Abstract
Description
ここで、インプリント法の活発化に伴い、基板とインプリント用硬化性組成物の間の接着性が問題視されるようになってきた。すなわち、インプリント法においては、基板の表面にインプリント用硬化性組成物を塗布し、その表面にモールドを接触させた状態で光照射してインプリント用硬化性組成物を硬化させた後、モールドを剥離するが、このモールドを剥離する工程で、硬化物が基板から剥れてモールドに付着してしまう場合がある。これは、基板と硬化物との接着性が、モールドと硬化物との接着性よりも低いことが原因と考えられる。かかる問題を解決するために、基板と硬化物との接着性を向上させるインプリント用密着層を用いることが検討されている(特許文献1~3)。
本発明はかかる課題を解決することを目的としたものであって、インプリント用硬化性組成物の基板上への充填性を改善したパターン形成方法、および、上記パターン形成方法を利用した半導体素子の製造方法を提供することを目的とする。
具体的には、下記手段<1>により、好ましくは<2>~<17>により、上記課題は解決された。
<1>基板上に位置する密着層の表面に、上記密着層よりも臨界表面張力が高いプライマ層を形成する工程と、上記プライマ層の表面に、インプリント用硬化性組成物を適用する工程とを含む、パターン形成方法。
<2>上記プライマ層を、溶剤を含むプライマ層形成用組成物を用いて形成することを含み、さらに、上記密着層を構成する成分は、プライマ層形成用組成物に含まれる溶剤に実質的に溶解しない、<1>に記載のパターン形成方法。
<3>上記密着層を構成する成分が、プライマ層に実質的に熱拡散しない、<1>または<2>に記載のパターン形成方法。
<4>上記プライマ層を構成する成分の少なくとも1種が、上記密着層を構成する成分と、水素結合およびイオン間相互作用の少なくとも1つを形成しうる官能基を有する、<1>~<3>のいずれか1つに記載のパターン形成方法。

本明細書において、「(メタ)アクリレート」は、アクリレートおよびメタクリレートを表す。
本明細書において、「インプリント」は、好ましくは、1nm~10mmのサイズのパターン転写をいい、より好ましくは、およそ10nm~100μmのサイズのパターン転写(ナノインプリント)をいう。
本明細書における基(原子団)の表記において、置換および無置換を記していない表記は、置換基を有さないものと共に置換基を有するものをも包含するものである。例えば、「アルキル基」とは、置換基を有さないアルキル基(無置換アルキル基)のみならず、置換基を有するアルキル基(置換アルキル基)をも包含するものである。
本明細書において、「光」には、紫外、近紫外、遠紫外、可視、赤外等の領域の波長の光や、電磁波だけでなく、放射線も含まれる。放射線には、例えばマイクロ波、電子線、極端紫外線(EUV)、X線が含まれる。また248nmエキシマレーザー、193nmエキシマレーザー、172nmエキシマレーザーなどのレーザー光も用いることができる。これらの光は、光学フィルタを通したモノクロ光(単一波長光)を用いてもよいし、複数の波長の異なる光(複合光)でもよい。
本発明における重量平均分子量(Mw)は、特に述べない限り、ゲルパーミエーションクロマトグラフィ(GPC)で測定したものをいう。
以下、本発明の方法について、図1に従って説明する。本発明の構成が図1に限定されるものではないことは言うまでもない。
本発明のパターン形成方法は、基板上に密着層を形成する工程を含むことが好ましい。しかしながら、用意された基板上に密着層が予め形成されたものを用いる場合は、本工程は、必ずしも必須ではない。
図1に示す実施形態では、基板11上に密着層12が形成される。図1では、基板11の表面に密着層12が形成されているが、基板11と密着層12の間に他の層が形成されていてもよい。例えば、基板11の表面に表面処理が施されている場合などが考えられる。
密着層形成用組成物としては、密着層を構成する成分と溶剤を含む組成物が好ましい。
密着層を構成する成分としては、樹脂が好ましく、エチレン性不飽和基を含む樹脂がより好ましく、エチレン性不飽和基を側鎖に有するアクリル樹脂がさらに好ましい。密着層を構成する成分としての樹脂の具体例としては、後述する実施例に記載の密着層形成用組成物に含まれる樹脂や特開2014-24322号公報に記載の段落0017~0057に記載の樹脂(A)および樹脂(A2)が例示される。樹脂の重量平均分子量は、3,000~25,000が好ましい。また、密着層を構成する成分は、樹脂以外の添加剤を含んでいてもよい。しかしながら、本発明における密着層を構成する成分は、好ましくは70質量%以上、より好ましくは80質量%以上が樹脂である。
このような構成とすることにより、密着層とプライマ層が水素結合および/またはイオン間相互作用によって、固定される。そのため、プライマ層の塗布均一性を確保し凝集等の面状荒れを抑制することが可能となる。また、密着層を構成する成分がプライマ層やさらにその上層として設けられるインプリント用硬化性組成物や、インプリント用硬化性組成物の硬化物であるパターンに移動してしまうことをより効果的に抑制できる。この結果、パターンとモールドの間の固着力を高くしうる物質が、パターン付近に存在しにくくなり、パターンのモールド離型性を向上させることができる。
尚、密着層を構成する成分とは、密着層に含まれる成分をいう。例えば、上記密着層形成用組成物から溶剤を除いた成分などがこれに該当する。同様に、プライマ層を構成する成分とは、プライマ層に含まれる成分をいう。例えば、後述するプライマ層形成用組成物から溶剤を除いた成分などがこれに該当する。
なお、本発明における加熱としては、プライマ層を形成する際にプライマ層形成用組成物に含まれる溶剤を乾燥させるための加熱やインプリント用硬化性組成物への光照射の際にインプリント用硬化性組成物の反応性を高めるための加熱等が例示される。加熱温度としては、例えば、50~200℃であり、80~150℃が好ましい。
また、本発明で用いる密着層形成用組成物は、密着層を構成する成分を0.001~2.0質量%と、溶剤を98.0~99.999質量%含むことが好ましく、密着層を構成する成分を0.05~0.5質量%と、溶剤を99.95~99.5質量%含むことがより好ましい。
密着層を構成する成分および溶剤は、密着層形成用組成物に、それぞれ1種のみ含まれていてもよいし、2種以上含まれていてもよい。2種以上含む場合、合計量が上記範囲となることが好ましい。
密着層形成用組成物の具体例としては、特開2014-24322号公報に記載のエチレン性不飽和基(P)およびノニオン性親水性基(Q)を有する重量平均分子量1,000以上の(メタ)アクリル樹脂(A)と溶剤(B)を含み、上記樹脂(A)の酸価が1.0ミリモル/g未満である、インプリント用下層膜形成組成物が挙げられ、特開2014-24322号公報の内容は本明細書に組み込まれる。
その他、密着層形成用組成物の調製および上記密着層形成用組成物を用いた密着層の形成方法等についても、特開2014-24322号公報の記載を参酌でき、これらの内容は本明細書に組み込まれる。
本発明では、密着層12の表面に、上記密着層よりも臨界表面張力が高いプライマ層13が形成される。このようなプライマ層を形成することにより、インプリント用硬化性組成物の基板上への充填性を向上させることができる。
プライマ層の25℃における臨界表面張力は、密着層の臨界表面張力よりも高い方が好ましく、2mN/m以上高いことがより好ましく、3mN/m以上高いことがさらに好ましく、5mN/m以上高いことが一層好ましい。プライマ層と密着層の臨界表面張力の差の上限値は、20mN/m以下であることが好ましく、15mN/m以下であることがより好ましく、10mN/m以下であることがさらに好ましい。上記範囲内とすることにより、プライマ層形成時の膜の均一性および濡れ性の改善効果がより効果的に向上する。
密着層の形成に際し、溶剤を含む密着層形成用組成物を用いる場合、プライマ層は、密着層形成用組成物から溶剤を揮発(乾燥)させてから、および/または、密着層を硬化させてから、プライマ層形成用組成物を適用することが好ましい。このような構成とすることにより、密着層形成用組成物に含まれる溶剤にプライマ層を構成する成分が溶解し、密着層とプライマ層が混じり合うことを効果的に抑制できる。
その他、プライマ層形成用組成物の調製および上記プライマ層形成用組成物から形成されるプライマ層の形成方法等については、密着層形成用組成物の調製、密着層の形成方法と同様に行うことができる。
本発明では、また、上述のとおり、プライマ層を構成する成分の少なくとも1種(好ましくはすべて)が、密着層を構成する成分と、水素結合およびイオン間相互作用の少なくとも1つを形成しうる官能基を有することが好ましい。上記プライマ層を構成する成分が有していてもよい官能基としては、ヒドロキシル基、アミノ基、カルボニル基、カルボキシル基等が挙げられ、ヒドロキシル基が好ましい。
また、プライマ層を構成する成分の95質量%以上(好ましくは98質量%以上、より好ましくは99質量%以上)が25℃で液体であり、上記プライマ層を構成する成分の、滴下10秒後の、25℃における上記密着層の表面における接触角が5°以下であることが好ましい。接触角は後述する実施例に記載の方法に従って測定される。このような構成とすることにより、プライマ層を密着層上により均一に形成でき、インプリント用硬化性組成物の充填性をより均一にすることが可能となる。
A:25℃における表面張力が40mN/m以上の成分を含むプライマ層形成用組成物から形成されるプライマ層である;
B:プライマ層の25℃における臨界表面張力が46mN/m以上である。
本発明における25℃における表面張力が40mN/m以上の成分は、表面張力が40~70mN/mであることが好ましい。このような構成とすることにより、臨界表面張力が高いプライマ層が得られる。表面張力は後述する実施例に記載の方法に従って測定される。
また、本発明では、プライマ層の臨界表面張力が46mN/m以上であることが好ましい。このような構成とすることにより、プライマ層の表面に適用するインプリント用硬化性組成物の濡れ性が向上し、充填性を高めることができる。臨界表面張力は後述する実施例に記載の方法に従って測定される。
本発明において、プライマ層形成用組成物から形成されるプライマ層の臨界表面張力は、下限値が、47mN/m以上であることが好ましく、48mN/m以上であることがより好ましい。上記プライマ層の臨界表面張力の上限値は、特に定めるものではないが、70mN/m以下が好ましく、65mN/m以下であってもよく、さらには60mN/m以下であってもよい。
プライマ層形成用組成物は、25℃における表面張力が40mN/m以上の成分を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が上記範囲となることが好ましい。
PEG等は、アルキレングリコール単位を3~50個含むことが好ましい。PEG等は、25℃における表面張力が40mN/m以上の成分であってもよいし、25℃における表面張力が40mN/m未満の成分でもよいが、25℃における表面張力が40mN/m以上の成分であることが好ましい。
PEG等が、25℃における表面張力が40mN/m以上の成分である場合、アルキレングリコール単位を3~20個含むことが好ましく、5~17個含むことがより好ましい。
PEG等の具体例は、後述する実施例で用いる化合物が例示される。
また、本発明では、プライマ層形成用組成物が、PEG等以外の25℃における表面張力が40mN/m以上の成分と、25℃における表面張力が40mN/m未満のPEG等を含む態様も例示される。
重合性化合物としては、単官能重合性化合物であっても、多官能重合性化合物であってもよく、多官能重合性化合物が好ましく、2~4官能重合性化合物がより好ましく、2官能または3官能重合性化合物がさらに好ましい。重合性化合物の具体例としては、後述するインプリント用硬化性組成物に含まれていてもよい重合性化合物が例示される。
プライマ層を構成する成分のうち、重合性化合物の含有量は、上限値が、50質量%以下であることが好ましく、20質量%以下であることがより好ましい。また、上記重合性化合物の含有量の下限値は、配合する場合、10質量%以上が好ましい。
プライマ層形成用組成物は、重合性化合物を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が上記範囲となることが好ましい。
密着層形成用組成物に含まれる溶剤とプライマ層形成用組成物に含まれる溶剤は、互いに異なる溶剤であることが好ましい。
プライマ層を構成する成分および溶剤は、プライマ層形成用組成物に、それぞれ1種のみ含まれていてもよいし、2種以上含まれていてもよい。2種以上含む場合、合計量が上記範囲となることが好ましい。
本発明では、図1に示すように、プライマ層13の表面にインプリント用硬化性組成物14を適用する工程を含む。インプリント用硬化性組成物の適用方法としては、特に定めるものでは無く、特開2010-109092号公報(対応US出願は、US2011/199592)の段落0102の記載を参酌でき、この内容は本明細書に組み込まれる。上記適用は、インクジェット法で行うことが好ましい。また、インプリント用硬化性組成物を、多重塗布により塗布してもよい。インクジェット法などによりプライマ層の表面に液滴を配置する方法において、液滴の量は1~20pL程度が好ましく、液滴間隔をあけてプライマ層表面に配置することが好ましい。液滴間隔としては、10~1000μmの間隔が好ましい。液滴間隔は、インクジェット法の場合は、インクジェットのノズルの配置間隔とする。
さらに、プライマ層13と、基板上に適用したときの、層状のインプリント用硬化性組成物14の体積比は、1:1~500であることが好ましく、1:10~300であることがより好ましく、1:50~200であることがさらに好ましい。
本発明のパターン形成方法では、さらに、インプリント用硬化性組成物とプライマ層と密着層を、基板とパターンを有するモールドとの間に挟んだ状態で光照射し、インプリント用硬化性組成物を硬化する工程、および、モールドを剥離する工程を含むことが好ましい。このような工程を経ることにより、例えば、図1に示すように、パターン15が得られる。
具体的には、層状のインプリント用硬化性組成物に所望のパターンを転写するために、層状のインプリント用硬化性組成物の表面にモールドを押接する。これにより、モールドの押圧表面に予め形成された微細なパターンを層状のインプリント用硬化性組成物に転写することができる。
本発明で用いることのできるモールドは、転写されるべきパターンを有するモールドである。上記モールド上のパターンは、例えば、フォトリソグラフィや電子線描画法等によって、所望する加工精度に応じてパターンが形成できるが、本発明では、モールドパターン形成方法は特に制限されない。また、本発明のパターン形成方法によって形成したパターンをモールドとして用いることもできる。
本発明において用いられる光透過性モールドを構成する材料は、特に限定されないが、ガラス、石英、ポリメチルメタクリレート(PMMA)、ポリカーボネート樹脂などの光透過性樹脂、透明金属蒸着膜、ポリジメチルシロキサンなどの柔軟膜、光硬化膜、金属膜等が例示される。
本発明において光透過性の基板を用いた場合に使われる非光透過型モールド材としては、特に限定されないが、所定の強度を有するものであればよい。具体的には、セラミック材料、蒸着膜、磁性膜、反射膜、Ni、Cu、Cr、Feなどの金属基板、SiC、シリコン、窒化シリコン、ポリシリコン、酸化シリコン、アモルファスシリコンなどの基板などが例示され、特に制約されない。
また、本発明に適用されるインプリントリソグラフィにおいては、光照射の際の基板温度は、通常、室温で行われるが、反応性を高めるために加熱をしながら光照射してもよい。光照射の前段階として、真空状態にしておくと、気泡混入防止、酸素混入による反応性低下の抑制、モールドとインプリント用硬化性組成物との密着性向上に効果があるため、真空状態で光照射してもよい。また、本発明のパターン形成方法中、光照射時における好ましい真空度は、10-1Paから常圧の範囲である。
露光に際しては、露光照度を1mW/cm2~500mW/cm2の範囲にすることが望ましい。
本発明のパターン形成方法においては、光照射により層状のインプリント用硬化性組成物(パターン形成層)を硬化させた後、必要に応じて、硬化させたパターンに熱を加えてさらに硬化させる工程を含んでいてもよい。光照射後にインプリント用硬化性組成物を加熱硬化させる温度としては、150~280℃が好ましく、200~250℃がより好ましい。また、熱を付与する時間としては、5~60分間が好ましく、15~45分間がさらに好ましい。
本発明で用いるインプリント用硬化性組成物は、特に定めるものではなく、公知のインプリント用硬化性組成物を用いることができる。
本発明では、毛細管力を利用し高速充填を可能にするため、インプリント用硬化性組成物の粘度は低く、表面張力は高く設計したほうが好ましい。
具体的には、インプリント用硬化性組成物の23℃における粘度は、20.0mPa・s以下であることが好ましく、15.0mPa・s以下であることがより好ましく、10.0mPa・s以下であることがさらに好ましく、8.0mPa・s以下であることが一層好ましい。上記粘度の下限値としては、特に限定されるものでは無いが、例えば、5.0mPa・s以上とすることができる。
本発明では、プライマ層を用いることにより、毛細管力が高く、モールドパターンへの充填性はよいものの、密着層との濡れ性が悪い、高表面張力のインプリント用硬化性組成物の濡れ性を改善させることができる点で意義が高い。
インプリント用硬化性組成物の25℃における表面張力は、後述する実施例に記載の方法に従って測定される。
本発明で用いるインプリント用硬化性組成物に含まれる重合性化合物は、単官能重合性化合物であっても、多官能重合性化合物であっても、両者の混合物であってもよい。また、インプリント用硬化性組成物に含まれる重合性化合物の少なくとも一部は25℃で液体であることが好ましい。このように25℃で液体である重合性化合物を含むことにより、インプリント用硬化性組成物が実質的に溶剤を含まなくても、インプリント用硬化性組成物の粘度を低くでき、インクジェット法によって塗布可能になる。ここで、溶剤を実質的に含まないとは、例えば、インプリント用硬化性組成物に対する溶剤の含有量が5質量%以下であることをいい、さらには3質量%以下であることをいい、特には1質量%以下であることをいう。
また、本発明で用いるインプリント用硬化性組成物は、ポリマー(好ましくは、重量平均分子量が1,000を超える、より好ましくは重量平均分子量が2,000を超える、さらに好ましくは重量平均分子量が10,000以上のポリマー)を実質的に含有しない態様とすることもできる。ポリマーを実質的に含有しないとは、例えば、ポリマーの含有量がインプリント用硬化性組成物の0.01質量%以下であることをいい、0.005質量%以下が好ましく、含有しないことがより好ましい。
インプリント用硬化性組成物に用いる単官能重合性化合物は、炭素数4以上の直鎖または分岐の炭化水素鎖を有することが好ましい。本発明では単官能重合性化合物を1種のみ含んでいてもよいし、2種以上含んでいてもよい。
インプリント用硬化性組成物に用いる単官能重合性化合物の分子量は、100以上が好ましく、200以上がより好ましく、220以上がさらに好ましい。分子量の上限値は、1,000以下が好ましく、800以下がより好ましく、300以下がさらに好ましく、270以下が特に好ましい。分子量の下限値を200以上とすることで、揮発性を抑制できる傾向がある。分子量の上限値を300以下とすることで、粘度を低減できる傾向がある。
インプリント用硬化性組成物に用いる単官能重合性化合物の667Paにおける沸点は、85℃以上であることが好ましく、110℃以上がより好ましく、130℃以上がさらに好ましい。667Paにおける沸点を85℃以上とすることで、揮発性を抑制することができる。沸点の上限値については、特に定めるものでは無いが、例えば、667Paにおける沸点を200℃以下とすることができる。
本発明において、アルキル鎖とは、アルキル基およびアルキレン基を表す。同様に、アルケニル鎖とは、アルケニル基およびアルケニレン基を表し、アルキニル鎖とはアルキニル基およびアルキニレン基を表す。これらの中でも、直鎖または分岐のアルキル基、アルケニル基がより好ましく、直鎖または分岐のアルキル基がさらに好ましく、直鎖のアルキレン基が一層好ましい。
上記直鎖または分岐の炭化水素鎖(好ましくは、アルキル基)は、炭素数4以上であり、炭素数6以上が好ましく、炭素数8以上がより好ましく、炭素数10以上がさらに好ましく、炭素数12以上が特に好ましい。炭素数の上限値については、特に定めるものではないが、例えば、炭素数25以下とすることができる。
上記直鎖または分岐の炭化水素鎖は、エーテル基(-O-)を含んでいてもよいが、エーテル基を含んでいない方が離型性向上の観点から好ましい。
このような炭化水素鎖を有する単官能重合性化合物を用いることで、比較的少ない添加量で、硬化膜の弾性率を低減し、離型性が向上する。また、直鎖または分岐のアルキル基を有する単官能重合性化合物を用いると、モールドと硬化膜の界面エネルギーを低減して、さらに離型性を向上することができる。
インプリント用硬化性組成物に用いる単官能重合性化合物が有する好ましい炭化水素基として、(1)~(3)を挙げることができる。
(1)炭素数8以上の直鎖アルキル基
(2)炭素数10以上の分岐アルキル基
(3)炭素数5以上の直鎖または分岐のアルキル基が置換した脂環または芳香環
炭素数8以上の直鎖アルキル基は、炭素数10以上のものがより好ましく、炭素数11以上がさらに好ましく、炭素数12以上が特に好ましい。また、炭素数20以下が好ましく、炭素数18以下がより好ましく、炭素数16以下がさらに好ましく、炭素数14以下が特に好ましい。
(2)炭素数10以上の分岐アルキル基
上記炭素数10以上の分岐アルキル基は、炭素数10~20のものが好ましく、炭素数10~16がより好ましく、炭素数10~14がさらに好ましく、炭素数10~12が特に好ましい。
(3)炭素数5以上の直鎖または分岐のアルキル基が置換した脂環または芳香環
炭素数5以上の直鎖または分岐のアルキル基は、直鎖のアルキレン基がより好ましい。上記アルキル基の炭素数は、6以上がさらに好ましく、7以上が一層好ましく、8以上がより一層好ましい。アルキル基の炭素数は、14以下が好ましく、12以下がより好ましく、10以下がさらに好ましい。
脂環または芳香環の環構造は、単環であっても縮環であってもよいが、単環であることが好ましい。縮環である場合は、環の数は、2つまたは3つが好ましい。環構造は、3~8員環が好ましく、5員環または6員環がより好ましく、6員環がさらに好ましい。また、環構造は、脂環または芳香環であるが、芳香環であることが好ましい。環構造の具体例としては、シクロヘキサン環、ノルボルナン環、イソボルナン環、トリシクロデカン環、テトラシクロドデカン環、アダマンタン環、ベンゼン環、ナフタレン環、アントラセン環、フルオレン環が挙げられ、これらの中でもシクロヘキサン環、トリシクロデカン環、アダマンタン環、ベンゼン環がより好ましく、ベンゼン環がさらに好ましい。
インプリント用硬化性組成物に用いる単官能重合性化合物としては、下記第1群および第2群を例示することができる。しかしながら、本発明がこれらに限定されるものでは無いことは言うまでもない。また、第1群の方が第2群よりもより好ましい。
第1群
本発明では、インプリント用硬化性組成物に含まれる全単官能重合性化合物の90質量%以上が、上記(1)~(3)の基を有する単官能重合性化合物であることが好ましく、95質量%以上であることがより好ましい。
インプリント用硬化性組成物は、環構造含有多官能重合性化合物を1種のみ含んでいてもよいし、2種以上含んでいてもよい。
分子量の下限値については、特に定めるものでは無いが、例えば、200以上とすることができる。
インプリント用硬化性組成物に用いる環構造含有多官能重合性化合物における環構造の数は、1つであっても、2つ以上であってもよいが、1つまたは2つが好ましく、1つがより好ましい。尚、縮合環の場合は、縮合環を1つとして考える。
インプリント用硬化性組成物に用いる環構造含有多官能重合性化合物は、(重合性基)-(単結合または2価の連結基)-(環構造を有する2価の基)-(単結合または2価の連結基)-(重合性基)で表されることが好ましい。ここで、連結基としては、アルキレン基がより好ましく、炭素数1~3のアルキレン基がさらに好ましい。
Qにおける脂環または芳香環(環構造)の好ましい範囲は、上述と同義であり好ましい範囲も同様である。
第1群
インプリント用硬化性組成物に用いる他の多官能重合性化合物としては、特開2014-170949号公報に記載の重合性化合物のうち、環構造を有さない多官能重合性化合物が例示され、これらの内容は本明細書に含まれる。より具体的には、例えば、下記化合物が例示される。
本発明で用いることができるインプリント用硬化性組成物の具体例としては、後述する実施例に記載の組成物、特開2013-036027号公報、特開2014-090133号公報、特開2013-189537号公報、特願2016-037872の明細書に記載の組成物が例示され、これらの内容は本明細書に組み込まれる。また、インプリント用硬化性組成物の調製、膜(パターン形成層)の形成方法についても、上記公報の記載を参酌でき、これらの内容は本明細書に組み込まれる。
上述のように本発明のパターン形成方法によって形成されたパターンは、液晶表示装置(LCD)などに用いられる永久膜や、半導体素子製造用のエッチングレジストとして使用することができる。すなわち、本発明は、また、本発明のパターン形成方法を含む、半導体素子の製造方法を開示する。
また、本発明のパターン形成方法によって形成されたパターンを利用して液晶表示装置のガラス基板にグリッドパターンを形成し、反射や吸収が少なく、大画面サイズ(例えば55インチ、60インチ超)の偏光板を安価に製造することが可能である。例えば、特開2015-132825号公報やWO2011/132649号に記載の偏光板が製造できる。なお、1インチは25.4mmである。
また、永久膜は、製造後にガロン瓶やコート瓶などの容器にボトリングし、輸送、保管されるが、この場合に、劣化を防ぐ目的で、容器内を不活性な窒素、またはアルゴンなどで置換しておいてもよい。また、輸送、保管に際しては、常温でもよいが、永久膜の変質を防ぐため、-20℃から0℃の範囲に温度制御してもよい。勿論、反応が進行しないレベルで遮光することが好ましい。
本発明のパターン形成方法によって形成されたパターンは、具体的には、磁気ディスク等の記録媒体、固体撮像素子等の受光素子、LEDや有機EL等の発光素子、液晶表示装置(LCD)等の光デバイス、回折格子、レリーフホログラム、光導波路、光学フィルタ、マイクロレンズアレイ等の光学部品、薄膜トランジスタ、有機トランジスタ、カラーフィルタ、反射防止膜、偏光板、偏光素子、光学フィルム、柱材等のフラットパネルディスプレイ用部材、ナノバイオデバイス、免疫分析チップ、デオキシリボ核酸(DNA)分離チップ、マイクロリアクター、フォトニック液晶、ブロックコポリマーの自己組織化を用いた微細パターン形成(directed self-assembly、DSA)のためのガイドパターン等の作製に好ましく用いることができる。
その後、ウェットエッチングの場合にはフッ化水素等、ドライエッチングの場合にはCF4等のエッチングガスを用いてエッチングすることにより、基板上に所望のパターンを形成することができる。パターンは、特にドライエッチングに対するエッチング耐性が良好である。すなわち、本発明のパターン形成方法によって形成されたパターンは、リソグラフィー用マスクとして好ましく用いられる。
表2~4における各成分の割合は、質量比である。
下記表2に記載のとおり、樹脂および溶剤を配合し、0.1μmのポリテトラフルオロエチレンフィルタ(PTFEフィルタ)でろ過して密着層形成用組成物A-1~A-5を調製した。
下記表3に記載のとおり、各種化合物を配合し、0.1μmのPTFEフィルタでろ過してプライマ層形成用組成物B-1~B-12を調製した。プライマ層形成用組成物に含まれる各成分のうち、表面張力が測定されている成分および溶剤(プロピレングリコールモノメチルエーテルアセテート)は、25℃で液体である。
下記表4に記載のとおり、各種化合物を混合し、さらに重合禁止剤として4-ヒドロキシ-2,2,6,6-テトラメチルピペリジン-1-オキシルフリーラジカル(東京化成社製)を重合性化合物の合計量に対して200質量ppm(0.02質量%)となるように加えて調製した。これを0.1μmのPTFEフィルタでろ過して、インプリント用硬化性組成物C-1~C-10を調製した。
シリコンウェハ上に、表5または表6に示す密着層形成用組成物をスピンコートし、220℃のホットプレートを用いて1分間加熱し、溶剤を乾燥させて、厚さ5nmの密着層を形成した。次いで、密着層の表面に、表5または表6に示すプライマ層形成用組成物をスピンコートし、100℃のホットプレートを用いて1分間加熱し、溶剤を乾燥させてプライマ層を形成した。密着層およびプライマ層の膜厚はエリプソメータおよび原子間力顕微鏡により測定した。
重量平均分子量は、以下の条件で測定した。
カラムの種類:TSKgel Super Multipore HZ-H(東ソー(株)製、4.6mmID×15cm)を3本直列につないだカラム
展開溶剤:テトラヒドロフラン
カラム温度:40℃
試料濃度:0.35質量%
流速:0.35mL/分
サンプル注入量:10μL
装置名:東ソー製 HLC-8020GPC
検出器:RI(屈折率)検出器
検量線ベース樹脂:ポリスチレン
上記で形成した密着層およびプライマ層について、それぞれ、臨界表面張力を測定した。
密着層またはプライマ層の表面に、表面張力の異なる溶剤をそれぞれ2μL滴下し、500msの時点の接触角θを測定した。接触角が2°以上であった結果(接触角θ)をxy平面上(x:溶剤の表面張力、y:接触角θから算出したcosθ)にプロットし、上記測定結果を近似する一次関数を最小二乗法によって算出し、cosθ=1における上記一次関数の外挿値を密着層またはプライマ層の臨界表面張力(単位:mN/m)とした。
溶剤としては、水(表面張力72.9mN/m)、グリセリン(63.2)、ホルムアミド(58.5)、エチレングリコール(50.2)、γ-ブチロラクトン(44.1)、オレイン酸(32.2)、シクロヘキサノン(34.1)、酢酸メチル(25.0)を使用した。
接触角の測定は、協和界面科学(株)製、DMs-401を用いて25℃で行った。液滴着弾後500msec後の値をn=3で測定し、その平均値を接触角とした。
各組成物または化合物の表面張力は、協和界面科学(株)製、表面張力計 SURFACE TENS-IOMETER CBVP-A3を用い、ガラスプレートを用いて25±0.2℃で行った。単位は、mN/mで示した。
上記で得られたプライマ層について、原子間力顕微鏡(AFM、ブルカー・エイエックスエス社製、Dimension Icon)を用いて、10μm角を走査して、算術平均表面ラフネス(Ra)を測定し、下記の基準で評価した。結果は下記表5および6に示した。
A:Ra<0.4nm
B:0.4nm≦Ra<1.0nm
C:1.0nm≦Ra
上記で得られたプライマ層の表面に、25℃に温度調整したインプリント用硬化性組成物を、富士フイルムダイマティックス製、インクジェットプリンターDMP-2831を用いて、ノズルあたり1pLの液滴量で吐出して、上記プライマ層の表面に液滴が約100μm間隔の正方配列となるように塗布し、インプリント用硬化性組成物を層状にした。次に、層状のインプリント用硬化性組成物に、石英モールド(矩形ライン/スペースパターン(1/1)、線幅60nm、溝深さ100nm、ラインエッジラフネス3.5nm)を押接し、インプリント用硬化性組成物をモールドに充填させた。さらに、モールド側から高圧水銀ランプを用い、300mJ/cm2の条件で露光した後、モールドを剥離することでインプリント用硬化性組成物にパターンを転写させた。
上記インプリント用硬化性組成物に転写されたパターンについて、光学顕微鏡(オリンパス製、STM6-LM)を用いて観察してパターンの剥離故障を以下の基準で評価した。
A:パターン全域において剥離故障が見られなかった。
B:パターンの10%未満の領域において剥離故障が見られた。
C:パターンの10%以上の領域において剥離故障が見られた。
上記で得られたプライマ層の表面に、25℃に温度調整した表4に示すインプリント用硬化性組成物を、富士フイルムダイマティックス製、インクジェットプリンターDMP-2831を用いて、ノズルあたり1pLの液滴量で吐出して、上記プライマ層の表面に液滴が約100μm間隔の正方配列となるように塗布し、インプリント用硬化性組成物を層状にした。次に、パターン形成層に、石英基板を押接し、インプリント用硬化性組成物を平坦化した。さらに、モールド側から高圧水銀ランプを用い、300mJ/cm2の条件で露光した後、石英基板を剥離することで平坦膜を得た。
上記平坦膜表面を、光学顕微鏡(オリンパス製STM6-LM)を用いて観察して充填性を、下記の基準で評価した。
A:インプリントエリアにおいて、未充填の領域(インプリント用硬化性組成物の硬化物が存在しない領域)が発生していなかった。
B:インプリントエリアの一部の領域において、インクジェット液滴境界での未充填が確認された。
C:インプリントエリアの全面に渡って、インクジェット液滴境界での未充填が確認された。
D:インクジェット液滴同士がつながらず平坦膜を形成できていない領域が確認された。

Claims (18)
- 基板上に位置する密着層の表面に、前記密着層よりも臨界表面張力が高いプライマ層を形成する工程と、
前記プライマ層の表面に、インプリント用硬化性組成物を適用する工程と
を含む、パターン形成方法。 - 前記プライマ層を、溶剤を含むプライマ層形成用組成物を用いて形成することを含み、
さらに、前記密着層を構成する成分は、プライマ層形成用組成物に含まれる溶剤に実質的に溶解しない、請求項1に記載のパターン形成方法。 - 前記密着層を構成する成分が、プライマ層に実質的に熱拡散しない、請求項1または2に記載のパターン形成方法。
- 前記プライマ層を構成する成分の少なくとも1種が、前記密着層を構成する成分と、水素結合およびイオン間相互作用の少なくとも1つを形成しうる官能基を有する、請求項1~3のいずれか1項に記載のパターン形成方法。
- 前記プライマ層を構成する成分の少なくとも1種が、前記密着層を構成する成分と、水素結合を形成しうる官能基を有する、請求項1~3のいずれか1項に記載のパターン形成方法。
- 前記プライマ層を構成する成分の95質量%以上が25℃で液体であり、前記プライマ層を構成する成分の、滴下10秒後の、25℃における前記密着層の表面における接触角が5°以下である、請求項1~5のいずれか1項に記載のパターン形成方法。
- 前記インプリント用硬化性組成物の23℃における粘度が8.0mPa・s以下である、請求項1~6のいずれか1項に記載のパターン形成方法。
- 前記インプリント用硬化性組成物の25℃における表面張力が33mN/m以上である、請求項1~7のいずれか1項に記載のパターン形成方法。
- 前記プライマ層が下記AおよびBの少なくとも一方を満たす、請求項1~8のいずれか1項に記載のパターン形成方法;
A:25℃における表面張力が40mN/m以上の成分を含むプライマ層形成用組成物から形成されるプライマ層である;
B:プライマ層の25℃における臨界表面張力が46mN/m以上である。 - 25℃における表面張力が40mN/m以上の成分を、プライマ層を構成する成分中、20質量%以上の割合で含む、請求項9に記載のパターン形成方法。
- 前記25℃における表面張力が40mN/m以上の成分が、ポリアルキレングリコール構造を有する化合物であって、前記ポリアルキレングリコール構造が直鎖のアルキレン基と酸素原子から構成される化合物を含む、請求項9または10に記載のパターン形成方法。
- 前記25℃における表面張力が40mN/m以上の成分の少なくとも1種が、重合性基を有さない、請求項9~11のいずれか1項に記載のパターン形成方法。
- 前記25℃における表面張力が40mN/m以上の成分の少なくとも1種が、25℃において液体である、請求項9~12のいずれか1項に記載のパターン形成方法。
- 前記プライマ層形成用組成物に含まれるプライマ層を構成する成分の95質量%以上が、25℃において、液体である、請求項9~13のいずれか1項に記載のパターン形成方法。
- 前記25℃における表面張力が40mN/m以上の成分の重量平均分子量が200以上1000未満である、請求項9~14のいずれか1項に記載のパターン形成方法。
- さらに、前記密着層を、基板の上に設ける工程を含む、請求項1~15のいずれか1項に記載のパターン形成方法。
- 前記プライマ層の臨界表面張力が、前記密着層の臨界表面張力よりも、5mN/m以上高い、請求項1~16のいずれか1項に記載のパターン形成方法。
- 請求項1~17のいずれか1項に記載のパターン形成方法を含む、半導体素子の製造方法。
