Abstract
Description
待機時に電力を消費せず、高速動作性及び高書き込み耐性を有し、また、メモリサイズを微細化可能であるMRAMは、次世代の論理集積回路として注目されている。
この磁気抵抗効果素子の抵抗面積積RAを低減するには、記録層に接する障壁層や接合層の膜厚を薄くすることが求められるが、障壁層の膜厚を単純に薄くすると、上記(iii)磁気抵抗比(MR比)も低下してしまうため、磁気抵抗効果素子の応用に重要な特性の1つと両立できないという課題があった。
また、記録層を障壁層に隣接した部分(第1の分割記録層)で高い磁気抵抗比となるように、障壁層に隣接していない部分(第2の分割記録層)で高い実効磁気異方性エネルギー密度Kefft*となるように、別々に最適化することが可能な、磁気抵抗効果素子を提供することができる。さらに、かかる最適化の自由度が高い四重界面の磁気抵抗効果素子は、記録層の組成を制御し、たとえば記録層の第1の分割記録層のCo/Fe比を第2の分割記録層のCo/Fe比より大きくすることにより、抵抗面積積RAを小さくしつつ、高い磁気抵抗比と、高い実効磁気異方性エネルギー密度Kefft*を両立させることができる。
なお、図は一例に過ぎず、また、符号を付して説明するが、本発明を何ら限定するものではない。
― 素子の構成 ―
図1Aに、本発明の実施の形態1の基本構成を示す。該磁気抵抗効果素子の基本構成は、第1の参照層(B1)/第1の接合層(11)/第1の分割記録層(2)/第2の接合層(12)/第2の分割記録層(3)/第3の接合層(13)が順に隣接して配置されたものである。第1の分割記録層(2)/第2の接合層(12)/第2の分割記録層(3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の分割記録層(2)は第1の接合層(11)により磁気トンネル接合する。
該磁気抵抗効果素子が磁気メモリセルに接続されるときは、第1の参照層(B1)の第1の接合層(11)とは反対側に設けられる下部電極層、及び、第3の接合層(13)の第3の分割記録層(3)とは反対側に設けられる上部電極層を有する。
第1の参照層(B1)は少なくとも3d強磁性遷移金属元素のいずれかを含む強磁性体であり、Co、Fe、Niの少なくとも1つを含むことがより好ましい。具体的にはCo、Fe、Ni、CoFe、FeNi、CoNi、CoB、FeB、NiB、CoFeB、FePt、TbTeCo、MnAl、MnGa等の元素の組み合わせが例示される。第1の参照層(B1)は、W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んだ合金であってもよい。以上のように組み合わせられた元素のうち、一部の元素の含有量はごく微量であってもよく、材料の特性改善に用いられる添加剤等をさらに含んでいてもよい。
また、第1の参照層(B1)の強磁性体の間に薄い非磁性結合層を挿入してもよい。該非磁性結合層の材料としては、Ta、W、Hf、Zr、Nb、Mo,Ti、Mg、MgO等が例示される。
第1の参照層(B1)は単層からなっていても、積層あるいは多層となっていてもよいし、Pt、Ru、Ir、Rh、W、Ni等との積層や薄層フェリ構造等でもよい。
さらに、第1の参照層(B1)の第1の接合層(11)とは反対側に固定層等が隣接されていてもよい。
第1の参照層(B1)の膜厚は、材料や層の構成によるが、概ね1nm~13nm程度である。
また、第1の接合層(11)は第1の分割記録層(2)との界面において第1の分割記録層(2)に界面磁気異方性を生じるように酸素を含む材料を選択することがより望ましく、この点においてもMgOがさらに望ましい。
第1の接合層(11)の膜厚は、磁気抵抗比を大きくするために0.5nm以上であることが好ましく、0.8nm以上であることがより好ましい。また、小さな抵抗面積積RAとなるように1.2nm以下であることが好ましく、1.1nm以下、さらには1.0nm以下であることがより好ましい。よって、好ましくは0.5~1.2nmの範囲、より好ましくは0.8~1.1nmの範囲に調整される。
第1の分割記録層(2)は、第1の参照層(B1)との間に挟まれた第1の接合層(11)での磁気トンネル接合による磁気抵抗比が大きくなる材料で構成されれば、特に限定されないが、少なくともCo、Fe、Ni等の3d強磁性遷移金属を含むことが望ましく、少なくともCoを含むことがさらに望ましい。具体例として、Co、Fe、Ni、CoFe、FeNi、CoNi、CoB、FeB、NiB、CoFeB、FePt、TbTeCo、MnAl、MnGa等が挙げられ、なかでもCo、CoFe、CoNi、CoB、CoFeBがより望ましい。
また、第1の分割記録層(2)は、第1の接合層(11)との界面、及び、第2の接合層(12)との界面で、膜面垂直方向に界面磁気異方性を有する材料がより望ましく、CoFe、CoFeBがさらに望ましい。
また、第1の分割記録層(2)は、W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んでもよい。なかでも、B、Vは、取り扱いやすさの面からも好ましい。
第1の分割記録層(2)全体のCo/Fe比は、好ましくは0.05以上であり、より好ましくは0.09以上、さらに好ましくは0.18以上0.33以下である。一方、MgOによる界面垂直磁気異方性を得るためには、第1の分割記録層(2)は熱平衡状態で結晶構造がbccとなる組成域であること、好ましくは第1の分割記録層(2)の全体もしくは第1の接合層(11)との界面における結晶構造がbccであることが望ましい。MgO等の第1の接合層(11)の結晶性とマッチングさせるためである。Co-Fe合金において、Co組成が75at.%を超えると結晶構造がfccやhcpとなり、好ましいbcc構造でなくなる。したがって、Co組成は75at.%を上限とすることが望ましい。このときのFe組成は25at.%であるので、Co/Fe比は3(=75/25)以下であることが好ましい。Co/Fe比についての詳細は、図20及び図21を用いて後述する。
ここで、「2つの磁性層が磁気的に結合する」とは、磁性層間に単位面積当たりの磁気結合力Jexが働くこと、すなわち、磁気結合力Jexがゼロより大きいことである。該磁気結合力Jexは、磁化曲線の磁界のシフト量(シフト磁界Hex)と飽和磁化Msと膜の面積Sで、数2の式のとおり表される。
よって、低い抵抗面積積RA及びゼロより大きな磁気結合力Jexを両立する、1.0nm以下であることが好ましく、0.9nm以下であることがより好ましく、0.8nm以下であることがさらに好ましい。
第2の分割記録層(3)は、少なくともCo、Fe、Ni等の3d強磁性遷移金属を含むことが望ましく、少なくともFeを含むことがさらに望ましい。具体例として、Co、Fe、Ni、CoFe、FeNi、CoNi、CoB、FeB、NiB、CoFeB、FePt、TbTeCo、MnAl、MnGa等が挙げられ、なかでもFe、CoFe、FeB、CoFeB、FePtがより望ましい。
また、第2の分割記録層(3)は、第2の接合層(12)との界面、及び、第3の接合層(13)との界面で、膜面垂直方向に界面磁気異方性を有する材料がより望ましく、Fe、CoFe、FeB、CoFeBがさらに望ましい。
上記に加え、第2の分割記録層(3)は、W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んでもよい。なかでも、B、Vは、取り扱いやすさの面からも好ましい。
第2の分割記録層(3)全体のCo/Fe比は、好ましくは0.11以下であり、より好ましくは0.07以下である。詳細は図26及び図27を用いて後述するが、実効磁気異方性エネルギー密度Kefft2を高めることにより、素子全体の実効磁気異方性エネルギー密度Kefft*を高めることができるからである。
ここで、「第1の分割記録層(2)、第1の接合層(11)及び第1の参照層(B1)の磁気トンネル接合」は本発明の構成であり(図1B(a)参照)、「第2の分割記録層(3)、第1の接合層(11)及び第1の参照層(B1)が磁気トンネル接合した場合」は仮に本発明に係る磁気抵抗効果素子の第1の分割記録層(2)が第2の分割記録層(3)に置き換えられた場合の構成であり、その他の層の構成は同じである(図1B(b)参照)。
一方、図1B(b)に示すように、MRbは、仮に図1B(a)中の第1の分割記録層(2)を第2の分割記録層(3)に置き換えた場合の、第1の接合層(11)における磁気抵抗比である。RPbは第1の参照層(B1)と第2の分割記録層(3)の磁化方向が平行の場合の抵抗を、RAPbは第1の参照層(B1)と第2の分割記録層(3)の磁化方向が反平行の場合の抵抗を示し、MRb=(RAPb-RPb)/RPbで表される。
ここで、「第2の接合層(12)及び第3の接合層(13)に隣接して挟まれた第2の分割記録層(3)」は本発明の構成であり(図1C(a)参照)、「第2の接合層(12)及び第3の接合層(13)に第1の分割記録層(2)が隣接して挟まれた場合」は仮に本発明に係る磁気抵抗効果素子の第2の分割記録層(3)が第1の分割記録層(2)に置き換えられた場合の構成であり、その他の層の構成は同じである(図1C(b)参照)。
一方、図1C(b)に示すように、Kefftbは、仮に図1C(a)中の第2の分割記録層(3)を第1の分割記録層(2)に置き換えた場合の、第1の分割記録層(2)における実効磁気異方性エネルギー密度である。
いわゆる四重界面を備える磁気抵抗効果素子の磁気抵抗比を大きくする点につき、磁気抵抗効果素子全体の磁気抵抗比であるMRを、第1の接合層(11)における磁気抵抗比MR1と、第2の接合層(12)における磁気抵抗比MR2に分解して検討を行った。
素子全体の磁気抵抗比MRは、以下の数3の式で表される。
数3の式で導かれるように、素子全体の磁気抵抗比であるMRに、第2の接合層(12)における磁気抵抗比であるMR2の項は含まれない。すなわち、第2の接合層(12)は素子全体のMRに寄与しない。この理由は、MR2=(RAP2-RP2)/RP2で表されるが、第1の分割記録層(2)と第2の分割記録層(3)の磁化方向が常に平行であることを前提としているため、抵抗にRAP2の項が現れないからである。
かかる前提を実現するために重要なポイントの一つは、第1の分割記録層(2)と第2の分割記録層(3)の磁化が強磁性的に(磁気的に)結合することである。詳細は図24B及び図25を用いて後述する。
つまり、磁気抵抗比MR1を最大化するように第1の分割記録層(2)の材料を検討し、かつ、第2の接合層(12)における抵抗面積積RP2Aをできるだけ小さくするように第2の接合層(12)の膜厚を小さくすれば、素子全体の磁気抵抗比MRを大きくすることが可能であることが推察された。
いわゆる四重界面を備える磁気抵抗効果素子の実効磁気異方性エネルギー密度Kefft*を大きくする点につき、磁気抵抗効果素子全体の実効磁気異方性エネルギー密度Kefft*を、第1の分割記録層(2)における実効磁気異方性エネルギー密度Kefft1と、第2の分割記録層(3)における実効磁気異方性エネルギー密度Kefft2に分解して検討を行った。
素子全体の実効磁気異方性エネルギー密度Kefft*は、以下の数4の式で表される。
つまり、本発明の四重界面を備える磁気抵抗効果素子は記録層中の磁性層が少なくとも2つの部分に分かれているため、各パラメータの最適化を分かれた磁性層等に対し別々に検討すればよいので、高い自由度で素子の最適化を検討することも可能となる。
いわゆる四重界面を備える磁気抵抗効果素子は、界面の数が増加することに伴い抵抗面積積RAも上昇することが知られている。そこで、抵抗面積積RAの、接合層膜厚依存性について評価を行った。
第1の接合層(11)としてMgO(1.0nm)、第3の接合層(13)としてMgO(0.8nm)、第2の接合層(12)としてMgO(1.0nm~1.3nm)を配置した評価系を用い、抵抗面積積RAを測定した。
つまり、小さな抵抗面積積RAとなるようにするには、第2の接合層(12)の膜厚は1.2nm以下であることが好ましく、1.1nm以下、さらには1.0nm以下であることがより好ましいことが分かった。なお、第2の接合層(12)の膜厚を1.2nm以下等に小さく設定することは、低い抵抗面積積RAに資するのみならず、上述したように高い磁気抵抗比を得ることにも資する。
なお、本抵抗面積積RAの、接合層膜厚依存性評価の結果は、抵抗面積積RAが3つの接合層の抵抗の和であることから、次のように説明できる。
第3の接合層(13)は0.8nmと薄いので無視でき、第1の接合層(11)は1.0nmと比較的厚いため5Ωμm2程度で抵抗面積積RAに寄与する。一方で、抵抗面積積RAは第2の接合層(12)の膜厚に依存するが、第2の接合層(12)の材料であるMgOは絶縁体であるため、抵抗面積積RAは指数関数的に増大する。
したがって、図18に示されるように、第2の接合層(12)の膜厚を薄くすると抵抗面積積RAは、RA=5Ωμm2に対し漸近的に変化する。
上記磁気抵抗比及び実効磁気異方性エネルギー密度Kefft*の解析において、第1の分割記録層(2)は高い磁気抵抗比を実現できる材料、第2の分割記録層(3)は高い実効磁気異方性エネルギー密度Kefft*を実現できる材料を検討すればよいことが分かった。
そこで、どのような元素を含む材料が、磁気抵抗比と及び実効磁気異方性エネルギー密度Kefft*のパラメータに影響を与えるのかの検証を行った。
得られた磁気抵抗比及び実効磁気異方性エネルギー密度Kefft*の関係を、表2及び図19に示す。
また、第1の分割記録層(2)をCoFeB、第2の分割記録層(3)をFeBとした試料No.2-3は、高い磁気抵抗比及び高い実効磁気異方性エネルギー密度Kefft*を備えることが分かった。一方、第1の分割記録層(2)をFeB、第2の分割記録層(3)をCoFeBとした試料No.2-4は、磁気抵抗比も実効磁気異方性エネルギー密度Kefft*も小さいことが分かった。
磁気抵抗比について検討したように、素子全体の磁気抵抗比を向上させるためには、第1の分割記録層(2)が高い磁気抵抗比を有する材料で構成されることが望ましい。さらに表2及び図19の検討で、第1の分割記録層(2)のCo/Fe比を大きくすると磁気抵抗比も増大することが分かった。そこで、第1の分割記録層(2)のCo/Fe比に対する磁気抵抗比の評価を行った。
評価用の素子の構成を図20に示す。第1の分割記録層(2)のCo/Fe比は、1以上の異なる層を重ねることにより調整した。第1の分割記録層(2)内に配置した磁性層の合計の膜厚tに対し、各層におけるFe、Co、Bの含有量に膜厚を乗じて合計し、第1の分割記録層(2)全体のFe、Co、Bの含有量とした。
第1の分割記録層(2)のCo/Fe比と、磁気抵抗比の関係を、表3及び図21に示す。
一方、MgOによる界面垂直磁気異方性を得るためには、第1の分割記録層(2)の結晶構造がbccであることが望ましい。MgO等の第1の接合層(11)の結晶性とマッチングさせるためである。Co-Fe合金において、Co組成が75at.%を超えると結晶構造がfccとなり、好ましいbcc構造でなくなる。したがって、Co組成は75at.%を上限とすることが望ましい。このときのFe組成は25at.%であるので、Co/Fe比は3(=75/25)以下であることが好ましい。
上述のとおり、第1の分割記録層(2)は磁気抵抗比を高めた材料で構成することが望ましい。また、第2の分割記録層(3)は実効磁気異方性エネルギー密度Kefft2を高めた材料で構成することが望ましい。そこで、Co、Fe以外で層構成の例として含有する、Bの濃度と磁気抵抗比との相関の評価を行った。
評価用の素子構成を図22に示す。
2つのMgOに挟まれた磁性層のB濃度と、磁気抵抗比の関係を、表4及び図23に示す。
よって、第1の分割記録層(2)にはB濃度が低い材料を用い、本評価系において具体的には、磁気抵抗比が60%を超える範囲となる、B濃度が20at.%以上35at.%以下であることが望ましく、20at.%以上30at.%以下であることがより望ましく、21.9at.%以上30at.%以下であることがさらに望ましい。
よって、高い実効磁気異方性エネルギー密度Kefftであることが望ましい第2の分割記録層(3)には、第1の分割記録層(2)よりB濃度が高い材料を用いることがより望ましい。
第2の接合層(12)の膜厚は、抵抗面積積RAを小さくする観点からは、図18に示したように1.2nm以下が好ましく、1.1nm以下がより好ましく、1.0nm以下であることがさらに好ましい。一方、磁気結合力Jexをゼロより大きく、好ましくは0.05mJ/m2以上に設定するため、第2の接合層(12)の膜厚と磁気結合力Jexの関係を評価した。
膜面垂直方向に磁界を掃引する磁化曲線から第2の分割記録層(3)の磁化反転の磁界ゼロからのシフト磁界Hexを算出し、数2を用いて磁気結合力Jexを求めた。第2の接合層(12)の膜厚と磁気結合力Jexの関係を示したのが、表5及び図25である。図25には対応する素子全体の抵抗面積積RA及びそれぞれのフィッティングカーブも併せて表示した。表5は、第2の接合層(12)をMgOとし膜厚を変えた場合の磁気結合力Jexを示したものである。
上述のように、第2の分割記録層(3)は高い実効磁気異方性エネルギー密度Kefft2を有することが望ましい。さらに図19で検討したように、第2の分割記録層(3)のCo/Fe比を小さくすると実効磁気異方性エネルギー密度Kefft*が高められることが分かった。また、素子全体の実効磁気異方性エネルギー密度Kefft*は、記録層を構成する各磁性層の実効磁気異方性エネルギー密度Kefftの和である(数4等参照)。そこで、第2の分割記録層(3)のCo/Fe比に対する実効磁気異方性エネルギー密度Kefft2の評価を行った。
評価用の素子の構成を図26に示す。第2の分割記録層(3)のCo/Fe比は、1以上の異なる層を重ねることにより調整した。第2の分割記録層(3)内に配置した磁性層の合計の膜厚tに対し、各層におけるFe、Co、Bの含有量に膜厚を乗じて合計し、第2の分割記録層(3)全体のFe、Co、Bの含有量とした。
第2の分割記録層(3)のCo/Fe比と、実効磁気異方性エネルギー密度Kefft2の関係を、表7及び図27に示す。
第2の分割記録層(3)全体のCo/Fe比は、好ましくは0.11以下であり、より好ましくは0.07以下であれば、実効磁気異方性エネルギー密度Kefft*を増大させることができる。
実施の形態1において、第1の接合層(11)における磁気抵抗比MR1を向上させて、素子全体の磁気抵抗比を増大させるには、上述したように各層の組成や膜厚を調整することの他、第1の接合層(11)、第2の接合層(12)及び第3の接合層(13)それぞれの蒸着後、次の層の蒸着前に加熱冷却処理を制御するステップを含む成膜方法で成膜することが望ましい。具体的には、第2の接合層(12)及び第3の接合層(13)それぞれの蒸着後、次の層の蒸着前には加熱処理を行わないことが好ましい。さらに、第2の接合層(12)及び第3の接合層(13)それぞれの蒸着後、次の層の蒸着前には加熱処理を行わない上で、第1の接合層(11)の蒸着後、次の層の蒸着前に加熱処理と冷却処理を行うことがより好ましい。
加熱処理の温度は、150℃~400℃の範囲が望ましく、200℃~300℃の範囲がより望ましい。また、加熱処理の時間は100秒~400秒の範囲が望ましく、250秒~350秒の範囲がより望ましい。
加熱処理後の冷却処理方法に制限はないが、300秒以上自然放冷することが例示される。
まず、層を蒸着後に加熱処理を行うと、結晶構造が変化する等の理由で、磁気抵抗比が増大することが知られている。しかしながら、加熱処理は、磁気抵抗比を増大させるのみならず、抵抗面積積RAも増大させる。
ここで、上述した素子全体の磁気抵抗比MRと抵抗面積積RAの検討結果から、素子全体の磁気抵抗比MRを大きくするには、第1の接合層(11)の磁気抵抗比MR1を最大化し、かつ、第2の接合層(12)における抵抗面積積RP2A、及び、第3の接合層(13)における抵抗面積積RP3Aをできるだけ小さくすればよい。すなわち、第2の接合層(12)及び第3の接合層(13)それぞれの蒸着後には加熱処理を行わずに抵抗面積積RAを下げるようにすることが望ましい。さらに、第1の接合層(11)の蒸着後には続けて加熱処理を行い、磁気抵抗比を上げるようにすることがより望ましい。
実施の形態1に加熱冷却処理を制御するステップを含む成膜方法を適用する場合の他の一例は、蒸着された第3の接合層(13)上に第2の分割記録層(3)を蒸着し、続けて第2の分割記録層(3)上に第2の接合層(12)を蒸着し、続けて第2の接合層(12)上に第1の分割記録層(2)を蒸着し、続けて第1の分割記録層(2)上に第1の接合層(11)を蒸着し、次の層の蒸着前に第1の接合層(11)が最上部となる膜を加熱処理し、加熱処理した該膜を冷却処理し、冷却処理後に第1の参照層(B1)を蒸着するステップを含み、第2の接合層(12)は、第1の分割記録層(2)を蒸着するステップの前に加熱冷却処理されず、第3の接合層(13)は、第2の分割記録層(3)を蒸着するステップの前に加熱冷却処理されない。
― 素子の構成 ―
図2に、本発明の実施の形態2の基本構成を示す。該磁気抵抗効果素子の基本構成は、第1の参照層(B1)/第1の接合層(11)/第1の分割記録層(2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)/第3の接合層(13)が順に隣接して配置されたものである。第1の分割記録層(2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の分割記録層(2)は第1の接合層(11)により磁気トンネル接合する。また、第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は、第2の分割記録層(3)を構成する。
該磁気抵抗効果素子が磁気メモリセルに接続されるときは、第1の参照層(B1)の第1の接合層(11)とは反対側に設けられる下部電極層、及び、第3の接合層(13)の第3の分割記録層(3)とは反対側に設けられる上部電極層を有する。
実施の形態2は、以下の特徴を有する他、実施の形態1と同様である。
第3の磁性層(3a1)及び第4の磁性層(3a3)は、少なくともCo、Fe、Ni等の3d強磁性遷移金属を含むことが望ましく、少なくともFeを含むことがさらに望ましい。具体例として、Co、Fe、Ni、CoFe、FeNi、CoNi、CoB、FeB、NiB、CoFeB、FePt、TbTeCo、MnAl、MnGa等が挙げられ、なかでもFe、CoFe、FeB、CoFeB、FePtがより望ましい。
また、第3の磁性層(3a1)は第2の接合層(12)との界面、第4の磁性層(3a3)は第3の接合層(13)との界面で、膜面垂直方向に界面磁気異方性を有する材料がより望ましく、Fe、CoFe、FeB、CoFeBがさらに望ましい。
また、第3の磁性層(3a1)及び第4の磁性層(3a3)は、W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んでもよい。なかでも、B、Vは、取り扱いやすさの面からも好ましい。
磁性結合層(3a2)は、少なくともCo、Fe、Ni等の3d強磁性遷移金属を含むことが望ましく、少なくともFeを含むことがさらに望ましい。具体例として、Co、Fe、Ni、CoFe、FeNi、CoNi、CoB、FeB、NiB、CoFeB、FePt、TbTeCo、MnAl、MnGa等が挙げられ、なかでもFe、CoFe、FeB、CoFeB、FePtがより望ましい。
また、磁性結合層(3a2)は、W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んでもよい。なかでも、B、Vは、取り扱いやすさの面からも好ましい。
第3の磁性層(3a1)、磁性結合層(3a2)及び第4の磁性層(3a3)を合わせたCo/Fe比は、好ましくは0.11以下であり、より好ましくは0.07以下である。実効磁気異方性エネルギー密度Kefft*を高めるためである。
なお、第2の非磁性結合層(3b1)及び第3の非磁性結合層(3b2)のいずれかの膜厚が0.2nm未満となった場合、スパッタ時間を調整して原子サイズ程度あるいはそれより薄い膜厚の層を作製することになるため、層が連続しているものも、層が連続していないものも含まれる。この点、格子に磁性層のB等を吸収する間隙があれば、垂直磁気異方性に対して寄与することが可能なため、層が連続していても連続していなくてもよい。
実施の形態1で説明したように、第2の分割記録層(3)は、実効磁気異方性エネルギー密度Kefft2を大きくする層構成を有することを期待されている。
そこで、磁性層に磁性結合層を挿入した場合、実効磁気異方性エネルギー密度Kefft*及び磁気抵抗比にどのように寄与するかの評価を行った。
評価用の素子の構成を図28に示す。
磁性結合層の膜厚と実効磁気異方性エネルギー密度Kefft*の関係を、表7及び図29に示す。また、磁性結合層の膜厚と磁気抵抗比の関係を、表8及び図30に示す。
― 素子の構成 ―
図3に、本発明の実施の形態3の基本構成を示す。該磁気抵抗効果素子の基本構成は、第1の参照層(B1)/第1の接合層(11)/第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第2の分割記録層(3)/第3の接合層(13)が順に隣接して配置されたものである。第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第2の分割記録層(3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の磁性層(2a1)は第1の接合層(11)により磁気トンネル接合する。また、第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)は、第1の分割記録層(2)を構成する。
該磁気抵抗効果素子が磁気メモリセルに接続されるときは、第1の参照層(B1)の第1の接合層(11)とは反対側に設けられる下部電極層、及び、第3の接合層(13)の第3の分割記録層(3)とは反対側に設けられる上部電極層を有する。
実施の形態3は、以下の特徴を有する他、実施の形態1と同様である。
第1の磁性層(2a1)は、第1の参照層(B1)との間に挟まれた第1の接合層(11)での磁気トンネル接合による磁気抵抗比が大きくなる材料で構成されれば、特に限定されないが、少なくともCo、Fe、Ni等の3d強磁性遷移金属を含むことが望ましく、少なくともCoを含むことがさらに望ましい。具体例として、Co、Fe、Ni、CoFe、FeNi、CoNi、CoB、FeB、NiB、CoFeB、FePt、TbTeCo、MnAl、MnGa等が挙げられ、なかでもCo、CoFe、CoNi、CoB、CoFeBがより望ましい。
また、第1の磁性層(2a1)は第1の接合層(11)との界面、第2の磁性層(2a2)は第2の接合層(12)との界面で、膜面垂直方向に界面磁気異方性を有する材料がより望ましく、CoFe、CoFeBがさらに望ましい。
また、第1の磁性層(2a1)及び第2の磁性層(2a2)は、W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んでもよい。なかでも、B、Vは、取り扱いやすさの面からも好ましい。
第1の磁性層(2a1)及び第2の磁性層(2a2)を合わせたCo/Fe比は、好ましくは0.05以上であり、より好ましくは0.09以上、さらに好ましくは0.18以上0.33以下である。一方、第1の磁性層(2a1)は、MgO等の第1の接合層(11)の結晶性とマッチングさせるため、第1の磁性層(2a1)がCoFeBの場合はCoがFeに対し75:25より大きくならないこと、すなわち、Co/Fe比が3以下であることが好ましい。
なお、第1の非磁性結合層(2b1)の膜厚が0.2nm未満となった場合、スパッタ時間を調整して原子サイズ程度あるいはそれより薄い膜厚の層を作製することになるため、層が連続しているものも、層が連続していないものも含まれる。この点、格子に磁性層のB等を吸収する間隙があれば、垂直磁気異方性に対して寄与することが可能なため、層が連続していても連続していなくてもよい。
実施の形態1で説明したように、第1の分割記録層(2)は、磁気抵抗比を大きくする層構成を有することを期待されている。
そこで、磁性層に非磁性結合層を挿入した場合、磁気抵抗比及び抵抗面積積RAにどのように寄与するかの評価を行った。
評価用の素子構成を図31に示す。
非磁性結合層の膜厚と磁気抵抗比及び抵抗面積積RAの関係を、表9及び図32に示す。
図4に、本発明の実施の形態4の基本構成を示す。該磁気抵抗効果素子の基本構成は、第1の参照層(B1)/第1の接合層(11)/第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)/第3の接合層(13)が順に隣接して配置されたものである。第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の磁性層(2a1)は第1の接合層(11)により磁気トンネル接合する。また、第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)は第1の分割記録層(2)を構成し、第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は第2の分割記録層(3)を構成する。
該磁気抵抗効果素子が磁気メモリセルに接続されるときは、第1の参照層(B1)の第1の接合層(11)とは反対側に設けられる下部電極層、及び、第3の接合層(13)の第3の分割記録層(3)とは反対側に設けられる上部電極層を有する。実施の形態4の詳細は、実施の形態2及び3と同様である。
図5に、本発明の実施の形態5の基本構成を示す。該磁気抵抗効果素子の基本構成は、下部電極(E1)/第1の参照層(B1)/第1の接合層(11)/第1の分割記録層(2)/第2の接合層(12)/第2の分割記録層(3)/第3の接合層(13)/上部電極(E2)が順に隣接して配置されたものである。第1の分割記録層(2)/第2の接合層(12)/第2の分割記録層(3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の分割記録層(2)は第1の接合層(11)により磁気トンネル接合する。
実施の形態5は、以下の特徴を有する他、実施の形態1と同様である。
下部電極(E1)の積層構造はTa(5nm)/Ru(5nm)/Ta(10nm)/Pt(5nm)、Ta(5nm)/TaN(20nm)等が例示される。
上部電極(E2)の積層構造は、Ta(50nm)、Ta(5nm)/Ru(50nm)、Ru(1~50nm)、Pt(1~50nm)、CoFeB(0.2~1.5nm)/Ru(5)/Ta(50nm)等が例示される。
図6に、本発明の実施の形態6の基本構成を示す。該磁気抵抗効果素子の基本構成は、下部電極(E1)/第1の参照層(B1)/第1の接合層(11)/第1の分割記録層(2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)/第3の接合層(13)/上部電極(E2)が順に隣接して配置されたものである。第1の分割記録層(2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の分割記録層(2)は第1の接合層(11)により磁気トンネル接合する。また、第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は、第2の分割記録層(3)を構成する。
実施の形態6の詳細は、実施の形態2及び5と同様である。
図7に、本発明の実施の形態7の基本構成を示す。該磁気抵抗効果素子の基本構成は、下部電極(E1)/第1の参照層(B1)/第1の接合層(11)/第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第2の分割記録層(3)/第3の接合層(13)/上部電極(E2)が順に隣接して配置されたものである。第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第2の分割記録層(3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の磁性層(2a1)は第1の接合層(11)により磁気トンネル接合する。また、第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)は、第1の分割記録層(2)を構成する。
実施の形態7の詳細は、実施の形態3及び5と同様である。
図8に、本発明の実施の形態8の基本構成を示す。該磁気抵抗効果素子の基本構成は、下部電極(E1)/第1の参照層(B1)/第1の接合層(11)/第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)/第3の接合層(13)/上部電極(E2)が順に隣接して配置されたものである。第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の磁性層(2a1)は第1の接合層(11)により磁気トンネル接合する。また、第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)は第1の分割記録層(2)を構成し、第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は第2の分割記録層(3)を構成する。
実施の形態8の詳細は、実施の形態4及び5と同様である。
本発明の実施の形態3等における、第1の分割記録層(2)の変形例1について説明する。
実施の形態3(図3)において、第2の磁性層(2a2)は第1の分割記録層(2)の一部を構成し、第1の磁性層(2a1)とともにトンネル障壁層となる第1の接合層(11)での磁気トンネル接合による磁気抵抗比が大きくなる材料で構成されるように、少なくともCo、Fe、Ni等の3d強磁性遷移金属を含むことが望ましく、少なくともCoを含むことがさらに望ましいとした。すなわち、Co/Fe比を高めること等が望まれた。
しかしながら、図33及び図34を用いて後述するように、第1の分割記録層(2)をさらに分割した第1の磁性層(2a1)及び第2の磁性層(2a2)においては、第1の接合層(11)での磁気トンネル接合による磁気抵抗比の増大に関し、第1の磁性層(2a1)に比べて第2の磁性層(2a2)の寄与は相対的には小さいことが分かった。
第1の分割記録層(2)の第1の磁性層(2a1)をCoFeB25(1.4nm)とし、第2の磁性層(2a2)の材料及び膜厚をFeB(0.9nm)又はCoFeB(1.0nm)とし、実効磁気異方性エネルギー密度Kefft*の、第2の接合層(12)の膜厚依存性を評価した。抵抗面積積RAは5Ωμm2であった。
試料の構成及び評価結果を、表10及び図34に示す。
図9に、本発明の実施の形態9の基本構成を示す。該磁気抵抗効果素子の基本構成は、第1の参照層(B1)/第1の接合層(11)/第1の分割記録層(2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)/第3の接合層(13)/第2の参照層(B2)が順に隣接して配置されたものである。第1の分割記録層(2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の分割記録層(2)は第1の接合層(11)により磁気トンネル接合し、第4の磁性層(3a3)及び第2の参照層(B2)は第3の接合層(13)によりトンネル接合する。また、第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は、第2の分割記録層(3)を構成する。
該磁気抵抗効果素子が磁気メモリセルに接続されるときは、第1の参照層(B1)の第1の接合層(11)とは反対側に設けられる下部電極層、及び、第2の参照層(B2)の第3の接合層(13)とは反対側に設けられる上部電極層を有する。
実施の形態9は、以下の特徴を有する他、実施の形態2と同様である。
第2の参照層(B2)は少なくともCo、Fe、Niのいずれかを含む強磁性体であり、3d強磁性遷移金属元素を少なくとも1つを含むことがより好ましく、具体的にはCo、Fe、Ni、CoFe、FeNi、CoNi、CoB、FeB、NiB、CoFeB、FePt、TbTeCo、MnAl、MnGa等が挙げられる。W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んでもよい。
また、第2の参照層(B2)の強磁性体の間に薄い非磁性結合層を挿入してもよい。該非磁性結合層の材料としては、Ta、W、Hf、Zr、Nb、Mo,Ti、Mg、MgO等が例示される。
第1の参照層(B2)は単層からなっていても、積層あるいは多層となっていてもよいし、Pt、Ru、Ir、Rh、W、Ni等との積層や薄層フェリ構造等でもよい。
さらに、第2の参照層(B2)の第3の接合層(31)とは反対側に固定層等が隣接されていてもよい。
また、第3の接合層(13)は第4の磁性層(3a3)との界面において第4の磁性層(3a3)に界面磁気異方性を生じるように酸素を含む材料を選択することがより望ましく、この点においてもMgOがさらに望ましい。
第3の接合層(13)の膜厚は、磁気抵抗比を大きくするために0.5nm以上であることが好ましく、0.8nm以上であることがより好ましい。
第3の磁性層(3a1)は、少なくともCo、Fe、Ni等の3d強磁性遷移金属を含むことが望ましく、少なくともFeを含むことがさらに望ましい。具体例として、Co、Fe、Ni、CoFe、FeNi、CoNi、CoB、FeB、NiB、CoFeB、FePt、TbTeCo、MnAl、MnGa等が挙げられ、なかでもFe、CoFe、FeB、CoFeB、FePtがより望ましい。
また、第3の磁性層(3a1)は第2の接合層(12)との界面で、膜面垂直方向に界面磁気異方性を有する材料がより望ましく、Fe、CoFe、FeB、CoFeBがさらに望ましい。
また、第3の磁性層(3a1)は、W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んでもよい。なかでも、B、Vは、取り扱いやすさの面からも好ましい。
第4の磁性層(3a3)は、第2の参照層(B2)との間に挟まれた第3の接合層(13)での磁気トンネル接合による磁気抵抗比が大きくなる材料で構成されれば、特に限定されないが、少なくともCo、Fe、Ni等の3d強磁性遷移金属を含むことが望ましく、少なくともCoを含むことがさらに望ましい。具体例として、Co、Fe、Ni、CoFe、FeNi、CoNi、CoB、FeB、NiB、CoFeB、FePt、TbTeCo、MnAl、MnGa等が挙げられ、なかでもCo、CoFe、CoNi、CoB、CoFeBがより望ましい。
また、第4の磁性層(3a3)は第3の接合層(13)との界面で、磁気抵抗比を増大させる材料がより望ましく、Co、CoFe、CoNi、CoB、CoFeBがさらに望ましい。
また、第4の磁性層(3a3)は、W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んでもよい。なかでも、B、Vは、取り扱いやすさの面からも好ましい。
第3の磁性層(3a1)のCo/Fe比は、好ましくは0.11以下であり、より好ましくは0.07以下である。実効磁気異方性エネルギー密度Kefft*を高めるためである。
第4の磁性層(3a3)のCo/Fe比は、磁気抵抗比を増大させるため好ましくは0.05以上であり、より好ましくは0.09以上である。一方、第4の磁性層(3a3)は、結晶構造がbccであるMgO等の第3の接合層(13)の結晶性とマッチングさせるため、第4の磁性層(3a3)がCoFeBの場合はCoがFeに対し75:25より大きくならないこと、すなわち、Co/Fe比が3以下であることが好ましい。
図10に、本発明の実施の形態10の基本構成を示す。該磁気抵抗効果素子の基本構成は、第1の参照層(B1)/第1の接合層(11)/第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)/第3の接合層(13)/第2の参照層(B2)が順に隣接して配置されたものである。第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)/第2の接合層(12)/第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は第1の記録層(A1)を構成し、第1の参照層(B1)及び第1の磁性層(2a1)は第1の接合層(11)により磁気トンネル接合し、第4の磁性層(3a3)及び第2の参照層(B2)は第3の接合層(13)によりトンネル接合する。また、第1の磁性層(2a1)/第1の非磁性結合層(2b1)/第2の磁性層(2a2)は第1の分割記録層(2)を構成し、第3の磁性層(3a1)/第2の非磁性結合層(3b1)/磁性結合層(3a2)/第3の非磁性結合層(3b2)/第4の磁性層(3a3)は第2の分割記録層(3)を構成する。
該磁気抵抗効果素子が磁気メモリセルに接続されるときは、第1の参照層(B1)の第1の接合層(11)とは反対側に設けられる下部電極層、及び、第2の参照層(B2)の第3の接合層(13)とは反対側に設けられる上部電極層を有する。
実施の形態10は、以下の特徴を有する他、実施の形態9と同様である。

また、第2の磁性層(2a2)は第2の接合層(12)との界面で、膜面垂直方向に界面磁気異方性を有する材料がより望ましく、Fe、CoFe、FeB、CoFeBがさらに望ましい。
また、第2の磁性層(2a2)は、W、Ta、Hf、Zr、Nb、Mo、Ti、V、Cr、Si、Al、B、Pd、Pt等の非磁性元素をさらに含んでもよい。なかでも、B、Vは、取り扱いやすさの面からも好ましい。
第2の磁性層(2a2)のCo/Fe比は、好ましくは0.11以下であり、より好ましくは0.07以下である。実効磁気異方性エネルギー密度Kefft*を高めるためである。
第1の磁性層(2a1)のCo/Fe比は、好ましくは0.05以上であり、より好ましくは0.09以上である。一方、第1の磁性層(2a1)は、結晶構造がbccであるMgO等の第1の接合層(11)の結晶性とマッチングさせるため、第1の磁性層(2a1)がCoFeBの場合はCoがFeに対し75:25より大きくならないこと、すなわち、Co/Fe比が3以下であることが好ましい。
図10に示された実施の形態10の素子は、上述のとおり、第1の磁性層(2a1)及び第4の磁性層(3a3)のCo/Fe比を、第2の磁性層(2a2)及び第3の磁性層(3a1)のCo/Fe比より大きくして構成したものである。
図35を用いて、実施の形態10の構成における磁気抵抗比を説明する。MR1は第1の接合層(11)における磁気抵抗比、MR2は第2の接合層(12)における磁気抵抗比、MR3は第3の接合層(13)における磁気抵抗比を示す。第1の接合層(11)において、RP1は第1の参照層(B1)と第1の分割記録層(2)の磁化方向が平行の場合の抵抗を、RAP1は第1の参照層(B1)と第1の分割記録層(2)の磁化方向が反平行の場合の抵抗を示す。また、第2の接合層(12)において、RP2は第1の分割記録層(2)と第2の分割記録層(3)の磁化方向が平行の場合の抵抗を示す。さらに第3の接合層(13)において、RP3は第2の分割記録層(3)と第2の参照層(B2)の磁化方向が平行の場合の抵抗を、RAP3は第2の分割記録層(3)と第2の参照層(B2)の磁化方向が反平行の場合の抵抗を示す。
素子全体の磁気抵抗比MRは、以下の数5の式で表される。
数5の式で導かれるように、素子全体の磁気抵抗比であるMRに、第2の接合層(12)における磁気抵抗比であるMR2の項は含まれない。すなわち、第2の接合層(12)は素子全体のMRに寄与しない。この理由は、MR2=(RAP2-RP2)/RP2で表されるが、第1の分割記録層(2)と第2の分割記録層(3)の磁化方向が常に平行であることを前提としているため、抵抗にRAP2の項が現れないからである。
かかる前提を実現するために重要なポイントの一つは、第1の分割記録層(2)と第2の分割記録層(3)の磁化が強磁性的に(磁気的に)結合することである。
つまり、磁気抵抗比MR1を最大化するように第1の分割記録層(2)のうちの第1の磁性層(2a1)の材料を検討するとともに磁気抵抗比MR3を最大化するように第4の磁性層(3a3)の材料を検討し、かつ、第2の接合層(12)における抵抗面積積RP2Aをできるだけ小さくするように第2の接合層(12)の膜厚を小さくすれば、素子全体の磁気抵抗比MRを大きくすることが可能であることが推察された。
図11に、本発明の実施の形態11の基本構成を示す。該磁気抵抗効果素子の基本構成は、下部電極(E1)/第1の参照層(B1)/第1の接合層(11)/第1の記録層(A1)/第3の接合層(13)/第2の参照層(B2)/非磁性接合層(14)/第2の記録層(A2)/非磁性接合層(16)/第3の参照層(B3)/上部電極(E2)が順に隣接して配置されたものである。
実施の形態11は、以下の特徴を有する他、実施の形態9及び実施の形態10と同様である。
図12に、本発明の実施の形態12の構成を示す。該磁気抵抗効果素子の構成は、基板/下部電極/参照層/MgO(1.0nm)/CoFeB25(1.4nm)/W(0.3nm)/CoFeB25(1.0nm)/MgO(1.0nm)/FeB25(0.9nm)/W(0.2nm)/FeB25(0.4nm)/W(0.2nm)/FeB25(0.9nm)/MgO(0.8nm)/保護層が順に隣接して配置されたものである。
図13に、本発明の実施の形態13の構成を示す。該磁気抵抗効果素子の構成は、基板/下部電極/参照層/MgO(1.0nm)/CoFeB25(1.4nm)/W(0.3nm)/FeB25(0.9nm)/MgO(1.0nm)/FeB25(0.9nm)/W(0.2nm)/FeB25(0.4nm)/W(0.2nm)/FeB25(0.9nm)/MgO(0.8nm)/保護層が順に隣接して配置されたものである。
なお、実施の形態13は、実施の形態3、4、7、8の変形例の具体的構成である。
図14に、実施の形態14として、実施の形態1~13の構成を有する磁気メモリセルを複数個備える磁気メモリの一例を示す。
磁気メモリは、メモリセルアレイ、Xドライバ、Yドライバ、コントローラを備える。メモリセルアレイは、アレイ状に配置された磁気メモリセルを有する。Xドライバは複数のワード線(WL)に接続され、Yドライバは複数のビット線(BL)に接続され、読み出し手段及び書き出し手段として機能する。
図36(a)に、本発明の磁気抵抗効果素子の一例の、断面のTEM画像を示す。TEM画像に3本の筋が観察されており、記録層に3つの接合層、すなわち、第1の接合層(11)、第2の接合層(12)、第3の接合層(13)が積層され、いわゆる四重界面の磁気抵抗効果素子が作製できていることが分かる。
図36(b)に、従来の磁気抵抗効果素子の断面のTEM画像を示す。TEM画像に2本の筋が観察されており、記録層に2つの接合層が積層され、いわゆる二重界面の磁気抵抗効果素子が作製できていることが分かる。
本発明の磁気抵抗効果素子と従来の磁気抵抗効果素子の比較を行うため、評価素子を作製した。
図37(a)に本発明の磁気抵抗効果素子の評価素子の縦断面図を示した。Si/SiO2の基板、参照層、第1の接合層(MgO、1.06nm)を積層後、IR(赤外線)にて250℃、300秒加熱し、その後、CoFeB25(1.4nm)/W(0.3nm)/CoFeB25(1.0nm)/MgO(0.9nm)/FeB25(0.9nm)/W(0.2nm)/FeB25(0.4nm)/W(0.2nm)/FeB25(0.9nm)/MgO(1.07nm)/CoFeB25(1.0nm)/Ru(5nm)/Ta(5nm)/Ti-N(90nm)の順に積層した構成である。
一方、図37(b)に従来の磁気抵抗効果素子の評価素子の縦断面図を示した。Si/SiO2の基板、参照層、第1の接合層(MgO、1.02nm)を積層後、IR(赤外線)にて250℃、300秒加熱し、その後、CoFeB25(1.4nm)/W(0.5nm)/CoFeB25(1.0nm)/MgO(1.16nm)/CoFeB25(1.0nm)/Ru(5nm)/Ta(5nm)/Ti-N(90nm)の順に積層した構成である。
素子サイズは、おおよそ50nmから100nmの間になるように調整し、それぞれ3種類作製した。
熱安定性指数Δは素子サイズに依存するものの、いわゆる四重界面を有する本発明の磁気抵抗効果素子の熱安定性指数Δのほうが、いわゆる二重界面を有する従来の磁気抵抗効果素子の熱安定性指数Δより、いずれの素子サイズにおいても1.5倍から2.0倍程度高い値が得られた。
同様に、熱安定性指数Δは素子サイズに依存するものの、いわゆる四重界面を有する本発明の磁気抵抗効果素子の熱安定性指数Δのほうが、いわゆる二重界面を有する従来の磁気抵抗効果素子の熱安定性指数Δより、いずれの素子サイズにおいても1.5倍から2.0倍程度高い値が得られた。
書き込み電流IC0は素子サイズに依存するものの、いわゆる四重界面を有する本発明の磁気抵抗効果素子の書き込み電流IC0と、いわゆる二重界面を有する従来の磁気抵抗効果素子の書き込み電流IC0に、有意差は見られなかった。つまり、接合層の数が増加しても書き込み電流IC0は大きくならないことが分かった。
性能指数Δ/IC0は、熱安定性指数Δを書き込み電流IC0で除したものである。素子として望ましい性能は、(1)記録する際の記録電流が小さいこと、即ち、IC0が小さいことであり、さらには、(2)記録された磁気モーメントが熱的に安定に保持されること、即ち熱安定性指数Δが大きいことである。(1)及び(2)の性能を測るための指数がΔ/IC0であり、この指数が大きいことが望ましい。(1)の望ましい性能であるIC0が小さいほど本指数は大きくなり、(2)の望ましい性能である熱安定性指数Δが増大するときも本指数は増大する。本性能指数Δ/IC0は、ダンピング定数αなる物性値と対応づけられることもあり、有用な指数として評価に用いられており、性能指数Δ/IC0を大きくすることが素子開発の課題のひとつの目標となっている。
図41より、性能指数Δ/IC0は素子サイズに依存するものの、いわゆる四重界面を有する本発明の磁気抵抗効果素子の性能指数Δ/IC0のほうが、いわゆる二重界面を有する従来の磁気抵抗効果素子の性能指数Δ/IC0より、いずれの素子サイズにおいても1.5倍から2.0倍程度高い値が得られた。
本発明の磁気抵抗効果素子と従来の磁気抵抗効果素子の、構成や処理の違いによる比較を行うため、評価素子を作製した。
図42(a)に、従来の磁気抵抗効果素子の評価素子の例の縦断面図を示した。Si/SiO2の基板、参照層、第1の接合層(MgO、1.16nm)、CoFeB25(1.4nm)/W(0.5nm)/CoFeB25(1.0nm)/MgO(1.07nm)/CoFeB25(1.0nm)/Ru(5nm)/Ta(5nm)/Ti-N(90nm)/Ru(20nm)の順に積層した構成であり、試料11-1とした。
図42(b)に、従来の磁気抵抗効果素子の例の評価素子の縦断面図を示した。Si/SiO2の基板、参照層、第1の接合層(MgO、1.06nm)を積層後、IR(赤外線)にて250℃、300秒加熱し、その後、CoFeB25(1.4nm)/W(0.5nm)/CoFeB25(1.0nm)/MgO(1.07nm)/CoFeB25(1.0nm)/Ru(5nm)/Ta(5nm)/Ti-N(90nm)/Ru(20nm)の順に積層した構成であり、試料11-2とした。
図42(c)に、本発明の磁気抵抗効果素子の評価素子の例の縦断面図を示した。Si/SiO2の基板、参照層、第1の接合層(MgO、1.06nm)を積層後、IR(赤外線)にて250℃、300秒加熱し、その後、CoFeB25(1.0nm)/W(0.2nm)/FeB25(0.4nm)/W(0.2nm)/[CoFeB又はFeB25](0.9nm)/MgO(0.9nm)/FeB25(0.9nm)/W(0.2nm)/FeB25(0.4nm)/W(0.2nm)/FeB25(0.9nm)/MgO(1.07nm)/CoFeB25(1.0nm)/Ru(5nm)/Ta(5nm)/Ti-N(90nm)/Ru(20nm)の順に積層した構成であり、試料11-3とした。
図42(d)に、本発明の磁気抵抗効果素子の評価素子の例の縦断面図を示した。Si/SiO2の基板、参照層、第1の接合層(MgO、1.06nm)を積層後、IR(赤外線)にて250℃、300秒加熱し、その後、CoFeB25(1.4nm)/W(0.3nm)/FeB25(0.9nm)/MgO(0.9nm)/FeB25(0.9nm)/W(0.2nm)/FeB25(0.4nm)/W(0.2nm)/FeB25(0.9nm)/MgO(1.07nm)/CoFeB25(1.0nm)/Ru(5nm)/Ta(5nm)/Ti-N(90nm)/Ru(20nm)の順に積層した構成であり、試料11-4とした。
図42(e)に、本発明の磁気抵抗効果素子の評価素子の例の縦断面図を示した。Si/SiO2の基板、参照層、Mg層(0.1nm)/第1の接合層(MgO、0.97nm)/Mg(0.15nm)を積層後、IR(赤外線)にて250℃、300秒加熱し、その後、CoFeB25(1.4nm)/W(0.3nm)/CoFeB又はFeB25(0.9nm)/MgO(0.9nm)/FeB25(0.9nm)/W(0.2nm)/FeB25(0.4nm)/W(0.2nm)/FeB25(0.9nm)/MgO(1.07nm)/CoFeB25(1.0nm)/Ru(5nm)/Ta(5nm)/Ti-N(90nm)/Ru(20nm)の順に積層した構成であり、試料11-5とした。
図44に、本発明の磁気抵抗効果素子と従来の磁気抵抗効果素子の、抵抗面積積RA(Ωμm2)とトンネル磁気抵抗比(TMR比)の相関を示した。
抵抗面積積RAが5Ωμm2と低くなると、従来のいわゆる二重界面を有する磁気抵抗効果素子はトンネル磁気抵抗比(TMR比)も1/2以下に劣化したのに対し、本発明のいわゆる四重界面を有する磁気抵抗効果素子のトンネル磁気抵抗比(TMR比)は高い値を維持できることが分かった。つまり、本発明の磁気抵抗効果素子は、トンネル磁気抵抗比(TMR比)を低下させることなく、抵抗面積積RAを下げることができる。
図45(a)に、第2の分割記録層(3)の第3の磁性層(3a1)及び第4の磁性層(3a2)において、CoFeBをFeBに置き換えた場合の性能を評価するための、素子構成を示した。
FeBの膜厚が0nmの場合にCo/Fe比が最大となり、FeBの膜厚が1nmの場合にCo/Fe比が最小となる。
図46~図57に、実施の形態20として熱安定性指数Δと磁気結合力との関係の評価に用いられた評価用モデル及び評価結果を示す。なお、実施の形態20においては、第1の分割記録層(2)を第1の分割記録層(FL1)、第2の分割記録層(3)を第2の分割記録層(FL2)、第1の分割記録層(FL1)及び第2の分割記録層(FL2)の間に働く磁気結合力を交換磁気結合力Jex_midとした。
座標(φ1, φ2)で指定されるマスの中の数値は(1)式で与えられる磁気エネルギーを示す。座標(φ1, φ2)=(0,0)は第1の分割記録層(FL1)及び第2の分割記録層(FL2)の磁化が+z方向を向いている状態を表しており、座標(φ1, φ2)=(0,180)は第1の分割記録層(FL1)の磁化が+z方向を示し、第2の分割記録層(FL2)の磁化が-z方向を向いている状態を表しており、座標(φ1, φ2)=(180,0)は第1の分割記録層(FL1)の磁化が-z方向を向いており、第2の分割記録層(FL2)の磁化が+z方向を向いている状態を表しており、座標(φ1, φ2)=(180,180)は第1の分割記録層(FL1)の磁化、第2の分割記録層(FL2)の磁化とともに-z方向を向いている状態を表す。第2の分割記録層(FL2)の磁化は+z方向で変化せず、第1の分割記録層(FL1)の磁化反転のみが起こる経路は、図48上のPath-1であり、(φ1, φ2)が,座標(0,0)から座標(180, 0)へ移動することを意味する。第1の分割記録層(FL1)の磁化は+z方向で変化せず、第2の分割記録層(FL2)の磁化反転のみが起こる経路は、図48上のPath-2であり、(φ1, φ2)が,座標(0,0)から座標(0, 180)へ移動することを意味する。第1の分割記録層(FL1)及び第2の分割記録層(FL2)の両方が同時に磁化反転する経路は、図48上では(φ1, φ2)が,座標(0,0)から座標(180, 180)へ移動することを意味する。記録層の磁化が熱的に安定であるということは、Path-1、Path-2及びPath-3のいずれの磁化反転も生じないことである。このエネルギー曲線において磁化反転の経路は他にも考えられるが、Path-1、Path-2及びPath-3以外の経路はこれらよりもエネルギーが高いために考慮に入れる必要はない。Path-1、Path-2及びPath-3の磁化反転の様子を、図50~52に示す。
ここで、実効磁気異方性エネルギー密度Keff t*は図56(a)の試料から得られた実効磁気異方性エネルギー体積密度Keffと膜厚(t1+t2)の積であり、実効磁気異方性エネルギー密度Keff t1は図56(b)の試料から得られた実効磁気異方性エネルギー体積密度Keffと膜厚t1の積であり、実効磁気異方性エネルギー密度Keff t2は図56(c)の試料から得られた実効磁気異方性エネルギー体積密度Keff2と膜厚t2の積である。
その結果、交換磁気結合力Jex_midが0から0.1mJ/m2の範囲で大きくなると熱安定性指数Δは増大し、交換磁気結合力Jex_midが0から0.1mJ/m2以上でΔは一定値となる。図54の交換磁気結合力Jex_midが0.1以下を領域1とし、0.1以上を領域2とする。交換磁気結合力Jex_midが=0.04 mJ/m2の計算例である図49からわかるように、領域1ではPath-1、Path-2及びPath-3のうちエネルギー障壁が最も小さいのはPath-1であり、領域1においては、第1の分割記録層(FL1)のみが反転する磁化反転モードが熱安定性指数Δを決定している。
以上のことから、熱安定性指数Δを最大化するには、MTJ素子においては、交換磁気結合力Jex_midは0.1mJ/m2以上の値にするのが望ましい。

- 第1の参照層(B1)と、
前記第1の参照層(B1)に隣接して設けられる第1の接合層(11)と、
前記第1の接合層(11)の前記第1の参照層(B1)とは反対側に隣接して設けられる第1の分割記録層(2)と、
前記第1の分割記録層(2)の前記第1の接合層(11)とは反対側に隣接して設けられる第2の接合層(12)と、
前記第2の接合層(12)の前記第1の分割記録層(2)とは反対側に隣接して設けられる第2の分割記録層(3)と、
前記第2の分割記録層(3)の前記第2の接合層(12)とは反対側に隣接して設けられる第3の接合層(13)と、
を備え、
前記第1の接合層(11)、前記第2の接合層(12)及び前記第3の接合層(13)はO(酸素)を含み、前記第1の接合層(11)はトンネル障壁層であり、
前記第1の分割記録層(2)、前記第2の接合層(12)及び前記第2の分割記録層(3)は、第1の記録層(A1)を構成し、
前記第1の分割記録層(2)、前記第1の接合層(11)及び前記第1の参照層(B1)の磁気トンネル接合による磁気抵抗比(MR比)は、前記第2の分割記録層(3)、前記第1の接合層(11)及び前記第1の参照層(B1)が磁気トンネル接合した場合の磁気抵抗比(MR比)より大きく、
前記第2の接合層(12)及び前記第3の接合層(13)に隣接して挟まれた前記第2の分割記録層(3)の実効磁気異方性エネルギー密度(Kefft)は、前記第2の接合層(12)及び前記第3の接合層(13)に前記第1の分割記録層(2)が隣接して挟まれた場合の前記第1の分割記録層(2)の実効磁気異方性エネルギー密度(Kefft)より大きい、磁気抵抗効果素子。 - 前記第1の分割記録層(2)は少なくともCoを含み、
前記第2の分割記録層(3)は少なくともFeを含み、
前記第1の分割記録層(2)のCo/Fe比は、前記第2の分割記録層(3)のCo/Fe比より大きい、請求項1に記載の磁気抵抗効果素子。 - 第1の参照層(B1)と、
前記第1の参照層(B1)に隣接して設けられる第1の接合層(11)と、
前記第1の接合層(11)の前記第1の参照層(B1)とは反対側に隣接して設けられる第1の分割記録層(2)と、
前記第1の分割記録層(2)の前記第1の接合層(11)とは反対側に隣接して設けられる第2の接合層(12)と、
前記第2の接合層(12)の前記第1の分割記録層(2)とは反対側に隣接して設けられる第2の分割記録層(3)と、
前記第2の分割記録層(3)の前記第2の接合層(12)とは反対側に隣接して設けられる第3の接合層(13)と、
を備え、
前記第1の接合層(11)、前記第2の接合層(12)及び前記第3の接合層(13)はO(酸素)を含み、前記第1の接合層(11)はトンネル障壁層であり、
前記第1の分割記録層(2)、前記第2の接合層(12)及び前記第2の分割記録層(3)は、第1の記録層(A1)を構成し、
前記第1の分割記録層(2)は少なくともCoを含み、
前記第2の分割記録層(3)は少なくともFeを含み、
前記第1の分割記録層(2)のCo/Fe比は、前記第2の分割記録層(3)のCo/Fe比より大きい、磁気抵抗効果素子。 - 前記第1の分割記録層(2)のCo/Fe比は、0.05以上である、請求項2又は3に記載の磁気抵抗効果素子。
- 前記第2の分割記録層(3)のCo/Fe比は、0.11以下である、請求項2~4のいずれか一項に記載の磁気抵抗効果素子。
- 前記第1の分割記録層(2)は少なくともCo及びFeを含み、前記第2の分割記録層(3)は少なくともFeを含む、請求項2~5のいずれか一項に記載の磁気抵抗効果素子。
- 第1の参照層(B1)と、
前記第1の参照層(B1)に隣接して設けられる第1の接合層(11)と、
前記第1の接合層(11)の前記第1の参照層(B1)とは反対側に隣接して設けられる第1の分割記録層(2)と、
前記第1の分割記録層(2)の前記第1の接合層(11)とは反対側に隣接して設けられる第2の接合層(12)と、
前記第2の接合層(12)の前記第1の分割記録層(2)とは反対側に隣接して設けられる第2の分割記録層(3)と、
前記第2の分割記録層(3)の前記第2の接合層(12)とは反対側に隣接して設けられる第3の接合層(13)と、
を備え、
前記第1の接合層(11)、前記第2の接合層(12)及び前記第3の接合層(13)はO(酸素)を含み、前記第1の接合層(11)はトンネル障壁層であり、
前記第1の分割記録層(2)、前記第2の接合層(12)及び前記第2の分割記録層(3)は、第1の記録層(A1)を構成し、
前記第1の分割記録層(2)のB濃度は、前記第2の分割記録層(3)のB濃度より低い、磁気抵抗効果素子。 - 前記第1の分割記録層(2)のB濃度は、20at.%以上35at.%以下である、請求項7に記載の磁気抵抗効果素子。
- 前記第2の分割記録層(3)は、
前記第2の接合層(12)と隣接して設けられる第3の磁性層(3a1)と、
前記第3の磁性層(3a1)の前記第2の接合層(12)とは反対側に隣接して設けられる第2の非磁性結合層(3b1)と、
前記第2の非磁性結合層(3b1)の前記第3の磁性層(3a1)とは反対側に隣接して設けられる磁性結合層(3a2)と、
前記磁性結合層(3a2)の前記第2の非磁性結合層(3b1)とは反対側に隣接して設けられる第3の非磁性結合層(3b2)と、
前記第3の非磁性結合層(3b2)の前記磁性結合層(3a2)とは反対側に隣接し、かつ、前記第3の接合層(13)に隣接して設けられる第4の磁性層(3a3)と、
を備える、請求項1~8のいずれか一項に記載の磁気抵抗効果素子。 - 前記第2の非磁性結合層(3b1)及び前記第3の非磁性結合層(3b2)は、W、Ta、Mo又はVのいずれかの元素からなる、請求項9に記載の磁気抵抗効果素子。
- 前記第2の非磁性結合層(3b1)及び前記第3の非磁性結合層(3b2)の膜厚は、0.3nm以下である、請求項9又は10に記載の磁気抵抗効果素子。
- 前記第1の分割記録層(2)は、
前記第1の接合層(11)と隣接して設けられる第1の磁性層(2a1)と、
前記第1の磁性層(2a1)の前記第1の接合層(11)とは反対側に隣接して設けられる第1の非磁性結合層(2b1)と、
前記第1の非磁性結合層(2b1)の前記第1の磁性層(2a1)とは反対側に隣接し、かつ、前記第2の接合層(12)に隣接して設けられる第2の磁性層(2a2)と、
を備える、請求項1~11のいずれか一項に記載の磁気抵抗効果素子。 - 前記第1の非磁性結合層(2b1)は、W、Ta、Mo又はVのいずれかの元素からなる、請求項12に記載の磁気抵抗効果素子。
- 前記第1の非磁性結合層(2b1)の膜厚は、0.33nm以下である、請求項12又は13に記載の磁気抵抗効果素子。
- 前記第1の分割記録層(2)の前記第1の磁性層(2a1)及び前記第2の磁性層(2a2)のCo/Fe比は、前記第2の分割記録層(3)中の前記第3の磁性層(3a1)、前記磁性結合層(3a2)及び前記第4の磁性層(3a3)のCo/Fe比より大きい、請求項12~14のいずれか一項に記載の磁気抵抗効果素子。
- 前記第1の分割記録層(2)中の前記第1の磁性層(2a1)及び前記第2の磁性層(2a2)はCoFeBであり、
前記第2の分割記録層(3)中の前記第3の磁性層(3a1)、前記磁性結合層(3a2)及び前記第4の磁性層(3a3)はFeBである、請求項12~14のいずれか一項に記載の磁気抵抗効果素子。 - 前記第1の磁性層(2a1)のCo/Fe比は、前記第2の磁性層(2a2)、前記第3の磁性層(3a1)及び前記第4の磁性層(3a3)のCo/Fe比より大きい、請求項12~14のいずれか一項に記載の磁気抵抗効果素子。
- 前記第1の磁性層(2a1)はCoFeBであり、
前記第2の磁性層(2a2)、前記第3の磁性層(3a1)及び前記第4の磁性層(3a3)はFeBである、請求項12~14のいずれか一項に記載の磁気抵抗効果素子。 - 前記第1の磁性層(2a1)及び前記第4の磁性層(3a3)のCo/Fe比は、前記第2の磁性層(2a2)及び前記第3の磁性層(3a1)のCo/Fe比より大きい、請求項12~14のいずれか一項に記載の磁気抵抗効果素子。
- 前記第1の磁性層(2a1)及び前記第4の磁性層(3a3)はCoFeBであり、
前記第2の磁性層(2a2)及び前記第3の磁性層(3a1)はFeBである、請求項12~14のいずれか一項に記載の磁気抵抗効果素子。 - 前記第1の磁性層(2a1)、前記第2の磁性層(2a2)及び前記第4の磁性層(3a3)のCo/Fe比は、前記第3の磁性層(3a1)のCo/Fe比より大きい、請求項12~14のいずれか一項に記載の磁気抵抗効果素子。
- 前記第1の磁性層(2a1)、前記第2の磁性層(2a2)及び前記第4の磁性層(3a3)はCoFeBであり、
前記第3の磁性層(3a1)はFeBである、請求項12~14のいずれか一項に記載の磁気抵抗効果素子。 - 前記第3の接合層(13)の前記第1の記録層(A1)とは反対側に隣接して設けられる、第2の参照層(B2)をさらに備える、請求項19~22のいずれか一項に記載の磁気抵抗効果素子。
- 前記第2の接合層(12)の膜厚は、1.0nm以下である、請求項1~23のいずれか一項に記載の磁気抵抗効果素子。
- 請求項1~24のいずれか一項に記載の磁気抵抗効果素子を備える、磁気メモリ。
- 磁気抵抗効果素子の成膜方法であって、該成膜方法は、
蒸着された第1の参照層(B1)上に第1の接合層(11)を蒸着するステップと、
蒸着された前記第1の接合層(11)が最上部となる膜を加熱処理するステップと、
加熱処理された前記膜を冷却処理するステップと、
冷却処理された前記膜の前記第1の接合層(11)上に第1の分割記録層(2)を蒸着するステップと、
蒸着された前記第1の分割記録層(2)上に第2の接合層(12)を蒸着するステップと、
蒸着された前記第2の接合層(12)上に第2の分割記録層(3)を蒸着するステップと、
蒸着された前記第2の分割記録層(3)上に第3の接合層(13)を蒸着するステップと、
蒸着された前記第3の接合層(13)上に、第2の参照層(B2)又は上部電極(E2)を蒸着するステップと、
を含み、
前記第2の接合層(12)は、前記第2の分割記録層(3)を蒸着するステップの前に加熱冷却処理されず、
前記第3の接合層(13)は、前記第2の参照層(B2)又は前記上部電極(E2)を蒸着するステップの前に加熱冷却処理されない、成膜方法 - 前記第1の接合層(11)、前記第2の接合層(12)及び前記第3の接合層(13)はO(酸素)を含み、前記第1の接合層(11)はトンネル障壁層であり、
前記第1の分割記録層(2)、前記第2の接合層(12)及び前記第2の分割記録層(3)は、第1の記録層(A1)を構成し、
前記第1の分割記録層(2)、前記第1の接合層(11)及び前記第1の参照層(B1)の磁気トンネル接合による磁気抵抗比(MR比)は、前記第2の分割記録層(3)、前記第1の接合層(11)及び前記第1の参照層(B1)が磁気トンネル接合した場合の磁気抵抗比(MR比)より大きく、
前記第2の接合層(12)及び前記第3の接合層(13)に隣接して挟まれた前記第2の分割記録層(3)の実効磁気異方性エネルギー密度(Kefft)は、前記第2の接合層(12)及び前記第3の接合層(13)に隣接して挟まれた前記第1の分割記録層(2)の場合の実効磁気異方性エネルギー密度(Kefft)より大きい、請求項26に記載の成膜方法。 - 前記第1の接合層(11)、前記第2の接合層(12)及び前記第3の接合層(13)はO(酸素)を含み、前記第1の接合層(11)はトンネル障壁層であり、
前記第1の分割記録層(2)、前記第2の接合層(12)及び前記第2の分割記録層(3)は、第1の記録層(A1)を構成し、
前記第1の分割記録層(2)のCo/Fe比は、前記第2の分割記録層(3)のCo/Fe比より大きい、請求項26に記載の成膜方法。 - 前記加熱処理の温度は、150℃~400℃の範囲であり、前記加熱処理の時間は100秒~400秒の範囲である、請求項26~28いずれか一項に記載の成膜方法。
