Abstract
Description
実施例と同様なヘテロエピタキシャル成長法によりダイヤモンド結晶を成長させ、Ir単結晶膜最上面から約6.0μmの高さ位置で、FIBによりダイヤモンド結晶の一部を切り取り、複数の試料を得た。その試料の断面をTEM(20万倍)で観察し、各転位集中領域の間隔が4000nm超である5000nmの試料を選別した。

Claims (3)
- ダイヤモンド結晶は転位集中領域を有するバルク体の結晶であり、
各転位集中領域の間隔が10nm以上4000nm以下であるダイヤモンド結晶。 - 前記ダイヤモンド結晶の表面に於ける結晶主面の結晶方位が、(100)、(111)、(110)の何れかである請求項1に記載のダイヤモンド結晶。
- 平面方向の外形形状が方形状、円形状、又はオリフラ面が設けられた円形状であり、
方形状の場合は一辺の寸法が8.0mm以上であり、円形状の場合は直径が8.0mm以上である請求項1又は2に記載のダイヤモンド結晶。
