Description
本開示は、フルオロポリマー組成物、成形品および射出成形品に関する。
半導体製造プロセスには、通常、薬液によりウェハーを処理する工程が含まれる。このような処理工程において用いる装置として、たとえば、特許文献1には、洗浄を行うウェハーを上面に固定して回転可能な回転テーブルのようなウェハースピンベースを備えており、このようなウェハースピンベースが凹形容器からなるウェハーカップ内に配置されている半導体洗浄装置が記載されている。
本開示では、ウェハーカップなどの大型のフルオロポリマー成形品であって、帯電しにくいフルオロポリマー成形品を得ることができるフルオロポリマー組成物を提供することを目的とする。
本開示によれば、テトラフルオロエチレン単位とフルオロアルキルビニルエーテル単位とを含有する共重合体、および、導電性炭素化合物を含有するフルオロポリマー組成物であって、前記フルオロアルキルビニルエーテル単位の含有量が、前記共重合体を構成する全単量体単位に対して、5.0~8.0質量%であり、前記フルオロポリマー組成物の体積抵抗率が、104~109Ω・cmであり、前記フルオロポリマー組成物のメルトフローレートが、1~100g/10分であるフルオロポリマー組成物が提供される。
前記共重合体が、テトラフルオロエチレン単位およびフルオロアルキルビニルエーテル単位のみからなる共重合体、ならびに、テトラフルオロエチレンおよびフルオロアルキルビニルエーテルと共重合可能な単量体に由来する単量体単位が0.1~10質量%であり、テトラフルオロエチレン単位およびフルオロアルキルビニルエーテル単位が合計で90~99.9質量%である共重合体からなる群より選択される少なくとも1種であることが好ましい。
前記導電性炭素化合物が、導電性カーボンブラックおよびカーボンナノチューブからなる群より選択される少なくとも1種であることが好ましい。
前記導電性炭素化合物の含有量が、前記フルオロポリマー組成物に対して、0.02~15質量%であることが好ましい。
前記導電性炭素化合物が、導電性カーボンブラックおよびカーボンナノチューブからなる群より選択される少なくとも1種であることが好ましい。
前記導電性炭素化合物の含有量が、前記フルオロポリマー組成物に対して、0.02~15質量%であることが好ましい。
また、本開示によれば、上記のフルオロポリマー組成物を成形することにより得られる成形品が提供される。

本開示によれば、帯電しにくい大型のフルオロポリマー成形品を得ることができるフルオロポリマー組成物を提供することができる。
以下、本開示の具体的な実施形態について詳細に説明するが、本開示は、以下の実施形態に限定されるものではない。
特許文献1に記載されるように、ウェハーカップは、ウェハースピンベースを取り囲むように設けられており、ウェハースピンベースから飛散する水や薬液を収容する。このようなウェハーカップは、一般的に、大型であり、優れた耐薬品性が要求されることから、ポリテトラフルオロエチレンのブロックを切削することにより、製造されている。
しかしながら、ポリテトラフルオロエチレンのブロックの切削には、大きな時間的負担および経済的負担を要することがあることから、新たな材料および製造方法が求められている。フルオロポリマー成形品の製造方法としては、溶融加工可能なフルオロポリマーを溶融成形する方法も知られているが、溶融加工可能なフルオロポリマーを成形することにより得られる大型の成形品は、クラックが入りやすく、成形も容易でない問題がある。
さらには、フルオロポリマーを成形することにより得られる大型の成形品に、飛散した水や薬液などが付着し、それらが液滴となって成形品の表面を流れると、液滴との摩擦帯電や剥離帯電により成形品が帯電することが判明した。フルオロポリマーの成形品が一度でも帯電してしまうと、電荷を放電させることは容易ではない。このため、ウェハーカップなどの成形品に向かって飛散する液滴が、静電気反発によって静電気を帯びた状態でウェハー上に戻り、半導体デバイスに不具合を起こすなど、成形品の帯電が原因と推測される問題が生じ得る。したがって、半導体製造プロセスにおける生産ラインの静電気対策は、半導体デバイスの生産の「歩留まり」に影響する重要課題である。
本開示のフルオロポリマー組成物は、テトラフルオロエチレン単位とフルオロアルキルビニルエーテル単位とを、極めて限定された割合で含有するフルオロポリマーおよび導電性炭素化合物を含有し、なおかつ、体積抵抗率およびメルトフローレートが極めて限定された範囲内に調整されている。本開示のフルオロポリマー組成物は、これらの構成を備えることから、成形性に優れており、大きな時間的負担および経済的負担を要することなく、耐クラック性に優れ、帯電しにくい大型の成形品を与えることができる。
本開示のフルオロポリマー組成物は、テトラフルオロエチレン単位(TFE単位)とフルオロアルキルビニルエーテル単位(FAVE単位)とを含有する共重合体(以下、PFAという)を含有する。
上記PFAは、溶融加工性のフッ素樹脂であることが好ましい。本開示において、溶融加工性とは、押出機および射出成形機などの従来の加工機器を用いて、ポリマーを溶融して加工することが可能であることを意味する。従って、溶融加工性のフッ素樹脂は、後述する測定方法により測定されるメルトフローレートが0.01~500g/10分であることが通常である。
上記PFAにおけるFAVE単位の含有量は、全単量体単位に対して、5.0~8.0質量%であり、より一層耐クラック性に優れた大型の成形品を得ることができることから、好ましくは5.5質量%以上であり、好ましくは7.5質量%以下であり、より好ましくは7.0質量%以下である。上記FAVE単位の含有量は、19F-NMR法により測定できる。
上記FAVE単位を構成するFAVEとしては、一般式(1):

なかでも、上記FAVEとしては、一般式(1)で表される単量体が好ましく、パーフルオロ(アルキルビニルエーテル)がより好ましく、パーフルオロ(メチルビニルエーテル)、パーフルオロ(エチルビニルエーテル)およびパーフルオロ(プロピルビニルエーテル)(PPVE)からなる群より選択される少なくとも1種がさらに好ましく、PPVEが特に好ましい。
上記PFAにおいて、TFE単位とFAVE単位との質量比(TFE単位/FAVE単位)としては、好ましくは95.0/5.0~92.0/8.0であり、より好ましくは95.0/5.0~92.5/7.5であり、さらに好ましくは94.5/5.5~93.0/7.0である。TFE単位が多すぎると耐クラック性などの機械物性が低下する傾向があり、TFE単位が少なすぎると融点が低くなり耐熱性が低下する傾向がある。
上記PFAは、TFE単位およびFAVE単位のみからなる共重合体、または、TFEおよびFAVEと共重合可能な単量体に由来する単量体単位が0.1~10質量%であり、TFE単位およびFAVE単位が合計で90~99.9質量%である共重合体であることも好ましい。
TFEおよびFAVEと共重合可能な単量体としては、ヘキサフルオロプロピレン(HFP)、CZ1Z2=CZ3(CF2)nZ4(式中、Z1、Z2およびZ3は、同一または異なって、HまたはFを表し、Z4は、H、FまたはClを表し、nは2~10の整数を表す。)で表されるビニル単量体、および、CF2=CF-OCH2-Rf2(式中、Rf2は炭素数1~5のパーフルオロアルキル基を表す。)で表されるアルキルパーフルオロビニルエーテル誘導体等が挙げられる。なかでも、HFPが好ましい。
上記PFAとしては、TFE単位およびFAVE単位のみからなる共重合体、ならびに、TFE単位、HFP単位およびFAVE単位を含有するTFE/HFP/FAVE共重合体からなる群より選択される少なくとも1種が好ましく、TFE単位およびFAVE単位のみからなる共重合体がより好ましい。
上記PFAの融点は、好ましくは280~322℃であり、より好ましくは290℃以上であり、より好ましくは315℃以下である。上記融点は、示差走査熱量計〔DSC〕を用いて測定できる。
上記PFAのガラス転移温度(Tg)は、好ましくは70~110℃であり、より好ましくは80℃以上であり、より好ましくは100℃以下である。上記ガラス転移温度は、動的粘弾性測定により測定できる。
上記PFAは、ポリマー主鎖およびポリマー側鎖の少なくとも一方の部位に、-CF3、-CF2H等の末端基を有しているものであってよく、特に制限されるものではないが、フッ素化処理されているPFAであることが好ましい。フッ素化処理されていないPFAは、-COOH、-COOCH3、-CH2OH、-COF、-CONH2等の熱的および電気特性的に不安定な末端基(以下、このような末端基を「不安定末端基」ともいう。)を有する場合がある。このような不安定末端基は、上記フッ素化処理により低減することができる。
上記PFAは、上記不安定末端基が少ないかまたは含まないことが好ましく、不安定末端基の合計数が炭素数1×106個あたり120個以下であることが好ましい。
上記PFAは、成形時の発泡に起因する成形不良を抑制できることから、上記5種の不安定末端基と-CF2H末端基とを合計した数、すなわち、-COOH、-COOCH3、-CH2OH、-COF、-CONH2、および、-CF2Hの合計数が、炭素数1×106個あたり120個以下であることがより好ましい。120個を超えると、成形不良が生じるおそれがある。上記不安定末端基は、50個以下であることがより好ましく、20個以下であることがさらに好ましく、10個以下であることが最も好ましい。本開示において、上記不安定末端基数は赤外吸収スペクトル測定から得られる値である。上記不安定末端基および-CF2H末端基が存在せず全て-CF3末端基であってもよい。上記官能基の種類の同定および官能基数の測定には、赤外分光分析法を用いることができる。
上記フッ素化処理は、フッ素化処理されていないPFAとフッ素含有化合物とを接触させることにより行うことができる。
上記フッ素含有化合物としては特に限定されないが、フッ素化処理条件下にてフッ素ラジカルを発生するフッ素ラジカル源が挙げられる。上記フッ素ラジカル源としては、F2ガス、CoF3、AgF2、UF6、OF2、N2F2、CF3OF、フッ化ハロゲン(例えばIF5、ClF3)等が挙げられる。
上記F2ガス等のフッ素ラジカル源は、100%濃度のものであってもよいが、安全性の面から不活性ガスと混合し5~50質量%に希釈して使用することが好ましく、15~30質量%に希釈して使用することがより好ましい。上記不活性ガスとしては、窒素ガス、ヘリウムガス、アルゴンガス等が挙げられるが、経済的な面より窒素ガスが好ましい。
上記フッ素化処理の条件は、特に限定されず、溶融させた状態の上記PFAとフッ素含有化合物とを接触させてもよいが、通常、上記PFAの融点以下、好ましくは20~220℃、より好ましくは100~200℃の温度下で行うことができる。上記フッ素化処理は、一般に1~30時間、好ましくは5~25時間行う。上記フッ素化処理は、フッ素化処理されていない上記PFAをフッ素ガス(F2ガス)と接触させるものが好ましい。
上記PFAは、塊状重合、溶液重合、乳化重合、懸濁重合などにより製造することができる。
本開示のフルオロポリマー組成物は、導電性炭素化合物を含有する。導電性フィラーとして、導電性炭素化合物を用いることにより、酸性の薬液と接触した場合でも導電性フィラーが溶出しにくい成形品が得られる。導電性炭素化合物としては、導電性カーボンブラック、グラファイト、炭素繊維、膨張化黒鉛、グラフェン、カーボンナノチューブ、カーボンナノホーンなどが挙げられるが、なかでも、より一層帯電しにくい大型の成形品を得ることができることから、導電性カーボンブラックおよびカーボンナノチューブからなる群より選択される少なくとも1種が好ましい。また、導電性炭素化合物としては、少量の添加でも成形品に優れた帯電防止性を付与できる観点からは、カーボンナノチューブがより好ましく、コスト面で有利である観点からは、導電性カーボンブラックがより好ましい。
導電性カーボンブラックとしては、アセチレンブラック、ケッチェンブラック、チャンネルブラック、ファーネスブラック、ランプブラック、サーマルブラックなどが挙げられるが、なかでも、アセチレンブラックおよびケッチェンブラックからなる群より選択される少なくとも1種が好ましく、ケッチェンブラックがより好ましい。
カーボンナノチューブは、縮合ベンゼン環からなるグラッフェンシートが円筒状にまるまったものであり、単層カーボンナノチューブ(SWCNT)、多層カーボンナノチューブ(MWCNT)、気相成長炭素繊維(VGCF)などを挙げることができる。カーボンナノチューブは、直径(繊維径)2~250nm、長さ1~200μmの繊維状の物質であってよい。カーボンナノチューブは、アスペクト比が高いため、マトリックス樹脂中にネットワークを形成しやい。また、微細であるため、単位重量当たりの本数が多い。これらの理由で、少量の添加で組成物に十分な導電性を付与できる可能性がある。
本開示のフルオロポリマー組成物は、必要に応じて他の成分を含んでいてもよい。他の成分としては、充填剤、架橋剤、耐熱安定剤、発泡剤、発泡核剤、酸化防止剤、界面活性剤、光重合開始剤、摩耗防止剤、表面改質剤等の添加剤等を挙げることができる。
本開示のフルオロポリマー組成物の体積抵抗率は、104~109Ω・cmであり、より一層帯電しにくい大型の成形品を得ることができることから、好ましくは106Ω・cm以上であり、好ましくは108Ω・cm以下である。
本開示のフルオロポリマー組成物の体積抵抗率は、本開示のフルオロポリマー組成物を成形して得られる成形品の体積抵抗率である。本開示のフルオロポリマー組成物の体積抵抗率は、低抵抗領域を測定する場合はASTM D 991に準拠し、高抵抗領域を測定する場合はASTM D 257に準拠して、室温23℃、湿度50%の雰囲気下で、高精度抵抗率計または多用途型高抵抗率計を用いて、測定することができる。
本開示のフルオロポリマー組成物の体積抵抗率は、導電性炭素化合物の種類および含有量を調整することにより、調整することができる。すなわち、本開示のフルオロポリマー組成物において、導電性炭素化合物の種類および含有量は、フルオロポリマー組成物の体積抵抗率が、上記の範囲内になるように、調整されることが好ましい。
主に、導電性炭素化合物の形状により、組成物中の含有量と組成物の体積抵抗率との関係は異なるので、導電性炭素化合物の形状により、最適な組成物中の含有量を選択することができる。導電性炭素化合物の形状としては、粒状、繊維状、鱗片状、フレーク状などであってよいが、粒状または繊維状が好ましい。たとえば、カーボンナノチューブは、細くて長い繊維状の形状が通電路を形成することから、含有量が少ない場合でも適切な体積抵抗率が得られる傾向がある。一方、導電性炭素化合物として導電性カーボンブラックを用いる場合には、カーボンナノチューブよりも多い含有量を要する傾向がある。
また、導電性炭素化合物として、一次粒子が小さいものを用いる場合、一次粒子が集合して少し大きな塊となり、さらにそれが凝集した集塊となり巨大化しやすい。このため、一次粒子の大きさが異なる2種の導電性炭素化合物を比較すると、組成物中の含有量が同一であったとしても、組成物中の導電性炭素化合物の分散性が異なり、組成物の体積抵抗率が異なる可能性がある。
また、導電性炭素化合物として、一次粒子が小さいものを用いる場合、一次粒子が集合して少し大きな塊となり、さらにそれが凝集した集塊となり巨大化しやすい。このため、一次粒子の大きさが異なる2種の導電性炭素化合物を比較すると、組成物中の含有量が同一であったとしても、組成物中の導電性炭素化合物の分散性が異なり、組成物の体積抵抗率が異なる可能性がある。
本開示のフルオロポリマー組成物のメルトフローレート(MFR)は、1~100g/10分であり、より一層成形性に優れており、より一層耐クラック性に優れた大型の成形品を得ることができることから、より好ましくは10g/10分以上であり、さらに好ましくは20g/10分以上であり、特に好ましくは25g/10分以上であり、より好ましくは90g/10分以下であり、さらに好ましくは70g/10分以下であり、特に好ましくは60g/10分以下である。フルオロポリマー組成物のMFRは、ASTM D1238に従って、メルトインデクサー(安田精機製作所社製)を用いて、372℃、5kg荷重下で内径2mm、長さ8mmのノズルから10分間あたりに流出するポリマーの質量(g/10分)として得られる値である。
本開示のフルオロポリマー組成物のMFRは、導電性炭素化合物の種類および含有量ならびにPFAのMFRを調整することにより、調整することができる。すなわち、本開示のフルオロポリマー組成物において、導電性炭素化合物の種類および含有量ならびにPFAのMFRは、フルオロポリマー組成物のMFRが、上記の範囲内になるように、調整されることが好ましい。また、フルオロポリマー組成物を溶融混練法により調製する場合は、混練温度、せん断力などの溶融混練条件を調整することにより、フルオロポリマー組成物のMFRを調整することもできる。
上述したとおり、導電性炭素化合物の含有量は、フルオロポリマー組成物の体積抵抗率に影響を与えるのであるが、同時に、フルオロポリマー組成物の成形性および得られる成形品の耐クラック性にも影響を与える。たとえば、導電性炭素化合物の含有量が多くなると、フルオロポリマー組成物の流動性が低下して、成形性が悪化する傾向がある。導電性炭素化合物として導電性カーボンブラックを用いる場合には、所望の体積抵抗率を得るために、比較的多量の導電性カーボンブラックが必要になるので、MFRが比較的大きいPFAを選択することが好ましい。しかし、MFRが比較的大きいPFAを選択すると、得られる成形品の機械的強度が低下しやすく、特に成形品が大きい場合には、クラックが生じやすい傾向がある。このように、フルオロポリマー組成物の成形性と、フルオロポリマー組成物から得られる成形品の耐クラック性および帯電防止性とを、同時に改善することは容易ではない。しかしながら、本開示のフルオロポリマー組成物は、上述した構成を備えることから、成形性に優れていることに加えて、耐クラック性に優れ、帯電しにくい大型の成形品を与えることができる。
したがって、本開示においては、フルオロポリマー組成物の成形性、ならびに、得られる成形品の耐クラック性および帯電防止性を考慮して、導電性カーボンブラックの種類および含有量ならびにPFAのMFRを選択することが好ましい。
本開示のフルオロポリマー組成物において、導電性炭素化合物の含有量としては、より一層優れた成形性が得られ、より一層帯電しにくい大型の成形品を得ることができることから、フルオロポリマー組成物に対して、好ましくは0.02~15質量%であり、より好ましくは10質量%以下であり、さらに好ましくは9.0質量%以下であり、より好ましくは0.03質量%以上である。
本開示のフルオロポリマー組成物において、導電性カーボンブラックの含有量としては、より一層優れた成形性が得られ、より一層帯電しにくい大型の成形品を得ることができることから、フルオロポリマー組成物に対して、好ましくは0.02~15質量%であり、より好ましくは5.5質量%以上であり、さらに好ましくは6.0質量%以上であり、特に好ましくは7.0質量%以上であり、より好ましくは10質量%以下であり、さらに好ましくは9.0質量%以下である。
本開示のフルオロポリマー組成物において、カーボンナノチューブの含有量としては、より一層優れた成形性が得られ、より一層帯電しにくい大型の成形品を得ることができることから、フルオロポリマー組成物に対して、好ましくは0.02~15質量%であり、より好ましくは0.03質量%以上であり、より好ましくは10.0質量%以下であり、さらに好ましくは7.0質量%以下であり、特に好ましくは5.0質量%以下である。
本開示のフルオロポリマー組成物中に存在するPFAのメルトフローレート(MFR)としては、より一層優れた成形性が得られ、より一層耐クラック性に優れた大型の成形品を得ることができることから、好ましくは1.0~100g/10分であり、より好ましくは6.0g/10分以上であり、さらに好ましくは10g/10分以上であり、より好ましくは90g/10分以下であり、さらに好ましくは80g/10分以下であり、特に好ましくは70g/10分以下である。PFAのMFRは、ASTM D1238に従って、メルトインデクサー(安田精機製作所社製)を用いて、372℃、5kg荷重下で内径2mm、長さ8mmのノズルから10分間あたりに流出するポリマーの質量(g/10分)として得られる値である。
PFAのMFRは、PFAを構成する単量体の重合時に添加される連鎖移動剤の種類および量、重合開始剤の種類および量などを調整することにより、調整することができる。また、重合により得られたPFAを、押出成形によりペレット化する際に、押出温度を調整したり、PFAに付加するせん断力を調整したりすることによっても、調整することができる。なお、PFAのMFRは、後述するフルオロポリマー組成物の調製工程においても変化するので、フルオロポリマー組成物中に存在するPFAのMFRと、フルオロポリマー組成物の調製に用いた原料としてのPFAのMFRとは、必ずしも一致しない。
本開示のフルオロポリマー組成物の調製方法としては、特に限定されず、溶剤分散法により調製する方法、溶融混練法により調製する方法などが挙げられる。溶剤分散法は、たとえば、PFAの粉末または分散液と、導電性炭素化合物を溶媒に分散させた分散液とを混合することによって、混合液を得る工程、および、得られた混合液から溶媒を除去する工程を含むことができる。導電性炭素化合物を溶媒に分散させる溶媒としては、水、アルコール、エステル系溶媒、ケトン系溶媒、脂肪族炭化水素系溶媒、芳香族炭化水素系溶媒、塩素化炭化水素系溶媒などを挙げることができる。導電性炭素化合物を溶媒に分散させる際には、アクリル系分散剤、ポリビニルピロリドン、ポリアニリンスルホン酸などの分散剤を用いてもよい。得られた混合液からの溶媒の除去は、加熱乾燥などの公知の方法により行うことができる。また、混合液から溶媒または分散剤を効率よく除去するために、亜臨界二酸化炭素または超臨界二酸化炭素中に混合液を供給し、溶媒または分散液を二酸化炭素に溶解させた後、PFAおよび導電性炭素化合物を含有するフルオロポリマー組成物を回収してもよい。
溶融混練法としては、たとえば、PFAの粉末と導電性炭素化合物とを、PFAの融点以上の温度で溶融混練する方法が挙げられる。溶融混練には、押出機を用いることができ、この場合、押出機に定量フィーダを設けて、定量フィーダから導電性炭素化合物を押出機に供給しながら、PFAと溶融混練することも可能である。押出機中でPFAにかけるせん断力が高いほど、PFAと導電性炭素化合物とが十分に混練する傾向があるが、高いせん断力によりPFAの主鎖の一部が切断して、PFAのMFRが高くなることがある。この場合は、MFRが上昇することを前提に、押出機に投入するPFAのMFRを選択すればよい。
また、PFAと導電性炭素化合物とを一度に混練してもよいし、高濃度の導電性炭素化合物を含有するPFAのマスターバッチを予め作製し、得られたマスターバッチとPFAとを溶融混練してもよい。

本開示のフルオロポリマー組成物の形状は、特に限定されず、粉末、スラリー、分散液、ペレットなどであってよい。
本開示のフルオロポリマー組成物を成形することにより、成形品を得ることができる。本開示の成形品は、大型であった場合でも、耐クラック性に優れており、帯電しにくい。
本開示において、成形品の大きさは特に限定されないが、大型であってよい。本開示の成形品は、たとえば、少なくとも300mmまたは少なくとも450mmの直径を有するウェハー(半導体ウェハー)よりも大きな投影面積を有することができる。本開示の成形品の投影面積は、好ましくは1000cm2以上であり、より好ましくは1100cm2以上であり、5000cm2以下であってよい。上記範囲内の投影面積を有する成形品の形状は特に限定されず、円筒形、御椀形状、箱型形、籠状などであってよく、任意の方向から見た成形品の投影面積のうち、最大の投影面積が上記範囲内であればよい。また、成形品が射出成形品である場合には、射出方向の投影面積が上記範囲内であることが好ましい。射出方向の投影面積とは、射出成形品を射出成形機のノズル方向から見たときに見える面積、すなわちノズルの方向の投影面積である。また、上記範囲内の射出方向の投影面積を有する射出成形品は、さらに射出面積拡散比が3000以上であることが好ましい。射出面積比とは、射出方向と直交する方向への射出面積拡散比、すなわちノズル部先端の開口面積と射出成形品の投影面積の比である。
本開示のフルオロポリマー組成物を成形する方法としては、特に限定されず、押出成形、射出成形、トランスファー成形、インフレーション成形、圧縮成形等の公知の方法が挙げられる。これらの成形方法は、得られる成形品の形状に応じて適宜選択すればよい。これらの成形方法のなかでも、大型の成形品を容易に製造できることから、射出成形が好ましい。
本開示のフルオロポリマー組成物を射出成形することにより得られる射出成形品としては、特に限定されないが、本開示のフルオロポリマー組成物を用いることにより、大型であっても、クラックが生じにくく、帯電防止性に優れた成形品を得ることができることから、大型の射出成形品であることが好ましい。
本開示の射出成形品としては、たとえば、少なくとも300mmまたは少なくとも450mmの直径を有するウェハー(半導体ウェハー)を収容可能な円筒状の部位を有する射出成形品が挙げられる。射出成形品の円筒状の部位は、上記の範囲内の直径を有するウェハーを保持するための、ターンベース、スピンベース、スピンチャックなどの保持手段を収容可能な部位であることも好ましい。ウェハーを水または薬液により洗浄する半導体洗浄装置、レジストを塗布してレジスト膜を形成する半導体製造装置、レジスト膜の現像を行う半導体製造装置などにおいては、ウェハーを回転させながら、ウェハー上に水または薬液を供給する。あるいは、ウェハーを回転させることにより、ウェハー上の水または薬液を振り切って、ウェハーを乾燥させる。したがって、ウェハーの周囲には、水または薬液が飛散することになる。本開示の射出成形品は、ウェハーカップとして利用することができ、水または薬液の飛散を防止するように、ウェハーの周囲に設けることができる。ウェハーカップは、また、カップガード、スプラッシュガードなどと呼ばれることもある。本開示の射出成形品は、帯電しにくいため、たとえば、ウェハーを包囲するように設けたとしても、ウェハーを帯電させたり、帯電した液滴をウェハー上に跳ね返したりするおそれが小さい。したがって、半導体デバイス製造の歩留まりの向上に大きく貢献することができる。
また、本開示の成形品および射出成形品は、たとえば、半導体の前工程を実施するための装置に設置する部材として用いることができる。半導体の前工程としては、次のような工程を挙げることができる。
a.基盤となるシリコンウェハを洗浄する「洗浄工程」
b.シリコンウェハ上に回路素材となる薄膜を形成する「成膜工程」
c.フォトレジスト(感光液)を均一に塗布する「レジスト塗布工程」
d.回路パターンの転写を行う「露光工程」
e.露光された部分のフォトレジストを溶かす「現像工程」
f.薬液やイオンにより露出した下地の薄膜を除去する「エッチング工程」
g.リンなど不純物を注入し、シリコンに電気的特性を持たせる「イオン注入工程」
h.不要なフォトレジストを除去する「剥離工程」
a.基盤となるシリコンウェハを洗浄する「洗浄工程」
b.シリコンウェハ上に回路素材となる薄膜を形成する「成膜工程」
c.フォトレジスト(感光液)を均一に塗布する「レジスト塗布工程」

これらの工程を実施するためには、水または薬液を供給してウェハーを処理する半導体洗浄装置または半導体製造装置が用いられる。半導体洗浄装置または半導体製造装置における水または薬液が接触する表面の少なくとも一部を、本開示の成形品または射出成形品により構成することによって、半導体洗浄装置または半導体製造装置の水または薬液に対する耐久性を向上させ、静電気による半導体デバイスへの悪影響を抑制することができる。
本開示の成形品および射出成形品の好適な用途としては、半導体製造用の薬液供給設備の配管、半導体製造装置用のチューブ類、継手類、バルブ、タンク、容器、薬液バック、ウェハーキャリアなどパーフロ系フッ素樹脂部材を挙げることもできる。
本開示の成形品は、射出成形品に限定されず、形状も限定されない。本開示の成形品の形状は、特に限定されず、例えば、ペレット、フィルム、シート、板、ロッド、ブロック、円筒、容器、電線、チューブ等が挙げられる。また、炊飯器の内釜、ホットプレート、フライパンなどの調理具の被覆層や電子写真方式または静電記録方式の複写機、レーザープリンタなどの画像形成装置用の定着ローラのトップコート層などを形成するフッ素樹脂製塗膜であってもかまわない。フッ素樹脂製塗膜は、フルオロポリマー組成物を含有する塗料を基材に塗布することにより形成できる。
本開示の成形品および射出成形品は、特に限定されないが、例えば、以下の用途に適用することができる:
ダイヤフラムポンプの隔膜部、ベローズ成形品、電線被覆品、半導体用部品、パッキン・シール、コピーロール用薄肉チューブ、モノフィラメント、ベルト、ガスケット、光学レンズ部品、石油発掘用チューブ、地熱発電用チューブ、石油発掘用電線、サテライト用電線、原子力発電用電線、航空機用電線、太陽電池パネルフィルム、二次電池や電気二重層コンデンサーなどのガスケット、OAロール等。
ダイヤフラムポンプの隔膜部、ベローズ成形品、電線被覆品、半導体用部品、パッキン・シール、コピーロール用薄肉チューブ、モノフィラメント、ベルト、ガスケット、光学レンズ部品、石油発掘用チューブ、地熱発電用チューブ、石油発掘用電線、サテライト用電線、原子力発電用電線、航空機用電線、太陽電池パネルフィルム、二次電池や電気二重層コンデンサーなどのガスケット、OAロール等。
上記成形品および射出成形品は、また、ガスや薬液を流通させるためのチューブ、薬品を保管するためのボトル、ガスバック、薬液バック、薬液容器、冷凍保存用バック等として好適に利用できる。
上記成形品および射出成形品は、また、開閉バルブのボディーや部品類、継手とチューブを接続する際に使用されるスリーブ類、薬液ボトルや容器のスクリューキャップ類、またギア類、ネジ類、フライパン、鍋、炊飯ジャー、金属など基盤上にフッ素樹脂を被覆された製品類、離形フィルム等に好適に利用できる。
以上、実施形態を説明したが、特許請求の範囲の趣旨および範囲から逸脱することなく、形態や詳細の多様な変更が可能なことが理解されるであろう。
つぎに本開示の実施形態について実施例をあげて説明するが、本開示はかかる実施例のみに限定されるものではない。
実施例の各数値は以下の方法により測定した。
(融点)
示差走査熱量計〔DSC〕を用いて10℃/分の速度で昇温したときの融解熱曲線における極大値に対応する温度として求めた。

(体積抵抗率)
フルオロポリマー組成物を成形して得られた厚さ0.25~0.3mmのフィルムを用い、低抵抗領域を測定する場合はASTM D 991に準拠し、高抵抗領域を測定する場合はASTM D 257に準拠して、室温23℃、湿度50%の雰囲気下で、高精度抵抗率計または多用途型高抵抗率計を用いて、体積抵抗率を測定した。
フルオロポリマー組成物を成形して得られた厚さ0.25~0.3mmのフィルムを用い、低抵抗領域を測定する場合はASTM D 991に準拠し、高抵抗領域を測定する場合はASTM D 257に準拠して、室温23℃、湿度50%の雰囲気下で、高精度抵抗率計または多用途型高抵抗率計を用いて、体積抵抗率を測定した。
実施例では次の材料を用いた。
共重合体1:TFE/PPVE共重合体、TFEとPPVEとの組成比(TFE/PPVE)=94.5/5.5(質量%)、融点304℃、MFR28g/10分
カーボン1:カーボンナノチューブ、繊維径15nm、繊維長200μm
カーボン2:カーボンナノチューブ、繊維径150nm、繊維長9μm
カーボン3:ケッチェンブラック、平均粒子径40nm
共重合体1:TFE/PPVE共重合体、TFEとPPVEとの組成比(TFE/PPVE)=94.5/5.5(質量%)、融点304℃、MFR28g/10分
カーボン1:カーボンナノチューブ、繊維径15nm、繊維長200μm
カーボン2:カーボンナノチューブ、繊維径150nm、繊維長9μm
カーボン3:ケッチェンブラック、平均粒子径40nm
実施例1
ヘンシェルミキサーを用いて、カーボン1の含有量が表1に記載の量となるように、共重合体1およびカーボン1を混合して、混合物を得た。得られた混合物を、スクリュー型押出機(軸径32mm、L/D=52.5)に投入し、シリンダー内で共重合体1を溶融させた後、ダイから押し出した。次に、ダイから押し出されたストランドを、ダイから一定の距離をおいて設置された水槽に投入して冷却した後、ペレタイザーに供給し、カッターで切断して、ペレットを調製した。さらに、得られたペレットを溶融させてペレットを調製する工程を3回繰り返し、フルオロポリマー組成物(ペレット)中にカーボン1を均一に分散させ、なおかつ、フルオロポリマー組成物のMFRを調整した。得られたペレットは、長さ3.0mm、直径2.0mmの円柱状であった。
得られたペレットについて、上記した方法によりMFRを測定した。結果を表1に示す。
また、得られたペレットを330~340℃にて30分間溶融し、圧縮成形して、厚さ0.25~0.3mmのフィルムを作製し、得られたフィルムについて、上記した方法により体積抵抗率を測定した。結果を表1に示す。
ヘンシェルミキサーを用いて、カーボン1の含有量が表1に記載の量となるように、共重合体1およびカーボン1を混合して、混合物を得た。得られた混合物を、スクリュー型押出機(軸径32mm、L/D=52.5)に投入し、シリンダー内で共重合体1を溶融させた後、ダイから押し出した。次に、ダイから押し出されたストランドを、ダイから一定の距離をおいて設置された水槽に投入して冷却した後、ペレタイザーに供給し、カッターで切断して、ペレットを調製した。さらに、得られたペレットを溶融させてペレットを調製する工程を3回繰り返し、フルオロポリマー組成物(ペレット)中にカーボン1を均一に分散させ、なおかつ、フルオロポリマー組成物のMFRを調整した。得られたペレットは、長さ3.0mm、直径2.0mmの円柱状であった。
得られたペレットについて、上記した方法によりMFRを測定した。結果を表1に示す。
また、得られたペレットを330~340℃にて30分間溶融し、圧縮成形して、厚さ0.25~0.3mmのフィルムを作製し、得られたフィルムについて、上記した方法により体積抵抗率を測定した。結果を表1に示す。
実施例2~8,比較例1~5
導電性炭素化合物の種類および含有量を表1に記載のとおりに変更した以外は、実施例1と同様にして、ペレットを調製し、フィルムを作製した。ただし、導電性炭素化合物として、カーボン1またはカーボン2を用いる場合は、得られたペレットを溶融させてペレットを調製する工程を複数回繰り返し、フルオロポリマー組成物(ペレット)中にカーボン1またはカーボン2を均一に分散させ、なおかつ、フルオロポリマー組成物のMFRを調整した。これらの評価結果を表1に示す。なお、表1中、体積抵抗率の値としての「aE+b」は、a×10bを意味する。すなわち、たとえば、「1.0E+16」は、a=1.0、b=16であり、1.0×1016を意味し、「1.8E+05」は、a=1.8、b=5であり、1.8×105を意味する。
導電性炭素化合物の種類および含有量を表1に記載のとおりに変更した以外は、実施例1と同様にして、ペレットを調製し、フィルムを作製した。ただし、導電性炭素化合物として、カーボン1またはカーボン2を用いる場合は、得られたペレットを溶融させてペレットを調製する工程を複数回繰り返し、フルオロポリマー組成物(ペレット)中にカーボン1またはカーボン2を均一に分散させ、なおかつ、フルオロポリマー組成物のMFRを調整した。これらの評価結果を表1に示す。なお、表1中、体積抵抗率の値としての「aE+b」は、a×10bを意味する。すなわち、たとえば、「1.0E+16」は、a=1.0、b=16であり、1.0×1016を意味し、「1.8E+05」は、a=1.8、b=5であり、1.8×105を意味する。
Claims (6)
- テトラフルオロエチレン単位とフルオロアルキルビニルエーテル単位とを含有する共重合体、および、導電性炭素化合物を含有するフルオロポリマー組成物であって、
前記フルオロアルキルビニルエーテル単位の含有量が、前記共重合体を構成する全単量体単位に対して、5.0~8.0質量%であり、
前記フルオロポリマー組成物の体積抵抗率が、104~109Ω・cmであり、
前記フルオロポリマー組成物のメルトフローレートが、1~100g/10分であるフルオロポリマー組成物。 - 前記共重合体が、テトラフルオロエチレン単位およびフルオロアルキルビニルエーテル単位のみからなる共重合体、ならびに、テトラフルオロエチレンおよびフルオロアルキルビニルエーテルと共重合可能な単量体に由来する単量体単位が0.1~10質量%であり、テトラフルオロエチレン単位およびフルオロアルキルビニルエーテル単位が合計で90~99.9質量%である共重合体からなる群より選択される少なくとも1種である請求項1に記載のフルオロポリマー組成物。
- 前記導電性炭素化合物が、導電性カーボンブラックおよびカーボンナノチューブからなる群より選択される少なくとも1種である請求項1または2に記載のフルオロポリマー組成物。
- 前記導電性炭素化合物の含有量が、前記フルオロポリマー組成物に対して、0.02~15質量%である請求項1~3のいずれかに記載のフルオロポリマー組成物。
- 請求項1~4のいずれかに記載のフルオロポリマー組成物を成形することにより得られる成形品。
- 請求項1~4のいずれかに記載のフルオロポリマー組成物を射出成形することにより得られる射出成形品。
