濃度でp型不純物拡散層を形成して裏面にn型不純物拡散層を形成する場合、表面にn型の不純物が回り込まないよう、表面をSiO2膜などで保護する。保護効果を得るための好ましい膜厚については100~1000nmであり、半導体基板表面のp型拡散層への影響を抑えるため、低温で成膜速度の速いプラズマCVDで形成するのが好ましい。より具体的には、混合ガス流量比SiH4/N2Oが0.01~5.0、反応室の圧力が0.1~4Torr、成膜時の温度が300℃~550℃の条件下で形成される。
本発明の太陽電池の製造方法は、裏面形成工程を含んでいてもよい。
例えば、半導体基板表面に2水準以上の異なる不純物濃度でp型不純物拡散層を形成して裏面にn型不純物拡散層を形成する場合、表面にn型の不純物が回り込まないよう、表面をSiO2膜などで保護する。保護効果を得るための好ましい膜厚については100~1000nmであり、半導体基板表面のp型拡散層への影響を抑えるため、低温で成膜速度の速いプラズマCVDで形成するのが好ましい。より具体的には、混合ガス流量比SiH4/N2Oが0.01~5.0、反応室の圧力が0.1~4Torr、成膜時の温度が300℃~550℃の条件下で形成される。
その後、裏面にオキシ塩化リン(POCl3)をバブリングして、N2で流すことによって不純物拡散成分を含む雰囲気とした中で半導体基板を800~900℃で加熱する。この時、半導体基板裏面にn型の不純物拡散層が形成され、同時に酸化によってリンシリケートガラス層といった、酸化シリコンを含む層が裏面の最外部に形成される。
次いで、半導体基板表面の無機膜、裏面の酸化シリコンを含む層をエッチングによって除去する。好ましいエッチングの具体例については、2水準以上の異なる不純物濃度で不純物拡散層を形成する際の具体例と同じである。
<パッシベーション工程>
本発明の太陽電池の製造方法は、剥離工程後、裏面形成工程がある場合はその後に、表面再結合を抑制し光反射を防止するためのパッシベーション膜を半導体基板の表面と裏面に設けることが好ましい。例えば、p型拡散層のパッシベーション膜としては700℃以上の高温酸素雰囲気での熱処理で得られるSiO2と、この膜を保護するために、シリコン窒化膜を設けてもよい。またSiNx膜だけ形成してもよい。この場合、SiH4とNH3との混合ガスを原料とするプラズマCVD法により形成することができる。このとき、水素が結晶中に拡散し、ケイ素原子の結合に寄与しない軌道、即ちダングリングボンドと水素とが結合し、欠陥を不活性化(水素パッシベーション)する。より具体的には、混合ガス流量比NH3/SiH4が0.05~5.0、反応室の圧力が0.1~4Torr、成膜時の温度が300℃~550℃の条件下で形成される。

ついでパッシベーション膜の上から2水準の不純物拡散層のうち、高濃度の不純物拡散層上にくるよう金属ペーストをスクリーン印刷法で印刷し、乾燥させ、電極を形成する。電極用金属ペーストは、金属粒子とガラス粒子とを必須成分とし、必要に応じて樹脂バインダ、その他の添加剤等を含む。このとき使用する金属粒子についてはAg、Alが好ましく用いられる。
ついでパッシベーション膜の上から2水準の不純物拡散層のうち、高濃度の不純物拡散層上にくるよう金属ペーストをスクリーン印刷法で印刷し、乾燥させ、電極を形成する。電極用金属ペーストは、金属粒子とガラス粒子とを必須成分とし、必要に応じて樹脂バインダ、その他の添加剤等を含む。このとき使用する金属粒子についてはAg、Alが好ましく用いられる。
<電極焼成工程>
ついで電極を熱処理(焼成)して、太陽電池を完成させる。600℃~900℃の範囲で数秒~数分間熱処理(焼成)すると、受光面側では電極用金属ペーストに含まれるガラス粒子によって絶縁膜である反射防止膜が溶融し、更にシリコン表面も一部溶融して、ペースト中の金属粒子(例えば銀粒子)が半導体基板と接触部を形成し凝固する。これにより、形成した受光面電極と半導体基板とが導通される。これはファイヤースルーと称されている。
ついで電極を熱処理(焼成)して、太陽電池を完成させる。600℃~900℃の範囲で数秒~数分間熱処理(焼成)すると、受光面側では電極用金属ペーストに含まれるガラス粒子によって絶縁膜である反射防止膜が溶融し、更にシリコン表面も一部溶融して、ペースト中の金属粒子(例えば銀粒子)が半導体基板と接触部を形成し凝固する。これにより、形成した受光面電極と半導体基板とが導通される。これはファイヤースルーと称されている。
受光面電極は、一般に、バスバー電極及び該バスバー電極と交差しているフィンガ電極で構成される。このような受光面電極は、上述の金属ペーストのスクリーン印刷、電極材料のメッキ又は高真空中における電子ビーム加熱による電極材料の蒸着等の手段により形成することができる。バスバー電極及びフィンガ電極は、公知の方法により形成することができる。

実施例および比較例で得られた太陽電池セルの高濃度拡散領域形成能を評価するために、下記のとおり高濃度拡散領域形成能評価用基板を作製した。

基板として、一辺156mmのn型単結晶シリコンからなる半導体基板を用意し、スライスダメージや自然酸化物を除去するために、両表面をアルカリエッチングした。この際、半導体基板の両面には典型的な幅が40~100μm、深さ3~4μm程度の無数の凹凸テクスチャーが形成され、これを基板とした。
次に、この基板の片面全面にp型不純物拡散組成物A1をスクリーン印刷で印刷した(スクリーン印刷機(マイクロテック(株)TM-750型)、スクリーンマスク(SUS(株)製、400メッシュ、線径23μm))。
p型不純物拡散組成物をスクリーン印刷後、空気中にて基板を140℃のホットプレートで5分間、さらに230℃のオーブンで30分間加熱することで、厚さ約1.5μmのパターンを形成した。
次に、この基板片面全面にレーザー照射を行った。照射にはNd:YAGレーザーの2倍高調波(532nm)を使用し、パルス幅100nsec、発振周波数10kHz、出力5W、ビーム径40μmφで行い、照射部分の温度が980℃になるよう適宜時間を調整して行った。
照射後の基板を5%フッ酸溶液に5分浸漬し、表面に残留したp型不純物拡散組成物を除去した後、水洗、乾燥し、高濃度拡散領域形成能評価用基板を得た。
得られた基板に対して、表面抵抗を四探針式表面抵抗測定装置RT-70V (ナプソン(株)製)を用いて上記基板の中心を含んだ1辺の方向に等間隔で15点測定し、平均値を算出した。同様にして、p型不純物拡散組成物A2~A24についても評価した。この値が低いほど、実施例および比較例で得られた太陽電池セルは、より高濃度の不純物拡散層が形成されていると言える。
<キャリア寿命の評価(VOC測定)>
実施例および比較例において得られた太陽電池セル(B1~B24)について、AM1.5のスペクトル分布を有するソーラーシミュレータを用いて、25℃の下で疑似太陽光を100mW/cm2のエネルギー密度で照射し、開放電圧VOC(Voltage Open Circuit)を測定した。VOCが高い程、キャリア寿命が長い特性良好な太陽電池セルと言える。
実施例および比較例において得られた太陽電池セル(B1~B24)について、AM1.5のスペクトル分布を有するソーラーシミュレータを用いて、25℃の下で疑似太陽光を100mW/cm2のエネルギー密度で照射し、開放電圧VOC(Voltage Open Circuit)を測定した。VOCが高い程、キャリア寿命が長い特性良好な太陽電池セルと言える。
<特性の経時安定性の評価>
室温(23℃)で14日放置した後のp型不純物拡散組成物(A1~A24)についても、同じく太陽電池セル(B1~B24)を形成し、14日放置後におけるA1~A24の抵抗値測定、B1~B24のVOC測定を上記と同じ方法で行った。

この基板を拡散炉((株)光洋サーモシステムズ製)に配置し、窒素19L/min、酸素0.6L/minの雰囲気下、臭化ホウ素(BBr3)を窒素0.06L/minでバブリングして流すことによって炉内をp型不純物拡散成分を含む雰囲気とし、930℃で30分間維持して基板全面に不純物拡散層を形成した。
次に、この基板にp型不純物拡散組成物A17をスクリーン印刷で印刷した。印刷パターンは図3、図4に示したような配置となるように位置合わせを行った(スクリーン印刷機(マイクロテック(株)TM-750型)、スクリーンマスク(SUS(株)製、400メッシュ、線径23μm))。
p型不純物拡散組成物をスクリーン印刷後、空気中にて基板を140℃のホットプレートで5分間、さらに230℃のオーブンで30分間加熱することで、厚さ約1.5μmのパターンを形成した。
次に、この基板に図3、図4に示したp型不純物拡散組成物のパターンに重なるようにレーザー照射を行った。照射にはNd:YAGレーザーの2倍高調波(532nm)を使用し、パルス幅100nsec、発振周波数10kHz、出力5W、ビーム径40μmφで行い、照射部分の温度が980℃になるよう適宜時間を調整して行った。
照射後の基板を5%フッ酸溶液に5分浸漬し、表面に残留したp型不純物拡散組成物を除去した後、水洗、乾燥した。
次に裏面にn型不純物拡散層を形成すべく、この基板表面をプラズマCVD装置に配置し、基板温度、400℃、RFパワー180W、ガス流量:SiH4=35scc、N2O=1500scc、圧力2.5torrでp型不純物拡散層上に厚み500nmの酸化シリコン層を形成させた。
次にこの基板を拡散炉((株)光洋サーモシステムズ製)に配置し、窒素19L/min、酸素0.6L/min、オキシ塩化リン(POCl3)を窒素0.06L/minでバブリングして流すことによって炉内をn型不純物拡散成分を含む雰囲気とし、850℃で20分間維持してp型不純物拡散面とは反対側の面にn型不純物拡散を行った。拡散終了後に基板を5%フッ酸溶液に10分浸漬し、基板両面の酸化シリコン含有層を除去した後、水洗、乾燥した。
次にこの基板をプラズマCVD装置に配置し、基板温度、400℃、RFパワー180W、ガス流量:N2=750scc、SiH4=35scc、NH3=90scc、圧力2.0torrで両面に厚み80nmの窒化シリコンからなるパッシベーション膜を形成させた。
次に、この基板の両面に市販のAg電極ペーストをスクリーン印刷で印刷した。電極の印刷パターンがp型不純物拡散組成物膜のパターンに重なるようにアライメントマークを使用して位置合わせを行った。
次に、この電極パターン付き基板を拡散炉((株)光洋サーモシステムズ製)に配置し、窒素16L/min、酸素4L/minの雰囲気下、750℃で3分間処理して電極とp型不純物拡散層を導通させ、太陽電池セルB17を形成した。
(実施例2~11、比較例1~13)
p型不純物拡散層形成組成物A1~A16、A18~A24を用いた以外は、実施例1と同様にして太陽電池セルB1~B16、B18~B24を作製した。

Claims (8)
- (a-1)一般式(1)で表される化合物および/またはポリビニルアルコール
(a-2)無機酸化物を主成分とする平均粒径が200nm以下の粒子
(a-3)ホウ素化合物
を含む不純物拡散組成物(a)であって、
(a-3)ホウ素化合物100質量部に対し、(a-2)粒子を5~50質量部含有する不純物拡散組成物。
- 前記一般式(1)で表される化合物としてトリメチロール化合物を含む、請求項1記載の不純物拡散組成物。
- 前記無機酸化物が酸化シリコンである請求項1または2記載の不純物拡散組成物。
- 前記(a-1)としてポリビニルアルコールを含有し、ポリビニルアルコールのケン化度が30~70%である請求項1または2記載の不純物拡散組成物。
- 前記トリメチロール化合物としてトリメチロールプロパン、トリメチロールエタンおよび/またはジトリメチロールプロパンを含む請求項2記載の不純物拡散組成物。
- 前記(a-2)粒子が、疎水性処理を施された粒子表面を有する請求項1または2記載の不純物拡散組成物。
- アルコキシシラン化合物、シラノール化合物およびシロキサン樹脂を含まないか、またはそれらの含有量が10質量%以下である請求項1または2記載の不純物拡散組成物。
- 半導体基板上に不純物拡散層(c)を形成する太陽電池の製造方法であって、
請求項1または2記載の不純物拡散組成物(a)を前記半導体基板上に塗布して不純物拡散組成物膜(b)を形成する工程、
前記不純物拡散組成物膜(b)にレーザーを照射して前記不純物拡散層(c)を形成する工程を含む太陽電池の製造方法。
