しかしながら、圧縮成形法により半導体チップ等の物品を樹脂封止する際やフレキシブルプリント基板(以下、「FPC」ともいう。)のカバーレイ貼りつけのプレス時に、離型フィルムが破断してしまうという問題が指摘されていた。

本発明は、非架橋性樹脂及びラジカル捕捉剤を含む離型層Aと、エチレン系重合体を含む樹脂層Bとを含む多層フィルムを、電子線照射し、樹脂層Bが架橋されてなる多層離型フィルムであって、電子線照射後の離型層Aの水に対する接触角が90°から130°である、上記多層離型フィルムである。
電子線照射後の離型層Aの水に対する接触角は、90°から130°であり、この様な接触角を有することにより離型層Aは濡れ性が低く、硬化した封止樹脂やFPC、金型表面に固着することなく、成型品を容易に離型することができる。
離型層Aの水に対する接触角は、好ましくは95°から120°であり、より好ましくは98°から115°、更に好ましくは100°から110°である。
フィルム表面の水に対する接触角は、当該技術分野における通常の方法で測定すればよく、例えば本願実施例に記載の方法で測定することができる。
(破断点伸度)
幅15mmのフィルムを用意し、初期チャック間を50mmとし、23℃環境下、300mm/minで伸長させて、フィルムが破断したときの伸度を、破断点伸度とする
(電子線照射)
フィルムサンプルに対し、加速電圧200kVで100kGyの吸収線量にて電子線を照射する。
離型層Aに用いることができるポリスチレン系樹脂には、スチレンの単独重合体及び共重合体が包含され、その重合体中に含まれるスチレン由来の構造単位は少なくとも60重量%以上であることが好ましく、より好ましくは80重量%以上である。
離型フィルムの樹脂層Bに電子線照射を行う際に、表面側離型層も必然的に照射を受けることになるが、(4-メチル-1-ペンテン)を初めとするαオレフィンの重合体等の非架橋性樹脂は、構造上電子線による分解を受けやすい。ラジカル捕捉剤を上記範囲で含むことにより、電子線照射によって生成したラジカルを捕捉し、デグラデーションを抑えることが出来る。
好ましくは、ラジカル捕捉剤は、ヒンダードアミン光安定剤、フェノール系酸化防止剤である。また、ヒンダードアミン光安定剤とリン系酸化防止剤の組み合わせも、破断点伸度を維持できる点から好ましい。
N-H結合を有するヒンダードアミン光安定剤としては、Tetrakis(2,2,6,6-tetramethyl-4-piperidyl) butane-1,2,3,4-tetracarboxylateやBis(2,2,6,6-tetramethyl-4-piperidyl) sebacateを挙げることができ、それぞれ製品名アデカスタブ LA-57、および製品名アデカスタブ LA-77としてADEKA社より入手できる。また後者は、Tinuvin770としてBASFジャパン株式会社より入手できる。
N-R結合を有する(Rは一価の炭化水素基を示す)ヒンダードアミン光安定剤は、Rとしては、炭素数=1~10の炭化水素基が挙げられ、その中でもRがメチル基であるものが好ましい。このようなHALSとしては、Tetrakis(1,2,2,6,6-tetramethyl-4-piperidyl) butane-1,2,3,4-tetracarboxylateやBis(1,2,2,6,6-tetramethyl-4-piperidyl) sebacateを挙げることができ、それぞれ製品名アデカスタブ LA-52、および製品名アデカスタブ LA-72としてADEKA社より入手できる。
N-OR結合を有する(Rは一価の炭化水素基を示す)ヒンダードアミン光安定剤は、Rとしては、炭素数=1~10の炭化水素基が挙げられる。このようなHALSとしては、Bis(1-undecanoxy-2,2,6,6-tetramethylpiperidin-4-yl)carbonate、Bis-(1-octyloxy-2,2,6,6-tetramethyl-4-piperidinyl) sebacateを挙げることができ、前者は製品名アデカスタブ LA-81としてADEKA社より、後者は製品名Tinuvin123としてBASFジャパン株式会社より入手できる。
フェノール系酸化防止剤としては、Octadecyl-3-(3,5 -di-tert-butyl-4-hydroxyphenyl)-propionate(製品名 Irganox1076、BASFジャパン株式会社)、2,6-Di-tert-butyl-4-methylphenol(製品名 H-BHT、本州化学工業株式会社)が挙げられる。
リン系酸化防止剤として、Tris(2,4-di-tert.-butylphenyl)phosphite(製品名 Irgafos168、BASFジャパン株式会社)が挙げられる。
重合禁止剤としては、メトキノン、ハイドロキノン、フェノチアジン等が挙げられる。
本発明における樹脂層Bはエチレン系重合体を含み、電子線照射により、架橋構造を形成する。このエチレン系共重合体によりクッション性を付与できるが、高温加熱しながら圧力をかけるとクッション層の溶融による染み出しが発生してしまう。そこで、電子線架橋をすることでクッション性を維持しながら染み出しを抑えることができる。
プリント配線基板または半導体パッケージに対する離型フィルムの追従性や、プレス時の伸展性の観点から、エチレン系重合体としてポリエチレン、エチレン-αオレフィン共重合体、エチレン-酢酸ビニル共重合体、エチレン-(メタ)アクリル酸エステル共重合体、エチレン-アクリル酸エチル共重合体、エチレン-シクロオレフィン共重合体が挙げられる。
本形態の多層離型フィルムは、本発明の目的に反しない限りにおいて、離型層A、樹脂層B以外の層を有していてもよい。例えば、両表面層としての離型層Aとコア層としての樹脂層Bとの間に、必要に応じて中間層を有してもよい。中間層に用いる材料は、離型層Aと樹脂層Bとを強固に接着でき、樹脂封止工程や離型工程、FPCのプレス工程においても剥離しないものであれば、特に制限されない。
例えば、離型層Aが4-メチル-1-ペンテン共重合体を含む場合は、中間層は、ポリプロピレン、プロピレン-エチレン共重合体、ポリプロピレンとポリエチレンのブレンド、4-メチル-1-ペンテンとポリエチレンのブレンド、エチレン共重合体、離型層とコア層のブレンド、メチルペンテン、α-オレフィン共重合体を含んでもよい。
中間層の厚みは、離型層Aと樹脂層Bとの接着性を向上できれば、特に制限はないが、例えば0.5~10μmである。
本発明の多層離型フィルムは、任意の方法で製造されうる。
架橋前の多層フィルムは、例えば、1)離型層Aと樹脂層Bを共押出成形して積層することにより、多層フィルムを製造する方法(共押出成形法)、2)樹脂層Bとなるフィルム上に、離型層Aや中間層となる樹脂の溶融樹脂を塗布・乾燥したり、または離型層Aや中間層となる樹脂を溶剤に溶解させた樹脂溶液を塗布・乾燥したりして、離型フィルムを製造する方法(塗布法)、3)予め離型層Aとなるフィルムと、樹脂層Bとなるフィルムとを製造しておき、これらのフィルムを積層(ラミネート)することにより、多層フィルムを製造する方法(ラミネート法)などを採用することができる。そして、得られた多層フィルムを電子線照射して樹脂層Bを架橋することで、本発明の多層離型フィルムが得られる。
本発明の多層離型フィルムは、例えば、圧縮成形法又はトランスファー成形法による樹脂封止プロセスに使用するものである。本発明の多層離型フィルムは、金型内に半導体チップ等を配置して樹脂を注入成形する際に、半導体チップ等と金型内面との間に配置して使用することができる。本発明の多層離型フィルムを用いることで、金型からの剥離不良、バリの発生等を効果的に防止することができる。
上記圧縮成形法による製造プロセスに用いる樹脂は、熱可塑性樹脂、熱硬化性樹脂のいずれであってもよいが、当該技術分野においては熱硬化性樹脂が広く用いられており、特にエポキシ系の熱硬化性樹脂を用いることが好ましい。
上記トランスファー成形法による製造プロセスに用いる樹脂は、当該技術分野においては熱硬化性樹脂が広く用いられており、特にエポキシ系の熱硬化性樹脂を用いることが好ましい。
フィルム周縁部にある固定代を固定したまま、キャビティ19cの内面に沿って吸着支持されることで、上記多層離型フィルムは、キャビティ深さに略相当する長さだけ伸張される。本工程におけるキャビティ19cの(初期)深さは、本実施形態の樹脂封止プロセスにより作製される樹脂封止半導体素子の厚さに応じて適宜設定することができる。本工程におけるキャビティ19cの(初期)深さは、通常1.0~10.0mmであるが、これに限定されない。
本工程においては、多層離型フィルム11は、容易にキャビティ19cの内面に沿って吸着支持される柔軟性を有するとともに、金型15、19の加熱温度に耐えられる耐熱性を有することが好ましい。また、樹脂封止後に金型19から容易に離型し、かつ、封止樹脂18から容易に剥離できるものであることが好ましい。
キャビティ19cの初期深さと、圧縮成形後のキャビティ19cの最終深さとの差は、1.0mm以上であることが好ましく、1.3mm以上であることがより好ましく、1.6mm以上であることが特に好ましい。大容量のNAND型フラッシュメモリ等の厚みの大きい半導体チップ17を樹脂封止する場合、キャビティ19cの初期深さと、圧縮成形後のキャビティ19cの最終深さとの差が大きくなる傾向にあり、その様な場合であっても、本発明の多層離型フィルムは、剥離不良等の問題を有効に抑制しながら、厚みの大きい半導体チップ17を適切に樹脂封止することができる。
また、キャビティ19cの最終深さ(圧縮成形後の樹脂厚み)は、0.5mm以上であることが好ましく、0.7mm以上であることがより好ましく、1.0mm以上であることが特に好ましい。キャビティ19cの最終深さが0.5mm以上であることによって、大容量のNAND型フラッシュメモリ等の厚みの大きい半導体チップ17を適切に樹脂封止することができる。
圧縮成形にあたっては、封止樹脂18が適切な流動性を示す温度まで加熱することが好ましく、また封止樹脂18が熱硬化性樹脂である場合にあっては、成形後の封止樹脂が十分に硬化する温度、時間で加熱することが好ましい。例えば、樹脂封止プロセスにおける最高温度を、110から190℃に設定することができ、120から180℃に設定することがより好ましい。
その際の成形圧力、硬化時間にも特に限定は無く、封止樹脂18の種類、および封止温度に対応して適宜好ましい条件を設定すればよいが、例えば成形圧力50~300kN、より好ましくは70~150kN、硬化時間1~60分、より好ましくは2~10分の範囲で適宜設定することができる。
本発明の多層離型フィルムは、プリント配線基板を構成する、金属配線パターンが形成された回路基材と、カバーレイフィルムとを、加熱加圧して積層する工程において、カバーレイフィルムと加熱加圧のための熱盤等との間に配置して使用することができる。本発明の多層離型フィルムを用いることで、熱盤等からの離型不良、カバーレイフィルム上の接着剤のはみ出し等を効果的に防止することができる。
上記カバーレイフィルム上の接着剤は、熱可塑性樹脂、熱硬化性樹脂のいずれであってもよいが、当該技術分野においては熱硬化性樹脂が広く用いられており、特にエポキシ系の熱硬化性樹脂を用いることが好ましい。
上記製造プロセスとしては、FPC用回路基材とカバーレイフィルムとの積層一体化工程が最も代表的であるが、これに限定されるものではなく、本発明の多層離型フィルムは、可撓性ではないプリント配線基板の製造プロセス等にも適用することができる。
JIS R3257に準拠して、接触角測定器(Kyowa Inter face Science社製、FACECA-W)を用いて、電子線照射後の離型層A表面の水接触角を測定した。
製造例で作製した単層離型フィルムを用い、初期チャック間を50mmとし、23℃環境下、300mm/minでTD方向に伸長させて、フィルムが破断したときの伸度を、破断点伸度として測定した。測定方向は、TD方向(フィルム製造時の幅方向)とした。
評価は、加速電圧200kVで100kGyの吸収線量電子線照射後の破断点伸度の値が、電子線照射前の破断点伸度の値と比較して、20%超えを示す場合は「○」、20%以下の場合は「×」と評価した。
各実施例/比較例で作製した多層離型フィルムを用い、図1に示すようなプロセスで、半導体チップの樹脂封止を行なった。
封止樹脂としては、日立化成工業(株)製のエポキシ系リードフレームパッケージ用封止材(銘柄:CEL-9750ZHF10)を用いた。
当該図1のプロセス中の、「4.樹脂+フィルム搬送」、「5.真空吸着」、並びに「7型締め」及び「9.圧縮」の詳細条件を、図2(a)、(b)、並びに(c)に示す。図2(a)中、型締め初期のキャビティ29cの深さa1は、2.4mmであり、図2(b)中、キャビティ29cの幅は、54mmであり、図2(b)中、キャビティ29cの紙面垂直方向の長さは、221mmであり、図2(c)中、型締め、圧縮後のキャビティ最終深さa2は、0.8mmであった。また、成形金型の温度(成形温度)は175℃、成形圧力は96kN、成形時間は120秒であった。
その後、図1中の「9.型開き(離型)」に示すようにして、上金型を引き上げ、樹脂封止された半導体チップ(半導体パッケージ)を離型フィルムから離型した。離型フィルムの離型性を、以下の基準で評価した。
◎:離型フィルムが、金型の開放と同時に自然に剥がれる。
○:離型フィルムは自然には剥がれないが、手で引っ張ると(張力を加えると)簡単に剥がれる。
×:離型フィルムが、半導体パッケージの樹脂封止面に密着しており、手では剥がせない。
図3に示す構成の装置を用い、回路基材75、の両側にカバーレイフィルム76を配置し、その両側に離型フィルム71a若しくは72b、及びガラス布78a若しくは78bをこの順で重ね合わせ、熱盤77a若しくは77bを用いて、温度:180℃、圧力:10MPa、加熱加圧時間:130秒(予圧:10秒、本圧:120秒)で加熱加圧して貼り合わせを行い、フレキシブルプリント基板を作製した。
1)回路基材75は、柔軟性樹脂基材である厚み25μmのポリイミドフィルム上に、金属配線パターンである厚み22μm(銅:12μm、メッキ:10μm)の銅配線が形成されたものを使用し、銅配線部のライン幅/スペース幅は、それぞれ40μm及び60μmであった。
2)カバーレイフィルム76は、柔軟性樹脂基材である厚み12.5μmのポリイミドフィルム上に、厚み25μmの接着剤層が 形成されたものを使用した(ニッカン工業株式会社製、商品名:CISV1225DB)。
このカバーレイフィルム76には回路基材75の端子部分に相当する部分(開口部)が複数打ち抜かれていた。カバーレイフィルム76の開口部のサイズは4mm×7mmであった。
3)回路基材75とカバーレイフィルム76との重ね合わせにあたっては、前者の銅配線と後者の接着剤層とが対向する様に配置し、カバーレイフィルム76と離型フィルム71aとの重ねあわせにあたっては、前者のポリイミドフィルム層と、後者の離型層とが対向するように配置した。
加熱加圧後、直ちに離型フィルムを剥離し、離型フィルムの離型性を、以下の基準で評価した。
○:フレキシブルプリント基板から容易に剥離可能
×: フレキシブルプリント基板に貼りつき容易には剥離不可
上記工程で離型を行った際の離型フィルムの破断性を、以下の基準で評価した。
〇:樹脂封止後、離型フィルムを半導体パッケージから離型した後に、フィルム破れ無し
×:樹脂封止後、離型フィルムを半導体パッケージから離型した後に、フィルム破れ有り
上記工程で離型を行った際の離型フィルムの破断性を、以下の基準で評価した。
〇:加熱加圧後、離型フィルムをFPCから離型した後に、フィルム破れ無し
×:加熱加圧後、離型フィルムをFPCから離型した後に、フィルム破れ有り
上記工程で離型を行った際の離型フィルムの金型追随性を、以下の基準で評価した。
○:半導体パッケージに、樹脂欠け(樹脂が充填されない部分)が全くないか、半導体パッケージの端部に、樹脂欠けが僅かにある。
×:半導体パッケージの端部に、樹脂欠けが多くある。または成形時フィルム破れが発生する。
上述の離型性の評価におけるものと同様の装置、フィルムの組み合わせで、加熱加圧後のFPCの銅配線上への接着剤の流れ出し量を、光学顕微鏡(Keyence社製、VHX-5000)で観察し、追随性を以下の基準で評価した。
○:開口部への流れ出しが25μm未満
×:開口部への流れ出しが25μmを超える
上記工程で離型を行った際の、離型フィルムの側面噛み込みによる剥離不良を、以下の基準で評価した。
◎:半導体パッケージ側面に、噛み込み跡もなく剥離不良もなし。
○:半導体パッケージ側面に、噛み込み跡はあるが、剥離不良はなし。
×:半導体パッケージ側面に、噛み込み跡があり、剥離不良も発生あり。
上述の離型性の評価におけるものと同様の装置、フィルムの組み合わせで加熱加圧後、離型フィルム中のクッション層が染み出すことによって、離型フィルム78aと78b接着している程度によって評価した。
○:離型フィルム78aと78bを容易に剥がすことができ、クッション層の染み出しが小さいと判断される。
×:離型フィルム78aと78bを容易に剥がすことができないため、クッション層の染み出しが大きいと判断される。
三井化学株式会社製4-メチル-1-ペンテン共重合樹脂(製品名:TPX、銘柄名:DX818、融点:232℃)95wt%、添加剤(ラジカル捕捉剤)5wt%の組成比で、マスターバッチを作製した。使用した添加剤(ラジカル捕捉剤)の種類は、表1の処方、添加剤の欄に示す通りであり、添加剤の詳細は以下の通りである。

ADEKA社製 Tetrakis(1,2,2,6,6-tetramethyl-4-piperidyl) butane-1,2,3,4-tetracarboxylate(製品名:アデカスタブ LA-52)
・(LA-57):ヒンダードアミン光安定剤(HALS)
ADEKA社製 Tetrakis(2,2,6,6-tetramethyl-4-piperidyl) butane-1,2,3,4-tetracarboxylate(製品名:アデカスタブ LA-57)
・(BHT)フェノール系酸化防止剤
本州化学工業株式会社製 2,6-Di-tert-butyl-4-methylphenol(製品名:H-BHT)
・(Irganox1076)フェノール系酸化防止剤
BASFジャパン株式会社製 Octadecyl-3-(3,5 -di-tert-butyl-4-hydroxyphenyl)-propionate(製品名 Irganox1076)
・(Irgafos168)リン系酸化防止剤
BASFジャパン株式会社製 Tris(2,4-di-tert.-butylphenyl)ph17条osphite(製品名 Irgafos168)
得られた単層50μm厚みフィルムを電子線照射装置により加速電圧200kVで100kGyの吸収線量に電子線を照射した。評価結果を表1に示す。
単層樹脂フィルム全量に対し0.5~2.0重量%のラジカル捕捉剤(添加剤)を含んだ製造例1~10の単層樹脂フィルムは、破断点伸度の値が、電子線照射前の破断点伸度の値と比較して20%超えを示し、良好に破断点伸度が維持されていた。
上記表1に記載の組成比でブレンドした樹脂組成物を、離型層用の樹脂として使用した。
低密度ポリエチレン樹脂(三井・デュポン ポリケミカル株式会社製、ミラソンF9673P)を、コア層用の樹脂として使用した。
4-メチル-1-ペンテン共重合樹脂(三井化学株式会社製、製品名:TPX、銘柄名:DX818)」40質量部、及び低密度ポリエチレン樹脂(三井・デュポン ポリケミカル株式会社製、ミラソンF9673P)60質量部をブレンドして樹脂組成物を作製し、中間層の樹脂として使用した。
3台の押出機(各40mmφ)を用意し、第1の押出機に上記記載の離型層用の樹脂を供給し、270℃の温度で溶融した。第2の押出機には、コア層用の樹脂を供給し、210℃の温度で溶融した。第3の押出機には、コア層用の樹脂を供給し、270℃の温度で溶融した。
溶融化した樹脂を分配アダプターへ導き、270℃に温度設定したTダイを通して、離型層/中間層/コア層/中間層/離型層からなる層構成の5層フィルムを引き取った。
得られた5層共押出フィルムは、半導体樹脂封止用が総厚み50μm、FPCカバーレイ貼付け用が総厚み120μmで、層構成は表2、3に記載した。
得られた多層フィルムを加速電圧200kVで表2、表3に記載の吸収線量にて電子線を照射した。評価結果を表2、表3に示す。
同様に、離型層にラジカル捕捉剤(添加剤)を含む樹脂組成物を用いた実施例5~8のFPCカバーレイ貼付け用多層フィルムは、離型層の破断、クッション層染み出し、追随性、離型性の全ての評価項目で良好な結果が得られたが、離型層にラジカル捕捉剤(添加剤)を含まない樹脂組成物を用いた比較例2では離型層の破断を抑制することができなかった。

Claims (14)
- 非架橋性樹脂及びラジカル捕捉剤を含む離型層Aと、エチレン系重合体を含む樹脂層Bとを含む多層フィルムを、
電子線照射し樹脂層Bが架橋されてなる多層離型フィルムであって、
電子線照射後の離型層Aの水に対する接触角が90°から130°である、
上記多層離型フィルム。 - 前記離型層Aの示差走査熱量計により求められる融点が200℃以上である、請求項1に記載の多層離型フィルム。
- 前記離型層Aに含まれる樹脂が、αオレフィン重合体、ポリエステル、フッ素系樹脂、及びポリスチレン系樹脂からなる群から選ばれる少なくとも一つである、請求項1又は2に記載の多層離型フィルム。
- 前記ラジカル捕捉剤の全量が、前記離型層Aの総重量に対して0.5~2.0重量%である、請求項1~3のいずれか一項に記載の多層離型フィルム。
- 前記ラジカル捕捉剤が、ヒンダードアミン光安定剤、フェノール系酸化防止剤、リン系酸化防止剤、重合禁止剤、及びこれらの混合物からなる群から選ばれる、請求項1~4のいずれか一項に記載の多層離型フィルム。
- 前記離型層Aに含まれるラジカル捕捉剤は、ヒンダードアミン光安定剤を含む、請求項1~5のいずれか一項に記載の多層離型フィルム。
- 前記離型層Aに含まれるラジカル捕捉剤は、フェノール系酸化防止剤を含む、請求項1~5のいずれか一項に記載の多層離型フィルム。
- 前記離型層Aに含まれるラジカル捕捉剤は、ヒンダードアミン光安定剤とリン系酸化防止剤とを含む、請求項1~5のいずれか一項に記載の多層離型フィルム。
- 前記離型層Aに含まれるαオレフィン重合体がポリ(4-メチル-1-ペンテン)及び/またはその共重合体であることを特徴とする、請求項3~8のいずれか一項に記載の多層離型フィルム。
- 前記離型層Aに含まれるポリエステルがポリブチレンテレフタレートであることを特徴とする請求項3~8のいずれか一項に記載の多層離型フィルム。
- 両表面層に前記離型層Aを有し、コア層に前記樹脂層Bを有する、請求項1から10のいずれか一項に記載の多層離型フィルム。
- プリント配線基板製造プロセスまたは半導体の樹脂封止プロセスに用いる請求項1~11のいずれか一項に記載の多層離型フィルム。
- ラジカル捕捉剤及び非架橋性樹脂を含む離型層Aと、エチレン系重合体を含む樹脂層Bと、を含む多層フィルム。
- 請求項13に記載の多層フィルムを電子線照射し、樹脂層Bが架橋されてなる多層離型フィルムであって、
電子線照射後の離型層Aの水に対する接触角が90°から130°である、
上記多層離型フィルム。
