Description
本発明は、IF7精製ガスの製造方法および保管容器に関する。
これまでIF7ガス(七フッ化ヨウ素)の製造技術において様々な検討がなされてきた。この種の技術として、例えば、特許文献1に記載の技術が知られている。特許文献1には、フッ素ガスを循環供給するとともに、他方の原料である五フッ化ヨウ素をガス化させ、両者をガスの状態で混合し反応させるようにした七フッ化ヨウ素を製造する方法が記載されている(特許文献1の請求項1、段落0001等)。
本発明者が検討した結果、特許文献1に記載の製造方法で得られたIF7含有ガスにおいて、各種製品の製造安定性の点で改善の余地があることが判明した。
本発明者はさらに検討したところ、IF7精製ガス中におけるCr(クロム)の含有量を指標とすることにより、IF7精製ガス中の不純物の低減度合いを安定的に評価できることを見出した。このような知見に基づきさらに鋭意研究したところ、IF7精製ガス中におけるCrの含有量を100質量ppb以下とすることにより、各種の製品の製造安定性に優れたIF7精製ガスを実現できることを見出し、本発明を完成するに至った。
本発明によれば、

本実施形態のIF7精製ガスの製造方法は、2以上の化合物を反応させてIF7含有ガスを得る反応工程と、得られたIF7含有ガスを蒸留し、下記の条件1を満たすIF7精製ガスを得る精製工程と、を含むものである。

本発明者の知見によれば、IF7の合成(反応工程)、貯蔵、輸送などの様々な過程において、IF7含有ガス中に不純物が混入することがある。この不純物としては、例えば、器具や設備装置を構成する容器、弁および配管等の、IF7含有ガスが接触する金属材料に由来する金属不純物などが考えられる。このような不純物が多く残存したIF7含有ガスを使用した場合、要求水準の高い製品性能が低下する、製品の製造安定性が低下する等の影響が懸念される。
これに対して、本発明者が検討した結果、IF7含有ガスを蒸留し、所定の条件を満たすIF7精製ガスを得ることにより、IF7精製ガス中の不純物を所定量以下まで低減できるため、各種の製品の製造安定性に優れたIF7精製ガスを実現できることが見出された。本発明者の知見によれば、IF7精製ガス中におけるCr(クロム)の含有量を指標とすることにより、IF7精製ガス中の不純物の低減度合いを安定的に評価することができることが分かった。このような知見を踏まえてさらに鋭意検討した結果、蒸留によりIF7精製ガス中におけるCrの含有量を100質量ppb以下とすることにより、各種の製品の製造安定性に優れたIF7精製ガスを実現できることが見出された。
本実施形態の製造工程で得られたIF7精製ガスは、有機合成分野、無機合成分野、原子力分野および半導体分野などの様々な分野で、クリーニングガスやフッ素化剤として用いることができる。このIF7精製ガスは、例えば、クリーニングガスとして、MEMS(Micro Electro Mechanical Systems)デバイス、液晶用TFT(Thin Film Transistor)パネルおよび太陽電池などの半導体製造プロセスにおける、基板のエッチング、CVD(Chemical Vapor Deposition)などの薄膜形成、半導体製造装置の内部洗浄に使用され得る。また、このIF7精製ガスは、フッ素化剤として、フッ素化学品合成に使用され得る。この中でも、高純度の観点からIF7精製ガスは、半導体分野における微細化に対応したエッチングガスとして好適に用いることができる。

IF7含有ガスを得る反応工程は、特に限定されないが、第1原料や第2原料等の2以上の化合物を反応させてIF7含有ガスを得る工程を含むものである。IF7含有ガスを得る方法の具体例としては、例えば、第1原料としてIF5と第2原料としてF2とを反応させてIF7ガスを得る第1の方法や、第1原料としてF2と第2原料としてI2とを反応させてIF7ガスを得る第2の方法等が挙げられる。
第1の方法において、IF5(液体)中に分散したI2(固体)に、IF7ガスを反応させてIF5ガスを得た後に、そのIF5ガスとF2ガスを反応させてIF7含有ガスを得る手法を採用してもよい。これにより、小設備で大量合成が可能になる。また、第2の方法において、F2ガスとI2ガスを直接反応させる気気合成により、IF7含有ガスを得る手法を採用してもよい。なお、第1の方法と第2の方法のいずれにおいても、F2ガスの代わりにNF3ガス、ClF3ガスなどのフッ素化剤を使用することもできる。
上記IF7含有ガスを得る反応工程は、第1原料、第2原料またはIF7含有ガスの少なくとも一以上が金属材料と接触する工程を含み得る。
ここで、IF7やIF5等のフッ素化ハロゲン間化合物およびI2やF2等のハロゲン分子は、酸化性および腐食性が高い。このため、IF7含有ガスの反応工程、貯蔵、輸送中に、フッ素化ハロゲン間化合物やハロゲン分子原料や金属材料と接触した場合、得られたIF7含有ガス中に不純物が多分に残存すると推察される。金属材料としては、例えば、反応触媒や、器具、設備装置を構成する容器、弁、配管等の内部を構成する部材が挙げられる。
ここで、IF7やIF5等のフッ素化ハロゲン間化合物およびI2やF2等のハロゲン分子は、酸化性および腐食性が高い。このため、IF7含有ガスの反応工程、貯蔵、輸送中に、フッ素化ハロゲン間化合物やハロゲン分子原料や金属材料と接触した場合、得られたIF7含有ガス中に不純物が多分に残存すると推察される。金属材料としては、例えば、反応触媒や、器具、設備装置を構成する容器、弁、配管等の内部を構成する部材が挙げられる。
IF7含有ガス中の不純物としては、例えば、Fe、Cr、Mn、Co、Ti、Mo、CuおよびNiからなる群から選択される一種以上の金属、または、この金属の酸化物、ハロゲン化物あるいは酸ハロゲン化物などの金属化合物等が挙げられる。
本発明者の知見によれば、IF7含有ガス中のFe、Cr、Mn、Co、Ti、Mo、CuおよびNiからなる群から選択される一種以上の金属の含有量が、IF7含有ガス全体に対して、質量基準で100ppb(質量ppb)超えの場合、この中でも、少なくともCrの含有量が質量基準で100ppb(質量ppb)超えの場合、不純物が多分に残存したIF7含有ガスであると判断でき、そのようなIF7含有ガスの使用によって製品の製造安定性が低下すること等の影響が懸念される。
IF7含有ガスを蒸留する精製工程は、得られたIF7含有ガスを蒸留し、次の条件1を満たすIF7精製ガスを得る工程を含むものである。ここで、IF7精製ガスは、IF7を精製して得られたガスを意味する。

また、得られた精製工程の後におけるIF7精製ガスは、他の成分として、例えばIF5を含有してもよい。IF7精製ガス中の当該IF5の含有量は、IF7精製ガス全体に対して、体積基準で1%(体積%)以下、好ましくは0.8%以下、より好ましくは0.3%以下とすることができる。当該IF5の含有量の下限値は、特に限定されないが、例えば、体積基準で0.001%以上としてもよく、0.005%以上としてもよい。上記の蒸留により、沸点の違いを利用してIF5の残存量を低減し、高純度のIF7精製ガスを実現できる。
また、得られた精製工程の後におけるIF7精製ガスは、他の成分として、例えばHF(フッ化水素)を含有してもよい。IF7精製ガス中の上記HFの含有量の上限値は、IF7精製ガス全体に対して、体積基準で、例えば、200ppm以下でもよく、100ppm以下でもよく、50ppm以下でもよい。IF7精製ガス中の上記HFの含有量の下限値は、IF7精製ガス全体に対して、例えば、体積基準で1ppm(体積ppm)以上でもよく、10ppm以上でもよく、20ppm以上でもよい。上記の蒸留により、沸点の違いを利用してHFの残存量を低減し、高純度のIF7精製ガスを実現できる。
本実施形態の精製工程は、公知の蒸留手段を使用することができるが、例えば、回分式蒸留、連続式蒸留、常圧蒸留、減圧蒸留(真空蒸留)、および加圧蒸留からなる群から選択される一種以上を含む蒸留処理を実施することができる。これらを単独で用いても2種以上を組み合わせて用いてもよい。また、これらを繰り返し実施してもよい。例えば、回分式蒸留及び連続式蒸留のいずれか一つの蒸留手段が用いられる。この蒸留手段は、常圧蒸留、減圧蒸留(真空蒸留)及び加圧蒸留のいずれか一つと組み合わせ用いることができる。
また、上記の精製工程は、上記の蒸留に限定されずに、必要に応じて、他の精製、捕集、脱気、移液等の公知の操作を1または2以上組み合わせてもよい。これらの操作のいずれか1種以上を複数回実施してもよい。各操作の実施順番は適宜選択され得る。

本実施形態の精製工程は、IF7含有ガスを蒸留塔に導入して蒸留を行う工程を含むことができる。このような蒸留方法を使用することにより、IF7と不純物との分離性や、所望のIF7精製ガスの製造安定性を高めることができる。
次に、図1に示す蒸留装置(蒸留塔100)を用いた精製工程を説明する。

本実施形態の蒸留装置(蒸留塔100)は、図1に示すように、蒸留釜110、充填塔120および還流器130を備えるものである。蒸留釜110、充填塔120および還流器130は、互いに接続される。蒸留塔100は、図1に示すような、内部に充填物を入れる充填式でもよいが、複数の棚板を設ける棚段式でもよい。
蒸留釜110は、導入ライン(導入経路)を介して釜ジャケットの内部に、得られたIF7(液体)が導入される。蒸留釜110は、循環式の恒温槽140から釜ジャケットに流通された熱媒により、IF7を加熱する。加熱されたIF7(気体)は、充填塔120に移動する。
蒸留釜110において、熱媒の温度は、適宜調整される。釜ジャケットの内温は、例えば、約20℃(蒸留初期)~50℃(蒸留終盤)に調整され得る。また、釜ジャケットの外温は、例えば、釜ジャケットの内温+10℃~20℃に調整され得る。

充填塔120は、塔内に充填物を含有する。充填塔120は、蒸留釜110から移動したIF7(気体)を還流器130に移動させるとともに、還流器130から還流されたIF7(液体)と充填物の表面上で気液接触させる。すなわち、充填塔120は、塔頂から充填物に沿って流下する液と、塔底から充填物の間隙を上昇する気体とを接触させる。これにより、IF7と不純物との分離性を高めることができる。
充填物は、規則性充填物または不規則性充填物の公知のものであれば、特に限定されない。充填物は、金属製、セラミック製、プラスチック製のいずれでもよく、耐食性金属製またはセラミックス製が好ましく、安価で取り扱い容易の観点から、ニッケル製またはSUS製がより好ましい。これにより、蒸留過程における金属不純物の混入を抑制できる。例えば、パッキン型、リング型、ボール型等の不規則製充填物を使用してもよい。
充填塔120の塔内径や塔高さは、還流比やFファクタ等の観点から、適宜設定することが可能である。また、充填塔120は、塔内に、ディストリビューター、コレクター、サポートグリッド等の各種塔内部品が設置されていてもよい。
還流器130は、チラーユニット150から還流器ジャケットに流通された冷媒により、充填塔120を通過したIF7(気体)を冷却する。還流器130は、例えば、シェルアンドチューブ型であり得る。還流器130中で冷却されたIF7は、充填塔120に還流される。冷媒の温度は、適宜調整される。還流器ジャケットの内温は、例えば、約10℃~20℃に調整され得る。還流器130の還流比については、例えば、還流器130の冷却能力、塔頂から留出させるIF7の量などを適切に調整すること等で制御できる。
蒸留塔100の塔頂は、捕集ライン(捕集経路)を介して、IF7精製ガスを回収する捕集器(不図示)に接続される。還流器130中のIF7(気体)の還流されない一部は、留出されて捕集器内に回収される。
捕集器は、チラーユニットから捕集器ジャケットに冷媒が流通され得る。冷媒の温度は、例えば、約10℃以下に適宜調整される。
捕集ラインは、IF7ガスの初留や主留が抜出される前に、Heガスなどの不活性ガスにより、その内部が置換(充填)され得る。これにより、IF7精製ガスを高純度化することが可能である。
還流器130(捕集ラインが接続された蒸留塔100の塔頂)と捕集器との間にフィルターが設けられていてもよい。マスフローコントローラ(MFC)を用いて、流量制御しながら初留や主留を抜き出する。これにより、IF7精製ガスを高純度化することが可能である。
なお、捕集ラインの接続口や内部にフィルターが設置され得る。フィルターは、公知のものを使用できる。

以上より、蒸留されたIF7精製ガスは捕集器中に回収される。回収されたIF7精製ガスについて、金属不純物や不純物ガスを分析できる。例えば、誘導結合プラズマ質量分析計(ICP-MS)により、金属成分やガス成分の含有量を測定できる。
また、蒸留塔100を用いて、例えば、約50℃以下の低温でIF7含有ガスを蒸留することにより、金属材料由来の金属不純物の発生を抑制でき、高純度のIF7精製ガスが実現できる。
続いて、蒸留塔100の使用手順の一例を説明する。
まず、上記反応工程で得られたIF7含有ガスを蒸留塔100に導入する。具体的には、導入ラインからIF7含有ガスを蒸留釜110に導入する。
続いて、チラーユニット150から還流器130に冷媒を流通させる。冷媒の温度は、例えば、10℃~20℃に設定する。
続いて、恒温槽140から蒸留釜110に熱媒を流通させる。熱媒の温度は、蒸留釜110の釜ジャケットの内温が、20℃(初期)~50℃(終盤)となるように設定する。
続いて、蒸留釜110で加熱されたIF7が充填塔120を通過し、還流器130で冷却されて再び充填塔120に還流される。初期は、充填塔120から上昇したIF7の全量を充填塔120に還流される全還流状態とする。例えば、塔内の温度が一定になってから約30分以上保持することで、IF7を全還流状態とし得る。
続いて、全還流状態とした後、蒸留塔100の塔頂からIF7を一定量で留出させる初留抜出を行う。この初留はカット(破棄)するか、回収して再利用する。例えば、塔頂から留出させたIF7中のHF濃度をFT-IRを用いて測定し、そのHF濃度の指標として、HF濃度が所定値(例えば100体積ppm)まで低下したら、初留抜出を終了してもよい。
続いて、蒸留塔100から捕集器までの捕集ラインをHeで置換する。
続いて、捕集器に冷媒を流通させる。例えば、冷媒の冷媒温度10℃に設定してもよい。
続いて、蒸留塔100の塔頂からIF7を一定量で留出させる主留を行う。この主留をIF7精製ガスとして捕集器に回収する。
続いて、チラーユニット150から還流器130に冷媒を流通させる。冷媒の温度は、例えば、10℃~20℃に設定する。
続いて、恒温槽140から蒸留釜110に熱媒を流通させる。熱媒の温度は、蒸留釜110の釜ジャケットの内温が、20℃(初期)~50℃(終盤)となるように設定する。
続いて、蒸留釜110で加熱されたIF7が充填塔120を通過し、還流器130で冷却されて再び充填塔120に還流される。初期は、充填塔120から上昇したIF7の全量を充填塔120に還流される全還流状態とする。例えば、塔内の温度が一定になってから約30分以上保持することで、IF7を全還流状態とし得る。
続いて、全還流状態とした後、蒸留塔100の塔頂からIF7を一定量で留出させる初留抜出を行う。この初留はカット(破棄)するか、回収して再利用する。例えば、塔頂から留出させたIF7中のHF濃度をFT-IRを用いて測定し、そのHF濃度の指標として、HF濃度が所定値(例えば100体積ppm)まで低下したら、初留抜出を終了してもよい。
続いて、蒸留塔100から捕集器までの捕集ラインをHeで置換する。
続いて、捕集器に冷媒を流通させる。例えば、冷媒の冷媒温度10℃に設定してもよい。
続いて、蒸留塔100の塔頂からIF7を一定量で留出させる主留を行う。この主留をIF7精製ガスとして捕集器に回収する。
蒸留塔100における還流比は、例えば、1~50であり、好ましくは3~33であり、より好ましくは5~30である。このような範囲内とすることにより、IF7中におけるCr含有量を低減させることができる。還流比Rは、Q/(HD)(Q:還流器で冷却に使用されるエネルギー(W)、H:IF7蒸発熱(=30.6×103J/mol)、D:留出量(mol/秒))により計算される。
Fファクタとは、塔内の上昇蒸気の負荷を表す係数である。充填材のサイズや形状に応じて適切なFファクタを設定することが好ましい。
また、蒸留塔100におけるFファクタ[(m/s)・(kg/m3)0.5]は、例えば、0.05~1.5であり、好ましくは0.1~0.7であり、より好ましくは0.15~0.58である。このような範囲内とすることにより、IF7中におけるCr含有量を低減させることができる。また上記下限値以上とすることにより充填材の能力(理論段相当高さHETP)を向上させることができる。上記上限値以下とすることにより、フラッディング現象の発生を抑制し、蒸留塔を安定的に制御可能になる。Fファクタは、V×d0.5(V:充填塔内蒸気線速度(m/sec)、d:IF7ガス比重(=11.6kg/m3))により計算される。
また、蒸留塔100におけるFファクタ[(m/s)・(kg/m3)0.5]は、例えば、0.05~1.5であり、好ましくは0.1~0.7であり、より好ましくは0.15~0.58である。このような範囲内とすることにより、IF7中におけるCr含有量を低減させることができる。また上記下限値以上とすることにより充填材の能力(理論段相当高さHETP)を向上させることができる。上記上限値以下とすることにより、フラッディング現象の発生を抑制し、蒸留塔を安定的に制御可能になる。Fファクタは、V×d0.5(V:充填塔内蒸気線速度(m/sec)、d:IF7ガス比重(=11.6kg/m3))により計算される。
上記の還流比やFファクタは、例えば、還流器130の冷媒流量、入口、出口の冷媒温度、塔頂内温、蒸留釜の熱媒流量等を調整することにより、適切に制御可能である。
その後、主留の抜出量(留出量)が減って一定流量を保てなくなった時点、又は塔頂内温が低くなって20℃に保てなくなった時点で、主留抜出を終了してもよい。
以上により、捕集器中に、蒸留されたIF7精製ガスを回収することができる。

本実施形態では、たとえばIF7の反応工程やIF7の精製工程等を適切に選択することにより、上記IF7精製ガス中におけるCrの含有量、Fe、Co、およびNiの含有量、Mn、Ti、MoおよびCuの含有量、Na、Al、CaおよびZnの含有量、HFの含有量およびIF5の含有量を制御することが可能である。これらの中でも、たとえば、蒸留条件や蒸留手順を適切に選択すること、還流比やFファクタ等の蒸留塔の設定条件を調整すること等が、上記IF7精製ガス中におけるCrの含有量、Fe、Co、およびNiの含有量、Mn、Ti、MoおよびCuの含有量、Na、Al、CaおよびZnの含有量、HFの含有量およびIF5の含有量を所望の数値範囲とするための要素として挙げられる。
本実施形態の保管容器は、上記の製造方法で得られたIF7精製ガスを内部に充填してなるものである。保管容器中IF7は液体で保管され得る。これにより、保管性や搬送性を高めることができる。
上記保管容器は、内部空間を有する金属製容器と、金属製容器に設けられたIF7の出入口と、出入口に設けられた弁と、を備えることができる。出入口から導入されたIF7は、金属製容器内の内部空間に保管される。これにより、IF7の取り扱い性を高めることができる。
上記保管容器の金属製容器は、少なくとも内部(IF7と接触する内壁)が耐食性金属製またはセラミックス製であることが好ましい。耐食性金属またはセラミックスとして、ニッケル、ニッケル基合金、ステンレス鋼(SUS)、マンガン鋼、アルミニウム、アルミニウム基合金、チタン、チタン基合金、白金、またはアルミナ等が挙げられる。この中でも、安価で取り扱い容易の観点から、金属製容器は、ニッケル、ニッケル基合金等のニッケル製またはSUS製がより好ましい。なお、SUSを使用する場合、IF7の充填前に、フッ素化合物ガスやフッ素ガスを流通し、表面に不動態皮膜を形成するなどの処理を行うことが好ましい。これにより、高純度を維持したままIF7を保管・搬送することが可能である。
以下、本発明について実施例を参照して詳細に説明するが、本発明は、これらの実施例の記載に何ら限定されるものではない。特に記載しない限り、以下に記載の「wtppb」は「質量ppb」、「volppb」は「体積ppb」、「vol%」は「体積%」を表す。
[実験例1]
F2ガスとI2ガスとを反応させて、表1に示す比率にて各成分を含有するIF7含有ガスを得た。比較例1として、得られたIF7含有ガスを未蒸留のまま使用した。
続いて、表2に示す還流比・Fファクタの条件で下記の精製手順に従って、得られたIF7含有ガスを蒸留し、表1中に示す比率にて各成分を含有するIF7精製ガスを得た。実施例1として、得られたIF7精製ガスを使用した。
F2ガスとI2ガスとを反応させて、表1に示す比率にて各成分を含有するIF7含有ガスを得た。比較例1として、得られたIF7含有ガスを未蒸留のまま使用した。
続いて、表2に示す還流比・Fファクタの条件で下記の精製手順に従って、得られたIF7含有ガスを蒸留し、表1中に示す比率にて各成分を含有するIF7精製ガスを得た。実施例1として、得られたIF7精製ガスを使用した。
上記のIF7含有ガスおよびIF7精製ガスのそれぞれにおいて、FT-IRを用いてHFとIF5の含有量を測定し、誘導結合プラズマ質量分析計(ICP-MS)を用いて、各種金属成分の含有量を測定した。
なお、実施例1のIF7精製ガスに含まれるCr、Fe、Co、Ni、Mn、Ti、Mo、Cu、Na、Al、Ca、Znの各種金属成分の含有量は、それぞれ10質量ppb以下であった。各成分の含有量は、IF7含有ガス全体またはIF7精製ガス全体に対する含有量を表す。
なお、実施例1のIF7精製ガスに含まれるCr、Fe、Co、Ni、Mn、Ti、Mo、Cu、Na、Al、Ca、Znの各種金属成分の含有量は、それぞれ10質量ppb以下であった。各成分の含有量は、IF7含有ガス全体またはIF7精製ガス全体に対する含有量を表す。
(精製手順)
・図1に示す蒸留装置の蒸留塔100(塔径50A)にIF7含有ガスを導入した。但し、充填塔120内には耐食性金属製の不規則性充填物が充填されている。
・チラーユニット150から、還流器130の還流器ジャケットへ冷媒(温度10~20℃)を流通した。
・循環式の恒温槽140から、蒸留釜110の釜ジャケットへ熱媒を流通した。具体的には塔頂内温が20℃になるように、熱媒を温度調整し、釜の内温を20℃(初期)~50℃(終盤)とし、外温(熱媒の温度)を内温+10~20℃とした。
・塔内の温度が一定になってから30min以上経過した後、全還流状態とした。
・MFCを用いて塔頂から一定流量で初留を抜出した。流通しながらFT-IRでHF濃度を分析した。HF濃度が100volppmまで低下したら初留抜出を終了した。
・蒸留塔100から(不図示の)捕集器までのラインをHeで置換した。
・捕集器ジャケットへ冷媒を流通した(冷媒温度10℃、流量4L/min)。
・MFCを用いて塔頂から一定流量で主留を抜出し、捕集器に主留(IF7精製ガス)を回収した。主流の抜出量が減って一定流量を保てなくなった時点、又は塔頂内温が低くなって20℃に保てなくなった時点で主留抜出を終了した。
・捕集器に回収した主留(IF7精製ガス)に対して、FT-IRで不純物ガス(HFとIF5)分析、誘導結合プラズマ質量分析計(ICP-MS)にて金属分析、を実施した。
・図1に示す蒸留装置の蒸留塔100(塔径50A)にIF7含有ガスを導入した。但し、充填塔120内には耐食性金属製の不規則性充填物が充填されている。
・チラーユニット150から、還流器130の還流器ジャケットへ冷媒(温度10~20℃)を流通した。
・循環式の恒温槽140から、蒸留釜110の釜ジャケットへ熱媒を流通した。具体的には塔頂内温が20℃になるように、熱媒を温度調整し、釜の内温を20℃(初期)~50℃(終盤)とし、外温(熱媒の温度)を内温+10~20℃とした。
・塔内の温度が一定になってから30min以上経過した後、全還流状態とした。
・MFCを用いて塔頂から一定流量で初留を抜出した。流通しながらFT-IRでHF濃度を分析した。HF濃度が100volppmまで低下したら初留抜出を終了した。
・蒸留塔100から(不図示の)捕集器までのラインをHeで置換した。
・捕集器ジャケットへ冷媒を流通した(冷媒温度10℃、流量4L/min)。
・MFCを用いて塔頂から一定流量で主留を抜出し、捕集器に主留(IF7精製ガス)を回収した。主流の抜出量が減って一定流量を保てなくなった時点、又は塔頂内温が低くなって20℃に保てなくなった時点で主留抜出を終了した。
・捕集器に回収した主留(IF7精製ガス)に対して、FT-IRで不純物ガス(HFとIF5)分析、誘導結合プラズマ質量分析計(ICP-MS)にて金属分析、を実施した。
[実験例2]
表2に示す還流比、Fファクタの条件の上記精製手順を採用した以外は、実験例1と同様にして、得られたIF7含有ガス(比較例2)を蒸留し、蒸留後のIF7精製ガス(実施例2)を得た。IF7含有ガスおよびIF7精製ガスは、表2に示す比率にて各成分を含有していた。
表2に示す還流比、Fファクタの条件の上記精製手順を採用した以外は、実験例1と同様にして、得られたIF7含有ガス(比較例2)を蒸留し、蒸留後のIF7精製ガス(実施例2)を得た。IF7含有ガスおよびIF7精製ガスは、表2に示す比率にて各成分を含有していた。
[実験例3~11]
再度IF7含有ガスを製造し、表2に示す還流比、Fファクタの条件の上記精製手順を採用した以外は、実験例1と同様にして、まずIF7含有ガス(比較例3~11)を得、得られたIF7含有ガスを蒸留し、蒸留後のIF7精製ガス(実施例3~11)を得た。IF7含有ガスおよびIF7精製ガスは、表2に示す比率にて各成分を含有していた。
再度IF7含有ガスを製造し、表2に示す還流比、Fファクタの条件の上記精製手順を採用した以外は、実験例1と同様にして、まずIF7含有ガス(比較例3~11)を得、得られたIF7含有ガスを蒸留し、蒸留後のIF7精製ガス(実施例3~11)を得た。IF7含有ガスおよびIF7精製ガスは、表2に示す比率にて各成分を含有していた。
[実験例12~18]
再度IF7含有ガスを製造し、塔径1インチの蒸留塔100を用いて表2に示す還流比、Fファクタの条件の上記精製手順を採用した以外は、実験例1と同様にして、まずIF7含有ガス(比較例12~18)を得、得られたIF7含有ガスを蒸留し、蒸留後のIF7精製ガス(実施例12~18)を得た。IF7含有ガスおよびIF7精製ガスは、表2に示す比率にて各成分を含有していた。
再度IF7含有ガスを製造し、塔径1インチの蒸留塔100を用いて表2に示す還流比、Fファクタの条件の上記精製手順を採用した以外は、実験例1と同様にして、まずIF7含有ガス(比較例12~18)を得、得られたIF7含有ガスを蒸留し、蒸留後のIF7精製ガス(実施例12~18)を得た。IF7含有ガスおよびIF7精製ガスは、表2に示す比率にて各成分を含有していた。
得られた各実施例のIF7精製ガス、各比較例のIF7含有ガスについて評価を実施した。
Cr含有量が低減された蒸留後のIF7精製ガス中において、IF7以外の他成分の含有量がそれぞれ低減されており、異なるロット間における各他成分の含有量のバラツキも抑制されていることが分かった。
また、各実施例のIF7精製ガスは、クリーニングガスやエッチングガスとして利用したとき、対応する各比較例のIF7含有ガスと比べて、製品の歩留まりやロット間の製品バラツキを低減できるため、製品の製造安定性に優れたガスであることが分かった。このような各実施例のIF7精製ガスは、半導体分野におけるエッチングガスとしても好適に利用できることが期待される。
Cr含有量が低減された蒸留後のIF7精製ガス中において、IF7以外の他成分の含有量がそれぞれ低減されており、異なるロット間における各他成分の含有量のバラツキも抑制されていることが分かった。
また、各実施例のIF7精製ガスは、クリーニングガスやエッチングガスとして利用したとき、対応する各比較例のIF7含有ガスと比べて、製品の歩留まりやロット間の製品バラツキを低減できるため、製品の製造安定性に優れたガスであることが分かった。このような各実施例のIF7精製ガスは、半導体分野におけるエッチングガスとしても好適に利用できることが期待される。
この出願は、2018年3月29日に出願された日本出願特願2018-065428号を基礎とする優先権を主張し、その開示の全てをここに取り込む。
Claims (15)
- 2以上の化合物を反応させてIF7含有ガスを得る反応工程と、
得られたIF7含有ガスを蒸留し、下記の条件1を満たすIF7精製ガスを得る精製工程と、を含む、IF7精製ガスの製造方法。
(条件1)
IF7精製ガス中におけるCrの含有量が質量基準で100ppb以下である。 - 請求項1に記載のIF7精製ガスの製造方法であって、
前記精製工程は、得られたIF7含有ガスを蒸留し、さらに下記の条件2を満たすIF7精製ガスを得る工程を含む、IF7精製ガスの製造方法。
(条件2)
IF7精製ガス中におけるFe、Co、およびNiの各々の含有量が質量基準で100ppb以下である。 - 請求項1または2に記載のIF7精製ガスの製造方法であって、
前記精製工程は、得られたIF7含有ガスを蒸留し、さらに下記の条件3を満たすIF7精製ガスを得る工程を含む、IF7精製ガスの製造方法。
(条件3)
IF7精製ガス中におけるMn、Ti、MoおよびCuの各々の含有量が質量基準で100ppb以下である。 - 請求項1から3のいずれか1項に記載のIF7精製ガスの製造方法であって、
前記精製工程は、得られたIF7含有ガスを蒸留し、さらに下記の条件4を満たすIF7精製ガスを得る工程を含む、IF7精製ガスの製造方法。
(条件4)
IF7精製ガス中におけるNa、Al、CaおよびZnの各々の含有量が質量基準で100ppb以下である。 - 請求項1から4のいずれか1項に記載のIF7精製ガスの製造方法であって、
前記反応工程は、
第1原料としてIF5と、第2原料としてF2と、を反応させてIF7含有ガスを得る工程、または、
第1原料としてF2と、第2原料としてI2と、を反応させてIF7含有ガスを得る工程を含む、IF7精製ガスの製造方法。 - 請求項1から5のいずれか1項に記載のIF7精製ガスの製造方法であって、
前記精製工程の後におけるIF7精製ガスはIF5を含有し、当該IF5の含有量が体積基準で1ppm以下である、IF7精製ガスの製造方法。 - 請求項1から6のいずれか1項に記載のIF7精製ガスの製造方法であって、
前記精製工程は、得られたIF7含有ガスを蒸留塔に導入して蒸留を行う工程を含む、IF7精製ガスの製造方法。 - 請求項7に記載のIF7精製ガスの製造方法であって、
前記蒸留塔は、蒸留釜、充填塔および還流器を備える、IF7精製ガスの製造方法。 - 請求項8に記載のIF7精製ガスの製造方法であって、
前記充填塔の塔内に充填された充填物は、ニッケル製またはSUS製である、IF7精製ガスの製造方法。 - 請求項7から9のいずれか1項に記載のIF7精製ガスの製造方法であって、
前記蒸留塔は、捕集ラインを介して、IF7精製ガスを回収する捕集器に接続される、IF7精製ガスの製造方法。 - 請求項7から10のいずれか1項に記載のIF7精製ガスの製造方法であって、
還流比が1以上50以下である、IF7精製ガスの製造方法。 - 請求項7から11のいずれか1項に記載のIF7精製ガスの製造方法であって、
Fファクタ[(m/s)・(kg/m3)0.5]が0.05以上1.5以下である、IF7精製ガスの製造方法。 - 請求項1から12のいずれか1項に記載のIF7精製ガスの製造方法であって、
前記精製工程において、回分式蒸留、連続式蒸留、常圧蒸留、減圧蒸留(真空蒸留)、および加圧蒸留からなる群から選択される一種以上を組み合わせた蒸留処理を実施する、IF7精製ガスの製造方法。 - 請求項1から13のいずれか1項に記載のIF7精製ガスの製造方法であって、
エッチングガス用のIF7精製ガスを製造するための、IF7精製ガスの製造方法。 - 請求項1から14のいずれか1項に記載の製造方法で得られたIF7精製ガスを内部に充填してなる、保管容器。
