Description
本発明は、半導体製造におけるリソグラフィープロセスにおいて、特に最先端(ArF、EUV、EB等)のリソグラフィープロセスに用いることができるレジスト下層膜形成組成物に関する。また、前記レジスト下層膜形成組成物から得られるレジスト下層膜を適用したレジストパターン付き半導体基板の製造方法、及び半導体装置の製造方法に関する。
従来から半導体装置の製造において、レジスト組成物を用いたリソグラフィーによる微細加工が行われている。前記微細加工は、シリコンウェハー等の半導体基板上にフォトレジスト組成物の薄膜を形成し、その上にデバイスのパターンが描かれたマスクパターンを介して紫外線などの活性光線を照射し、現像し、得られたフォトレジストパターンを保護膜として基板をエッチング処理することにより、基板表面に、前記フォトレジストパターンに対応する微細凹凸を形成する加工法である。近年、半導体デバイスの高集積度化が進み、使用される活性光線も、従来使用されていたi線(波長365nm)、KrFエキシマレーザー(波長248nm)、ArFエキシマレーザー(波長193nm)に加え、最先端の微細加工にはEUV光(波長13.5nm)又はEB(電子線)の実用化が検討されている。これに伴い、半導体基板等からの影響による、レジストパターン形成不良が大きな問題となっている。そこでこの問題を解決すべく、レジストと半導体基板の間にレジスト下層膜を設ける方法が広く検討されている。
特許文献1には、ハロゲン原子を有するナフタレン環を含むリソグラフィー用下層膜形成組成物が開示されている。特許文献2には、ハロゲン化反射防止膜が開示されている。特許文献3には、レジスト下層膜形成用組成物が開示されている。
レジスト下層膜に要求される特性としては、例えば、上層に形成されるレジスト膜とのインターミキシングが起こらないこと(レジスト溶剤に不溶であること)、レジスト膜に比べてドライエッチング速度が速いことが挙げられる。
EUV露光を伴うリソグラフィーの場合、形成されるレジストパターンの線幅は32nm以下となり、EUV露光用のレジスト下層膜は、従来よりも膜厚を薄く形成して用いられる。このような薄膜を形成する際、基板表面、使用するポリマーなどの影響により、ピンホール、凝集などが発生しやすく、欠陥のない均一な膜を形成することが困難であった。
一方、レジストパターン形成の際、レジスト膜を溶解し得る溶剤(通常は有機溶剤)を用いて前記レジスト膜の未露光部を除去し、当該レジスト膜の露光部をレジストパターンとして残すネガ現像プロセスや、前記溶剤を用いて前記レジスト膜の露光部を除去し、当該レジスト膜の未露光部をレジストパターンとして残すポジ現像プロセスにおいては、現像の際のレジストパターンの密着性の改善が大きな課題となっている。
また、レジストパターン形成時のLWR(Line Width Roughness、ライン・ウィドス・ラフネス、線幅の揺らぎ(ラフネス))の悪化を抑制し、良好な矩形形状を有するレジストパターンを形成すること、及びレジスト感度の向上が求められている。
EUV露光を伴うリソグラフィーの場合、形成されるレジストパターンの線幅は32nm以下となり、EUV露光用のレジスト下層膜は、従来よりも膜厚を薄く形成して用いられる。このような薄膜を形成する際、基板表面、使用するポリマーなどの影響により、ピンホール、凝集などが発生しやすく、欠陥のない均一な膜を形成することが困難であった。
一方、レジストパターン形成の際、レジスト膜を溶解し得る溶剤(通常は有機溶剤)を用いて前記レジスト膜の未露光部を除去し、当該レジスト膜の露光部をレジストパターンとして残すネガ現像プロセスや、前記溶剤を用いて前記レジスト膜の露光部を除去し、当該レジスト膜の未露光部をレジストパターンとして残すポジ現像プロセスにおいては、現像の際のレジストパターンの密着性の改善が大きな課題となっている。
また、レジストパターン形成時のLWR(Line Width Roughness、ライン・ウィドス・ラフネス、線幅の揺らぎ(ラフネス))の悪化を抑制し、良好な矩形形状を有するレジストパターンを形成すること、及びレジスト感度の向上が求められている。
本発明は、所望のレジストパターンを形成できるレジスト下層膜を形成するためのレジスト下層膜形成組成物、該レジスト下層膜形成組成物から得られるレジスト下層膜、並びに該レジスト下層膜を用いた、パターニングされたレジスト膜を有する半導体基板の製造方法、及び半導体装置の製造方法を提供することを目的とする。
本発明は以下を包含する。
[1] 下記式(1)で表される化合物、及び溶剤を含む、レジスト下層膜形成組成物。
(式(1)中、Xは、それぞれ独立して、ハロゲン原子、又は少なくとも1つのハロゲン原子を有する1価の有機基を表す。Yは、n価の基を表す。nは、2~6の整数を表す。)
[2] Xが、下記式(2)で表される、[1]に記載のレジスト下層膜形成組成物。
(式(2)中、X1は、少なくとも1つのハロゲン原子を有する1価の炭化水素基を表す。X2は、-O-CO-*1(*1は、X1との結合手を表す。)、-NR-(Rは、炭素原子数1~12の1価の有機基を表す。)、又は-S-を表す。*は、結合手を表す。)
[3] X1が、少なくとも1つのハロゲン原子を有する炭素原子数1~12のアルキル基である、[2]に記載のレジスト下層膜形成組成物。
[4] Yの構成原子数が、5~30である、[1]~[3]のいずれかに記載のレジスト下層膜形成組成物。
[5] Yが、炭素原子と、窒素原子及び酸素原子の少なくともいずれかとを有する、[1]~[4]のいずれかに記載のレジスト下層膜形成組成物。

本発明によれば、所望のレジストパターンを形成できるレジスト下層膜を形成するためのレジスト下層膜形成組成物、該レジスト下層膜形成組成物から得られるレジスト下層膜、並びに該レジスト下層膜を用いた、パターニングされたレジスト膜を有する半導体基板の製造方法、及び半導体装置の製造方法を提供することができる。
<レジスト下層膜形成組成物>
本発明のレジスト下層膜形成組成物は、下記式(1)で表される化合物、及び溶剤を含む。
レジスト下層膜形成組成物は、その他の成分として、架橋剤、酸発生剤などを含んでいてもよい。
本発明のレジスト下層膜形成組成物は、下記式(1)で表される化合物、及び溶剤を含む。
レジスト下層膜形成組成物は、その他の成分として、架橋剤、酸発生剤などを含んでいてもよい。

ハロゲン原子としては、フッ素原子、塩素原子、臭素原子及びヨウ素原子が挙げられるが、フッ素原子又はヨウ素原子であることが好ましい。
式(1)で表される化合物におけるハロゲン原子は、1種類であってもよいし、複数種類であってもよいが、1種類であることが、式(1)で表される化合物の製造が容易である点から好ましい。
ハロゲン原子としては、フッ素原子、塩素原子、臭素原子及びヨウ素原子が挙げられるが、フッ素原子又はヨウ素原子であることが好ましい。
式(1)で表される化合物におけるハロゲン原子は、1種類であってもよいし、複数種類であってもよいが、1種類であることが、式(1)で表される化合物の製造が容易である点から好ましい。
nは、2~5の整数が好ましく、3~4の整数がより好ましい。
Xの1価の有機基における炭素原子数としては、特に制限されないが、1~50が好ましく、1~30がより好ましく、3~20が特に好ましい。
Xが有するハロゲン原子の数としては、特に制限されず、1であってもよいし、2以上であってもよいが、1~5が好ましく、1~3がより好ましい。
複数のXは、同じであってもよいし、異なっていてもよいが、式(1)で表される化合物の製造が容易である点から、同じであることが好ましい。
Xは、芳香族炭化水素環を有していてもよいし、芳香族炭化水素環を有していなくてもよい。芳香族炭化水素環としては、例えば、ベンゼン環、ナフタレン環、アントラセン環などが挙げられる。
Xが有するハロゲン原子の少なくとも一つは、芳香族炭化水素環を構成する炭素原子ではない炭素原子に結合していることが好ましい。そのような炭素原子としては、例えば、アルキル基を構成する炭素原子が挙げられる。
Xは、下記式(2)で表されることが好ましい。
(式(2)中、X1は、少なくとも1つのハロゲン原子を有する1価の炭化水素基を表す。X2は、-O-CO-*1(*1は、X1との結合手を表す。)、-NR-(Rは、炭素原子数1~12の1価の有機基を表す。)、又は-S-を表す。*は、結合手を表す。)
X1の炭化水素基における炭素原子数としては、特に限定されないが、1~20が好ましく、1~12がより好ましく、1~6が特に好ましい。
X1における炭化水素基としては、例えば、芳香族炭化水素基、非芳香族炭化水素基が挙げられる。
X1は、少なくとも1つのハロゲン原子を有する炭素原子数1~12のアルキル基であることが好ましく、少なくとも1つのハロゲン原子を有する炭素原子数1~6のアルキル基であることがより好ましい。
少なくとも1つのハロゲン原子を有する炭素原子数1~12のアルキル基とは、言い換えれば、少なくとも1つの水素原子がハロゲン原子で置換された炭素原子数1~12のアルキル基であり、炭素原子数1~12のハロゲン化アルキル基ともいう。
そのようなハロゲン化アルキル基としては、ハロゲン原子がフッ素原子の場合、例えば、トリフルオロメチル基、2,2,2-トリフルオロエチル基、パーフルオロエチル基、3,3,3-トリフルオロプロピル基、2,2,3,3,3-ペンタフルオロプロピル基、2,2,3,3-テトラフルオロプロピル基、2,2,2-トリフルオロ-1-(トリフルオロメチル)エチル基、パーフルオロプロピル基、4,4,4-トリフルオロブチル基、3,3,4,4,4-ペンタフルオロブチル基、2,2,3,3,4,4,4-ヘプタフルオロブチル基、パーフルオロブチル基、2,2,3,3,4,4,5,5,5-ノナフルオロペンチル基、2,2,3,3,4,4,5,5-オクタフルオロペンチル基、パーフルオロペンチル基、2,2,3,3,4,4,5,5,6,6,6-ウンデカフルオロヘキシル基、2,2,3,3,4,4,5,5,6,6-デカフルオロヘキシル基、3,3,4,4,5,5,6,6,6-ノナフルオロヘキシル基、パーフルオロヘキシル基などが挙げられる。

式(1)で表される化合物の分子量としては、特に制限されないが、200~2,000が好ましく、300~1,500がより好ましく、500~1,300が特に好ましい。
<<式(1)で表される化合物の製造方法>>
式(1)で表さる化合物の製造方法としては、特に制限されないが、例えば、下記式(1A)で表される化合物と、下記式(1B)で表される化合物とを反応させる製造方法が挙げられる。
式(1)で表さる化合物の製造方法としては、特に制限されないが、例えば、下記式(1A)で表される化合物と、下記式(1B)で表される化合物とを反応させる製造方法が挙げられる。
式(1B)で表される化合物としては、例えば、下記式(1B-1)で表される化合物が好ましい。
式(1)で表さる化合物を製造する際の、式(1A)で表される化合物と、式(1B)で表される化合物との配合モル比率(式(1A):式(1B))としては、1:n~1:2nが挙げられる。nは、式(1A)中のnである。
式(1A)で表される化合物は、製造した物であってもよいし、市販品であってもよい。市販品としては、例えば、トリグリシジルイソシアヌル酸(日産化学社製)、1,3,4,6-テトラグリシジルグリコールウリル(四国化成社製)、デナコール EX-614B(ソルビトールポリグリシジルエーテル、ナガセケムテックス社製)、デナコール EX-313(グリセロールポリグリシジルエーテル、ナガセケムテックス社製)、デナコール EX-512(ポリグリセロールポリグリシジルエーテル、ナガセケムテックス社製)、デナコール EX-321(トリメチロールプロパンポリグリシジルエーテル、ナガセケムテックス社製)、デナコール EX-321L(トリメチロールプロパンポリグリシジルエーテル、ナガセケムテックス社製)などが挙げられる。これらは、単一の式(1A)で表される化合物であってもよいし、2種以上の式(1A)で表される化合物の混合物であってもよいし、1種又は2種以上の式(1A)で表される化合物と他の化合物との混合物であってもよい。
式(1)で表さる化合物の製造方法の反応形態の一例は、グリシジル基とカルボキシル基との付加反応である。その際、触媒として、四級アンモニウム塩、ホスホニウム塩などを用いてもよい。
四級アンモニウム塩としては、例えば、テトラブチルアンモニウムテトラフルオロボレート、テトラブチルアンモニウムヘキサフルオロホスフェート、テトラブチルアンモニウムハイドロジェンサルフェート、テトラエチルアンモニウムテトラフルオロボレート、テトラエチルアンモニウムp-トルエンスルホネート、N,N-ジメチル-N-ベンジルアニリニウムヘキサフルオロアンチモネート、N,N-ジメチル-N-ベンジルアニリニウムテトラフルオロボレート、N,N-ジメチル-N-ベンジルピリジニウムヘキサフルオロアンチモネート、N,N-ジエチル-N-ベンジルトリフルオロメタンスルホネート、N,N-ジメチル-N-(4-メトキシベンジル)ピリジニウムヘキサフルオロアンチモネート、N,N-ジエチル-N-(4-メトキシベンジル)トルイジニウムヘキサフルオロアンチモネートなどが挙げられる。

アルキレングリコールモノアルキルエーテル類としては、例えば、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、プロピレングリコールモノメチルエーテル、プロピレングリコールモノエチルエーテル、ブチレングリコールモノメチルエーテル、ブチレングリコールモノエチルエーテル、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテルなどが挙げられる。
アルキレングリコールジアルキルエーテル類としては、例えば、エチレングリコールジメチルエーテル(DME)、エチレングリコールジエチルエーテル、プロピレングリコールジメチルエーテル、プロピレングリコールジエチルエーテル、ブチレングリコールジメチルエーテル、ブチレングリコールジエチルエーテル、ジエチレングリコールジメチルエーテル、ジエチレングリコールジエチルエーテルなどが挙げられる。

アルキレングリコールジアルキルエーテル類としては、例えば、エチレングリコールジメチルエーテル(DME)、エチレングリコールジエチルエーテル、プロピレングリコールジメチルエーテル、プロピレングリコールジエチルエーテル、ブチレングリコールジメチルエーテル、ブチレングリコールジエチルエーテル、ジエチレングリコールジメチルエーテル、ジエチレングリコールジエチルエーテルなどが挙げられる。

式(1)で表さる化合物の製造方法における反応温度としては、特に限定されないが、例えば、20℃~60℃が挙げられる。
式(1)で表さる化合物の製造方法における反応時間としては、特に限定されないが、例えば、1時間~72時間が挙げられる。

式(1)で表される化合物の製造方法においては、単一の式(1)で表される化合物が得られてもよいし、2種以上の式(1)で表される化合物の混合物が得られてもよいし、1種又は2種以上の式(1)で表される化合物とそれ以外の化合物との混合物が得られてもよい。式(1)で表される化合物の製造方法によって得られる生成物が混合物の場合、その混合物を精製してレジスト下層膜形成組成物の調製に用いてもよいし、その混合物を精製せずにレジスト下層膜形成組成物の調製に用いてもよい。
レジスト下層膜形成組成物における前記式(1)で表される化合物の含有量としては、特に制限されないが、溶解性の観点から、レジスト下層膜形成組成物全体に対して、0.1質量%~50質量%が好ましく、0.1質量%~10質量%がより好ましい。
<溶剤>
レジスト下層膜形成組成物に使用される溶剤は、常温で固体の含有成分を均一に溶解できる溶剤であれば特に限定は無いが、一般的に半導体リソグラフィー工程用薬液に用いられる有機溶剤が好ましい。具体的には、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、メチルセロソルブアセテート、エチルセロソルブアセテート、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、プロピレングリコール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノエチルエーテル、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールプロピルエーテルアセテート、トルエン、キシレン、メチルエチルケトン、メチルイソブチルケトン、シクロペンタノン、シクロヘキサノン、シクロヘプタノン、4-メチル-2-ペンタノール、2-ヒドロキシイソ酪酸メチル、2-ヒドロキシイソ酪酸エチル、エトキシ酢酸エチル、酢酸2-ヒドロキシエチル、3-メトキシプロピオン酸メチル、3-メトキシプロピオン酸エチル、3-エトキシプロピオン酸エチル、3-エトキシプロピオン酸メチル、ピルビン酸メチル、ピルビン酸エチル、酢酸エチル、酢酸ブチル、乳酸エチル、乳酸ブチル、2-ヘプタノン、メトキシシクロペンタン、アニソール、γ-ブチロラクトン、N-メチルピロリドン、N,N-ジメチルホルムアミド、及びN,N-ジメチルアセトアミドが挙げられる。これらの溶剤は、単独で又は2種以上を組み合わせて用いることができる。
レジスト下層膜形成組成物に使用される溶剤は、常温で固体の含有成分を均一に溶解できる溶剤であれば特に限定は無いが、一般的に半導体リソグラフィー工程用薬液に用いられる有機溶剤が好ましい。具体的には、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、メチルセロソルブアセテート、エチルセロソルブアセテート、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、プロピレングリコール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノエチルエーテル、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールプロピルエーテルアセテート、トルエン、キシレン、メチルエチルケトン、メチルイソブチルケトン、シクロペンタノン、シクロヘキサノン、シクロヘプタノン、4-メチル-2-ペンタノール、2-ヒドロキシイソ酪酸メチル、2-ヒドロキシイソ酪酸エチル、エトキシ酢酸エチル、酢酸2-ヒドロキシエチル、3-メトキシプロピオン酸メチル、3-メトキシプロピオン酸エチル、3-エトキシプロピオン酸エチル、3-エトキシプロピオン酸メチル、ピルビン酸メチル、ピルビン酸エチル、酢酸エチル、酢酸ブチル、乳酸エチル、乳酸ブチル、2-ヘプタノン、メトキシシクロペンタン、アニソール、γ-ブチロラクトン、N-メチルピロリドン、N,N-ジメチルホルムアミド、及びN,N-ジメチルアセトアミドが挙げられる。これらの溶剤は、単独で又は2種以上を組み合わせて用いることができる。
これらの溶剤の中でプロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、乳酸エチル、乳酸ブチル、及びシクロヘキサノンが好ましい。特にプロピレングリコールモノメチルエーテル及びプロピレングリコールモノメチルエーテルアセテートが好ましい。
<架橋剤>
レジスト下層膜形成組成物に任意成分として含まれる架橋剤は、前記式(1)で表される化合物が有する2級水酸基と反応する官能基を有する。
架橋剤としては、例えば、ヘキサメトキシメチルメラミン、テトラメトキシメチルベンゾグアナミン、1,3,4,6-テトラキス(メトキシメチル)グリコールウリル(テトラメトキシメチルグリコールウリル)(POWDERLINK〔登録商標〕1174)、1,3,4,6-テトラキス(ブトキシメチル)グリコールウリル、1,3,4,6-テトラキス(ヒドロキシメチル)グリコールウリル、1,3-ビス(ヒドロキシメチル)尿素、1,1,3,3-テトラキス(ブトキシメチル)尿素及び1,1,3,3-テトラキス(メトキシメチル)尿素などが挙げられる。
レジスト下層膜形成組成物に任意成分として含まれる架橋剤は、前記式(1)で表される化合物が有する2級水酸基と反応する官能基を有する。
架橋剤としては、例えば、ヘキサメトキシメチルメラミン、テトラメトキシメチルベンゾグアナミン、1,3,4,6-テトラキス(メトキシメチル)グリコールウリル(テトラメトキシメチルグリコールウリル)(POWDERLINK〔登録商標〕1174)、1,3,4,6-テトラキス(ブトキシメチル)グリコールウリル、1,3,4,6-テトラキス(ヒドロキシメチル)グリコールウリル、1,3-ビス(ヒドロキシメチル)尿素、1,1,3,3-テトラキス(ブトキシメチル)尿素及び1,1,3,3-テトラキス(メトキシメチル)尿素などが挙げられる。
また、架橋剤は、国際公開第2017/187969号公報に記載の、窒素原子と結合する下記式(1d)で表される置換基を1分子中に2~6つ有する含窒素化合物であってもよい。
前記式(1d)で表される置換基を1分子中に2~6つ有する含窒素化合物は下記式(1E)で表されるグリコールウリル誘導体であってよい。
前記式(1E)で表されるグリコールウリル誘導体として、例えば、下記式(1E-1)~式(1E-6)で表される化合物が挙げられる。
前記式(1d)で表される置換基を1分子中に2~6つ有する含窒素化合物は、窒素原子と結合する下記式(2d)で表される置換基を1分子中に2~6つ有する含窒素化合物と下記式(3d)で表される少なくとも1種の化合物とを反応させることで得られる。
前記式(1E)で表されるグリコールウリル誘導体は、下記式(2E)で表されるグリコールウリル誘導体と前記式(3d)で表される少なくとも1種の化合物とを反応させることにより得られる。
前記式(2d)で表される置換基を1分子中に2~6つ有する含窒素化合物は、例えば、下記式(2E)で表されるグリコールウリル誘導体である。
前記式(2E)で表されるグリコールウリル誘導体として、例えば、下記式(2E-1)~式(2E-4)で表される化合物が挙げられる。さらに前記式(3d)で表される化合物として、例えば下記式(3d-1)及び式(3d-2)で表される化合物が挙げられる。
前記窒素原子と結合する式(1d)で表される置換基を1分子中に2~6つ有する含窒素化合物に係る内容については、WO2017/187969号公報の全開示が本願に援用される。
前記架橋剤が使用される場合、当該架橋剤の含有割合は、前記式(1)で表される化合物に対し、例えば1質量%~50質量%であり、好ましくは、5質量%~30質量%である。
<酸発生剤>
レジスト下層膜形成組成物に任意成分として含まれる酸発生剤は、熱酸発生剤、光酸発生剤何れも使用することができるが、熱酸発生剤を使用することが好ましい。
前記熱酸発生剤としては、例えば、p-トルエンスルホン酸、トリフルオロメタンスルホン酸、ピリジニウム-p-トルエンスルホネート(ピリジニウム-p-トルエンスルホン酸)、ピリジニウムフェノールスルホン酸、ピリジニウム-p-ヒドロキシベンゼンスルホン酸(p-フェノールスルホン酸ピリジニウム塩)、ピリジニウム-トリフルオロメタンスルホン酸、サリチル酸、カンファースルホン酸、5-スルホサリチル酸、4-クロロベンゼンスルホン酸、4-ヒドロキシベンゼンスルホン酸、ベンゼンジスルホン酸、1-ナフタレンスルホン酸、クエン酸、安息香酸、ヒドロキシ安息香酸等のスルホン酸化合物及びカルボン酸化合物が挙げられる。
レジスト下層膜形成組成物に任意成分として含まれる酸発生剤は、熱酸発生剤、光酸発生剤何れも使用することができるが、熱酸発生剤を使用することが好ましい。
前記熱酸発生剤としては、例えば、p-トルエンスルホン酸、トリフルオロメタンスルホン酸、ピリジニウム-p-トルエンスルホネート(ピリジニウム-p-トルエンスルホン酸)、ピリジニウムフェノールスルホン酸、ピリジニウム-p-ヒドロキシベンゼンスルホン酸(p-フェノールスルホン酸ピリジニウム塩)、ピリジニウム-トリフルオロメタンスルホン酸、サリチル酸、カンファースルホン酸、5-スルホサリチル酸、4-クロロベンゼンスルホン酸、4-ヒドロキシベンゼンスルホン酸、ベンゼンジスルホン酸、1-ナフタレンスルホン酸、クエン酸、安息香酸、ヒドロキシ安息香酸等のスルホン酸化合物及びカルボン酸化合物が挙げられる。
前記光酸発生剤としては、例えば、オニウム塩化合物、スルホンイミド化合物、及びジスルホニルジアゾメタン化合物等が挙げられる。
オニウム塩化合物としては、例えば、ジフェニルヨードニウムヘキサフルオロホスフェート、ジフェニルヨードニウムトリフルオロメタンスルホネート、ジフェニルヨードニウムノナフルオロノルマルブタンスルホネート、ジフェニルヨードニウムパーフルオロノルマルオクタンスルホネート、ジフェニルヨードニウムカンファースルホネート、ビス(4-tert-ブチルフェニル)ヨードニウムカンファースルホネート及びビス(4-tert-ブチルフェニル)ヨードニウムトリフルオロメタンスルホネート等のヨードニウム塩化合物、及びトリフェニルスルホニウムヘキサフルオロアンチモネート、トリフェニルスルホニウムノナフルオロノルマルブタンスルホネート、トリフェニルスルホニウムカンファースルホネート及びトリフェニルスルホニウムトリフルオロメタンスルホネート等のスルホニウム塩化合物等が挙げられる。
スルホンイミド化合物としては、例えばN-(トリフルオロメタンスルホニルオキシ)スクシンイミド、N-(ノナフルオロノルマルブタンスルホニルオキシ)スクシンイミド、N-(カンファースルホニルオキシ)スクシンイミド及びN-(トリフルオロメタンスルホニルオキシ)ナフタルイミド等が挙げられる。
ジスルホニルジアゾメタン化合物としては、例えば、ビス(トリフルオロメチルスルホニル)ジアゾメタン、ビス(シクロヘキシルスルホニル)ジアゾメタン、ビス(フェニルスルホニル)ジアゾメタン、ビス(p-トルエンスルホニル)ジアゾメタン、ビス(2,4-ジメチルベンゼンスルホニル)ジアゾメタン、及びメチルスルホニル-p-トルエンスルホニルジアゾメタン等が挙げられる。
前記酸発生剤は一種のみを使用することができ、または二種以上を組み合わせて使用することができる。
前記酸発生剤が使用される場合、当該酸発生剤の含有割合は、前記架橋剤に対し、例えば0.1質量%~50質量%であり、好ましくは、1質量%~30質量%である。
<その他の成分>
レジスト下層膜形成組成物には、ピンホールやストリエーション等の発生がなく、表面むらに対する塗布性をさらに向上させるために、さらに界面活性剤を添加することができる。界面活性剤としては、例えばポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンセチルエーテル、ポリオキシエチレンオレイルエーテル等のポリオキシエチレンアルキルエーテル類、ポリオキシエチレンオクチルフェノールエーテル、ポリオキシエチレンノニルフェノールエーテル等のポリオキシエチレンアルキルアリルエーテル類、ポリオキシエチレン・ポリオキシプロピレンブロックコポリマー類、ソルビタンモノラウレート、ソルビタンモノパルミテート、ソルビタンモノステアレート、ソルビタンモノオレエート、ソルビタントリオレエート、ソルビタントリステアレート等のソルビタン脂肪酸エステル類、ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノパルミテート、ポリオキシエチレンソルビタンモノステアレート、ポリオキシエチレンソルビタントリオレエート、ポリオキシエチレンソルビタントリステアレート等のポリオキシエチレンソルビタン脂肪酸エステル類等のノニオン系界面活性剤、エフトップEF301、EF303、EF352((株)トーケムプロダクツ製、商品名)、メガファックF171、F173、R-30(大日本インキ(株)製、商品名)、フロラードFC430、FC431(住友スリーエム(株)製、商品名)、アサヒガードAG710、サーフロンS-382、SC101、SC102、SC103、SC104、SC105、SC106(旭硝子(株)製、商品名)等のフッ素系界面活性剤、オルガノシロキサンポリマーKP341(信越化学工業(株)製)等を挙げることができる。これらの界面活性剤の配合量は、レジスト下層膜形成組成物の全固形分に対して通常2.0質量%以下、好ましくは1.0質量%以下である。これらの界面活性剤は単独で添加してもよいし、また2種以上の組合せで添加することもできる。

レジスト下層膜形成組成物が含む不揮発分、すなわち前記溶剤を除いた成分は例えば0.01質量%~10質量%である。
<レジスト下層膜>
本発明に係るレジスト下層膜は、前述したレジスト下層膜形成組成物を半導体基板上に塗布し、焼成することにより製造することができる。
レジスト下層膜は、レジスト下層膜形成組成物からなる塗布膜の焼成物である。
本発明に係るレジスト下層膜は、前述したレジスト下層膜形成組成物を半導体基板上に塗布し、焼成することにより製造することができる。
レジスト下層膜は、レジスト下層膜形成組成物からなる塗布膜の焼成物である。
本発明のレジスト下層膜形成組成物が塗布される半導体基板としては、例えば、シリコンウエハ、ゲルマニウムウエハ、及びヒ化ガリウム、リン化インジウム、窒化ガリウム、窒化インジウム、窒化アルミニウム等の化合物半導体ウエハが挙げられる。
表面に無機膜が形成された半導体基板を用いる場合、当該無機膜は、例えば、ALD(原子層堆積)法、CVD(化学気相堆積)法、反応性スパッタ法、イオンプレーティング法、真空蒸着法、スピンコーティング法(スピンオングラス:SOG)により形成される。前記無機膜として、例えば、ポリシリコン膜、酸化ケイ素膜、窒化珪素膜、BPSG(Boro-Phospho Silicate Glass)膜、窒化チタン膜、窒化酸化チタン膜、タングステン膜、窒化ガリウム膜、及びヒ化ガリウム膜が挙げられる。
このような半導体基板上に、スピナー、コーター等の適当な塗布方法により本発明のレジスト下層膜形成組成物を塗布する。その後、ホットプレート等の加熱手段を用いてベークすることによりレジスト下層膜を形成する。ベーク条件としては、ベーク温度100℃~400℃、ベーク時間0.3分~60分間の中から適宜、選択される。好ましくは、ベーク温度120℃~350℃、ベーク時間0.5分~30分間、より好ましくは、ベーク温度150℃~300℃、ベーク時間0.8分~10分間である。
形成されるレジスト下層膜の膜厚としては、例えば0.001μm(1nm)~10μm、0.002μm(2nm)~1μm、0.005μm(5nm)~0.5μm(500nm)、0.001μm(1nm)~0.05μm(50nm)、0.002μm(2nm)~0.05μm(50nm)、0.003μm(3nm)~0.05μm(50nm)、0.004μm(4nm)~0.05μm(50nm)、0.005μm(5nm)~0.05μm(50nm)、0.003μm(3nm)~0.03μm(30nm)、0.003μm(3nm)~0.02μm(20nm)、0.005μm(5nm)~0.02μm(20nm)である。ベーク時の温度が、上記範囲より低い場合には架橋が不十分となる。一方、ベーク時の温度が上記範囲より高い場合は、レジスト下層膜が熱によって分解してしまうことがある。
<パターンニングされたレジスト膜を有する半導体基板の製造方法、半導体装置の製造方法>
パターンニングされたレジスト膜を有する半導体基板の製造方法は、少なくとも以下の工程を含む。
・半導体基板上に本発明のレジスト下層膜形成組成物を塗布しベークしてレジスト下層膜を形成する工程
・レジスト下層膜上にレジストを塗布しベークしてレジスト膜を形成する工程
・レジスト下層膜とレジスト膜とで被覆された半導体基板を露光する工程
・露光後のレジスト膜を現像し、レジスト膜をパターニングする工程
パターンニングされたレジスト膜を有する半導体基板の製造方法は、少なくとも以下の工程を含む。
・半導体基板上に本発明のレジスト下層膜形成組成物を塗布しベークしてレジスト下層膜を形成する工程
・レジスト下層膜上にレジストを塗布しベークしてレジスト膜を形成する工程
・レジスト下層膜とレジスト膜とで被覆された半導体基板を露光する工程
・露光後のレジスト膜を現像し、レジスト膜をパターニングする工程
半導体装置の製造方法は、少なくとも以下の工程を含む。

有機溶媒と、式RSnO(3/2-x/2)(OH)x(式中、0<x<3)で表される第1の有機金属化合物とを含むコーティング溶液であって、前記溶液中に約0.0025M~約1.5Mのスズが含まれ、Rが3~31個の炭素原子を有するアルキル基またはシクロアルキル基であり、前記アルキル基またはシクロアルキル基が第2級または第3級炭素原子においてスズに結合された、コーティング溶液。
水と、金属亜酸化物陽イオンと、多原子無機陰イオンと、過酸化物基を含んで成る感放射線リガンドとの混合物を含んで成る無機パターン形成前駆体水溶液。
露光は、所定のパターンを形成するためのマスク(レチクル)を通して行われ、例えば、i線、KrFエキシマレーザー、ArFエキシマレーザー、EUV(極端紫外線)またはEB(電子線)が使用されるが、本発明のレジスト下層膜形成組成物は、EB(電子線)又はEUV(極端紫外線)露光用に適用されることが好ましく、EUV(極端紫外線)露光用に適用されることが好ましい。現像にはアルカリ現像液が用いられ、現像温度5℃~50℃、現像時間10秒~300秒から適宜選択される。アルカリ現像液としては、例えば、水酸化ナトリウム、水酸化カリウム、炭酸ナトリウム、ケイ酸ナトリウム、メタケイ酸ナトリウム、アンモニア水等の無機アルカリ類、エチルアミン、n-プロピルアミン等の第一アミン類、ジエチルアミン、ジーn-ブチルアミン等の第二アミン類、トリエチルアミン、メチルジエチルアミン等の第三アミン類、ジメチルエタノールアミン、トリエタノールアミン等のアルコールアミン類、テトラメチルアンモニウムヒドロキシド、テトラエチルアンモニウムヒドロキシド、コリン等の第4級アンモニウム塩、ピロール、ピペリジン等の環状アミン類、等のアルカリ類の水溶液を使用することができる。さらに、上記アルカリ類の水溶液にイソプロピルアルコール等のアルコール類、ノニオン系等の界面活性剤を適当量添加して使用することもできる。これらの中で好ましい現像液は第四級アンモニウム塩の水溶液、さらに好ましくはテトラメチルアンモニウムヒドロキシドの水溶液及びコリンの水溶液である。さらに、これらの現像液に界面活性剤などを加えることもできる。アルカリ現像液に代えて、酢酸ブチル等の有機溶媒で現像を行い、フォトレジストのアルカリ溶解速度が向上していない部分を現像する方法を用いることもできる。上記工程を経て、パターンニングされたレジスト膜を有する半導体基板が製造できる。
次いで、形成したレジストパターンをマスクとして、前記レジスト下層膜をドライエッチングする。その際、用いた半導体基板の表面に前記無機膜が形成されている場合、その無機膜の表面を露出させ、用いた半導体基板の表面に前記無機膜が形成されていない場合、その半導体基板の表面を露出させる。その後半導体基板を公知の方法(ドライエッチング法等)により半導体基板を加工する工程を経て、半導体装置が製造できる。
次に実施例を挙げ本発明の内容を具体的に説明するが、本発明はこれらに限定されるものではない。
本明細書の合成例に示す生成物の重量平均分子量は、ゲルパーミエーションクロマトグラフィー(以下、GPCと略称する)による測定結果である。測定には東ソー(株)製GPC装置を用い、測定条件等は次のとおりである。
・GPCカラム:Shodex KF803L、Shodex KF802、Shodex KF801〔登録商標〕(昭和電工(株))
・カラム温度:40℃
・溶媒:テトラヒドロキシフラン(THF)

<合成例1>
トリグリシジルイソシアヌル酸(日産化学(株)製)5.00g、3,3,3-トリフルオロプロピオン酸(東京化成工業(株)製)6.57g、及びテトラブチルホスホニウムブロマイド(ACROSS社製)0.19gを、反応容器中のプロピレングリコールモノメチルエーテル17.65gに加え溶解させた。反応容器を窒素置換後、105℃で24時間反応させ、溶液を得た。当該溶液は、室温に冷却しても白濁等を生じることはなく、プロピレングリコールモノメチルエーテルに対する溶解性は良好である。GPC分析を行ったところ、得られた溶液中の生成物は標準ポリスチレン換算にて重量平均分子量692、分散度は1.31であった。本合成例で得られた主な化合物は、下記式(1a)で表される。
トリグリシジルイソシアヌル酸(日産化学(株)製)5.00g、3,3,3-トリフルオロプロピオン酸(東京化成工業(株)製)6.57g、及びテトラブチルホスホニウムブロマイド(ACROSS社製)0.19gを、反応容器中のプロピレングリコールモノメチルエーテル17.65gに加え溶解させた。反応容器を窒素置換後、105℃で24時間反応させ、溶液を得た。当該溶液は、室温に冷却しても白濁等を生じることはなく、プロピレングリコールモノメチルエーテルに対する溶解性は良好である。GPC分析を行ったところ、得られた溶液中の生成物は標準ポリスチレン換算にて重量平均分子量692、分散度は1.31であった。本合成例で得られた主な化合物は、下記式(1a)で表される。

トリグリシジルイソシアヌル酸(日産化学(株)製)5.00g、3-ヨードプロピオン酸(東京化成工業(株)製)10.9g、及びテトラブチルホスホニウムブロマイド(ACROSS社製)0.19gを、反応容器中のプロピレングリコールモノメチルエーテル24.18gに加え溶解させた。反応容器を窒素置換後、40℃で48時間反応させ、溶液を得た。当該溶液は、室温に冷却しても白濁等を生じることはなく、プロピレングリコールモノメチルエーテルに対する溶解性は良好である。GPC分析を行ったところ、得られた溶液中の生成物は標準ポリスチレン換算にて重量平均分子量901、分散度は1.34であった。本合成例で得られた主な化合物は、下記式(2a)で表される。

1,3,4,6-テトラグリシジルグリコールウリル(四国化成(株)製)7.00g、3,3,3-トリフルオロプロピオン酸(東京化成工業(株)製)6.61g、及びテトラブチルホスホニウムブロマイド(ACROSS社製)0.08gを、反応容器中のプロピレングリコールモノメチルエーテル8.89gに加え溶解させた。反応容器を窒素置換後、105℃で24時間反応させ、溶液を得た。当該溶液は、室温に冷却しても白濁等を生じることはなく、プロピレングリコールモノメチルエーテルに対する溶解性は良好である。GPC分析を行ったところ、得られた溶液中の生成物は標準ポリスチレン換算にて重量平均分子量887、分散度は1.24であった。本合成例で得られた主な化合物は、下記式(1b)で表される。

上記合成例1で得られた溶液4.25g(固形分:16.7重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル175.53g及びプロピレングリコールモノメチルエーテルアセテート19.92gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
上記合成例1で得られた溶液4.25g(固形分:16.7重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル175.53g及びプロピレングリコールモノメチルエーテルアセテート19.92gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
<実施例2>
上記合成例2で得られた溶液9.24g(固形分:12.7重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.41g、ピリジニウムフェノールスルホン酸0.059g、プロピレングリコールモノメチルエーテル260.26g及びプロピレングリコールモノメチルエーテルアセテート29.83gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
上記合成例2で得られた溶液9.24g(固形分:12.7重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.41g、ピリジニウムフェノールスルホン酸0.059g、プロピレングリコールモノメチルエーテル260.26g及びプロピレングリコールモノメチルエーテルアセテート29.83gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
<実施例3>
上記合成例3で得られた溶液7.18g(固形分:9.9重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル172.63g及びプロピレングリコールモノメチルエーテルアセテート19.90gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
上記合成例3で得られた溶液7.18g(固形分:9.9重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル172.63g及びプロピレングリコールモノメチルエーテルアセテート19.90gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
<実施例4>
上記合成例4で得られた溶液9.38g(固形分:9.1重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル170.39g及びプロピレングリコールモノメチルエーテルアセテート19.90gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
上記合成例4で得られた溶液9.38g(固形分:9.1重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル170.39g及びプロピレングリコールモノメチルエーテルアセテート19.90gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
<比較例1>
上記比較合成例1で得られた溶液8.57g(固形分:10.0重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル171.39g及びプロピレングリコールモノメチルエーテルアセテート19.90gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
上記比較合成例1で得られた溶液8.57g(固形分:10.0重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル171.39g及びプロピレングリコールモノメチルエーテルアセテート19.90gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
<比較例2>
上記比較合成例2で得られた溶液8.57g(固形分:10.0重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル171.39g及びプロピレングリコールモノメチルエーテルアセテート19.90gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
上記比較合成例2で得られた溶液8.57g(固形分:10.0重量%)に、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)0.25g、ピリジニウムフェノールスルホン酸0.036g、プロピレングリコールモノメチルエーテル171.39g及びプロピレングリコールモノメチルエーテルアセテート19.90gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
〔フォトレジスト溶剤への溶出試験〕
実施例1、実施例2、実施例3、実施例4及び比較例1、比較例2のレジスト下層膜形成組成物を、それぞれ、スピナーにより、半導体基板であるシリコンウェハー上に塗布した。そのシリコンウェハーをホットプレート上に配置し、205℃で1分間ベークし、レジスト下層膜(膜厚5nm)を形成した。これらのレジスト下層膜をフォトレジストに使用する溶剤である乳酸エチル/プロピレングリコールモノメチルエーテル=70/30(質量比)の混合溶剤に浸漬し、それらの溶剤に不溶であることを確認した。
実施例1、実施例2、実施例3、実施例4及び比較例1、比較例2のレジスト下層膜形成組成物を、それぞれ、スピナーにより、半導体基板であるシリコンウェハー上に塗布した。そのシリコンウェハーをホットプレート上に配置し、205℃で1分間ベークし、レジスト下層膜(膜厚5nm)を形成した。これらのレジスト下層膜をフォトレジストに使用する溶剤である乳酸エチル/プロピレングリコールモノメチルエーテル=70/30(質量比)の混合溶剤に浸漬し、それらの溶剤に不溶であることを確認した。
〔電子線描画装置によるポジ型レジストパターンの形成〕
実施例1、実施例2、実施例3、実施例4及び比較例1、比較例2のレジスト下層膜形成組成物を、スピナーを用いてシリコンウェハー上にそれぞれ塗布した。そのシリコンウェハーを、ホットプレート上で205℃、60秒間ベークし、膜厚5nmのレジスト下層膜を得た。そのレジスト下層膜上に、EUV用ポジ型レジスト溶液(メタクリルポリマー含有)をスピンコートし、110℃で60秒間加熱し、EUVレジスト膜を形成した。そのレジスト膜に対し、電子線描画装置(ELS-G130)を用い、所定の条件で露光した。露光後、90℃で60秒間ベーク(PEB)を行い、クーリングプレート上で室温まで冷却し、アルカリ現像液(2.38%TMAH)で現像した後、22nmライン/44nmピッチのレジストパターンを形成した。レジストパターンの測長には走査型電子顕微鏡((株)日立ハイテクノロジーズ製、CG4100)を用いた。上記レジストパターンの形成において、CDサイズ22nmのラインパターンを形成した場合は「良好」、ラインパターンが倒れもしくは剥がれが見られた場合には「不良」と示した。
実施例1、実施例2、実施例3、実施例4及び比較例1、比較例2のレジスト下層膜形成組成物を、スピナーを用いてシリコンウェハー上にそれぞれ塗布した。そのシリコンウェハーを、ホットプレート上で205℃、60秒間ベークし、膜厚5nmのレジスト下層膜を得た。そのレジスト下層膜上に、EUV用ポジ型レジスト溶液(メタクリルポリマー含有)をスピンコートし、110℃で60秒間加熱し、EUVレジスト膜を形成した。そのレジスト膜に対し、電子線描画装置(ELS-G130)を用い、所定の条件で露光した。露光後、90℃で60秒間ベーク(PEB)を行い、クーリングプレート上で室温まで冷却し、アルカリ現像液(2.38%TMAH)で現像した後、22nmライン/44nmピッチのレジストパターンを形成した。レジストパターンの測長には走査型電子顕微鏡((株)日立ハイテクノロジーズ製、CG4100)を用いた。上記レジストパターンの形成において、CDサイズ22nmのラインパターンを形成した場合は「良好」、ラインパターンが倒れもしくは剥がれが見られた場合には「不良」と示した。
実施例1、実施例2、実施例3、実施例4においていずれも比較例1、比較例2と比較して、ラインパターンの倒れや剥がれが抑制可能であり、良好なパターン形成能を有することが示唆された。
本発明は、所望のレジストパターンを形成できるレジスト下層膜を形成するためのレジスト下層膜組成物、並びに該レジスト下層膜形成組成物を用いた、レジストパターン付き半導体基板の製造方法、及び半導体装置の製造方法に好適に用いることができる。
Claims (14)
- X1が、少なくとも1つのハロゲン原子を有する炭素原子数1~12のアルキル基である、請求項2に記載のレジスト下層膜形成組成物。
- Yの構成原子数が、5~30である、請求項1に記載のレジスト下層膜形成組成物。
- Yが、炭素原子と、窒素原子及び酸素原子の少なくともいずれかとを有する、請求項1に記載のレジスト下層膜形成組成物。
- Xが有するハロゲン原子の数が、1~5である、請求項1に記載のレジスト下層膜形成組成物。
- 前記式(1)で表される化合物において、Yを前記化合物の中心部とした場合、Xが有するハロゲン原子の少なくとも1つは、前記化合物の末端に位置する、請求項1に記載のレジスト下層膜形成組成物。
- 前記ハロゲン原子が、フッ素原子又はヨウ素原子である、請求項1に記載のレジスト下層膜形成組成物。
- 架橋剤をさらに含む、請求項1に記載のレジスト下層膜形成組成物。
- 酸発生剤をさらに含む、請求項1に記載のレジスト下層膜形成組成物。
- 請求項1~11のいずれかに記載のレジスト下層膜形成組成物からなる塗布膜の焼成物であるレジスト下層膜。
- 半導体基板上に請求項1~11のいずれかに記載のレジスト下層膜形成組成物を塗布しベークしてレジスト下層膜を形成する工程と、
前記レジスト下層膜上にレジストを塗布しベークしてレジスト膜を形成する工程と、
前記レジスト下層膜と前記レジスト膜とで被覆された前記半導体基板を露光する工程と、
露光後の前記レジスト膜を現像し、前記レジスト膜をパターニングする工程と、
を含む、パターニングされたレジスト膜を有する半導体基板の製造方法。 - 半導体基板上に、請求項1~11のいずれかに記載のレジスト下層膜形成組成物からなるレジスト下層膜を形成する工程と、
前記レジスト下層膜の上にレジスト膜を形成する工程と、
前記レジスト膜に対する光又は電子線の照射とその後の現像によりレジストパターンを形成する工程と、
形成された前記レジストパターンを介して前記レジスト下層膜をエッチングすることによりパターン化されたレジスト下層膜を形成する工程と、
パターン化された前記レジスト下層膜により半導体基板を加工する工程と、
を含む、半導体装置の製造方法。
