Definitions
- the present disclosure relates to a substrate storage container.
- the substrate storage container includes a container main body for storing the substrate, a lid for closing the opening of the container main body, and an annular packing provided between the container main body and the lid, and the substrate is hermetically sealed. Stored in a state.
- the extending piece is formed so as to form a substantially acute angle between the extension line and the sealing surface, the one that contacts the sealing surface and curves to the outside of the substrate storage container, and the front of the opening Those that are bent outward are known (see, for example, Patent Document 1 and Patent Document 2). Since these packings are deformed in the direction in which the extension piece is pressed against the sealing surface when the inside of the substrate storage container is negative pressure, in other words, when the external pressure is high, the sealing performance is excellent. It has become.
- the packing is formed of an elastomer or the like, and particles are relatively easily generated by friction.
- a purge gas such as an inert gas is supplied to the inside of the substrate storage container, that is, when the inside of the substrate storage container becomes a positive pressure, the extension piece is deformed in a direction to be peeled off from the sealing surface. May decrease.
- an object of the present invention is to reduce the generation of particles due to friction associated with opening and closing of the lid while ensuring the sealing performance against the internal positive pressure.
- a container main body that accommodates the substrate, a lid that closes the opening of the container main body, a first portion around the opening in the container main body, and a first portion that opposes the first portion in the lid.
- the two parts are provided with a substrate storage container that is at least partially non-contact and cooperates to form a labyrinth seal structure.
- FIG. 7A It is a disassembled schematic perspective view which shows the substrate storage container of one Example. It is a schematic sectional drawing which shows the labyrinth seal structure by an example. It is explanatory drawing of the sealing effect by the labyrinth seal structure shown in FIG. It is a schematic sectional drawing which shows the labyrinth seal structure by another example. It is a schematic sectional drawing which shows the labyrinth seal structure by another example. It is a schematic sectional drawing which shows the labyrinth seal structure by another example. It is a schematic sectional drawing which shows the labyrinth seal structure by another example. It is explanatory drawing of the effect of the structure of FIG. 7A.
- FIG. 1 is an exploded schematic perspective view showing a substrate storage container 1 of one embodiment.
- the substrate storage container 1 includes a container main body 10 that stores a substrate W, and a lid 20 that closes an opening 11 of the container main body 10.
- the container body 10 is a box-shaped body and is a front open type in which an opening 11 is formed on the front surface.
- the opening 11 is bent with a step so as to spread outward, and the surface of the step portion is formed as a seal surface 12 on the inner peripheral edge of the front surface of the opening 11.
- the container body 10 is preferably a front open type because it is easy to insert a substrate W having a diameter of 300 mm or 450 mm, but may be a bottom open type in which the opening 11 is formed on the lower surface.
- Supporters 13 are disposed on the left and right sides inside the container body 10.
- the support 13 has a function of placing and positioning the substrate W.
- a plurality of grooves are formed in the support body 13 in the height direction to constitute so-called groove teeth.
- substrate W is mounted in the groove
- the material of the support 13 may be the same as that of the container body 10, but a different material may be used in order to improve heat resistance, cleanability, and slidability.
- a rear retainer (not shown) is disposed at the rear (back side) inside the container body 10.
- the rear retainer holds the substrate W in a pair with a front retainer 30 described later when the lid 20 is closed.
- the support 13 has a substrate holding portion having, for example, a “ ⁇ ” shape or a straight shape on the back side of the groove teeth without providing the rear retainer, so that the front retainer 30 and the substrate holding can be held.
- the substrate W may be held by the part.
- the support 13 and the rear retainer are provided on the container body 10 by insert molding or fitting.
- the substrate W is supported by the support 13 and stored in the container body 10.
- An example of the substrate W includes a silicon wafer, but is not particularly limited, and may be a quartz wafer, a gallium arsenide wafer, a glass wafer, a resin wafer, or the like.
- a robotic flange 14 is detachably provided at the center of the ceiling of the container body 10.
- the substrate storage container 1 that stores the substrate W in a clean state is gripped by the robotic flange 14 by a transfer robot in the factory, and transferred to a processing apparatus for each process of processing the substrate W.
- a manual handle 15 that is gripped by the operator is detachably attached to the center of the outer surface of both sides of the container body 10.
- an air supply valve 18 and an exhaust valve 19 having a check valve function are provided on the bottom surface of the container body 10. These are supplied to the inside of the substrate storage container 1 closed by the lid 20 by supplying an inert gas such as nitrogen gas or dry air from the air supply valve 18, and exhausting it from the exhaust valve 19. The gas inside is replaced or the airtight state is maintained.
- the air supply valve 18 and the exhaust valve 19 are preferably located away from the position where the substrate W is projected onto the bottom surface, but the quantity and position of the air supply valve 18 and the exhaust valve 19 are not limited to those shown in the figure. Absent.
- the air supply valve 18 and the exhaust valve 19 have a filter for filtering gas.
- the replacement of the internal gas is performed for the purpose of blowing off impurities on the stored substrate W or reducing the internal humidity, and maintains the cleanliness of the inside of the substrate storage container 1 during transfer. It is possible to confirm whether or not the gas replacement is performed reliably by detecting the gas on the exhaust valve 19 side.
- the inside of the substrate storage container 1 becomes positive pressure, and conversely, the lid 20 is removed from the container body 10. Sometimes, the inside of the substrate storage container 1 becomes a negative pressure.
- the lid 20 has a substantially rectangular shape that is attached to the front surface of the opening 11 of the container body 10.
- the lid 20 includes a lid main body 21, a pair of locking mechanisms 26 installed on the lid main body 21 and locked, and a pair of plates 27 detachably covering the locking mechanisms 26. And is detachably fitted to the opening front portion of the container body 10.
- the lid body 20 is locked by a locking mechanism 26 by inserting a locking claw into a locking hole (not shown) formed in the container body 10.
- the lid body 21, the pair of locking mechanisms 26, and the pair of plates 27 of the lid 20 are molded using the same molding material as the container body 10.
- the lid 20 is detachably mounted or integrally formed with an elastic front retainer 30 that horizontally holds the front edge of the substrate W at the center.
- the front retainer 30 is a part in direct contact with the wafer, like the groove teeth and the substrate holding part of the support 13, a material having good cleaning properties and sliding properties is used.
- the front retainer 30 can also be provided on the lid 20 by insert molding or fitting.
- thermoplastic resins such as polycarbonate, cycloolefin polymer, polyetherimide, polyether sulfone, polyether ether ketone, and liquid crystal polymer.
- the thermoplastic resin may further be appropriately added with a conductive agent made of conductive carbon, conductive fiber, metal fiber, conductive polymer, various antistatic agents, ultraviolet absorbers, and the like.
- the substrate storage container 1 is not provided with an annular packing that is originally used between the container body 10 and the lid 20. Instead, a labyrinth seal structure is formed between the container body 10 and the lid 20.
- a labyrinth seal structure is formed between the container body 10 and the lid 20.
- FIG. 2 is a schematic cross-sectional view showing a labyrinth seal structure 70A according to an example.
- FIG. 2 (the same applies to FIG. 3 and subsequent figures) is a cross-sectional view of a portion of the container body 10 taken along line AA in FIG. 1 (cross-sectional view of the container body 10 with the lid 20 closed). It is.
- X and Y directions are defined as two directions orthogonal to each other.
- the X1 side corresponds to the inside
- the X2 side corresponds to the outside.
- the X direction corresponds to the radial direction around the opening 11.
- the Y direction the Y1 side corresponds to the inner side
- the Y2 side corresponds to the outer side.
- the Y direction (an example of the first direction) is a direction substantially parallel to the surface of the substrate W (see FIG. 1) when stored in the container body 10.
- the labyrinth seal structure 70A is formed.
- the first part 110 has a surface 101 (an example of a first surface) that faces the second part 210 in the Y direction, and a surface 102 that faces the second part 210 in the X direction.
- the surface 101 forms a seal surface 12 (see FIG. 1).
- the second part 210 has a surface 211 (an example of a first surface) that faces the first part 110 in the Y direction, and a surface 212 that faces the first part 110 in the X direction.
- the first portion 110 and the second portion 210 face each other in the Y direction and face each other in the X direction.
- the gap ⁇ 2 between the surface 101 and the surface 211 and the gap ⁇ 1 (minimum gap) between the surface 102 and the surface 212 are substantially the same, but may be different.
- the gap ⁇ 2 and the gap ⁇ 2 are set so that contact between the surface 101 and the surface 211 and contact between the surface 102 and the surface 212 do not occur due to tolerances or the like.
- the gap ⁇ 1 and the gap ⁇ 2 are larger than 0 mm, preferably 1.0 mm or less, and more preferably 0.5 mm or less. This is because if it is larger than 1.0 mm, the sealing performance cannot be obtained effectively.
- the labyrinth seal structure 70 ⁇ / b> A is formed by the surface 101 of the first part 110 and the surface 211 of the second part 210.
- the second part 210 has a rib group 710 protruding toward the first part 110.
- the rib group 710 includes three ribs 710-1, 710-2, and 710-3, but the number of ribs is arbitrary. For example, any one or two of the three ribs 710-1, 710-2, 710-3 may be omitted, or additional additional ribs may be set.
- Ribs 710-1, 710-2, and 710-3 are formed over the entire circumference around the opening 11.
- the ribs 710-1, 710-2, and 710-3 may be formed in an equal cross section over the entire circumference around the opening.
- the ribs 710-1, 710-2, and 710-3 may change in cross section in a part of the circumferential direction around the opening 11, or not in a part of the circumferential direction around the opening 11. It may be continuous.
- the ribs 710-1, 710-2, and 710-3 preferably have a form that takes into account the moldability of the lid body 21, that is, a form that can be removed from the mold.
- the ribs 710-2 and 710-3 are inclined such that the outer peripheral surface is directed inward as it goes toward the Y1 side.
- the sealing performance against the internal positive pressure can be improved as compared with the case where the inner peripheral surface is inclined outward as it goes to the Y1 side (the principle will be described later).
- the ribs 710-2 and 710-3 may be inclined so that the inner circumferential surface is directed outward as it goes to the Y1 side, or may not be inclined.
- the ribs 710-1, 710-2, and 710-3 preferably have a height difference (see height H in FIG. 2) within 10 mm, for example, within a range of 1 mm to 10 mm. If the height difference (see height H in FIG. 2) is 5 times or more, preferably 10 times or more the gap ⁇ 2, a large sealing effect can be expected.
- the shape of the second part 210 on the lid body 21 side and the shape of the first part 110 on the container body 10 side may be reversed. In the drawing, in order to explain the labyrinth effect in an easy-to-understand manner, the distance between ⁇ 1 and ⁇ 2 is shown larger than the height of H.
- FIG. 3 is an explanatory view of the sealing effect by the labyrinth seal structure 70A shown in FIG.
- the labyrinth seal structure 70A repeats a narrow portion 701 and an enlarged portion 702 along the X direction, as shown in FIG. 3 (also in FIG. 2). Therefore, for example, when the inside of the container body 10 is at a positive pressure, in the flow from the inside P0 to the outside P1 of the container body 10, as shown schematically by arrows in FIG. The pressure loss is caused by the rapid expansion of the flow path area at the time of transition to and the rapid reduction of the flow path area at the time of transition from the enlarged portion 702 to the narrow portion 701. In addition, when the transition from the inside P0 of the container main body 10 to the first narrow portion 701 is performed, the flow path area is rapidly reduced, so that pressure loss occurs.
- the flow path area is rapidly expanded, so that pressure loss occurs.
- the pressure gradually changes between the internal P0 and the external P1.
- the gas flow between the internal P0 and the external P1 via the labyrinth seal structure 70A is reduced or eliminated, and the sealing function is exhibited. That is, the sealing performance against the internal positive pressure is ensured.
- the sealing function is similarly exhibited. This is because, even in the flow from the outside P1 to the inside P0 of the container main body 10, the flow channel area is suddenly enlarged during the transition from the narrowed portion 701 to the enlarged portion 702, and the transition from the enlarged portion 702 to the narrowed portion 701 is performed. This is because pressure loss occurs due to repeated rapid reduction of the flow path area.
- the number of repetitions of rapid expansion and rapid contraction is preferably at least three times, including rapid contraction from the inside P0 of the container body 10 and rapid expansion from the container body 10 to the outside P1. That is, as described above, the number of ribs may be one or more. However, in order to improve sealing performance, the number of ribs is preferably two or more.
- the substrate storage container 1 is used many times, and the lid 20 is opened and closed many times.
- the lid 20 is opened and closed many times.
- particles are likely to be generated due to friction. That is, particles are easily generated by sliding on the seal surface of the packing accompanying opening and closing of the lid. In a state where such particles are generated, if the inside of the container body has a negative pressure when the lid is opened, the particles may enter the container body and contaminate the substrate W.
- the packing since the packing is not used, it is possible to avoid the above-described inconveniences (that is, problems due to the comparative example) caused by using the packing.
- the first part 110 and the second part 210 are not in contact with each other. Therefore, there is a possibility that particles are generated from the first part 110 and the second part 210 due to friction. Low.
- high sealing performance can be secured by the labyrinth seal structure 70 ⁇ / b> A even though the first part 110 and the second part 210 are not in contact with each other.
- the sealing effect by the labyrinth seal structure 70A is as described above with reference to FIG.
- the labyrinth seal structure 70A is formed between the surface 101 of the first part 110 and the surface 211 of the second part 210, but instead of or in addition to this, the first part A similar labyrinth seal structure may be formed between the surface 102 of 110 and the surface 212 of the second portion 210.
- the rib group 710 is formed at the second portion 210, but instead, a similar rib group 710 may be formed at the first portion 110.
- FIG. 4 is a schematic cross-sectional view showing a labyrinth seal structure 70B according to another example.
- the same components as those in the above-described example illustrated in FIG. 2 may be denoted by the same reference numerals and description thereof may be omitted.
- the lid 20 is replaced with a lid 20B.
- the lid 20B is different from the lid 20 in that the second portion 210B is attached to the lid body 21B. That is, in the lid 20, the second portion 210 is a part of the lid body 21 (as opposed to being integrally formed), whereas in the lid 20 ⁇ / b> B shown in FIG. 210B is not part of the lid body 21B, but is integrated by being attached to the lid body 21B.
- the lid body 21B is formed of a resin material such as polycarbonate, cycloolefin polymer, liquid crystal polymer, polyetheretherketone, or polypropylene.
- the second portion 210B is formed of a resin material having high slidability such as polyether ketone, polybutylene terephthalate, polyacetal, etc., in addition to polypropylene. Even when the lid 20B requires low hygroscopicity, the second portion 210B may be formed of a material that is not low hygroscopic because the second portion 210B is a relatively small portion of the lid 20B.
- the material of the second portion 210B includes thermoplastic elastomers such as polyester elastomers, polyolefin elastomers, fluorine elastomers, urethane elastomers, fluorine rubber, ethylene propylene rubber, silicone rubber, etc.
- the elastic body can also be used. These materials include fillers made of carbon, glass fiber, mica, talc, silica, calcium carbonate, etc., and resins such as polyethylene, polyamide, polyacetal, fluororesin, and silicone resin from the viewpoint of improving adhesion. A predetermined amount may be selectively added. In addition, from the viewpoint of imparting conductivity and antistatic properties, carbon fibers, metal fibers, metal oxides, various antistatic agents, and the like may be added as appropriate.
- the second part 210B is integrated with the lid main body 21B, for example, by fitting.
- the second portion 210B may be integrated with the lid main body 21B by bonding.
- the second portion 210B may be integrally molded (for example, two-color molding) with the lid main body 21B.
- At least a part of the first part 110 around the opening 11 in the container body 10 and the second part 210B facing the first part 110 in the lid 20B is non-contact, and cooperates with the labyrinth.
- a seal structure 70B is formed.
- the labyrinth seal structure 70B itself may be the same as the labyrinth seal structure 70A shown in FIG. However, in FIG. 4, since the 2nd site
- the second portion 210B may be provided on the container body 10 side.
- the second portion 210B is separate from the lid main body 21B, and therefore can be formed of a material different from that of the lid main body 21B. Therefore, the second portion 210B can be formed of a resin material having high slidability. In this case, the generation of particles is kept to a minimum even when the first part 110 and the second part 210B, which are supposed to be non-contact if they are designed values (nominal values), due to component tolerances or the like. be able to.
- the second member 210B even if a part of the second member 210B comes into contact with the first portion 110, it can be absorbed by an elastic body, and other gaps ⁇ 2 can be secured, so the dimensional accuracy of the molded product is wide. Since it can be secured, control is easy and stable.
- FIG. 5 is a schematic cross-sectional view showing a labyrinth seal structure 70C according to another example.
- the same components as those in the example shown in FIG. 2 described above may be denoted by the same reference numerals and description thereof may be omitted.
- the example shown in FIG. 5 differs from the example shown in FIG. 2 in that the container body 10 is replaced with a container body 10C, and the lid 20 is replaced with a lid 20C.
- the container body 10C is different from the container body 10 shown in FIG. 2 in that the first part 110 is replaced with the first part 110C.
- the lid body 20C is different from the lid body 20 shown in FIG. 2 in that the lid body 21 is replaced with the lid body 21C.
- the lid body 21C is different from the lid body 21C shown in FIG. 2 in that the second part 210 is replaced with the second part 210C.
- the labyrinth seal structure 70C is formed.
- the first part 110C has a surface 101C (an example of a first surface) that faces the second part 210C in the Y direction, and a surface 102C that faces the second part 210C in the X direction.
- the surface 101C forms the seal surface 12 (see FIG. 1).
- the second part 210C has a surface 211C (an example of a first surface) that faces the first part 110C in the Y direction, and a surface 212C that faces the first part 110C in the X direction.
- the first portion 110C and the second portion 210C face each other in the Y direction and face each other in the X direction.
- the labyrinth seal structure 70C is formed by the surface 101C of the first part 110C and the surface 211C of the second part 210C.
- the first portion 110C has a rib group 120C protruding toward the second portion 210C.
- the rib group 120C has two ribs 120C-1 and 120C-2, but the number of ribs is arbitrary. For example, any one of the two ribs 120C-1 and 120C-2 may be omitted, or further additional ribs may be set.
- the second part 210C has a rib group 710C protruding toward the first part 110C.
- the rib group 710C has two ribs 710C-1 and 710C-2, but the number of ribs is arbitrary. For example, any one of the two ribs 710C-1 and 710C-2 may be omitted, or further additional ribs may be set.
- the ribs 120C-1 and 120C-2 and the ribs 710C-1 and 710C-2 are formed over the entire circumference around the opening 11.
- the ribs 120C-1 and 120C-2 and the ribs 710C-1 and 710C-2 may be formed in an equal cross section over the entire circumference around the opening.
- at least one of the ribs 120C-1 and 120C-2 and the ribs 710C-1 and 710C-2 may have a cross-section that changes in part in the circumferential direction around the opening 11, or the opening 11 It may be discontinuous in a part of the surrounding circumferential direction.

As shown in FIG. 5, the ribs 120C-1 and 120C-2 are inclined such that the outer circumferential surface is directed inward as it goes toward the Y2 side. However, in a modified example, the ribs 120C-1 and 120C-2 may be inclined so that the inner peripheral surface is directed outward as it goes to the Y2 side.
- the ribs 710C-1 and 710C-2 preferably have a form considering the moldability of the lid body 21C, that is, a form that can be removed from the mold. However, in the modification, the rib 710-2 may be inclined so that the inner peripheral surface is directed outward as it goes to the Y1 side.
- the ribs 120C-1 and 120C-2 and the ribs 710C-1 and 710C-2 preferably have a height difference (see height H in FIG. 5) within 10 mm, for example within a range of 1 mm to 10 mm. Good. - the same components as those in the example illustrated in FIG. 5 described above may be denoted by the same reference numerals and description thereof may be omitted.
- the lid 20C is replaced with a lid 20D.
- the lid body 20D is different from the lid body 20C in that the second portion 210D is attached to the lid body 21D. That is, in the lid 20C, the second portion 210C is a part of the lid main body 21C (as opposed to being integrally formed), whereas in the lid 20D shown in FIG. 210D is not part of the lid body 21D, but is integrated by being attached to the lid body 21D.

- the second portion 210D can be formed of a material different from that of the lid main body 21D because it is separate from the lid main body 21D. Accordingly, the second portion 210D can be formed of a resin material having high slidability. In this case, the generation of particles is kept to a minimum even when the first part 110C and the second part 210D, which are supposed to be non-contact if they are designed values (nominal values) due to component tolerances, etc. be able to.
- the second member 210D even if a part of the second member 210D comes into contact with the first portion 110C, if it is an elastic body, it can be absorbed and other gaps can be secured, so that the dimensional accuracy of the molded product is widely secured. Because it is possible, control is easy and stable.

Abstract
