Description
本発明は、炭化珪素を用いた放射線検出器に関するものである。
入射した放射線のエネルギー分析が可能な放射線検出器において、従来、主として使用されているのはシンチレータと光電子増倍管を組み合わせたものであるが、近年、γ線等の放射線を検出する放射線検出器として、CdTe(テルル化カドミウム)やGaAs(ガリウム砒素)等の半導体結晶によって放射線検出器を構成する半導体放射線検出技術が注目されている。半導体放射線検出器は、前記半導体結晶とその両面に形成された電極とを備えており、前記電極間に直流電圧を印加することで、X線やγ線などの放射線が半導体結晶内に入射したときに、放射線と半導体結晶との相互作用で発生する電荷を前記電極から電気信号として取り出す。半導体放射線検出器はシンチレータを使ったものよりもエネルギー分解能が高く、小型化が可能であるなどの特徴がある。
半導体放射線検出器は、放射線有感層に入射した放射線によって発生する電荷を電気信号として検出するため、前記直流電圧の印加によって流れるリーク電流が大きいとノイズとなり、検出特性が劣化するという問題がある。特に、石油や天然ガスなどの地下資源探査の用途で使用する場合、周辺温度が100℃を超えることから、高温環境下でもリーク電流の小さい半導体放射線検出器が求められている。また、検出信号は、放射線有感層の体積に依存するため、実用上0.1cm2程度かそれ以上の面積と30~50m程度かそれ以上の厚さが必要となる。このため、プロセス欠陥やゴミの影響を受けやすいショットキー接合よりも、基板内部に接合を形成するpn接合の方が適している。
炭化珪素半導体(SiC)は、バンドギャップが3eV程度と大きいことから、SiCで形成したpnダイオードでは、例えば175℃のような高温環境下においてもリーク電流を小さく抑えることが可能である(非特許文献1)。また、厚いn-エピタキシャル層(100m、不純物濃度2×1014cm-3)を有するPiNダイオードを放射線検出器として適用できることも知られている(非特許文献2)。

SiCは絶縁破壊電界強度が高く、不純物濃度を高く設定できることから同一耐圧でもSi(シリコン)半導体と比べて低抵抗素子が作製可能であるなど、パワー半導体として有利な特徴を持っている。一方で、放射線検出器の用途で用いる場合、例えば1000V程度の印加電圧において、放射線有感層となる30~50m程度かそれ以上の厚さのn-エピタキシャル層全体に空乏層が広がることはなく、n-エピタキシャル層全体に電界はかからないため、検出される電気信号が減少してしまうという課題があった。
本発明は、SiCを用いた放射線検出器において、放射線有感層となるSiC結晶内全体に電界がかかる構造とし、放射線有感層で発生した電気信号の減少を抑えて放射線を検出することを目的とする。
上記課題を解決するために、本発明は、動作時の電圧において放射線有感層となるSiC結晶内全体に電界がかかる構造とする。
本発明の代表的な放射線検出器の一例を挙げるならば、炭化珪素からなり、放射線の入射によって電子正孔対を生成する放射線有感層と、前記放射線有感層の第1主面で接し、少なくとも前記放射線有感層と接する領域において第1不純物濃度を有する第1半導体領域と、前記第1主面と反対側の第2主面で接し、少なくとも前記放射線有感層と接する領域において第2不純物濃度を有する第2半導体領域と、前記第1半導体領域と接続する第1電極と、前記第2半導体領域と接続する第2電極と、を備える放射線検出器であって、前記第1主面を境として、前記第1半導体領域と隣接する前記放射線有感層内の不純物濃度が前記第1不純物濃度と不連続であり、前記第2主面を境として、前記第2半導体領域と隣接する前記放射線有感層内の不純物濃度が前記第2不純物濃度と不連続であり、前記放射線有感層が動作時の電圧において深さ方向全体に電界がかかっていることを特徴とするものである。
本発明の放射線検出器は、動作時の電圧において放射線有感層となるSiC結晶内全体に電界がかかる構造としているため、放射線有感層で発生した電気信号の減少を抑えて放射線を検出することができる。
以下、本発明の実施の形態を図面に基づいて詳細に説明する。なお、実施の形態を説明するための全図において、同一部材には原則として同一の符号を付し、その繰り返しの説明は省略する。特に異なる実施の形態間で機能が対応するものについては、形状、不純物濃度や結晶性等で違いがあっても同じ符号を付すこととする。又、断面図では放射線検出器の主要部分のみを示しており、通常検出器の周辺に形成されている電界集中緩和構造などの周辺部分は省略されている。又、説明の便宜上、n型半導体基板を用いた例のみ説明するが、p型半導体基板を用いた場合であっても、本発明に含まれる。この場合には、n型をp型と、p型をn型と読み替えればよい。
(実施の形態1)
図1は、本発明の実施の形態1における放射線検出器の断面構造を示す説明図である。本実施の形態1による放射線検出器は、第1導電型(n型)の高不純物濃度(n+)SiC基板1上に形成される第1導電型の低不純物濃度(n-)SiC放射線有感層2と、第2導電型(p型)の高不純物濃度(p+)半導体領域3と、p+半導体領域3表面に設けられた第1電極4と、n+SiC基板1裏面に設けられた第2電極5とを備えているpn接合を有する放射線検出器である。さらに、この放射線検出器には、第1電極4と比べて第2電極5に高い電圧が動作時にかかっており、n-SiC放射線有感層2の深さ方向全体に空乏層が広がって電界がかかっている。
図1は、本発明の実施の形態1における放射線検出器の断面構造を示す説明図である。本実施の形態1による放射線検出器は、第1導電型(n型)の高不純物濃度(n+)SiC基板1上に形成される第1導電型の低不純物濃度(n-)SiC放射線有感層2と、第2導電型(p型)の高不純物濃度(p+)半導体領域3と、p+半導体領域3表面に設けられた第1電極4と、n+SiC基板1裏面に設けられた第2電極5とを備えているpn接合を有する放射線検出器である。さらに、この放射線検出器には、第1電極4と比べて第2電極5に高い電圧が動作時にかかっており、n-SiC放射線有感層2の深さ方向全体に空乏層が広がって電界がかかっている。
図2から図4は、本実施の形態1の製造工程の一例を示す、製造工程中の断面構造説明図である。
まず、図2に示すようにn+SiC基板1上に低不純物濃度のn-SiC放射線有感層2を、n-SiC放射線有感層2上にp+半導体領域3をエピタキシャル成長で形成したSiC基板を準備する。
n+SiC基板1の不純物濃度は、1×1018~1×1019cm-3程度の範囲が用いられる。SiC基板の主面は(0001)面、(000-1)面、(11-20)面などがよく用いられるが、本願発明は、SiC基板のこれらの主面の選択によらず、その効果を奏することが出来る。
n+SiC基板1上のn-SiC放射線有感層2の仕様としては、動作時の電圧で深さ方向全体に空乏層が広がる濃度と膜厚に設定していれば良いが、動作電圧を実用上適している1000V以下と設定すると、不純物濃度Nは基板と同一の導電型で3×1013~1.2×1015cm-3程度の範囲で、厚さWは30~200m程度の範囲で設定する。不純物濃度Nと厚さW、動作電圧Vの関係は、n-SiC放射線有感層2の不純物濃度と比べてp+半導体領域3が十分に高不純物濃度である場合、下記の数式1で示される。
数式1において、qは素電荷、εは比誘電率、ε0は真空の誘電率を示す。
不純物濃度Nと厚さWの関係を図9に示す。図9の曲線は、各不純物濃度に対して1000Vでパンチスルーする厚さを示している。n-SiC放射線有感層2の濃度はp+半導体領域3と比べて大幅に低いことから、空乏層はn-SiC放射線有感層2のみに広がると仮定している。また、1000Vは内蔵電位よりも十分に大きいため、空乏層は動作時にかける電圧(ここでは1000V)のみで広がると仮定している。1000Vで動作する場合、上述の曲線と、n-SiCの形成可能濃度の下限(ここでは2.8×1013cm-3)と、放射線検出に必要な厚さの下限(ここでは30m)に囲まれた範囲の中で、不純物濃度Nと厚さWを設定すれば良い。
次に、図3に示すように、p+半導体領域3表面にニッケル(Ni)やチタン(Ti)といった、SiCと反応してシリサイドを形成する金属4’をスパッタリング法で堆積した後、シリサイド化アニールを行い、p+半導体領域3表面に第1電極4を形成する。
次に、図4に示すように、n+SiC基板1裏面にNiやTiなどのSiCと反応してシリサイドを形成する金属5’をスパッタリング法で堆積した後、シリサイド化アニールを行い、n+SiC基板1裏面に第2電極5を形成することで、図1に示した本願発明の放射線検出器の主要部分が完成する。
図10に、本実施の形態1における放射線検出器を用いた放射線検出装置を示すブロック図の一例を示す。高圧電源11により放射線検出器9のn+SiC基板1裏面側に形成された第2電極5をp+半導体領域3表面側に形成された第1電極4よりも高電位とすることで、n-SiC放射線有感層2内に電界がかかり空乏層が広がる。この時、n-SiC放射線有感層2全体に空乏層が広がるように動作電圧を設定する。n-SiC放射線有感層2内に放射線が入射されると、放射線と半導体の相互作用により多数の電子正孔対を生成し、電界によって電子と正孔はそれぞれの電極に収集されることから、パルス状の検出電流が流れる。検出電流はプリアンプ12、メインアンプ13で増幅された後、多重波高分析装置14によって波高の分布として測定される。測定された波高分布をもとに、パーソナルコンピュータ(PC)などの解析装置15を用いてピークエネルギー解析を行い、放射線の核種やその量を評価することができる。
本実施の形態1では、p+半導体領域3表面やn+SiC基板1裏面に対して直接シリサイドを形成したが、半導体層と電極間の接触抵抗を低減するために、各半導体層と同じ極性となる不純物をイオン注入法で添加しても良い。p+半導体領域3に対しては、p型ドーパントとして通常用いられるAl(アルミ)やB(ホウ素)を添加する。例えば、ドーパントとしてAlを用い、加速エネルギーを変えた多段で注入を行い、表面付近の不純物濃度が1×1020cm-3程度、p+半導体領域3の不純物濃度と比べて高不純物濃度となる領域深さが0.3m程度となるように添加する。p+半導体領域3と第1電極4間の接触抵抗が低減するのであれば特に添加の条件は限らないが、添加不純物の侵入深さがp+半導体領域3の厚さよりも浅くなるように行う。n+SiC基板1に対しては、n型ドーパントとして通常用いられるN(窒素)やP(リン)を添加する。例えば、ドーパントとしてNを用い、加速エネルギーを変えた多段で注入を行い、表面付近の不純物濃度が1×1020cm-3程度、n+SiC基板1の不純物濃度と比べて高不純物濃度となる領域深さが0.5m程度となるように添加する。n+SiC基板1と第2電極5間の接触抵抗が低減するのであれば特に添加の条件は限らないが、添加不純物の侵入深さがn+SiC基板1の厚さよりも浅くなるように行う。
また、p+半導体領域3やn+SiC基板1に不純物を添加する際、一部の領域に限定して行っても良い。この場合、図5に示すように、通例のリソグラフィとマスク材6を用いて、所定の領域が開口したパターンを形成した後、p+半導体領域3に対してp+不純物3’を添加する。マスク材6としては、SiO2、窒化シリコン、多結晶シリコン膜やレジスト材料で、イオン注入時のマスクとなる材料であれば良い。ここではマスク材6としてSiO2を用いる。同様に、図6に示すように、通例のリソグラフィとマスク材6を用いて、所定の領域が開口したパターンを形成した後、n+SiC基板1に対してn+不純物1’を添加する。また、不純物を添加する工程は、n+SiC基板1を先に行い、その後p+半導体領域3に行っても良い。こうして不純物を添加した後は、通常行われる添加不純物の活性化アニールを行い、その後図7に示すように、第1電極4と第2電極5を形成する工程を行えば良い。
また、本実施の形態1では、SiCと反応してシリサイドを形成する金属4’および5’をスパッタリング法で堆積した後、シリサイド化アニールを行い、第1電極4および第2電極5を形成したが、第1電極4および第2電極5の上にさらに、AlやAuなどの電極材を堆積しても良い。
また、本実施の形態1では、すぐに裏面および表面の電極形成を行ったが、酸化処理と酸化膜除去処理を行い、p+半導体領域3やn+SiC基板1の表面に入っているダメージ層を除去する犠牲酸化工程を行ってもよい。
また、本実施の形態1では、すぐに裏面および表面の電極形成を行ったが、p+半導体領域3の表面にCVD法でSiO2などの表面保護膜を形成し、p+半導体領域3の表面を保護しても良い。この場合、表面保護膜を形成した後、第1電極4を形成する領域のみ開口するように加工する。
本実施の形態によれば、炭化珪素からなり、放射線の入射によって電子正孔対を生成する放射線有感層と、前記放射線有感層の第1主面で接し、少なくとも前記放射線有感層と接する領域において第1不純物濃度を有する第1導電型の第1半導体領域と、前記第1主面と反対側の第2主面で接し、少なくとも前記放射線有感層と接する領域において第2不純物濃度を有する第2導電型の第2半導体領域と、前記第1半導体領域と接続する第1電極と、前記第2半導体領域と接続する第2電極と、を備え、前記放射線検出層が第1導電型の半導体である放射線検出器であって、前記第1主面を境として、前記第1半導体領域と隣接する前記放射線有感層内の不純物濃度が前記第1不純物濃度と不連続であり、前記第2主面を境として、前記第2半導体領域と隣接する前記放射線有感層内の不純物濃度が前記第2不純物濃度と不連続であり、前記放射線有感層が動作時の電圧において深さ方向全体に電界がかかっているので、放射線有感層で発生した電気信号の減少を抑えて放射線を検出することができる。
(実施の形態2)
図8に、本発明の実施の形態2における放射線検出器の断面構造を示す。実施の形態2は、放射線有感層として半絶縁性SiC基板を用いるものである。

実施の形態1で示した図1との違いは、放射線有感層が抵抗率1×105Ωcm2以上の半絶縁性SiC基板7であり、半絶縁性SiC基板7上面にp+半導体領域3を、半絶縁性SiC基板7の裏面にn+半導体領域8を有している点である。すなわち、100~500m程度の厚さの半絶縁性SiC基板7上にp+半導体領域3をエピタキシャル成長で形成し、半絶縁性SiC基板7の裏面上にn+半導体領域8をエピタキシャル成長で形成したSiC基板を準備する。そして、p+半導体領域3上に第1電極4を、n+半導体領域8上に第2電極5を形成する。放射線有感層が半絶縁性SiC基板7であるため、1000V以下の動作時の電圧で放射線有感層全体に電界がかかる。また、第1電極4と第2電極5はエピタキシャル成長層に対して形成するため、放射線有感層に不純物添加などのダメージが入ることはなく、その効果は、本質的に実施の形態1と同様である。
