Claims (16)
- p型基板と、
前記p型基板上に形成されたn型半導体層と、
前記n型半導体層をドレインとするトランジスタとを含み、
前記トランジスタは、前記n型半導体層の表層部に形成され、その表層部にn型ソースコンタクト領域を有するp型ウェル領域と、前記n型半導体層の表層部に形成され、前記p型ウェル領域と間隔を空けて配置されたn型ドレインコンタクト領域とを含み、
前記n型半導体層内には、前記p型ウェル領域の下方に、p型埋め込み層が形成されている、半導体装置。 - 前記p型基板と前記n型半導体層との境界部に形成され、前記n型半導体層よりも不純物濃度が高いn型埋め込み層を含む、請求項1の半導体装置。
- 前記p型埋め込み層の幅は、前記p型ウェル領域の幅よりも大きく、平面視において、前記p型埋め込み層の両側は、前記p型ウェル領域の両側から外方に突出している、請求項1または2の半導体装置。
- 前記p型埋め込み層は、前記p型ウェル領域と離間して配置されている、請求項1~3のいずれか一項に記載の半導体装置。
- 前記p型埋め込み層は、前記p型ウェル領域に繋がっている、請求項1~3のいずれか一項に記載の半導体装置。
- 前記p型埋め込み層は、上下方向に間隔をおいて配置された複数のp型埋め込み層を含む、請求項1~3のいずれか一項に記載の半導体装置。
- 前記トランジスタは、
前記p型ウェル領域の表層部に形成され、n型不純物濃度が前記n型半導体層よりも高いn型ソース領域と、
前記n型ソース領域の表層部に形成され、n型不純物濃度が前記n型ソース領域よりも高い前記n型ソースコンタクト領域と、
前記p型ウェル領域と間隔を空けて配置され、n型不純物濃度が前記n型半導体層よりも高いn型ドレイン領域と、
前記n型ドレイン領域の表層部に形成され、n型不純物濃度が前記n型ドレイン領域よりも高い前記n型ドレインコンタクト領域とを含む、請求項1~6のいずれか一項に記載の半導体装置。 - 前記トランジスタは、
前記ソースコンタクト領域および前記ドレインコンタクト領域との間のチャネル領域を覆うように形成されたゲート絶縁膜と、
前記ゲート絶縁膜上に形成され、前記ゲート絶縁膜を介して前記チャネル領域に対向するゲート電極とをさらに含む、請求項7に記載の半導体装置。 - 前記n型ソースコンタクト領域に電気的に接続されたソース配線と、
前記n型ドレインコンタクト領域に電気的に接続されたドレイン配線とを含む、請求項8に記載の半導体装置。 - 前記n型ドレイン領域および前記n型ドレインコンタクト領域は、平面視において、前記p型ウェル領域を取り囲むように無端状に形成されている、請求項1~9のいずれか一項に記載の半導体装置。
- 前記p型埋め込み層は、平面視において、前記n型ドレインコンタクト領域に囲まれた領域内に配置されている、請求項10に記載の半導体装置。
- 前記p型埋め込み層のp型不純物濃度は、1.0×1016cm-3以上1.0×1018cm-3以下である、請求項1~11のいずれか一項に記載の半導体装置。
- p型半導体基板の表面にn型不純物を選択的に注入した後、前記p型半導体基板の表面に第1のn型エピタキシャル層を形成することにより、前記p型半導体基板と前記第1のn型エピタキシャル層との境界に跨るn型埋め込み層を形成する工程と、
前記第1のn型エピタキシャル層の表面にp型不純物を選択的に注入した後、前記第1のn型エピタキシャル層の表面に第2のn型エピタキシャル層を形成することにより、前記第1のn型エピタキシャル層と前記第2のn型エピタキシャル層の間に、p型埋め込み層を形成する工程と、
前記第2のn型エピタキシャル層の表層部に、前記p型埋め込み層の上方に配置されるp型ウェル層を形成する工程と、
前記p型ウェル層の表層部に前記第2のn型エピタキシャル層よりも不純物濃度が高いn型ソースコンタクト領域を形成し、かつ前記第2のn型エピタキシャル層の表層部に、前記第2のn型エピタキシャル層よりも不純物濃度が高いn型ドレインコンタクト領域を形成する工程とを含む、半導体装置の製造方法。 - 前記p型埋め込み層を形成する工程では、前記第1のn型エピタキシャル層の表層部にのみ前記p型埋め込み層が形成される、請求項13に記載の半導体装置の製造方法。
- 前記p型埋め込み層を形成する工程では、前記第1のn型エピタキシャル層と前記第2のn型エピタキシャル層との境界に跨って前記p型埋め込み層が形成される、請求項13に記載の半導体装置の製造方法。
- 前記第2のn型エピタキシャル層の表面に、前記ソースコンタクト領域および前記ドレインコンタクト領域との間のチャネル領域を覆うようにゲート絶縁膜を形成する工程と、
前記ゲート絶縁膜上に、前記ゲート絶縁膜を介して前記チャネル領域に対向するゲート電極を形成する工程をさらに含む、請求項13~15に記載の半導体装置の製造方法。
