以下、本発明について具体的に説明するが、本発明はこれに限定されない。
本発明のいくつかの態様であるポリマーは、特定のオニウム塩構造を有する酸を発生するユニットAと、酸触媒反応により結合する構造を有するユニットBと、を含むポリマーである。
上記発生した酸アニオン又はユニットAのアニオンの一部は、上記酸により該アニオンのヒドロキシル基及びスルファニル基のうち少なくとも1つと上記ユニットBとで結合し、ポリマー酸となり得る。
上記ユニットAとしては、特定のオニウム塩構造を有する。具体的には、該オニウム塩構造は、ポリマーの少なくとも一部に粒子線又は電磁波を照射することにより極性変換するものであり、且つ、オニウム塩のアニオン部分にヒドロキシル基及びスルファニル基のうち少なくとも1つを含む有機基を有することが好ましい。すなわち、オニウム塩構造としては、アニオン部分にヒドロキシル基及びスルファニル基のうち少なくとも1つを有し、且つ、オニウム塩の還元により酸を発生させるものであれば特に制限はない。具体的には、例えば、下記式(1)で示されるものが挙げられる。
本発明において、「極性変換」とは、粒子線又は電磁波の照射により、直接的に又は間接的に、イオン性から非イオン性に極性が変化することを示す。
Lとしては、容易に合成できる点からカルボニルオキシ基等が好ましい。
Spの炭素数1~6の分岐アルキレン基としては、イソプロピレン基、イソブチレン基、tert-ブチレン基、イソペンチレン基、tert-ペンチレン基、2-エチルへキシレン基等が挙げられる。
Sp中の少なくとも1つのメチレン基が2価のヘテロ原子含有基で置換されていてもよい。2価のヘテロ原子含有基としては、-O-、-CO-、-COO-、-OCO-、-O-CO-O-、-NHCO-、-CONH-、-NH-CO-O-、-O-CO-NH-、-NH-、-N(RSp)-、-N(ArSp)-、-S-、-SO-及び-SO2-等からなる群より選ばれる基等が挙げられる。上記RSpとしては、直鎖、分岐又は環状の炭素数1~12のアルキル基が挙げられ、ArSpとしては、フェニル基及びナフチル基等の炭素数12以下のアリール基が挙げられる。なお、上記Spのアルキレン基の炭素数は、Spが有してもよい置換基の炭素数は含まない。
Spの第1の置換基としてのアルキル基、ヘテロ原子含有基を骨格に含んだアルキル基としては、上記Spのアルキレン基が1価となったアルキル基が挙げられる。
Spの第1の置換基としてのアリール基としては、上記ArSpと同様のものが挙げられる。
Spの第1の置換基としてのヘテロアリール基としては、フラン、チオフェン、ピロール、イミダゾール、ピラン、ピリジン、ピリミジン及びピラジン等の骨格を有する基が挙げられる。
Spは、直接結合でもよいが、ユニットA同士がラジカル再結合する点及びユニットB同士が架橋反応する点等から、分子が動きやすいようにスペーサー構造となるものが好ましい。好ましくは、アルキレン基、アルキレンオキシ基及びアルキレンカルボニルオキシ基等が挙げられる。

R6aの直鎖、分岐又は環状のアルキレン基としては、上記Spのアルキレン基と同様のものが挙げられる。

X-は、ヒドロキシル基及びスルファニル基を少なくとも1つ有するアルキルスルホネートアニオン又はヒドロキシル基及びスルファニル基を少なくとも1つ有するアリールスルホネートアニオンのいずれかであることがより好ましい。なお、上記アルキルスルホネートアニオンのアルキル基及び上記アリールスルホネートアニオンのアリール基が有する水素原子の少なくとも1つはフッ素原子に置換されていてもよい。
上記スルファニル基を少なくとも1つ有するアルキルサルフェートアニオンとしては、炭素数1~12が好ましい。

また、本発明のひとつの態様であるポリマーに係るユニットAのオニウム塩構造が上記一般式(11)及び(12)で示されるオニウム塩構造の場合、ユニットAは紫外線又は可視光等の上記第2活性エネルギー線に顕著な吸収を持たない。一方で、上記第1活性エネルギー線により発生した酸により、上記オニウム塩構造は光酸発生剤としての機能を損なうことなく、上記オニウム塩構造の(チオ)アセタール部位が脱保護しケトン誘導体へ変換される。該ケトン誘導体は縮環構造を有するジベンゾチオフェニウム構造を含むことで共役長が長くなるため、容易に吸収波長が長波長化して上記第2活性エネルギー線に吸収を持つ。該ケトン誘導体は、レジスト膜中、上記第1活性エネルギー線を照射した露光部に生成しているため、上記第2活性エネルギーをさらに照射することで上記第1活性エネルギー線による露光部で酸発生量を増大させることができる。
なお、本発明において上記第2活性エネルギー線としては、365nm以上の波長を有する紫外線又は可視光等が好ましい。第2活性エネルギー線としては、420nm以下であることがさらに好ましい。また、第1活性エネルギー線としては、上記第2活性エネルギー線より高いエネルギーであることが好ましく、ユニットAのオニウム塩から酸等の活性種を発生させることができれば特に制限はないが、例えば、KrFエキシマレーザー光、ArFエキシマレーザー光、電子線又は極端紫外線(EUV)等が好ましく挙げられる。
R17及びR18は独立して各々に、アルキル基、ヒドロキシ基、メルカプト基、アルコキシ基、アルキルカルボニル基、アリールカルボニル基、ヘテロアリールカルボニル基、アルコキシカルボニル基、アリールオキシカルボニル基、ヘテロアリールオキシカルボニル基、アリールスルファニルカルボニル基、ヘテロアリールスルファニルカルボニル基、アリールスルファニル基、ヘテロアリールスルファニル基、アルキルスルファニル基、アリール基、ヘテロアリール基、アリールオキシ基、ヘテロアリールオキシ基、アルキルスルフィニル基、アリールスルフィニル基、ヘテロアリールスルフィニル基、アルキルスルホニル基、アリールスルホニル基、ヘテロアリールスルホニル基、アリールスルホニル基、ヘテロアリールスルホニル基、(ポリ)アルキレンオキシ基、アルキルアミノ基、ジアルキルアミノ基、ニトロ基及びハロゲン原子からなる群より選択されるいずれかである。
上記R14、R17及びR18が炭素を有する場合の炭素原子数が1~12であり、かつ、上記R14、R17及びR18が水素原子を有するとき、該水素原子が置換基(以下、「第2の置換基」ともいう)で置換されていてもよい。
R14、R17及びR18におけるアリール基及びヘテロアリール基としては、R19のアリール基及びヘテロアリール基と同様のものが挙げられる。R17及びR18における上記アリールカルボニル基、アリールオキシカルボニル基等のアリール基部分はR19におけるアリール基と同様のものが挙げられる。R17及びR18における上記ヘテロアリールカルボニル基、ヘテロアリールオキシカルボニル基等のヘテロアリール基部分はR1におけるヘテロアリール基と同様のものが挙げられる。なお、R17及びR18においては上記ヘテロアリールカルボニル基、ヘテロアリールオキシカルボニル基等のヘテロアリール基部分を有しない置換基であることが合成の観点から好ましい。
なお上記式(11)及び(12)で示されるオニウム塩構造がR14を2つ以上有するとき、R14のうち2つが互いに連結して環構造を形成していてもよい。
R17及びR18におけるハロゲン原子としては、フッ素原子、塩素原子、ヨウ素原子等が挙げられる。
R14、R17及びR18が有してもよい第2の置換基としては、ヒドロキシ基、シアノ基、メルカプト基、カルボキシ基、アルキル基(-Re)、アルコキシ基(-ORe)、アシル基(-CORe)、アルコキシカルボニル基(-COORe)、アリール基(-Ar)、アリーロキシ基(-OAr)、アミノ基、アルキルアミノ基(-NHRe)、ジアルキルアミノ基(-N(Re)2)、アリールアミノ基(-NHAr)、ジアリールアミノ基(-N(Ar)2)、N-アルキル-N-アリールアミノ基(-NReAr)ホスフィノ基、シリル基、ハロゲン原子、トリアルキルシリル基(-Si-(Re)3)、該トリアルキルシリル基のアルキル基の少なくとも1つがArで置換されたシリル基、アルキルスルファニル基(-SRe)及びアリールスルファニル基(-SAr)等を挙げることができるが、これらに制限されない。
Re及びArについては以下に説明する。
一般的に、オニウム塩構造のカチオンに置換基を付加することでオニウム塩カチオン構造が立体的に大きくなると、疎水性が向上して現像時に溶解阻害効果が生じることがある。そのため、アルカリ現像液に対する親和性が低い傾向である疎水性置換基を有することなく(チオ)アセタール部位が脱保護した後のケトン誘導体の吸収波長が長波長化して第2活性エネルギー線の吸収が大きくなる構成とすることが好ましい。また、塩基性を示す置換基は発生酸を失活させて酸解離性基の分解を阻害するため、塩基性を示す置換基を導入する構成は好ましくない。以上のことから、本発明の一つの態様であるポリマーに係るオニウム塩構造のカチオンは、R14、R17及びR18に芳香環や脂環式構造等を含む置換基を有さず、発生酸と反応するアミノ基等の塩基性基を有しないことが好ましく、また、上記オニウム塩構造のカチオン部分の分子量が500以下であることが好ましい。本発明の一つの態様であるポリマーに係るオニウム塩構造のカチオンは、R14を含め、R17及びR18においてもアミノ基等の塩基性基を有しないことがさらに好ましい。
R14を複数有する場合は、R14の少なくとも1つがヒドロキシ基又はアルコキシ基であり、且つ、(チオ)アセタール部位の結合位置に対しオルト位又はパラ位であるのが好ましい。また、R14を複数有する場合、R14の少なくとも1つがヒドロキシ基又はアルコキシ基であればそれ以外のR4はヒドロキシ基又はアルコキシ基でなくてもよい。酸によって生じたケトン誘導体の吸収波長を長波長化する観点から、2つ以上のR14が結合する芳香環に対して電子供与する置換基であることがより好ましい。さらに好ましくは、(チオ)アセタール部位の結合位置に対しオルト位又はパラ位の2つ以上の位置でR14としてヒドロキシ基又はアルコキシ基を有することが好ましい。
R19のアルケニル基は、上記アルキル基の少なくとも1つの炭素-炭素一重結合が、炭素-炭素二重結合に置換されたものが挙げられる。
上記単環芳香族炭化水素基としては、ベンゼン等の骨格を有する基が挙げられる。
上記縮合多環芳香族炭化水素基としては、インデン、ナフタレン、アズレン、アントラセン及びフェナントレン等の骨格を有する基が挙げられる。
上記単環芳香族複素環基としては、フラン、ピロール、イミダゾール、ピラン、ピリジン、ピリミジン及びピラジン等の骨格を有する基が挙げられる。
上記「窒素原子含有基」としては、例えばアミノジイル基(-NH-)、アルキルアミノジイル基(-NRe-)、アリールアミノジイル基(-NAr-)等の窒素原子を含む2価の基が挙げられる。Re及びArについては上記第3の置換基のRe及びArと同様である。
R15及びR16としての置換基(以下、「第4の置換基」ともいう)は、上記第2の置換基と同様のものが挙げられる。
上記R15及びR16は、単結合で直接に、又は、酸素原子、硫黄原子及びアルキレン基からなる群より選択されるいずれかを介して、互いに結合して環構造を形成してもよく、
上記R15及びR16中の少なくとも1つのメチレン基が2価のヘテロ原子含有基で置換されていてもよい。
合成の観点から、上記R15及びR16は同じであることが好ましい。
ただし、上記R19と、上記R18が結合するベンゼン環及び上記R17が結合するベンゼン環のいずれかとが、上記硫黄原子と共に環構造を形成する場合は、上記一般式(11)においてqが0~3又はjが0~2であり、上記一般式(12)においてqが0~3又はjが0~1である。
上記一般式(11)及び(12)におけるベンゼン環の少なくとも1つは、ヘテロ原子を環中に有する6員環のヘテロ芳香環であってもよく、上記一般式(11)及び(12)におけるR14に結合するベンゼン環が上記ヘテロ芳香環のときkが0~4であってもよい。
上記一般式(11)及び(12)においてR14を2つ以上有するとき、R14のうち2つが互いに連結して環構造を形成していてもよい。
X-は上記一般式(1)のX-と同じ選択肢から選択される。
また、上記ポリマー中に上記ユニットAを2種以上有する場合、M+X-部分が同じでR1やL等の置換基が異なるユニットを用いてもよい。
また、本発明のいくつかの態様であるポリマーに係るオニウム塩の(チオ)アセタール部位が脱保護したケトン誘導体は、365nmのモル吸光係数が1.0×105cm2/mol以上であることが好ましく、1.0×106cm2/mol以上であることがより好ましい。
上記ケトン誘導体の365nmのモル吸光係数は、本発明のいくつかの態様であるポリマーに係るオニウム塩の365nmのモル吸光係数が5倍以上となることが好ましく、10倍以上となることがより好ましく、20倍以上となることがさらに好ましい。
上記特性とするには、上記式(11)又は(12)で表されるオニウム塩とすればよい。
本発明のひとつの態様であるポリマーに係るユニットAに含まれるスルホニウム塩構造の合成方法について説明する。本発明においてはこれに限定されない。
上記ユニットBは、酸触媒反応により2分子間で結合する構造を有していれば特に制限はないが、例えば、上記一般式(I)又は(II)で示される化合物が該化合物のいずれかの位置で上記式(1)のSp基と結合したユニットが好ましい。
下記一般式(I)又は(II)で示される化合物の少なくともいずれかが、該化合物のいずれかの位置で下記式(2)の*部分に結合したものをユニットBとしてポリマーに含む。上記ポリマーが上記ユニットBを含有することで、粒子線又は電磁波に対する感度を向上させることが可能となる。
Eは、直接結合;酸素原子;硫黄原子;及びメチレン基;からなる群より選択されるいずれかであることが好ましい。
n4が1のときn2は0~4の整数である。n4が2のときn2は0~6の整数である。
n5が1のときn3は0~4の整数である。n5が2のときn3は0~6の整数である。
n2が2以上でR2が電子供与性基又は電子吸引性基であるとき、2つのR2が、単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、互いに環構造を形成してもよい。
n3が2以上でR3が電子供与性基又は電子吸引性基であるとき、2つのR3が、単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、互いに環構造を形成してもよい。
上記式(I)において環構造を形成するための2価の窒素原子含有基は、上記式(a1)における2価の窒素原子含有基と同様のものが挙げられる。
R5は、水素原子;置換基を有してもよいアルキル基;及び置換基を有してもよいアルケニル基;からなる群より選択されるいずれかであり、上記R5中の少なくとも1つのメチレン基が2価のヘテロ原子含有基で置換されていてもよい。
また、R5は該R5を有するヒドロキシメチレン基が結合したベンゼン環と共に環構造を形成してもよい。
R5が有する置換基としては、上記Spが有する上記第1の置換基と同様のものが挙げられる。
n7は1又は2である。n7が1のときn6は0~5の整数である。n7が2のときn6は0~7の整数である。
上記式(II)において環構造を形成するための2価の窒素原子含有基は、上記式(a1)における2価の窒素原子含有基と同様のものが挙げられる。
R13aとR13bが有してもよい置換基としては、上記Spが有する上記第1の置換基と同様のものが挙げられる。
また、上記ユニットBとして、Lがカルボニルオキシ基又はカルボニルアミノ基であり、Spが直接結合であり、R1がメチル基であり、且つ、該メチル基が上記第1の置換基のうち、炭素数1~4アルキル基、ハロゲン原子及びアリール基の少なくともいずれか1つ以上を有するユニットはLWRの観点から好ましい。上記第1の置換基を有するR1として特に好ましいのは、エチル基、イソプロピル基、ブチル基、ハロゲン化メチル基(フルオロメチル基、クロロメチル基、ブロモメチル基、ヨードメチル基等)及びベンジル基等が挙げられる。
本発明の一つの態様であるポリマーは、上記ポリマー中に上記ユニットBを2種以上有してもよい。
上記ユニットCは、炭素原子と炭素原子との多重結合及び炭素原子とヘテロ原子との多重結合からなる群より選択される少なくとも1つの多重結合を含有するラジカル発生構造を有するユニットであり、ポリマーの少なくとも一部に粒子線又は電磁波で照射することで第2ラジカルを発生させるものであれば特に制限はない。
粒子線又は電磁波等を照射することにより上記ユニットAと上記ユニットCとの間で分子内架橋反応が起こり得る。
上記ユニットCにおける多重結合は、粒子線又は電磁波の影響でラジカルカチオンを発生し、該ラジカルカチオンが第2ラジカルとカチオンとに分解すれば特に制限はないが、ベンゼン系芳香族内に含まれるものでなく、且つ、下記に示される結合の少なくともいずれかであることが好ましい。ベンゼン系芳香族とは、ベンゼンだけでなく、ナフタレン及びアズレン等のベンゼン骨格を有する芳香族も含まれる。「ベンゼン系芳香族内に含まれる多重結合でない」とは、これら芳香族が有する多重結合でないことをいう。
R7は、それぞれ独立に、水素原子;ヒドロキシ基;-Ra(Raは置換基を有していてもよい直鎖、分岐又は環状の炭素数1~12のアルキル基である。);-ORa;及び該Ra中の炭素-炭素一重結合の少なくとも1つが炭素-炭素二重結合に置換された基;及び-Rb(Rbは置換基を有していてもよい炭素数6~14のアリール基である。);からなる群より選択されるいずれかである。2つ以上のR3は、単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、環構造を形成してもよい。
Raとしては、R13aのアルキル基と同様のものが挙げられる。Rbとしては、R13bのアリール基と同様のものが挙げられる。
ただし、上記式(4)においてR7の3つが水素原子でないのが好ましい。また、上記式(4)においては、3つのR7のうち少なくとも1つがOHであることが好ましい。上記ユニットCとしてOHを有することで、ユニットBとユニットCとの間での架橋反応も起こり得る。
上記式(4)においてm1が2以上のとき、2つのR8は単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、環構造を形成してもよい。
また、ユニットCとして、Lがカルボニルオキシ基又はカルボニルアミノ基であり、Spが直接結合であり、R1がメチル基であり、且つ、該メチル基が上記第1の置換基のうち、炭素数1~4アルキル基、ハロゲン原子及びアリール基の少なくともいずれか1つ以上を有するユニットはLWRの観点から好ましい。上記第1の置換基を有するR1として特に好ましいのは、エチル基、イソプロピル基、ブチル基、ハロゲン化メチル基(フルオロメチル基、クロロメチル基、ブロモメチル基、ヨードメチル基等)及びベンジル基等が挙げられる。
本発明の一つの態様であるポリマーは、上記ポリマー中に上記ユニットCを2種以上有してもよい。
本発明の一つの態様におけるポリマーは、上記ユニットA~Cの他に、アリールオキシ基を有するユニット(以下、「ユニットD」ともいう)をさらに含有することも好ましい。上記ユニットDとしては、フェノール構造が該構造のいずれかの位置で上記式(2)の*部分に結合したユニットが好ましい。
ユニットDは、上記ユニットAが発生した酸の発生効率を向上させることができれば特に制限はないが、例えば具体的には、下記に示されるユニットが挙げられる。
上記アルキル基としては、メチル基、エチル基、イソプロピル基、n-イソプロピル基、sec-ブチル基、tert-ブチル基、n-ブチル基、ペンチル基等の炭素数1~5の直鎖状又は分岐状のアルキル基が挙げられる。
上記アルキル基が有しても良い置換基としては、ヒドロキシ基、スルホニルオキシ基、アルキルカルボニルオキシ基、アルキルオキシカルボニル基、シアノ基、メトキシ基、エトキシ基等が挙げられる。
R11が有してもよい置換基としては、上記Spが有する上記第1の置換基と同様のものが挙げられる。
上記式において、2つ以上のR11が水素原子でないとき、該R11が水素原子でない2つのR11は単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、環構造を形成してもよい。

上記ポリマーが上記ユニットDを含有することで、酸の発生効率を向上させることが可能となる。
また、ユニットDとして、Lがカルボニルオキシ基又はカルボニルアミノ基であり、Spが直接結合であり、R1がメチル基であり、且つ、該メチル基が上記第1の置換基のうち、炭素数1~4アルキル基、ハロゲン原子及びアリール基の少なくともいずれか1つ以上を有するユニットはLWRの観点から好ましい。上記第1の置換基を有するR1として特に好ましいのは、エチル基、イソプロピル基、ブチル基、ハロゲン化メチル基(フルオロメチル基、クロロメチル基、ブロモメチル基、ヨードメチル基等)及びベンジル基等が挙げられる。
本発明の一つの態様であるポリマーは、上記ポリマー中に上記ユニットDを2種以上有してもよい。
本発明の一つの態様におけるポリマーは、上記ユニットA~Dの他に、Sn、Sb、Ge、Bi及びTeからなる群より選択される金属原子を有する有機金属化合物含有ユニットE(以下、「ユニットE」ともいう)をさらに含有することも好ましい。
上記ユニットEに含有される金属原子は、EUV又は電子線に対して高い吸収を有するものであれば特に限定はされず、上記金属原子以外に周期表第10~16属の原子であってもよい。
上記ユニットEとしては、アルキル及びアリールスズ、アルキル及びアリールアンチモニー、アルキル及びアリールゲルマン、又はアルキル及びアリールビスムチン構造が該構造のいずれかの位置で上記式(2)の*部分に結合したユニットであることが好ましい。
ユニットEは、EUV照射による2次電子発生効率が高く上記ユニットA及びユニットBの分解効率を上げることが出来る。ユニットEとしては、EUV吸収の高い上記金属原子を含んでいれば特に制限はないが、例えば具体的には下記に示されるユニットが挙げられる。
上記アルキル基としては、メチル基、エチル基、イソプロピル基、n-イソプロピル基、sec-ブチル基、tert-ブチル基、n-ブチル基、ペンチル基等の炭素数1~5の直鎖状又は分岐状のアルキル基が挙げられる。
上記アルキル基が有しても良い置換基としては、ヒドロキシ基、スルホニルオキシ基、アルキルカルボニルオキシ基、アルキルオキシカルボニル基、シアノ基、メトキシ基、エトキシ基等が挙げられる。
上記式において、2つ以上のR12aが水素原子でないとき、該R12aが水素原子でない2つのR12aは単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、環構造を形成してもよい。

上記ポリマーが上記ユニットEを含有することで、粒子線又は電磁波を照射した際に2次電子の発生効率を向上させることが可能となる。
また、ユニットEとして、Lがカルボニルオキシ基又はカルボニルアミノ基であり、Spが直接結合であり、R1がメチル基であり、且つ、該メチル基が上記第1の置換基のうち、炭素数1~4アルキル基、ハロゲン原子及びアリール基の少なくともいずれか1つ以上を有するユニットはLWRの観点から好ましい。上記第1の置換基を有するR1として特に好ましいのは、エチル基、イソプロピル基、ブチル基、ハロゲン化メチル基(フルオロメチル基、クロロメチル基、ブロモメチル基、ヨードメチル基等)及びベンジル基等が挙げられる。
本発明の一つの態様であるポリマーは、上記ポリマー中に上記ユニットEを2種以上有してもよい。
本発明の一つの態様におけるポリマーは、ハロゲン原子を有する下記式(7)で示されるユニットFをさらに有することが好ましい。
Rhは、置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルキル基;置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルキレンオキシ基;置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルケニル基;置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルケニレンオキシ基;置換基を有していても良い炭素数6~14のアリール基;及び置換基を有していてもよい炭素数4~12のヘテロアリール基;からなる群より選択されるいずれかであり、且つ、炭素原子に置換している水素原子の一部又は全てが、フッ素原子又はヨウ素原子に置換されている。
Rhのアルキル基、アルケニル基、アルキレンオキシ基のアルキレン基、アルケニレンオキシ基のアルケニレン基、アリール基及びヘテロアリール基は、上記Spと同様のものが挙げられる。
また、これらの置換基もSpの置換基と同様のものが挙げられる。
また、ユニットFとして、Lがカルボニルオキシ基又はカルボニルアミノ基であり、Spが直接結合であり、R1がメチル基であり、且つ、該メチル基が上記第1の置換基のうち、炭素数1~4アルキル基、ハロゲン原子及びアリール基の少なくともいずれか1つ以上を有するユニットはLWRの観点から好ましい。上記第1の置換基を有するR1として特に好ましいのは、エチル基、イソプロピル基、ブチル基、ハロゲン化メチル基(フルオロメチル基、クロロメチル基、ブロモメチル基、ヨードメチル基等)及びベンジル基等が挙げられる。
本発明の一つの態様であるポリマーは、上記ポリマー中に上記ユニットFを2種以上有してもよい。
本発明の一つの態様におけるポリマーは、上記ユニットA~Fの他に、本発明の効果を損なわない範囲で、レジスト組成物として通常用いられるユニットを有していてもよい。
例えば、上記式(2)の*部分にエーテル基、ラクトン骨格、エステル基、ヒドロキシ基、エポキシ基、グリシジル基、オキセタニル基等を含有する骨格を有するユニット(以下、「ユニットG」ともいう)が挙げられる。
また、上記式(2)の*部分にアルコール性ヒドロキシ基を有する骨格を有するユニット(以下、「ユニットH」ともいう)が挙げられる。該ユニットHは、上記ユニットA~Gとは異なるものである。上記ユニットHが上記ポリマーに含まれることで分子内架橋反応の割合が高まる傾向があるため好ましい。
エポキシ基、グリシジル基及びオキセタニル基等を含有する骨格を有するユニットは、上記ユニットAから発生する酸が強酸を用いた場合、カチオン重合も起こり得るため好ましい。
R10が直鎖、分岐又は環状の炭素数1~6のアルキル基;及び、直鎖、分岐又は環状の炭素数1~6のアルケニル基;からなる群より選択されるいずれかであり、該R10中の上記アルキル基及びアルケニル基中の少なくとも1つの水素原子が置換基で置換されていてもよく、L10は直接結合であり、Rcは上記第1の置換基を有していてもよい炭素数6~12のアリール基であるもの。R10の炭素数1~6のアルキル基及び炭素数1~6のアルケニル基は上記R1の炭素数1~6のアルキル基及び炭素数1~6のアルケニル基と同様の選択肢から選択される。
あるいは、R10がメチル基であり、且つ、該メチル基が上記第1の置換基のうち、炭素数1~4アルキル基、ハロゲン原子及びアリール基の少なくともいずれかを有し、Lがカルボニルオキシ基又はカルボニルアミノ基であり、Rcが水素原子又は上記第1の置換基を有していてもよい直鎖、分岐又は環状の炭素数1~12のアルキル基であるもの。
また、Lがカルボニルオキシ基又はカルボニルアミノ基であり、Rcが水素原子又は直鎖、分岐若しくは環状の炭素数1~6のアルキル基であり、R10がメチル基であり、且つ、該メチル基が上記第1の置換基のうち、炭素数1~4アルキル基、ハロゲン原子及びアリール基の少なくともいずれかを有するもの。上記第1の置換基を有するR10として特に好ましいのは、エチル基、イソプロピル基、ブチル基、ハロゲン化メチル基(フルオロメチル基、クロロメチル基、ブロモメチル基、ヨードメチル基等)及びベンジル基等が挙げられる。
なお、上記ユニットIは、上記ユニットA~Hとは異なるユニットである。
上記ユニットIとして具体的には、下記に示すモノマー由来のものが挙げられる。
Rdは、置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルキルシリル基;置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルキルオキシシリル基;置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルケニルシリル基;置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルケニルオキシシリル基;から選択される。炭素原子の一部がケイ素原子及び酸素原子に置換されることで、結合する水素又は炭素が酸素に置き換わったシロキサン結合を含んでいても良い。
上記ユニットJは、ケイ素を含むことで酸素プラズマのエッチング耐性を高めることができる。さらにポリマー中にユニットJとしてシラン構造を有する場合、上記ユニットBが酸触媒存在下で反応することで水が生じ、該水によりユニットJが加水分解してシラノールとなりシロキサン結合を形成して架橋することで感度や基板密着性を向上できる効果を有するため好ましい。
なお、上記ユニットJは、上記ユニットA~Iとは異なるユニットである。
また、Y-として1価の金属オキソニウムアニオン、及び、これを含む水素酸アニオンからなる群より選択されるいずれかが挙げられる。また、Y-中のアルキル基及びアリール基の水素原子の少なくとも1つがフッ素原子に置換されていてもよく、上記第1の置換基を有していてもよい(但し、ヒドロキシル基は除く)。Y-の炭素数は置換基を合わせて1~6が好ましい。
金属オキソニウムアニオンとしては、NiO2 -及びSbO3 -等が挙げられる。また、VO4 3-、SeO3 2-、SeO4 2-、MoO4 2-、SnO3 2-、TeO3 2-、TeO4 2-、TaO3 2-及びWO4 2-等の2~3価のものに対し、H+、スルホニウムイオン、ヨードニウムイオン及び1~2価の金属カチオン等を適宜付加して価数を1価としたものであってもよい。上記1~2価の金属カチオンとしては、通常のものでよく、例えばNa+、Sn2+、Ni2+等が挙げられる。
なお、上記ポリマーが、ユニットA1と、ユニットA2及びユニットK2からなる少なくともいずれかと、を光崩壊性塩基として含む場合、ユニットA1が1に対して、ユニットA2及びユニットK2の合計がモル比で0.1~1.0であることが好ましく、モル比で0.3~0.6がさらに好ましい。
本発明の一つの態様におけるポリマーは、上記それぞれのユニットを構成するモノマー成分を原料として用い、上記配合割合となるように通常の方法で重合することにより得ることができる。また、オニウム塩構造を有するユニットを含むポリマー(「前駆体ポリマー」とする)を先に合成し、上記前駆体ポリマーにおいて、上記オニウム塩構造のアニオン部分を塩交換して、目的のアニオンを有するユニットAを含むポリマーとしてもよい。
本発明のひとつの態様における上記ポリマーの分子量は特に制限されない。
本発明の一つの態様のレジスト組成物は、上記ポリマーを含有することを特徴とする。
上記ポリマー以外に、多置換アルコール化合物、有機金属化合物及び有機金属錯体等の成分を任意に含有していてもよい。以下、各成分について説明する。
レジスト組成物中の上記ポリマーの配合量は、固形分全体で70~100質量%であることが好ましい。
(多置換アルコール化合物)
本発明の一つの態様のレジスト組成物は、上記ポリマーのみ含有する構成であってもよいが、上記ポリマーに加えて、その他の成分、例えば、エチレングリコール、トリエチレングリコール、エリトリトール、アラビトール、1,4-ベンゼンジメタノール及び2,3,5,6-テトラフルオロ-1,4-ベンゼンジメタノール等分子内に2つ以上のヒドロキシル基を持つ化合物をさらに含有してもよい。レジスト組成物にこれらを含有することで、架橋反応の効率が向上し、粒子線又は電磁波に対する感度を高めることができる。
本発明の一つの態様のレジスト組成物は、有機金属化合物及び有機金属錯体のいずれかをさらに含有することが好ましい。
上記金属は、Al、Cr、Mn、Fe、Co、Ni、Cu、Zn、Ga、Ge、Rh、Pd、Ag、Cd、In、Sn、Sb、Te、I、Xe、Hf、Ta、W、Re、Os、Ir、Pt、Au、Hg、Tl、Pb、Bi、Po、At、Rn及びRaからなる群より選択される少なくとも1種であることが、上記ユニットA及び上記ユニットBを増感できることから好ましい。
有機金属錯体としては、アクリル酸ハフニウム(IV)、アクリル酸ジルコニウム(IV)、アクリル酸ビスマス(III)、酢酸ビスマス(III)、シュウ酸スズ(II)等が挙げられる。
上記有機金属化合物及び有機金属錯体のレジスト組成物中の配合量は、ユニットAに対して0~0.5モル当量であることが好ましい。
本発明の一つの態様のレジスト組成物は、いずれの態様においても、本発明の効果を損なわない範囲で他の成分を配合してもよい。配合可能な成分としては、公知の添加剤、例えば、含フッ素はっ水ポリマー、酸拡散制御剤、有機カルボン酸、界面活性剤、充填剤、顔料、帯電防止剤、難燃剤、光安定剤、酸化防止剤、イオン補足剤及び有機溶剤等から選ばれる少なくとも1つを添加してもよい。
上記含フッ素はっ水ポリマーとしては、液浸露光プロセスに通常用いられるものが挙げられ、上記ポリマーよりもフッ素原子含有率が大きい方が好ましい。それにより、レジスト組成物を用いてレジスト膜を形成する場合に、含フッ素はっ水ポリマーのはっ水性に起因して、レジスト膜表面に上記含フッ素はっ水ポリマーを偏在化させることができる。
また、酸拡散制御剤として、露光により感光し弱酸を発生する光崩壊性塩基を用いることもできる。光崩壊性塩基としては、例えば、露光により分解して酸拡散制御性を失うオニウム塩化合物、ヨードニウム塩化合物等が挙げられる。
上記界面活性剤は、塗布性を向上させるために用いることが好ましい。界面活性剤の例としては、ポリオキシエチレンアルキルエーテル類、ポリオキシエチレンアルキルアリルエーテル類、ポリオキシエチレンポリオキシプロピレンブロックコポリマー類、ソルビタン脂肪酸エステル類、ポリオキシエチレンソルビタン脂肪酸エステル等のノニオン系界面活性剤、フッ素系界面活性剤、オルガノシロキサンポリマー等が挙げられる。
界面活性剤の含有量は、ポリマー成分100質量部に対して0.0001~12質量部であることが好ましく、0.0005~1質量%であることがより好ましい。
本発明の一つの態様のレジスト組成物の調製方法は特に制限はなく、上記ポリマー及びその他の任意成分を混合、溶解又は混練する等の公知の方法により調製することができる。
上記ポリマーは、上記ユニットA及びユニットBを構成するモノマー、並びに、必要によりその他のユニットを構成するモノマーを通常の方法により適宜重合して合成できる。しかしながら、本発明に係るポリマーの製造方法はこれに限定されない。
本発明の一つの態様は、上記レジスト組成物を用いて基板上にレジスト膜を形成するレジスト膜形成工程と、粒子線又は電磁波を用いて、上記レジスト膜をパターン状に露光するフォトリソグラフィ工程と、露光されたレジスト膜を現像してフォトレジストパターンを得るパターン形成工程と、を含む部材の製造方法である。
上記部材としては、デバイスやマスク等が挙げられる。
光の照射量は、光硬化性組成物中の各成分の種類及び配合割合、並びに塗膜の膜厚等によって異なるが、1J/cm2以下又は1000μC/cm2以下であることが好ましい。
上記レジスト組成物は、ポリマー中に増感ユニット(ユニットC)として含むか、又は、増感化合物とし含む場合、粒子線又は電磁波の照射後に、紫外線等で第2の露光を行うことも好ましい。
第1活性エネルギー線としては、レジスト膜照射後に該レジスト膜中に酸等の活性種を発生させることができれば特に制限はないが、例えば、KrFエキシマレーザ光、ArFエキシマレーザ光、電子線又は極端紫外線(EUV)等が好ましく挙げられる。
反転パターン用組成物としては、公知の反転パターン用組成物を用いることができ、例えば、国際公開WO2015/025665号公報に記載のシロキサンポリマーを含む組成物等が挙げられる。
粒子線又は電磁波を用いて、上記レジスト膜を露光するフォトリソグラフィ工程と、
露光されたレジスト膜を現像してフォトレジストパターンを得るパターン形成工程と、を含む反転パターンの形成方法である。
粒子線又は電磁波を用いて、上記レジスト膜を露光するフォトリソグラフィ工程と、
露光されたレジスト膜を現像してフォトレジストパターンを得るパターン形成工程と、
上記フォトレジストパターンの少なくとも凹部を被覆するように反転パターン用組成物を塗布して得られた塗膜をエッチングして上記フォトレジストパターン表面を露出させる工程と、
上記露出したレジストパターン表面部分の上記レジスト膜を除去して反転パターンを得る工程と、を含む反転パターンの形成方法である。
上記レジスト組成物を用いること以外は通常の反転パターンの形成方法を用いればよい。
上記基板としては、Si、SiO2、SiN、SiON、TiN、WSi及びBPSG(Boron Phosphorus Silicon Glass)等の無機基板;例えば、有機反射防止膜等が塗布されるSOG(Spin on Glass)等の塗布系無機基板等がデバイスの製造方法の場合は好ましく挙げられる。
また、マスクの製造方法の場合は、上記基板として、Cr、CrO、CrON、MoSi2及びSiO2等の無機基板が好ましく上げられ、該無機基板にTaO等のEUV吸収層を有していることがより好ましい。マスク製造用の基板は、通常のマスクに用いられる基板と同様の構成とすればよく、例えば透過型マスクの場合は対象の透過光に対して透明であるのが好ましく、反射型マスクの場合は対象の光(EUV等の電磁波等)に対して高い反射率を有することが好ましい。
また、上記以外の現像液として、水溶性有機溶剤を含む水溶性現像液も好ましく用いられる。上記水溶性有機溶剤としては、水と任意の割合で混合する炭素数1以上の有機化合物が挙げられ、例えば、メタノール、エタノール、イソプロピルアルコール、ジアセトンアルコール、エチレングリコール、エチレングリコールモノメチルエーテル、プロピレングリコール、プロピレングリコールモノメチルエーテル、トリエチレングリコール、テトラヒドロフラン、1,3-ジオキソラン、1,4-ジオキサン、ジグライム、トリグライム、アセトニトリル、アセトン、N,N-ジメチルホルムアミド、ジメチルスルホキシド、ギ酸、酢酸、プロピオン酸等が具体的に挙げられる。
本発明のひとつの態様において、LSI作成のための層間絶縁膜等を得るために用いるフォトリソグラフィ工程の露光に用いる活性エネルギー線としては、UV、KrFエキシマレーザ光、ArFエキシマレーザ光、電子線又は極端紫外線(EUV)等が好ましく挙げられる。
本発明のひとつの態様において、上記レジスト組成物により形成されたレジスト膜の膜厚は10~200nmであることが好ましい。上記レジスト組成物は、スピンコート、ロールコート、フローコート、ディップコート、スプレーコート、ドクターコート等の適当な塗布方法により基板上に塗布され、60~150℃で1~20分間、好ましくは80~120℃で1~10分間プリベークして薄膜を形成する。この塗布膜の膜厚は5~200nmであり、10~100nmであることが好ましい。

化合物D:4-ヒドロキシフェニルメタクリレート
上記ポリマーのうちポリマー1、4~6、8と、比較ポリマー1~2のいずれか50mgをシクロヘキサノン、乳酸エチル及びγ-ブチロラクトンを5:5:1の比率で混合した溶媒に溶解して、実施例1~5及び比較例1~2のレジスト組成物サンプル1~7を調製する。用いたポリマーを表2及び表3に示す。
現像液を以下のようにして調製した。
(1)上記各ポリマー1、4~6、8及び比較ポリマー1~2を溶解したレジスト組成物サンプル1~7を用いて、スピンコート法によって膜厚100nmとなるように組成物を塗布したフィルムを準備する。
(2)アセトニトリル濃度が0~80質量%のアセトニトリル水溶液を準備する。
(3)上記(1)で得られた各フィルムを各アセトニトリル水溶液に含浸させ、30秒以内でフィルムに塗布した組成物が完全に溶解するアセトニトリル水溶液のアセトニトリルの最低濃度を求める。
(4)上記(3)で求めたアセトニトリル水溶液を各レジスト組成物サンプルに対する現像液とする。
シリコンウェハ上に上記レジスト組成物サンプル1をスピンコートする。これを110℃のホットプレート上に1分間プレベークすることで、厚さ30nmの塗布膜が形成された基板を得る。該基板の塗布膜に対し、電子線描画装置(エリオニクス ELS―F100T)を用いて、125keVの電子線により160nmピッチの50nmラインパターンを描画する。電子線照射後の基板を90℃のホットプレートで1分間Post Exposure Bake(PEB)する。その後、各ポリマーに最適化した上記の現像液のアセトニトリル濃度を5質量%増加したパターニング用の現像液を用いて1分間現像し、その後に純水でリンスすることで50nmのラインパターンを得る。このときの照射量をEmax[μC/cm2]として電子線照射による感度を求める。得られた50nmラインパターンを走査型電子顕微鏡(SEM)((株)日立ハイテク製 S-5500)を用いて観察してLWRを測定する。
上記サンプル2~7に対しても、上記と同様にして感度とLWRの評価を行う。レジスト組成物サンプル1(比較例1)の感度とLWRとを基準値として各レジスト組成物サンプル2~7の感度とLWRとを位比較し、相対感度及び相対LWRとして得た結果を表2に示す。
(合成例68)ポリマー14~21の合成
上記合成例46に倣い、ユニットAを構成する上記化合物A7~A10、
ユニットBを構成する上記化合物B1、B2及びB4、ユニットCを構成する上記化合物C1、C2及びC6、ユニットEを構成する上記化合物E1、ユニットKを構成する下記化合物Kを用いて、ポリマー14~21を合成した。合成した各ポリマーの詳細を表3に示す。
化合物K:9-(4-メタクリルオキシフェニル)ジベンゾチオフェニウム-2,4,6-トリフルオロベンゾエート
<レジスト組成物の調製>
上記ポリマー4、14~21のいずれか50mgをシクロヘキサノン、乳酸エチル及びγ-ブチロラクトンを5:5:1の比率で混合した溶媒に溶解して、実施例6~14のレジスト組成物サンプル8~16を調製する。用いたポリマーを表4に示す。
現像液を以下のようにして調製した。
(1)上記各ポリマー4、14~20を溶解したレジスト組成物サンプル8~15を用いて、スピンコート法によって膜厚100nmとなるように組成物を塗布したフィルムを準備する。
(2)アセトニトリル濃度が0~80質量%のアセトニトリル水溶液を準備する。
(3)上記(1)で得られた各フィルムを各アセトニトリル水溶液に含浸させ、30秒以内でフィルムに塗布した組成物が完全に溶解するアセトニトリル水溶液のアセトニトリルの最低濃度を求める。
(4)上記(3)で求めたアセトニトリル水溶液を各レジスト組成物サンプルに対する現像液とする。
シリコンウェハ上に上記レジスト組成物サンプル8をスピンコートする。これを110℃のホットプレート上に1分間プレベークすることで、厚さ30nmの塗布膜が形成された基板を得る。該基板の塗布膜に対し、電子線描画装置(エリオニクス ELS―F100T)を用いて、125keVの電子線により160nmピッチの50nmラインパターンを描画する。電子線照射後の基板を90℃のホットプレートで1分間Post Exposure Bake(PEB)する。その後、395nmのUV-LEDによって1000mJ/cm2の露光量で全面照射した。その後各ポリマーに最適化した上記の現像液のアセトニトリル濃度を5質量%増加したパターニング用の現像液を用いて1分間現像し、その後に純水でリンスすることで50nmのラインパターンを得る。このときの照射量をEmax[μC/cm2]として電子線照射による感度を求める。得られた50nmラインパターンを走査型電子顕微鏡(SEM)((株)日立ハイテク製 S-5500)を用いて観察してLWRを測定する。
上記サンプル9~16に対しても、上記と同様にして感度とLWRの評価を行う。レジスト組成物サンプル8の感度とLWRとを基準値として各レジスト組成物サンプル9~16の感度とLWRとを比較し、相対感度及び相対LWRとして得た結果を表4に示す。

X-中のアルキル基及びアリール基の水素原子の少なくとも1つがフッ素原子に置換されていてもよい、請求項4に記載のポリマー。 - 前記ユニットBが、下記一般式(I)又は(II)で示される化合物が該化合物のいずれかの位置で下記式(2)のSp基と結合したユニットである請求項1~5のいずれか一項に記載のポリマー。

n2が2以上でR2が電子供与性基又は電子吸引性基であるとき、2つのR2が、単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、互いに環構造を形成してもよく、
n3が2以上でR3が電子供与性基又は電子吸引性基であるとき、2つのR3が、単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、互いに環構造を形成してもよい。
前記一般式(II)中、
R4は、それぞれ独立に、水素原子;電子供与性基;及び電子吸引性基;からなる群より選択されるいずれかであり、
R4のうち少なくとも一つは前記電子供与性基であり、
R5は、水素原子;置換基を有してもよいアルキル基;及び置換基を有してもよいアルケニル基;からなる群より選択されるいずれかであり、前記R5中の少なくとも1つのメチレン基が2価のヘテロ原子含有基で置換されていてもよく、前記R5は該R5を有するヒドロキシメチレン基が結合したベンゼン環と共に環構造を形成してもよく、
n6は0~7の整数であり、
n7は1又は2であり、n7が1のときn6は0~5の整数であり、n7が2のときn6は0~7の整数であり、
n6が2以上でR4が電子供与性基又は電子吸引性基であるとき、2つのR4が、単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、互いに環構造を形成してもよい。)
R1、L及びSpは、それぞれ前記一般式(1)のR1、L及びSpと同じ選択肢から選択され、
*は前記一般式(I)又は(II)で示される化合物との結合部位を示す。) - 前記ポリマーがユニットCをさらに含み、
該ユニットCが、炭素原子と炭素原子との多重結合及び炭素原子とヘテロ原子との多重結合からなる群より選択される少なくとも1つの多重結合を含有するラジカル発生構造を有し、粒子線又は電磁波の照射により第2ラジカルを発生するユニットCであり、
前記ラジカル発生構造中の多重結合はベンゼン系芳香族内に含まれる多重結合でない、請求項1~6のいずれか一項に記載のポリマー。 - 前記ユニットCが、アルキルフェノン骨格、アシルオキシム骨格及びベンジルケタール骨格からなる群より選択されるいずれかを有する請求項7又は8に記載のポリマー。
- 前記ユニットAが下記式(3)で示される請求項1~9のいずれか一項に記載のポリマー。
R1、L、Sp及びX-は、それぞれ前記一般式(1)のR1、L、Sp及びX-と同じ選択肢から選択され、
R6aは、置換基を有していてもよい直鎖、分岐又は環状の炭素数1~6のアルキレン基;置換基を有していてもよい直鎖、分岐又は環状の炭素数1~6のアルケニレン基;置換基を有していてもよい炭素数6~14のアリーレン基;置換基を有していてもよい炭素数4~12のヘテロアリーレン基;及び直接結合;からなる群より選択されるいずれかであり、前記R6a中の少なくとも1つのメチレン基が2価のヘテロ原子含有基で置換されていてもよく、
R6bは、それぞれ独立に、置換基を有していてもよい直鎖、分岐又は環状の炭素数1~6のアルキル基;置換基を有していてもよい直鎖、分岐又は環状の炭素数1~6のアルケニル基;置換基を有していてもよい炭素数6~14のアリール基;及び、置換基を有していてもよい炭素数4~12のヘテロアリール基からなる群より選択されるいずれかであり、前記R6b中の少なくとも1つのメチレン基が2価のヘテロ原子含有基で置換されていてもよく、
R6a及び2つのR6bのうち2つは、単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、これらが結合している硫黄原子と環構造を形成してもよい。) - 前記M+X-が下記一般式(11)又は下記式(12)で示されるいずれかである請求項1~9のいずれか一項に記載のポリマー。
前記R14は独立して各々に、アルキル基、ヒドロキシ基、メルカプト基、アルコキシ基、アリールオキシカルボニル基、ヘテロアリールオキシカルボニル基、アリールスルファニルカルボニル基、ヘテロアリールスルファニルカルボニル基、アリールスルファニル基、ヘテロアリールスルファニル基、アルキルスルファニル基、アリール基、ヘテロアリール基、アリールオキシ基、ヘテロアリールオキシ基、(ポリ)アルキレンオキシ基、アルキルアミノ基及びジアルキルシアノ基からなる群より選択されるいずれかであり、

R19は、置換基を有していてもよい直鎖、分岐又は環状の炭素原子数1~12のアルキル基;置換基を有していてもよい直鎖、分岐又は環状の炭素原子数1~12のアルケニル基;置換基を有していてもよい炭素原子数6~14のアリール基;及び、置換基を有していてもよい炭素原子数4~12のヘテロアリール基;からなる群より選択されるいずれかであり、
前記R19と、前記R18が結合するベンゼン環及び前記R17が結合するベンゼン環のいずれかと、が単結合で直接に、又は、酸素原子、硫黄原子、窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、これらが結合する硫黄原子と共に環構造を形成してもよく、
前記R14、R17及びR18がメチレン基を有するとき該メチレン基の少なくとも1つが2価のヘテロ原子含有基で置換されていてもよく、
前記R15及びR16は独立して各々に、置換基を有していてもよい直鎖、分岐又は環状の炭素原子数1~12のアルキル基;置換基を有していてもよい直鎖、分岐又は環状の炭素原子数1~12のアルケニル基;置換基を有してもよい炭素原子数6~14のアリール基;及び、置換基を有していてもよい炭素原子数4~12のヘテロアリール基;からなる群より選択されるいずれかであり、
前記R15及びR16は、単結合で直接に、又は、酸素原子、硫黄原子及びアルキレン基からなる群より選択されるいずれかを介して、互いに結合して環構造を形成してもよく、
前記R15及びR16中の少なくとも1つのメチレン基が2価のヘテロ原子含有基で置換されていてもよく、
L3は、直接結合;直鎖、分岐又は環状の炭素原子数1~12のアルキレン基;炭素原子数2~12のアルケニレン基;スルフィニル基、スルホニル基及びカルボニル基;からなる群より選択されるいずれかであり、
R14、R18及びR19の中のいずれかの1つの水素は、前記式(1)中のSpとの結合に置き換えられ、
Yは酸素原子又は硫黄原子であり、
qは0~4の整数であり、
fは0~3の整数であり、
gは1~5の整数であり、
jは0~2の整数であり、
kは1~4の整数であり、

前記式(11)及び(12)におけるベンゼン環の少なくとも1つは、ヘテロ原子を環中に有する6員環のヘテロ芳香環であってもよく、前記式(11)及び(12)におけるR14に結合するベンゼン環が前記ヘテロ芳香環のときkが0~4であってもよく、
前記式(11)及び(12)においてR14を2つ以上有するとき、R14のうち2つが互いに連結して環構造を形成していてもよく、
X-は前記式(1)のX-と同じ選択肢から選択される。) - 前記ユニットCが下記一般式(4)の少なくともいずれかで示されるものである請求項7~11のいずれか一項に記載のポリマー。
R1、L、Sp及びX-は、それぞれ前記一般式(1)のR1、L、Sp及びX-と同じ選択肢から選択され、
R7は、それぞれ独立に、水素原子;ヒドロキシ基;-Ra(Raは、置換基を有していてもよい直鎖、分岐又は環状の炭素数1~12のアルキル基であり、Ra中の少なくとも1つのメチレン基が2価のヘテロ原子含有基で置換されていていてもよい。);-ORa;及び該Ra中の炭素-炭素一重結合の少なくとも1つが炭素-炭素二重結合に置換された基;及び、-Rb(Rbは、置換基を有していてもよい炭素数6~14のアリール基又は置換基を有していてもよい炭素数4~12のヘテロアリール基である。);からなる群より選択されるいずれかであり、
2つのR7は、単結合で直接に、又は、酸素原子、硫黄原子、2価の窒素原子含有基及びメチレン基からなる群より選択されるいずれかを介して、互いに環構造を形成してもよく、
R8は、-Ra;-Rb;-ORa;-SRa;-ORb;-SRb;-OC(=O)Ra;-OC(=O)Rb;-C(=O)ORa;-C(=O)ORb;-OC(=O)ORa;-OC(=O)ORb;-NHC(=O)Ra;-NRaC(=O)Ra;-NHC(=O)Rb;-NRbC(=O)Rb;-NRaC(=O)Rb;-NRbC(=O)Ra;-N(Ra)2;-N(Rb)2;-N(Ra)(Rb);-SO3Ra;-SO3Rb;-SO2Ra;-SO2Rb;該-Ra中の炭素-炭素一重結合の少なくとも1つが炭素-炭素二重結合に置換された基;及びニトロ基;からなる群より選択されるいずれかであり、m2は1~3の整数であり、m2が1のときm1は0~4の整数であり、m2が2のときm1は0~6の整数であり、m2が3のときm1は0~8の整数であり、

- アリールオキシ基を有するユニットDをさらに含む請求項1~13いずれか一項に記載のポリマー。
- Sn、Sb、Ge、Bi及びTeからなる群より選択される金属原子を有する有機金属化合物含有ユニットEをさらに含む請求項1~14のいずれか一項に記載のポリマー。
- ハロゲン原子を有する下記式(7)で示されるユニットFをさらに含む請求項1~15のいずれか一項に記載のポリマー。
R1、L及びSpは、それぞれ前記一般式(1)のR1、L及びSpと同じ選択肢から選択され、
Rhは、置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルキル基;置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルキレンオキシ基;置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルケニル基;置換基を有していても良い直鎖、分岐又は環状の炭素数1~12のアルケニレンオキシ基;置換基を有していても良い炭素数6~14のアリール基;及び置換基を有していてもよい炭素数4~12のヘテロアリール基;からなる群より選択されるいずれかであり、
且つ、炭素原子に置換している水素原子の一部又は全てが、フッ素原子又はヨウ素原子に置換されている。) - 請求項1~16のいずれか一項に記載のポリマーを含有するレジスト組成物。
- 有機金属化合物及び有機金属錯体のいずれかをさらに含有し、
前記金属は、Al、Cr、Mn、Fe、Co、Ni、Cu、Zn、Ga、Ge、Rh、Pd、Ag、Cd、In、Sn、Sb、Te、I、Xe、Hf、Ta、W、Re、Os、Ir、Pt、Au、Hg、Tl、Pb、Bi、Po、At、Rn及びRaからなる群より選択される少なくとも1種である請求項17に記載のレジスト組成物。 - 請求項17又は18に記載のレジスト組成物を用いて基板上にレジスト膜を形成するレジスト膜形成工程と、
粒子線又は電磁波を用いて、前記レジスト膜を露光するフォトリソグラフィ工程と、
露光されたレジスト膜を現像してフォトレジストパターンを得るパターン形成工程と、
を含む部材の製造方法。 - 前記パターン形成工程における現像を水溶性有機溶剤を含む水溶液を用いて行う請求項19に記載の部材の製造方法。
- 前記フォトリソグラフィ工程において、前記粒子線又は電磁波の露光後に前記粒子線又は電磁波よりも低いエネルギーである第2活性エネルギー線を照射する、請求項19又は20に記載の部材の製造方法。
- 前記フォトレジストパターンの少なくとも凹部を被覆するように反転パターン用組成物を塗布して得られた塗膜をエッチングして前記フォトレジストパターン表面を露出させる工程と、
前記露出したレジストパターン表面部分の前記レジスト膜を除去して反転パターンを得る工程と、をさらに含む請求項19~21のいずれか一項に記載の部材の製造方法。 - 前記粒子線が電子線であり、前記電磁波が極端紫外線である、請求項19~22のいずれか一項に記載の部材の製造方法。
- 請求項17又は18に記載のレジスト組成物を用いて基板上にレジスト膜を形成するレジスト膜形成工程と、
粒子線又は電磁波を用いて、前記レジスト膜を露光するフォトリソグラフィ工程と、
露光されたレジスト膜を現像してフォトレジストパターンを得るパターン形成工程と、を含むパターン形成方法。 - 前記パターン形成工程における現像を水溶性有機溶剤を含む水溶液を用いて行う請求項24に記載のパターン形成方法。
- 前記フォトリソグラフィ工程において、前記粒子線又は電磁波の露光後に前記粒子線又は電磁波よりも低いエネルギーである第2活性エネルギー線を照射する、請求項24又は25に記載のパターン形成方法。
- 請求項17又は18に記載のレジスト組成物を用いて基板上にレジスト膜を形成するレジスト膜形成工程と、
粒子線又は電磁波を用いて、前記レジスト膜を露光するフォトリソグラフィ工程と、
露光されたレジスト膜を現像してフォトレジストパターンを得るパターン形成工程と、
前記フォトレジストパターンの少なくとも凹部を被覆するように反転パターン用組成物を塗布して得られた塗膜をエッチングして前記フォトレジストパターン表面を露出させる工程と、
前記露出したフォトレジストパターン表面部分の前記レジスト膜を除去して反転パターンを得る工程と、を含む反転パターンの形成方法。 - 前記パターン形成工程における現像を水溶性有機溶剤を含む水溶液を用いて行う請求項27に記載の反転パターンの形成方法。
- 前記フォトリソグラフィ工程において、前記粒子線又は電磁波の露光後に前記粒子線又は電磁波よりも低いエネルギーである第2活性エネルギー線を照射する、請求項27又は28に記載の反転パターンの形成方法。
