Description
本発明は、放熱構造体の製造方法に関する。
放熱シートは、高温に熱せられた発熱体の熱を放熱部材に逃がす目的で、通常、発熱体と放熱部材の間に配置して使用される。ここで、放熱シートは、金属製の放熱部材と発熱体への接続回路配線とが短絡するのを防ぐ目的でも使用される。このため、放熱シートには、放熱特性にくわえて、絶縁特性が要求されている。こうした要求性能を満たす放熱シートを実現するための製造方法について、これまでに種々の検討がなされている(たとえば、特許文献1等)。
また、上述した放熱シートを用い、この放熱シートと、金属製の放熱部材とからなる電子部品の放熱構造を作製する従来の代表的な製造プロセスにおいては、放熱シートと放熱部材とが接合するように両者を配置した後、高圧条件による一段階の圧着処理を行うことが通常であった(特許文献2)。
しかしながら、近年においては、使用する発熱体(電子部品)の保護等の観点から、低圧条件下、放熱シートと、金属製の放熱部材とを圧着させる場合がある。このように低圧で圧着させる場合、放熱シートの内部に微細な空隙が発生し、結果として、得られる放熱構造体の放熱特性や絶縁特性といった特性が十分に向上しないことがあった。
そこで、本発明は、良好な放熱特性と、良好な絶縁特性とを両立した放熱構造体を歩留りよく作製する技術を提供する。
本発明によれば、被着体と、前記被着体に接合された放熱シートとを備える放熱構造体を製造する方法であって、
前記放熱シートは、熱硬化性樹脂と熱伝導フィラーとを含む樹脂組成物の硬化物からなり、

本発明によれば、良好な放熱特性と、良好な絶縁特性とを両立した放熱構造体を歩留りよく作製する技術を提供することができる。
上述した目的、およびその他の目的、特徴および利点は、以下に述べる好適な実施の形態、およびそれに付随する以下の図面によってさらに明らかになる。
以下、本発明の実施の形態について、図面を用いて説明する。尚、すべての図面において、同様な構成要素には同様の符号を付し、適宜説明を省略する。
<放熱構造体の製造方法>
本実施形態係る放熱構造体の製造方法は、被着体と、この被着体に接合された放熱シートとを備える放熱構造体を製造するための方法である。本実施形態において、放熱シートは、熱硬化性樹脂と熱伝導フィラーとを含む樹脂組成物の硬化物からなる。本実施形態の放熱構造体の製造方法は、以下の4工程を含む。
第1の工程は、被着体を準備するとともに、樹脂組成物をシート状に成形して樹脂シートを得る工程である。
第2の工程は、樹脂シートを、該樹脂シートの軟化点以上の温度に加熱することにより、軟化状態にある樹脂シートを得る工程である。
第3の工程は、軟化状態にある樹脂シートが上記被着体に接触した状態で、該樹脂シートに第1の圧力P1で加圧しながら、該樹脂シートをその軟化点未満の温度に冷却する工程である。
第4の工程は、上記第3の工程により得られた樹脂シートに第2の圧力P2で加圧しながら加熱処理を行うことにより、該樹脂シートを硬化させて、上記被着体に接着した放熱シートを得る工程である。ここで、本明細書中では、樹脂シートの硬化物を放熱シートと称する。
具体的には、本実施形態に係る放熱構造体の製造方法は、第3の工程において、軟化状態にある樹脂シートが上記被着体に接触した状態で、該樹脂シートに対して圧力P1の条件で加圧しながら冷却し、その後、第4の工程において、圧力P1以下の圧力P2で樹脂シートと被着体とを接着硬化させることが重要である。こうすることで、従来法よりも低い圧力で樹脂シートと被着体とを接着硬化させた場合においても、樹脂シートを硬化して得られる放熱シートの内部に微細な空隙が発生することを抑制し、結果として、良好な放熱特性と、良好な絶縁特性とを両立した放熱構造体を歩留りよく作製することができる。
ここで、上記被着体としては、金属製の放熱部材等が挙げられる。具体的には、上記被着体として、金属箔および金属板等が挙げられる。そして、金属箔や金属板を構成する材料としては、銅、アルミ、ニッケル、チタンおよびステンレス、42アロイ、コバールなどの鉄合金等が挙げられる。
本実施形態係る放熱構造体の製造方法は、被着体と、この被着体に接合された放熱シートとを備える放熱構造体を製造するための方法である。本実施形態において、放熱シートは、熱硬化性樹脂と熱伝導フィラーとを含む樹脂組成物の硬化物からなる。本実施形態の放熱構造体の製造方法は、以下の4工程を含む。
第1の工程は、被着体を準備するとともに、樹脂組成物をシート状に成形して樹脂シートを得る工程である。
第2の工程は、樹脂シートを、該樹脂シートの軟化点以上の温度に加熱することにより、軟化状態にある樹脂シートを得る工程である。
第3の工程は、軟化状態にある樹脂シートが上記被着体に接触した状態で、該樹脂シートに第1の圧力P1で加圧しながら、該樹脂シートをその軟化点未満の温度に冷却する工程である。
第4の工程は、上記第3の工程により得られた樹脂シートに第2の圧力P2で加圧しながら加熱処理を行うことにより、該樹脂シートを硬化させて、上記被着体に接着した放熱シートを得る工程である。ここで、本明細書中では、樹脂シートの硬化物を放熱シートと称する。
具体的には、本実施形態に係る放熱構造体の製造方法は、第3の工程において、軟化状態にある樹脂シートが上記被着体に接触した状態で、該樹脂シートに対して圧力P1の条件で加圧しながら冷却し、その後、第4の工程において、圧力P1以下の圧力P2で樹脂シートと被着体とを接着硬化させることが重要である。こうすることで、従来法よりも低い圧力で樹脂シートと被着体とを接着硬化させた場合においても、樹脂シートを硬化して得られる放熱シートの内部に微細な空隙が発生することを抑制し、結果として、良好な放熱特性と、良好な絶縁特性とを両立した放熱構造体を歩留りよく作製することができる。
ここで、上記被着体としては、金属製の放熱部材等が挙げられる。具体的には、上記被着体として、金属箔および金属板等が挙げられる。そして、金属箔や金属板を構成する材料としては、銅、アルミ、ニッケル、チタンおよびステンレス、42アロイ、コバールなどの鉄合金等が挙げられる。
放熱シートは、例えば、半導体装置内の高熱伝導性が要求される接合界面に設けられ、発熱体から放熱体への熱伝導を促進する。これにより、半導体チップ等における特性変動に起因した故障を抑え、結果として、半導体装置の品質安定性の向上を図ることができる。
本実施形態に係る放熱構造体を適用した半導体装置の一例としては、例えば、半導体チップが半田等の導電部材を介してリードフレーム上に搭載されており、該リードフレームにおける半導体チップが搭載されている側とは反対側の面と接するように上記放熱構造体が配された構成を備えるものが挙げられる(具体的には、図1を参照して後述する。)。本実施形態に係る半導体装置が上述した構成を備えるものである場合、放熱構造体は、放熱シートと、金属板からなる被着体とが互いに接合してなる構成を有することが好ましい。
また、本実施形態に係る放熱構造体を適用した半導体装置の他の例としては、上記放熱構造体として、回路が形成された金属箔等を被着体として備えており、該被着体と、放熱シートとが互いに接合してなる構成を採用したものを用い、該放熱構造体における被着体が設けられている側の面上に、半田等の導電部材と、半導体チップとがこの順に配されており、かつ該放熱構造体における半導体チップを配した側とは反対側の面と接するように金属ベース板が配された構成を備えるものが挙げられる(具体的には、図2を参照して後述する。)。
本実施形態に係る放熱構造体を適用した半導体装置の一例としては、例えば、半導体チップが半田等の導電部材を介してリードフレーム上に搭載されており、該リードフレームにおける半導体チップが搭載されている側とは反対側の面と接するように上記放熱構造体が配された構成を備えるものが挙げられる(具体的には、図1を参照して後述する。)。本実施形態に係る半導体装置が上述した構成を備えるものである場合、放熱構造体は、放熱シートと、金属板からなる被着体とが互いに接合してなる構成を有することが好ましい。
また、本実施形態に係る放熱構造体を適用した半導体装置の他の例としては、上記放熱構造体として、回路が形成された金属箔等を被着体として備えており、該被着体と、放熱シートとが互いに接合してなる構成を採用したものを用い、該放熱構造体における被着体が設けられている側の面上に、半田等の導電部材と、半導体チップとがこの順に配されており、かつ該放熱構造体における半導体チップを配した側とは反対側の面と接するように金属ベース板が配された構成を備えるものが挙げられる(具体的には、図2を参照して後述する。)。
本発明者らは、樹脂シートと、金属製の放熱部材とを比較的低圧を付与して接着させる従来の製造プロセスでは、得られる放熱シートの内部に微細な空隙が発生し、結果として、得られる放熱構造体の放熱特性や絶縁特性といった特性が十分に向上しないという不都合が生じる場合があることを見出した。
本実施形態に係る放熱構造体の製造方法は、上述したように、第3の工程において、軟化状態にある樹脂シートが上記被着体に接触した状態で、該樹脂シートに対して圧力P1で加圧しながら冷却し、その後、第4の工程において、圧力P1以下の圧力P2で樹脂シートと被着体とを接着硬化させる手法を採用するものである。この手法を採用することにより、樹脂シートの硬化状態を高度に制御することができる。これにより、最終的に得られる放熱構造体を構成する放熱シートの内部に微細な空隙が残存することを効果的に抑制できるため、結果として、良好な放熱特性と、良好な絶縁特性とを両立した放熱構造体を歩留りよく作製することができる。
特に、本実施形態に係る製造方法においては、樹脂シートは、第2の工程における加熱により、軟化した流動状態となり、その後の第3の工程における処理により、半硬化状態(Bステージ状態)となり、その後の第4の工程における処理により、十分に硬化される。
以下、本実施形態に係る放熱構造体の製造方法における各工程について、詳細に説明する。
第1の工程において、金属製の放熱部材等からなる被着体を準備するとともに、熱硬化性樹脂と熱伝導フィラーとを含む樹脂組成物をシート状に成形して樹脂シートを得る。なお、上記樹脂組成物の構成については、後述する。
第1の工程において樹脂組成物のシート状物である樹脂シートは、作業性の観点から、たとえば、以下の方法で作製されたものを使用することができる。
まず、熱硬化性樹脂を含む各樹脂成分を溶剤へ添加した溶液を得る。次いで、この溶液に熱伝導フィラーを混合することにより、熱伝導フィラーを均一に分散させたワニス状の樹脂組成物を得る。なお、上記溶媒としては、メチルエチルケトン、メチルイソブチルケトン、プロピレングリコールモノメチルエーテル、シクロヘキサノン等が挙げられる。
次に、得られたワニス状の樹脂組成物を、金属製の放熱部材等からなる被着体の表面上に、ドクターブレードやダイコーター等の装置を用いて塗布した後、これを乾燥させて、該樹脂組成物中に含まれる溶剤を揮発させることにより、被着体付き樹脂シートを得ることができる。
第1の工程において樹脂組成物のシート状物である樹脂シートは、作業性の観点から、たとえば、以下の方法で作製されたものを使用することができる。
まず、熱硬化性樹脂を含む各樹脂成分を溶剤へ添加した溶液を得る。次いで、この溶液に熱伝導フィラーを混合することにより、熱伝導フィラーを均一に分散させたワニス状の樹脂組成物を得る。なお、上記溶媒としては、メチルエチルケトン、メチルイソブチルケトン、プロピレングリコールモノメチルエーテル、シクロヘキサノン等が挙げられる。
次に、得られたワニス状の樹脂組成物を、金属製の放熱部材等からなる被着体の表面上に、ドクターブレードやダイコーター等の装置を用いて塗布した後、これを乾燥させて、該樹脂組成物中に含まれる溶剤を揮発させることにより、被着体付き樹脂シートを得ることができる。
あるいは、樹脂シートは、以下の方法で作製されたものであってもよい。
まず、上述した方法と同様に手法でワニス状の樹脂組成物を作製する。次に、このワニス状の樹脂組成物を、基材(たとえば、ポリエチレンテレフタレートなどの熱可塑樹脂により構成された樹脂フィルム等)上に、ドクターブレードやダイコーター等の装置を用いて塗布した後、これを乾燥させて、基材付き樹脂シートを得る。この基材付き樹脂シートの基材を剥離した後、樹脂シート単独を被着体に貼り付けることにより、またはこの基材付きシートを被着体に、樹脂シートと被着体とが接触するように貼り付けた後、基材を剥離することにより、被着体に樹脂シートを接着することができる。
また、被着体と樹脂シートとを接触させるタイミングは、第1の工程に限定されるものではなく、後述する第2の工程を実施している最中であってもよいし、後述する第2の工程を実施した後、すなわち樹脂シートを軟化状態にした後であってもよい。
まず、上述した方法と同様に手法でワニス状の樹脂組成物を作製する。次に、このワニス状の樹脂組成物を、基材(たとえば、ポリエチレンテレフタレートなどの熱可塑樹脂により構成された樹脂フィルム等)上に、ドクターブレードやダイコーター等の装置を用いて塗布した後、これを乾燥させて、基材付き樹脂シートを得る。この基材付き樹脂シートの基材を剥離した後、樹脂シート単独を被着体に貼り付けることにより、またはこの基材付きシートを被着体に、樹脂シートと被着体とが接触するように貼り付けた後、基材を剥離することにより、被着体に樹脂シートを接着することができる。
また、被着体と樹脂シートとを接触させるタイミングは、第1の工程に限定されるものではなく、後述する第2の工程を実施している最中であってもよいし、後述する第2の工程を実施した後、すなわち樹脂シートを軟化状態にした後であってもよい。
次に、第2の工程において、該樹脂シートの軟化点以上の温度で加熱処理を施すことにより、該樹脂シートを軟化状態にする。
本実施形態に係る樹脂シートの軟化点は、好ましくは、60℃以上130℃以下であり、より好ましくは、70℃以上125℃以下であり、さらに好ましくは、80℃以上120℃以下である。樹脂シートの軟化点以上の温度で樹脂シートを加熱することにより、優れた放熱特性および絶縁特性を有する放熱シートを作製することが可能となる。なお、樹脂シートの軟化点は、コフラーホットベンチを用い、JIS C 2161(2010)に準拠した方法により測定することができる。
次に、第3の工程において、軟化状態にある樹脂シートが被着体に接触した状態で、該樹脂シートに対して、第1の圧力P1で加圧しながら、上記軟化状態にある樹脂シートを該樹脂シートの軟化点未満の温度に冷却して、樹脂シートを半硬化状態(Bステージ状態)にする。
第3の工程における圧力P1は、好ましくは、2MPa以上20MPa以下であり、さらに好ましくは、10MPa以上20MPa以下である。このような圧力で加圧することにより、樹脂シート中に存在している空気を効率よく外部へ排出することができるため、結果として、放熱シートの内部に微細な空隙が残存することを抑制することができる。
特に、第3の工程で圧力P1で加圧することにより樹脂シート中に存在している空気を効果的に外部へ放出することができるため、続く第4の工程において、従来の製造プロセスよりも低い圧力で樹脂シートと被着体とを接着硬化させることが可能となる。

次いで、第4の工程において、上記第3の工程により得られた樹脂シートと被着体との積層物に対し、該樹脂シートに第2の圧力P2で加圧しながら加熱処理を行うことにより、樹脂シートを硬化させて、被着体に接着した放熱シートを得る。これにより、被着体と、被着体に接合された放熱シートとを備える本実施形態に係る放熱構造体を得ることができる。
第2の圧力P2は、上述したように、第1の圧力P1以下の圧力であるが、圧力P1よりも低い圧力であることが好ましい。具体的には、第2の圧力P2は、好ましくは、0.5MPa以上10MPa以下であり、さらに好ましくは、0.5MPa以上8MPa以下である。このような圧力を適用することにより、絶縁特性に優れ、かつ放熱という観点において熱伝導性に優れた放熱シートを得ることができる。
本実施形態に係る製造方法において、第1の圧力P1と、第2の圧力P2との割合、P1/P2の値は、好ましくは、1以上20以下であり、より好ましくは、1以上10以下であり、さらに好ましくは、2以上5以下である。こうすることで、樹脂シートが半硬化状態(Bステージ状態)にある段階において、樹脂シート中に存在している空気の量を十分に低減させることが可能となる。そのため、本実施形態に係る方法によれば、放熱シートの内部に微細な空隙が残存することを効果的に抑制でき、結果として、放熱シートの放熱特性と絶縁特性とをバランスよく向上させることができる。
本実施形態に係る放熱シートの厚み方向の熱伝導率は、最終的に得られる放熱構造体の放熱特性を優れたものとする観点から、好ましくは、6W/m・K以上25W/m・K以下であり、より好ましくは、7W/m・K以上25W/m・K以下である。
本実施形態に係る放熱シートは、その実測比重をSG1とし、理論比重をSG2とした時、実測比重SG1と、理論比重SG2との割合であるSG1/SG2の値が、好ましくは、0.95以上1以下であり、さらに好ましくは、0.96以上1以下である。なお、放熱シートの理論比重は、放熱シートの製造原料の比重と配合比率とから算出することができる。一方、放熱シートの実測比重は水中置換法(アルキメデス法)により測定することができる。
以下、本実施形態に係る製造方法において使用する放熱シートを作製するために用いられる、熱硬化性樹脂と熱伝導フィラーとを含む樹脂組成物について説明する。
樹脂組成物に用いられる熱硬化性樹脂の具体例としては、エポキシ樹脂、シアネート樹脂、イソシアネート樹脂、ポリイミド樹脂、ベンゾオキサジン樹脂、不飽和ポリエステル樹脂、フェノール樹脂、メラミン樹脂、シリコーン樹脂、ビスマレイミド樹脂、アクリル樹脂等が挙げられる。熱硬化性樹脂として、これらの中の1種類を単独で用いてもよいし、2種類以上を併用してもよい。中でも、放熱構造体の熱伝導性を向上させる観点から、エポキシ樹脂およびシアネート樹脂のいずれか一方を少なくとも含むことが好ましい。
エポキシ樹脂としては、任意の分子量および任意の分子構造を有する、1分子中にエポキシ基を2個以上有する任意のモノマー、オリゴマー、ポリマーを使用することが可能である。このようなエポキシ樹脂の具体例としては、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールE型エポキシ樹脂、ビスフェノールS型エポキシ樹脂、ビスフェノールM型エポキシ樹脂(4,4'-(1,3-フェニレンジイソプリジエン)ビスフェノール型エポキシ樹脂)、ビスフェノールP型エポキシ樹脂(4,4'-(1,4-フェニレンジイソプリジエン)ビスフェノール型エポキシ樹脂)、ビスフェノールZ型エポキシ樹脂(4,4'-シクロヘキシジエンビスフェノール型エポキシ樹脂)等のビスフェノール型エポキシ樹脂;フェノールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、トリスフェノール基メタン型ノボラック樹脂、テトラフェノール基エタン型ノボラック型エポキシ樹脂、縮合環芳香族炭化水素構造を有するノボラック型エポキシ樹脂等のノボラック型エポキシ樹脂;ビフェニル型エポキシ樹脂(ビフェニル骨格を有するエポキシ樹脂);キシリレン型エポキシ樹脂、ビフェニルアラルキル型エポキシ樹脂(ビフェニルアラルキル骨格を有するエポキシ樹脂)等のアリールアルキレン型エポキシ樹脂;ナフチレンエーテル型エポキシ樹脂、ナフトール型エポキシ樹脂、ナフタレンジオール型エポキシ樹脂、2官能ないし4官能エポキシ型ナフタレン樹脂、ビナフチル型エポキシ樹脂、ナフタレンアラルキル型エポキシ樹脂(ナフタレンアラルキル骨格を有するエポキシ樹脂)等のナフタレン型エポキシ樹脂;アントラセン型エポキシ樹脂;フェノールアラルキル型エポキシ樹脂(フェノールアラルキル骨格を有するエポキシ樹脂);フェノキシ型エポキシ樹脂;ジシクロペンタジエン型エポキシ樹脂(ジシクロペンタジエン骨格を有するエポキシ樹脂);ノルボルネン型エポキシ樹脂;アダマンタン型エポキシ樹脂(アダマンタン骨格を有するエポキシ樹脂);フルオレン型エポキシ樹脂等が挙げられる。これらの中の1種類を単独で用いてもよいし、2種類以上を併用してもよい。
樹脂組成物中に含有させるエポキシ樹脂としては、ジシクロペンタジエン型エポキシ樹脂(ジシクロペンタジエン骨格を有するエポキシ樹脂)、ビフェニル型エポキシ樹脂(ビフェニル骨格を有するエポキシ樹脂)、アダマンタン型エポキシ樹脂(アダマンタン骨格を有するエポキシ樹脂)、フェノールアラルキル型エポキシ樹脂(フェノールアラルキル骨格を有するエポキシ樹脂)、ビフェニルアラルキル型エポキシ樹脂(ビフェニルアラルキル骨格を有するエポキシ樹脂)、ナフタレンアラルキル型エポキシ樹脂(ナフタレンアラルキル骨格を有するエポキシ樹脂)等から選択される一種または二種以上が好ましい。このようなエポキシ樹脂を使用することで、本実施形態に係る放熱シートのガラス転移温度を向上させることが可能であり、結果として、放熱シートの耐熱特性を向上させることができる。
エポキシ樹脂のエポキシ当量は、好ましくは1.5×102g/eq以上であり、より好ましくは1.8×102g/eq以上であり、さらに好ましくは2.0×102g/eq以上であり、最も好ましくは2.2×102g/eq以上である。エポキシ樹脂のエポキシ当量が上記下限値以上となるように制御した場合、このようなエポキシ樹脂を含む放熱シートを半導体装置に使用した場合、半導体装置の高温環境下における使用時の安定性を向上させることができる。
また、エポキシ樹脂のエポキシ当量の上限値は、ハンドリング性を向上させる観点から、例えば、6.0×102g/eq以下としてもよいし、5.0×102g/eq以下としてもよい。

樹脂組成物中に含まれるエポキシ樹脂の含有量は、樹脂組成物の固形分全量に対し、0.5質量%以上25質量%以下が好ましく、1質量%以上22質量%以下がより好ましい。エポキシ樹脂の含有量が上記下限値以上であると、耐湿性を向上させることができる。エポキシ樹脂の含有量が上記上限値以下であると、ハンドリング性を向上させることができる。
なお、本実施形態において、樹脂組成物の全固形分とは樹脂組成物を加熱硬化した際に固形分として残るものであり、例えば、溶剤等加熱により揮発する成分は除かれる。一方で、25℃において液状のエポキシ樹脂、カップリング剤等の液状成分は、加熱硬化した際に樹脂組成物の固形分に取り込まれるため全固形分に含まれる。
なお、本実施形態において、樹脂組成物の全固形分とは樹脂組成物を加熱硬化した際に固形分として残るものであり、例えば、溶剤等加熱により揮発する成分は除かれる。一方で、25℃において液状のエポキシ樹脂、カップリング剤等の液状成分は、加熱硬化した際に樹脂組成物の固形分に取り込まれるため全固形分に含まれる。
また、樹脂組成物に用いられるシアネート樹脂は、例えば、ハロゲン化シアン化合物とフェノール類とを反応させたものや、必要に応じて加熱などの方法でプレポリマー化したものなどを用いることができる。具体的には、上記シアネート樹脂としては、ノボラック型シアネート樹脂、ビスフェノールA型シアネート樹脂、ビスフェノールE型シアネート樹脂、テトラメチルビスフェノールF型シアネート樹脂などのビスフェノール型シアネート樹脂、ナフトールアラルキル型の多価ナフトール類と、ハロゲン化シアンとの反応で得られるシアネート樹脂、ジシクロペンタジエン型シアネート樹脂、ビフェニルアルキル型シアネート樹脂などを挙げることができる。これらは、1種類を単独で用いてもよいし、2種類以上を併用してもよい。また、上述した中でも、ノボラック型シアネート樹脂が好ましい。ノボラック型シアネート樹脂を用いることにより、架橋密度が増加し、耐熱特性を向上させることができる。
樹脂組成物中に含まれるシアネート樹脂の含有量は、樹脂組成物の全固形分100質量%に対し、2質量%以上25質量%以下が好ましく、3.5質量%以上20質量%以下がより好ましい。シアネート樹脂の含有量が上記下限値以上であると、得られる放熱構造体の絶縁特性がより一層向上し、得られる放熱構造体の柔軟性および耐屈曲性を向上できるため、後述する熱伝導フィラーを高充填することに起因する放熱シートのハンドリング性の低下を抑制することができる。シアネート樹脂の含有量が上記上限値以下であると、得られる放熱構造体の耐湿性を向上させることができる。
熱硬化性樹脂の含有量は、樹脂組成物の固形分全量に対し、好ましくは、1質量%以上40質量%以下であり、より好ましくは、5質量%以上38質量%以下である。熱硬化性樹脂の含有量が上記下限値以上になるよう制御した場合、ハンドリング性を向上させることができるため、放熱シートの製造容易性を向上させることができる。一方、熱硬化性樹脂の含有量が上記上限値以下になるよう制御した場合、放熱シートの強度、難燃性および熱伝導性をより一層良好なものとすることができる。
本実施形態に係る熱伝導フィラーの具体例としては、シリカ、アルミナ、窒化ホウ素、窒化アルミニウム、窒化ケイ素、炭化ケイ素等が挙げられる。これらは1種を単独で用いても、2種以上を併用してもよい。中でも、放熱特性および絶縁特性のバランスに優れた放熱構造体を作製する観点から、鱗片状窒化ホウ素の一次粒子を凝集させることにより形成される二次凝集粒子(凝集窒化ホウ素)を含むことが好ましい。
鱗片状窒化ホウ素の一次粒子を凝集させることにより形成される二次凝集粒子(凝集窒化ホウ素)は、例えば、以下の手順で製造することができる。
まず、炭化ホウ素を窒素雰囲気中で、例えば、1200~2500℃、2~24時間の条件で窒化処理する。次いで、得られた窒化ホウ素に三酸化二ホウ素を加え、これを非酸化性雰囲気中にて焼成することにより形成することができる。焼成温度は、例えば、1200~2500℃である。焼成時間は、例えば、2~24時間である。
まず、炭化ホウ素を窒素雰囲気中で、例えば、1200~2500℃、2~24時間の条件で窒化処理する。次いで、得られた窒化ホウ素に三酸化二ホウ素を加え、これを非酸化性雰囲気中にて焼成することにより形成することができる。焼成温度は、例えば、1200~2500℃である。焼成時間は、例えば、2~24時間である。
また、上記方法とは異なる、鱗片状窒化ホウ素の一次粒子を凝集させることにより形成される二次凝集粒子(凝集窒化ホウ素)の製造手順としては、以下の手法がある。
まず、鱗片状窒化ホウ素にバインダーを混ぜてスラリーを作製し、スプレードライ法等を用いて凝集させたあと、これを焼成することにより形成することができる。焼成温度は、例えば1200~2500℃である。焼成時間は、例えば2~24時間である。

このように、熱伝導フィラーとして、鱗片状窒化ホウ素の一次粒子を焼結させて得られる二次凝集粒子(凝集窒化ホウ素)を用いる場合には、熱硬化性樹脂中における熱伝導フィラーの分散性を向上させる観点から、熱硬化性樹脂としてエポキシ樹脂を好適に使用することができる。
鱗片状窒化ホウ素を凝集させることにより形成される二次凝集粒子(凝集窒化ホウ素)の平均粒径は、好ましくは、5μm以上180μm以下であり、より好ましくは、10μm以上100μm以下である。これにより、熱伝導性と絶縁性のバランスにより一層優れた放熱シートを実現することができる。
ここで、二次凝集粒子(凝集窒化ホウ素)の平均粒径は、レーザー回折式粒度分布測定装置により、粒子の粒度分布を体積基準で測定したときのメディアン径(D50)を指す。

二次凝集粒子(凝集窒化ホウ素)を構成する鱗片状窒化ホウ素の一次粒子の平均長径は、好ましくは、0.01μm以上20μm以下であり、より好ましくは、0.1μm以上15μm以下である。これにより、熱伝導性と絶縁性のバランスにより一層優れた放熱シートを実現することができる。
なお、上記平均長径は電子顕微鏡写真により測定することができる。例えば、以下の手順で測定する。まず、二次凝集粒子をミクロトームなどで切断しサンプルを作製する。次いで、走査型電子顕微鏡により、数千倍に拡大した二次凝集粒子の断面写真を数枚撮影する。次いで、任意の二次凝集粒子を選択し、写真から鱗片状窒化ホウ素の一次粒子の長径を測定する。このとき、10個以上の一次粒子について長径を測定し、それらの平均値を平均長径とする。
なお、上記平均長径は電子顕微鏡写真により測定することができる。例えば、以下の手順で測定する。まず、二次凝集粒子をミクロトームなどで切断しサンプルを作製する。次いで、走査型電子顕微鏡により、数千倍に拡大した二次凝集粒子の断面写真を数枚撮影する。次いで、任意の二次凝集粒子を選択し、写真から鱗片状窒化ホウ素の一次粒子の長径を測定する。このとき、10個以上の一次粒子について長径を測定し、それらの平均値を平均長径とする。
熱伝導フィラーの含有量は、樹脂組成物の固形分全量に対して、好ましくは、50質量%以上80質量%以下であり、より好ましくは、55質量%以上78質量%以下であり、さらに好ましくは、60質量%以上75質量%以下である。熱伝導フィラーの含有量が上記下限値以上となるように制御した場合、ハンドリング性が向上し、放熱シートを形成するのが容易となる。熱伝導フィラーの含有量が上記上限値以下となるように制御した場合、放熱構造体の強度と熱伝導性をバランスよく向上させることができる。
樹脂組成物は、硬化剤を含んでいてもよい。硬化剤としては、硬化触媒やフェノール樹脂硬化剤等が挙げられる。
硬化触媒としては、例えばナフテン酸亜鉛、ナフテン酸コバルト、オクチル酸スズ、オクチル酸コバルト、ビスアセチルアセトナートコバルト(II)、トリスアセチルアセトナートコバルト(III)等の有機金属塩;トリエチルアミン、トリブチルアミン、1,4-ジアザビシクロ[2.2.2]オクタン等の3級アミン類;2-フェニル-4-メチルイミダゾール、2-エチル-4-メチルイミダゾール、2,4-ジエチルイミダゾール、2-フェニル-4-メチル-5-ヒドロキシイミダゾール、2-フェニル-4,5-ジヒドロキシメチルイミダゾール等のイミダゾール類;トリフェニルホスフィン、トリ-p-トリルホスフィン、テトラフェニルホスホニウム・テトラフェニルボレート、トリフェニルホスフィン・トリフェニルボラン、1,2-ビス-(ジフェニルホスフィノ)エタン等の有機リン化合物;フェノール、ビスフェノールA、ノニルフェノール等のフェノール化合物;酢酸、安息香酸、サリチル酸、p-トルエンスルホン酸等の有機酸;等、またはこれらの混合物が挙げられる。硬化触媒として、これらの中の誘導体も含めて1種類を単独で用いることもできるし、これらの誘導体も含めて2種類以上を併用したりすることもできる。
本実施形態に係る放熱シート中に含まれる硬化触媒の含有量は、樹脂組成物の固形分全量に対し、好ましくは、0.001質量%以上1質量%以下である。
硬化触媒としては、例えばナフテン酸亜鉛、ナフテン酸コバルト、オクチル酸スズ、オクチル酸コバルト、ビスアセチルアセトナートコバルト(II)、トリスアセチルアセトナートコバルト(III)等の有機金属塩;トリエチルアミン、トリブチルアミン、1,4-ジアザビシクロ[2.2.2]オクタン等の3級アミン類;2-フェニル-4-メチルイミダゾール、2-エチル-4-メチルイミダゾール、2,4-ジエチルイミダゾール、2-フェニル-4-メチル-5-ヒドロキシイミダゾール、2-フェニル-4,5-ジヒドロキシメチルイミダゾール等のイミダゾール類;トリフェニルホスフィン、トリ-p-トリルホスフィン、テトラフェニルホスホニウム・テトラフェニルボレート、トリフェニルホスフィン・トリフェニルボラン、1,2-ビス-(ジフェニルホスフィノ)エタン等の有機リン化合物;フェノール、ビスフェノールA、ノニルフェノール等のフェノール化合物;酢酸、安息香酸、サリチル酸、p-トルエンスルホン酸等の有機酸;等、またはこれらの混合物が挙げられる。硬化触媒として、これらの中の誘導体も含めて1種類を単独で用いることもできるし、これらの誘導体も含めて2種類以上を併用したりすることもできる。
本実施形態に係る放熱シート中に含まれる硬化触媒の含有量は、樹脂組成物の固形分全量に対し、好ましくは、0.001質量%以上1質量%以下である。
また、フェノール樹脂硬化剤としては、エポキシ樹脂と反応して硬化させるものであればよい。具体的には、フェノール樹脂硬化剤は、一分子内にフェノール性水酸基を2個以上有するモノマー、オリゴマー、ポリマー全般であり、その分子量、分子構造を特に限定するものではないが、例えば、フェノールノボラック樹脂、クレゾールノボラック樹脂、ナフトールノボラック樹脂等のノボラック型樹脂;トリスフェノールメタン型フェノール樹脂等の多官能型フェノール樹脂;テルペン変性フェノール樹脂、ジシクロペンタジエン変性フェノール樹脂等の変性フェノール樹脂;フェニレン骨格及び/又はビフェニレン骨格を有するフェノールアラルキル樹脂、フェニレン及び/又はビフェニレン骨格を有するナフトールアラルキル樹脂等のアラルキル型樹脂;ビスフェノールA、ビスフェノールF等のビスフェノール化合物等が挙げられる。これらは1種類を単独で用いても2種類以上を併用してもよい。このようなフェノール樹脂硬化剤により、耐燃性、耐湿性、電気特性、硬化性、保存安定性等のバランスが良好となる。特に、硬化性の点から水酸基当量は90g/eq以上、250g/eq以下のものが好ましい。
これらの中でも、ガラス転移温度の向上及び線膨張係数の低減の観点から、フェノール樹脂硬化剤がノボラック型フェノール樹脂またはレゾール型フェノール樹脂が好ましい。
フェノール樹脂硬化剤の含有量は、樹脂組成物の固形分全量に対し、好ましくは、1質量%以上30質量%以下であり、より好ましくは、5質量%以上15質量%以下である。
これらの中でも、ガラス転移温度の向上及び線膨張係数の低減の観点から、フェノール樹脂硬化剤がノボラック型フェノール樹脂またはレゾール型フェノール樹脂が好ましい。
フェノール樹脂硬化剤の含有量は、樹脂組成物の固形分全量に対し、好ましくは、1質量%以上30質量%以下であり、より好ましくは、5質量%以上15質量%以下である。
さらに、樹脂組成物は、カップリング剤を含んでもよい。樹脂組成物中にカップリング剤を含有させることにより、熱硬化性樹脂と熱伝導フィラーとの界面の濡れ性を向上させることができる。
カップリング剤の具体例としては、エポキシシランカップリング剤、カチオニックシランカップリング剤、アミノシランカップリング剤、チタネート系カップリング剤およびシリコーンオイル型カップリング剤等が挙げられる。これらは、1種を単独で使用してもよいし、2種以上を併用してもよい。
カップリング剤の添加量は熱伝導フィラーの比表面積に応じて適宜調整すればよいが、たとえば、熱伝導フィラー全量に対して、0.1質量部以上10質量部以下としてもよいし、0.5質量部以上7質量部以下としてもよい。

樹脂組成物は、フェノキシ樹脂を含んでもよい。フェノキシ樹脂を用いることにより、放熱シートの弾性率を低下させることが可能であるため、結果として、放熱シートの耐屈曲性を向上させることができる。また、樹脂組成物中にフェノキシ樹脂を含有させた場合、放熱シートの弾性率を低下させることが可能となり、結果として、放熱シートの応力緩和力を向上させることができる。また、樹脂組成物中にフェノキシ樹脂を含有させた場合、粘度上昇により流動性が低減させることができるため、ボイド等の空隙が発生することを抑制できる。また、放熱シートと放熱部材との密着性を向上させることもできる。これらの相乗効果により、本実施形態に係る放熱シートを備えた半導体装置の絶縁安定性をより一層高めることができる。
フェノキシ樹脂の具体例としては、ビスフェノールA型フェノキシ樹脂等のビスフェノール骨格を有するフェノキシ樹脂、ナフタレン骨格を有するフェノキシ樹脂、アントラセン骨格を有するフェノキシ樹脂、ビフェニル骨格を有するフェノキシ樹脂等が挙げられる。また、これらの骨格を複数種有した構造のフェノキシ樹脂を用いることもできる。
フェノキシ樹脂の含有量は、樹脂組成物の固形分全量に対して、好ましくは、3質量%以上11質量%以下である。

樹脂組成物には、本発明の効果を損なわない範囲で、酸化防止剤、レベリング剤等を含むことができる。
<放熱構造体>
本実施形態に係る放熱構造体は、上述した製造方法により得られるものである。それ故、本実施形態に係る放熱構造体は、良好な放熱特性と、良好な絶縁特性とを両立したものである。

本実施形態に係る半導体装置の一例としては、図1に示すものが挙げられる。具体的には、図1に示すように、半導体チップ10が半田等の導電部材20を介してリードフレーム30上に搭載されており、リードフレーム30における半導体チップ10が搭載されている側とは反対側の面と接するように、放熱シート40と、金属板からなる被着体45とが互いに接合してなる放熱構造体50が配された構成を備える半導体装置100が挙げられる。そして、半導体装置100において、半導体チップ10、導電部材20、リードフレーム30および放熱構造体50は、公知の樹脂材料を用いて構成されている封止材60により封止されている。さらに、半導体装置100において、半導体チップ10と、リードフレーム30は、ワイヤ70を介して電気的に接続されている。
また、本実施形態に係る半導体装置の他の例としては、図2に示すものが挙げられる。具体的には、図2に示すように、回路が設けられた金属箔を被着体145(以下、回路層145ともいう。)と、放熱シート148とが互いに接合してなる放熱構造体150において、被着体145が設けられている側の面上に、半田等の導電部材120と、半導体チップ130とがこの順に配されており、かつ放熱構造体150における半導体チップ130を配した側とは反対側の面と接するように金属ベース板140が配された構成を備える半導体装置200が挙げられる。そして、半導体装置200において、半導体チップ130と、回路層145と、電極端子160は、それぞれワイヤ170を介して電気的に接合されている。また、半導体装置200において、半導体チップ130と、回路層145と、導電部材120は、封止材180により封止されている。なお、上記封止材180としては、公知の液状エポキシ封止材やシリコーンゲル封止材を使用することができる。また、半導体装置200は、筐体190に収容されていてもよい。
また、上述した半導体装置を基板上に搭載することにより、基板と、半導体装置と、を備えるパワーモジュール(図示せず)が得られる。
なお、本発明は前述の実施形態に限定されるものではなく、本発明の目的を達成できる範囲での変形、改良等は本発明に含まれるものである。
以上、図面を参照して本発明の実施形態について述べたが、これらは本発明の例示であり、上記以外の様々な構成を採用することもできる。
以下、本発明を実施例および比較例により説明するが、本発明はこれらに限定されるものではない。
(実施例1~8、比較例1~5:放熱シートの作製)
まず、表1に示す配合に従い、熱硬化性樹脂と、硬化剤とをメチルエチルケトンに添加し、これを撹拌することにより熱硬化性樹脂組成物の溶液を得た。次いで、この溶液に熱伝導フィラーを混合することにより、熱伝導フィラーを均一に分散させたワニス状の熱硬化性樹脂組成物を得た。次に、熱硬化性樹脂組成物を、銅箔(厚さ0.07mm、古河電気工業株式会社製、GTS-MP箔)上にドクターブレード法を用いて塗布した後、これを100℃、30分間の熱処理により乾燥させることにより、Bステージ状態(半硬化状態)にある銅箔付き樹脂シートを得た。
その後、表1に示す温度で5分間加熱することにより、銅箔付き樹脂シートを軟化させた。次いで、軟化状態にある銅箔付き樹脂シートを、表1に示す圧力P1で加圧しながら、樹脂シートの軟化点未満の温度となるように冷却した。このとき、得られた樹脂シートの硬化状態は、Bステージ状態(半硬化状態)であった。その後、得られた樹脂シートを180℃の温度条件下、表1に示す圧力P2で加圧することにより、樹脂シートを硬化して、放熱構造体を得た。
なお、表1中における各成分の詳細は下記のとおりである。また、比較例4の放熱シートを作製する際には、下記表1に示す通り、加圧を行わなかった。同様に、比較例5の放熱シートを作製する際には、下記表1に示す通り、加圧を行わなかった。
まず、表1に示す配合に従い、熱硬化性樹脂と、硬化剤とをメチルエチルケトンに添加し、これを撹拌することにより熱硬化性樹脂組成物の溶液を得た。次いで、この溶液に熱伝導フィラーを混合することにより、熱伝導フィラーを均一に分散させたワニス状の熱硬化性樹脂組成物を得た。次に、熱硬化性樹脂組成物を、銅箔(厚さ0.07mm、古河電気工業株式会社製、GTS-MP箔)上にドクターブレード法を用いて塗布した後、これを100℃、30分間の熱処理により乾燥させることにより、Bステージ状態(半硬化状態)にある銅箔付き樹脂シートを得た。
その後、表1に示す温度で5分間加熱することにより、銅箔付き樹脂シートを軟化させた。次いで、軟化状態にある銅箔付き樹脂シートを、表1に示す圧力P1で加圧しながら、樹脂シートの軟化点未満の温度となるように冷却した。このとき、得られた樹脂シートの硬化状態は、Bステージ状態(半硬化状態)であった。その後、得られた樹脂シートを180℃の温度条件下、表1に示す圧力P2で加圧することにより、樹脂シートを硬化して、放熱構造体を得た。
なお、表1中における各成分の詳細は下記のとおりである。また、比較例4の放熱シートを作製する際には、下記表1に示す通り、加圧を行わなかった。同様に、比較例5の放熱シートを作製する際には、下記表1に示す通り、加圧を行わなかった。
(熱硬化性樹脂)
・エポキシ樹脂1:ジシクロペンタジエン型エポキシ樹脂(日本化薬社製、XD-1000)
・エポキシ樹脂2:ビスフェノールF型エポキシ樹脂(DIC社製、830S)
・シアネート樹脂:ノボラック型シアネート樹脂(ロンザ社製、PT-30S)
・エポキシ樹脂1:ジシクロペンタジエン型エポキシ樹脂(日本化薬社製、XD-1000)
・エポキシ樹脂2:ビスフェノールF型エポキシ樹脂(DIC社製、830S)
・シアネート樹脂:ノボラック型シアネート樹脂(ロンザ社製、PT-30S)
(フェノキシ樹脂)
・フェノキシ樹脂:ビスフェノールA型フェノキシ樹脂(新日鉄化学社製、YP-55S)
・硬化触媒:2-フェニル-4-メチルイミダゾール(四国化成社製、2P4MZ)
・フェノキシ樹脂:ビスフェノールA型フェノキシ樹脂(新日鉄化学社製、YP-55S)
・硬化触媒:2-フェニル-4-メチルイミダゾール(四国化成社製、2P4MZ)
(熱伝導フィラー)
・熱伝導フィラー1:凝集窒化ホウ素(水島合金鉄社製、HP40MF100)
・熱伝導フィラー1:凝集窒化ホウ素(水島合金鉄社製、HP40MF100)
実施例及び比較例で得られた銅箔付き放熱シート(樹脂シートの硬化物)または放熱構造体を用いて、以下の評価を行った。結果を表1に示す。
・樹脂シートの軟化点:実施例及び比較例で得られた銅箔付き樹脂シートから、銅箔を剥離して得られた樹脂シート単体をミキサーで粉砕し、コフラーホットベンチを用い、JIS C 2161(2010)に準拠した方法により、樹脂シートの軟化点を測定した。単位は、℃である。
・放熱シートの厚み方向の熱伝導率:まず、得られた放熱構造体の各々について、銅箔をエッチングして剥離することにより、放熱シート単体を得た。この放熱シート単体について、その密度を水中置換法(アルキメデス法)により測定し、比熱をDSC(示差走査熱量測定)により測定し、さらに、レーザーフラッシュ法により熱拡散率を測定した。
そして、実施例及び比較例で得られた放熱シート単体の各々について、厚み方向における熱伝導率を以下の式から算出した。なお、単位はW/m・Kである。
熱伝導率(W/m・K)=密度(kg/m3)×比熱(J/kg・K)×熱拡散率(m2/s)×1000
そして、実施例及び比較例で得られた放熱シート単体の各々について、厚み方向における熱伝導率を以下の式から算出した。なお、単位はW/m・Kである。
熱伝導率(W/m・K)=密度(kg/m3)×比熱(J/kg・K)×熱拡散率(m2/s)×1000
・放熱シートの実測比重SG1/放熱シートの理論比重SG2:まず、得られた放熱構造体の各々について、銅箔をエッチングして剥離することにより、放熱シート単体を得た。この放熱シート単体について、水中置換法(アルキメデス法)により測定した該放熱シート単体の密度の値から算出した実測比重SG1と、該放熱シート単体の製造原料の比重と配合比率とから算出した理論比重SG2とから放熱シートの実測比重SG1/放熱シートの理論比重SG2の値を算出した。
・放熱構造体の絶縁特性:実施例及び比較例で得られた銅箔付き樹脂シートの各々について、180℃、10MPaで40分間熱処理して銅箔付き放熱シートを作製した。次に、JIS K6911に準拠した方法で、得られた銅箔付き放熱シートの25℃での体積抵抗率を、ULTRA HIGH RESISTANCE METER R8340A(エーディーシー社製)を用いて、印加電圧1000Vで電圧印加後、1分後に測定した。そして、得られた測定結果について以下の基準で評価した。
なお、主電極は導電性ペーストを用いてφ25.4mmの円形状に作製した。また、このときガード電極は作成していない。対電極はシート作成時に、基材として用いた銅箔を利用した。
○:25℃での体積抵抗率が1013Ω・m以上であった。
△:25℃での体積抵抗率が1010Ω・m以上1013Ω・m未満であった。
×:25℃での体積抵抗率が1010Ω・m未満であった。
なお、主電極は導電性ペーストを用いてφ25.4mmの円形状に作製した。また、このときガード電極は作成していない。対電極はシート作成時に、基材として用いた銅箔を利用した。
○:25℃での体積抵抗率が1013Ω・m以上であった。
△:25℃での体積抵抗率が1010Ω・m以上1013Ω・m未満であった。
×:25℃での体積抵抗率が1010Ω・m未満であった。
実施例で得られた放熱構造体は、いずれも、比較例で得られた放熱構造体と比べて、放熱特性および絶縁特性の観点において優れており、良好な放熱特性と、良好な絶縁特性とを両立したものであった。
この出願は、2016年9月20日に出願された日本出願特願2016-182955号を基礎とする優先権を主張し、その開示の全てをここに取り込む。
Claims (14)
- 被着体と、前記被着体に接合された放熱シートとを備える放熱構造体を製造する方法であって、
前記放熱シートは、熱硬化性樹脂と、熱伝導フィラーとを含む樹脂組成物の硬化物からなり、
当該方法は、
前記被着体を準備する工程と、
前記樹脂組成物をシート状に成形して樹脂シートを得る工程と、
前記樹脂シートを、前記樹脂シートの軟化点以上の温度に加熱することにより、軟化状態にある樹脂シートを得る工程と、
前記軟化状態にある樹脂シートが前記被着体に接触した状態で、前記樹脂シートを第1の圧力P1で加圧しながら、前記樹脂シートを前記樹脂シートの軟化点未満の温度に冷却する工程と、
前記樹脂シートを第2の圧力P2で加圧しながら加熱処理を行うことにより、前記樹脂シートを硬化させて、前記被着体に接着した放熱シートを得る工程と、
を有し、
前記第1の圧力P1は、前記第2の圧力P2以上である放熱構造体の製造方法。 - P1/P2の値が、1以上20以下である請求項1に記載の放熱構造体の製造方法。
- 前記熱伝導フィラーが、凝集窒化ホウ素を含む請求項1または2に記載の放熱構造体の製造方法。
- 前記熱硬化性樹脂が、エポキシ樹脂およびシアネート樹脂から選択される少なくとも1つを含む、請求項1乃至3のいずれか一項に記載の放熱構造体の製造方法。
- 第1の圧力P1で加圧しながら、前記樹脂シートの軟化点未満の温度に冷却する前記工程で得られる前記樹脂シートが、Bステージ状態にある請求項1乃至4のいずれか一項に記載の放熱構造体の製造方法。
- 前記樹脂組成物全量に対する、前記熱伝導フィラーの含有量が、50質量%以上80質量%以下である請求項1乃至5のいずれか一項に記載の放熱構造体の製造方法。
- 前記樹脂シートの軟化点が60℃以上130℃以下である請求項1乃至6のいずれか一項に記載の放熱構造体の製造方法。
- 前記第1の圧力P1が、2MPa以上20MPa以下である請求項1乃至7のいずれか一項に記載の放熱構造体の製造方法。
- 前記第2の圧力P2が、0.5MPa以上10MPa以下である請求項1乃至8のいずれか一項に記載の放熱構造体の製造方法。
- 前記放熱シートの厚み方向の熱伝導率が、6W/m・K以上25W/m・K以下である請求項1乃至9のいずれか一項に記載の放熱構造体の製造方法。
- 前記放熱シートの実測比重をSG1とし、前記放熱シートの理論比重をSG2とした時、前記実測比重SG1と、前記理論比重SG2との割合であるSG1/SG2の値が、0.95以上1以下である、請求項1乃至10のいずれか一項に記載の放熱構造体の製造方法。
- 樹脂シートを、前記樹脂シートの軟化点以上の温度に加熱することにより、軟化状態にある樹脂シートを得る前記工程の前に、前記樹脂シートと前記被着体とを接触させる工程を含む、請求項1に記載の放熱構造体の製造方法。
- 樹脂シートを、前記樹脂シートの軟化点以上の温度に加熱することにより、軟化状態にある樹脂シートを得る前記工程の間に、前記樹脂シートと前記被着体とを接触させる工程を含む、請求項1に記載の放熱構造体の製造方法。
- 樹脂シートを、前記樹脂シートの軟化点以上の温度に加熱することにより、軟化状態にある樹脂シートを得る前記工程の後に、前記樹脂シートと前記被着体とを接触させる工程を含む、請求項1に記載の放熱構造体の製造方法。
