Abstract
본 발명은 복수개의 마이크로 LED 사이에 발생하는 정전기적 척력을 이용하여 일정한 간격으로 마이크로 LED를 정렬하는 방법 및 이를 이용한 마이크로 LED 디스플레이 제조 방법에 대하여 개시한다. 본 발명에 따른 마이크로 LED 정렬 방법은 (a) 기판 상에 서로 이격되는 제1전극층과 제2전극층을 배치하는 단계; (b) 상기 제1전극층, 제2전극층이 배치된 기판 상에 절연층을 배치하는 단계; (c) 상기 절연층 중 제1전극층과 제2전극층 사이 영역에 해당하는 부분에 일정한 간격으로 복수개의 홈을 형성하는 단계; 및 (d) 상기 기판 상에 복수개의 마이크로 LED를 포함하는 용액을 공급하면서, 상기 제1전극층과 제2전극층에 전기장을 발생시켜 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이에 발생하는 척력에 의해, 일정한 간격으로 복수개의 마이크로 LED를 정렬하는 단계를 포함하고, 상기 (d) 단계에서, 하나의 홈에 하나의 마이크로 LED를 정렬할 수 있다.
Description
본 발명은 복수개의 마이크로 LED 사이에 발생하는 정전기적 척력을 이용하여 일정한 간격으로 마이크로 LED를 정렬하는 방법 및 이를 이용한 마이크로 LED 디스플레이 제조 방법에 관한 것이다.
디스플레이 장치는 디스플레이 패널을 구성하는 복수개의 픽셀에 의해 화면을 표시한다. 이와 같은 픽셀 각각은 R(Red), G(Green), 및 B(Blue)의 단일색을 발광하는 서브 픽셀로 구분될 수 있다. 픽셀 각각은 R, G, 및 B 각각의 빛의 세기에 의하여 True black부터 white의 모든 색을 표현할 수 있다.
하나의 픽셀에는 모든 색을 표현하기 위하여 적어도 1 이상의 R, G, B 각각을 표현할 수 있는 서브 픽셀을 구성하는 마이크로 LED가 필요하다.
마이크로 LED는 GaN, AlGaInP 등과 같은 무기물을 기반으로 형성되기 때문에, 우수한 내구성을 가지는 것으로 알려져 있다.
또한 마이크로 LED는 한 변의 사이즈가 100㎛ 이하인 작은 사이즈에 기인하여, 발열량도 적고 전력 소모량도 적은 장점을 갖는다.
마이크로 LED를 이용한 마이크로 LED 디스플레이는 무기물 소자 특성상 높은 내구성과 수명을 가지고 있어, 모바일 디스플레이에 적용이 보다 유리하다.
또한 마이크로 LED 디스플레이는 플렉서블 디스플레이로도 구현이 가능하다.
또한 마이크로 LED는 특성상 모듈 형식으로 조립이 가능하여, 초고화질 대형 디스플레이에도 응용이 가능하다.
한편, 마이크로 LED 디스플레이를 제조하는 과정에서 마이크로 LED는 RGB 화소 위치에 마이크로 LED를 직접 이식(전사)하는 방식으로 정렬된다.
직접 전사 기술로 스탬프 형태의 이송매체, 정전기 헤드, 전자석이 삽입된 캐리어 기판의 이송매체, 또는 정전기나 레이저를 이용한 전사 방식을 통해 마이크로 LED를 상기 기판 상에 정렬 이송함으로써, 마이크로 LED의 수율을 높이는 연구가 진행되고 있다.
이러한 방식은 마이크로 LED를 정렬하고자 하는 위치에 정렬이 가능하다.
하지만 마이크로 LED 간격들의 편차가 크기 때문에, 정확한 위치에 마이크로 LED를 정렬하는데 근본적으로 한계가 있다.
또한 이러한 방식은 직접 전사 방식이므로 불량품에 대하여 재제작이 어려워 비용소모가 크고, 대량 전사에 있어서는 적절하지 않은 단점이 있다.
따라서 복수개의 마이크로 LED를 일정한 간격으로 정렬하면서, 정렬하고자 하는 위치에 정확히 정렬할 수 있는 기술 개발이 시급하다.
본 발명의 목적은 정전기적 척력에 의해 일정한 간격으로 복수개의 마이크로 LED를 정렬할 수 있는 마이크로 LED 정렬 방법을 제공하는 것이다.
또한 본 발명의 목적은 마이크로 LED의 어셈블리 수율을 더욱 향상시킬 수 있는 마이크로 LED 정렬 방법을 제공하는 것이다.
또한 본 발명의 목적은 마이크로 LED를 정확한 위치에 정렬하는 마이크로 LED 정렬 방법을 제공하는 것이다.
또한 본 발명의 목적은 하나의 홈에 하나의 마이크로 LED를 정렬하는 마이크로 LED 정렬 방법을 제공하는 것이다.
또한 본 발명의 목적은 하나의 화소 영역마다 하나의 마이크로 LED를 배치하기 위한 마이크로 LED 디스플레이 제조 방법을 제공하는 것이다.
또한 본 발명의 목적은 소형 및 고해상도의 디스플레이 제작에 적용될 수 있는 마이크로 LED 디스플레이 제조 방법을 제공하는 것이다.
또한 본 발명의 목적은 광학 센서, 광통신, 반도체 직접화, 자동차용 헤드램프, 스마트 섬유, 바이오 콘택트 렌즈 등 다양한 분야에 활용될 수 있는 마이크로 LED 디스플레이 제조 방법을 제공하는 것이다.
본 발명의 목적들은 이상에서 언급한 목적으로 제한되지 않으며, 언급되지 않은 본 발명의 다른 목적 및 장점들은 하기의 설명에 의해서 이해될 수 있고, 본 발명의 실시예에 의해 보다 분명하게 이해될 것이다. 또한, 본 발명의 목적 및 장점들은 특허 청구 범위에 나타낸 수단 및 그 조합에 의해 실현될 수 있음을 쉽게 알 수 있을 것이다.
본 발명의 제1실시예에 따른 마이크로 LED 정렬 방법은 (a) 기판 상에 서로 이격되는 제1전극층과 제2전극층을 배치하는 단계; (b) 상기 제1전극층, 제2전극층이 배치된 기판 상에 절연층을 배치하는 단계; (c) 상기 제1전극층과 제2전극층 사이 영역에 해당하는 절연층에 홈을 형성하는 단계; 및 (d) 상기 기판 상에 마이크로 LED를 포함하는 용액을 공급하면서, 상기 제1전극층과 제2전극층에 전기 신호를 인가하고 비균일한 크기의 전기장을 발생시켜 상기 홈에 마이크로 LED를 정렬하는 단계;를 포함하고, 하나의 홈에 하나의 마이크로 LED를 정렬할 수 있다.
본 발명의 제2실시예에 따른 마이크로 LED 정렬 방법은 (a) 기판 상에 서로 이격되는 제1전극층과 제2전극층을 배치하는 단계; (b) 상기 제1전극층, 제2전극층이 배치된 기판 상에 절연층을 배치하는 단계; (c) 상기 절연층 중 제1전극층과 제2전극층 사이 영역에 해당하는 부분에 일정한 간격으로 복수개의 홈을 형성하는 단계; 및 (d) 상기 기판 상에 복수개의 마이크로 LED를 포함하는 용액을 공급하면서, 상기 제1전극층과 제2전극층에 전기장을 발생시켜 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이에 발생하는 척력에 의해, 일정한 간격으로 복수개의 마이크로 LED를 정렬하는 단계를 포함하고, 상기 (d) 단계에서, 하나의 홈에 하나의 마이크로 LED를 정렬할 수 있다.
제1실시예 또는 제2실시예에 따르면, 상기 (d) 단계에서, 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이의 간격은 마이크로 LED의 직경보다 클 수 있다.

본 발명의 다른 실시예에 따른 마이크로 LED 디스플레이 제조 방법은 (a) 기판 상에 데이터 라인과 게이트 라인이 교차하여 정의되는 복수개의 화소 영역마다 트랜지스터를 배치하는 단계; (b) 상기 복수개의 화소 영역마다 서로 이격되는 제1전극층과 제2전극층을 배치하는 단계; (c) 상기 제1전극층, 제2전극층이 배치된 기판 상에 절연층을 배치하는 단계; (d) 상기 절연층 중 제1전극층과 제2전극층 사이 영역에 해당하는 부분에 일정한 간격으로 복수개의 홈을 형성하는 단계; 및 (e) 상기 기판 상에 복수개의 마이크로 LED를 포함하는 용액을 공급하면서, 상기 제1전극층과 제2전극층에 전기장을 발생시켜 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이에 발생하는 척력에 의해, 일정한 간격으로 복수개의 마이크로 LED를 정렬하는 단계를 포함하고, 상기 (e) 단계에서, 하나의 홈에 하나의 마이크로 LED를 정렬하며, 하나의 화소 영역마다 하나의 마이크로 LED가 배치될 수 있다.

또한, 복수개의 마이크로 LED 중에서 녹색 마이크로 LED를 포함하는 용액을 공급하면서, 녹색 화소에 연결되는 제1전극층과, 제2전극층에 전기 신호를 인가하여 일정한 간격으로 복수개의 녹색 마이크로 LED를 배열할 수 있다.
또한, 복수개의 마이크로 LED 중에서 청색 마이크로 LED를 포함하는 용액을 공급하면서, 청색 화소에 연결되는 제1전극층과, 제2전극층에 전기 신호를 인가하여 일정한 간격으로 복수개의 청색 마이크로 LED를 배열할 수 있다.
본 발명에 따른 정전기적 척력을 이용한 마이크로 LED 정렬 방법은 일정한 간격으로 복수개의 마이크로 LED를 정렬할 수 있는 효과가 있다.
또한, 본 발명에 따르면 마이크로 LED의 어셈블리 수율 및 효율을 더욱 향상시키는 효과가 있다.
또한, 본 발명에 따르면 정렬하고자 하는 정확한 위치에 마이크로 LED를 정렬하는 효과가 있으며, 하나의 홈에 하나의 마이크로 LED를 정렬할 수 있다.
또한, 본 발명에 따르면 절연층의 홈에서 상대적으로 높은 전기장이 형성되므로, 정렬 위치에 대한 오차범위를 0.1㎛ 이하로 최소화하여 위치에 대한 정확도를 향상시키는 효과가 있다.
본 발명의 마이크로 LED 디스플레이 제조 방법은 정전기적 척력을 이용한 마이크로 LED 정렬 방법을 이용함으로써, 하나의 화소 영역마다 하나의 마이크로 LED를 배치할 수 있다.
또한, 마이크로 LED 디스플레이 제조 방법을 통해 소형 및 고해상도의 디스플레이를 제조할 수 있으며, 광학 센서, 광통신, 반도체 직접화, 자동차용 헤드램프, 스마트 섬유, 바이오 콘택트 렌즈 등 다양한 분야에 활용될 수 있는 이점이 있다.
상술한 효과와 더불어 본 발명의 구체적인 효과는 이하 발명을 실시하기 위한 구체적인 사항을 설명하면서 함께 기술한다.

이하에서는, 본 발명의 몇몇 실시예에 따른 정전기적 척력을 이용한 마이크로 LED 정렬 방법 및 이를 이용한 마이크로 LED 디스플레이 제조 방법을 설명하도록 한다.
본 발명은 절연층 중에서 제1전극층과 제2전극층 사이 영역에 해당하는 부분에 트렌치 구조의 홈들을 일정한 간격으로 형성한 후 전기장을 발생시키면, 제1전극층과 제2전극층 사이에서 전기장이 형성되어 용액 내 분산되어 있는 복수개의 마이크로 LED들이 가장 강한 전기장을 형성하는 홈에 위치하게 되면서, 정확한 위치에 마이크로 LED들을 정렬하는 기술이다.
특히, 전극층에 전기장을 발생시키는 과정에서 교류신호의 크기에 따라 복수개의 마이크로 LED에 생기는 분극(polarization)의 크기가 달라지게 된다. 그리고 분극이 형성됨에 따라 마이크로 LED에 정전하가 발생하게 되고, 분극 크기에 따라 복수개의 마이크로 LED 간의 정전기적 척력의 크기도 달라지게 된다.
본 발명에서는 복수개의 마이크로 LED 간의 정전기적 척력이 미치는 범위 안에서 홈들을 일정한 간격으로 형성함으로써, 전체적인 마이크로 LED에 정전기적 척력을 미치게 하여 어셈블리의 수율을 더욱 향상시킬 수 있다.
또한 본 발명에서는 복수개의 마이크로 LED 간의 정전기적 척력이 미치는 범위 안에서, 복수개의 홈 사이에 복수개의 마이크로 LED를 배치함으로써, 전체적인 마이크로 LED에 정전기적 척력을 미치게 하여 어셈블리의 수율을 더욱 향상시킬 수 있다.
또한 정확한 위치에 마이크로 LED들을 정렬하는 기술은 전기장과 마이크로 LED들 간의 상호반응, 유체인 용액 내에서의 마이크로 LED의 움직임 등을 이용할 수 있다. 마이크로 LED의 움직임은 인가된 교류전압의 주파수, 용액의 종류, 마이크로 LED의 종류에 따라 조절될 수 있다.
본 발명에서 마이크로 LED(ML)는 가장 긴 변의 길이가 대략 100㎛ 이하인 초소형 발광물질이다. 마이크로 LED(ML)는 용액 내에 분산되어 있는 유기 및 무기 재질 중 1종 이상일 수 있고, 1D, 2D 또는 3D 형상의 다양한 크기를 가질 수 있다.
예를 들어, 마이크로 LED(ML)는 길이를 갖는 나노와이어 형태, 납작하고 평평한 디스크 형태, 또는 종횡비가 1 ~ 2와 같은 큐브 형태일 수 있다.
바람직하게, 마이크로 LED(ML)는 0.1 ~ 80㎛의 길이를 가질 수 있고, 보다 바람직하게는 0.1 ~ 60㎛의 길이를 가질 수 있으며, 보다 더 바람직하게는 0.1 ~ 30㎛의 길이를 가질 수 있다.
나노와이어 형태의 마이크로 LED는 단면의 지름(직경)이 대략 0.01 ~ 20㎛ 일 수 있고, 바람직하게는 0.1 ~ 10㎛일 수 있다. 또한 나노와이어 형태의 마이크로 LED는 비교적 높은 종횡비(aspect ratio)를 가지며, 종횡비는 대략 1 ~ 10 일 수 있다. 종횡비가 높은 마이크로 LED는 표면적이 넓으므로 에너지 전달 및 성능이 우수하며 투명도가 높은 장점이 있다.
본 발명에서는 마이크로 LED가 나노와이어 형태라고 가정하에 설명하기로 한다.
마이크로 LED(ML)는 n형 반도체층, 활성층 및 p형 반도체층을 포함하는 것으로, 일반적으로 사용되는 LED의 구성과 동일하므로 자세한 설명은 생략하기로 한다.
본 발명의 제1실시예에 따른 마이크로 LED 정렬 방법은 기판 상에 서로 이격되는 제1전극층과 제2전극층을 배치하는 단계, 제1전극층, 제2전극층이 배치된 기판 상에 절연층을 배치하는 단계, 제1전극층과 제2전극층 사이 영역에 해당하는 절연층에 홈을 형성하는 단계, 기판 상에 마이크로 LED를 포함하는 용액을 공급하면서, 상기 제1전극층과 제2전극층에 전기 신호를 인가하고 비균일한 크기의 전기장을 발생시켜 상기 홈에 마이크로 LED를 정렬하는 단계를 포함하고, 하나의 홈에 하나의 마이크로 LED를 정렬할 수 있다.
도 1을 참조하면, 본 발명의 제2실시예에 따른 마이크로 LED 정렬 방법은 기판 상에 서로 이격되는 제1전극층과 제2전극층을 배치하는 단계(S110), 절연층을 배치하는 단계(S120), 절연층 중 제1전극층과 제2전극층 사이 영역에 해당하는 부분에 일정한 간격으로 복수개의 홈을 형성하는 단계(S130), 및 정전기적 척력을 이용하여 일정한 간격으로 복수개의 마이크로 LED를 정렬하는 단계(S140)를 포함할 수 있다.
본 발명에서 기판(10)은 활성화된 매트릭스 백플레인(active matrix backplane)일 수 있다.
먼저, 도 2a 및 도 2b에 도시된 바와 같이, 기판(10) 상에 금속층(20)을 배치한 후, 금속층(20) 중에서 제1영역(GA)에 대응하는 부분을 제거하여 제1전극층(22)과 제2전극층(24)을 형성할 수 있다.
구체적으로, 금속층(20) 상에 제1영역(GA)을 제외한 영역에 포토레지스트 패턴을 형성하고, 형성된 포토레지스트 패턴에서 식각 마스크를 이용해 식각을 수행할 수 있다. 식각을 수행하여, 금속층(20) 중에서 제1영역(GA)을 제거할 수 있고, 기판(10) 상에 서로 이격되는 제1전극층(22)과 제2전극층(24)을 형성할 수 있다.
제1전극층(22)과 제2전극층(24)의 두께는 10nm ~ 100nm일 수 있으나, 이에 제한되는 것은 아니다.
일반적으로 디스플레이 회로에서는 마이크로 LED가 전극으로 연결되어야 하므로 많은 금속배선을 필요로 한다. 이에 따라 전기장을 통한 마이크로 LED 조립 과정에서 원하지 않는 곳에 기생 전기장(parasitic electric field)이 생길 수 있으므로, 이러한 현상을 최소화하는 것이 중요하다.
이를 위해, 도 2a에 도시된 바와 같이, 회로의 모든 소자를 덮고 있도록 전 영역에 금속층(20)을 형성하는 것이 바람직하다. 금속층은 전기장 차폐층 역할을 하면서 LED의 정렬 역할을 할 수 있다. 또한 금속층을 기판 상의 전 영역에 형성하게 되면, 기생 전기장의 형성을 최소화하면서 동시에 금속층 아래에 있는 소자를 전기장으로부터 보호할 수 있다. 금속층으로부터 형성된 제1전극층과 제2전극층은 전기장을 생성할 수 있다.
도 2b 및 도 3에 도시된 바와 같이, 제1영역(GA)은 직사각형 구조를 갖는 도랑 형태일 수 있다.
도 3은 금속층(20)이 형성된 후 패턴화된 모습의 평면도로, 제1전극층(22)과 제2전극층(24)으로 도시하였다.
이후, 도 4a에 도시된 바와 같이, 기판(10)과 제1전극층(22), 제2전극층(24)을 모두 덮도록 절연층(30)을 배치할 수 있다.
그리고 도 4b에 도시된 바와 같이, 절연층(30) 중에서 제1전극층과 제2전극층 사이 영역(GA)에 해당하는 부분에 일정한 간격으로 복수개의 홈(LAA)을 형성할 수 있다. 제1전극층(22)과 제2전극층(24) 사이 영역인 제1영역(GA)에 해당하는 절연층(30)을 패터닝하되, 일정 두께로 패터닝하여, 기판(10) 상의 비균일한 크기의 전기장 형성을 유도하기 위한 홈(LAA)을 형성할 수 있다.
절연층을 패터닝하는 것의 의미는 홈(LAA)에 대응하는 절연 물질을 전부 제거하는 것이 아니라 소정의 두께만큼 잔존시킨다는 의미이다.
예를 들어, 절연층(30) 상에 절연체를 더 도포하고 패터닝하여, 홈(LAA)에 대응하는 절연 물질이 보다 많이 패터닝되게 하는 부분 패터닝을 수행할 수 있다.
패터닝은 노광(exposure)과 현상(develop)을 이용하여 수행되거나, 건식 식각 또는 습식 식각을 이용하여 수행될 수 있다.
홈(LAA)은 전극층(22, 24) 사이의 제1영역(GA)에서 제1영역의 길이 방향으로, 일정한 간격으로 형성될 수 있다.
전극층(22, 24) 상에 홈(LAA)을 형성하면 홈(LAA)에서 상대적으로 높은 전기장이 형성되어 그 부분에 강한 인력이 발생하게 되므로, 마이크로 LED의 정렬이 더욱 용이해진다. 전극층 주변에는 비균일한 크기의 전기장이 형성되면서 마이크로 LED를 끌어 모으거나 밀어내게 된다.
홈(LAA)이 아닌 영역에 비해, 홈(LAA) 영역은 전극층(22, 24)과 더 가깝기 때문에 홈(LAA) 영역에서 전기장의 세기가 국부적으로 커지게 된다.
이처럼 비균일한 크기의 전기장은 홈 영역에서의 전기장 세기(크기)와 홈이 아닌 영역에서 전기장 세기가 상이하다는 것을 의미한다.
도 5에 도시된 과정을 통해 절연층에 홈(LAA)을 형성할 수 있다. SiO2와 같은 절연층(15)이 형성된 기판(10) 상에 폴리머 기반의 절연층(30)을 증착하고, 절연층(30) 상에 포토레지스트(PR, 40)를 도포할 수 있다.
절연층(30)은 폴리머 기반의 유기물 및 무기물 중 1종 이상으로부터 형성될 수 있다.
절연층(30)의 두께는 대략 100 ~ 400nm의 두께로 도포될 수 있으나, 이에 제한되는 것은 아니다.
이후, 포토레지스트(40) 상에 제1UV를 조사하여, 포토레지스트 중 제1전극층(22)과 제2전극층(24) 사이의 제1영역(GA)에 해당하는 부분을 1차 패터닝할 수 있다.
포토레지스트는 빛에 민감한 물질인 감광액으로 유기용매와 고분자 물질을 포함한다. 포토레지스트를 스핀 코팅한 후 포토레지스트 내 유기용매를 제거할 수 있다. 포토레지스트는 빛을 이용하여 패턴을 형성하는 것으로, 네거티브와 파지티브로 구분된다. 네거티브 PR은 빛을 받으면 입자가 뭉치기 때문에, 빛이 쪼일 때 빛을 받지 않은 부분이 제거되는 것이다. 파지티브 PR은 빛을 받으면 폴리머 결합이 끊기기 때문에, 빛이 쪼일 때 빛을 받은 부분만 제거되는 것이다.
포토레지스트 상에 마스크(미도시)를 배치한 후 UV를 조사(UV exposure)하면, 코팅된 포토레지스트가 반응하게 된다.
도 5에서는 절연층(30)의 일부를 트렌치 구조로 패터닝하기 위한 목적으로 포토레지스트(40)가 마스크로 사용된 것으로 도시하였다. 그리고 파지티브 PR을 이용하였기 때문에, 빛을 받은 부분이 제거되어 패턴이 남는 것으로 도시하였다.
포토레지스트가 반응한 부분을 선택적으로 에칭하는 것이 필요하다.
에칭은 비활성 기체, 이온 등을 이용한 스퍼터 에칭, 플라즈마 에칭과 같은 건식 에칭, 또는 용액을 이용하여 화학적인 반응을 이용한 습식 에칭을 이용할 수 있다.
이어서, 1차 패터닝된 영역에 제2UV를 조사하여, 절연층(30) 중에서 제1영역(GA)에 해당하는 부분을 패터닝하되 일정한 두께로 2차 패터닝할 수 있다.
도 5에서는 2차 패터닝에서 DUV(Deep UV)를 조사하는 것으로 도시하였으나, 이에 제한되는 것은 아니다. UV는 대략 300 ~ 400nm 파장이 적용될 수 있으나, 이에 제한되는 것은 아니다. DUV는 심자외선으로, UV 보다 큰 자외선 세기를 나타낼 수 있다.
도 6에 도시된 바와 같이, 홈(LAA)은 제1영역(GA) 상에 중첩될 수 있다.
LED 디스플레이는 전체적으로 절연층에 복수개의 홈(LAA)이 제1영역(GA)의 길이 방향을 따라 일정한 간격을 두고 형성되는 구조이다.
홈(LAA)에서의 전기장의 크기는 홈(LAA)이 아닌 영역에서의 전기장의 크기보다 크게 형성되어, 홈(LAA)에서 국부적으로 전기장의 세기가 커지게 된다.
이에 따라 홈(LAA)에서는 전기장이 집중적으로 형성될 수 있다.
전압을 인가하여 비균일한 크기의 전기장을 발생시키면, 마이크로 LED(ML)와 전극층(22, 24) 간의 커플링 커패시터에 의한 결합 현상이 발생한다.
커플링 커패시터는 커패시터 양단의 전극이 동일한 전압 크기를 가지며, 극성은 반대로 대전되는 현상이다.
구체적으로 전극층(22, 24)에 전기장이 가해져서 복수개의 마이크로 LED가 어셈블리되면 커플링 커패시터에 의해 마이크로 LED의 전하가 유도되고, 전하의 상호 작용에 의해 마이크로 LED(ML)끼리 척력이 발생한다. 마이크로 LED 자체가 움직이는 하나의 전극이므로, 복수개의 마이크로 LED는 서로 같은 극성을 나타내어 기판 상에서 상호 밀어내게 된다. 용액 내에 분산되어 있는 마이크로 LED들(ML)은 전기장이 상대적으로 강한 홈(LAA)에 위치하게 되면서, 일정한 간격으로 정확한 위치에 배열될 수 있다.
도 7에 도시된 바와 같이, 홈(LAA) 영역에 위치하는 제1전극층(22)과 제2전극층(24)이 서로를 향해 돌출되도록 배치될 수 있다.
다시 말해, 홈(LAA) 영역에서, 제1전극층(22)과 제2전극층(24) 각각은 돌출부(PT)를 포함할 수 있다. 돌출부(PT)가 있는 경우, 마이크로 LED 정렬 단계에서 전기장이 홈(LAA)에서 집중적으로 형성될 수 있기 때문에, 홈(LAA) 내부에 마이크로 LED(ML)가 정확히 정렬되는 효과가 있다.
도 6에 도시된 바와 같이, 홈(LAA)의 길이(D3)와 제1영역(GA)의 거리(D1)는 마이크로 LED의 정렬이 원활한 범위 내에서 조절될 수 있다.
홈(LAA)의 길이(D3)는 제1영역(GA)의 거리(D1) 보다 큰 것이 바람직하다.
홈(LAA)의 길이(D3)가 제1영역(GA)의 거리(D1) 보다 크게 형성됨으로써, 국부적으로 전기장의 크기를 증가시키고, 마이크로 LED를 선택적으로 어셈블리하기에 유리한 이점을 얻을 수 있다.
예를 들어, 홈(LAA)의 길이(D3)는 제1영역(GA)의 거리(D1) 보다 0.1배 이상 클 수 있다. 제1영역(GA)의 거리(D1)는 대략 1 ~ 3㎛일 수 있으나, 이에 제한되는 것은 아니다.
도 7 및 도 8에 도시된 바와 같이, 홈(LAA)은 마이크로 LED(ML)가 배치되는 공간으로, 홈(LAA)의 크기가 마이크로 LED(ML)의 크기보다 큰 것이 바람직하다.
하나의 홈(LAA)에 하나의 마이크로 LED(ML)를 정렬하기 위해, 홈(LAA)의 길이(D3)는 마이크로 LED의 길이(D6) 보다 크고, 마이크로 LED의 길이(D6)의 2배 이하일 수 있다.
홈의 폭(D4)은 마이크로 LED의 직경(D7)보다 크고, 마이크로 LED의 직경(D7)의 2배 이하일 수 있다.
또한, 제1전극층(22)과 제2전극층(24)에 비균일한 크기의 전기장을 발생시켜 복수개의 마이크로 LED들 사이에서 척력이 발생할 때, 홈의 폭(D4)은 하나의 마이크로 LED(ML)와 인접한 다른 하나의 마이크로 LED(ML) 사이의 간격(D8)보다 작을 수 있다. 폭(D4)이 간격(D8)보다 더 큰 경우, 홈에 2개 이상의 마이크로 LED가 배치될 수 있기 때문에, 폭(D4)이 간격(D8)보다 작은 것이 바람직하다.
이는 D6 < D3 < 2×D6, D7 < D4 < 2×D7, D7 < D4 < D8 로 표현될 수 있다.
홈(LAA)의 형상은 마이크로 LED(ML)의 형상에 따라 결정될 수 있다. 예를 들어, 마이크로 LED(ML)의 종횡비가 1:10 이상인 신장형 구조라면 홈(LAA)도 신장형 구조일 수 있다. 마이크로 LED의 종횡비가 1:1 정도의 상대적으로 작은 디스크 또는 큐브 형태라면 홈(LAA)도 디스크 또는 큐브 형태일 수 있다.
또한 도 8에 도시된 바와 같이, 마이크로 LED의 길이(D6)는 제1영역(GA)의 거리보다 큰 것이 바람직하다. 마이크로 LED의 길이(D6)가 제1영역(GA)의 거리보다 큰 경우, 평면에서 바라보았을 때, 제1전극층(22)에 마이크로 LED의 일단이 중첩되고, 제2전극층(24)에 마이크로 LED의 타단이 중첩되면서, 마이크로 LED가 전극층에 더욱 견고한 상태로 정렬될 수 있다.
전기장 발생 시 척력에 의해 마이크로 LED(ML)들이 일정한 거리만큼 이격되어 간격(D8)이 형성될 수 있다. 복수개의 마이크로 LED 간의 간격(D8)은 전기장 세기, 마이크로 LED(ML)와 전극층(22, 24) 간의 커플링 커패시터에 의한 결합 현상, 마이크로 LED(ML)끼리의 척력에 의해 조절될 수 있다.
구체적으로, 제1전극층과 제2전극층에 전기장을 발생시키면, 전극 갭에 어셈블리 된 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이에 정전기적 척력이 발생하게 된다. 정전기적 척력에 의해 전극 갭에 어셈블리 된 복수개의 마이크로 LED는 전극 갭에 위치한 상태에서 자체적으로 움직이면서, 복수개의 마이크로 LED를 일정한 간격으로 정렬할 수 있다. 상기 전극 갭은 단면도에서 바라보았을 때, 제1전극층(22)과 제2전극층(24) 사이에 해당하는 영역의 상부를 포함할 수 있고, 홈(LAA)을 포함할 수 있다.
그리고 유전영동을 위한 교류신호를 인가할 때, 교류신호 크기에 비례하고, 복수개의 마이크로 LED 사이에서 발생하는 척력의 크기에 맞춰 홈들 사이의 간격을 결정할 수 있다. 상기 간격을 결정한 후, 마이크로 LED를 정렬하게 되면, 어셈블리의 수율 및 효율을 더욱 높일 수 있다. 이처럼, 복수개의 마이크로 LED의 정전기적 척력이 미치는 범위 내에서 홈들 사이의 간격, 마이크로 LED들 사이의 간격 등을 배치하는 것이 바람직하다.
교류신호를 0.1 ~ 200V 크기로 인가할 수 있으며, 바람직하게는 0.1 ~ 100V 크기로 인가할 수 있다. 이때 교류신호를 1 ~ 200MHz 주파수로 인가할 수 있으며, 바람직하게는 10 ~ 100MHz로 인가할 수 있다.
교류신호의 크기가 주파수가 이 범위를 만족함으로써, 교류신호 크기에 비례하는 척력의 크기에 맞춰 마이크로 LED 어셈블리의 수율을 더욱 향상시킬 수 있다.
도 9a 및 도 9b는 본 발명에 따른 절연층의 홈끼리의 간격에 따라 마이크로 LED가 정렬된 모습의 평면도이다.
도 9a에 도시된 바와 같이, 하나의 홈과 인접한 다른 하나의 홈 사이의 간격이 상대적으로 큰 경우, 높은 교류신호를 인가할 수 있다. 높은 교류신호를 인가하게 되면, 복수개의 마이크로 LED에서 높은 분극 현상이 나타나게 되면서 크기가 큰 척력이 발생하게 된다. 척력이 발생하면 복수개의 마이크로 LED가 서로 밀어내면서, 하나의 홈에 하나의 마이크로 LED가 정렬하게 된다. 결국 정전기적 척력이 미치는 범위 내에서 복수개의 홈을 일정한 간격으로 배치하고, 복수개의 마이크로 LED를 일정한 간격으로 정렬함으로써, 마이크로 LED의 어셈블리 수율을 더욱 높일 수 있다.
도 9b에 도시된 바와 같이, 하나의 홈과 인접한 다른 하나의 홈 사이의 간격이 상대적으로 작은 경우, 더 많은 마이크로 LED를 정렬할 수 있고, 이때 낮은 교류신호를 인가할 수 있다. 낮은 교류신호를 인가하게 되면, 복수개의 마이크로 LED에서 낮은 분극 현상이 나타나게 되면서 크기가 작은 척력이 발생하게 된다. 척력이 발생하면 복수개의 마이크로 LED가 서로 밀어내면서, 하나의 홈에 하나의 마이크로 LED가 정렬하게 된다. 결국 정전기적 척력이 미치는 범위 내에서 복수개의 홈을 일정한 간격으로 배치하고, 복수개의 마이크로 LED를 일정한 간격으로 정렬함으로써, 마이크로 LED의 어셈블리 수율을 더욱 높일 수 있다.
정전기적 척력이 미치는 범위 내에서 마이크로 LED의 어셈블리 수율을 더욱 높이기 위해, 하나의 홈과 인접한 다른 하나의 홈 사이의 간격은 마이크로 LED의 직경(D7)보다 큰 것이 바람직하다. 홈들 사이의 간격이 마이크로 LED의 직경보다 큰 경우, 척력에 의해 마이크로 LED들이 서로 밀어내면서 홈에 대한 정렬이 보다 용이한 효과가 있다. 반대로, 홈들 사이의 간격이 마이크로 LED의 직경보다 작은 경우, 홈들이 너무 가깝게 위치하기 때문에, 척력에 의해 마이크로 LED를 홈에 정렬하는 것이 어렵고, 일정한 간격으로 마이크로 LED를 정렬하는 것이 어려운 문제점이 있다.
또한 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이의 간격(D8)은 마이크로 LED의 직경(D7)보다 큰 것이 바람직하다. 간격(D8)이 직경(D7)보다 큰 경우, 복수개의 마이크로 LED 사이에 발생하는 척력에 의해, 복수개의 마이크로 LED가 일정한 간격으로 정렬하는데 유리한 이점이 있다. 반대로 간격(D8)이 직경(D7)보다 작은 경우, 마이크로 LED가 너무 좁은 간격으로 정렬됨에 따라 각각의 마이크로 LED가 비균일한 방향으로 정렬되는 문제점이 있다.
예를 들어, 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이의 간격(D8)은 0.1 ~ 30㎛일 수 있고, 바람직하게는 0.1 ~ 20㎛일 수 있으며, 보다 바람직하게는 0.1 ~ 10㎛일 수 있다.
간격(D8)이 0.1 ~ 30㎛이고, 직경(D7)이 0.01 ~ 20㎛인 범위에서, 간격(D8)이 직경(D7)보다 클 수 있다.
또한 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이의 간격(D8)은 마이크로 LED 길이(D6)의 0.05 ~ 5배일 수 있고, 바람직하게는 0.1 ~ 3배일 수 있다. 간격(D8)이 길이(D6)의 0.05 ~ 5배를 만족함으로써, 복수개의 마이크로 LED 간의 척력에 의해 일정한 간격으로 마이크로 LED를 정렬하는 효과가 있다.
예를 들어, 길이(D6)가 10㎛이고, 간격(D8)이 길이(D6)의 3배일 때, 간격(D8)은 30㎛를 나타낼 수 있다.
도 10a 및 도 10b는 본 발명에 따른 정전기적 척력의 발생 여부에 따라 마이크로 LED가 정렬된 모습의 평면도이다.
도 10a 및 도 10b에 도시된 바와 같이, 분극에 따른 정전하가 발생하면서 복수개의 마이크로 LED 사이에서 정전기적 척력이 작용하게 된다. 정전기적 척력을 이용하여 복수개의 마이크로 LED를 정렬하는 단계에서, 하나의 홈과 인접한 다른 하나의 홈 사이에 적어도 하나의 마이크로 LED를 일정한 간격으로 더 정렬할 수 있다. 즉, 홈이 아닌 영역에서도 마이크로 LED를 일정한 간격으로 정렬할 수 있다.
이때, 도 10a에서 하단에 정렬된 하나의 마이크로 LED는 단일 마이크로 LED라서 분극에 따른 정전하는 형성되지만, 다른 마이크로 LED에 정전기적 척력을 미칠 수 없고, 기판 상에 복수개의 마이크로 LED가 불규칙적으로 정렬되는 것을 보여준다.
한편, 하나의 홈(LAA)에 하나의 마이크로 LED(ML)가 배치되는 구조에서 2~3개 정도의 복수개의 홈이 하나의 세트를 이루어 마이크로 LED(ML)가 전기적으로 연결되면, 하나의 홈(LAA)에 하나의 마이크로 LED(ML)가 배치될 때 나타내는 불량 문제를 해결할 수 있다.
도 11에 도시된 바와 같이, 홈(LAA)의 깊이(d5)는 마이크로 LED와 전극층(22, 24) 사이의 거리와 관련이 있다. 동일한 두께의 절연층(30)이라도 패터닝된 부분의 깊이, 즉, 홈(LAA)의 깊이(d5)가 클수록 마이크로 LED(ML)가 전극층(22, 24)과 상대적으로 가까운 위치에 정렬될 수 있다.
홈(LAA)의 깊이(d5)에 따라, 홈(LAA) 내에 마이크로 LED(ML)가 강하게 잡혀있는 상태, 고정된 상태로 존재할 수 있다. 예를 들어, 홈(LAA)의 깊이(d5)는 마이크로 LED(ML) 직경(D7)의 1/3 이상일 수 있다.
절연층(30)과 홈(LAA)이 없어도 마이크로 LED(ML)가 배열은 되지만, 배열되는 순간 높은 전류가 흘러 마이크로 LED(ML)가 파괴되는 문제점이 있다.
또한 전극층(22, 24) 상에 절연층(30)이 없는 경우, 마이크로 LED가 전극층(22, 24) 사이에 배열되면서 쇼트(short)가 발생할 수 있다.
이에 따라 절연층(30)을 전극층(22, 24) 상에 바로 형성하거나 또는 기판 전체에 절연층(30)을 형성한 후에, 홈(LAA)에 국부적으로 얇은 두께의 홈(LAA)을 형성하는 것이 필요하다.
홈(LAA)과 전극층(22, 24) 사이의 절연층(30) 두께가 너무 두꺼우면 전극층 사이 영역(GA)에서 전기장의 세기가 감소하는 경향이 있어서 적정한 두께를 갖는 것이 바람직하다. 예를 들어, 홈(LAA)과 전극층(22, 24) 사이의 절연층(30) 두께는 대략 0.01 ~ 1㎛ 일 수 있고, 구체적으로는 0.1 ~ 1㎛ 일 수 있으나, 이에 제한되는 것은 아니다.
도 12에 도시된 바와 같이, 기판(10) 상에 복수개의 마이크로 LED(ML)를 포함하는 용액을 공급하면서, 제1전극층(22)과 제2전극층(24)에 전기장을 발생시켜 홈(LAA)의 정확한 위치에 마이크로 LED(ML)를 정렬할 수 있다. 그리고 하나의 홈(LAA)에 하나의 마이크로 LED(ML)를 정렬하는 것이 가능하다.
복수개의 마이크로 LED를 포함하는 용액은 용액 1㎕ 당 1×103 ~ 1×107개의 마이크로 LED를 포함할 수 있고, 바람직하게는 1×104 ~ 1×106개의 마이크로 LED를 포함할 수 있다. 용액 1㎕ 당 1×103 ~ 1×107개의 마이크로 LED를 포함함으로써, 비어있는 홈 없이 복수개의 마이크로 LED를 일정한 간격으로 정렬할 수 있다.
용액(FL)은 전기 신호 공급부(미도시)에 의해 전기 신호가 인가될 때 마이크로 LED(ML) 보다 낮은 유전상수(dielectric constant)를 갖는 액체일 수 있다.
용액(FL)은 이소프로필알코올(isopropyl alcohol), 아세톤, 톨루엔, 에탄올, 메탄올 및 증류수 중에서 적어도 하나의 물질을 포함하는 액체일 수 있다.
기판(10) 상에 복수개의 마이크로 LED들(ML)이 포함된 용액을 공급되는 동안, 전기 신호 공급부가 제1전극층(22)과 제2전극층(24)에 전기 신호를 인가하여 제1전극층(22)과 제2전극층(24) 사이에 전기장(EF)을 생성할 수 있다.
전기장(EF)이 생성되면, 용액에 포함된 복수개의 마이크로 LED들(ML) 중에서 적어도 하나가 전기장(EF)의 인력에 의해 홈(LAA)에 배열될 수 있다.
홈(LAA)에서 마이크로 LED(ML)의 배열 방향이 일정하게 되도록, 전기 신호 공급부는 제1전극층(22)과 제2전극층(24)으로 직류 신호, 교류 신호 또는 펄스 직류(pulsed DC) 신호를 공급할 수 있고, 바람직하게는 교류 신호 또는 펄스 직류 신호를 공급할 수 있다.
여기서, 펄스 직류 신호는 값은 변하되 극성은 일정하게 유지되는 주기적인 전기 신호를 의미한다. 전기 신호 공급부는 교류 신호에 바이어스 직류 신호를 더하여 펄스 직류 신호를 생성할 수 있다.
도 13a 및 도 13b는 본 발명에 따른 절연층 기반의 홈을 적용한 이미지이고, 도 14는 본 발명에 따른 홈에 마이크로 LED가 정렬된 모습의 사진이다.
도 13a, 13b 및 도 14를 참조하면, 기판 상에 비균일한 크기의 전기장을 형성시킴에 따라, 위치에 대한 오차범위를 0.1㎛ 이하로 감소시켜 정확한 위치에 마이크로 LED를 정렬할 수 있다. 또한 복수개의 마이크로 LED를 일정한 간격으로 정렬할 수 있으며, 높은 어셈블리 수율을 나타낼 수 있다.
마이크로 LED 정렬 단계 이후에, 절연층(30)을 모두 제거하는 단계를 더 포함할 수 있으며, 필요에 따라 기판 상에 절연층을 유지할 수도 있다.
절연층(30)을 모두 제거하게 되면, 마이크로 LED(ML)의 일단은 제1전극층(22)에 전기적으로 접속되며 물리적으로 고정될 수 있다. 마이크로 LED(ML)의 타단은 제2전극층(24)에 전기적으로 접속되며 물리적으로 고정될 수 있다.
이처럼 본 발명은 정전기적 척력을 이용하여 복수개의 마이크로 LED를 일정한 간격으로 정렬할 수 있다. 또한, 홈에서 전기장의 세기가 국부적으로 강하게 형성되도록 조절하여, 정확한 위치에 마이크로 LED를 정렬할 수 있다.
3가지 종류의 마이크로 LED들(ML1, ML2 및 ML3)이 있을 때에는 세 번의 공정을 통해 정확한 위치에 3가지 종류의 마이크로 LED들(ML1, ML2 및 ML3)을 일정한 간격으로 정렬할 수 있다.
먼저, 제1 마이크로 LED(ML1)를 실장시킬 때에는, 제1 마이크로 LED(ML1)가 포함된 용액(FL)을 공급하면서 전기 신호 공급부가 제1전극층과 제2전극층에 전기 신호를 공급한다. 제1전극층과 제2전극층 사이에 인력이 발생하여 해당 부분에 제1 마이크로 LED(ML1)가 실장될 수 있다.
전기 신호 공급부는 제3전극층과 제4전극층에는 전기 신호를 공급하지 않거나 제1전극층 또는 제2전극층과 인력이 발생하지 않도록 하는 전기 신호를 공급할 수 있다.
이후, 제2 마이크로 LED(ML2)를 실장시킬 때에는, 제2 마이크로 LED(ML2)가 포함된 용액(FL)을 공급하면서 전기 신호 공급부가 제2전극층과 제3전극층에 전기 신호를 공급한다. 제2전극층과 제3전극층 사이에 인력이 발생하여 해당 부분에 제2 마이크로 LED(ML2)가 실장될 수 있다.
마지막으로, 제3 마이크로 LED(ML3)를 실장시킬 때에는, 제3 마이크로 LED(ML3)가 포함된 용액(FL)을 공급하면서 전기 신호 공급부가 제3전극층과 제4전극층에 전기 신호를 공급한다. 제3전극층과 제4전극층 사이에 인력이 발생하여 해당 부분에 제3 마이크로 LED(ML3)가 실장될 수 있다.
이처럼 각 조립(assembly) 과정마다 해당 마이크로 LED를 실장하기 위한 영역의 전극층들 사이에 전기장이 발생하여 복수개의 마이크로 LED를 정렬할 수 있다.
본 발명에서는 마이크로 LED 정렬 방법을 이용하여, 하나의 화소 영역마다 하나의 마이크로 LED가 배치되도록 마이크로 LED 디스플레이를 제조할 수 있다.
구체적으로, 마이크로 LED 디스플레이의 제조 방법은 다음과 같다.
기판 상에 데이터 라인과 게이트 라인이 교차하여 정의되는 복수개의 화소 영역마다 트랜지스터(TFT)를 배치한다.
트랜지스터는 상대적으로 얇은 필름 형태인 박막을 이용한 박막 트랜지스터일 수 있다. 디스플레이에서 트랜지스터는 디스플레이 화면을 구성하는 각각의 픽셀의 밝기를 조절하는 역할을 한다.
1개의 픽셀은 R, G, B를 구성하는 서브픽셀로 이루어져 있고, 디스플레이가 색을 구현하려면 각각의 서브픽셀에 전류가 필요하다. 트랜지스터는 각 서브 픽셀에 위치하며, 특정 전압이 가해졌을 때 해당 전류량을 가지고 픽셀을 구동하게 된다.
트랜지스터는 데이터 라인과 게이트 라인의 교차 지점에 배치된다.
데이터 라인은 트랜지스터의 소스 전극과 연결되며, 게이트 라인은 트랜지스터의 게이트 전극과 연결된다.
상기 트랜지스터는 게이트 전극의 위치에 기초하여 역스태거 구조(바텀 게이트형) 및 스태거 구조(톱 게이트형)로 구분된다. 그리고 게이트 전극과 활성층의 배치에 따라 1) 바텀 게이트-탑 콘택트(bottom gate-top contact), 2) 바텀 게이트-바텀 콘택트(bottom gate-bottom contact), 3) 톱 게이트-탑 콘택트(top gate-top contact) 4) 톱 게이트-바텀 콘택트(top gate-bottom contact) 의 4가지 구조로 분류될 수 있다.
톱 게이트 구조란, 게이트 절연막의 상측에 게이트 전극이 배치되고, 게이트 절연막의 하측에 활성층이 형성된 형태이다.
바텀 게이트 구조란, 게이트 절연막의 하측에 게이트 전극이 배치되고, 게이트 절연막의 상측에 활성층이 형성된 형태이다.
바텀 콘택트형이란, 소스·드레인 전극이 활성층보다 먼저 형성되어 활성층의 하면이 소스·드레인 전극에 접촉하는 형태이다.
탑 콘택트형이란, 활성층이 소스·드레인 전극보다 먼저 형성되어 활성층의 상면이 소스·드레인 전극에 접촉하는 형태이다.
본 발명의 트랜지스터는 4가지 구조 중 어느 하나로 적용 가능하다.
이어서, 복수개의 화소 영역마다 트랜지스터가 배치된 기판 상에 서로 이격되는 제1전극층과 제2전극층을 배치할 수 있다. 마이크로 LED(ML)는 트랜지스터의 드레인 전극과 전원 전압 라인(VDD) 사이에 접속될 수 있다.
이어서, 복수개의 화소 영역마다 상기 제1전극층, 제2전극층이 배치된 기판 상에 절연층을 배치할 수 있다.
이어서, 복수개의 화소 영역마다 상기 제1전극층과 제2전극층 사이 영역에 해당하는 절연층을 패터닝하되 일정 두께로 패터닝하여 일정한 간격으로 복수개의 홈을 형성할 수 있다.
예를 들어, 복수개의 화소 영역마다 절연층 상에 포토레지스트를 도포한 후, 1차 패터닝과 2차 패터닝을 수행하여 홈을 형성할 수 있다.
1차 패터닝과 2차 패터닝은 전술한 바와 동일하므로 생략하기로 한다.
이어서, 제1실시예에 따라, 복수개의 화소 영역마다 기판 상에 마이크로 LED가 포함된 용액을 공급하면서, 제1전극층과 제2전극층에 전기 신호를 인가하고 비균일한 크기의 전기장을 발생시켜 상기 홈에 마이크로 LED를 정렬할 수 있다.
또는 제2실시예에 따라, 복수개의 화소 영역마다 기판 상에 마이크로 LED가 포함된 용액을 공급하면서, 제1전극층과 제2전극층에 전기장을 발생시켜 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이에 발생하는 척력에 의해, 일정한 간격으로 복수개의 마이크로 LED를 정렬할 수 있다.
이러한 과정을 거쳐, 하나의 홈에 하나의 마이크로 LED를 정렬할 수 있고, 하나의 화소 영역마다 하나의 마이크로 LED가 배치될 수 있다.
하나의 홈에 하나의 마이크로 LED를 어셈블리한 이후, 제1전극층을 상기 트랜지스터의 소스 전극 또는 드레인 전극에 연결하고, 제2전극층을 전원 전압 라인(VDD) 또는 기저 전압 라인(Vss)에 연결하는 단계를 더 포함할 수 있다.
상기 연결하는 단계를 통해, 마이크로 LED(ML)의 일단은 트랜지스터의 소스 전극에 접속되고 마이크로 LED(ML)의 타단은 전원 전압 라인(VDD)에 접속될 수 있다.
추가적으로, 복수개의 열 중에서, 각 열마다 전기 신호를 순차적으로 인가하여 서로 다른 발광특성을 가진 마이크로 LED, 예를 들어 R-G-B의 색상에 해당하는 나노 혹은 마이크로 LED를 디스플레이 백플레인 위에 디스플레이 화소로 배열할 수 있다.
각 열마다 순차적으로 전기장을 형성하기 위하여 개별적으로 전기신호를 가할 수 있는 회로장치를 사용할 수 있다.
화소 별로 전기장을 따로 적용하여 RGB 풀컬러를 구현하기 위해서는, 순서에 상관없이 다음과 같은 방법으로 마이크로 LED를 배열할 수 있다.
복수개의 마이크로 LED 중에서 적색 마이크로 LED가 포함된 용액을 공급하면서, 적색 화소에 연결되는 제1전극층과, 제2전극층에 전기 신호를 인가하여 적색 화소에 포함되는 홈에 일정한 간격으로 적색 마이크로 LED를 배열하고, 기판(백플레인)을 건조시킬 수 있다.
복수개의 마이크로 LED 중에서 녹색 마이크로 LED가 포함된 용액을 공급하면서, 녹색 화소에 연결되는 제1전극층과, 제2전극층에 전기 신호를 인가하여 녹색 화소에 포함되는 홈에 일정한 간격으로 적색 마이크로 LED를 배열하고, 기판(백플레인)을 건조시킬 수 있다.
복수개의 마이크로 LED 중에서 청색 마이크로 LED가 포함된 용액을 공급하면서, 청색 화소에 연결되는 제1전극층과, 제2전극층에 전기 신호를 인가하여 청색 화소에 포함되는 홈에 일정한 간격으로 적색 마이크로 LED를 배열하고, 기판(백플레인)을 건조시킬 수 있다.
이처럼, 마이크로 LED 공급, 마이크로 LED 배열, 및 건조과정을 반복하여 R-G-B 나노 LED 어레이 형태를 디스플레이 위에 형성함으로써, 풀컬러 디스플레이를 완성할 수 있다.
본 발명의 마이크로 LED 정렬 방법을 통해 제작된 마이크로 LED 디스플레이는 소형 및 고해상도의 디스플레이에 적용될 수 있으며, AR-VR용 HMD와 자동차에 적용되는 HUD에도 적용될 수 있다.
이외에도 광학 센서, 광통신, 반도체 직접화, 자동차용 헤드램프, 스마트 섬유, 바이오 콘택트 렌즈, 웨어러블 의료기기의 광원 등 다양한 분야에 활용될 수 있다.
이상과 같이 본 발명에 대해서 예시한 도면을 참조로 하여 설명하였으나, 본 명세서에 개시된 실시 예와 도면에 의해 본 발명이 한정되는 것은 아니며, 본 발명의 기술사상의 범위 내에서 통상의 기술자에 의해 다양한 변형이 이루어질 수 있음은 자명하다. 아울러 앞서 본 발명의 실시 예를 설명하면서 본 발명의 구성에 따른 작용 효과를 명시적으로 기재하여 설명하지 않았을 지라도, 해당 구성에 의해 예측 가능한 효과 또한 인정되어야 함은 당연하다.

- (a) 기판 상에 서로 이격되는 제1전극층과 제2전극층을 배치하는 단계;(b) 상기 제1전극층, 제2전극층이 배치된 기판 상에 절연층을 배치하는 단계;(c) 상기 제1전극층과 제2전극층 사이 영역에 해당하는 절연층에 홈을 형성하는 단계; 및(d) 상기 기판 상에 마이크로 LED를 포함하는 용액을 공급하면서, 상기 제1전극층과 제2전극층에 전기 신호를 인가하고 비균일한 크기의 전기장을 발생시켜 상기 홈에 마이크로 LED를 정렬하는 단계를 포함하고,하나의 홈에 하나의 마이크로 LED를 정렬하는 마이크로 LED 정렬 방법.

- 제1항 또는 제2항에 있어서,상기 홈의 폭은상기 제1전극층과 제2전극층에 전기장을 발생시켜 복수개의 마이크로 LED 사이에서 척력이 발생할 때 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이의 간격보다 작은 마이크로 LED 정렬 방법.
- 제1항 또는 제2항에 있어서,상기 (d) 단계에서, 홈에서의 전기장의 크기는 홈이 아닌 영역에서의 전기장의 크기보다 큰 마이크로 LED 정렬 방법.
- 제1항 또는 제2항에 있어서,상기 홈 영역에 위치하는 제1전극층과 제2전극층은 서로를 향해 돌출되도록 배치되는 마이크로 LED 정렬 방법.
- (a) 기판 상에 데이터 라인과 게이트 라인이 교차하여 정의되는 복수개의 화소 영역마다 트랜지스터를 배치하는 단계;(b) 상기 복수개의 화소 영역마다 서로 이격되는 제1전극층과 제2전극층을 배치하는 단계;(c) 상기 제1전극층, 제2전극층이 배치된 기판 상에 절연층을 배치하는 단계;(d) 상기 절연층 중 제1전극층과 제2전극층 사이 영역에 해당하는 부분에 홈을 형성하는 단계; 및(e) 상기 기판 상에 복수개의 마이크로 LED를 포함하는 용액을 공급하면서, 상기 제1전극층과 제2전극층에 전기 신호를 인가하고 비균일한 크기의 전기장을 발생시켜 하나의 홈에 하나의 마이크로 LED를 정렬하는 단계를 포함하고,하나의 화소 영역마다 하나의 마이크로 LED가 배치되는 마이크로 LED 디스플레이 제조 방법.
- (a) 기판 상에 데이터 라인과 게이트 라인이 교차하여 정의되는 복수개의 화소 영역마다 트랜지스터를 배치하는 단계;(b) 상기 복수개의 화소 영역마다 서로 이격되는 제1전극층과 제2전극층을 배치하는 단계;(c) 상기 제1전극층, 제2전극층이 배치된 기판 상에 절연층을 배치하는 단계;(d) 상기 절연층 중 제1전극층과 제2전극층 사이 영역에 해당하는 부분에 일정한 간격으로 복수개의 홈을 형성하는 단계; 및(e) 상기 기판 상에 복수개의 마이크로 LED를 포함하는 용액을 공급하면서, 상기 제1전극층과 제2전극층에 전기장을 발생시켜 하나의 마이크로 LED와 인접한 다른 하나의 마이크로 LED 사이에 발생하는 척력에 의해, 일정한 간격으로 복수개의 마이크로 LED를 정렬하는 단계를 포함하고,상기 (e) 단계에서, 하나의 홈에 하나의 마이크로 LED를 정렬하며,하나의 화소 영역마다 하나의 마이크로 LED가 배치되는 마이크로 LED 디스플레이 제조 방법.
- 제11항 또는 제12항에 있어서,상기 (e) 단계는, 복수개의 화소 영역마다복수개의 마이크로 LED 중에서 적색 마이크로 LED를 포함하는 용액을 공급하면서, 적색 화소에 연결되는 제1전극층과, 제2전극층에 전기 신호를 인가하여 일정한 간격으로 복수개의 적색 마이크로 LED를 배열하며,복수개의 마이크로 LED 중에서 녹색 마이크로 LED를 포함하는 용액을 공급하면서, 녹색 화소에 연결되는 제1전극층과, 제2전극층에 전기 신호를 인가하여 일정한 간격으로 복수개의 녹색 마이크로 LED를 배열하며,복수개의 마이크로 LED 중에서 청색 마이크로 LED를 포함하는 용액을 공급하면서, 청색 화소에 연결되는 제1전극층과, 제2전극층에 전기 신호를 인가하여 일정한 간격으로 복수개의 청색 마이크로 LED를 배열하는 마이크로 LED 디스플레이 제조 방법.
