Abstract
Description
しかし、ガラス基板の表面は平滑であるため、ガラス基板が吸着ステージに強く貼り付いてしまい、ガラス基板が吸着ステージから剥離しにくくなり、無理に剥離しようとすると、ガラス基板が破損してしまう。
また、透明電極、半導体素子等が形成されたガラス基板を吸着ステージから剥離する際に、ガラス基板が帯電してしまう。ガラス基板の剥離帯電が発生した場合、TFT等の半導体素子の静電破壊が起こる。
本発明のディスプレイ用ガラス基板は、前記第2の面が電子部材が形成される面であり、前記第1の面が電子部材が形成されない面であることが好ましい。
本発明のディスプレイ用ガラス基板は、前記第1の面の算術平均粗さSaは、0.30nm以上であることが好ましい。
本発明のディスプレイ用ガラス基板は、前記第1の面および前記第2の面が矩形状であり、1辺の長さが1m以上であることが好ましい。
本発明のディスプレイ用ガラス基板の製造方法は、前記ガラスエッチング処理が、フッ化水素を含むガスによるエッチングであることが好ましい。
本発明のディスプレイ用ガラス基板の製造方法は、前記フッ化水素を含むガスによるエッチングにおいて、フッ化水素反応成分を含むガスを反応ガス吐出口からエッチング槽内に0.07m/secで吐出し、反応ガス排出口から0.07m/secで排出し、反応ガス排出口から排出されるガスが反応ガス排出口周辺の空気とともに0.5m/secで吸引された時の混合ガス中に含まれるフッ化水素濃度が500ppm~1500ppmであることが好ましい。
図1は、本発明のディスプレイ用ガラス基板の一実施形態を示す概略断面図である。
本実施形態のディスプレイ用ガラス基板10は、第1の面10aと第1の面10aとは反対側の第2の面10bを有する。ディスプレイ用ガラス基板10は、第1の面10aに複数の穴12が形成されたものである。穴12は、ディスプレイ用ガラス基板10の第1の面10aにおいて開口するように形成されている。
なお、図1における穴12は、説明の便宜上実際より大きく記載している。
ディスプレイ用ガラス基板10の第1の面10aにおいて、穴12は島状に不規則に分散している。また、複数の穴12は、形状が不均一(不揃い)であり、かつ、その開口面積(ディスプレイ用ガラス基板10の板厚方向に垂直な平面で平面視したときの大きさ)も不均一(不揃い)である。
平均開口面積とは、ディスプレイ用ガラス基板10の第1の面10aを俯瞰したときの所定領域に存在する複数の開口の平均面積である(平均開口面積=(S1+S2+・・・+Sn)/nである。ここで、S1、S2、・・・、Snは所定領域に存在する各開口の面積、nは所定領域に存在する開口の数を示す。)。平均開口面積を前記数値範囲とすることによって、ディスプレイ用ガラス基板10を吸着ステージ等の上に載置した場合、穴12内部と吸着ステージの接触確率が低減する。すなわち、ディスプレイ用ガラス基板10と吸着ステージの接触面積は小さくなる。
なお、穴12の平均開口面積は、後述する方法によって測定した値である。
合計開口面積とは、ディスプレイ用ガラス基板10の第1の面10aを俯瞰したときの所定領域に存在する複数の開口の合計面積である(合計開口面積=S1+S2+・・・+Snである。ここで、S1、S2、・・・、Snは所定領域に存在する各開口の面積、nは所定領域に存在する開口の数を示す。)。合計開口面積を前記数値範囲とすることによって、ディスプレイ用ガラス基板10を吸着ステージ等の上に載置した場合、ディスプレイ用ガラス基板10と吸着ステージの接触面積は小さくなる。
なお、穴12の合計開口面積は、後述する方法によって測定した値である。
剥離帯電量は、好ましくは-7200V以上、より好ましくは-7150V以上、さらに好ましくは-7000V以上、さらに好ましくは6800V以上、さらに好ましくは-6500V以上である。剥離帯電量が少なければ、ディスプレイ用ガラス基板10が剥離しやすくなり、破損しにくくなる。また、半導体素子の静電破壊が起きにくくなる。
初めに、原子間力顕微鏡により、ディスプレイ用ガラス基板10の第1の面10aを観察し、穴12の形状像を取得する。
本実施形態において、穴12の形状像は、下記の原子間力顕微鏡を用いて、下記の測定条件にて取得する。

算術平均粗さSaは、DIN 4768によって規定され、算術平均粗さRa(JIS B0601(2001年)に規定)を面に拡張したパラメータである。第1の面10aの平均面に対して、各点の高さの差の絶対値の平均を表す。
一辺の長さが長くなるほど、第1の面10aの面積が大きくなり、帯電量も大きくなる。しかし、第1の面10aを前記平均開口面積および前記合計開口面積にすることによって、一辺の長さが1m以上の大きいサイズであっても、帯電量を小さくできる。
本実施形態のディスプレイ用ガラス基板の製造方法は、第1の面11aと第1の面11aとは反対側の第2の面11bを有するガラス板11を、炭酸カルシウムを含むスラリーで洗浄する工程と、ガラス板11の第1の面11aに対してガラスエッチング処理する工程と、を有する。
以下、ガラス板11においてディスプレイ用ガラス基板10の第1の面10aとなる側の面を11aといい、ディスプレイ用ガラス基板10の第2の面10bとなる側の面を11bという。
詳細には、ガラス板11を、フロート法により、リボン状に成形した後、そのリボン状のガラス板11を所望サイズに切断し、さらに端面を面取りする。
この研磨する工程で用いる酸化セリウムの平均粒子径は、0.3μm~10μmであることが好ましく、0.5μm~3μmであることがより好ましい。
また、酸化セリウムを含むスラリーにおける酸化セリウムの含有量は、0.5質量%~10質量%であることが好ましく、0.5質量%~7質量%であることがより好ましい。
この洗浄工程では、シャワー洗浄で除去できなかった酸化セリウムを含むスラリーを除去するため、炭酸カルシウムを含むスラリーをガラス板11に吐出しながらブラシで洗浄する。
この炭酸カルシウムを含むスラリーによる洗浄は、ケミカルメカニカル研磨である酸化セリウムを含むスラリーによる研磨に対し、メカニカル研磨を主とする。第2の面11bに残存する、及び/又は第2の面11bから第1の面11aに回り込んだ酸化セリウムを含むスラリーや、第1の面11a上に存在する汚れ等への物理的な衝突等によって、ガラス板11の第1の面11a、及び/又は第2の面11bから酸化セリウムを含むスラリーや汚れを除去し、洗浄する。
ブラシの形態としてはディスクブラシの形態が好ましいが、ロールブラシ等の形態も用いることができる。
炭酸カルシウムを含むスラリーは、炭酸カルシウムを水、有機溶媒等の溶媒に分散させた分散液である。
また、炭酸カルシウムを含むスラリーにおける炭酸カルシウムの含有量は、1質量%~15質量%であることが好ましく、1質量%~10質量%であることがより好ましい。
このガラスエッチング処理する工程では、ガラス板11の第1の面11aにて開口する複数の穴12を、平均開口面積が1.70×104nm2以下、合計開口面積が6.00×106nm2/25μm2以上となるように形成する。
本実施形態のディスプレイ用ガラス基板の製造方法では、反応ガス吐出口からエッチング槽内に0.07m/secでフッ化水素反応成分を含むガスを吐出し、0.07m/secで反応ガス排出口から排出する。反応ガス排出口から排出されるガスは反応ガス排出口周辺の空気とともに0.5m/secで吸引され、混合ガスとなる。混合ガス中に含まれるフッ化水素濃度は500ppm~1500ppmであることが好ましく、600ppm~1000ppmであることがより好ましい。混合ガスの濃度を上記範囲とすることで、ガラス板11の第1の面11aに開口する複数の穴12の平均開口面積及び合計開口面積が、上記範囲になりやすい。
換言すれば、ガラスエッチング処理する工程において、反応ガスの吐出量、排出量、及び吸引量によらず、混合ガス中に含まれるフッ化水素濃度は、混合ガスの濃度が上記範囲となるような濃度であることが好ましい。
ガラスエッチング処理する工程は、常温、常圧で行うことが好ましい。
エッチング槽における反応ガスの濃度と圧力は、プラズマ処理槽に対する原料ガスの供給量、水分の供給量、プラズマ処理の放電電力等によって調整できる。
例えば、酸化セリウムを含むスラリーで研磨する工程までの処理が完了したガラス板11を第三者から購入し、炭酸カルシウムを含むスラリーで洗浄する工程とガラスエッチング処理を行う工程のみを行ってもよい。また、炭酸カルシウムで洗浄する工程までの処理が完了したガラス板11を第三者から購入し、ガラスエッチング処理を行う工程のみを行ってもよい。また、エッチング処理を行うガラス板11は、酸化セリウムを含むスラリーで研磨する工程を経ていないガラス板であってもよい。
縦520mm×横410mm×厚さ0.50mmのフロート法により得られ、第2の面に対する酸化セリウムによる研磨が終了したガラス板(商品名:AN100、旭硝子社製)を搬送しながら、ガラス板の第1の面および第2の面に、炭酸カルシウムを水に分散して調製したスラリー洗浄用のスラリーを吐出して、ディスクブラシで洗浄した。
炭酸カルシウムの濃度は、スラリー(100質量%)中、3.0質量%とした。
炭酸カルシウムとしては、平均粒子径が1μmのものを用いた。
ガラス板の搬送速度を、10m/分とした。
次いで、炭酸カルシウムのスラリーによる洗浄が完了したガラス板の第1の面を、洗剤と純水で洗浄し、エアーナイフでガラス板を乾燥させた。
次いで、純水による洗浄処理が完了したガラス板の第1の面をフッ化水素でガラスエッチング処理した。
エッチング槽としては、エッチング槽内に反応ガスを導入するための反応ガス吐出口と、エッチング槽内から反応ガスを排出するための反応ガス排出口とが設けられたものを用いた。反応ガス吐出口は、幅が2mm、長さが反応ガスをエッチング槽内に吐出可能な大きさのスリットであった。反応ガス排出口は、長さが反応ガス吐出口と等しい複数のスリットが、間隔を置いて並列に形成されたものである。反応ガス排出口全体の幅は17mmであった。
本実施例では、反応ガス吐出口からエッチング槽内に0.07m/secでフッ化水素反応成分を含むガスを吐出し、0.07m/secで反応ガス排出口から排出した。反応ガス排出口から排出されるガスは反応ガス排出口周辺の空気とともに0.5m/secで吸引され、混合ガスとなった。混合ガス中に含まれるフッ化水素濃度が500ppmになるように調整し、エッチング槽中のフッ化水素の圧力と温度は常温、常圧とした。
フッ化水素は、四フッ化炭素を原料ガスとして水蒸気の存在下、プラズマ処理により発生させた。キャリアガスとしては、窒素ガスを用いた。
次いで、ガラスエッチング処理が完了したガラス板を、純水により洗浄し、乾燥することで、実施例1のガラス基板を得た。
得られたガラス基板の第1の面には、図2に示すように複数の穴が形成されていた。なお、図2において、色が濃い部分が穴を示す。また、直線状に見られる傷は酸化セリウムによる研磨時にまわり込んだ酸化セリウムによって形成された傷である。この傷は、後述する平均開口面積および合計開口面積に含まれている。
ガラスエッチング処理において、混合ガス中に含まれるフッ化水素濃度が850ppmになるように調整した以外は、実施例1と同様にして、実施例2のガラス基板を得た。
得られたガラス基板の第1の面には、図3に示すように複数の穴が形成されていた。

実施例1で用いたものと同じガラス板(商品名:AN100、旭硝子社製)を搬送しながら、ガラス板の第1の面に、酸化セリウムを水に分散して調製したスラリー洗浄用のスラリーを吐出しながら、ガラス基板の第1の面をディスクブラシで洗浄した。
酸化セリウムの濃度は、スラリー(100質量%)中、7.0質量%とした。
酸化セリウムとしては、平均粒子径が1μmのものを用いた。
ガラス板の搬送速度を、10m/分とした。
次いで、酸化セリウムのスラリーによる洗浄が完了したガラス板の第1の面を、洗剤と純水で洗浄し、エアーナイフでガラス板を乾燥させ、比較例1のガラス基板を得た。
得られたガラス基板の第1の面には、図5に示すように酸化セリウムのスラリーによる洗浄により生じた複数の穴が形成されていた。

得られたガラス基板の第1の面は、図7に示すように実施例や他の比較例と比較して平坦性がやや乏しく、炭酸カルシウムのスラリーによる洗浄により生じた複数の穴が形成されていた。
実施例1~3および比較例1~3で得られたガラス基板について、原子間力顕微鏡(AFM)によって、ガラス基板の第1の面を観察し、穴の形状像を取得した後、画像解析ソフト(イメージメトロロジー社製SPIP6.4.1)を用いて、穴の平均開口面積および合計開口面積を算出した。
原子間力顕微鏡および測定条件を下記の通りとした。

結果を表1に示す。
実施例1~3および比較例1~3で得られたガラス基板について、その第1の面における算術平均粗さSa(nm)を測定した。
算術平均粗さSaは、DIN 4768に規定され、原子間力顕微鏡(AFM)によって各点における5μm×5μmの測定領域を測定することによって求めた。結果を表1に示す。
実施例1~3および比較例1~3で得られたガラス基板の剥離帯電量を測定する。測定方法は、初めにガラス基板の縁部を保持し、第1の面をステンレス製(SUS304)の真空吸着ステージに対向させる。次に、真空吸着ステージへのガラス基板の吸着・開放の1を110回繰り返す。最後に、ステージよりガラス基板をリフトアップした時の帯電量を表面電位計(MODEL 320C、トレック・ジャパン社製)で測定することにより、剥離帯電量(V)を測定した。ガラス基板の第1の面と表面電位計のプローブとの間隔は30mmである。結果を表1に示す。
また、ガラス基板の穴の合計開口面積(nm2/25μm2)と、ガラス基板の剥離帯電量(V)との関係を図8に示す。

- 第1の面と該第1の面とは反対側の第2の面とを有するディスプレイ用ガラス基板において、
前記第1の面は、開口する複数の穴を有し、
前記穴の平均開口面積は、1.70×104nm2以下であり、
前記穴の合計開口面積は、6.00×106nm2/25μm2以上であることを特徴とするディスプレイ用ガラス基板。 - ガラス組成が酸化物基準の質量%表示で、

- 前記第1の面の算術平均粗さSaは、0.30nm以上である請求項1から3のいずれか一項に記載のディスプレイ用ガラス基板。
- 前記第1の面および前記第2の面が矩形状であり、1辺の長さが1m以上である請求項1から4のいずれか一項に記載のディスプレイ用ガラス基板。
- 第1の面と該第1の面とは反対側の第2の面とを有するガラス板の前記第1の面に対してガラスエッチング処理する工程を有し、
前記ガラスエッチング処理する工程では、前記第1の面にて開口する複数の穴を、平均開口面積が1.70×104nm2以下、合計開口面積が6.00×106nm2/25μm2以上となるように形成することを特徴とするディスプレイ用ガラス基板の製造方法。 - 前記ガラスエッチング処理する工程の前に、前記ガラス板を、炭酸カルシウムを含むスラリーで洗浄する工程を有する請求項6に記載のディスプレイ用ガラス基板の製造方法。
- 前記ガラスエッチング処理は、フッ化水素を含むガスによるエッチングである請求項6または7に記載のディスプレイ用ガラス基板の製造方法。
- 前記フッ化水素を含むガスによるエッチングにおいて、フッ化水素反応成分を含むガスを反応ガス吐出口からエッチング槽内に0.07m/secで吐出し、反応ガス排出口から0.07m/secで排出し、反応ガス排出口から排出されるガスが反応ガス排出口周辺の空気とともに0.5m/secで吸引された時の混合ガス中に含まれるフッ化水素濃度が500ppm~1500ppmである請求項8に記載のディスプレイ用ガラス基板の製造方法。
