Abstract

L'invention fournit une composition d'adhésif. Cette composition d'adhésif comprend une résine époxy, un premier agent de durcissement de point de ramollissement supérieur ou égal à 90°C, un second agent de durcissement de point de ramollissement inférieur à 90°C, et un élastomère. La teneur en élastomère est comprise entre 22 et 45% en masse sur la base de la masse totale de la composition d'adhésif. En outre, l'invention fournit un adhésif sous forme de film, un film intégré de découpage en dés et fixation de puce et un dispositif à semi-conducteurs ainsi qu'un procédé de fabrication de dispositif à semi-conducteurs qui mettent en œuvre une telle composition d'adhésif. Enfin, l'invention fournit un procédé de fabrication de dispositif à semi-conducteurs mettant en œuvre le film intégré de découpage en dés et fixation de puce mentionné.
