Description
本願は、日本国特願2017-163558号の優先権を主張し、引用によって本願明細書の記載に組み込まれる。
本発明は、はんだ付けに用いられるフラックス、該フラックスを含むソルダペースト、及び、前記フラックスを用いた電子回路基板の製造方法に関する。
プリント配線板等の電子回路基板に電子部品を接合するために、例えば、はんだ合金粉末とフラックスとを混合したソルダペーストが用いられる。前記フラックスとしては、ロジン(松脂)等の天然樹脂、チキソ剤、溶剤、活性剤等が含まれる樹脂系のフラックスが広く用いられている。
近年、溶剤として、一般的に用いられる液体溶剤に加えて、固体溶剤と高粘性溶剤とを併用したフラックスが報告されている(例えば、特許文献1)。前記フラックスは、ロジンの代わりに、固体溶剤を液体溶剤に溶解させることにより、粘性を向上させることができる。その結果、前記フラックスを用いて、印刷性に優れたソルダペーストを得ることができる。
上述のフラックスでは、固体溶剤を液体溶剤に溶解させる際、固体溶剤の含有量が大きくなると、冷蔵保管時に該固体溶剤が結晶化して析出する。そのため、このようなフラックスを含むソルダペーストを用いると、印刷時に欠けが生じるという問題があった。
本発明は、このような問題を解決するためになされたものであり、高粘性であると共に、結晶化を抑制することが可能なフラックス、ソルダペースト及び電子回路基板の製造方法を提供することを課題とする。
本発明に係るフラックスは、ヒドロキシ基を1つ以上有すると共に、常温で液体の液体溶剤を少なくとも1種、及び、ヒドロキシ基を1つ以上有すると共に、常温で固体の固体溶剤を少なくとも2種含み、各固体溶剤の含有量が、前記液体溶剤及び前記固体溶剤の合計含有量に対して、40質量%未満である。
本発明に係るフラックスにおいて、前記固体溶剤のうち任意の2種の固体溶剤i,jは、前記液体溶剤及び前記固体溶剤の合計含有量に対するそれぞれの含有量Xi,Xjが、下記(1)式を満たすことが好ましい。

本発明に係るフラックスは、前記液体溶剤が、2-エチル-1,3-ヘキサンジオール、α-テルピオネール及びイソオクタデカノールから選択される少なくとも1種であることが好ましい。
本発明に係るフラックスは、前記固体溶剤が、トリメチロールプロパン、2,2-ジメチル-1,3-プロパンジオール、2,5-ジメチル-2,5-ヘキサンジオール及び2-ブチル-2-エチル-1,3-プロパンジオールから選択される少なくとも2種であることが好ましい。
本発明に係るフラックスは、前記固体溶剤の合計含有量が、前記液体溶剤及び前記固体溶剤の合計含有量に対して、30質量%以上80質量%未満であることが好ましい。
本発明に係るソルダペーストは、本発明に係るフラックスと、はんだ合金粉末とを含む。
本発明に係るソルダペーストにおいて、前記フラックスは、さらに、チキソ剤として脂肪酸アミドを含むことが好ましい。
本発明に係るソルダペーストにおいて、前記脂肪酸アミドは、ステアリン酸アミド、ラウリン酸アミド、パルミチン酸アミド、オレイン酸アミド、エルカ酸アミド、ベヘン酸アミド及びヒドロキシステアリン酸アミドから選択される少なくとも1種であることが好ましい。
本発明に係るソルダペーストにおいて、前記脂肪酸アミドは、ステアリン酸アミド及びラウリン酸アミドから選択される少なくとも1種であることが好ましい。
本発明に係る電気回路基板の製造方法では、本発明に係るフラックスを用いてはんだ付けを行う。
以下、本発明の実施形態に係るフラックス、ソルダペースト及び電子回路基板の製造方法について説明する。
<フラックス>
本実施形態に係るフラックスは、はんだ付け用フラックスであって、ヒドロキシ基を1つ以上有すると共に、常温で液体の液体溶剤を少なくとも1種、及び、ヒドロキシ基を1つ以上有すると共に、常温で固体の固体溶剤を少なくとも2種含み、各固体溶剤の含有量が、前記液体溶剤及び前記固体溶剤の合計含有量に対して、40質量%未満である。
本実施形態に係るフラックスは、はんだ付け用フラックスであって、ヒドロキシ基を1つ以上有すると共に、常温で液体の液体溶剤を少なくとも1種、及び、ヒドロキシ基を1つ以上有すると共に、常温で固体の固体溶剤を少なくとも2種含み、各固体溶剤の含有量が、前記液体溶剤及び前記固体溶剤の合計含有量に対して、40質量%未満である。
前記液体溶剤は、ヒドロキシ基(OH基)を1つ以上有すると共に、常温(20~30℃)で液体である。このような液体溶剤としては、例えば、2-エチル-1,3-ヘキサンジオール、2-メチルペンタン-2,4-ジオール、α-テルピオネール、イソオクタデカノール、テトラエチレングリコール等が挙げられる。これらの中でも、固体溶剤の結晶化を抑制する観点から、2-エチル-1,3-ヘキサンジオール、α-テルピオネール及びイソオクタデカノールから選択される少なくとも1種であることが好ましい。なお、これらは単独で用いても、2種以上を併用してもよい。
前記液体溶剤の含有量は、フラックスとはんだ粉との分離を抑制する観点から、前記フラックス全体に対して、10~90質量%であることが好ましい。なお、前記液体溶剤が2種以上含まれる場合、前記含有量は前記液体溶剤の合計含有量である。
前記固体溶剤は、ヒドロキシ基(OH基)を1つ以上有すると共に、常温(20~30℃)で固体である。このような固体溶剤としては、例えば、トリメチロールプロパン、2,2-ジメチル-1,3-プロパンジオール、2,5-ジメチル-2,5-ヘキサンジオール、2-ブチル-2-エチル-1,3-プロパンジオール、2,2,4-トリメチル-1,3-ペンタンジオール等が挙げられる。これらの中でも、固体溶剤の結晶化を抑制する観点から、トリメチロールプロパン、2,2-ジメチル-1,3-プロパンジオール、2,5-ジメチル-2,5-ヘキサンジオール及び2-ブチル-2-エチル-1,3-プロパンジオールから選択される少なくとも2種であることが好ましい。なお、これらは3種以上を併用してもよい。
少なくとも2種の前記固体溶剤のうち、各固体溶剤の含有量は、前記液体溶剤及び前記固体溶剤の合計含有量に対して、40質量%未満であり、2質量%以上であることが好ましい。また、前記各固体溶剤の含有量は、前記液体溶剤及び前記固体溶剤の合計含有量に対して、10質量%以上であることが好ましく、90質量%以下であることが好ましい。
前記固体溶剤のうち任意の2種の固体溶剤i,jは、該固体溶剤の結晶化を抑制する観点から、前記液体溶剤及び前記固体溶剤の合計含有量に対するそれぞれの含有量Xi(質量%),Xj(質量%)が、下記(1)式を満たすことが好ましい。これは、前記固体溶剤のうち任意の2種の固体溶剤が、いずれの固体溶剤をi又はjとしても、下記(1)式を満たすことを意味する。また、前記固体溶剤が3種以上含まれる場合、前記固体溶剤のうち任意の2種としていずれの固体溶剤を選んだとしても、下記(1)式を満たすことを意味する。

前記固体溶剤の合計含有量は、該固体溶剤の結晶化を抑制する観点から、前記液体溶剤及び前記固体溶剤の合計含有量に対して、30質量%以上80質量%未満であることが好ましく、45質量%以上であることがより好ましく、65質量%以下であることがより好ましい。また、前記固体溶剤の合計含有量は、後述するチキソ剤とゲル化させやすくする観点から、前記フラックス全体に対して、35~60質量%であることが好ましい。
本実施形態に係るフラックスでは、少なくとも2種の前記固体溶剤を前記液体溶剤に溶解させることにより、該固体溶剤の溶解度を向上させることができる。よって、各固体溶剤の含有量を、前記液体溶剤及び前記固体溶剤の合計含有量に対して、40質量%未満とすることにより、該固体溶剤の結晶化を抑制することができる。また、少なくとも2種の前記固体溶剤を用いることにより、該固体溶剤の選択の幅が広がり、高粘性のフラックスを設計しやすくなる。
本実施形態に係るフラックスにおいて、前記固体溶剤のうち任意の2種の固体溶剤i,jは、前記液体溶剤及び前記固体溶剤の合計含有量に対するそれぞれの含有量Xi,Xjが、上記(1)式を満たすことが好ましい。斯かる構成により、前記固体溶剤の結晶化をより抑制することができる。
本実施形態に係るフラックスは、前記液体溶剤が、2-エチル-1,3-ヘキサンジオール、α-テルピオネール及びイソオクタデカノールから選択される少なくとも1種であることが好ましい。斯かる構成により、固体溶剤の溶解度を向上させることができ、その結果、該固体溶剤の結晶化をより抑制することができる。
本実施形態に係るフラックスは、前記固体溶剤が、トリメチロールプロパン、2,2-ジメチル-1,3-プロパンジオール、2,5-ジメチル-2,5-ヘキサンジオール及び2-ブチル-2-エチル-1,3-プロパンジオールから選択される少なくとも2種であることが好ましい。斯かる構成により、固体溶剤の溶解度を向上させることができ、その結果、該固体溶剤の結晶化をより抑制することができる。
本実施形態に係るフラックスは、前記固体溶剤の合計含有量が、前記液体溶剤及び前記固体溶剤の合計含有量に対して、30質量%以上80質量%未満であることが好ましい。斯かる構成により、前記固体溶剤の結晶化をより抑制することができる。
本実施形態に係るフラックスは、その他の添加材として、例えば、活性剤、チキソ剤、酸化防止剤、界面活性剤、消泡剤、腐食防止剤等を含んでいてもよい。
前記活性剤としては、有機酸系、アミン化合物系、ハロゲン化合物系等の活性剤が挙げられる。これらの中でも、環境負荷低減の観点から、有機酸系活性剤であることが好ましい。
前記有機酸系活性剤としては、特に限定されるものではなく、例えば、ギ酸、酢酸、プロピオン酸、酪酸、吉草酸、カプロン酸、エナント酸、カプリン酸、ラウリル酸、ミリスチン酸、ペンタデシル酸、パルミチン酸、マルガリン酸、ステアリン酸、ツベルクロステアリン酸、アラキジン酸、ベヘニン酸、リグノセリン酸、グリコール酸等のモノカルボン酸;シュウ酸、マロン酸、コハク酸、グルタル酸、アジピン酸、ピメリン酸、スベリン酸、アゼライン酸、セバシン酸、フマル酸、マレイン酸、酒石酸、ジグリコール酸等のジカルボン酸;ダイマー酸、レブリン酸、乳酸、アクリル酸、安息香酸、サリチル酸、アニス酸、クエン酸、ピコリン酸等のその他の有機酸が挙げられる。なお、これらは単独で用いても、2種以上を併用してもよい。
前記有機酸系活性剤の含有量は、特に限定されるものではないが、例えば、前記フラックス全体に対して、0.1質量%以上であることが好ましく、0.3質量%以上であることがより好ましい。また、10質量%以下であることが好ましく、7質量%以下であることがより好ましい。なお、前記有機酸系活性剤が2種以上含まれる場合、前記含有量は前記有機酸系活性剤の合計含有量である。
前記チキソ剤としては、特に限定されるものではなく、例えば、脂肪酸アミド、ヒマシ油、水素添加ヒマシ油等が挙げられる。これらの中でも、脂肪酸アミドであることが好ましい。前記脂肪酸アミドとしては、例えば、ステアリン酸アミド、ラウリン酸アミド、パルミチン酸アミド、オレイン酸アミド、エルカ酸アミド、ベヘン酸アミド、ヒドロキシステアリン酸アミド、ミリスチン酸アミド等が挙げられる。なお、これらは単独で用いても、2種以上を併用してもよい。
前記チキソ剤の含有量は、良好なチキソ性を得るため、前記フラックス全体に対して、1質量%以上であることが好ましく、2質量%以上であることがより好ましく、3質量%以上であることがさらに好ましい。また、前記チキソ剤の含有量は、フラックス残渣を減少させるため、前記フラックス全体に対して、20質量%以下であることが好ましく、15質量%以下であることがより好ましく、10質量%以下であることがさらに好ましい。なお、前記チキソ剤が2種以上含まれる場合、前記含有量は前記チキソ剤の合計含有量である。
なお、本実施形態に係るフラックスは、溶剤として高粘性溶剤を含まないことが好ましい。ここで、高粘性溶剤とは、溶剤の30℃における粘度が10,000cps以上であり、常温で液体である。このような高粘性溶剤としては、例えば、イソボルニルシクロヘキサノール等が挙げられる。本実施形態に係るフラックスは、充分に粘性が高いため、溶剤として必ずしも高粘性溶剤を含む必要がない。高粘性溶剤は沸点が高く、はんだ付け時の予熱段階で揮発しにくい。そのため、前記フラックスが高粘性溶剤を含まないことにより、該フラックスのダレを抑制し、はんだボール及びはんだブリッジを発生しにくくする。
<ソルダペースト>
本実施形態に係るソルダペーストは、本実施形態に係るフラックスと、はんだ合金粉末とを含む。
本実施形態に係るソルダペーストは、本実施形態に係るフラックスと、はんだ合金粉末とを含む。
前記ソルダペーストにおいて、前記フラックスは、上述の液体溶剤及び固体溶剤に加えて、チキソ剤として脂肪酸アミドを含むことが好ましい。前記脂肪酸アミドは、ステアリン酸アミド、ラウリン酸アミド、パルミチン酸アミド、オレイン酸アミド、エルカ酸アミド、ベヘン酸アミド及びヒドロキシステアリン酸アミドから選択される少なくとも1種であることが好ましく、ステアリン酸アミド及びラウリン酸アミドから選択される少なくとも1種であることがより好ましい。
前記はんだ合金粉末におけるはんだ合金としては、特に限定されるものではなく、例えば、無鉛のはんだ合金、有鉛のはんだ合金が挙げられるが、環境負荷低減の観点から、無鉛のはんだ合金であることが好ましい。前記無鉛のはんだ合金としては、例えば、スズ、銀、銅、インジウム、亜鉛、ビスマス、アンチモン等を含む合金が挙げられる。より具体的には、Sn/Ag、Sn/Ag/Cu、Sn/Cu、Sn/Ag/Bi、Sn/Bi、Sn/Ag/Cu/Bi、Sn/Sb、Sn/Ag/Sb、Sn/Sb/Cu、Sn/Zn/Bi、Sn/Zn、Sn/Zn/Al、Sn/Ag/Bi/In、Sn/Ag/Cu/Bi/In/Sb、In/Ag等の合金が挙げられる。
前記フラックスの含有量は、前記ソルダペースト全体に対して、5~20質量%であることが好ましい。また、前記はんだ合金粉末の含有量は、前記ソルダペースト全体に対して、80~95質量%であることが好ましい。
本実施形態に係るソルダペーストは、本実施形態に係るフラックスを含むことにより、印刷性に優れる。
本実施形態に係るソルダペーストにおいて、前記フラックスは、さらに、チキソ剤として脂肪酸アミドを含むことが好ましい。斯かる構成により、フラックスの粘性をより高くすることができる。そのため、前記ソルダペーストは、印刷性により優れる。
本実施形態に係るソルダペーストにおいて、前記脂肪酸アミドは、ステアリン酸アミド、ラウリン酸アミド、パルミチン酸アミド、オレイン酸アミド、エルカ酸アミド、ベヘン酸アミド及びヒドロキシステアリン酸アミドから選択される少なくとも1種であることが好ましい。斯かる構成により、フラックスの粘性をより高くすることができる。そのため、前記ソルダペーストは、印刷性により優れる。
本実施形態に係るソルダペーストにおいて、前記脂肪酸アミドは、ステアリン酸アミド及びラウリン酸アミドから選択される少なくとも1種であることが好ましい。斯かる構成により、フラックスの粘性をより高くすることができる。そのため、前記ソルダペーストは、印刷性により優れる。
なお、本実施形態に係るフラックスは、上述のようにソルダペーストとして用いてもよいし、該フラックスをはんだ合金の線状部材の内部に充填して、やに入りはんだとして用いてもよい。さらに、前記フラックスは、フローはんだ付け方法ではんだ付けする際のフラックスとして用いてもよいし、部品仮固定用のタックフラックスとして用いてもよい。
<電気回路基板の製造方法>
本実施形態に係る電気回路基板の製造方法では、本発明に係るフラックスを用いてはんだ付けを行う。より具体的には、まず、電子回路基板の表面の導体部に、本実施形態に係るフラックスを印刷してはんだ印刷パターンを形成し、前記はんだ印刷パターン上に実装する電子部品を搭載する。次に、前記電子部品が搭載された電子回路基板を空気雰囲気中で150℃~200℃でプリヒートした後、本加熱する。該本加熱では、はんだの融点以上に温度を上げて、はんだ付けを行う。最後に、自然冷却又はクーラー等の冷却装置を用いて基板を冷却して、電子部品を実装することにより、電子回路基板を製造する。なお、前記はんだ付けは、空気雰囲気の他に、窒素ガス下等の不活性雰囲気、並びに、水素及びギ酸ガス下等の還元雰囲気で行ってもよい。
本実施形態に係る電気回路基板の製造方法では、本発明に係るフラックスを用いてはんだ付けを行う。より具体的には、まず、電子回路基板の表面の導体部に、本実施形態に係るフラックスを印刷してはんだ印刷パターンを形成し、前記はんだ印刷パターン上に実装する電子部品を搭載する。次に、前記電子部品が搭載された電子回路基板を空気雰囲気中で150℃~200℃でプリヒートした後、本加熱する。該本加熱では、はんだの融点以上に温度を上げて、はんだ付けを行う。最後に、自然冷却又はクーラー等の冷却装置を用いて基板を冷却して、電子部品を実装することにより、電子回路基板を製造する。なお、前記はんだ付けは、空気雰囲気の他に、窒素ガス下等の不活性雰囲気、並びに、水素及びギ酸ガス下等の還元雰囲気で行ってもよい。
本実施形態に係る電気回路基板の製造方法は、印刷時に欠けが生じることなく、好適に電気回路基板を製造することができる。
以下、本発明の実施例について説明するが、本発明は、以下の実施例に限定されるものではない。
[フラックス]
<フラックスの作製>
表1及び2に示す配合量の各原料を加熱容器に投入し、120℃まで加熱することにより、全原料を溶解させた。その後、室温まで冷却することにより、均一に分散された実施例1~21及び比較例1~22のフラックスを得た。なお、表1及び2に示す各配合量は、フラックスに含まれる各成分の含有量と等しい。
<フラックスの作製>
表1及び2に示す配合量の各原料を加熱容器に投入し、120℃まで加熱することにより、全原料を溶解させた。その後、室温まで冷却することにより、均一に分散された実施例1~21及び比較例1~22のフラックスを得た。なお、表1及び2に示す各配合量は、フラックスに含まれる各成分の含有量と等しい。

<結晶化評価>
実施例1~21及び比較例1~22の各フラックスについて、それぞれ常温保管及び冷蔵保管を行い、下記基準に基づき結晶化の評価を行った。なお、常温保管は20~30℃で72時間行い、冷蔵保管は0~10℃で72時間行った。結果を表1に示す。
○:常温保管時、冷蔵保管時ともに結晶化が起こらない。
△:常温保管時に結晶化が起こらないが、冷蔵保管時に結晶化が起きる。
×:常温保管時、冷蔵保管時ともに結晶化が起きる。
実施例1~21及び比較例1~22の各フラックスについて、それぞれ常温保管及び冷蔵保管を行い、下記基準に基づき結晶化の評価を行った。なお、常温保管は20~30℃で72時間行い、冷蔵保管は0~10℃で72時間行った。結果を表1に示す。
○:常温保管時、冷蔵保管時ともに結晶化が起こらない。
△:常温保管時に結晶化が起こらないが、冷蔵保管時に結晶化が起きる。
×:常温保管時、冷蔵保管時ともに結晶化が起きる。
表1及び2に示すように、本発明の構成要件をすべて満たす実施例1~21のフラックスでは、冷蔵保管時に結晶化が起こらなかった。また、実施例1,2,4~12,14~21のフラックスでは、常温保管時、冷蔵保管時ともに結晶化が起こらなかった。
[ソルダペースト]
<フラックスの作製>
表3に示す配合量の各原料を加熱容器に投入し、120℃まで加熱することにより、全原料を溶解させた。その後、室温まで冷却することにより、均一に分散された実施例22,23及び比較例23,24のフラックスを得た。なお、表3に示す各配合量は、フラックスに含まれる各成分の含有量と等しい。
<フラックスの作製>
表3に示す配合量の各原料を加熱容器に投入し、120℃まで加熱することにより、全原料を溶解させた。その後、室温まで冷却することにより、均一に分散された実施例22,23及び比較例23,24のフラックスを得た。なお、表3に示す各配合量は、フラックスに含まれる各成分の含有量と等しい。

<ソルダペーストの作製>
次に、実施例22,23及び比較例23,24の各フラックスを用いて、ソルダペーストを作製した。具体的には、ソルダペースト全体に対して、9質量%の各フラックスと、91質量%のはんだ合金粉末とを混合することにより、各ソルダペーストを作製した。なお、はんだ合金粉末としては、Sn-3.0Ag-0.5Cu((株)弘輝製、粒径:20~45μm)を用いた。
次に、実施例22,23及び比較例23,24の各フラックスを用いて、ソルダペーストを作製した。具体的には、ソルダペースト全体に対して、9質量%の各フラックスと、91質量%のはんだ合金粉末とを混合することにより、各ソルダペーストを作製した。なお、はんだ合金粉末としては、Sn-3.0Ag-0.5Cu((株)弘輝製、粒径:20~45μm)を用いた。
<印刷試験>
ソルダペースト印刷機(ヤマハ製YVP-Xg)を用いて、得られたソルダペーストの印刷を行った。30×30mmで厚み300μmの開口を持つステンシルマスクに、ソルダペーストを供し、60度のメタルスキージにて印刷した。なお、印刷速度は20mm/sで、スキージ圧は55Nとした。ステンシルマスクの裏には、銅貼積層板を配し、上記開口パターンのソルダペーストが転写されるようにした。印刷試験の評価は、下記の基準に基づき行った。結果を表3に示す。
○:印刷された形状が、ステンシルマスクの開口と同じ。
×:印刷された形状が、ステンシルマスクの開口よりも小さく、一部乃至全部に欠けがある。
ソルダペースト印刷機(ヤマハ製YVP-Xg)を用いて、得られたソルダペーストの印刷を行った。30×30mmで厚み300μmの開口を持つステンシルマスクに、ソルダペーストを供し、60度のメタルスキージにて印刷した。なお、印刷速度は20mm/sで、スキージ圧は55Nとした。ステンシルマスクの裏には、銅貼積層板を配し、上記開口パターンのソルダペーストが転写されるようにした。印刷試験の評価は、下記の基準に基づき行った。結果を表3に示す。
○:印刷された形状が、ステンシルマスクの開口と同じ。
×:印刷された形状が、ステンシルマスクの開口よりも小さく、一部乃至全部に欠けがある。
<粘着性試験>
粘着性試験は、JIS Z 3284に従い実施した(装置:ソルダペースト粘着力試験器TK-15、マルコム社製)。まず、アルミナ板に直径6.5mm、厚さ0.2mmにてソルダペーストを印刷した。次に、2.0mm/sの速度で、ステンレス製プローブ(直径5.10~5.23mm)を上記印刷パターンに降下させ、0.05±0.005Nの一定加圧力で加圧し、加圧後0.2秒以内に10mm/sでプローブを引き上げた。その際の、引きはがしに必要な最大の力を記録し、下記の基準に基づき評価を行った。結果を表3に示す。なお、試験は印刷後30分以内に実施した。
○:N=5の測定値平均が70gf以上であった。
×:N=5の測定値平均が70gf未満、又は、測定値が検知できなかった。
粘着性試験は、JIS Z 3284に従い実施した(装置:ソルダペースト粘着力試験器TK-15、マルコム社製)。まず、アルミナ板に直径6.5mm、厚さ0.2mmにてソルダペーストを印刷した。次に、2.0mm/sの速度で、ステンレス製プローブ(直径5.10~5.23mm)を上記印刷パターンに降下させ、0.05±0.005Nの一定加圧力で加圧し、加圧後0.2秒以内に10mm/sでプローブを引き上げた。その際の、引きはがしに必要な最大の力を記録し、下記の基準に基づき評価を行った。結果を表3に示す。なお、試験は印刷後30分以内に実施した。
○:N=5の測定値平均が70gf以上であった。
×:N=5の測定値平均が70gf未満、又は、測定値が検知できなかった。
表3に示すように、本発明の構成要件をすべて満たす実施例22,23のソルダペーストは、粘性が高く、かつ、印刷性に優れることが分かった。
Claims (10)
- ヒドロキシ基を1つ以上有すると共に、常温で液体の液体溶剤を少なくとも1種、及び、ヒドロキシ基を1つ以上有すると共に、常温で固体の固体溶剤を少なくとも2種含み、
各固体溶剤の含有量が、前記液体溶剤及び前記固体溶剤の合計含有量に対して、40質量%未満である、フラックス。 - 前記固体溶剤のうち任意の2種の固体溶剤i,jは、前記液体溶剤及び前記固体溶剤の合計含有量に対するそれぞれの含有量Xi,Xjが、下記(1)式を満たす、請求項1に記載のフラックス。
Xi<0.2121×Xj+31.818 ・・・(1) - 前記液体溶剤が、2-エチル-1,3-ヘキサンジオール、α-テルピオネール及びイソオクタデカノールから選択される少なくとも1種である、請求項1又は2に記載のフラックス。
- 前記固体溶剤が、トリメチロールプロパン、2,2-ジメチル-1,3-プロパンジオール、2,5-ジメチル-2,5-ヘキサンジオール及び2-ブチル-2-エチル-1,3-プロパンジオールから選択される少なくとも2種である、請求項1~3のいずれか一つに記載のフラックス。
- 前記固体溶剤の合計含有量が、前記液体溶剤及び前記固体溶剤の合計含有量に対して、30質量%以上80質量%未満である、請求項1~4のいずれか一つに記載のフラックス。
- 請求項1~5のいずれか一つに記載のフラックスと、はんだ合金粉末とを含む、ソルダペースト。
- 前記フラックスは、さらに、チキソ剤として脂肪酸アミドを含む、請求項6に記載のソルダペースト。
- 前記脂肪酸アミドは、ステアリン酸アミド、ラウリン酸アミド、パルミチン酸アミド、オレイン酸アミド、エルカ酸アミド、ベヘン酸アミド及びヒドロキシステアリン酸アミドから選択される少なくとも1種である、請求項7に記載のソルダペースト。
- 前記脂肪酸アミドは、ステアリン酸アミド及びラウリン酸アミドから選択される少なくとも1種である、請求項7に記載のソルダペースト。
- 請求項1~5のいずれか一つに記載のフラックスを用いてはんだ付けを行う、電気回路基板の製造方法。
