[0010] カメラモジュールの接着のために、 近年、 さらに、 小さい寸法の隙間へ接 着剤を注入するという要求が多くなっている。 従来、 小さい寸法の隙間へ注 入するための接着剤は、 絶縁性の接着剤に限られていた。 導電性接着剤は、 導電性を付与するための導電性フィラー (例えば、 金属粒子) を多く含有す るため、 流動性が低い。 したがって、 導電性接着剤は、 小さい寸法の隙間へ 注入するための接着剤としては用いられていなかった。
[001 1 ] 一方、 電子機器及び電気機器の製造コストを下げるためには、 より簡単に 電子部品を装着することが必要である。 導電性接着剤の流動性が高い場合に は、 上述のアクティブアライメントエ法において、 導電性接着剤及びブラケ ッ トフィル用の接着剤を、 一種類の導電性接着剤により代替できる可能性が ある。 すなわち、 流動性が高い導電性接着剤を用いることにより、 ブラケッ 卜に対するカメラモジュールのアースを取る工程、 及び最終的にカメラモジ ュールを固定する工程の 2つの工程を、 1つの工程により行うことができる 可能性があり、 製造コストの低下が期待できる。

本発明の構成 2は、 (八) 導電性粒子、 (巳) 溶剤、 (〇 熱硬化性樹脂 、 及び (口) シリカ粒子の合計を 1 0 0重量部とした時に、 (口) シリカ粒 子を 1〜 2 0重量部含む、 構成 1の導電性接着剤である。

であることにより、 本 実施形態の導電性接着剤は高い流動性を有することができる。 特に、 平均粒 径 1〜 5 0 n のシリカ粒子を含むことにより、 導電性接着剤をジェッ トデ ィスペンスした後でも流動性高く保つことができる。 ジェッ トディスペンス は、 導電性接着剤に対して大きな衝撃を与える供給方法である。 本実施形態 の導電性接着剤において、 ナノシリカは、 ジェッ トディスペンスの際の導電 性接着剤に対する衝撃を和らげる効果があるものと考えられる。

本実施形態の導電性接着剤の用途について説明する。 本実施形態の導電性 接着剤は、 所定の場所に塗布することにより、 封止材及び/又は電極として 用いることができる。 塗布方法は任意であり、 例えば、 ディスペンス、 ジェ ッ トディスペンス、 孔版印刷、 スクリーン印刷、 ピン転写、 及びスタンピン グなどの公知の方法を用いて塗布することができる。

[0062] 図 4に、 ジェッ トディスペンス装置 (ジェッ トディスペンサー 5 0) の断 面模式図を示す。 ジェッ トディスペンサー5 0は、 ピストンのように往復運 動が可能な二ードル 5 2と、 二ードル 5 2の往復運動によっても外部に導電 性接着剤 2 0が漏れないようにするためのシール 5 4 (密封部材) と、 導電 性接着剤 2 0をジェッ トディスペンスするためのノズル 5 6とを有する。 図 4 (a) に示すように、 二ードル 5 2がストローク 3の長さで往復運動する ことにより、 導電性接着剤 2 0がジェッ トディスペンサー 5 0に供給され、 ノズル 5 6からジェッ トディスペンスされる。 なお、 ノズル 5 6は、 内径 1 0 0〜 2 0 0 の注射針のような形状である。 この結果、 図 4 (1〇) に示 すように、 ノズル 5 6からジェッ トディスペンスされた導電性接着剤 2 0が 、 所定の対象物に供給される。 本実施形態の導電性接着剤は、 ジェッ トディ スペンスの後であっても高い流動性を有するため、 狭い隙間に対しても導電 性接着剤 2 0を供給することができる。
[0063] なお、 ジェッ トディスペンサ _ 5 0は、 二ードル 5 2の往復運動によって 、 1秒間に数百シヨッ トのジェッ トディスペンスを行うことができる。 その ため、 導電性接着剤 2 0は、 大きな衝撃が加わることになる。 このような大 きな衝撃が加わった後でも、 本実施形態の導電性接着剤 2 0は、 流動性を維 持することができる。
[0064] ブラケッ トに対するカメラモジュールの固定のための接着剤の供給には、 ジェッ トディスペンスが用いられている。 ブラケッ トへのカメラモジュール の接着のために、 近年、 さらに、 小さい寸法の隙間へ接着剤を注入するとい う要求が多くなっている。 具体的には、 ブラケッ トとカメラモジュールの間 意の隙間は、 数百 (例えば 6 0 0 ) であり、 長さ数〇! に渡って接 着剤を注入することが必要である。 仮固定用接着剤により、 ブラケッ トに対 してカメラモジュールを固定した後に、 本実施形態の導電性接着剤をジェッ トディスペンスするならば、 カメラモジュールとブラケッ トとの間の小さい 寸法の隙間へ、 導電性接着剤を供給 (注入) することができる。 本実施形態 の導電性接着剤は、 導電性を有するので、 導電性接着剤 (アース用の接着剤

) 及びブラケッ トフィル用の接着剤 (封止用の接着剤) の二つの機能を有す る。 したがって、 本実施形態の導電性接着剤は、 導電性接着剤及びブラケッ トフィル用の接着剤の二つの接着剤の代わりに、 一つの接着剤として用いる ことができる。
[0065] 以上述べたように、 流動性が高く、 導電性を有する本実施形態の導電性接 着剤を用いることにより、 ブラケッ トに対するカメラモジュールのアースを 取る工程、 及び最終的にカメラモジュールを固定する工程の 2つの工程を、
1つの工程により行うことができる可能性があり、 製造コストの低下が期待 できる。

[0067] 本実施形態の導電性接着剤は、 小さい寸法の隙間へ供給することが可能な ので、 カメラモジュール及びイメージセンサモジュールのような、 微小な素 子を、 装置の所定の場所に固定するために好ましく用いることができる。 ま た、 本実施形態の導電性接着剤は、 狭い隙間の封止及び接着のために用いる ことができるので、 チップ抵抗器、 発光ダイオード (1 -巳〇) など、 電子部 品の回路の形成及び電極の形成、 並びに電子部品の基板への接合等に用いる ことが可能である。

[導電性接着剤の調製]
以下の成分を、 表 1〜 3に示す割合で混合して、 実施例及び比較例の導電 性接着剤を調製した。 なお、 表 1〜 3に示す各成分の割合は、 全て重量部で 示している。

[0073] なお、 ナノシリカ 1及びナノシリカ 2は、 マスターバッチ処理をしている ため、 樹脂成分が含まれている。 表 1〜 3に示す配合量は、 樹脂成分を除い たナノシリカのみの配合量を示している。 ナノシリカ 1及びナノシリカ 2の ナノシリカの重量割合は、 マスターバッチ全体の 9 0重量%であり、 樹脂成 分の重量割合は、 マスターバッチ全体の 1 0重量%である。 例えば実施例 1 の場合、 ナノシリカ 1の配合量は、 銀粒子 1 を 1 0 0重量部とした場合に 3 . 8重量部なので、 マスターバッチ処理をしたナノシリカ 1 を、 4 . 2重量部

実施例及び比較例の導電性接着剤の粘度は、 ブルックフィールド社製 (巳 型) 粘度計を用いて 2 5 °〇の温度で測定した。 粘度の測定は、 実施例及び比 較例のそれぞれの導電性接着剤に対して、 1 0 「 の回転速度で行った。
[0077] 表 1〜 3の 「初期粘度」 は、 導電性接着剤を製造した直後に、 上記条件で 粘度の測定を行ったときの測定値である。 表 1〜 3の 「2 4 11後の粘度」 は 、 導電性接着剤を製造した直後に 「初期粘度」 を測定したときから、 2 4時 間後に上記条件で粘度の測定を行ったときの測定値である。 表 1〜 3の 「2 4 II後の増粘倍率 (倍) 」 は、 「2 4 II後の粘度」 と 「初期粘度」 との比 ( 「2 4 II後の粘度」 / 「初期粘度」 ) である。 2 4 II後の増粘倍率 (倍) が 高すぎる場合には、 導電性接着剤を塗布する際の条件が時間によって変化し てしまうので、 再現性良く導電性接着剤を塗布するためには好ましくない。
2 4 II後の増粘倍率 (倍) が、 ·! . 5倍以下であれば、 許容できる粘度の増 加であるといえる。

表 1〜 3の 「流動性 (秒/ 〇〇 」 は、 6 0 0 の隙間へジヱツ トディ スペンスしたときの、 導電性接着剤 2 0の流動性を示す指標である。 具体的 には、 図 1 (側面から見た模式図) 及び図 2 (上面から見た模式図) を示す ような治具を用いて、 導電性接着剤 2 0の流動速度を測定した。 すなわち、 図 1及び図 2に示すように、 ステンレス板 1 4の上に隙間〇1が6 0 0 〇1と なるようにスぺーサ 1 6を介してガラス板 1 2を配置し、 その隙間の開口部 近傍 (図 1の矢印部分) に、 実施例及び比較例の導電性接着剤 2 0をジエツ トディスペンスすることにより配置した。 その隙間への導電性接着剤 2 0の 流動が、 所定の流動距離!- (01 111) = 2 0〇1 111になったときの時間 (秒) を測定し、 1 01 01当たりの流動時間 1: / 1_ (秒/ 01 01) を計算することによ り、 流動性とした。 流動性の測定は、 2 5 °〇で行った。 なお、 表 1 に示す比 較例 1及び比較例 2の場合には、 流動距離 !_が 2 0 に達しなかった。 そ のため、 表 1の 「流動性」 欄には、 N 0
0〇〇〇!) と記載し、 括弧内には 流動が停止した距離を記載した。 すなわち、 比較例 1の導電性接着剤の場合
で流動が 停止した。
[0080] [電気抵抗の測定方法]
表 1〜 3の 「抵抗値 (0) 」 は、 実施例及び比較例の導電性接着剤を硬化 させたときの電気抵抗の測定値である。 電気抵抗の測定は、 図 3に示すよう な電極 2 4を用いて行った。 すなわち、 図 3に示すように、 硬化させたガラ ス板 1 2の上に 1対の帯状の電極 2 4を、 電極 2 4の間隔
るように配置した。 ガラス板 1 2及び 1対の電極 2 4の上に、 実施例及び比 較例の導電性接着剤を幅 が 1 〇 となるように孔版印刷法で配置し、 硬 化させた。 配置した導電性接着剤を、 8 0 °〇まで 3 0分間で温度を上昇させ 、 その後 6 0分間 8 0 °〇に温度を保つことにより硬化させた。 硬化したとき の導電性接着剤の膜厚は、 2 0 だった。 硬化した 1対の電極 2 4の間の

電気抵抗値を抵抗計 により測定することで、 実施例及び比較例の電気抵抗 値を得た。 なお、 膜厚の測定には、 (株) 東京精密製表面粗さ形状測定機 ( 型番:サーフコム 1 50030-2) を用いた。 また、 電気抵抗値の測定に は、 (株) 丁 ケースレーインスツルメンツ製デジタルマルチメーター ( 型番: 2001) を用いた。
[0081] 表 1 に示すように、 比較例 1及び 2は、 」 巳丁後粘度及び流動性に問題が あった。 すなわち、 ナノシリカを有しない比較例 1の導電性接着剤は、 」 巳 丁後粘度が 1 4. 500 (? 3 3) と高く、 流動性の測定でも良好な流動 性を示さなかった。 すなわち、 表 1 に示すように、 比較例 1の導電性接着剤 の場合は 60101で流動が停止した。 また、 シリカの平均粒径が 1.5 の比 較例 2の導電性接着剤は、 」 巳丁後粘度が22. 375 (? 3 3) と高く 、 流動性の測定でも流動性をほとんど示さなかった。 すなわち、 表 1 に示す ように、 比較例
で流動が停止した。 また、 表 1 に示すように、 ナノシリカの代わりにナノ八 9を有する比較例 3の導電 性接着剤は、 24 II後の粘度が 1 3. 375と高く、 2411後の増粘倍率も 3. 8倍という高い倍率だった。
[0082] これに対して、 表 1〜 3に示すように、 実施例 1〜 1 4の導電性接着剤の 」 巳丁後粘度は、 〇. 625〜 9. 875 ( 3 3) であり、 比較例 1及 び 2の導電性接着剤よりも低い粘度だった。 また、 実施例 1〜 1 4の導電性 接着剤の流動性は、 49〜 645秒/ であり、 流動性を示さない比較例 1及び 2の導電性接着剤と比べて高い流動性を示した。 また、 実施例 1〜 1 4の導電性接着剤の 24 後の粘度は、 〇. 375〜 7. 875 (? 3 3 ) であり、 24 後の増粘倍率も 1. 〇〜 1. 2倍であり、 比較例 3の導電 性接着剤の 24 II後の粘度及び 24 II後の増粘倍率 (倍) と比べて良好な範 囲だった。 また、 電気抵抗値も 1. 8〜 8500の範囲 (電気抵抗率/ 3は 9 . 0X 1 0_4〜 4. 25 X 1 〇-!〇 〇 〇1) であり、 アースをとるという用 途においては適切な値だった。

剤は高い流動性を示し、 所定の時間後であっても粘度の増加は生じないこと が明らかとなった。 したがって、 本発明の導電性接着剤は、 高い流動性を有 し、 かつ導電性を有することが明らかとなった。 したがって、 本発明の導電 性接着剤は、 例えばカメラモジュールの固定のために、 ジェッ トデイスペン ス用導電性接着剤として好ましく用いることができるといえる。

[請求項 2] (八) 導電性粒子、 (巳) 溶剤、 (〇 熱硬化性樹脂、 及び (口) シリカ粒子の合計を 1 0 0重量部とした時に、 (口) シリカ粒子を 1 〜 2 0重量部含む、 請求項 1 に記載の導電性接着剤。
[請求項 3] (〇) シリカ粒子が、 (〇 熱硬化性樹脂に対して予め混合された ものである、 請求項 1又は請求項 2に記載の導電性接着剤。
