- semiconductor optical amplifiers for modulated light are required to suppress the pattern effect.
- the semiconductor optical amplifier needs to operate in the linear region so that the stimulated emission becomes negligible according to the injection current.

- the p-side contact electrode 110h is formed by vapor deposition.
- the high mesa waveguide structure of the passive portions 112 and 122 is formed by etching.
- the physical contact areas 141 and 142 and the trench grooves 131, 132 and 133 are formed by wet etching.
- the etching is stopped on the surfaces of the etching stop layer 100m and the active layer 100c made of GaInAsP, so that the physical contact regions 141 and 142 and the trench grooves 131 and 132, 133 and can be reproducibly formed to a desired depth to expose the surface.
- the relative height accuracy between the physical contact regions 141 and 142 and the active layers 110ca, 110cc, 120ca and 120cc is high.

- the n-side contact electrode 100k is formed by thin film deposition. Further, a passivation film 100i is formed. Then, in order to make electrical contact, the passivation film 100i at a predetermined position is removed by etching. Subsequently, the feeding portions 110j, 120j, and 100l are formed by thin film deposition.
