Description

발광소자 패키지
실시예는 발광소자 패키지에 관한 것으로, 보다 상세하게는 리드 프레임들이 견고하게 고정되어 기밀성이 향상된 발광소자 패키지에 관한 것이다.
반도체의 3-5족 또는 2-6족 화합물 반도체 물질을 이용한 발광 다이오드(Light Emitting Diode)나 레이저 다이오드와 같은 발광소자는 박막 성장 기술 및 소자 재료의 개발로 적색, 녹색, 청색 및 자외선 등 다양한 색을 구현할 수 있으며, 형광 물질을 이용하거나 색을 조합함으로써 효율이 좋은 백색 광선도 구현이 가능하며, 형광등, 백열등 등 기존의 광원에 비해 저소비전력, 반영구적인 수명, 빠른 응답속도, 안전성, 환경친화성의 장점을 가진다.
따라서, 광 통신 수단의 송신 모듈, LCD(Liquid Crystal Display) 표시 장치의 백라이트를 구성하는 냉음극관(CCFL: Cold Cathode Fluorescence Lamp)을 대체하는 발광 다이오드 백라이트, 형광등이나 백열 전구를 대체할 수 있는 백색 발광 다이오드 조명 장치, 자동차 헤드 라이트 및 신호등에까지 응용이 확대되고 있다.
발광소자는 기판 위에 제1 도전형 반도체층과 활성층 및 제2 도전형 반도체층을 포함하는 발광구조물이 배치되고, 제1 도전형 반도체층과 제2 도전형 반도체층 상에 각각 제1 전극과 제2 전극이 배치된다. 그리고, 제1 도전형 반도체층을 통해서 주입되는 전자와 제2 도전형 반도체층을 통해서 주입되는 정공이 서로 만나서 활성층을 이루는 물질 고유의 에너지 밴드에 의해서 결정되는 에너지를 갖는 빛을 방출한다.
발광소자 패키지는 패키지 몸체 상에 발광소자가 한 쌍의 리드 프레임과 전기적으로 연결되어 구비될 수 있는데, 리드 프레임은 패키지 몸체에 고정될 때 밴딩(bending)부가 형성될 수 있다.
밴딩부로 인하여 패키지 몸체로부터 리드 프레임이 분리될 수 있으며, 패키지 몸체와 리드 프레임이 분리되면 수분이나 기타 이물질이 분리된 공간으로 침투하여 발광소자 패키지의 기밀성을 저하시킬 수 있다.
실시예는 발광소자 패키지의 기밀성을 향상시키고자 한다.

실시예에 따른 발광소자 패키지는 패키지 몸체의 측면에서 제1 리드 프레임과 제2 리드 프레임이 밴딩되는 영역과 인접한 영역에서 연결부가 작은 폭으로 형성되어, 밴딩부로부터 작용하는 응력에 의하여 패키지 몸체로부터 제1 리드 프레임과 제2 리드 프레임이 들뜨는 것을 방지할 수 있다.
또한, 발광소자 패키지의 제조 공정에서 홀과 그루브들에 패키지 몸체의 재료가 삽입되어 소성 내지 경화되어, 패키지 몸체와 제1 리드 프레임 및 제2 리드 프레임 사이의 결합을 견고하게 할 수 있다.

이하 상기의 목적을 구체적으로 실현할 수 있는 본 발명의 바람직한 실시예를 첨부한 도면을 참조하여 설명한다.
본 발명에 따른 실시예의 설명에 있어서, 각 element의 " 상(위) 또는 하(아래)(on or under)"에 형성되는 것으로 기재되는 경우에 있어, 상(위) 또는 하(아래)(on or under)는 두개의 element가 서로 직접(directly)접촉되거나 하나 이상의 다른 element가 상기 두 element사이에 배치되어(indirectly) 형성되는 것을 모두 포함한다. 또한 “상(위) 또는 하(아래)(on or under)”으로 표현되는 경우 하나의 element를 기준으로 위쪽 방향 뿐만 아니라 아래쪽 방향의 의미도 포함할 수 있다.
도 1은 발광소자 패키지의 일실시예를 개략적으로 나타낸 도면이다.
실시예에 따른 발광소자 패키지(200)는, 패키지 몸체(210)와 제1 리드 프레임(220)과 제2 리드 프레임(230)과 발광소자(100)를 포함하여 이루어진다.
패키지 몸체(210)는 절연성 재료로 이루어질 수 있고, 예를 들면 PPA(Polypthalamide) 수지나 실리콘 계열의 재료 등을 포함할 수 있다. 패키지 몸체(210)에는 캐비티(cavity)가 형성되고, 캐비티의 상부면이 개방된 형상일 수 있다.
캐비티는 바닥면(b)과 측벽(i)으로 이루어지고, 바닥면(b)에는 패키지 몸체(210) 상에서 제1 리드 프레임(220)과 제2 리드 프레임(230)이 노출되며, 측벽(i)에서 패키지 몸체(210)가 노출될 수 있다. 여기서, 측벽(i)은 캐비티의 내측벽을 뜻한다.
발광소자(100)는 예를 들면 발광 다이오드(Light emitting diode)가 배치될 수 있고, 도시된 수평형 발광소자 외에 수직형 발광소자나 플립 본딩된 발광소자가 배치될 수도 있다.
발광소자(100)는 도시된 수평형 발광소자일 경우, 제1 리드 프레임(220)과 제2 리드 프레임(230)에 와이어(250)를 통하여 전기적으로 연결될 수 있다.
캐비티(cavity)의 내부에는 몰딩부(260)가 채워져서 발광소자(100) 및 와이어(250)를 보호할 수 있다. 몰딩부(260)에는 형광체(270)가 포함될 수 있는데, 형광체(270)는 야그(YAG) 계열의 형광체나, 나이트라이드(Nitride) 계열의 형광체, 실리케이트(Silicate) 또는 이들이 혼합되어 사용될 수 있으나, 이에 한정하지 않는다.
도 1에서 캐비티의 바닥면(b)과 측벽(i)의 경계(b1)와, 캐비티의 측벽(i)과 패키지 몸체(210)의 상부면의 경계(b2)와, 패키지 몸체(210)의 상부면과 패키지 몸체(210)의 외측벽의 경계(b3), 및 패키지 몸체(210)의 외측벽과 패키지 몸체(210)의 가장자리의 경계(b4)가 도시되는데, 도 2에서 상세히 설명한다.
제1 리드 프레임(220)과 제2 리드 프레임(230)은 캐비티의 바닥면(b)으로부터 패키지 몸체(210)의 외부 표면 및 하부면의 일부에까지 연장되어 배치될 수 있다. 'D'로 표시된 영역 등에서 제1 리드 프레임(220)과 제2 리드 프레임(230)이 밴딩(bending)될 수 있다. 구리(Cu) 등으로 이루어진 제1 리드 프레임(220)과 제2 리드 프레임(230)이 밴딩되면, 밴딩되는 영역과 인접한 영역의 제1 리드 프레임(220)과 제2 리드 프레임(230)에 응력이 가해질 수 있다.
특히, 제1 리드 프레임(220)과 제2 리드 프레임(230)이 패키지 몸체(210)와 결합하는 영역에서 가해지는 응력은, 패키지 몸체(210)와 제1 리드 프레임(220) 및 제2 리드 프레임(230)의 결합을 약화시킬 수 있다.
도 2는 발광소자 패키지의 일실시예의 평면도이고, 도 3은 도 2의 A-A' 방향의 단면도이고, 도 4는 도 2의 B-B' 방향의 단면도이고, 도 5는 도 2의 C-C' 방향의 단면도이다. 이때, A-A'축 방향과 C-C' 축 방향은 서로 평행할 수 있고, B-B' 축 방향과 수직일 수 있다.
이하에서, 도 2 내지 도 5를 참조하여, 패키지 몸체(210)와 제1 리드 프레임(220) 및 제2 리드 프레임(230)의 위치 관계를 상세히 설명한다.
패키지 몸체(210)에 형성된 캐비티(cavity)의 바닥면(b)에서 제1 리드 프레임(220)과 제2 리드 프레임(230)의 일부가 노출되고 있으며, 또한 패키지 몸체(210)의 양측면에서 제1 리드 프레임(220)과 제2 리드 프레임(230)이 외부로 돌출되며 노출되고 있다. 이때, 캐비티의 바닥면(b)과 패키지 몸체(210)의 외부에 배치된 제1 리드 프레임(222)과 제2 리드 프레임(230)은 도 2의 패키지 몸체(210)에 가려진 영역에서 서로 연결되고 있다. 여기서, 패키지 몸체(210)의 측면은 패키지 몸체(210)의 외측면일 수 있으며, 이하에서도 동일하다.
도 2에서, 캐비티의 바닥면(b)과 측벽(i)의 경계(b1)와, 캐비티의 측벽(i)과 패키지 몸체(210)의 상부면의 경계(b2)와, 패키지 몸체(210)의 상부면과 패키지 몸체(210)의 외측벽의 경계(b3)가 각각 실선으로 도시되는데, 패키지 몸체(210)의 형상이 달라지는 경계 영역일 뿐 실제로 실선(line)으로 명확하게 구분되지는 않는다.
제1 리드 프레임(220) 또는 제2 리드 프레임(230)이 패키지 몸체(210)의 외부로 돌출된 폭(t1)은 제1 리드 프레임(220) 또는 제2 리드 프레임(230)의 두께와 동일할 수 있으며, 예를 들면 수십 마이크로 미터 내지 수백 마이크로 미터일 수 있다. 상술한 폭(t1)이 너무 작으면 밴딩에 따른 응력으로 제1 리드 프레임(220) 또는 제2 리드 프레임(230)이 끊어질 수 있고, 폭(t1)이 너무 두꺼우면 밴딩이 어려울 수 있고 또한 밴딩시의 응력에 의하여 도 1의 'D' 부분에서 패키지 몸체(210)로부터 제1 리드 프레임(220) 또는 제2 리드 프레임(230)의 들뜸이 발생할 수 있다.
도 2의 A-A' 축 방향의 단면은 도 3에 도시된 바와 같이 패키지 몸체(210) 내에 제1 리드 프레임(220)이 삽입되어 배치되고 있으며, 패키지 몸체(210)의 외부로 제1 리드 프레임(220)이 노출되지 않는다. 그리고, 도 3의 B-B' 축 방향의 단면은 도 4에 도시된 바와 같이 패키지 몸체(210) 내에 제1 리드 프레임(220)이 삽입되어 배치되고 있으며, 패키지 몸체(210)의 외부로 제1 리드 프레임(220)이 노출되지 않는다. 이때, 도 2에서 A-A'축 방향의 캐비티의 형상과 B-B'축 방향의 캐비티의 형상은 서로 다를 수 있다.
도 2의 C-C' 축 방향의 단면은 도 5에 도시된 바와 같이, 제1 리드 프레임(220)의 일부분은 패키지 몸체(210)에 삽입되어 배치되고, 다른 일부분은 밴딩되어 패키지 몸체(210)의 측면과 하부까지 연장되어 배치되고 있다.
그리고, 후술하는 바와 같이 제1 리드 프레임(220)은 캐비티(cavity)의 바닥면의 양측에서 한 쌍의 그루브(groove, g)와 홀(hole, h)을 구비하고 있는데, 캐비티의 바닥면에 대하여 그루브(g)들이 서로 대칭을 이루고 홀(g)들도 서로 대칭을 이루고 구비될 수 있다.
홀(h)들은 그루브(g)들보다 더 안쪽에 배치될 수 있고, 홀(h)들과 그루브(g)들의 내부에는 패키지 몸체(210)를 이루는 재료가 삽입되어 배치될 수 있다. 홀(h)들은 제1 리드 프레임(220)과 제2 리드 프레임(230)을 관통하며 배치되나, 그루브(g)들은 제1 리드 프레임(220)과 제2 리드 프레임(230)의 일측면이 함몰되어 형성되는 차이점이 있다. 즉, 홀(h)들은 수평 방향의 단면은 폐곡면을 이루나, 그루브(g)들의 수평 방향의 단면은 일 방향이 오픈된 점에서 서로 상이할 수 있다.
도 6은 도 2의 제1 리드 프레임과 제2 리드 프레임을 상세히 나타낸 도면이고, 도 7은 제1 리드 프레임의 측단면도이다. 이하에서는 도 6 및 도 7을 참조하여, 도 1에서 도시되었던 캐비티의 바닥면(b)과 측벽(i)의 경계(b1)와, 캐비티의 측벽(i)과 패키지 몸체의 상부면의 경계(b2)와, 패키지 몸체의 상부면과 패키지 몸체의 외측벽의 경계(b3), 및 패키지 몸체의 외측벽과 패키지 몸체의 가장자리의 경계(b4)에 대하여, 제1 리드 프레임(220) 및 제2 리드 프레임(230)의 위치 관계를 위주로 설명한다.
제1 리드 프레임(220)은 캐비티의 바닥면과 측벽, 그리고 패키지 몸체(210)의 양측면에 연장되어 배치되고, 제2 리드 프레임(230)은 캐비티의 바닥면의 일부 영역으로부터 측벽, 그리고 패키지 몸체(210)의 일측면으로 연장되어 배치될 수 있다.
제1 리드 프레임(220)과 제2 리드 프레임(230)의 구조에서, 캐비티의 바닥면과 측벽의 일부에 대응되는 영역을 제1 부분이라 하고, 패키지 몸체(210)의 상부면과 측면의 일부에 대응되는 영역을 제2 부분이라 할 때, 제1 리드 프레임(220)과 제2 리드 프레임(230) 각각의 제1 부분과 제2 부분의 사이에서 좁은 폭으로 구비된 부분을 연결부라고 할 수 있으며, 도 8a 내지 도 8c를 참조하여 후술한다.
캐비티의 바닥면에서 제1 리드 프레임(220)과 제2 리드 프레임(230)이 이격부(s)를 사이에 두고 배치된다. 이격부(s)는 제1 리드 프레임(220)과 제2 리드 프레임(230)의 사이에서 일정한 폭을 가지고 구비되나, 반드시 이에 한정하지는 않는다. 도시된 바와 같이, 캐비티의 바닥면에 대응되는 영역에서 제1 리드 프레임(220)의 단면적이 제2 리드 프레임(230)의 단면적보다 넓을 수 있다.
제1 리드 프레임(220)과 제2 리드 프레임(230)은 캐비티의 측벽과 대응하는 영역에도 배치되는데, 캐비티의 측벽에 대응하는 영역에서 제1 리드 프레임(220)의 단면적이 제2 리드 프레임(230)의 단면적보다 넓을 수 있다.
제1 리드 프레임(220)과 제2 리드 프레임(230)에 각각 3개와 1개의 홀(h)이 구비되는데, 각각의 홀(h)은 관통 홀 형상으로 구비되어 상술한 바와 같이 패키지 몸체를 이루는 재료가 삽입될 수 있다.
각각의 홀(h)은 캐비티의 측벽과 패키지 몸체(210)의 상부면에 대응되어 배치될 수 있으며, 즉 각각의 홀(h)은 캐비티의 측벽과 패키지 몸체(210)의 상부면의 경계(b2)와 대응될 수 있다. 이때, 패키지 몸체(210)의 상부면에 대응되는 영역에서의 홀(h)의 단면적이, 캐비티의 측벽과 대응되는 영역에서의 홀(h)의 단면적보다 작을 수 있다.
패키지 몸체(210)의 상부면에 대응하는 영역에서, 제1 리드 프레임(220)과 제2 리드 프레임(230)에는 각각 3개와 1개의 그루브(g)가 배치될 수 있다. 각각의 그루브(g)는 도 6에서 패키지 몸체의 바깥 방향으로 오픈(open)되고 있으며, 오픈된 영역에는 패키지 몸체(210)를 이루는 재료가 삽입될 수 있다. 그루브(g)의 도 6에서 상하 방향의 폭(w1)은 홀(h)의 지름(R)보다 클 수 있고, 좌우 방향의 폭(w2)은 홀(h)의 지름보다 클 수 있다.
그루브(g)는 일 영역에서, 캐비티의 측벽(i)과 패키지 몸체의 상부면의 경계(b2)와 대응되나 반드시 이에 한정하지는 않는다.
홀(h)과 그루브(g)의 사이에는 제1 홈(n1)이 배치되는데, 도 7에 도시된 바와 같이 제1 리드 프레임(220) 또는 제2 리드 프레임(230)의 상부면에 V자 형상의 홈이 형성되어 이루어진다. 제1 홈(n1)은 제1 리드 프레임(220) 또는 제2 리드 프레임(230)의 밴딩시에, 패키지 몸체의 중앙 영역에 구비된 제1 리드 프레임(220)과 제2 리드 프레임(230)에 가해지는 응력을 완화시킬 수 있다.
홀(h)들의 내측에서 제1 리드 프레임(220)과 제2 리드 프레임(230)에는 각각 3개와 1개의 제3 홈(n3)이 형성될 수 있다. 상술한 제1 홈(n1)과 후술한 제2 홈(n2)은 도 1의 발광소자 패키지(200)에서 수직 방향으로 형성되나, 제3 홈(n3)은 도 6에서 상하 방향으로 형성되는 차이점이 있다.
제3 홈(n3)들은 각각 도 6에서 패키지 몸체의 바깥 방향으로 오픈(open)되고 있으며, 오픈된 영역에는 패키지 몸체를 이루는 재료가 삽입될 수 있다. 상술한 제3 홈(n3)들은 캐비티의 측벽에 대응되어 배치될 수 있다.
패키지 몸체의 상부면에서 제1 리드 프레임(220)과 제2 리드 프레임(230)에는, 패키지 몸체의 상부면과 패키지 몸체의 외측벽의 경계(b3)와 인접하여 제2 홈(n2)이 형성될 수 있다. 도 7을 참조하면, 제2 홈(n2)은 제1 리드 프레임(220) 또는 제2 리드 프레임(230)의 하부면에 V자 형상의 홈이 형성되어 이루어진다.
도 6의 좌측 영역에서, 제1 리드 프레임(220)과 제2 리드 프레임(230)에 구비되는 제1 홈(n1)과 제2 홈(n2)는 서로 분리되어 있으나 일직선 상에 구비될 수도 있다.
패키지 몸체의 외측벽과 패키지 몸체의 가장자리의 경계(b4)의 바깥 영역에서 제1 리드 프레임(220)과 제2 리드 프레임(230)이 패키지 몸체의 측면 방향으로 밴딩(bending)될 때, 화살표로 도시된 방향으로 응력이 작용할 수 있는데 이때 그루브(g)가 형성되어 캐비티의 측벽과 바닥면 방향으로 제1 리드 프레임(220)과 제2 리드 프레임(230)에 가해지는 응력을 줄여서, 제1 리드 프레임(220)과 제2 리드 프레임(230)의 변형이나 패키지 몸체로부터 들뜨는 것을 방지할 수 있다.
제1 홈 내지 제3 홈(n1~n3)은 반드시 기하학적으로 'V'자 형상이 아니고, 그 단면이 그루브(g)의 'U'자 형보다는 'V'자 형에 가까울 수 있다.
도 6에서 그루브(g)의 가장 자리로부터 패키지 몸체(210)의 외측벽과 패키지 몸체(210)의 가장자리의 경계(b4)까지의 거리(d1)는 0.1 밀리미터 이상일 수 있다. 거리(d1)이 0.1 밀리미터보다 작으면, 리드 프레임의 밴딩(bending) 시에 리드 프레임의 변형이 발생하거나 또는 회로 기판에 발광소자 패키지를 고정할 때 회로 기판과 발광소자 패키지의 결합 강도가 약해질 수 있다.
도 6에서 그루브(g)와 홀(h) 사이의 거리(d2)는 0.1 밀리미터 이상일 수 있다. 거리(d2)가 0.1 밀리미터보다 작으면, 홀(h)의 위치를 정확히 제어할 수 없고, 또한 홀(h)과 그루부(g)의 사이에서 리드 프레임의 강도가 약해질 수 있다.
도 6에서 그루브(g)와 인접한 영역에서 리드 프레임의 연결부의 폭(d3)은 리드 프레임의 두께 이상일 수 있다. 프레스 가공으로 제조될 때 리드 프레임)의 연결부의 폭(d3)가 두께보다 얇으면, 연결부가 끊어질 수 있다.
그리고, 도 6에서 홀(h)의 지름(W)은 캐비티의 바닥면의 지름(R0)의 35% 이하일 수 있다. 여기서, 캐비티의 바닥면은 b1의 내측 영역일 수 있다.
홀(h)의 지름(W)이 캐비티의 바닥면의 지름(R0)의 35%를 초과하면, 홀(h)이 캐비티의 바닥면에까지 형성될 수 있으며, 캐비티의 바닥면의 영역이 좁아져서 발광소자의 고정이나 와이어 본딩을 위한 면적이 좁아질 수 있다.
도 8a 내지 도 8c는 제1 리드 프레임과 제2 리드 프레임의 실시예들을 나타낸 도면이다. 도 8a 내지 도 8c에 도시된 실시예들에서, 제1 리드 프레임(220)과 제2 리드 프레임(230)에 형성된 그루브(g)의 형상이 상이하고, 다른 구성은 동일하며 상술한 제1 리드 프레임(220)과 제2 리드 프레임(230)은 패키지 몸체에 구비되어 발광소자 패키지를 이룰 수 있다.
도 8a 내지 도 8c에서 S1 내지 S3로 표시된 영역을 '연결부'라고 할 수 있다. 도 6 등을 참조하여 설명한 제1 리드 프레임(220)과 제2 리드 프레임(230)의 구조에서, 캐비티의 바닥면과 측벽의 일부에 대응되는 영역을 제1 부분이라 하고, 패키지 몸체의 상부면과 측면의 일부에 대응되는 영역을 제2 부분이라 할 때, 제1 리드 프레임(220)과 제2 리드 프레임(230) 각각의 제1 부분과 제2 부분의 사이에서 좁은 폭으로 구비된 부분을 연결부(S1~S3)라고 할 수 있다.
도 8a에서 연결부(S1)는 제1 리드 프레임(220)과 제2 리드 프레임(230)이 바깥 방향으로 오픈(open)되어, 오픈된 영역에는 패키지 몸체를 이루는 재료가 삽입될 수 있다.
도 8b에서 연결부(S2)는 제1 리드 프레임(220)과 제2 리드 프레임(230)이 안쪽 방향으로 오픈(open)되어, 오픈된 영역에는 패키지 몸체를 이루는 재료가 삽입될 수 있다.
도 8c에서 연결부(S3)는 제1 리드 프레임(220)과 제2 리드 프레임(230)이 바깥 방향과 안쪽 방향으로 오픈(open)되어, 오픈된 영역에는 패키지 몸체를 이루는 재료가 삽입될 수 있다.
도 8a 내지 도 8c에서, 연결부(S1~S3)의 폭(w4)은 예를 들면 0.1 밀리미터보다 클 수 있다.
폭(w4)은, 제1 프레임(220)과 제2 리드 프레임(230)이 프레스 가공으로 제조될 경우, 제1 프레임(220)과 제2 리드 프레임(230)의 두께와 같거나 보다 클 수 있다. 만약, 프레스 가공으로 제조될 때 제1 프레임(220)과 제2 리드 프레임(230)의 폭(w4)이 두께보다 얇으면, 연결부가 끊어질 수 있다.
폭(w4)은, 제1 프레임(220)과 제2 리드 프레임(230)이 식각(etching) 공정으로 제조될 경우, 공정 마진을 고려하면 0.1 밀리미터 이상의 크기로 에칭될 수 있다.
연결부(S1~S3)의 폭(w4)은, 제1 리드 프레임(220)과 제2 리드 프레임(230)에 형성된 홀(h)의 지름(R)보다 작을 수 있고, 도 6에서 그루브(g)의 상하 방향의 폭(w1)보다 작을 수 있으며, 도 6에서 제2 홈(n2)의 상하 방향의 폭(w3)보다 클 수 있다.
그리고, 연결부(S1~S3)의 폭(w4)은 연결부(S1~S3)과 인접한 영역에서의 제1 리드 프레임(220)과 제2 리드 프레임(230)의 폭보다 작을 수 있다.
도 9는 도 1의 발광소자 패키지 내의 발광소자를 나타낸 도면이다.
발광소자(100)는 기판(110) 상에, 제1 도전형 반도체층(130)과 활성층(140) 및 제2 도전형 반도체층(150)을 포함하는 발광 구조물이 배치될 수 있고, 전자 차단층(145)이 활성층(140)과 제2 도전형 반도체층(150) 사이에 배치될 수 있다.
기판(110)은 반도체 물질 성장에 적합한 물질이나 캐리어 웨이퍼로 형성될 수 있으며, 열 전도성이 뛰어난 물질로 형성될 수 있고, 전도성 기판 또는 절연성 기판을 포함할 수 있다. 예컨대, 사파이어(Al2O3), SiO2, SiC, Si, GaAs, GaN, ZnO, GaP, InP, Ge, Ga203 중 적어도 하나를 사용할 수 있다.
사파이어 등으로 기판(110)을 형성하고, 기판(110) 상에 GaN이나 AlGaN 등으로 발광 구조물을 성장시킬 때, GaN이나 AlGaN과 사파이어 사이의 격자 부정합(lattice mismatch)이 매우 크고 이들 사이에 열 팽창 계수 차이도 매우 크기 때문에, 결정성을 악화시키는 전위(dislocation), 멜트 백(melt-back), 크랙(crack), 피트(pit), 표면 모폴로지(surface morphology) 불량 등이 발생할 수 있으므로, 버퍼층(미도시)을 성장시킬 수 있으며 AlN을 사용할 수 있다.
제1 도전형 반도체층(130)은 Ⅲ-Ⅳ족, Ⅱ-Ⅴ족 등의 화합물 반도체로 구현될 수 있으며, 제1 도전형 도펀트가 도핑될 수 있다. 제1 도전형 반도체층(130)이 n형 반도체층인 경우, 제1 도전형 도펀트는 Si, Ge, Sn, Se, Te 등과 같은 n형 도펀트를 포함할 수 있다. 제1 도전형 반도체층(130)은 단층 또는 다층으로 성장될 수 있으며, 이에 대해 한정하지는 않는다.
활성층(140)은 단일 우물 구조, 다중 우물 구조, 단일 양자 우물 구조, 다중 양자 우물(MQW:Multi Quantum Well) 구조, 양자점 구조 또는 양자선 구조 중 어느 하나를 포함할 수 있다.
제2 도전형 반도체층(150)은 Ⅲ-Ⅳ족, Ⅱ-Ⅴ족 등의 화합물 반도체로 구현될 수 있으며, 제2 도전형 도펀트가 도핑될 수 있다. 제2 도전형 반도체층(150)이 p형 반도체층인 경우, 제2 도전형 도펀트는 Mg, Zn, Ca, Sr, Ba 등과 같은 p형 도펀트일 수 있다.
활성층(140)과 제2 도전형 반도체층(150)의 사이에는 전자 차단층(Electron blocking layer, 145)을 성장시킬 수 있다. 전자 차단층(145)은 제2 도전형 반도체층(150)보다 에너지 밴드 갭이 큰 재료로 이루어질 수 있으며, 예를 들면 AlGaN으로 형성될 수 있다.
기판(110)이 절연성이므로 제1 도전형 반도체층(130)에 전류를 공급하기 위하여, 투광성 도전층(160)으로부터 제1 도전형 반도체층(130)의 일부까지 메사 식각되어 제1 도전형 반도체층(130)의 일부가 노출될 수 있다.
노출된 제1 도전형 반도체층(130) 상에 제1 전극(135)이 배치되고, 투광성 도전층(160) 상에 제2 전극(155)이 배치될 수 있다.
제1 전극(135) 및/또는 제2 전극(155)은 도전성 물질 예를 들면 금속으로 형성될 수 있으며, 보다 상세하게는 Ag, Ni, Al, Rh, Pd, Ir, Ru, Mg, Zn, Pt, Au, Hf 및 이들의 선택적인 조합으로 이루어질 수 있고, 단층 또는 다층 구조로 형성될 수 있다.
상술한 발광소자 패키지는 패키지 몸체의 측면에서 제1 리드 프레임과 제2 리드 프레임이 밴딩되는 영역과 인접하여 연결부가 작은 폭으로 형성되어, 밴딩부로부터 작용하는 응력에 의하여 패키지 몸체로부터 제1 리드 프레임과 제2 리드 프레임이 들뜨는 것을 방지할 수 있다. 또한, 발광소자 패키지의 제조 공정에서 홀과 그루브들에 패키지 몸체의 재료가 삽입되어 소성 내지 경화되어, 패키지 몸체와 제1 리드 프레임/제2 리드 프레임 사이의 결합을 견고하게 할 수 있다.
이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
상술한 발광소자 패키지는, 조명 시스템의 광원으로 사용될 수 있는데, 예를 들어 영상표시장치의 영상표시장치와 조명 장치 등의 발광 장치에 사용될 수 있다.
영상표시장치의 백라이트 유닛으로 사용될 때 에지 타입의 백라이트 유닛으로 사용되거나 직하 타입의 백라이트 유닛으로 사용될 수 있고, 조명 장치에 사용될 때 등기구나 벨트 타입의 광원에 사용될 수도 있으며, 또한 이동 단말기의 광원으로 사용될 수도 있다.

Claims (11)

  1. 캐비티를 가지는 패키지 몸체;
    상기 패키지 몸체 상에 배치된 제1 리드 프레임과 제2 리드 프레임;
    상기 캐비티의 바닥면에 배치되고, 상기 제 리드 프레임과 제2 리드 프레임에 전기적으로 연결되는 발광소자; 및
    상기 발광소자를 둘러싸고, 상기 캐비티의 적어도 일부에 배치되는 몰딩부를 포함하고,
    상기 제1 리드 프레임과 제2 리드 프레임은 각각, 상기 캐비티의 바닥면과 측벽의 일부에 대응하는 제1 부분과 상기 패키지 몸체의 상부면과 외측면의 일부에 대응하는 제2 부분 및 상기 제1 부분과 제2 부분의 사이에 배치된 연결부를 포함하고, 상기 연결부의 폭은 상기 연결부와 인접한 영역에서의 제1 부분의 폭 및 제2 부분의 폭보다 작은 발광소자 패키지.
  2. 제1 항에 있어서,
    상기 제1 리드 프레임의 제1 부분 및 제2 리드 프레임의 제1 부분에 관통 홀이 형성되고, 상기 관통 홀 내부에는 패키지 몸체가 배치되는 발광소자 패키지.
  3. 제2 항에 있어서,
    상기 관통 홀의 지름은, 상기 연결부의 폭보다 큰 발광소자 패키지.
  4. 제2 항에 있어서,
    상기 관통 홀은, 상기 캐비티의 측벽과 상기 패키지 몸체의 상부면에 수직 방향으로 마주보는 발광소자 패키지.
  5. 제2 항에 있어서,
    상기 연결부의 바깥 영역에서, 상기 제1 리드 프레임과 제2 리드 프레임 중 적어도 하나에 형성되는 제1 홈을 더 포함하는 발광소자 패키지.
  6. 제5 항에 있어서,
    상기 제1 홈은 상기 패키지 몸체의 상부면에 수직 방향으로 마주보는 발광소자 패키지.
  7. 제5 항에 있어서,
    상기 연결부의 내측 영역에서, 상기 제1 리드 프레임과 제2 리드 프레임 중 적어도 하나에 제2 홈이 더 형성되는 발광소자 패키지.
  8. 제7 항에 있어서,
    상기 제2 홈은, 상기 패키지 몸체의 상부면과 상기 캐비티의 측벽에 수직 방향으로 마주보는 발광소자 패키지.
  9. 제2 항에 있어서,
    상기 홀들의 내측에서, 상기 제1 리드 프레임과 제2 리드 프레임 중 적어도 하나에 제3 홈이 더 형성되는 발광소자 패키지.
  10. 제2 항에 있어서,
    상기 홀의 바깥 영역에서, 상기 제1 리드 프레임과 제2 리드 프레임 중 적어도 하나에 그루브들이 더 형성되는 발광소자 패키지.
  11. 제10 항에 있어서,
    상기 그루브들은 상기 패키지 몸체의 상부면과 수직 방향으로 마주보는 발광소자 패키지.
