Description

配線回路基板およびその製造方法
 本発明は、配線回路基板およびその製造方法に関する。
 従来、ベース絶縁層と、銅からなる導体層と、ニッケルからなる金属薄膜と、カバー絶縁層とを上側に向かって順に備える配線回路基板が知られている(例えば、下記特許文献1参照)。この配線回路基板では、導体層は、端子および複数の信号配線を備える。
 この配線回路基板の製造方法では、まず、種膜(下地)を、ベース絶縁層の表面に形成し、次いで、めっきレジストを、導体層の逆パターンで、種膜の表面に形成し、その後、種膜から給電する電解めっきによって、導体層を形成し、その後、めっきレジストを除去し、さらに、導体層から露出する種膜をソフトエッチングする。その後、無電解めっきにより、金属薄膜を導体層の表面に形成し、その後、カバー絶縁層を、金属薄膜を被覆するように形成する。その際、カバー絶縁層は、端子に対応する金属薄膜が露出するように、フォト加工によって形成される。その後、端子に対応する金属薄膜は、エッチングなどによって除去されて、端子の表面を露出させる。

 近年、配線回路基板の薄型化が要求されており、具体的には、薄い導体層を備える配線回路基板が求められている。
 しかし、特許文献1に記載の配線回路基板では、端子に対応する金属薄膜を除去するときに、端子は、薄いことから、損傷し易い。そのため、端子の接続信頼性が低下するという不具合がある。
 また、近年、高周波を使用する通信機器の需要の高まりに応えるために、信号配線に高周波電流が流れる場合があり、その場合には、上記した金属保護層で表面が被覆された信号配線では、表皮効果(電流が信号配線の表層だけを流れ、内部に入れない現象。)が顕在化してしまう。そのため、信号配線における高周波信号の損失が大きくなるという不具合がある。
 さらに、配線回路基板の製造方法では、種膜をソフトエッチングする際、薄い複数の信号配線の表面が意図せず除去されて、結果的に、複数の信号配線の伝送信頼性に影響を及ぼす程度にまでさらに薄くなると、複数の信号配線の伝送信頼性が低下するという不具合がある。
 本発明は、端子の接続信頼性に優れ、信号配線における電流の損失を抑制することができる配線回路基板と、信号配線および第2信号配線の伝送信頼性、および、端子の接続信頼性に優れ、信号配線および第2信号配線における電流の損失を抑制することのできる配線回路基板の製造方法とを提供する。
 本発明(1)は、絶縁層と、導体層と、金属保護膜とを厚み方向一方側に向かって順に備え、前記導体層は、信号を伝送する信号配線と、前記信号配線と連続する端子とを備え、前記信号配線は、厚み方向一方面と、前記一方面に連続しており、信号の伝送方向および前記厚み方向に対する直交方向において互いに対向配置される第1面および第2面とを有し、前記端子は、厚み方向一方面と、前記一方面と厚み方向他方側に間隔を隔てて対向配置される他方面とを備え、前記端子の前記他方面が、前記絶縁層から前記厚み方向他方側に向かって露出し、前記金属保護膜は、前記信号配線の前記一方面を被覆し、前記第1面および前記第2面の両方を被覆せず、または、前記信号配線の前記一方面と、前記第1面および前記第2面のいずれか一方とを被覆し、前記他方を被覆せず、前記金属保護膜が、前記端子の前記一方面を被覆する、配線回路基板を含む。
 この配線回路基板では、端子の他方面が、絶縁層から厚み方向他方側に向かって露出するので、端子に対応する金属薄膜を除去して、端子の一方面を、絶縁層から一方側に向かつて露出させる必要がなく、端子の損傷を防止することができる。そのため、この配線回路基板では、端子の接続信頼性に優れる。その結果、端子は、端子の他方側に配置される電子素子と、優れた信頼性で電気的に接続することができる。
 また、この配線回路基板では、金属保護膜が、信号配線の第1面および第2面の両方を被覆せず、または、第1面および第2面のいずれか他方を被覆しない。そのため、信号配線における表皮効果を抑制することができる。その結果、信号配線における高周波信号の損失を低減することができる。
 本発明(2)は、前記導体層は、前記信号配線と前記直交方向において隣り合う第2信号配線をさらに備え、前記第2信号配線は、厚み方向一方面と、前記一方面に連続し、前記第1信号配線に面する第3面と、前記一方面に連続し、前記第3面の前記第1信号配線に対する反対側に位置する第4面とを有し、前記金属保護膜は、前記第2信号配線の前記一方面を被覆し、前記第3面および前記第4面の両方を被覆せず、または、前記第2信号配線の前記一方面と、前記第3面および前記第4面のいずれか一方とを被覆し、他方を被覆しない、(1)に記載の配線回路基板を含む。
 導体層が互いに隣り合う信号配線および第2信号配線を備える場合には、信号配線および第2信号配線のそれぞれが発生する磁場によって、信号配線および第2信号配線の電流密度にバラツキ(偏り)を生じ、それに基づいて電気抵抗が増大する近接効果に起因して、信号配線および第2信号配線のそれぞれにおける高周波信号の損失が大きくなる場合がある。
 しかし、この配線回路基板では、金属保護膜が、第2信号配線の第3面および第4面の両方を被覆せず、または、第2信号配線の第3面および第4面のいずれか他方を被覆しない。そのため、信号配線および第2信号配線間における近接効果を抑制することができる。その結果、信号配線および第2信号配線のそれぞれにおける高周波信号の損失を低減することができる。
 本発明(3)は、前記金属保護膜が、前記第1面、前記第2面、前記第3面および前記第4面のいずれをも被覆しない、(2)に記載の配線回路基板を含む。
 また、この配線回路基板では、金属保護膜が、第1面、第2面、第3面および第4面のいずれをも被覆しないので、表皮効果を抑制しながら、近接効果をより一層抑制することができる。
 本発明(4)は、(3)に記載の配線回路基板の製造方法であり、厚み方向を貫通する開口部を有する前記絶縁層を、基材の厚み方向一方面に配置する工程、種膜を、前記絶縁層の厚み方向一方面、前記絶縁層における前記開口部の内周面、および、前記基材において前記開口部から露出する厚み方向一方面に配置する工程、めっきレジストを、前記種膜の厚み方向一方面に、前記導体層の逆パターンで配置する工程、前記種膜に給電する電解めっきにより、前記種膜の前記一方面に前記導体層を配置する工程、前記金属保護膜を、前記導体層の前記一方面に配置する工程、前記めっきレジストを除去する工程、および、前記導体層から露出する前記種膜をソフトエッチングにより除去する工程、前記基材を除去する工程を備える、配線回路基板の製造方法を含む。
 この配線回路基板の製造方法によれば、種膜をソフトエッチングしても、金属保護膜が信号配線および第2信号配線の一方面にすでに配置されているので、金属保護膜がマスクとして作用して、信号配線および第2信号配線が意図せずに薄くなることを抑制することができる。そのため、信号配線および第2信号配線の伝送信頼性の低下を抑制することができる。
 また、この配線回路基板の製造方法によれば、端子の他方面を、絶縁層から厚み方向他方側に向かって露出させるので、端子に対応する金属薄膜を除去して、端子の一方面を、絶縁層から一方側に向かつて露出させる必要がなく、端子の損傷を防止することができる。そのため、得られる配線回路基板では、端子の接続信頼性に優れる。その結果、端子は、端子の他方側に配置される電子素子と、優れた信頼性で電気的に接続することができる。
 また、この配線回路基板の製造方法により得られる配線回路基板では、金属保護膜が、第1面、第2面、第3面および第4面のいずれをも被覆しないため、信号配線および第2信号配線における表皮効果を抑制することができる。その結果、信号配線および第2信号配線における高周波信号の損失を低減することができる。
 本発明の配線回路基板では、端子の接続信頼性に優れ、信号配線における高周波信号の損失を低減することができる。
 本発明の配線回路基板の製造方法は、信号配線および第2信号配線の伝送信頼性の低下を抑制することができ、端子の接続信頼性に優れ、信号配線および第2信号配線における高周波信号の損失を低減することができる。
図1は、本発明の配線回路基板の一実施形態の断面図を示す。 図2A~図2Eは、図1に示す配線回路基板の製造工程図であり、図2Aが、ベース絶縁層を基材に配置する工程、図2Bが、種膜を配置する工程、図2Cが、めっきレジストを配置する工程、図2Dが、導体層を配置する工程、図2Eが、金属保護膜を配置する工程示す。 図3F~図3Iは、図2Eに引き続き、図1に示す配線回路基板の製造工程図であり、図3Fが、めっきレジストを除去する工程、図3Gが、導体層から露出する種膜を除去する工程、図3Hが、カバー絶縁層を配置する工程、図3Iが、基材を除去する工程示す。 図4は、図1に示す配線回路基板の変形例(金属保護膜が第1面および第3面を被覆しない態様)の断面図を示す。 図5は、図1に示す配線回路基板の変形例(金属保護膜が第2面および第4面を被覆しない態様)の断面図を示す。 図6は、図1に示す配線回路基板の変形例(金属保護膜が第1面および第4面を被覆しない態様)の断面図を示す。 図7は、図1に示す配線回路基板の変形例(導体層が第2信号配線を備えない態様)の断面図を示す。 図8は、図1に示す配線回路基板の変形例(導体層が信号配線と電源配線とを備える態様)の断面図を示す。
 本発明の配線回路基板の一実施形態を図1を参照して説明する。
 図1に示すように、この配線回路基板1は、面方向に延びる略板形状を有しており、厚み方向に対向する一方面および他方面を有する。配線回路基板1は、絶縁層の一例としてのベース絶縁層2と、導体層3と、金属保護膜4と、カバー絶縁層18とを、厚み方向一方側に向かって順に備える。
 ベース絶縁層2は、配線回路基板1と同一の外形形状を有しており、具体的には、ベース絶縁層2は、厚み方向に対向する一方面および他方面を有する。ベース絶縁層2の一方面および他方面は、互いに平行する平坦形状を有する。また、ベース絶縁層2は、次に説明する端子9に対応する開口部5を有する。開口部5は、ベース絶縁層2の厚み方向を貫通する貫通孔である。
 ベース絶縁層2の材料としては、例えば、ポリイミド樹脂などの絶縁樹脂が挙げられる。ベース絶縁層2の厚みは、一方面および他方面間の長さであって、例えば、1μm以上、好ましくは、5μm以上であり、また、例えば、30μm以下、好ましくは、20μm以下である。
 導体層3は、ベース絶縁層2の一方面に配置されている。導体層3は、信号配線7と、第2信号配線8と、端子9とを備える。
 信号配線7は、ベース絶縁層2の厚み方向一方側において信号を伝送する電線である。具体的には、信号配線7は、第2信号配線8とともに、差動信号を伝送する差動配線である。信号配線7は、その信号(高周波信号など)を伝送する方向(伝送方向)(紙厚方向、あるいは、紙面奥行き方向に相当する方向)に直交する幅方向(直交方向の一例)に沿う断面視において、略矩形状を有する。具体的には、信号配線7は、厚み方向に対向する一方面10および他方面と、幅方向に対向する第1面11および第2面12とを連続して有する。
 信号配線7の一方面10および他方面は、互いに平行する平坦形状を有する。信号配線7の他方面は、ベース絶縁層2の一方面に接触している。信号配線7の一方面10は、他方面と厚み方向一方側に間隔が隔てられている。
 第1面11および第2面12は、互いに平行する平坦形状を有する。第1面11は、一方面10の幅方向一端縁と、他方面の幅方向一端縁とを連結する。第2面12は、一方面10の幅方向他端縁と、他方面の幅方向他端縁とを連結する。第2面12は、第1面11の第2信号配線8に対する反対側に位置する。
 信号配線7の伝送方向一端は、その態様が図1の断面図では具体的に図示されないが、端子9に連続している。
 第2信号配線8は、信号配線7とともに、差動信号を伝送する第2差動配線である。但し、第2信号配線8は、信号配線7と独立している。第2信号配線8は、信号配線7と幅方向に隣り合う。具体的には、第2信号配線8は、信号配線7と幅方向に間隔を隔てて隣接配置されている。また、第2信号配線8は、信号配線7と同様の断面視形状を有する。
具体的には、第2信号配線8は、厚み方向に対向する一方面13および他方面と、幅方向に対向する第3面14および第4面15とを連続して有する。
 第2信号配線8の一方面13および他方面は、互いに平行する平坦形状を有する。第2信号配線8の他方面は、ベース絶縁層2の一方面に接触している。第2信号配線8の一方面13は、他方面と厚み方向一方側に間隔が隔てられている。
 第2信号配線8の第3面14および第4面15は、互いに平行する平坦形状を有する。第3面14は、一方面13の幅方向他端縁と、他方面の幅方向他端縁とを連結する。また、第3面14は、信号配線7の第1面11に面する。具体的には、第3面14は、第1面11と、間隔を隔てて幅方向に対向している。より具体的には、第3面14は、第1面11と狭い間隔を隔てて近接配置されている。
 第4面15は、第3面14に対して、第1面11の幅方向反対側に配置されている。第4面15は、一方面13の幅方向一端縁と、他方面の幅方向一端縁とを連結する。また、第4面15は、第3面14の信号配線7に対する幅方向反対側に位置する。
 なお、第2信号配線8は、図示しない端子に連続している。
 端子9は、開口部5内に、その一部または全部が充填されている。端子9は、断面視において、厚み方一方側に向かって開放される略ハット形状を有する。端子9は、厚み方向一方面19と、一方面19と厚み方向に間隔を隔てて対向配置される他方面20と、厚み方向一方面19の周端縁および他方面20の周端縁を連結する周側面24とを一体的に有する。
 一方面19は、開口部5に対応して、面方向中央部が厚み方向他方側に凹む形状を有する。
 他方面20の中央部は、開口部5から露出する。具体的には、他方面20の中央部は、ベース絶縁層2から厚み方向他方側に向かって露出する。他方面20の中央部は、ベース絶縁層2の他方面と面一である。
 一方、他方面20の周端部は、開口部5の内周面6に沿い、また、開口部5の周辺におけるベース絶縁層2の一方面を被覆している。
 導体層3の材料は、後述するソフトエッチングにより、浸食され易い金属または合金であって、例えば、銅などの導体が挙げられる。
 信号配線7の幅と、第2信号配線8の幅と、信号配線7および第2信号配線8間の間隔とは、いずれも、例えば、5μm以上、好ましくは、10μm以上であり、また、例えば、100μm以下、好ましくは、50μm以下、より好ましくは、25μm以下である。
端子9の面方向における最大長さは、例えば、10μm以上、好ましくは、100μm以上であり、また、例えば、2,500μm以下、好ましくは、500μm以下である。
 導体層3の厚みは、極めて薄く、具体的には、例えば、10μm以下、好ましくは、5μm以下、より好ましくは、3μm以下であり、また、例えば、0.1μm以上、さらには、0.5μm以上、さらには、1.0μm以上である。
 金属保護膜4は、導体層3の表面を部分的に被覆し、かかる表面を保護する保護膜である。この一実施形態では、信号配線7の一方面10と、第2信号配線8の一方面13と、端子9の一方面19とを被覆している。具体的には、金属保護膜4は、信号配線7の一方面10と、第2信号配線8の一方面13と、端子9の一方面19とに直接配置されている。
 金属保護膜4は、上記した一方面10、13および19に沿う薄膜形状を有する。
 一方、金属保護膜4は、信号配線7の第1面11および第2面12の両方と、信号配線7の第3面14および第4面15の両方と、端子9の周側面24とを被覆せず、つまり、これらの面(側面)に配置されていない。
 また、金属保護膜4は、端子9の他方面20の中央部にも、配置されていない。さらに、金属保護膜4は、導体層3のうち、ベース絶縁層2と接触する面(接触面)にも配置されていない。
 金属保護膜4の材料は、後述するソフトエッチングにより浸食され難い金属または合金であって、例えば、ニッケル、例えば、ニッケル合金などが挙げられ、好ましくは、ニッケルなどが挙げられる。
 金属保護膜4の厚みは、例えば、0.03μm以上、好ましくは、0.1μm以上であり、例えば、2μm以下、好ましくは、0.5μm以下である。
 仮想線で示すカバー絶縁層18は、導体層3および金属保護膜4を被覆するように、ベース絶縁層2の厚み方向一方面に配置されている。具体的には、カバー絶縁層18は、信号配線7の第1面11および第2面12と、第2信号配線8の第3面14および第4面15と、端子9の周側面24とを被覆している。また、カバー絶縁層18は、金属保護膜4の一方面と、周側面とを被覆している。さらに、カバー絶縁層18は、導体層3から露出するベース絶縁層2の厚み方向一方面を被覆している。カバー絶縁層18の材料は、ベース絶縁層2の材料と同様である。カバー絶縁層18の厚みは、例えば、1μm以上、30μm以下である。
 配線回路基板1の厚みは、ベース絶縁層2、導体層3、金属保護膜4およびカバー絶縁層18の総厚みであり、例えば、70μm以下、好ましくは、60μm以下、より好ましくは、50μm以下であり、また、例えば、5μm以上である。
 次に、この配線回路基板1の製造方法を、図2A~図3Hを参照して説明する。
 図2Aに示すように、この方法は、ベース絶縁層2を基材21に厚み方向一方面に配置する。
 基材21は、面方向に延びる略シート形状を有する。基材21は、配線回路基板1の製造途中において、配線回路基板1の各部材を支持しながら、配線回路基板1の製造後には、取り除かれる。そのため、図1および図3Iに示すように、製造後の配線回路基板1には、基材21は含まれない。
 基材21の材料としては、特に限定されず、例えば、ステンレスなどの金属、例えば、樹脂などが挙げられ、好ましくは、機械強度の観点から、金属が挙げられる。基材21の厚みは、例えば、1μm以上、1,000μm以下である。
 次いで、例えば、フォトリソグラフィーによって、基材21の厚み方向一方面において、開口部5を有するベース絶縁層2を形成する。具体的には、感光性の絶縁樹脂のワニスを基材21の一方面に塗布し、その後、露光および現像によって、開口部5を有するベース絶縁層2を形成する。あるいは、予め開口部5が形成されたベース絶縁層2を基材21の厚み方向一方面に配置することもできる。
 図2Bに示すように、この方法では、次いで、種膜22を、ベース絶縁層2の厚み方向一方面、ベース絶縁層2における開口部5の内周面6、および、基材21において開口部5から露出する厚み方向一方面に配置する。
 種膜22を上記した各面に配置する方法としては、例えば、蒸着、スパッタリング、イオンプレーティング、めっきなどの薄膜形成方法が挙げられる。好ましくは、スパッタリングが挙げられる。
 種膜22は、上記した各面に連続して形成される。
 図2Cに示すように、次いで、この方法では、めっきレジスト23を、種膜22の厚み方向一方面に、導体層3の逆パターンで配置する。
 例えば、めっきレジスト23を、フォトリソグラフィーによって、上記したパターンで形成する。具体的には、ドライフィルムレジスト(図示せず)を種膜22の一方面全面に配置し、その後、露光および現像によって、めっきレジスト23を上記したパターンに形成する。
 図2Dに示すように、次いで、この方法では、種膜22に給電する電解めっきにより、種膜22の一方面に導体層3を配置する。
 具体的には、基材21、ベース絶縁層2、種膜22およびめっきレジスト23を、電解めっき液に浸漬し、続いて、種膜22に給電して、種膜22の一方面に導体層3の材料(導体)を析出させる。これにより、導体層3が、めっきレジスト23の逆パターンで形成される。
 図2Eに示すように、次いで、金属保護膜4を、導体層3の一方面に配置する。
 例えば、めっき(電解めっき、無電解めっき)などの薄膜形成方法によって金属保護膜4を形成する。好ましくは、無電解めっきによって、金属保護膜4を、信号配線7の一方面10、第2信号配線8の一方面13、および、端子9の一方面19に形成する。
 これにより、めっきレジスト23から露出する導体層3の一方面に、金属保護膜4が形成される。
 なお、上記の薄膜形成方法では、信号配線7の第1面11および第2面12と、第2信号配線8の第3面14および第4面15と、端子9の周側面24とには、めっきレジスト23のマスク作用によって、金属保護膜4が形成されない。
 また、上記の薄膜形成方法において、めっきレジスト23の一方面における金属保護膜4の形成(仮想線参照)は許容される。
 図3Fに示すように、次いで、めっきレジスト23を除去する。なお、めっきレジスト23の一方面に金属保護膜4が形成されている場合(仮想線参照)には、めっきレジスト23を上記した金属保護膜4とともに除去する。
 これによって、めっきレジスト23に対応する種膜22が、導体層3から露出する。
 図3Gに示すように、次いで、導体層3から露出する種膜22をソフトエッチングにより除去する。
 ソフトエッチングでは、導体層3から露出する種膜22を溶解する条件(エッチング液、時間、温度等)が選択される。
 一方、ベース絶縁層2および導体層3によって厚み方向に挟まれる種膜22は、実質的に溶解しない。
 但し、このソフトエッチングでは、信号配線7の第1面11および第2面12と、第2信号配線8の第3面14および第4面15と、端子9の周側面24とにおけるわずかな浸食(幅方向中央に向かう後退)が許容される。
 また、このソフトエッチングでは、信号配線7の一方面10の浸食(厚み方向他方側に向かう浸食、以下同様)と、第2信号配線8の一方面13の浸食と、端子9の一方面19の浸食とは、金属保護膜4のマスク作用によって、抑制される。
 なお、金属保護膜4は、上記したソフトエッチングにおいて、わずかにエッチング(除去)されることが許容され、具体的には、種膜22よりも少ない量でエッチングされることが許容される。
 図3Hに示すように、カバー絶縁層18を、導体層3および金属保護膜4を被覆するように、ベース絶縁層2の厚み方向一方面に配置する。
 その後、図3Iに示すように、基材21を除去する。
 具体的には、基材21が金属であれば、例えば、剥離剤(剥離液など)を用いて、基材21を除去する。また、基材21が樹脂であれば、基材21をベース絶縁層2の他方面から剥離する。
 これにより、ベース絶縁層2と、種膜22と、導体層3と、金属保護膜4と、カバー絶縁層18とを備える配線回路基板1が製造される。
 なお、この配線回路基板1では、種膜22および導体層3との境界が不明瞭となり、つまり、種膜22が導体層3に含まれる場合があり、その場合には、種膜22の存在が明確に把握されず、図1で説明したように、配線回路基板1は、ベース絶縁層2と、導体層3と、金属保護膜4と、カバー絶縁層18とを備える。
 その後、配線回路基板1は、その厚み方向他方側に配置される電子素子25と電気的に接続される。電子素子25は、端子9の他方面20の中央部と接触する。
 そして、この配線回路基板1では、端子9の他方面20の中央部が、ベース絶縁層2から厚み方向他方側に向かって露出するので、端子9の一方面19を被覆する金属保護膜4を除去して、金属保護膜4の一方面19を、ベース絶縁層2から一方側に向かつて露出させる必要がなく、薄型(例えば、10μm以下)の端子9の損傷を防止することができる。そのため、この配線回路基板1では、端子9の接続信頼性に優れる。その結果、端子9は、端子9の他方側に配置される電子素子25と、優れた信頼性で電気的に接続することができる。
 また、この配線回路基板1では、金属保護膜4が、信号配線7の第1面11および第2面12の両方を被覆しない。そのため、信号配線7における表皮効果を抑制することができる。その結果、信号配線7における高周波信号の損失を低減することができる。
 しかるに、この配線回路基板1は、導体層3が互いに隣り合う信号配線7および第2信号配線8を備えるので、近接効果に起因して、信号配線7および第2信号配線8のそれぞれにおける高周波信号の損失が大きくなる場合がある。
 しかし、この一実施形態の配線回路基板1では、金属保護膜4が、第2信号配線8の第3面14および第4面15の両方を被覆しない。そのため、信号配線7および第2信号配線8間における近接効果を抑制することができる。その結果、信号配線7および第2信号配線8のそれぞれにおける高周波信号の損失を低減することができる。
 また、この配線回路基板1では、金属保護膜4が、第1面11、第2面12、第3面14および第4面15のいずれをも被覆しないので、表皮効果を抑制しながら、近接効果をより一層抑制することができる。
 さらに、この配線回路基板1の製造方法によれば、図3Gに示すように、種膜22をソフトエッチングしても、金属保護膜4が信号配線7の一方面10および第2信号配線8の一方面13にすでに配置されているので、金属保護膜4がマスクとして作用して、信号配線7および第2信号配線8が意図せずに薄くなることを抑制することができる。そのため、信号配線7および第2信号配線8の伝送信頼性の低下を抑制することができる。
 また、この配線回路基板1の製造方法によれば、端子9の他方面20の中央部を、ベース絶縁層2から厚み方向他方側に向かって露出させるので、端子9に対応する金属薄膜4を除去して、端子9の一方面19を、ベース絶縁層2から一方側に向かつて露出させる必要がなく、端子9の損傷を防止することができる。そのため、得られる配線回路基板1では、端子9の接続信頼性に優れる。その結果、端子9は、端子9の他方側に配置される電子素子と、優れた信頼性で電気的に接続することができる。
 また、この配線回路基板1の製造方法により得られる配線回路基板1では、金属保護膜4が、第1面11、第2面12、第3面14および第4面15のいずれをも被覆しないため、信号配線7および第2信号配線8における表皮効果を抑制することができる。その結果、信号配線7および第2信号配線8における高周波信号の損失を低減することができる。
 変形例
 以下の各変形例において、上記した一実施形態と同様の部材および工程については、同一の参照符号を付し、その詳細な説明を省略する。また、各変形例は、特記する以外、一実施形態と同様の作用効果を奏することができる。さらに、一実施形態および変形例を適宜組み合わせることができる。
 なお、図4~図8において、金属保護膜4の導体層3に対する相対配置を明確に示すために、カバー絶縁層18を省略している。
 図4に示すように、金属保護膜4は、幅方向に互いに面する第1面11および第3面14を被覆せず、幅方向両外側の第2面12および第4面15を被覆することができる。
 あるいは、図5に示すように、金属保護膜4は、第2面12および第4面15を被覆せず、第1面11および第3面14を被覆することもできる。
 なお、図1に示す一実施形態、図4および図5に示す変形例のうち、近接作用効果をより低減する観点から、図1に示す一実施形態と、図4に示す変形例とが、好適である。
 さらには、図6に示すように、金属保護膜4は、第1面11および第4面15を被覆せず、第2面12および第3面14を被覆することもできる。あるいは、図示しないが、その逆であってもよい。
 また、図7に示すように、導体層3は、第2信号配線8を備えず、信号配線7から構成されていてもよい。
 さらに、図8に示すように、導体層3は、第2信号配線8に代えて、信号配線7と幅方向に離隔する電源配線26を備えることもできる。
 電源配線26には、比較的大きな電流が伝送方向に沿って流れる。電源配線26は、断面視略矩形状を有し、信号配線7と同様の断面視形状を有する。具体的には、電源配線26は、厚み方向に対向する一方面27および他方面と、幅方向に対向する第5面28および第6面29とを有する。
 電源配線26の一方面27、第5面28および第6面29には、金属保護膜4が被覆されていてもよい。
 また、図7の仮想線で示すように、金属保護膜4は、端子9の周側面24を被覆していてもよい。
 また、一実施形態では、配線回路基板1は、仮想線で示すカバー絶縁層18を備えるが、カバー絶縁層18を備えず、実線のように構成されていてもよい。
 図1に図示しないが、例えば、他方面20の中央部に、金めっき層などのめっき層を配置することもできる。
  なお、上記発明は、本発明の例示の実施形態として提供したが、これは単なる例示に過ぎず、限定的に解釈してはならない。当該技術分野の当業者によって明らかな本発明の変形例は、後記請求の範囲に含まれる。

Claims (4)

  1.  絶縁層と、導体層と、金属保護膜とを厚み方向一方側に向かって順に備え、
     前記導体層は、
      信号を伝送する信号配線と、
      前記信号配線と連続する端子とを備え、
     前記信号配線は、
      厚み方向一方面と、
      前記一方面に連続しており、信号の伝送方向および前記厚み方向に対する直交方向において互いに対向配置される第1面および第2面とを有し、
     前記端子は、
      厚み方向一方面と、
      前記一方面と厚み方向他方側に間隔を隔てて対向配置される他方面とを備え、
     前記端子の前記他方面が、前記絶縁層から前記厚み方向他方側に向かって露出し、
     前記金属保護膜は、
      前記信号配線の前記一方面を被覆し、前記第1面および前記第2面の両方を被覆せず、または、
      前記信号配線の前記一方面と、前記第1面および前記第2面のいずれか一方とを被覆し、前記他方を被覆せず、
     前記金属保護膜が、前記端子の前記一方面を被覆することを特徴とする、配線回路基板。
  2.  前記導体層は、前記信号配線と前記直交方向において隣り合う第2信号配線をさらに備え、
     前記第2信号配線は、
      厚み方向一方面と、
      前記一方面に連続し、前記第1面に面する第3面と、
      前記一方面に連続し、前記第3面の前記第1面に対する反対側に位置する第4面とを有し、
     前記金属保護膜は、
      前記第2信号配線の前記一方面を被覆し、前記第3面および前記第4面の両方を被覆せず、または、
      前記第2信号配線の前記一方面と、前記第3面および前記第4面のいずれか一方とを被覆し、他方を被覆しないことを特徴とする、請求項1に記載の配線回路基板。
  3.  前記金属保護膜が、前記第1面、前記第2面、前記第3面および前記第4面のいずれをも被覆しないことを特徴とする、請求項2に記載の配線回路基板。
  4.  請求項3に記載の配線回路基板の製造方法であり、
     厚み方向を貫通する開口部を有する前記絶縁層を、基材の厚み方向一方面に配置する工程、
     種膜を、前記絶縁層の厚み方向一方面、前記絶縁層における前記開口部の内周面、および、前記基材において前記開口部から露出する厚み方向一方面に配置する工程、
     めっきレジストを、前記種膜の厚み方向一方面に、前記導体層の逆パターンで配置する工程、
     前記種膜に給電する電解めっきにより、前記種膜の前記一方面に前記導体層を配置する工程、
     前記金属保護膜を、前記導体層の前記一方面に配置する工程、
     前記めっきレジストを除去する工程、および、
     前記導体層から露出する前記種膜をソフトエッチングにより除去する工程、
     前記基材を除去する工程を備えることを特徴とする、配線回路基板の製造方法。
