Abstract
Description
本願は、2018年3月15日に、日本に出願された特願2018-048383号、に基づき優先権を主張し、その内容をここに援用する。
荷電粒子線を用いる場合、生産性向上には、レジストの感度向上が重要である。従って、露光部分もしくは荷電粒子線が照射された部分に酸を発生させ、続いてポストエクスポージャーベーク(PEB)処理と呼ばれる加熱処理により架橋反応又は分解反応を促進させる、高感度な化学増幅型レジストの使用が主流となっている。
例えば、特許文献1には、酸性基を有する導電性ポリマーと、含窒素官能基及び末端疎水性基を有する水溶性ポリマーと、溶剤とを含む導電性組成物が開示されている。
[1] 導電性ポリマー(A)を含み、膜厚が35nm以下である導電膜であり、前記導電膜の表面抵抗値が1×1011Ω/□以下であり、前記導電膜に電圧を印加した際の当該導電膜に流れる電流値の標準偏差が5以下である、導電膜。
[2] 塩基性化合物(B)をさらに含む、[1]の導電膜。
[3] 界面活性剤をさらに含む、[1]又は[2]の導電膜。
[4] 前記導電性ポリマー(A)が酸性基を有する、[1]~[3]のいずれかの導電膜。
[5] 前記導電性ポリマー(A)が下記一般式(1)で表される単位を有する、[4]の導電膜。
[7] [1]~[6]のいずれかの導電膜の製造方法であって、前記導電性ポリマー(A)を含む導電性組成物を用いて前記導電膜を形成する、導電膜の製造方法。

なお、本発明において「導電性」とは、1×1011Ω/□以下の表面抵抗値を有することである。表面抵抗値は、一定の電流を流した場合の電流間の電位差より求められる。
また、本発明において「末端疎水性基」の「末端」とは、ポリマーを構成する繰り返し単位以外の部位を意味する。
また、本明細書において「溶解性」とは、水、塩基及び塩基性塩の少なくとも一方を含む水、酸を含む水、水と水溶性有機溶剤との混合溶剤のうち、10g(液温25℃)に、0.1g以上均一に溶解することを意味する。また、「水溶性」とは、上記溶解性に関して、水に対する溶解性のことを意味する。
また、本明細書において「質量平均分子量」とは、ゲルパーミエーションクロマトグラフィ(GPC)によって測定される質量平均分子量(ポリスチレンスルホン酸ナトリウム換算又はポリエチレングリコール換算)である。
本発明の第一の態様の導電膜は、導電性ポリマー(A)を含み、膜厚が35nm以下である。導電膜は、塩基性化合物(B)をさらに含むことが好ましい。また、導電膜は、必要に応じて、分子内に含窒素官能基及び末端疎水性基を有する水溶性ポリマー(C)等の界面活性剤や任意成分をさらに含んでいてもよい。
ここで、「低分子量体」としては、導電性ポリマー(A)由来と水溶性ポリマー(C)由来が挙げられる。導電性ポリマー(A)由来の低分子量体としては、導電性ポリマー(A)の原料モノマー(残留モノマー)や硫酸イオンなどが挙げられる。硫酸イオンは、導電性ポリマー(A)から脱離した遊離の酸性基や原料モノマーの重合に用いた酸化剤の分解物などである。水溶性ポリマー(C)由来の低分子量体としては、質量平均分子量が600以下のものが挙げられ、具体的には、水溶性ポリマー(C)の原料モノマー(残留モノマー)やオリゴマー、原料モノマーを重合する際に用いる各種添加剤などが挙げられる。ただし、導電膜が塩基性化合物(B)を含む場合、該塩基性化合物(B)は低分子量体に含まれないものとする。
なお、本明細書では、導電性ポリマー(A)由来の低分子量体を「導電性ポリマー(A)由来の重合残渣成分」ともいい、水溶性ポリマー(C)由来の低分子量体を「水溶性ポリマー(C)由来の重合残渣成分」ともいう。
導電膜の膜厚は、接触式段差計を用いて測定される値である。
導電膜の表面抵抗値は、表面抵抗率計を用いて測定される値である。
電流値の標準偏差は、コンダクティブ原子間力顕微鏡(C-AFM)等の走査型プローブ顕微鏡(SPM)を用いて測定される値である。具体的には、導電性の短針を使用し、短針と導電膜との間に一定の電圧を印加して、短針からの電流値を計測・画像化しながら測定範囲0.5×1μm(測定点数64×128点)の領域を走査することにより電流値を計測し、平均値と電流値の標準偏差を求める。
導電性ポリマー(A)由来の低分子量体の含有量は、イオンクロマトグラフ(IC)を用いて測定される。具体的には、導電膜を水に溶解させ、固形分濃度が2質量%になるように調整した試験溶液(α)について、ICを用いて導電性ポリマー(A)の残留モノマーの濃度と、硫酸イオン濃度を測定し、クロマトグラムを得る。このクロマトグラム上の残留モノマー及び硫酸イオンに相当するピークの面積または高さを読み取り、予め作成しておいた検量線から、導電性ポリマー(A)中の低分子量体の含有量を求める。

有機溶剤(β)としては、導電膜に含まれる導電性ポリマー(A)を溶解せず、かつ水溶性ポリマー(C)を溶解することが可能な溶剤であれば特に制限されないが、SP値が6~15、より好ましくは7~13の有機溶剤が好ましく、具体的にはn-ブタノール、酢酸ブチル、メチルイソブチルケトンなどが挙げられる。
導電膜の算術平均粗さ(Ra)は、触針式段差計(段差・表面あらさ・微細形状測定装置)を用いて測定される値である。
導電性ポリマー(A)としては、例えば、ポリピロール、ポリチオフェン、ポリチオフェンビニレン、ポリテルロフェン、ポリフェニレン、ポリフェニレンビニレン、ポリアニリン、ポリアセン、ポリアセチレンなどが挙げられる。
これら中でも、導電性に優れる観点から、ポリピロール、ポリチオフェン、ポリアニリンが好ましい。
ポリチオフェンを構成する単量体としては、上述した以外にも、例えば特開2016-188350号公報、特開2017-52886号公報、特開2014-65898号公報、特開2017-101102号公報等に示された単量体などが挙げられる。
酸性基を有する導電性ポリマーとしては、分子内にスルホン酸基、及びカルボキシ基からなる群より選択される少なくとも1つの基を有していれば、本発明の効果を有する限り特に限定されないが、例えば、特開昭61-197633号公報、特開昭63-39916号公報、特開平1-301714号公報、特開平5-504153号公報、特開平5-503953号公報、特開平4-32848号公報、特開平4-328181号公報、特開平6-145386号公報、特開平6-56987号公報、特開平5-226238号公報、特開平5-178989号公報、特開平6-293828号公報、特開平7-118524号公報、特開平6-32845号公報、特開平6-87949号公報、特開平6-256516号公報、特開平7-41756号公報、特開平7-48436号公報、特開平4-268331号公報、特開2014-65898号公報等に示された導電性ポリマーなどが、溶解性の観点から好ましい。
また、前記π共役系導電性ポリマーがイミノフェニレン、及びガルバゾリレンからなる群から選ばれた少なくとも1種の繰り返し単位を含む場合は、前記繰り返し単位の窒素原子上に、スルホン酸基、及びカルボキシ基からなる群より選択される少なくとも1つの基を有する、又はスルホン酸基、及びカルボキシ基からなる群より選択される少なくとも1つの基で置換されたアルキル基、若しくはエーテル結合を含むアルキル基を前記窒素原子上に有する導電性ポリマーが挙げられる。
この中でも、導電性や溶解性の観点から、β位がスルホン酸基、及びカルボキシ基からなる群より選択される少なくとも1つの基で置換されたチエニレン、ピロリレン、イミノフェニレン、フェニレンビニレン、カルバゾリレン、及びイソチアナフテンからなる群から選ばれた少なくとも1種をモノマーユニットとして有する導電性ポリマーが好ましく用いられる。
ただし、一般式(2)のR5~R6のうちの少なくとも一つ、一般式(3)のR7~R10のうちの少なくとも一つ、一般式(4)のR11~R14のうちの少なくとも一つ、一般式(5)のR15~R19のうちの少なくとも一つは、それぞれ酸性基又はその塩である。
スルホン酸基は、酸の状態(-SO3H)で含まれていてもよく、イオンの状態(-SO3 -)で含まれていてもよい。さらに、スルホン酸基には、スルホン酸基を有する置換基(-R21SO3H)も含まれる。
一方、カルボン酸基は、酸の状態(-COOH)で含まれていてもよく、イオンの状態(-COO-)で含まれていてもよい。さらに、カルボン酸基には、カルボン酸基を有する置換基(-R21COOH)も含まれる。
前記R21は炭素数1~24の直鎖若しくは分岐鎖のアルキレン基、炭素数1~24の直鎖若しくは分岐鎖のアリーレン基、又は炭素数1~24の直鎖若しくは分岐鎖のアラルキレン基を表す。
アルカリ金属塩としては、例えば、硫酸リチウム、炭酸リチウム、水酸化リチウム、硫酸ナトリウム、炭酸ナトリウム、水酸化ナトリウム、硫酸カリウム、炭酸カリウム、水酸化カリウム及びこれらの骨格を有する誘導体などが挙げられる。
アルカリ土類金属塩としては、例えばマグネシウム塩、カルシウム塩などが挙げられる。
置換アンモニウム塩としては、例えば脂肪族アンモニウム塩、飽和脂環式アンモニウム塩、不飽和脂環式アンモニウム塩などが挙げられる。
脂肪族アンモニウム塩としては、例えば、メチルアンモニウム、ジメチルアンモニウム、トリメチルアンモニウム、エチルアンモニウム、ジエチルアンモニウム、トリエチルアンモニウム、メチルエチルアンモニウム、ジエチルメチルアンモニウム、ジメチルエチルアンモニウム、プロピルアンモニウム、ジプロピルアンモニウム、イソプロピルアンモニウム、ジイソプロピルアンモニウム、ブチルアンモニウム、ジブチルアンモニウム、メチルプロピルアンモニウム、エチルプロピルアンモニウム、メチルイソプロピルアンモニウム、エチルイソプロピルアンモニウム、メチルブチルアンモニウム、エチルブチルアンモニウム、テトラメチルアンモニウム、テトラメチロールアンモニウム、テトラエチルアンモニウム、テトラn-ブチルアンモニウム、テトラsec-ブチルアンモニウム、テトラt-ブチルアンモニウムなどが挙げられる。
飽和脂環式アンモニウム塩としては、例えば、ピペリジニウム、ピロリジニウム、モルホリニウム、ピペラジニウム及びこれらの骨格を有する誘導体などが挙げられる。
不飽和脂環式アンモニウム塩としては、例えば、ピリジニウム、α-ピコリニウム、β-ピコリニウム、γ-ピコリニウム、キノリニウム、イソキノリニウム、ピロリニウム、及びこれらの骨格を有する誘導体などが挙げられる。
ポリマー中の芳香環の総数に対する、酸性基が結合した芳香環の数は、導電性ポリマー(A)製造時の、原料モノマーの仕込み比から算出した値のことを指す。
ここで、「アミン化合物の共役酸」とは、アミン化合物にヒドロン(H+)が付加してカチオン種になったものを示す。具体的には、sp3混成軌道を有するN(R38)3で表されるアミン化合物(共役酸としては[NH(R38)3]+で表される。)、又はsp2混成軌道を有すピリジン類化合物、イミダゾール類化合物などが挙げられる。R38は水素原子、又は炭素数1~6のアルキル基である。
ドーピングにより絶縁体-金属転移を引き起こすドーパントは、アクセプタとドナーに分けられる。アクセプタは、ドーピングにより導電性ポリマー(A)の高分子鎖の近くに入り主鎖の共役系からπ電子を奪う。その結果、主鎖上に正電荷(正孔、ホール)が注入されるため、アクセプタはp型ドーパントとも呼ばれる。一方、ドナーは、主鎖の共役系に電子を与えることになり、この電子が主鎖の共役系を動くことになるため、n型ドーパントとも呼ばれる。
ここで、「成膜性」とは、ハジキ等が無い均一な膜となる性質のことを指し、ガラス上へのスピンコート等の方法で評価することができる。
具体的には、前述のいずれかのモノマーユニットを有する重合性単量体(原料モノマー)を化学酸化法、電解酸化法などの各種合成法により重合する方法等が挙げられる。このような方法としては、例えば特開平7-196791号公報、特開平7-324132号公報に記載の合成法などを適用することができる。
以下に、導電性ポリマー(A)の製造方法の一例について説明する。
塩基性反応助剤としては、例えば無機塩基(水酸化ナトリウム、水酸化カリウム、水酸化リチウム等)、アンモニア、脂式アミン類、環式飽和アミン類、環式不飽和アミン類(水酸化ナトリウム、水酸化カリウム、水酸化リチウム等)などが挙げられる。
酸化剤としては、例えばペルオキソ二硫酸類(ペルオキソ二硫酸、ペルオキソ二硫酸アンモニウム、ペルオキソ二硫酸ナトリウム、ペルオキソ二硫酸カリウム等)、過酸化水素などが挙げられる。
導電性ポリマー(A)中の重合残渣成分の含有量は、導電性ポリマー(A)の総質量に対して、0.8質量%以下が好ましく、0.6質量%以下がより好ましい。重合残渣成分の含有量が0.8質量%以下であれば、導電性がより均一となる。重合残渣成分の含有量は少ないほど好ましい。
導電性ポリマー(A)由来の重合残渣成分の含有量は、イオンクロマトグラフ(IC)により測定される。具体的には、導電性ポリマー(A)の固形分濃度が2質量になるように調整した水溶液に、溶離液を加えて、試験溶液を調整する。ICを用いて導電性ポリマー(A)の重合残渣成分の濃度を測定し、クロマトグラムを得る。このクロマトグラム上の重合残渣成分に相当するピークの面積または高さを読み取り、予め作成しておいた検量線から、導電性ポリマー(A)中の重合残渣成分の含有量を求める。溶離液としては、固形分濃度が1.8mmol/lの炭酸ナトリウム水溶液と、固形分濃度が1.7mmol/lの炭酸水素ナトリウム水溶液との混合液(質量比1:1)を用いる。
なお、導電性ポリマー(A)中の重合残渣成分は、主に残留モノマーと、重合に用いた酸化剤の分解物(硫酸イオン)である。一方、導電膜中の導電性ポリマー(A)由来の低分子量体は、主に残留モノマーと、重合に用いた酸化剤の分解物(硫酸イオン)と、導電性ポリマー(A)から脱離した遊離の酸性基(硫酸イオン)である。
なお、イオン交換法で導電性ポリマー(A)を精製する場合は、重合で得られた反応混合物を所望の固形分濃度になるように水性媒体に溶解させ、ポリマー溶液としてから陽イオン交換樹脂等に接触させることが好ましい。
水性媒体としては、水、有機溶剤、水と有機溶剤との混合溶剤が挙げられる。有機溶剤としては、後述する溶剤(D)と同様のものが挙げられる。
ポリマー溶液中の導電性ポリマー(A)の濃度としては、工業性や精製効率の観点から、0.1~20質量%が好ましく、0.1~10質量%がより好ましい。
陽イオン交換樹脂としては、例えばオルガノ株式会社製の「アンバーライトIR-120B」などが挙げられる。陰イオン交換樹脂としては、例えばオルガノ株式会社製の「アンバーライトIRA410」などが挙げられる。
また、陽イオン交換樹脂をカラムに充填し、ポリマー溶液を、好ましくはSV=0.01~20、より好ましくはSV=0.2~10の流量で通過させて、陽イオン交換処理を行う方法でもよい。
ここで、空間速度SV(1/hr)=流量(m3/hr)/濾材量(体積:m3)である。
なお、接触時間の上限値については特に制限されず、ポリマー溶液の濃度、陽イオン交換樹脂の量、後述する接触温度などの条件に併せて、適宜設定すればよい。
ポリマー溶液と、陽イオン交換樹脂を接触させる際の温度は、工業的観点から、10~50℃が好ましく、10~30℃がより好ましい。
導電性ポリマー(A)が酸性基を有する場合、塩基性化合物(B)を用いると、導電性ポリマー(A)中の酸性基へ効率良く作用して塩を形成することで、導電性ポリマー(A)の安定性を高めることが可能になると考えられる。その結果、網目構造が形成されやすくなり、導電膜に電流が均一に流れやすくなり、導電性がより均一となる。
化合物(b-1):2つ以上の窒素原子を有する塩基性化合物。
化合物(b-2):窒素原子に結合する4つの置換基のうちの少なくとも1つが、炭素数1以上の炭化水素基である第4級アンモニウム化合物。
化合物(b-3):同一分子内に塩基性基と2つ以上のヒドロキシ基を有し、かつ融点が30℃以上である塩基性化合物。
化合物(b-1)の分子内の窒素原子の数は2~6が好ましく、2~3がより好ましい。
化合物(b-1)としては、2つ以上の窒素原子を有するものであれば特に限定されないが、2つ以上の窒素原子が第3級アミン由来の窒素原子であることが好ましい。
また、化合物(b-1)は、共役構造を有することが好ましい。共役構造を有してれば、導電性ポリマー(A)の酸性基と効率よく塩を形成することができる。
化合物(b-1)としては、分子内に2つ以上の第3級アミンを有し、かつ共役構造を有する化合物がより好ましい。
また、化合物(b-1)の拡散性の観点から、120℃以上の沸点を有するものが好ましい。
なお、「分子内に2つ以上の第3級アミンを有する」とは、少なくとも一方の第3級アミンが、共役構造、すなわち環状構造に含まれていることを意味する。ここで、共役構造、すなわち、環状構造としては、例えば、炭素数6~10の芳香環構造、炭素数5~15の脂環構造が挙げられる。
これら化合物(b-1)は、それぞれ1種単独で用いてもよいし、2種以上を任意の割合で混合して用いてもよい。
化合物(b-2)において、4つの置換基が結合する窒素原子は、第4級アンモニウムイオンの窒素原子である。
化合物(b-2)において、第4級アンモニウムイオンの窒素原子に結合する炭化水素基としては、アルキル基、アラルキル基、アリール基等が挙げられる。
窒素原子に結合する4つの置換基のうちの少なくとも1つは、炭素数1以上のアルキル基である。後述する導電性組成物の塗布性が向上する観点から、窒素原子に結合する4つの置換基のうちの少なくとも1つは、炭素数3以上のアルキル基であることが好ましく、より好ましくは炭素数4以上のアルキル基である。
これら化合物(b-2)は、それぞれ1種単独で用いてもよいし、2種以上を任意の割合で混合して用いてもよい。
化合物(b-3)において、同一分子内に塩基性基のみを有する場合は、導電性ポリマー(A)の酸性基と効率よく塩を形成することが困難となる。一方、同一分子内にヒドロキシ基のみを有する場合は、導電性ポリマー(A)の酸性基と塩を形成できない。また、同一分子内中のヒドロキシ基の数が1つであったり、融点が30℃未満であったりすると、例えば、後述する導電性組成物中の流動性が悪くなる等の理由で、酸性基と効率よく塩を形成することができない。
なお、化合物(b-3)の融点が高すぎると、例えば、溶媒への溶解性が低下する等の理由で、酸性基と効率よく塩を形成することが困難となる傾向にある。よって、化合物(b-3)の融点は、300℃以下が好ましく、250℃以下がより好ましく、200℃以下がさらに好ましい。すなわち、化合物(b-3)の融点は、30~300℃であることが好ましく、40~250℃であることがより好ましく、50~200℃であることがさらに好ましい。
ヒドロキシ基は、-OHの状態であってもよいし、保護基で保護された状態であってもよい。保護基としては、例えば、アセチル基;トリメチルシリル基、t-ブチルジメチルシリル基等のシリル基;メトキシメチル基、エトキシメチル基、メトキシエトキシメチル基等のアセタール型保護基;ベンゾイル基;アルコキシド基などが挙げられる。
これら化合物(b-3)は、それぞれ1種単独で用いてもよいし、2種以上を任意の割合で混合して用いてもよい。
界面活性剤としては、分子内に含窒素官能基及び末端疎水性基を有する水溶性ポリマー(C)、陰イオン系界面活性剤、陽イオン系界面活性剤、両性界面活性剤、水溶性ポリマー(C)以外の非イオン系界面活性剤(他の非イオン系界面活性剤)などが挙げられる。これらの界面活性剤は、いずれか1種を単独で用いてもよいし、2種以上を任意の割合で混合して用いてもよい。これらの中でも、レジストへの影響を抑制しやすい観点から、水溶性ポリマー(C)が好ましい。
水溶性ポリマー(C)は、分子内に含窒素官能基及び末端疎水性基を有する。
詳しくは後述するが、導電膜は導電性ポリマー(A)を含む導電性組成物を基材等へ塗布して製造される。水溶性ポリマー(C)は分子内に含窒素官能基及び末端疎水性基を有するので、界面活性能を発現しやすい。そのため、導電性組成物が水溶性ポリマー(C)をさらに含んでいれば、導電性組成物の基材等への塗布性が向上する。しかも、一般的な界面活性剤(例えばドデシルベンゼンスルホン酸等)はレジスト特性に悪影響を及ぼすことがあるが、水溶性ポリマー(C)であればレジストへの影響を抑制しやすい。
末端疎水性基の炭素数は、4以上が好ましく、8以上がより好ましい。
末端疎水性基としては、疎水性基内にアルキル鎖、アラルキル鎖、又はアリール鎖を含むものが好ましく、溶解性や界面活性能の観点から、炭素数4~100のアルキル鎖、炭素数4~100のアラルキル鎖、及び炭素数4~100のアリール鎖からなる群より選択される少なくとも1種を含むことが好ましい。これらアルキル鎖、アラルキル鎖及びアリール鎖の炭素数は、それぞれ4~70が好ましく、8~30がより好ましい。
このような末端疎水性基としては、具体的に、アルキル基、アラルキル基、アリール基、アルコキシ基、アラルキルオキシ基、アリールオキシ基、アルキルチオ基、アラルキルチオ基、アリールチオ基、一級又は二級のアルキルアミノ基、アラルキルアミノ基、アリールアミノ基等が挙げられる。これらの中でも、溶解性や界面活性能の観点から、アルキルチオ基、アラルキルチオ基、アリールチオ基が好ましく、アルキルチオ基が特に好ましい。
例えば、分子内に含窒素官能基及び炭素数4以上の末端疎水性基を有する水溶性ポリマー(C)は、アミド結合を有するビニルモノマーと必要に応じて他のビニルモノマーとを、重合開始剤及び炭素数4以上の連鎖移動剤の存在下で重合して製造することができる。
この場合、連鎖移動剤としては、上述の末端疎水性基を導入することのできるものであれば、本発明の効果を有する限り特に限定はされないが、好ましい末端疎水性基であるアルキルチオ基、アラルキルチオ基、アリールチオ基等を容易に得ることができる、チオール、ジスルフィド、チオエーテルなどを好ましく用いることができる。
また、界面活性能の観点から、前記水溶性ポリマー(C)の、主鎖構造部分の分子量(以下、「水溶性部分の分子量」と言うこともある)と末端疎水性部分の分子量(以下、「疎水性部分の分子量」と言うこともある)の比、すなわち、(水溶性部分の分子量)/(疎水性部分の分子量)は、1~1500であることが好ましく、5~1000であることがより好ましい。ここで、「水溶性部分の分子量」、及び「疎水性部分の分子量」は、得られた水溶性ポリマー(C)の質量平均分子量と、主鎖構造部分を構成するモノマーと、末端疎水性部分を構成する連鎖移動剤の仕込み比から算出することができる。
炭化水素基としては、炭素数1~20の直鎖若しくは分岐鎖のアルキル基、炭素数1~20の直鎖若しくは分岐鎖のアルケニル基、炭素数1~20の直鎖若しくは分岐鎖のアルキニル基が挙げられる。
導電膜に含まれる水溶性ポリマー(C)が精製されたものであるか否かは、例えば上述した方法により、導電膜中の導電性ポリマー(C)由来の低分子量体の含有量を高速液体クロマトグラフ質量分析計等で測定することで判断できる。具体的には、前記式(I)で求める面積比が0.44以下であれば、導電膜に含まれる水溶性ポリマー(C)が精製されたものであると判断できる。
陰イオン系界面活性剤としては、例えば、オクタン酸ナトリウム、デカン酸ナトリウム、ラウリン酸ナトリウム、ミリスチン酸ナトリウム、パルミチン酸ナトリウム、ステアリン酸ナトリウム、ペルフルオロノナン酸、N‐ラウロイルサルコシンナトリウム、ココイルグルタミン酸ナトリウム、アルファスルホ脂肪酸メチルエステル塩、ラウリル硫酸ナトリウム、ミリスチル硫酸ナトリウム、ラウレス硫酸ナトリウム、ポリオキシエチレンアルキルフェノールスルホン酸ナトリウム、ラウリル硫酸アンモニウム、ラウリルリン酸、ラウリルリン酸ナトリウム、ラウリルリン酸カリウムなどが挙げられる。
陽イオン系界面活性剤としては、例えば、塩化テトラメチルアンモニウム、水酸化テトラメチルアンモニウム、塩化テトラブチルアンモニウム、塩化ドデシルジメチルベンジルアンモニウム、塩化アルキルトリメチルアンモニウム、塩化オクチルトリメチルアンモニウム、塩化デシルトリメチルアンモニウム、塩化ドデシルトリメチルアンモニウム、塩化テトラデシルトリメチルアンモニウム、塩化セチルトリメチルアンモニウム、塩化ステアリルトリメチルアンモニウム、臭化アルキルトリメチルアンモニウム、臭化ヘキサデシルトリメチルアンモニウム、塩化ベンジルトリメチルアンモニウム、塩化ベンジルトリエチルアンモニウム、塩化ベンザルコニウム、臭化ベンザルコニウム、塩化ベンゼトニウム、塩化ジアルキルジメチルアンモニウム、塩化ジデシルジメチルアンモニウム、塩化ジステアリルジメチルアンモニウム、モノメチルアミン塩酸塩、ジメチルアミン塩酸塩、トリメチルアミン塩酸塩、塩化ブチルピリジニウム、塩化ドデシルピリジニウム、塩化セチルピリジニウムなどが挙げられる。
両性界面活性剤としては、例えば、ラウリルジメチルアミノ酢酸ベタイン、ステアリルジメチルアミノ酢酸ベタイン、ドデシルアミノメチルジメチルスルホプロピルベタイン、オクタデシルアミノメチルジメチルスルホプロピルベタイン、コカミドプロピルベタイン、コカミドプロピルヒドロキシスルタイン、2-アルキル-N-カルボキシメチル-N-ヒドロキシエチルイミダゾリニウムベタイン、ラウロイルグルタミン酸ナトリウム、ラウロイルグルタミン酸カリウム、ラウロイルメチル-β-アラニン、ラウリルジメチルアミン-N-オキシド、オレイルジメチルアミンN-オキシドなどが挙げられる。
他の非イオン系界面活性剤としては、例えば、ラウリン酸グリセリン、モノステアリン酸グリセリン、ソルビタン脂肪酸エステル、ショ糖脂肪酸エステル、ポリオキシエチレンアルキルエーテル、ペンタエチレングリコールモノドデシルエーテル、オクタエチレングリコールモノドデシルエーテル、ポリオキシエチレンアルキルフェニルエーテル、オクチルフェノールエトキシレート、ノニルフェノールエトキシレート、ポリオキシエチレンポリオキシプロピレングリコール、ポリオキシエチレンソルビタン脂肪酸エステル、ポリオキシエチレンヘキシタン脂肪酸エステル、ソルビタン脂肪酸エステルポリエチレングリコール、ラウリン酸ジエタノールアミド、オレイン酸ジエタノールアミド、ステアリン酸ジエタノールアミド、オクチルグルコシド、デシルグルコシド、ラウリルグルコシド、セタノール、ステアリルアルコール、オレイルアルコールなどが挙げられる。
導電膜は、本発明の効果を損なわない範囲内であれば、必要に応じて導電性ポリマー(A)、塩基性化合物(B)及び界面活性剤以外の成分(任意成分)を含んでいてもよい。
任意成分としては、高分子化合物や添加剤などが挙げられる。
添加剤としては、例えば顔料、消泡剤、紫外線吸収剤、酸化防止剤、耐熱性向上剤、レベリング剤、たれ防止剤、艶消し剤、防腐剤などが挙げられる。
導電膜は、導電性ポリマー(A)を含む導電性組成物より形成される。以下、導電膜の製造方法の一例について説明する。
本実施形態の導電膜の製造方法は、基材上に導電性ポリマー(A)を含む導電性組成物を塗布し、乾燥して塗膜を形成する工程(塗膜形成工程)と、乾燥後の塗膜を加熱処理する工程(加熱工程)とを有する。
また、本実施形態の導電膜の製造方法は、塗膜形成工程に先立ち、導電性組成物を調製する工程(調製工程)を有していてもよい。
調製工程は、導電性組成物を調製する工程である。
導電性組成物は、例えば導電性ポリマー(A)と溶剤(D)とを混合することで得られる。塩基性化合物(B)をさらに含む導電膜を製造する場合は、導電性ポリマー(A)と塩基性化合物(B)と溶剤(D)とを混合することで導電性組成物を調製する。さらに、これらの混合物に水溶性ポリマー(C)等の界面活性剤を添加すれば、基材に対する塗布性に優れる導電性組成物が得られる。また、必要に応じて任意成分を添加してもよい。
導電性ポリマー(A)、塩基性化合物(B)、水溶性ポリマー(C)等の界面活性剤及び任意成分としては、先に例示したものが挙げられる。
すなわち、導電膜の製造方法は、調製工程の前に、導電性ポリマー(A)の精製工程を有していてもよい。
なお、精製後の導電性ポリマー(A)は、水などの水性媒体に分散又は溶解した状態である。従って、エバポレータなどで水性媒体を全て除去すれば固体状の導電性ポリマー(A)が得られるが、導電性ポリマー(A)は溶媒に分散又は溶解した状態のまま導電性組成物の調製に用いてもよい。
なお、精製後の水溶性ポリマー(C)は、通常、水などの水性媒体に分散又は溶解した状態である。従って、エバポレータなどで水性媒体を全て除去すれば固体状の水溶性ポリマー(C)が得られるが、水溶性ポリマー(C)は溶媒に分散又は溶解した状態のまま導電性組成物の調製に用いてもよい。
有機溶剤としては、例えばメタノール、エタノール、2-プロパノール、1-プロパノール、1-ブタノール等のアルコール類;アセトン、メチルエチルケトン、エチルイソブチルケトン、メチルイソブチルケトン等のケトン類;エチレングリコール、エチレングリコールメチルエーテル、エチレングリコールモノ-n-プロピルエーテル等のエチレングリコール類;プロピレングリコール、プロピレングリコールメチルエーテル、プロピレングリコールエチルエーテル、プロピレングリコールブチルエーテル、プロピレングリコールプロピルエーテル等のプロピレングリコール類;ジメチルホルムアミド、ジメチルアセトアミド等のアミド類;N-メチルピロリドン、N-エチルピロリドン等のピロリドン類;乳酸メチル、乳酸エチル、β-メトキシイソ酪酸メチル、α-ヒドロキシイソ酪酸メチル等のヒドロキシエステル類などが挙げられる。
溶剤(D)として、水と有機溶剤との混合溶剤を用いる場合、これらの質量比(水/有機溶剤)は1/100~100/1であることが好ましく、2/100~100/2であることがより好ましい。
ここで、高沸点溶剤とは、沸点が100℃以上の有機溶剤のことであり、具体的には、トルエン、ジメチルスルホキシド、ジメチルホルムアミド、N-メチルピロリドンなどが挙げられる。
導電性組成物中の塩基性化合物(B)及び水溶性ポリマー(C)の含有量は、導電性ポリマー(A)に対する割合が上述した範囲内となる量が好ましい。
導電性組成物中の水の含有量は、導電性組成物の総質量に対して、50質量%以上が好ましく、80~99.5質量%がより好ましい。
塗膜形成工程は、基材上に導電性ポリマー(A)を含む導電性組成物を塗布し、乾燥して塗膜を形成する工程である。
基材としては、本発明の効果を有する限り特に限定されないが、PET、PBT等のポリエステル樹脂、ポリエチレン、ポリプロピレンに代表されるポリオレフィン樹脂、塩化ビニル、ナイロン、ポリスチレン、ポリカーボネート、エポキシ樹脂、フッ素樹脂、ポリスルホン、ポリイミド、ポリウレタン、フェノール樹脂、シリコン樹脂、合成紙等の各種高分子化合物の成型品、及びフィルム、紙、鉄、ガラス、石英ガラス、各種ウエハ、アルミニウム、銅、亜鉛、ニッケル、ステンレス鋼等、及びこれらの基材表面に各種塗料や感光性樹脂、レジスト等がコーティングされているものなどを例示することができる。
基材の形状は特に限定されず、板状であってもよいし、板状以外の形状であってもよい。
前記基材に導電性組成物を塗布する工程は、これら基材の製造工程、例えば一軸延伸法、二軸延伸法、成形加工、又はエンボス加工等の工程前、又は工程中に行ってもよく、これら処理工程が完了した基材に対して行うこともできる。
導電性組成物の基材への塗布方法としては、本発明の効果を有する限り特に限定はされないが、スピンコート法、スプレーコート法、ディップコート法、ロールコート法、グラビアコート法、リバースコート法、ロールブラッシュ法、エアーナイフコート法、カーテンコート法等の手法が挙げられる。
加熱工程は、乾燥後の塗膜を加熱処理する工程である。
加熱温度としては、導電性の観点から、40℃~250℃の温度範囲であることが好ましく、60℃~200℃の温度範囲であることがより好ましい。また、処理時間は、安定性の観点から、1時間以内であることが好ましく、30分以内であることがより好ましい。
以上説明した本発明の導電膜は、電流値の標準偏差が5以下であるため、導電性が均一である。したがって、膜の位置による導電性の斑を低減できる。そして、例えば電子線リソグラフィーなどによるレジスト表面の帯電の影響を本発明の導電膜を使用することで、位置による斑を低減でき、均一なレジストパターンを形成できる。
電流値の標準偏差は、導電膜の膜厚が薄いほど小さくなる傾向にあるが、膜厚が薄くなるほど平滑性が低下する傾向にあり、かえって導電性が不均一となる場合がある。
上述したように、精製した導電性ポリマー(A)を用いて導電膜を形成すれば、導電膜中への導電性ポリマー(A)由来の低分子量体の混入を軽減できるので、膜厚を過度に薄くしなくても電流値の標準偏差をより小さくすることができる。よって、平滑性を維持しつつ、導電性がより均一な導電膜が得られる。
また、導電性ポリマー(A)として酸性基を有する導電性ポリマーを用い、かつ塩基性化合物(B)と併用すれば、導電性ポリマー(A)の酸性基と塩基性化合物(B)とが塩を形成し、導電性ポリマー(A)同士の網目構造が形成される。したがって、電流が流れやすくなり、導電性がより均一となる。
また、上述した以外にも、本発明の導電膜は、例えばコンデンサ、透明電極、半導体等の材料として使用することもできる。
本発明の第二の態様の導電体は、基材と、前記基材の表面の少なくとも一部に設けられた、本発明の第一の態様の導電膜とを有する。
図1は、本発明の第二の態様の導電体の一例を示す断面図である。
この例の導電体10は、板状の基材11と、基材11の一方の面上に設けられた導電膜12とを有する。
導電膜12は、上述した本発明の第一の態様の導電膜である。
基材11としては、導電膜の製造方法の説明において先に例示した基材が挙げられる。
本発明の第二の態様の導電体は上述したものに限定されない。例えば、図1に示す導電体10は、板状の基材11の一方の面上の全面に導電膜12が積層しているが、基材11の一方の面上の一部に導電膜12が積層していてもよいし、基材11の他方の面上の少なくとも一部にも導電膜12が積層していてもよい。また、基材11の側面の少なくとも一部に導電膜12が積層していてもよい。さらに、板状以外の形状の基材の表面の少なくとも一部に導電膜が積層していてもよい。
<第三の態様>
本発明の第三の態様のレジストパターンの形成方法は、
化学増幅型レジストからなるレジスト層を片面上に有する基板の、前記レジスト層の表面に本発明の第一の態様の導電膜を形成する積層工程と、
前記基板に対し、前記導電膜の側から電子線をパターン状に照射する露光工程と、
前記露光工程の後、前記基板を加熱する露光後ベーク(以下、PEBともいう。)工程と、
前記PEB工程の後、水洗により前記導電膜を除去し、前記レジスト層を現像してレジストパターンを形成する水洗・現像工程と、
を有する。
積層工程は、化学増幅型レジストからなるレジスト層を片面上に有する基板の、前記レジスト層の表面に本発明の第一の態様の導電膜を形成する工程である。
基板としては、本発明の効果を有する限り特に限定されないが、ガラス、石英ガラス、各種ウエハ、アルミニウム、銅、亜鉛、ニッケル、タンタル、ステンレス鋼等、及びこれらの基板表面に各種塗料や感光性樹脂がコーティングされているものなどが挙げられる。
ポジ型の化学増幅型レジストとしては、電子線に感度を有するものであれば特に限定されず、公知のものを使用できる。典型的には、電子線の照射により酸を発生する酸発生剤と、酸分解性基を有する構成単位を含む重合体とを含有するものが用いられる。
ポジ型レジスト層は公知の方法により形成できる。例えば基板の片面上に化学増幅型レジストの有機溶剤溶液を塗布し、必要に応じて加熱(プリベーク)を行うことによりポジ型のレジスト層を形成できる。
ネガ型のレジスト層は、ポジ型のレジスト層と同様、公知の方法により形成できる。
導電性組成物の塗布方法及び加熱処理の条件としては、導電膜の製造方法の説明において先に例示した塗布方法及び加熱処理の条件が挙げられる。
導電膜の膜厚は、35nm以下であり、5~30nmが好ましい。
露光工程は、前記基板に対し、前記導電膜の側から電子線をパターン状に照射する工程である。
露光工程により、基板と導電膜との間のレジスト層に潜像が形成される。
このとき、レジスト層の表面に導電膜が設けられていることにより、導電膜からアースをとることができ、基板全体の帯電を防止できる。そのため、帯電の影響でレジスト層に入射する電子の位置がずれることを抑制でき、目的とするレジストパターンに対応する潜像を精度良く形成できる。
PEB工程は、前記露光工程の後、前記基板を加熱(PEB)する工程である。
露光工程で電子線を照射した基板を加熱することにより、ポジ型のレジスト層の場合は電子線照射部(露光部)で、酸発生剤から発生した酸の作用による反応が促進され、現像液への溶解性が増大する。一方、ネガ型のレジスト層の場合は逆に、現像液への溶解性が低下する。
基板の加熱は、ホットプレートを用いる等の公知の方法により行うことができる。加熱条件は、レジストにより異なるが、導電膜の耐熱性の点から、200℃以下、1時間以内が好ましい。
水洗・現像工程は、前記PEB工程の後、水洗により前記導電膜を除去し、前記レジスト層を現像してレジストパターンを形成する工程である。
導電膜は水溶性であるため、水洗を行うと、導電膜が溶解除去される。
水洗は、水性液に接触させることを示す。水性液としては、単なる水、塩基及び塩基性塩の少なくとも一方を含む水、酸を含む水、水と水溶性有機溶媒との混合物等が挙げられる。
一方、ネガ型のレジスト層を現像すると、ポジ型のレジスト層の場合とは逆に、電子線未照射部(未露光部)が溶解除去され、ネガ型のレジスト層の電子線照射部(露光部)からなるレジストパターンが形成される。
方法(α):水洗にアルカリ現像液を用い、導電膜の除去と共にレジスト層の現像を行う。
方法(β):水洗により導電膜のみを除去し、次いで、現像液によりレジスト層を現像する。
方法(β)の水洗は、現像液に該当しない水性液、例えば水等を用いて行うことができる。現像は、方法(α)と同様、アルカリ現像液を用いて行うことができる。
第三の態様のレジストパターンの形成方法においては、積層工程と露光工程との間に、基板を保管する工程(保管工程)を有していてもよい。
積層工程の後、保管期間を設けると、その間にレジスト層が導電膜からの影響を受け、レジスト層の電子線未照射部の現像後の膜厚が、保管期間を設けない場合に比べて薄くなる傾向がある。
保管工程における保管期間、温度、湿度等の保管条件は、本発明の効果を有する限り特に限定はされないが、2か月以内、5℃~30℃、70%以下が好ましい。
水洗・現像工程の後、又はリンス処理後に、必要に応じて、レジストパターンが形成された基板を加熱(ポストベーク)してもよい。
本発明の第四の態様のレジストパターンの形成方法は、
化学増幅型レジストからなるレジスト層を片面上に有する基板の、前記レジスト層の表面に本発明の第一の態様の導電膜を形成する積層工程と、
前記基板に対し、前記導電膜の側から電子線をパターン状に照射する露光工程と、
前記露光工程の後、水洗により前記導電膜を除去する水洗工程と、
前記水洗工程の後、前記基板を加熱する露光後ベーク工程(PEB工程)と、
前記PEB工程の後、前記レジスト層を現像してレジストパターンを形成する現像工程と、
を有する。
水洗工程は、第三の態様のレジストパターンの形成方法の水洗・現像工程における水洗と同様に実施できる。
また、現像工程の後に、必要に応じて、基板を純水等でリンス処理してもよい。
現像後、又はリンス処理後に、必要に応じて、レジストパターンが形成された基板を加熱(ポストベーク)してもよい。
以上説明した本発明の第三、第四の態様のレジストパターンの形成方法によれば、レジスト層の表面に本発明の第一の態様の導電膜が設けられた状態で露光工程を行うので、基板全体の帯電を防止できる。そのため、帯電の影響でレジスト層に入射する電子の位置がずれることを抑制でき、目的とするレジストパターンに対応する潜像を精度良く形成できる。しかも本発明の第一の態様の導電膜は導電性が均一であるため、露光度合にムラが生じにくく、均一なレジストパターンを形成できる。
パターンが形成された基板の製造方法は、上述した本発明の第三、第四の態様のレジストパターンの形成方法によりレジストパターンを形成して、片面上にレジストパターンが形成された基板を得る工程(以下、レジストパターン形成工程)、を有する。
該レジストパターン工程により、片面上にレジストパターンを有する基板が得られる。
また、エッチング工程の後に基板上にレジストパターンが残存する場合は、基板上のレジストパターンを剥離剤によって除去する工程をさらに有してもよい。
本発明の第五の態様の積層体は、レジスト層と、前記レジスト層の表面に形成された帯電防止膜とを有する。
図2は、本発明の第五の態様の積層体の一例を示す断面図である。
この例の積層体20は、板状の基板21と、基板21の一方の面上に設けられたレジスト層22と、レジスト層22上に設けられた帯電防止膜23とを有する。
基板21としては、本発明の第三の態様のレジストパターンの形成方法の説明において先に例示した基板が挙げられる。
レジスト層22としては、本発明の第三の態様のレジストパターンの形成方法の説明において先に例示したレジスト層が挙げられる。
帯電防止膜23は、上述した本発明の第一の態様の導電膜からなる。

(測定方法)
前記導電膜を水に溶解させた水溶液から有機溶剤(β)にて前記水溶性ポリマー(C)を抽出した試験溶液(β)を、高速液体クロマトグラフ質量分析計を用いて測定し、下記式(I)より面積比を求める。ここで、有機溶剤(β)はn-ブタノール、酢酸ブチル、メチルイソブチルケトンのいずれかである。

なお、実施例及び比較例における各種測定・評価方法は以下の通りである。
(膜厚の測定)
接触式段差計(KLA-Tencor社製、「Stylus profiler P-16+」)を用いて、導電膜の膜厚を測定した。
ハイレスタMCP-HT260(株式会社三菱ケミカルアナリテック製)を用い、2端子法(電極間距離20mm)にて、導電膜の表面抵抗値を測定した。
導電性ポリマー(A)由来の重合残渣成分の含有量は、イオンクロマトグラフ(IC)により測定した。具体的には、導電性ポリマー(A)の固形分濃度が2質量になるように調整した水溶液に、以下の溶離液を加えて、試験溶液を調整した。ICを用いて導電性ポリマー(A)の重合残渣成分の濃度を測定し、クロマトグラムを得た。このクロマトグラム上の重合残渣成分に相当するピークの面積または高さを読み取り、予め作成しておいた検量線から、導電性ポリマー(A)中の重合残渣成分の含有量を求めた。

得られた全イオン電流クロマトグラムから、各化合物に由来するイオンを用いて抽出イオンクロマトグラムを作成し、それぞれピーク面積値を求めた。分子量(M)が600以上の化合物に由来するピークの面積値の総和を(X)、分子量(M)が600未満の化合物に由来するピークの面積値の総和を(Y)とし、面積比=Y/(X+Y)を算出した。

導電体から導電膜を剥離し、剥離した導電膜を、銀ペーストを用いて導電性を有する試料台上に固定した。走査型プローブ顕微鏡(株式会社日立ハイテクサイエンス製、「SPA400」)を用い、下記の測定条件で短針と導電膜との間に一定の電圧を印加して、短針からの電流値を計測・画像化しながら測定領域を走査することにより電流値を計測した。電流値の平均値および電流値の標準偏差を求めた。

<<膜減り量の測定>>
化学増幅型電子線レジスト(以下、「レジスト」と略す。)を使用し、レジスト層の膜減り量を以下の手順(1A)~(8A)で測定した。
(1A)レジスト層の形成:基材として4インチシリコンウエハー上にレジスト0.2μmをスピンコーターにて2000rpm×60秒間の条件で回転塗布した後、ホットプレートにて130℃で90秒間プリベークを行い、溶剤を除去し、基材上にレジスト層を形成した。
(2A)レジスト層の膜厚測定1:基材上に形成されたレジスト層の一部を剥離し、基材面を基準位置として、触針式段差計(Stylus profiler P-16+, KLA-Tencor Corporation製)を用い、初期のレジスト層の膜厚a[nm]を測定した。
(3A)導電膜の形成:レジスト層上に導電性組成物2mLを滴下し、レジスト層の表面全体を覆うように、スピンコーターにて2000rpm×60秒間の条件で回転塗布した後、ホットプレートにて80℃で2分間プリベークを行い、溶剤を除去し、レジスト層上に膜厚約30nmの導電膜を形成した。
(4A)PEB処理:導電膜とレジスト層が積層した基材を空気雰囲気下、ホットプレートにて120℃×20分加熱し、この状態の基材を空気中、常温(25℃)で90秒静置した。
(5A)水洗:導電膜を20mLの水で洗い流した後、スピンコーターにて2000rpm×60秒間で回転させ、レジスト層の表面の水を除去した。
(6A)現像:2.38質量%テトラメチルアンモニウムハドロオキサイド(TMAH)水溶液からなる現像液20mLをレジスト層の表面に滴下した。60秒静置した後、スピンコーターにて2000rpm×60秒間で回転させ、レジスト層の表面の現像液を除去し、引き続き60秒間回転を維持して乾燥した。
(7A)レジスト層の膜厚測定2:前記(2A)においてレジスト層を一部剥離した部分から5mm以内におけるレジスト層の一部を剥離した後、触針式段差計を用いて現像後のレジスト層の膜厚b[nm]を測定した。
(8A)膜減り量の算出:上記膜厚aの値から膜厚bの値を差し引いて、レジスト層の膜減り量c[nm](c=a-b)を算出した。
レジスト層は、レジスト層形成後の保管期間によって個々のレジストに特有の膜減り量(以下、「基準膜減り量」という。)d[nm]が存在する。導電膜に起因しないこの基準膜減り量dを以下の手順(1B)~(6B)で測定した。
(1B)レジスト層の形成:前記(1A)と同様にして、基材上にレジスト層を形成した。
(2B)レジスト層の膜厚測定1:前記(2A)と同様にして、初期のレジスト層の膜厚a[nm]を測定した。
(3B)PEB処理:レジスト層が積層した基材を用いた以外は、前記(4A)と同様にしてベーク処理した。
(4B)現像:前記(6A)と同様にして、現像を行った。
(5B)レジスト層の膜厚測定2:前記(2B)においてレジスト層を剥離した部分から5mm以内におけるレジスト層の一部を剥離した後、触針式段差計を用いて現像後のレジスト層の膜厚e[nm]を測定した。
(6B)膜減り量の算出:上記膜厚aの値から膜厚eの値を差し引いて、レジスト層の基準膜減り量d(d=a-e)を算出した。
なお、レジスト層の基準膜減り量dは、3nmであった。
上記レジスト層の膜減り量cの値からレジスト層の基準膜減り量dの値を差し引いて、導電膜からレジスト層へ移行した、溶融した添加剤が原因となるレジスト層の膜減り量f[nm](f=c-d)を算出し、以下の評価基準にて評価した。膜減り量fが少ないほど好ましく、AとBを合格とする。
A:膜減り量fが10nm未満である。
B:膜減り量fが10nm以上である。
2-アミノアニソール-4-スルホン酸100mmolを、4mol/Lのアンモニア水溶液に25℃で溶解し、モノマー溶液を得た。得られたモノマー溶液に、ペルオキソ二硫酸アンモニウム100mmolの水溶液を滴下した。滴下終了後、25℃で12時間さらに攪拌溶解して、導電性ポリマーを含む反応混合物を得た。その後、前記反応混合物から導電性ポリマーを遠心濾過器にて濾別した。得られた導電性ポリマーをメタノールにて洗浄した後、乾燥させ、粉末状の導電性ポリマー(A-1)15gを得た。
得られた導電性ポリマー(A-1)中の重合残渣成分の含有量を測定したところ、導電性ポリマー(A-1)の総質量に対して0.9質量%であった。
製造例1で得られた導電性ポリマー(A-1)10質量部を100質量部の水に溶解し、ポリマー溶液を得た。
超純水により洗浄した陽イオン交換樹脂(オルガノ株式会社製、「オルライトDS-1」)と陰イオン交換樹脂(オルガノ株式会社製、「オルライトDS-2」)との混合物(質量比1:1)を、ポリマー溶液100質量部に対して50質量部となるようにカラムに充填した。
このカラムに、ポリマー溶液を通過させて陽イオン交換処理を行い、精製された導電性ポリマー(A-2)を得た。導電性ポリマー(A-2)は水に溶解した水溶液の状態であり、導電性ポリマー(A-2)水溶液の総質量に対する導電性ポリマー(A-2)の含有量は、2.0質量%である。
得られた導電性ポリマー(A-2)中の重合残渣成分の含有量を測定したところ、導電性ポリマー(A-2)の総質量に対して0.3質量%であった。
含窒素官能基を含むビニルモノマーとして、N-ビニルピロリドン55g、重合開始剤として、アゾビスイソブチロニトリル3g、末端疎水性基導入のための連鎖移動剤として、n-ドデシルメルカプタン1gを、溶剤であるイソプロピルアルコール100mlに攪拌溶解して反応溶液を得た。その後、予め80℃に加熱しておいたイソプロピルアルコール100ml中に、前記反応溶液を1ml/minの滴下速度で滴下し、滴下重合を行った。滴下重合は、イソプロピルアルコールの温度を80℃に保ちながら行われた。滴下終了後、80℃でさらに2時間熟成した後、放冷した。その後、減圧濃縮を行い、得られた反応物を少量のアセトンに再溶解させた。この反応物のアセトン溶液を、過剰のn-ヘキサンに滴下することで得られた白色沈殿を濾別し、n-ヘキサンで洗浄した後に乾燥させ、45gの水溶性ポリマー(C-1)を得た。
ビーカーに水溶性ポリマー(C-1)5gを量り取り、そこに超純水95gを加えて、撹拌して、水溶性ポリマー水溶液を得た。さらにその水溶性ポリマー水溶液を50nmのポリエチレン製のフィルターで濾過することで、精製された水溶性ポリマー(C-2)を得た。水溶性ポリマー(C-2)は水に溶解した水溶液の状態であり、水溶性ポリマー(C-2)水溶液の総質量に対する水溶性ポリマー(C-2)の含有量は、4.5質量%であった。
<導電性組成物の調製>
導電性ポリマー(A-2)水溶液14.5gと、水溶性ポリマー(C-2)水溶液0.67gと、超純水80.83gと、イソプロピルアルコール4gとを混合し、導電性組成物を調製した。
得られた導電性組成物の組成(純分換算)を表1に示す。
得られた導電性組成物を用いて膜減り試験を行った。結果を表1に示す。
基材として2インチシリコンウエハー上に、得られた導電性組成物をスピンコート塗布(2000rpm×60秒間)した後、ホットプレートにて80℃、2分間加熱処理を行い、膜厚10nmの導電膜が基材上に形成された導電体を得た。
得られた導電体を用いて、導電膜の表面抵抗値、電流値及び算術平均粗さ(Ra)を測定した。また、導電膜中の低分子量体の含有量を求めた。これらの結果を表1に示す。
純分換算での含有量が表1に示す値となるように、導電性ポリマー(A-2)水溶液14.5gと、塩基性化合物(B)として1,5-ジアザビシクロ[4.3.0]-5-ノネン(DBN)0.10gと、水溶性ポリマー(C-2)水溶液5.78gと、超純水75.62gと、イソプロピルアルコール4gとを混合し、導電性組成物を調製した。得られた導電性組成物を用いて膜減り試験を行った。結果を表1に示す。
得られた導電性組成物を用いた以外は、実施例1と同様にして導電体を作製し、各種測定を行った。これらの結果を表1に示す。
純分換算での含有量が表1に示す値となるように、導電性ポリマー(A-2)水溶液14.5gと、塩基性化合物(B)として水酸化テトラブチルアンモニウム(TBAH)0.20gと、水溶性ポリマー(C-2)水溶液2.89gと、超純水78.41gと、イソプロピルアルコール4gとを混合し、導電性組成物を調製した。
得られた導電性組成物を用いた以外は、実施例1と同様にして導電体を作製し、各種測定を行った。これらの結果を表1に示す。
純分換算での含有量が表1に示す値となるように、導電性ポリマー(A-2)水溶液14.5gと、超純水81.50gと、イソプロピルアルコール4gとを混合し、導電性組成物を調製した。
得られた導電性組成物を用いた以外は、実施例1と同様にして導電体を作製し、各種測定を行った。これらの結果を表1に示す。
実施例2で得られた導電性組成物を2インチシリコンウエハーに800rpm×60秒でスピンコート塗工した後、ホットプレートにて80℃、2分間加熱処理を行い、膜厚30nmの導電膜が基材上に形成された導電体を作製し、各種測定を行った。これらの結果を表1に示す。
導電性ポリマー(A-1)2.00gと、水溶性ポリマー(C-1)0.20gと、超純水93.80gと、イソプロピルアルコール4gとを混合し、導電性組成物を調製した。
得られた導電性組成物を用い、導電膜の膜厚を30nmに変更した以外は、実施例1と同様にして導電体を作製し、各種測定を行った。これらの結果を表1に示す。
導電性ポリマー(A-1)2.00gと、水溶性ポリマー(C-1)0.20gと、超純水92.80gと、イソプロピルアルコール4gと、高沸点溶剤としてトルエン1gとを混合し、導電性組成物を調製した。得られた導電性組成物を用いて膜減り試験を行った。結果を表1に示す。
得られた導電性組成物を用いた以外は、実施例1と同様にして導電体を作製し、各種測定を行った。これらの結果を表1に示す。
なお、表1では、導電性組成物に含まれる超純水とイソプロピルアルコールの含有量は省略した。
一方、比較例1、2で得られた導電膜は、電流値の標準偏差が5.2であり、導電性が不均一であった。特に、高沸点溶剤であるトルエンを含む導電性組成物を用いた比較例2の場合、レジスト層が膜減りしやすかった。
なお、各実施例及び比較例において、導電膜中の導電性ポリマー(A)由来の低分子量体の含有量は、導電性ポリマー(A)中の重合残渣成分の含有量に比べて多い。これは、導電膜の形成において加熱することで、導電性ポリマー(A)から酸性基が脱離したことにより、導電膜中の導電性ポリマー(A)由来の低分子量体の含有量が増えたものと考えられる。

Claims (13)
- 導電性ポリマー(A)を含み、膜厚が35nm以下である導電膜であり、
前記導電膜の表面抵抗値が1×1011Ω/□以下であり、
前記導電膜に電圧を印加した際の当該導電膜に流れる電流値の標準偏差が5以下である、導電膜。 - 塩基性化合物(B)をさらに含む、請求項1に記載の導電膜。
- 界面活性剤をさらに含む、請求項1又は2に記載の導電膜。
- 前記導電性ポリマー(A)が酸性基を有する、請求項1~3のいずれか一項に記載の導電膜。
- 荷電粒子線描画時の帯電防止用である、請求項1~5のいずれか一項に記載の導電膜。
- 請求項1~6のいずれか一項に記載の導電膜の製造方法であって、
前記導電性ポリマー(A)を含む導電性組成物を用いて前記導電膜を形成する、導電膜の製造方法。 - 前記導電性組成物中の前記導電性ポリマー(A)由来の重合残渣成分の含有量が、前記導電性ポリマー(A)の総質量に対して0.8質量%以下である、請求項7に記載の導電膜の製造方法。
- 前記導電性組成物中の高沸点溶剤の含有量が、前記導電性組成物の総質量に対して150質量ppm以下であり、前記高沸点溶剤の沸点が180℃以上である、請求項7又は8に記載の導電膜の製造方法。
- 前記導電性組成物中の水の含有量が、前記導電性組成物の総質量に対して50質量%以上である、請求項7~9のいずれか一項に記載の導電膜の製造方法。
- 基材と、前記基材の表面の少なくとも一部に設けられた、請求項1~6のいずれか一項に記載の導電膜とを有する、導電体。
- 化学増幅型レジストからなるレジスト層を片面上に有する基板の前記レジスト層の表面に、請求項1~6のいずれか一項に記載の導電膜を形成する積層工程と、前記基板に対し、前記導電膜の側から電子線をパターン状に照射する露光工程とを有する、レジストパターンの形成方法。
- レジスト層と、前記レジスト層の表面に形成された帯電防止膜とを有する積層体であって、
前記帯電防止膜は導電性ポリマー(A)を含み、
前記帯電防止膜の膜厚が35nm以下であり、
前記帯電防止膜の表面抵抗値が1×1011Ω/□以下であり、
かつ前記帯電防止膜に電圧を印加した際の当該帯電防止膜に流れる電流値の標準偏差が5以下である、積層体。
