Description

蛍光X線分析装置及びそれに用いられるスペクトル表示方法
 本発明は、試料中に含まれる元素の情報を取得する蛍光X線分析装置及びそれに用いられるスペクトル表示方法に関する。
 蛍光X線分析装置は、固体試料や粉体試料や液体試料に一次X線を照射し、一次X線により励起されて放出される蛍光X線の強度を検出することによって、その試料に含まれる元素の定性や定量分析を行うものである。
 図4は、従来の一般的なエネルギー分散型蛍光X線分析装置の構成を示す概略構成図である。エネルギー分散型蛍光X線分析装置101は、試料Sが内部に配置される分析チャンバ20と、X線管10と検出器30とが内部に配置された装置筐体50と、パルスプロセッサ41と、データメモリ42と、X線管10と検出器30とを制御するコンピュータ160とを備える。
 分析チャンバ20は、四角形板状の試料ベース21と、四角形板状の上面を有する四角筒形状の上部チャンバ22とを有する。試料ベース21の中央部には、円形状の開口21aが形成されている。上部チャンバ22の一つの側壁の下面と試料ベース21の上面側の一辺とが軸となるように、上部チャンバ22は試料ベース21に対して回転可能に取り付けられている。そして、上部チャンバ22の内部は、真空ポンプ(図示せず)と接続されており、真空ポンプによって真空に排気されるようになっている。このような分析チャンバ20によれば、上部チャンバ22を開くことにより、試料Sの分析面が開口21aを塞ぐように試料Sを配置することができ、試料Sを配置した後、上部チャンバ22を閉めて、上部チャンバ21の内部を真空に排気することができる。
 装置筐体50は、四角形板状の下面を有する四角筒形状であり、四角筒形状の側壁の上面に試料ベース21の下面側の周縁部が取り付けられている。そして、装置筐体50の内部には、X線管10と検出器30とが配置されている。
 X線管10は、例えば、ポイントフォーカスのX線管球であり、筐体を有し、筐体の内部に陽極であるターゲット(図示せず)と陰極であるフィラメント(図示せず)とが配置されている。これにより、ターゲットに高電圧を印加するとともに、フィラメントに低電圧を印加することで、フィラメントから放射された熱電子をターゲットの端面に衝突させることで、ターゲットの端面で発生した一次X線を出射するようになっている。図5は、このようにして得られた一次X線のエネルギー分布を示す図である。エネルギー分布は、ターゲットの材質に応じた特性X線が連続X線に重畳したものとなる。
 そして、X線管10は、試料ベース21の開口21aの左下方に固定して取り付けられており、X線管10から出射される一次X線が開口21a中に入射角θで入射するように構成されている。よって、試料Sの分析面が開口21aを塞ぐように当接されることで、試料Sの分析面が一次X線に入射角θで照射されるようになっている。
 検出器30は、例えば、導入窓が形成された筐体を有し、筐体の内部に蛍光X線を検出する検出素子(半導体素子)が配置されている。そして、検出器30は、試料ベース21の開口21aの右下方に固定して取り付けられており、試料Sの分析面で発生する蛍光X線が導入窓に入射するように構成されている。よって、試料Sの分析面が一次X線に照射されると、検出器30は試料Sの分析面で発生した蛍光X線を検出するようになっている。このとき、検出器30からの出力信号は階段波状になり、階段波状の各1段がそれぞれ蛍光X線を検出していることを示し、また、各段の高さが波長λ、すなわちX線エネルギーEを表している。このような出力信号を受けるパルスプロセッサ41は、各段の高さ(X線エネルギーE)に比例した高さのパルスに変換していくことになる。そして、データメモリ42は、1つのパルスが変換されると、パルスの高さに応じたX線エネルギー位置Eに強度「1」を加算していき、その結果、横軸に蛍光X線エネルギーE、縦軸に元素の含有量(強度)となるスペクトルが作成される。図6は、元素Snの試料Sを測定したときに作成されたスペクトルの一例である。
 各元素は特有のX線エネルギーEを持つ蛍光X線を発生させるので、測定者は、図6に示すようなスペクトルを観察することにより、スペクトル中の各ピークがどの元素の蛍光X線によるものであるかを判断し、試料Sに含まれる元素の種類を特定している。例えば、図6では、或るピークが28.5keVにあり、28.5keVのX線エネルギーEを持つ蛍光X線を調べて、元素「Sn」の蛍光X線の内のKb線であると判断し、或るピークが25.0keVにあり、25.0keVのX線エネルギーEを持つ蛍光X線を調べて、元素「Sn」の蛍光X線の内のKa線であると判断している。
 ところで、一次X線は、図5に示すように連続X線が含まれており、作成されたスペクトルには、図6に示すように試料Sから発せられる蛍光X線以外にBraggの条件を満たした回折X線が含まれる。例えば、図6では、回折X線のピークとして5keVのピークや6keVのピークや7keVのピークが表れている。このような回折X線は、蛍光X線のピークに比べてブロードなピークとして現れやすいことや、試料Sの配置方向を変えるとピークの強度やX線エネルギー位置E等が変化することが知られており、これらの情報を元に測定者は蛍光X線によるピークと回折X線によるピークとを区別している。
 一方、スペクトル中に回折X線が含まれることを避けるために、例えば、<1>試料Sに照射する一次X線のエネルギー分布を変化させること(例えば、特許文献1参照)や、<2>試料Sへの入射角θや取り出し角を変更して測定すること(例えば、特許文献2参照)等が開示されている。

 しかしながら、上述したような<1>の方法では、一次X線のエネルギー分布を変化させるための機構を追加する必要があるのと同時に、一次X線の強度を大幅に低下させることになるため、それを補うためにX線管10が出射する一次X線の強度を数倍~数十倍以上増加させなければならず、これらのことから装置自体の大型化や高価格化が避けられなかった。また、上述したような<2>の方法では、試料Sの結晶構造によって回折X線のX線エネルギーEが異なることから、入射角θや取り出し角を変更するために、X線管10や検出器30等を任意の位置に設定できるようにする必要があり、やはり装置自体の大型化や高価格化が避けられなかった。
 そこで、本発明は、装置構成を変更することなく、ソフトウエア的に蛍光X線と回折X線とを識別して、蛍光X線情報と回折X線情報とをスペクトル中のピークに表示する蛍光X線分析装置及びそれに用いられるスペクトル表示方法を提供することを目的とする。
 上記課題を解決するためになされた本発明の蛍光X線分析装置は、X線を試料に出射するX線管と、前記試料からのX線を検出する検出器とを備え、前記検出器で検出されたX線に基づいて、X線エネルギーと元素の含有量との関係を示すスペクトルを作成して表示する蛍光X線分析装置であって、前記試料の結晶構造によって生じる回折X線によるピーク位置を特定した識別情報を作成する識別情報作成部と、前記識別情報に基づいて、前記スペクトル中のピークに回折X線情報を表示する表示制御部とを備えるようにしている。
 ここで、「回折X線情報」とは、結晶面の面方位(ミラー指数;h,k,l)を含むものであり、例えば、「110」や「310」等となる。これにより、測定者はピークがミラー指数「110」や「310」のピークである可能性を認識することができるようになる。
 以上のように、本発明の蛍光X線分析装置によれば、装置構成を変更することなく、ソフトウエア的に回折X線が特定されて、「110」や「310」等の回折X線情報をスペクトル中のピークに表示するので、その結果、測定者側での誤同定を防ぎ、分析結果の信頼性が向上する。
(他の課題を解決するための手段および効果)
 また、上記の発明において、前記識別情報は、前記試料に含まれる元素によって生じる蛍光X線によるピーク位置を特定した情報を含み、前記表示制御部は、前記識別情報に基づいて、前記スペクトル中に蛍光X線情報及び回折X線情報を表示するようにしてもよい。
 ここで、「蛍光X線情報」とは、元素の種類の情報を含むものであり、例えば、「FeKa」や「CuKa」等となる。これにより、測定者はピークが「FeKa」や「CuKa」のピークである可能性を認識することができるようになる。
 以上のように、本発明の蛍光X線分析装置によれば、ソフトウエア的に蛍光X線が特定されて、「110」や「310」等の回折X線情報とともに、「FeKa」や「CuKa」等の蛍光X線情報がスペクトル中のピークに表示されるので、その結果、測定者は、蛍光X線と回折X線とを、より正確に識別することができる。
 また、上記の発明において、前記識別情報作成部は、入力装置によって入力された試料の結晶構造の種類に基づいて、前記回折X線によるピーク位置を特定するようにしてもよい。
 ここで、「試料の結晶構造(結晶系)の種類」としては、例えば「塩化ナトリウム型構造」や「塩化セシウム型構造」や「低合金鋼」等が挙げられる。
 さらに、上記の発明において、前記識別情報作成部は、複数の結晶構造の種類に基づいて、識別情報をそれぞれ作成して、前記表示制御部は、複数の識別情報の内から選択された少なくとも1つの識別情報に基づいて、前記スペクトル中のピークに回折X線情報を表示するようにしてもよい。
 以上のように、本発明の蛍光X線分析装置によれば、測定者が、測定した「試料の結晶構造の種類」を理解していなくても、複数の識別情報の内から最適な識別情報を選択して表示させることができる。
 そして、本発明のスペクトル表示方法は、X線を試料に出射するX線管と、前記試料からのX線を検出する検出器とを備え、前記検出器で検出されたX線に基づいて、X線エネルギーと元素の含有量との関係を示すスペクトルを作成して表示する蛍光X線分析装置に用いられるスペクトル表示方法であって、前記試料の結晶構造によって生じる回折X線によるピーク位置を特定した識別情報を作成する識別情報作成ステップと、前記識別情報に基づいて、前記スペクトル中のピークに回折X線情報を表示する表示ステップとを含むようにしている。
本発明の実施形態に係るエネルギー分散型蛍光X線分析装置の一例を示す概略構成図。 図1のエネルギー分散型蛍光X線分析装置に表示されるスペクトルの一例。 スペクトル表示方法について説明するフローチャート。 従来の一般的なエネルギー分散型蛍光X線分析装置を示す概略構成図。 一次X線のエネルギー分布を示す図。 図4のエネルギー分散型蛍光X線分析装置で作成されるスペクトルの一例。
 以下、本発明の実施形態について図面を用いて説明する。なお、本発明は、以下に説明するような実施形態に限定されるものではなく、本発明の趣旨を逸脱しない範囲で種々の態様が含まれることはいうまでもない。
 図1は、本発明の実施形態に係るエネルギー分散型蛍光X線分析装置の一例を示す概略構成図である。なお、上述した従来のエネルギー分散型蛍光X線分析装置101と同様のものについては、同じ符号を付している。
 エネルギー分散型蛍光X線分析装置1は、試料Sが内部に配置される分析チャンバ20と、X線管10と検出器30とが内部に配置された装置筐体50と、パルスプロセッサ41と、データメモリ42と、X線管10と検出器30とを制御するコンピュータ60とを備える。すなわち、本発明の実施形態に係るエネルギー分散型蛍光X線分析装置1と、従来のエネルギー分散型蛍光X線分析装置101とでは、コンピュータの構成のみが異なっている。
 コンピュータ60は、CPU(制御部)61とメモリ64と入力装置62と表示装置63とを備える。メモリ64は、元素の種類とX線エネルギーEとの対応関係を示す蛍光X線情報テーブルを予め記憶する蛍光X線情報テーブル記憶領域64aと、結晶構造の種類と格子定数aと結晶面の面方位(h,k,l)とX線エネルギーEとの対応関係を示す下記式(5)を予め記憶する回折X線情報テーブル記憶領域64bとを有する。なお、「蛍光X線情報テーブル」は、従来のエネルギー分散型蛍光X線分析装置に用いられているものと同様のものであり、どの元素がどのX線エネルギーEを持つピークとなるかを示すもので、X線エネルギーEが分かれば、元素の種類(蛍光X線情報)が分かるようになっている。

 なお、上記式(5)中のh,k,lは、一次X線が照射される試料S部分の結晶面の面方位である。また、aは格子定数であり、θは一次X線の入射角である。
 ここで、回折X線によるピーク位置(X線エネルギー位置E)を特定するための上記式(5)について説明する。まず、試料Sに波長λの一次X線を入射角θで照射した場合、試料Sの面間隔dが下記式(1)に示すBraggの条件を満たすときに回折X線は発生する。

ただし、nは整数である。
 また、一次X線の波長λとX線エネルギーEとの関係においては、下記式(2)が成立し、式(2)を式(1)に代入すると、下記式(3)が得られる。
  E=12.4/λ ・・・(2)
  12.4/(2d×sinθ)=E ・・・(3)
 なお、エネルギー分散型蛍光X線分析装置1では、図5に示すように、一次X線のエネルギー分布は特性X線が連続X線に重畳したものとなっているので、入射角θが任意の角度であっても回折X線が発生することになる。
 次に、結晶面の面間隔dは、下記式(4)で表され、式(4)を式(3)に代入すると、前記式(5)が得られる。

 このような式(5)を用いれば、一次X線の入射角θ(例えば45°)が固定されている場合には、結晶面の面方位(h,k,l)と格子定数aとが分かると、回折X線のX線エネルギーEが求まることになる。
 次に、CPU61が処理する機能をブロック化して説明すると、X線管10から一次X線を出射させるX線源制御部61aと、検出器30からスペクトルを取得する検出器制御部61bと、識別情報を作成する識別情報作成部61cと、スペクトルを表示する表示制御部61dとを有する。
 識別情報作成部61cは、メモリ64に記憶された「蛍光X線情報テーブル」に基づいて、ピーク位置(X線エネルギーE)によって試料S中に含まれる元素の種類を特定し、さらに入力装置62から入力された「試料Sの結晶構造の種類」と、メモリ64に記憶された式(5)とに基づいて、X線エネルギーEを持つピークが試料Sの「結晶面の面方位(h,k,l)」によって生じる回折X線によるピークである可能性を特定し、識別情報を作成する制御を行う。
 表示制御部61dは、識別情報に基づいて、スペクトル中に蛍光X線情報と回折X線情報とを表示装置63に表示する制御を行う。ここで、図2は表示されたスペクトルの一例である。スペクトルは、横軸に蛍光X線エネルギーE、縦軸に元素の含有量(強度)となっている。6.4keVのピークの上方には蛍光X線情報として「FeKa」が表示されており、測定者は「FeKa」を観察することで、6.4keVのピークは元素「Fe」の蛍光X線の内のKa線であると判断することができるようになっている。また、10.0keVのピークの上方には回折X線情報として「321」が表示され、測定者は「321」を観察することで、10.0keVのピークは面方位「321」の回折X線であると判断することができるようになっている。
 ここで、エネルギー分散型蛍光X線分析装置1を用いて、スペクトルを表示するスペクトル表示方法について説明する。図3は、スペクトル表示方法について説明するためのフローチャートである。
 まず、ステップS101の処理において、検出器制御部61bは検出器30からスペクトルを取得する。
 次に、ステップS102の処理において、測定者は入力装置62を用いて「試料Sの結晶構造の種類」を入力する。例えば、測定者は「試料Sの結晶構造の種類」として「低合金鋼155-10」と「格子定数2.867A(オングストローム)」とを入力する。
 次に、ステップS103の処理において、識別情報作成部61cは、「蛍光X線情報テーブル」に基づいて、ピーク位置(X線エネルギーE)によって試料S中に含まれる元素の種類を特定した識別情報を作成する。このとき、識別情報作成部61cは、蛍光X線によるピークか回折X線によるピークかを判定することができないため、誤認定を含むことになるが回折X線によるピークについても元素の種類を可能な限り特定していく。例えば、6.4keVのピークは元素「Fe」の蛍光X線の内のKa線であると特定し、8.0keVのピークは元素「Cu」の蛍光X線の内のKa線であるというように各々特定していく。
 次に、ステップS104の処理において、識別情報作成部61cは、式(5)の「格子定数a」に「2.867A」を代入し、「入射角θ」に「45°」を代入することにより、X線エネルギーEを持つピークが、試料Sの「結晶面の面方位(h,k,l)」によって生じる回折X線によるピークである可能性を特定した識別情報を作成する(識別情報作成ステップ)。このとき、スペクトル中の回折X線によるピークについても元素の種類が特定されているものが存在するが、「結晶面の面方位(h,k,l)」のピークである可能性を特定していく。例えば、12.0keVのピークは「結晶面の面方位(411)」と「結晶面の面方位(330)」によるものであると特定し、10.0keVのピークは「結晶面の面方位(321)」によるものというように各々特定していく。
 次に、ステップS105の処理において、表示制御部61dは、識別情報に基づいて、スペクトル中に蛍光X線情報と回折X線情報とを表示装置63に表示する(表示ステップ)。例えば、図2に示すように、6.4keVのピークの上方には蛍光X線情報として「FeKa」が表示されており、10.0keVのピークの上方には回折X線情報として「321」が表示される。このとき、或るピークについては、蛍光X線情報と回折X線情報との両方が表示されることになるが、測定者は、表示された蛍光X線情報と回折X線情報とに基づいて、蛍光X線によるピークか回折X線によるピークかを区別することになる。
 以上のように、本発明のエネルギー分散型蛍光X線分析装置1によれば、装置構成を変更することなく、ソフトウエア的に回折X線が特定されて、「411,330」や「321」等の回折X線情報とともに、「FeKa」や「CuKa」等の蛍光X線情報がスペクトル中のピークに表示されるので、その結果、測定者側での誤同定を防ぎ、分析結果の信頼性が向上する。
<他の実施形態>
(1)上述したエネルギー分散型蛍光X線分析装置1では、式(5)を用いる構成を示したが、結晶系や格子定数aや面方位(h,k,l)等のパラメータが格納された記憶媒体を用いて回折X線情報テーブル記憶領域64bに記憶させるような構成としてもよい。なお、パラメータは、独自に作成されてもよいし、市販のデータベースが利用されたものであってもよい。
(2)上述したエネルギー分散型蛍光X線分析装置1では、測定者は入力装置62を用いて「試料Sの結晶構造の種類」を入力する構成を示したが、測定者は「試料Sの結晶構造の種類」を入力せずに、とりあえず識別情報作成部が、複数の結晶構造の種類に基づいて識別情報をそれぞれ作成して、測定者は入力装置を用いて複数の識別情報の内から1つの識別情報を選択するような構成としてもよい。このようなエネルギー分散型蛍光X線分析装置によれば、測定者は、測定した「試料の結晶構造の種類」を理解していなくても、複数の識別情報の内から最適な識別情報を選択して表示させることができるので、蛍光X線と回折X線とを正確に識別することができる。
(3)さらに、本システムの精度を高めるために、検出器の特性に基づく分解能のパラメータを用いてピークフィッティング法により実スペクトルとの一致度を求めるシステムを用いてもよい。特に蛍光X線と回折X線とが重なっている場合には、元素同定時に一致度の悪いピークに回折X線の表示有無を確認することで影響を観測することができる。
 本発明は、試料中に含まれる元素の情報を取得する蛍光X線分析装置等に利用することができる。

Claims (5)

  1.  X線を試料に出射するX線管と、
     前記試料からのX線を検出する検出器とを備え、
     前記検出器で検出されたX線に基づいて、X線エネルギーと元素の含有量との関係を示すスペクトルを作成して表示する蛍光X線分析装置であって、
     前記試料の結晶構造によって生じる回折X線によるピーク位置を特定した識別情報を作成する識別情報作成部と、
     前記識別情報に基づいて、前記スペクトル中のピークに回折X線情報を表示する表示制御部とを備えることを特徴とする蛍光X線分析装置。
  2.  前記識別情報は、前記試料に含まれる元素によって生じる蛍光X線によるピーク位置を特定した情報を含み、
     前記表示制御部は、前記識別情報に基づいて、前記スペクトル中に蛍光X線情報及び回折X線情報を表示することを特徴とする請求項1に記載の蛍光X線分析装置。
  3.  前記識別情報作成部は、入力装置によって入力された試料の結晶構造の種類に基づいて、前記回折X線によるピーク位置を特定することを特徴とする請求項1又は請求項2に記載の蛍光X線分析装置。
  4.  前記識別情報作成部は、複数の結晶構造の種類に基づいて、識別情報をそれぞれ作成して、
     前記表示制御部は、複数の識別情報の内から選択された少なくとも1つの識別情報に基づいて、前記スペクトル中のピークに回折X線情報を表示することを特徴とする請求項1又は請求項2に記載の蛍光X線分析装置。
  5.  X線を試料に出射するX線管と、
     前記試料からのX線を検出する検出器とを備え、
     前記検出器で検出されたX線に基づいて、X線エネルギーと元素の含有量との関係を示すスペクトルを作成して表示する蛍光X線分析装置に用いられるスペクトル表示方法であって、
     前記試料の結晶構造によって生じる回折X線によるピーク位置を特定した識別情報を作成する識別情報作成ステップと、
     前記識別情報に基づいて、前記スペクトル中のピークに回折X線情報を表示する表示ステップとを含むことを特徴とするスペクトル表示方法。
