Abstract

Description
本開示は、エッチング処理方法およびエッチング処理装置に関する。
シリコン酸化膜と窒化シリコン膜とが積層された半導体ウェハに高アスペクト比のホールを低温環境下でエッチングする方法が知られている(特許文献1を参照)。
水素含有ガスを用いて窒化ケイ素SiNを含有するエッチング対象をエッチングする際に発生する反応生成物が、エッチングの阻害因子となりエッチング時の寸法制御に問題を引き起こす。200℃以上に加熱することで上記反応生成物を揮発させる手法が公開されているが(特許文献2を参照)、本開示では、加熱することなく上記反応生成物を除去可能なエッチングするエッチング処理方法およびエッチング処理装置を提供する。
本開示の一態様によるエッチング処理方法は、化合物を準備することと、前記化合物が存在する環境でエッチング対象をエッチングすることとを備えている。エッチング対象をエッチングすることは、そのエッチング対象が窒化ケイ素SiNを含有するときに、水素Hおよびフッ素Fが存在する環境でそのエッチング対象をエッチングする工程を含み、そのエッチング対象がケイ素Siを含有するときに、窒素N、水素Hおよびフッ素Fが存在する環境でそのエッチング対象をエッチングする工程を含んでいる。その化合物は、フッ化水素HFより強い酸の陰イオンを構成する元素を含み、または、アンモニアNH3より強い塩基の陽イオンを構成する元素を含んでいる。
本開示によれば、エッチング対象を適切にエッチングすることができる。

[エッチング処理装置10の全体構成]
図1は、エッチング処理装置10の一例を示す縦断面図である。エッチング処理装置10は、容量結合型プラズマ処理装置であり、チャンバー1と排気装置2とゲートバルブ3とを備えている。チャンバー1は、アルミニウムから形成され、円筒形に形成され、表面がアルマイト処理(陽極酸化処理)されている。チャンバー1は、電気的に接地されている。チャンバー1の内部には、処理空間5が形成されている。チャンバー1は、処理空間5を外部の雰囲気から隔離している。チャンバー1には、排気口6と開口部7とがさらに形成されている。排気口6は、チャンバー1の底面に形成されている。開口部7は、チャンバー1の側壁に形成されている。排気装置2は、排気口6を介してチャンバー1の処理空間5に接続されている。排気装置2は、排気口6を介して処理空間5から気体を排気する。ゲートバルブ3は、開口部7を開放したり、開口部7を閉鎖したりする。
図1は、エッチング処理装置10の一例を示す縦断面図である。エッチング処理装置10は、容量結合型プラズマ処理装置であり、チャンバー1と排気装置2とゲートバルブ3とを備えている。チャンバー1は、アルミニウムから形成され、円筒形に形成され、表面がアルマイト処理(陽極酸化処理)されている。チャンバー1は、電気的に接地されている。チャンバー1の内部には、処理空間5が形成されている。チャンバー1は、処理空間5を外部の雰囲気から隔離している。チャンバー1には、排気口6と開口部7とがさらに形成されている。排気口6は、チャンバー1の底面に形成されている。開口部7は、チャンバー1の側壁に形成されている。排気装置2は、排気口6を介してチャンバー1の処理空間5に接続されている。排気装置2は、排気口6を介して処理空間5から気体を排気する。ゲートバルブ3は、開口部7を開放したり、開口部7を閉鎖したりする。
エッチング処理装置10は、載置台8をさらに備えている。載置台8は、処理空間5に配置され、チャンバー1の底部に設置されている。載置台8は、支持台11と静電チャック12とを備えている。支持台11は、アルミニウムAl、チタンTi、炭化ケイ素SiCに例示される導体から形成されている。支持台11は、チャンバー1に支持されている。支持台11の内部には、冷媒流路14が形成されている。静電チャック12は、支持台11の上側に配置され、支持台11に支持されている。静電チャック12は、静電チャック本体15とチャック電極16とを備えている。静電チャック本体15は、絶縁体で形成されている。静電チャック12は、静電チャック本体15の内部にチャック電極16が埋め込まれることにより形成されている。エッチング処理装置10は、直流電圧源17をさらに備えている。直流電圧源17は、チャック電極16に電気的に接続され、チャック電極16に直流電流を供給する。
エッチング処理装置10は、チラー21と冷媒入口配管22と冷媒出口配管23とをさらに備えている。チラー21は、冷媒入口配管22と冷媒出口配管23とを介して冷媒流路14に接続されている。チラー21は、冷却水やブラインに例示される冷却媒体を冷却し、その冷却された冷却橋体を、冷媒入口配管22と冷媒出口配管23とを介して冷媒流路14に循環させ、載置台8の静電チャック12を冷却する。
エッチング処理装置10は、伝熱ガス供給源25と伝熱ガス供給ライン26とをさらに備えている。伝熱ガス供給ライン26は、一端が静電チャック12の上面に形成されるように、形成されている。伝熱ガス供給源25は、ヘリウムガスHeやアルゴンガスArに例示される伝熱ガスを伝熱ガス供給ライン26に供給し、載置台8に載置されるウェハ27と静電チャック12との間に伝熱ガスを供給する。
エッチング処理装置10は、ガスシャワーヘッド31とシールドリング32とをさらに備えている。ガスシャワーヘッド31は、導体で形成され、円板状に形成されている。ガスシャワーヘッド31は、載置台8に対向するように、かつ、ガスシャワーヘッド31の下面に沿う平面が載置台8の上面に沿う平面に対して概ね平行であるように、配置されている。ガスシャワーヘッド31は、さらに、チャンバー1の天井部に形成される開口を閉塞するように、配置されている。シールドリング32は、絶縁体から形成され、リング状に形成されている。シールドリング32は、ガスシャワーヘッド31の周縁部を被覆している。ガスシャワーヘッド31は、ガスシャワーヘッド31とチャンバー1とが絶縁されるように、シールドリング32を介してチャンバー1に支持されている。ガスシャワーヘッド31は、電気的に接地されている。なお、ガスシャワーヘッド31は、可変直流電源が接続されて、所定の直流電圧が印加されてもよい。
ガスシャワーヘッド31には、センタ側拡散室33とエッジ側拡散室34とガス導入口35と複数のガス供給孔36とが形成されている。センタ側拡散室33は、ガスシャワーヘッド31の内部のうちの中央に形成されている。エッジ側拡散室34は、ガスシャワーヘッド31の内部のうちのエッジ側に形成され、ガスシャワーヘッド31の縁とセンタ側拡散室33との間に形成されている。ガス導入口35は、ガスシャワーヘッド31のうちのセンタ側拡散室33とエッジ側拡散室34とより上側に形成され、センタ側拡散室33とエッジ側拡散室34とにそれぞれ連通している。複数のガス供給孔36は、ガスシャワーヘッド31のうちのセンタ側拡散室33とエッジ側拡散室34とより下側に形成され、センタ側拡散室33とエッジ側拡散室34とに連通し、処理空間5に連通している。
エッチング処理装置10は、処理ガス供給源37をさらに備えている。処理ガス供給源37は、ガス導入口35に接続されている。処理ガス供給源37は、所定の処理ガスをガス導入口35に供給する。処理ガスは、四フッ化炭素CF4と水素H2とが混合された混合ガスを含有している。処理ガスは、さらに、所定の化合物が添加されている。その化合物としては、塩素ガスCl2、四塩化ケイ素SiCl4、臭化水素HBr、ヨウ化水素HIが例示される。なお、四フッ化炭素CF4は、六フッ化硫黄SF6、四フッ化硫黄SF4に置換されてもよい。
載置台8の支持台11は、下部電極として利用され、ガスシャワーヘッド31は、上部電極として利用される。エッチング処理装置10は、電力供給装置41をさらに備えている。電力供給装置41は、第1高周波電源42と第1整合器43と第2高周波電源44と第2整合器45とを備えている。第1高周波電源42は、第1整合器43を介して載置台8に接続されている。第1高周波電源42は、第1周波数(たとえば、40MHz)の第1高周波を所定の電力で載置台8の支持台11に供給する。第1整合器43は、第1高周波電源42の内部(または出力)インピーダンスに負荷インピーダンスを整合させる。第1整合器43は、処理空間5にプラズマが生成されているときに第1高周波電源42の内部インピーダンスと負荷インピーダンスとが見かけ上一致するように機能する。
第2高周波電源44は、第2整合器45を介して載置台8に接続されている。第2高周波電源44は、第1周波数よりも低い第2周波数(たとえば、0.3MHz)の第2高周波を所定の電力で載置台8に供給する。第2整合器45は、第2高周波電源44の内部(または出力)インピーダンスに負荷インピーダンスを整合させる。第2整合器45は、処理空間5にプラズマが生成されているときに第2高周波電源44の内部インピーダンスと負荷インピーダンスとが見かけ上一致するように機能する。なお、本実施形態では、第1高周波と第2高周波とは、載置台8に印加されるが、ガスシャワーヘッド31に印加されてもよい。
エッチング処理装置10には、制御装置51をさらに備えている。図2は、制御装置51の一例を示す図である。制御装置51は、コンピュータ90により実現されている。コンピュータ90は、CPU(Central Processing Unit)91とRAM(Random Access Memory)92とROM(Read Only Memory)93とを備えている。CPU91は、コンピュータ90にインストールされているプログラムに基づいて動作し、コンピュータ90の各部を制御し、エッチング処理装置10を制御する。ROM93は、コンピュータ90の起動時にCPU91によって実行されるブートプログラムや、コンピュータ90のハードウェアに依存するプログラムを記録している。
コンピュータ90は、補助記憶装置94と通信インターフェイス95と入出力インターフェイス96とメディアインターフェイス97とをさらに備えている。補助記憶装置94は、CPU91により実行されるプログラムと、当該プログラムにより使用されるデータとを記録する。補助記憶装置94としては、HDD(Hard Disk Drive)、SSD(Solid State Drive)が例示される。CPU91は、当該プログラムを、補助記憶装置94から読み出してRAM92にロードし、そのロードされたプログラムを実行する。
通信インターフェイス95は、LAN(Local Area Network)に例示される通信回線を介してエッチング処理装置10との間で通信を行う。通信インターフェイス95は、通信回線を介してエッチング処理装置10から受信した情報をCPU91へ送り、CPU91が生成したデータをエッチング処理装置10に通信回線を介して送信する。
コンピュータ90は、キーボードに例示される入力装置と、ディスプレイに例示される出力装置とをさらに備えている。CPU91は、入出力インターフェイス96を介して、入力装置と出力装置とを制御する。入出力インターフェイス96は、入力装置を介して入力された信号をCPU91に送信し、CPU91により生成されたデータを出力装置に出力する。
メディアインターフェイス97は、一時的でない有形の記録媒体98に記録されたプログラムまたはデータを読み取る。記録媒体98としては、光学記録媒体、光磁気記録媒体、テープ媒体、磁気記録媒体、または半導体メモリが例示される。光学記録媒体としては、DVD(Digital Versatile Disc)、PD(Phase change rewritable Disk)が例示される。光磁気記録媒体としては、MO(Magneto-Optical disk)が例示される。
CPU91は、メディアインターフェイス97を介して記録媒体98から読み取られたプログラムを実行するが、他の例として、通信インターフェイス95を介して他の装置から取得されたプログラムを実行してもよい。
[エッチング処理方法]
エッチング処理方法は、エッチング処理装置10を用いて実行される。エッチング処理方法では、まず、制御装置51は、ゲートバルブ3を制御することにより、開口部7を開放する。被処理体となるウェハ27は、開口部7が開放されているときに、開口部7を介してチャンバー1の処理空間5に搬入され、載置台8に載置される。制御装置51は、ウェハ27が載置台8に載置された後に、直流電圧源17を制御することにより、チャック電極16に直流電圧を印加する。ウェハ27は、直流電圧がチャック電極16に印加されるときに、クーロン力により静電チャック12に保持される。制御装置51は、さらに、ゲートバルブ3を制御することにより、開口部7を閉鎖する。制御装置51は、開口部7が閉鎖されているときに、排気装置2を制御することにより、処理空間5の雰囲気が所定の真空度になるように、処理空間5から気体を排気する。
エッチング処理方法は、エッチング処理装置10を用いて実行される。エッチング処理方法では、まず、制御装置51は、ゲートバルブ3を制御することにより、開口部7を開放する。被処理体となるウェハ27は、開口部7が開放されているときに、開口部7を介してチャンバー1の処理空間5に搬入され、載置台8に載置される。制御装置51は、ウェハ27が載置台8に載置された後に、直流電圧源17を制御することにより、チャック電極16に直流電圧を印加する。ウェハ27は、直流電圧がチャック電極16に印加されるときに、クーロン力により静電チャック12に保持される。制御装置51は、さらに、ゲートバルブ3を制御することにより、開口部7を閉鎖する。制御装置51は、開口部7が閉鎖されているときに、排気装置2を制御することにより、処理空間5の雰囲気が所定の真空度になるように、処理空間5から気体を排気する。
制御装置51は、ウェハ27が静電チャック12に保持されているときに、伝熱ガス供給源25を制御することにより、伝熱ガスを伝熱ガス供給ライン26に供給し、伝熱ガスを静電チャック12とウェハ27との間に供給する。制御装置51は、さらに、チラー21を制御することにより、所定の温度に冷却された冷媒を冷媒流路14に循環させ、静電チャック12を冷却する。このとき、ウェハ27は、静電チャック12とウェハ27との間に供給される伝熱ガスを介して、静電チャック12からウェハ27に伝熱されることにより、ウェハ27の温度が所定の温度範囲に含まれるように、温度調整される。
制御装置51は、ウェハ27の温度が所定の温度に調整されているときに、処理ガス供給源37を制御することにより、所定の組成の処理ガスをガス導入口46に供給する。処理ガスは、ガス導入口46に供給された後に、センタ側拡散室33とエッジ側拡散室34とに供給される、センタ側拡散室33とエッジ側拡散室34とで拡散される。処理ガスは、センタ側拡散室33とエッジ側拡散室34とで拡散された後に、複数のガス供給孔36を介してチャンバー1の処理空間5にシャワー状に供給され、処理空間5に充填される。
制御装置51は、第1高周波電源42と第2高周波電源44とを制御することにより、プラズマ励起用の第1高周波とバイアス用の第2高周波とを載置台8に供給する。処理空間5には、載置台8に第1高周波が供給されることにより、プラズマが発生し、ラジカルやイオン、光、電子が生成される。プラズマ中のイオンは、載置台8に第2高周波が供給されることにより、ウェハ27に向かって加速される。ウェハ27は、処理空間5に発生したプラズマに含まれるラジカルやイオンによりエッチングされる。
制御装置51は、ウェハ27がエッチングされた後に、第1高周波電源42と第2高周波電源44とを制御することにより、処理空間5に高周波電力が供給されることを停止する。制御装置51は、さらに、直流電圧源17を制御することにより、チャック電極16にウェハ27の吸着時とは正負が逆の直流電圧を印加する。ウェハ27は、逆の直流電圧がチャック電極16に印加されることにより、除電され、静電チャック12から剥がされる。制御装置51は、さらに、ゲートバルブ3を制御することにより、開口部7を開放する。ウェハ27は、静電チャック12に保持されていない場合で、開口部7が開放されているときに、開口部7を介してチャンバー1の処理空間5から搬出される。
窒化ケイ素SiNを含有するエッチング対象は、フッ化炭素系のガスを用いてプラズマエッチングされることにより、エッチング対象の表面に改質層が形成されることが知られている。その改質層は、エッチング対象を200℃程度に加熱することにより、分解または昇華されることが知られている。
既述のエッチング処理方法では、水素Hとフッ素Fとが存在する雰囲気でウェハ27がエッチングされる。既述のエッチング処理方法では、ウェハ27が二酸化ケイ素SiO2を含有するときに、次化学反応式に表現される化学反応が進行するものと推定される。

このような化学反応によれば、水素Hとフッ素Fとが存在する雰囲気でウェハ27がエッチングされるときに、四フッ化ケイ素SiF4が生成される。四フッ化ケイ素SiF4は、揮発性が高い。このため、四フッ化ケイ素SiF4は、ウェハ27が二酸化ケイ素SiO2のみから形成されるときに、ウェハ27がフッ化水素HFによりエッチングされるときに、ウェハ27の表面に付着し難い。

このような化学反応によれば、水素Hとフッ素Fとが存在する雰囲気でウェハ27がエッチングされるときに、四フッ化ケイ素SiF4が生成される。四フッ化ケイ素SiF4は、揮発性が高い。このため、四フッ化ケイ素SiF4は、ウェハ27が二酸化ケイ素SiO2のみから形成されるときに、ウェハ27がフッ化水素HFによりエッチングされるときに、ウェハ27の表面に付着し難い。
既述のエッチング処理方法では、ウェハ27が窒化ケイ素SiNを含有するときに、次化学反応式に表現される化学反応が進行するものと推定される。

この化学反応に関しても、水素Hとフッ素Fとが存在する雰囲気で二酸化ケイ素SiO2がエッチングされるときと同様に、四フッ化ケイ素SiF4が生成される。この化学反応によれば、水素Hとフッ素Fとが存在する雰囲気でウェハ27がエッチングされるときに、さらに、アンモニアNH3が生成される。この化学反応によれば、さらに、四フッ化ケイ素SiF4とアンモニアNH3とに由来するケイフッ化アンモニウム塩(NH4)2SiF6(以下で、「塩AFS」と記載される。)が生成されるものと推定される。

この化学反応に関しても、水素Hとフッ素Fとが存在する雰囲気で二酸化ケイ素SiO2がエッチングされるときと同様に、四フッ化ケイ素SiF4が生成される。この化学反応によれば、水素Hとフッ素Fとが存在する雰囲気でウェハ27がエッチングされるときに、さらに、アンモニアNH3が生成される。この化学反応によれば、さらに、四フッ化ケイ素SiF4とアンモニアNH3とに由来するケイフッ化アンモニウム塩(NH4)2SiF6(以下で、「塩AFS」と記載される。)が生成されるものと推定される。
図3は、比較例1のエッチング処理方法を用いてエッチングされたウェハ27の表面に付着した副生成物をTDS(Thermal Desorption Spectroscopy:昇温脱離ガス分析)分析により質量数m/zが15であるガスに関して分析した結果を示すグラフである。比較例1のエッチング処理方法では、ウェハ27が窒化ケイ素SiNを含有し、以下のプロセス条件で、ウェハ27をエッチングしている。なお、TDS分析は、1枚の未処理のウェハと2枚の処理済みのウェハに関して、合計3回行われた。

図3のグラフは、比較例1のエッチング処理方法を用いてエッチングされたウェハ27が200℃程度に加熱されたときに、質量数m/zが15であるガスがウェハ27の表面から発生していることを示している。質量数m/zが15であるガスとしては、NH+が推定される。このため、図3のグラフは、比較例1のエッチング処理方法によりウェハ27の表面に付着する副生成物がNH+を含有している化合物であると推定されることを示している。
図4は、比較例1のエッチング処理方法を用いてエッチングされたウェハ27の表面に付着した副生成物をTDSにより質量数m/zが16であるガスに関して分析した結果を示すグラフである。図4のグラフは、比較例1のエッチング処理方法を用いてエッチングされたウェハ27が200℃程度に加熱されたときに、質量数m/zが16であるガスがウェハ27の表面から発生していることを示している。質量数m/zが16であるガスとしては、NH2
+が推定される。このため、図4のグラフは、比較例1のエッチング処理方法によりウェハ27の表面に付着する副生成物がNH2
+を含有している化合物であると推定されることを示している。
図5は、比較例1のエッチング処理方法を用いてエッチングされたウェハ27の表面に付着した副生成物をTDSにより質量数m/zが17であるガスに関して分析した結果を示すグラフである。図5のグラフは、比較例1のエッチング処理方法を用いてエッチングされたウェハ27が200℃程度に加熱されたときに、質量数m/zが17であるガスがウェハ27の表面から発生していることを示している。質量数m/zが17であるガスとしては、NH3
+が推定される。このため、図5のグラフは、比較例1のエッチング処理方法によりウェハ27の表面に付着する副生成物がNH3
+を含有している化合物であると推定されることを示している。なお、400℃付近のピークは、未処理のウェハに関しても観察されることから、基板由来のものと推測される。
図6は、比較例1のエッチング処理方法を用いてエッチングされたウェハ27の表面に付着した副生成物をTDSにより質量数m/zが19であるガスに関して分析した結果を示すグラフである。図6のグラフは、比較例1のエッチング処理方法を用いてエッチングされたウェハ27が200℃程度に加熱されたときに、質量数m/zが19であるガスがウェハ27の表面から発生していることを示している。質量数m/zが19であるガスとしては、F+が推定される。このため、図6のグラフは、比較例1のエッチング処理方法によりウェハ27の表面に付着する副生成物がF+を含有している化合物であると推定されることを示している。
図7は、比較例1のエッチング処理方法を用いてエッチングされたウェハ27の表面に付着した副生成物をTDSにより質量数m/zが20であるガスに関して分析した結果を示すグラフである。図7のグラフは、比較例1のエッチング処理方法を用いてエッチングされたウェハ27が200℃程度に加熱されたときに、質量数m/zが20であるガスがウェハ27の表面から発生していることを示している。質量数m/zが20であるガスとしては、HF+が推定される。このため、図7のグラフは、比較例1のエッチング処理方法によりウェハ27の表面に付着する副生成物がHF+を含有している化合物であると推定されることを示している。
図8は、比較例1のエッチング処理方法を用いてエッチングされたウェハ27の表面に付着した副生成物をTDSにより質量数m/zが47であるガスに関して分析した結果を示すグラフである。図8のグラフは、比較例1のエッチング処理方法を用いてエッチングされたウェハ27が200℃程度に加熱されたときに、質量数m/zが47であるガスがウェハ27の表面から発生していることを示している。質量数m/zが47であるガスとしては、SiF+が推定される。このため、図8のグラフは、比較例1のエッチング処理方法によりウェハ27の表面に付着する副生成物がSiF+を含有している化合物であると推定されることを示している。
図9は、比較例1のエッチング処理方法を用いてエッチングされたウェハ27の表面に付着した副生成物をTDSにより質量数m/zが85であるガスに関して分析した結果を示すグラフである。図9のグラフは、比較例1のエッチング処理方法を用いてエッチングされたウェハ27が200℃程度に加熱されたときに、質量数m/zが85であるガスがウェハ27の表面から発生していることを示している。質量数m/zが85であるガスとしては、SiF3
+が推定される。このため、図9のグラフは、比較例1のエッチング処理方法によりウェハ27の表面に付着する副生成物がSiF3
+を含有している化合物であると推定されることを示している。
図3~図9は、比較例1のエッチング処理方法によりウェハ27の表面に付着する副生成物がNH+とNH2
+とNH3
+とF+とHF+とSiF+とSiF3
+とを含有している化合物であると推定されることを示している。すなわち、図3~図9は、比較例1のエッチング処理方法により生成される副生成物が塩AFSであることを示している。
図10は、実施例1のエッチング処理方法を用いてエッチングされたウェハ101と、比較例2のエッチング処理方法を用いてエッチングされたウェハ102とを比較した比較結果を示す図である。ウェハ101は、シリコン基板とシリコン窒化膜とフォトレジストとを備えている。シリコン窒化膜は、窒化ケイ素SiNから形成されている。シリコン窒化膜は、シリコン基板の一方の表面上に形成されている。フォトレジストは、所定パターンの開口が形成されている。フォトレジストは、シリコン窒化膜がシリコン基板とフォトレジストとの間に挟まれるように、シリコン窒化膜の上に形成されている。
実施例1のエッチング処理方法では、以下のプロセス条件でウェハ101をエッチングしている。なお、添加される塩素ガスCl2の流量は、処理ガスの総流量に対する比率で示す。

図10は、ウェハ101の断面を示し、ウェハ102の断面を示している。図10の比較結果は、ウェハ101に形成されたエッチング穴103の底面の寸法が、ウェハ102に形成されたエッチング穴104の底面の寸法より大きいことを示している。エッチング穴の開口部の寸法が変わらない場合、エッチング穴の底面の寸法は、大きくなるほど、エッチング穴の断面形状が矩形状に近づくことを表し、小さいほど、エッチング穴の断面形状が先細り形状に近付くことを表している。すなわち、図10の比較結果は、実施例1のエッチング処理方法が、比較例2のエッチング処理方法と比較して、底面の寸法が大きいエッチング穴を形成することができ、ウェハ101をより適切にエッチングすることができることを示している。このことから、図10の比較結果は、実施例1のエッチング処理方法が、比較例2のエッチング処理方法に比較して、塩AFSを含むエッチングの副生成物がウェハに付着する量を低減することを示している。

塩AFSは、塩素ガスCl2が入射するときに、次化学反応式により表現される化学反応が進行し、分解され、昇華されるものと推測される。

すなわち、既述の実施例のエッチング処理方法は、エッチングにより生成される塩AFSを分解することにより、ウェハの表面に付着する副生成物の量を低減することができるものと推測される。
実施形態のエッチング処理方法は、塩素ガスCl2を準備することと、塩素ガスCl2が存在する雰囲気でウェハ27をエッチングすることを備えている。このようなエッチング処理方法は、塩AFSが分解または昇華される温度(たとえば、200℃)より低い温度でウェハ27がエッチングされた場合でも、ウェハ27に付着する塩AFSを分解し、ウェハ27に付着する塩AFSの量を低減することができる。エッチング処理方法は、ウェハ27に付着する塩AFSの量が低減されることにより、ウェハ27を適切にエッチングすることができる。
なお、塩AFSが分解されて生じた組成物は、その場にとどまることなく揮発して除去される必要がある。すなわち、塩AFSが分解することによって生成される成分のうち、比較的蒸気圧が低いSiF4やSiCl4などのハロゲン化シリコンを代表とするシリコンを含む反応生成物が揮発する温度よりもウェハの温度が高いことが望ましい。特に塩AFSの分解における化学反応が起きるウェハの表面での温度が高いことが望ましい。反応生成物が揮発する温度より高いとは、反応生成物の蒸気圧曲線が示す温度より高いことである。反応生成物に複数の種類が含まれる場合は、高い温度の方が選択される。
ウェハの温度は、所定の温度に冷却された冷媒を循環することによって冷却された静電チャック12から熱が伝熱ガスを介してウェハに伝達されることにより、調整される。ここで、ウェハがプラズマ励起用の第1高周波電源42によって発生するプラズマに曝され、プラズマからの光やバイアス用の第2高周波電源44によって加速されたイオンがウェハに照射されるため、ウェハの温度、特にウェハのプラズマに面した表面温度は、調整された温度より高くなる場合がある。そのため、エッチング処理中の実際のウェハの温度を測定することが出来る、もしくは、プロセス条件からウェハの調整温度と実際のウェハの表面温度との温度差が推測出来るならば、ウェハの表面温度が反応生成物の蒸気圧曲線が示す温度より高い温度になる範囲でウェハの温度を調整するための設定温度を下げてもよい。
また、実施形態のエッチング処理方法では、ウェハ27は、載置台8の支持台11とガスシャワーヘッド31との間に配置されている。このとき、載置台8の支持台11とガスシャワーヘッド31とには、処理空間5にプラズマを生起する第1高周波と、プラズマを加速するバイアス用の第2高周波とが印加される。このようなエッチング処理方法は、このようなプラズマによりウェハがエッチングされることにより、高アスペクト比のエッチング穴をウェハに形成することができ、ウェハ27を適切にエッチングすることができる。
また、実施形態のエッチング処理方法では、ウェハ27の表面温度が、シリコンを含む反応生成物の蒸気圧曲線が示す温度より高く、100℃以下の範囲に含まれている。このようなエッチング処理方法は、たとえば、高温で壊れるデバイスがウェハ27に設けられていた場合でも、ウェハ27に付着する塩AFSをウェハ27から除去することができ、ウェハ27を適切にエッチングすることができる。
なお、既述の実施例のエッチング処理方法では、ウェハ27の温度が100℃以下であるときにウェハ27がエッチングされているが、ウェハ27の温度が100℃以上であるときにウェハ27がエッチングされてもよい。このような場合も、エッチング処理方法は、ウェハ27に付着する塩AFSをウェハ27から除去することができ、ウェハ27を適切にエッチングすることができる。
なお、既述の実施例のエッチング処理方法では、窒化ケイ素SiNを備えるウェハ、もしくは、複数のシリコン酸化膜と複数のシリコン窒化膜とが積層された多層膜を備えるウェハがエッチングされるが、このような窒化ケイ素SiNや多層膜が形成されていないエッチング対象をエッチングしてもよい。エッチング対象としては、窒化ケイ素SiNと二酸化ケイ素SiO2とを含有するもの、窒化炭化ケイ素SiCNや窒化酸化ケイ素SiONから形成されるものが例示される。実施形態のエッチング処理方法は、このようなエッチング対象をエッチングする場合も、エッチング対象に付着する塩AFSの量を低減することができ、エッチング対象を適切にエッチングすることができる。
なお、既述の実施例のエッチング処理方法では、処理ガスに塩素ガスCl2が添加されているが、塩素Clを含む他の化合物が添加されてもよい。塩素Clを含む他の化合物は、塩素ガスCl2よりも塩素基の価数が多い塩素化合物である。その塩素化合物としては、四塩化ケイ素SiCl4が例示される。その塩素化合物としては、さらに、トリクロロシランSiHCl3とヘキサクロロジシランSi2Cl6と四塩化炭素CCl4とクロロホルムCHCl3と三塩化ホウ素BCl3と三塩化リンPCl3と五塩化リンPCl5と塩化ホスホリルPOCl3と三塩化窒素NCl3とが例示される。また、塩素Clを含む他の化合物は、塩素ガスCl2よりも塩素ラジカル又は塩素イオンを解離させるための解離エネルギーが低い塩素化合物であってもよい。その塩素化合物としては、塩化水素HClとジクロロシランSiH2Cl2とジクロロメタンCH2Cl2とクロロメタンCH3Clと三フッ化塩素ClF3と二塩化硫黄S2Cl2と塩化チオニルSOCl2と塩化スルフリルSO2Cl2と二塩化カルボニルCOCl2と一塩化臭素BrClと一塩化ヨウ素IClとが例示される。
図16は、比較例4と実施例3と実施例4と実施例5とのエッチング処理方法を用いてエッチングされたウェハの表面をXPS分析した結果を示すグラフである。そのウェハは、窒化ケイ素SiNを含有している。実施例4のエッチング処理方法のプロセス条件は、実施例3のエッチング処理方法のプロセス条件のうちの処理ガスの組成がCF4/H2/2.5%SiCl4置換され、他の条件が実施例3のエッチング処理方法のプロセス条件と同じである。実施例5のエッチング処理方法のプロセス条件は、実施例3のエッチング処理方法のプロセス条件のうちの処理ガスの組成がCF4/H2/5%SiCl4に置換され、他の条件が実施例3のエッチング処理方法のプロセス条件と同じである。
図16のグラフは、実施例4と実施例5とのエッチング処理方法を用いてエッチングされたウェハの表面のフッ素Fの量が、比較例4のエッチング処理方法を用いてエッチングされたウェハの表面のフッ素Fの量より少ないことを示している。図16のグラフは、塩素Clを含む他の化合物が添加された処理ガスが利用される場合でも、実施形態のエッチング処理方法が、ウェハ27の表面に付着する塩AFSの量を低減することができることを示している。すなわち、図16のグラフは、塩素Clを含む他の化合物が添加された処理ガスが利用される場合でも、実施形態のエッチング処理方法がウェハ27を適切にエッチングすることができることを示している。
図16のグラフは、さらに、実施例4と実施例5とのエッチング処理方法を用いてエッチングされたウェハの表面のフッ素Fの量が、実施例3のエッチング処理方法を用いてエッチングされたウェハの表面のフッ素Fの量より少ないことを示している。すなわち、図16のグラフは、四塩化ケイ素SiCl4が添加された処理ガスが利用される場合に、塩素ガスCl2が添加された処理ガスに比較して、実施形態のエッチング処理方法がエッチング対象を適切にエッチングすることができることを示している。
図16のグラフは、さらに、実施例5のエッチング処理方法を用いてエッチングされたウェハの表面のフッ素Fの量が、実施例4のエッチング処理方法を用いてエッチングされたウェハの表面のフッ素Fの量より少ないことを示している。すなわち、図16のグラフは、四塩化ケイ素SiCl4が処理ガスに添加される量が多いときに、実施形態のエッチング処理方法がエッチング対象の表面に付着する塩AFSの量をより低減することができることを示している。
図18は、比較例5と実施例8と実施例9とのエッチング処理方法を用いてエッチングされたウェハ109~111を比較した結果を示す図である。比較例5のエッチング処理方法を用いてエッチングされたウェハ109は、シリコン基板と多層膜とフォトレジストとを備えている。多層膜は、複数のシリコン酸化膜と複数のシリコン窒化膜とが交互に積層されることにより形成されている。複数のシリコン酸化膜は、二酸化ケイ素SiO2から形成されている。複数のシリコン窒化膜は、窒化ケイ素SiNから形成されている。多層膜は、シリコン基板の一方の表面上に形成されている。フォトレジストは、所定パターンの開口が形成されている。フォトレジストは、多層膜がシリコン基板とフォトレジストとの間に挟まれるように、多層膜の上に形成されている。比較例5のエッチング処理方法では、以下のプロセス条件でウェハ109をエッチングしている。

図18の比較結果は、さらに、実施例9のエッチング処理方法で用いられる四塩化ケイ素SiCl4の量が、実施例8のエッチング処理方法で用いられる塩素ガスCl2の量よりも少ないことを示している。すなわち、図18の比較結果は、実施例9のエッチング処理方法が実施例8のエッチング処理方法に比較して、処理ガスに添加される塩素化合物の量をより少なくすることができることを示している。このことから、図18の比較結果は、四塩化ケイ素SiCl4が添加された処理ガスが利用される場合に、塩素ガスCl2が添加された処理ガスに比較して、処理ガスに含まれるエッチャントガスの分圧の低下を抑制することができることを示している。
なお、既述の実施例のエッチング処理方法では、塩素Clを含む化合物が処理ガスに添加されているが、塩素Clと異なる他のハロゲン元素を含む分子ガスや化合物が添加されてもよい。そのハロゲン元素としては、臭素Brとヨウ素Iとが例示され、分子ガスとしては、臭素ガスBr2とヨウ素ガスI2とが例示され、化合物としては、臭化水素HBrとヨウ化水素HIとが例示される。化合物としては、さらに、トリフルオロヨードメタンCF3Iと七フッ化ヨウ素IF7と五フッ化ヨウ素IF5とジクロロシランSiH2Cl2とトリクロロシランSiHCl3とヘキサクロロジシランSi2Cl6と四塩化炭素CCl4とクロロホルムCHCl3とジクロロメタンCH2Cl2とクロロメタンCH3Clと三塩化ホウ素BCl3と三塩化リンPCl3と五塩化リンPCl5と塩化ホスホリルPOCl3と三塩化窒素NCl3と三フッ化塩素ClF3と二塩化硫黄S2Cl2と塩化チオニルSOCl2と塩化スルフリルSO2Cl2と二塩化カルボニルCOCl2と一塩化臭素BrClと一塩化ヨウ素IClと五フッ化臭素BrF5と三フッ化臭素BrF3とが例示される。
また、処理ガスに添加される化合物はこれらに限定されるものではなく、ハロゲン元素として塩素Clと臭素Brとヨウ素Iのうち少なくとも一つのハロゲンが含まれるハロゲン化炭素(CX4など。Xは任意の元素(以下、同様))、ハロゲン化シラン(SiX4など)、ハロゲン化ホウ素(BX3など)、ハロゲン化硫黄(S2X2など)、ハロゲン化リン(PX3など)、ハロゲン化ホスホリル(POX3など)、ハロゲン化チオニル(SOX2など)、ハロゲン化スルフリル(PO2X2など)、ハロゲン化カルボニル(COX2など)であってよい。例えば、塩素Clと臭素Brとヨウ素Iのうち少なくとも一つのハロゲンが含まれるハロゲン化炭素として、CHBrClFやC2HCl2F3などが挙げられ、ハロゲン化シランとして、SiClF3やSiH3I、Si3Cl8などが挙げられる。
図17は、比較例4と実施例3と実施例6と実施例7とのエッチング処理方法を用いてエッチングされたウェハの表面をXPS分析した結果を示すグラフである。そのウェハは、窒化ケイ素SiNを含有している。実施例6のエッチング処理方法のプロセス条件は、実施例3のエッチング処理方法のプロセス条件のうちの処理ガスの組成がCF4/H2/HBrに置換され、他の条件が実施例3のエッチング処理方法のプロセス条件と同じである。実施例7のエッチング処理方法のプロセス条件は、実施例3のエッチング処理方法のプロセス条件のうちの処理ガスの組成がCF4/H2/HIに置換され、他の条件が実施例3のエッチング処理方法のプロセス条件と同じである。
図17のグラフは、実施例6と実施例7とのエッチング処理方法を用いてエッチングされたウェハの表面のフッ素Fの量が、比較例4のエッチング処理方法を用いてエッチングされたウェハの表面のフッ素Fの量より少ないことを示している。図17のグラフは、臭素Brまたはヨウ素Iを含む他の化合物が添加された処理ガスが利用される場合でも、実施形態のエッチング処理方法が、エッチング対象の表面に付着する塩AFSの量を低減することができることを示している。すなわち、図17のグラフは、臭素Brまたはヨウ素Iを含む他の化合物が添加された処理ガスが利用される場合でも、実施形態のエッチング処理方法がウェハ27を適切にエッチングすることができることを示している。
なお、既述のエッチング処理方法では、シリコン窒化膜のようなケイ素Siと窒素Nを含有するエッチング対象がエッチングされているが、窒素Nが含有されていないケイ素Siを含有するエッチング対象がエッチングされてもよい。このようなエッチング対象としては、シリコン酸化膜、シリコンカーバイド、シリコン含有低誘電率膜、単結晶シリコン、多結晶シリコン、アモルファスシリコンなどのシリコン含有膜が例示される。このとき、処理ガスは、窒素Nを含む化合物がさらに混合されている。その化合物としては、アンモニアNH3、三フッ化窒素NF3が例示される。この場合も、エッチングの副生成部として塩AFSが生成される。このため、エッチング処理方法は、塩AFSを分解することにより、エッチング対象の表面に付着する副生成物の量を低減することができ、エッチング対象を適切にエッチングすることができる。
なお、既述のエッチング処理方法では、容量結合型プラズマ(CCP:Capacitively Coupled Plasma)が用いられてウェハ27がエッチングされるが、他のプラズマが用いられてもよい。プラズマとしては、誘導結合型プラズマ(ICP:Inductively Coupled Plasma)、ラジアルラインスロットアンテナを用いたプラズマが例示される。プラズマとしては、電子サイクロトロン共鳴プラズマ(ECR:Electron Cyclotron Resonance Plasma)、ヘリコン波励起型プラズマ(HWP:Helicon Wave Plasma)がさらに例示される。
なお、既述の実施例のエッチング処理方法では、プラズマが用いられているが、液体が用いられてもよい。この場合も、エッチング処理方法は、エッチング対象の表面に付着する塩AFSの量を低減することができ、エッチング対象を適切にエッチングすることができる。
なお、既述の実施例のエッチング処理方法では、エッチング対象がエッチングされる環境にハロゲン元素を含む化合物が添加されているが、ハロゲン元素を含まない化合物が添加されてもよい。その化合物は、フッ化水素HFより強い酸の陰イオン(共役塩基)を構成する元素を含み、または、アンモニアNH3より強い塩基の陽イオン(共役酸)を構成する元素を含んでいる。その強い酸としては、リン酸H3PO4、硝酸HNO3、酢酸AcOH、硫化水素H2Sが例示される。その強い塩基としては、水酸化セシウムCsOH、水酸化カリウムKOH、水酸化ナトリウムNaOH、水酸化リチウムLiOH、ピリジン、アニリン、ヒドラジンN3H4が例示される。この場合も、エッチング処理方法は、エッチング対象の表面に付着する塩AFSの量を低減することができ、エッチング対象を適切にエッチングすることができる。
今回開示された実施形態は、すべての点で例示であって、制限的なものではないと考えられるべきである。上記の実施形態は、添付の請求の範囲およびその主旨を逸脱することなく、様々な形体で省略、置換、変更されてもよい。

- 化合物を準備することと、
前記化合物が存在する環境でエッチング対象をエッチングすることとを備え、
前記エッチング対象をエッチングすることは、
前記エッチング対象が窒化ケイ素SiNを含有するときに、水素Hおよびフッ素Fが存在する環境で前記エッチング対象をエッチングする工程を含み、
前記エッチング対象がケイ素Siを含有するときに、窒素N、水素Hおよびフッ素Fが存在する環境で前記エッチング対象をエッチングする工程を含み、
前記化合物は、フッ化水素HFより強い酸の陰イオンを構成する元素を含み、または、アンモニアNH3より強い塩基の陽イオンを構成する元素を含む
エッチング処理方法。 - 化合物を準備することと、
前記化合物が存在する環境でエッチング対象をエッチングすることとを備え、
前記エッチング対象をエッチングすることは、
前記エッチング対象が窒化ケイ素SiNを含有するときに、水素Hおよびフッ素Fが存在する環境で前記エッチング対象をエッチングする工程を含み、
前記エッチング対象がケイ素Siを含有するときに、窒素N、水素Hおよびフッ素Fが存在する環境で前記エッチング対象をエッチングする工程を含み、
前記化合物は、塩素Clと臭素Brとヨウ素Iとからなる集合から選択される少なくとも1つのハロゲン元素を含む
エッチング処理方法。 - 前記エッチング対象は、前記化合物を含有する処理ガスが充填される処理空間でエッチングされる
請求項2に記載のエッチング処理方法。 - 前記化合物は、前記少なくとも1つのハロゲン元素として、塩素Clを含む
請求項3に記載のエッチング処理方法。 - 前記化合物は、塩素Cl2である
請求項4に記載のエッチング処理方法。 - 前記化合物は、塩素Cl2よりも塩素基の価数が多い塩素化合物である
請求項4に記載のエッチング処理方法。 - 前記塩素化合物は、
四塩化ケイ素SiCl4とトリクロロシランSiHCl3とヘキサクロロジシランSi2Cl6と四塩化炭素CCl4とクロロホルムCHCl3と三塩化ホウ素BCl3と三塩化リンPCl3と五塩化リンPCl5と塩化ホスホリルPOCl3と三塩化窒素NCl3とからなる集合から選択される少なくとも1つの塩素化合物である
請求項6に記載のエッチング処理方法。 - 前記化合物は、塩素Cl2よりも塩素ラジカル又は塩素イオンを解離させるための解離エネルギーが低い塩素化合物である
請求項4に記載のエッチング処理方法。 - 前記塩素化合物は、
塩化水素HClとジクロロシランSiH2Cl2とジクロロメタンCH2Cl2とクロロメタンCH3Clと三フッ化塩素ClF3と二塩化硫黄S2Cl2と塩化チオニルSOCl2と塩化スルフリルSO2Cl2と二塩化カルボニルCOCl2と一塩化臭素BrClと一塩化ヨウ素IClとからなる集合から選択される少なくとも1つの塩素化合物である
請求項8に記載のエッチング処理方法。 - 前記化合物は、
塩素Cl2と四塩化ケイ素SiCl4と臭素ガスBr2とヨウ素ガスI2と塩化水素HClと臭化水素HBrとヨウ化水素HIとトリフルオロヨードメタンCF3Iと七フッ化ヨウ素IF7と五フッ化ヨウ素IF5とジクロロシランSiH2Cl2とトリクロロシランSiHCl3とヘキサクロロジシランSi2Cl6と四塩化炭素CCl4とクロロホルムCHCl3とジクロロメタンCH2Cl2とクロロメタンCH3Clと三塩化ホウ素BCl3と三塩化リンPCl3と五塩化リンPCl5と塩化ホスホリルPOCl3と三塩化窒素NCl3と三フッ化塩素ClF3と二塩化硫黄S2Cl2と塩化チオニルSOCl2と塩化スルフリルSO2Cl2と二塩化カルボニルCOCl2と一塩化臭素BrClと一塩化ヨウ素IClと五フッ化臭素BrF5と三フッ化臭素BrF3とからなる集合から選択される少なくとも1つのハロゲン化合物である

塩素Clと臭素Brとヨウ素Iのうち少なくとも一つが含まれるハロゲン化炭素とハロゲン化シランとハロゲン化ホウ素とハロゲン化硫黄とハロゲン化リンとハロゲン化ホスホリルとハロゲン化チオニルとハロゲン化スルフリルとハロゲン化カルボニルとからなる集合から選択される少なくとも1つのハロゲン化合物である
請求項3に記載のエッチング処理方法。 - 前記エッチング対象は、一対の電極の間に配置され、
前記一対の電極には、
前記処理空間にプラズマを生起する生起用高周波と、
前記プラズマを加速するバイアス用高周波とが印加され、
前記エッチング対象は、前記プラズマによりエッチングされる
請求項3~請求項11のいずれか一項に記載のエッチング処理方法。 - 前記エッチング対象の温度は、シリコンを含む反応生成物が揮発する温度より高く、100℃以下の範囲に含まれる
請求項3~請求項12のいずれか一項に記載のエッチング処理方法。 - 前記反応生成物は、ハロゲン化シリコンである、請求項13に記載のエッチング処理方法。
- 前記エッチング対象は、窒化ケイ素SiNと二酸化ケイ素SiO2とを含有する
請求項3~請求項14のいずれか一項に記載のエッチング処理方法。 - 前記エッチング対象は、
窒化ケイ素SiNを含有する複数の窒化シリコン層と、
二酸化ケイ素SiO2を含有する複数のシリコン酸化膜層とが積層されて形成される
請求項15に記載のエッチング処理方法。 - エッチング対象がエッチングされる処理空間を形成するチャンバーと、
化合物を含有する処理ガスを前記処理空間に供給するガス供給源とを備え、
前記化合物は、フッ化水素HFより強い酸の陰イオンを構成する元素を含み、または、アンモニアNH3より強い塩基の陽イオンを構成する元素を含む
エッチング処理装置。 - 前記強い酸は、リン酸H3PO4と硝酸HNO3と酢酸AcOHと硫化水素H2Sとを含み、
前記強い塩基は、水酸化セシウムCsOHと水酸化カリウムKOHと水酸化ナトリウムNaOHと水酸化リチウムLiOHとピリジンとアニリンとヒドラジンN3H4とを含む
