Description

CIGS太陽電池およびその製造方法
 本発明は、良好な特性を有するCIGS光吸収層を備えたCIGS太陽電池およびその製造方法に関するものである。
 アモルファスシリコン太陽電池や化合物太陽電池に代表される薄型太陽電池は、従来の結晶型シリコン太陽電池と比較すると、材料コストや製造コストの大幅な削減が可能である。このため、近年、これらの研究開発が急速に進められている。なかでも、I族、III族、VI族の元素を構成物質とした化合物太陽電池であって、光吸収層が銅(Cu)、インジウム(In)、ガリウム(Ga)、セレン(Se)合金からなるCIGS太陽電池は、シリコンを全く使用せず、しかも優れた光電変換効率(以下「変換効率」とする)を有するため、薄型太陽電池の中でも特に注目されている。
 このようなCIGS太陽電池は、通常、基板、裏面電極層、CIGS光吸収層、バッファ層、透明電極層が、この順で積層された構造を有しており、CIGS光吸収層とバッファ層との界面でpn接合が形成されるようになっている。そして、上記CIGS光吸収層における結晶を大粒径化し、質の良い結晶とすることが高変換効率を実現するために必要とされている(例えば、特許文献1参照)。
 また、特許文献2には、CIGS光吸収層の結晶成長工程において、Cu過剰組成(Cu/(Ga+In)>1)にし、金属プリカーサ層をSeフラックス雰囲気下で熱処理することで、カルコパイライト構造の結晶へ成長させることが開示されている。このとき、Cu-Se系の液相はCIGS光吸収層の結晶化を促進する融剤として働いている。そして、充分に結晶が成長した後、In,Ga,Seフラックスを添加することで、層の最終組成を(In,Ga)過剰組成(Cu/(Ga+In)<1)にするが、このIn,Ga,Seフラックスを添加する工程において、Cu-Se系が不足し始めると、結晶の成長が不充分となり、平均粒径が50nm以上300nm以下の微小結晶粒が形成される(バルクの平均粒径は1000nm以上)。このような微小結晶粒がCIGS光吸収層に存在すると、太陽電池の変換効率は低下するとされている。
 これに対し、CIGS光吸収層における結晶の大粒径化を図る、あるいは微小結晶粒が形成されないようにすることにより、ある程度の変換効率の改善がみられるものの、一般市場に普及させるためには、これらの改善策によって得られる変換効率では不充分であり、さらに高変換効率のCIGS太陽電池の開発が求められているのが現状である。

 本発明は、このような事情に鑑みなされたもので、より一層の高い変換効率を実現できるCIGS太陽電池およびその製造方法の提供をその目的とする。
 上記目的を達成するため、本発明は、基板と、裏面電極層と、CIGS光吸収層と、バッファ層と、透明電極層とをこの順で有するCIGS太陽電池であって、上記CIGS光吸収層が、上記基板側に形成される第1の光吸収層と、この第1の光吸収層の上に形成される第2の光吸収層とからなり、上記第1の光吸収層が平均粒径Aの結晶粒によって構成され、上記第2の光吸収層が平均粒径A/3以下の微小結晶粒によって構成されるCIGS太陽電池を第1の要旨とする。
 そして、上記CIGS太陽電池のなかでも、上記第1の光吸収層を構成する結晶粒の平均粒径が1000nm以上2000nm以下であり、上記第2の光吸収層を構成する微小結晶粒の平均粒径が50nm以上300nm以下であるものを第2の要旨とする。
 また、上記CIGS太陽電池のなかでも、上記第2の光吸収層の厚みが50nm以上200nm以下であるものを第3の要旨とする。
 そして、基板と、裏面電極層と、CIGS光吸収層と、バッファ層と、透明電極層とをこの順で有するCIGS太陽電池であって、上記CIGS光吸収層が、上記基板側に形成される第1の光吸収層と、この第1の光吸収層の上に形成される第2の光吸収層とからなり、上記第1の光吸収層が平均粒径Aの結晶粒によって構成され、上記第2の光吸収層が平均粒径A/3以下の微小結晶粒によって構成されるCIGS太陽電池を製造する方法であって、上記基板の上に、インジウムとガリウムとセレンとを含む層(α)と、銅とセレンとを含む層(β)とを固相状態でこの順に積層し、層(α)と層(β)とが積層された積層体を加熱することにより、結晶を成長させて平均粒径Aの結晶粒によって構成される第1の光吸収層を形成する工程と、上記第1の光吸収層の上に、インジウムとガリウムとセレンとを気相状態で供給し、インジウムとガリウムとセレンの供給と結晶の成長を同時に行うことにより平均粒径A/3以下の微小結晶粒によって構成される第2の光吸収層を形成する工程と、を経由させて上記CIGS光吸収層を形成するCIGS太陽電池の製造方法を第4の要旨とする。
 すなわち、本発明者らは、高い変換効率を達成するCIGS太陽電池を得るため、そのCIGS光吸収層を構成する結晶について検討を重ねた。その結果、従来、高変換効率達成のために検討されているCIGS光吸収層を構成する結晶の大粒径化および微小結晶粒排除の流れに反し、CIGS光吸収層内に微小結晶粒を内包するようにし、その微小結晶粒をCIGS光吸収層の特定部位に配置すると、意外なことにCIGS太陽電池の高変換効率を達成することができることを見出し、本発明に想到した。
 なお、本発明において、固相とは、その温度において固体状態にある相のことをいい、液相とは、その温度において液体状態にある相のことをいう。また、気相とは、その温度において気体状態にある相のことを意味する。
 そして、本発明において、光吸収層を構成する結晶粒の平均粒径は、第1および第2光吸収層の断面のそれぞれを、SEM(Scanning Electron Microscope:走査型電子顕微鏡)を用いてその中心部分を2万倍にして観察し、画面上で確認できる全結晶の粒径を測定し、その平均を算出することにより求めることができる。上記粒径は、結晶が球状の場合にはその直径を測定し、その他の形状である場合には、その最大長を測定するものである。
 すなわち、本発明のCIGS太陽電池は、基板と、裏面電極層と、CIGS光吸収層と、バッファ層と、透明電極層とをこの順で有するCIGS太陽電池であって、上記CIGS光吸収層が、上記基板側に形成される第1の光吸収層と、この第1の光吸収層の上に形成される第2の光吸収層とからなり、上記第1の光吸収層が平均粒径Aの結晶粒によって構成され、上記第2の光吸収層が平均粒径A/3以下の微小結晶粒によって構成されている。このため、基板側に配置され、平均粒径の大きい結晶粒からなる第1の光吸収層によって生成される電子を損失することなく取り出すことができるだけでなく、バッファ層側に配置された平均粒径の小さい微小結晶粒からなる第2の光吸収層によって、CIGS結晶粒界に多く存在するNaをCIGS光吸収層の表面(光が入射する側)近傍に多量に供給できるため、この付近でのアクセプタ濃度を向上させることができる。
 そして、上記CIGS光吸収層は、その表面(光が入射する側)に、第2の光吸収層の微小結晶粒による微細な凹凸が形成されているため、この微細な凹凸の光閉じ込め効果によって、CIGS太陽電池の電流値を向上させることも期待できる。
 また、上記第1の光吸収層を構成する結晶粒の平均粒径が1000nm以上2000nm以下であり、上記第2の光吸収層を構成する微小結晶粒の平均粒径が50nm以上300nm以下であると、より一層、電流値が向上し、高変換効率のCIGS太陽電池となる。
 そして、上記第2の光吸収層の厚みが50nm以上200nm以下であると、微小結晶粒から構成される第2の光吸収層がCIGS光吸収層の表面側に薄く形成されているため、CIGS光吸収層の表面(光の入射面)に微細な凹凸が形成され、この微細な凹凸の光閉じ込め効果によって、CIGS太陽電池の電流値をさらに向上させることが期待できる。
 さらに、本発明のCIGS太陽電池を得る場合、上記基板の上に、インジウムとガリウムとセレンとを含む層(α)と、銅とセレンとを含む層(β)とを固相状態でこの順に積層し、層(α)と層(β)とが積層された積層体を加熱することにより、結晶を成長させて平均粒径Aの結晶粒によって構成される第1の光吸収層を形成する工程と、上記第1の光吸収層の上に、インジウムとガリウムとセレンとを気相状態で供給し、インジウムとガリウムとセレンの供給と結晶の成長を同時に行うことにより平均粒径A/3以下の微小結晶粒によって構成される第2の光吸収層を形成する工程とを経由させて、CIGS光吸収層を形成するようにすると、温度条件等を変更するだけで、第1の光吸収層と第2の光吸収層とを同一の装置で連続的に形成することができるため、製造の効率化と低コスト化を図ることができる。
本発明の一実施の形態であるCIGS太陽電池を模式的に示す断面図である。 (a)は、本発明のCIGS太陽電池のCIGS光吸収層(実施例1)を、SEMを用いて観察し得られた二次電子像を模式的に示した説明図であり、(b)は、従来のCIGS太陽電池のCIGS光吸収層(比較例1)を、SEMを用いて観察し得られた二次電子像を模式的に示した説明図である。
 つぎに、本発明を実施するための形態について説明する。
 図1は、本発明の一実施の形態により得られるCIGS太陽電池を模式的に示す断面図である。このCIGS太陽電池は、基板1、不純物拡散防止層2、裏面電極層3、第1の光吸収層4aと第2の光吸収層4bとからなるCIGS光吸収層4、第1のバッファ層5aと第2のバッファ層5bとからなるバッファ層5、透明電極層6がこの順で積層されており、透明電極層6側から光を照射すると、CIGS光吸収層4とバッファ層5との界面で電流を発生させることができるようになっている。以下に、このCIGS太陽電池を詳しく説明する。なお、図1において、各部分は模式的に示したものであり、実際の厚み,大きさ等とは異なっている(図2において同じ)。
 すなわち、このCIGS太陽電池は、基板1として、幅10mm、長さ100mm、厚み50μmのステンレス箔(SUS)が用いられ、基板1の上に、クロム(Cr)からなる厚み300nmの不純物拡散防止層2が設けられ、不純物拡散防止層2の上にモリブデン(Mo)からなる厚み500nmの裏面電極層3が設けられている。そして、裏面電極層3の上に平均粒径1000nmの結晶粒からなる厚み2000nmの第1の光吸収層4aと、平均粒径200nmの微小結晶粒からなる厚み100nmの第2の光吸収層4bとがこの順で設けられ、第2の光吸収層4bの上に、CdSからなる厚み50nmの第1のバッファ層5aと、ZnOからなる厚み70nmの第2のバッファ層5bがこの順で設けられている。さらに、第2のバッファ層5bの上に、ITOからなる厚み200nmの透明電極層6が設けられている。
 上記構成のCIGS太陽電池によれば、基板1側に配置され、平均粒径の大きい結晶粒からなる第1の光吸収層4aによって、生成した電子を損失することなく取り出すことができる。さらに、平均粒径の小さい微小結晶粒からなる第2の光吸収層4bがバッファ層5側に配置されることによって、結晶粒界に多く存在するNaを、CIGS光吸収層4の表面近傍に大量に供給できるようになっている。このため、CIGS光吸収層4の表面近傍でのアクセプタ濃度を向上させることができ、CIGS太陽電池の変換効率をより一層高めることができるようになっている。しかも、上記第2の光吸収層4bが、CIGS光吸収層4の表面側に薄く形成されているため、CIGS光吸収層4の表面(光の入射面)に微細な凹凸が形成され、この微細な凹凸の光閉じ込め効果によって、CIGS太陽電池の電流値を向上させることが期待できる。
 上記基板1は、ステンレス箔(SUS)の以外にも、ガラス基板、金属基板、樹脂基板等のなかから、目的や設計の必要に応じて適宜のものを用いることができる。上記ガラス基板としては青板ガラス、アルカリ金属元素の含有量が極めて低い低アルカリガラス(高歪点ガラス)、アルカリ金属元素を含まない無アルカリガラス等があげられる。
 また、このCIGS太陽電池を、ロールトゥロール方式またはステッピングロール方式で製造する場合、上記基板1は、長尺状で可撓性を有することが好適である。なお、上記「長尺状」とは長さ方向の長さが幅方向の長さの10倍以上あるものをいい、30倍以上あるものがより好ましく用いられる。
 そして、上記基板1の厚みは、30μm以上200μm以下の範囲にあることが好ましく、より好ましくは50μm以上100μm以下の範囲である。すなわち、厚みが厚すぎると、CIGS太陽電池の屈曲性が失われ、曲げた際にかかる応力が大きくなってCIGS太陽電池の内部構造にダメージを与えるおそれがあり、逆に薄すぎると、CIGS太陽電池を製造する際に、基板1が座屈し、CIGS太陽電池の製品不良率が上昇する傾向がみられるためである。
 上記基板1の上に形成される不純物拡散防止層2の形成材料としては、Cr以外にも、SiO、Al、TiN、TiO、Ni、NiCr、Co等を用いることができる。また、その厚みは、効果とコストとのバランスを考慮すると、50nm以上1000nm以下であることが好ましい。そして、不純物拡散防止層2は、基板1の上ではなく、裏面電極層3の上に形成することもできる。また、基板1由来の不純物がCIGS太陽電池に悪影響を及ぼすおそれが少ない等の場合には、不純物拡散防止層2をあえて設けなくてもよい。
 上記不純物拡散防止層2の上に形成される裏面電極層3の形成材料としては、モリブデン(Mo)以外にも、W、Cr、Ti等を用いることができる。そして、裏面電極層3は、単層でなく、複層であってもよい。また、その厚み(複層の場合は、各層の厚みの合計)は、50nm以上1000nm以下であることが好ましい。
 上記裏面電極層3の上に形成されるCIGS光吸収層4は、本発明の最大の特徴であり、基板1側に形成される第1の光吸収層4aと、この第1の光吸収層4aの上に形成される第2の光吸収層4bとからなり、上記第1の光吸収層4aが平均粒径Aの結晶粒によって構成され、上記第2の光吸収層4bが平均粒径A/3以下の微小結晶粒によって構成されている。すなわち、基板1側に形成される第1の光吸収層4aにより、照射された光によって生じる電子・正孔を充分に確保できるとともに、微小結晶粒により構成される第2の光吸収層が表面側に設けられているため、結晶粒界に多く存在するNaを、CIGS光吸収層4の表面近傍に多量に供給でき、この付近でのアクセプタ濃度を向上させることができるようになっている。また、CIGS光吸収層4の表面(光の入射面)に微細な凹凸が形成され、この微細な凹凸の光閉じ込め効果によって、CIGS太陽電池の電流値の向上を図ることが期待できる。
 そして、上記第1の光吸収層4aは、生成した電子を損失することなく取り出すことができることから、平均粒径1000nm以上2000nm以下の結晶粒によって構成されていることが好ましい。また、その厚みは、1000nm以上3000nm以下であることが好ましい。薄すぎると、太陽光を充分に吸収できないおそれがあり、逆に、厚すぎると材料費増加によりコストが増加する傾向がみられるためである。
 また、上記第2の光吸収層4bは、平均粒径50nm以上300nm以下の微小結晶粒によって構成されていることが好ましい。小さすぎると、電子と正孔の再結合が増加するおそれがあり、逆に大きすぎると、結晶粒界にNaが充分に供給されない傾向がみられるためである。そして、その厚みは、pn接合の観点から、50nm以上200nm以下であることが好ましい。
 上記第1の光吸収層4aおよび第2の光吸収層4bは、いずれも、Cu、In、Ga、Seの4元素からなるカルコパイライト型結晶構造の化合物半導体で形成されている。そして、上記第1の光吸収層4aおよび第2の光吸収層4bの厚みの合計(CIGS光吸収層4の厚み)は、1050nm以上3200nm以下の範囲にあることが好ましく、1500nm以上2500nm以下の範囲にあることがより好ましい。厚みが薄すぎると、光吸収量が少なくなり、CIGS太陽電池の性能が低下する傾向がみられ、逆に、厚すぎると、CIGS光吸収層4の形成にかかる時間が増加し、生産性に劣る傾向がみられるためである。
 また、上記CIGS光吸収層4におけるCu、In、Gaの組成比は、0.7<Cu/(Ga+In)<0.95(モル比)の式を満たすことが好ましい。この式を満たすようになっていると、上記CIGS光吸収層4内にCu(2-x) Seが過剰に取り込まれることをより阻止でき、しかも層全体としてわずかにCuが不足した状態にできるためである。また、同属元素であるGaとInとの比は、0.10<Ga/(Ga+In)<0.60(モル比)の範囲にあることが好ましい。
 上記CIGS光吸収層4の上に形成されるバッファ層5は、基板1側に形成される第1のバッファ層5aと、この第1のバッファ層5aの上に形成される第2のバッファ層5bとからなっており、それらの形成材料としては、CdS、ZnO以外にも、ZnMgO、ZnO,Zn(OH)、In、In、これらの混晶であるZn(O,S,OH)等を用いることができる。また、上記CIGS光吸収層4とpn結合できる高抵抗のn型半導体を用いる等の場合には、バッファ層5を単層とすることもできる。また、第1のバッファ層5aおよび第2のバッファ層5bの厚みは、それぞれ30nm以上200nm以下であることが好ましい。そして、バッファ層5を単層とした場合でも、その厚みは30nm以上200nm以下であることが好ましい。
 上記バッファ層5の上に形成される透明電極層6は、光入射側に位置するため、入射光を妨げないように、できるだけ光の透過率が高い材料を用いることが好ましい。このような材料としては、ITO、ZnO、In、SnO等があげられる。また、電気伝導性を高める目的で、あるいはバンドアライメントを調整する目的で、これらの材料に少量のドーピング材料を含ませたものも好適に用いられる。このようなドーピング材料としては、例えば、Al:ZnO(AZO)、B:ZnO(BZO)、Ga:ZnO(GZO)、Sn:In(ITO)、F:SnO(FTO)、Zn:In、Ti:InOe、Zr:In、W:In等があげられる。その厚みは、光透過性および電気伝導性の観点から、100nm以上2000nm以下であることが好ましい。
 このようなCIGS太陽電池は、例えば、つぎのような方法で製造することができる。
〔裏面電極層3の形成まで〕
 長尺状のSUSからなる基板1を準備し、ロールトゥロール方式により、基板1を走行させながら、その表面に、スパッタリング法により厚み300nmのCrからなる不純物拡散防止層2およびスパッタリング法により厚み500nmのMoからなる裏面電極層3をこの順に形成する。
〔CIGS光吸収層4の形成〕
 上記裏面電極層3上に、基板1を420℃に保持した状態で、セレン化ガリウムとセレン化インジウムとを固相状態でこの順で積層し、インジウムとガリウムとセレンとを有する層(α)を形成する。そして、基板1の温度を420℃に保ったままの状態で、上記層(α)上にセレン化銅を積層し、銅とセレンとを有する層(β)を形成する。基板1上に、不純物拡散防止層2、裏面電極層3、層(α)および層(β)とが積層された積層体に対し、微量のSe蒸気を供給しつつ、基板1の温度を650℃とし、その状態を15分間保持する。これにより、上記層(β)が液相状態となり、上記層(α)中に上記層(β)中の銅が拡散し、結晶が成長する。ついで、基板1の温度を650℃に保った状態で、微量のSe蒸気を供給しつつ、Gaの蒸着量を徐々に増加させながら、In、Ga、Seを蒸着する。これにより、裏面電極層3上に、平均粒径1000nmの結晶粒を有し、厚み2000nmの第1の光吸収層4aを形成する。
 つぎに、基板1の温度を500℃まで冷却し、上記第1の光吸収層4a上に、セレン化インジウムとセレン化ガリウムとを同時に蒸着させることにより、平均粒径200nmの微小結晶粒を有し、厚み100nmの第2の光吸収層4bを形成する。すなわち、InとGaとSeとを気相状態で供給し、その供給と結晶の成長とを同時に行うようにすると、結晶が充分に成長する前に新たな層堆積種が連続的に飛来し、結晶の成長が阻害され、微小結晶粒となるため、好適である。そして、上記第2の光吸収層4b上にNaFを蒸着し、その後、基板1の温度を420℃とし、その状態を10分間保持することにより、第1の光吸収層4aおよび第2の光吸収層4bの粒界面へNaを拡散させ、CIGS光吸収層4を形成する。
〔バッファ層5の形成〕
 上記ロールトゥロール方式によって不純物拡散防止層2、裏面電極層3およびCIGS光吸収層4が形成され、ロール状に巻き取られた基板1を、再度巻き出しながら、切断装置を用いて、これを所定の長さごとに切断して、所定サイズの積層体(基板1+不純物拡散防止層2+裏面電極層3+CIGS光吸収層4)を得る。そして、この積層体のCIGS光吸収層4(第2の光吸収層4b)の上に、溶液成長法(CBD法)によりCdSからなる第1のバッファ層5a(厚み50nm)を形成し、さらにこの第1のバッファ層5aの上に、スパッタリング法によりZnOからなる第2のバッファ層5b(厚み70nm)を形成することにより、第1のバッファ層5aと第2のバッファ層5bとからなるバッファ層5を形成する。
〔透明電極層6の形成工程〕
 上記バッファ層5(第2のバッファ層5b)の上に、スパッタリング法によりITOからなる透明電極層6(厚み200nm)を形成する。なお、この透明電極層6の上に、グリッド形状等の取り出し電極(図示せず)を、裏面電極層3と同様の手法を用いて形成するようにしてもよい。このようにして、本発明のCIGS太陽電池を得ることができる。
 この方法によれば、高変換効率を達成することのできる優れたCIGS光吸収層4を、温度等の条件を変更するだけで、汎用の蒸着装置で連続的に形成することができるため、製造の効率化と低コスト化を図ることができる。
 なお、上記実施の形態では、CIGS光吸収層4までをロールトゥロールにより形成するようにしているが、基板1サイズを調整する等して、枚葉ごとに形成するようにしてもよい。また、不純物拡散防止層2および裏面電極層3をいずれもスパッタリング法により形成しているが、これらの層を、蒸着法、インクジェット法、電解めっき法等を用いて形成するようにしてもよい。
 さらに、上記の実施の形態では、CIGS光吸収層4に対するNaの添加を、NaFを用いて行うようにしているが、NaSe、NaS等の他のNa化合物を用いて行うようにしてもよい。また、上記の実施の形態では、CIGS光吸収層4に対するNaの添加を、第2の光吸収層4b形成まで行った後、NaFを蒸着しポストアニールする方法により行うようにしているが、CIGS光吸収層4の形成前に、NaFを裏面電極層3上に蒸着させる等の方法により行うようにしてもよい。
 そして、上記の実施の形態では、第1のバッファ層5aを溶液成長法(CBD法)により形成し、第2のバッファ層5bをスパッタリング法により形成しているが、これらの層は、それ以外の方法によっても形成することができ、また、真空中、大気中および水溶液中のいずれにおいても形成することができる。例えば、真空中で行う方法としては、スパッタリング法の他、分子線エピタキシー法、電子線蒸着法、抵抗加熱蒸着法、プラズマCVD法、有機金属蒸着法等があげられる。また、水溶液中で行う方法としては、CBD法、電解めっき法等があげられる。
 また、上記の実施の形態では、透明電極層6をスパッタリング法により形成しているが、それ以外にも、真空蒸着法、有機金属気相成長法等によって形成することができる。
 つぎに、実施例について、比較例と併せて説明する。ただし、本発明はこれに限定されるものではない。
〔実施例1〕
 まず、ステンレス箔SUS430(大きさ10×100mm、厚み50μm)の基板1を用意し、この上に、Crからなる厚み300nmの不純物拡散防止層2と、Moからなる厚み500nmの裏面電極層3とをこの順に積層した。つぎに、裏面電極層3まで形成された基板1を、真空蒸着装置内に搬入し、基板温度を420℃に保持した状態で、裏面電極層3の上に、セレン化ガリウム(厚み400nm)、セレン化インジウム(厚み1000nm)をこの順で積層し、セレンとガリウムとインジウムとを有する層(α)を形成した。つづいて、基板温度を420℃に保ったままの状態で、上記層(α)上にセレン化銅(厚み600nm)を積層し、銅とセレンとを有する層(β)を形成した。これらの層(α)と層(β)とが積層された積層体を、微量のSe蒸気を供給しつつ加熱し、基板温度が650℃の状態を15分間保持し、結晶を成長させ、ついで、微量のSeガスを供給しつつ、基板温度を650℃に保った状態で、Gaの蒸着量を徐々に増加させながら、In、Ga、Seを蒸着し、平均粒径1000nmの結晶粒を有する第1の光吸収層4a(厚み2000nm)を形成した。
 つぎに、上記第1の光吸収層4aが形成された積層体を冷却し、基板温度を500℃とした状態で、上記第1の光吸収層4a上に、セレン化インジウムとセレン化ガリウムを同時に蒸着するようにし、すなわち、In、Ga、Seの気相状態での供給と、結晶の成長とを同時に行うようにして、上記第1の光吸収層4aの上に、平均粒径200nmの微小結晶粒を有する第2の光吸収層4b(厚み50nm)を形成した。そして、基板温度を400℃に保持し、750℃に設定されたNaF蒸着源を用いて、上記第2の光吸収層4b上にNaFを真空蒸着し、その後、基板温度が420℃になるよう加熱し、その基板温度を10分間保持することにより、第1の光吸収層4aおよび第2の光吸収層4bの粒界にNaを拡散させて、CIGS光吸収層4を形成した。このCIGS光吸収層4を、SEMを用いて観察し、得られた二次電子像を模式的に示したものを図2(a)に示す。
 そして、上記CIGS光吸収層4(第2の光吸収層4b)の上に、CdSからなる第1のバッファ層5a(厚み50nm)、ZnOからなる第2のバッファ層5b(厚み70nm)、ITOからなる透明電極層6(厚み200nm)をこの順に積層することにより、目的のCIGS太陽電池を製造した。
〔実施例2~9〕
 第1の光吸収層4aの平均粒径、第2の光吸収層4bの厚みおよび構成する微小結晶粒の平均粒径を、後記の表1に示すように変更した以外は、実施例1と同様にして、CIGS太陽電池を製造した。なお、各光吸収層4a,4bを構成する結晶粒の粒径は、例えば、基板温度をコントロールすることにより、任意のサイズとすることができる。
〔比較例1〕
 第2の光吸収層4bを形成しなかった以外は、実施例1と同様にして、CIGS太陽電池を製造した。すなわち、比較例1のCIGS太陽電池は、CIGS光吸収層4が大粒径の結晶粒のみで構成される従来品そのものである。このCIGS光吸収層4を、SEMを用いて観察し、得られた二次電子像を模式的に示したものを図2(b)に示す。
〔比較例2〕
 第2の光吸収層4bの厚みおよび構成する微小結晶粒の平均粒径を、後記の表1に示すように変更した以外は、実施例1と同様にしてCIGS太陽電池を製造した。
 上記実施例1~9および比較例1,2のCIGS太陽電池をそれぞれ10個ずつ製造し、それらの変換効率(%)と、第1の光吸収層4aを構成する結晶粒の平均粒径およびその厚み、第2の光吸収層4bを構成する微小結晶粒の平均粒径およびその厚みを、下記の手順に従って測定した。これらの結果を後記の表1に併せて示す。
〔変換効率〕
 擬似太陽光(AM1.5)を各実施例品および比較例品に照射し、その変換効率をソーラーシミュレーター(山下電装社製、セルテスターYSS150)によって測定した。そして、それぞれの値の平均を算出し、各実施例および比較例の変換効率(%)とした。
〔平均粒径〕
 走査電子顕微鏡(日立ハイテクノロジース社製、S-3400N)を用いて、実施例1~9および比較例1,2のCIGS太陽電池の、第1および第2光吸収層(比較例1においては第1の光吸収層のみ)の断面を2万倍に拡大して観察し、各光吸収層の中心付近における結晶粒径を測定した。そして、測定した粒径の平均をそれぞれ算出し、各光吸収層の平均粒径とした。なお、上記粒径は、結晶が球状の場合にはその直径を測定し、その他の形状である場合には、その最大長を測定したものである。
〔厚み〕
 走査電子顕微鏡(日立ハイテクノロジース社製、S-3400N)を用いて、実施例1~9および比較例1,2のCIGS太陽電池の、第1および第2の光吸収層(比較例1においては第1の光吸収層のみ)の断面を2万倍に拡大して観察し、各光吸収層の厚みを測定した。そして、測定した厚みの平均をそれぞれ算出し、各光吸収層の厚みとした。

 上記の結果より、実施例1~9は、変換効率が10.3%以上の高い値を示していることがわかる。なかでも、第2の光吸収層4bを構成する微小結晶粒の平均粒径が200nmであり、その厚みが50~200nmの範囲にある実施例1~4は、変換効率が13.1~14.5%の極めて高い値を示していた。一方、第2の光吸収層4bを形成しなかった比較例1は、変換効率が9.2%であり、また、第1の光吸収層4aを構成する結晶粒と第2の光吸収層4bを構成する微小結晶粒の平均粒径の差が所定範囲より小さい比較例2は、変換効率が7.0%という低い値を示していた。
 上記実施例においては、本発明における具体的な形態について示したが、上記実施例は単なる例示にすぎず、限定的に解釈されるものではない。当業者に明らかな様々な変形は、本発明の範囲内であることが企図されている。
 本発明のCIGS太陽電池は、薄型でありながら変換効率が極めて高いため、大面積化して設置するだけでなく、耐荷重が低いスペース、または曲面が必要なスペースに設置することにも適している。

Claims (4)

  1.  基板と、裏面電極層と、CIGS光吸収層と、バッファ層と、透明電極層とをこの順で有するCIGS太陽電池であって、上記CIGS光吸収層が、上記基板側に形成される第1の光吸収層と、この第1の光吸収層の上に形成される第2の光吸収層とからなり、上記第1の光吸収層が平均粒径Aの結晶粒によって構成され、上記第2の光吸収層が平均粒径A/3以下の微小結晶粒によって構成されることを特徴とするCIGS太陽電池。
  2.  上記第1の光吸収層を構成する結晶粒の平均粒径が1000nm以上2000nm以下であり、上記第2の光吸収層を構成する微小結晶粒の平均粒径が50nm以上300nm以下である請求項1記載のCIGS太陽電池。
  3.  上記第2の光吸収層の厚みが50nm以上200nm以下である請求項1または2記載のCIGS太陽電池。
  4.  基板と、裏面電極層と、CIGS光吸収層と、バッファ層と、透明電極層とをこの順で有するCIGS太陽電池であって、上記CIGS光吸収層が、上記基板側に形成される第1の光吸収層と、この第1の光吸収層の上に形成される第2の光吸収層とからなり、上記第1の光吸収層が平均粒径Aの結晶粒によって構成され、上記第2の光吸収層が平均粒径A/3以下の微小結晶粒によって構成されるCIGS太陽電池を製造する方法であって、上記基板の上に、インジウムとガリウムとセレンとを含む層(α)と、銅とセレンとを含む層(β)とを固相状態でこの順に積層し、層(α)と層(β)とが積層された積層体を加熱することにより、結晶を成長させて平均粒径Aの結晶粒によって構成される第1の光吸収層を形成する工程と、上記第1の光吸収層の上に、インジウムとガリウムとセレンとを気相状態で供給し、インジウムとガリウムとセレンの供給と結晶の成長を同時に行うことにより平均粒径A/3以下の微小結晶粒によって構成される第2の光吸収層を形成する工程と、を経由させて上記CIGS光吸収層を形成することを特徴とするCIGS太陽電池の製造方法。
