Abstract
本発明は、蛍光体微粒子、蛍光体微粒子の製造方法、蛍光体薄膜、波長変換膜、波長変換デバイス及び太陽電池に関する。本発明は、波長変換するシフト量を大きくすることができ、しかも、透明性を向上させ、さらに、内部量子効率の低下を抑えることができるようにする。蛍光体微粒子は、BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子であって、Fe(鉄)の含有量が0.07質量%以下である。粒子径は100nm以下である。
Description
本発明は、ペロブスカイト型酸化物の蛍光体微粒子、該蛍光体微粒子の製造方法、該蛍光体微粒子を用いた蛍光体薄膜、波長変換膜、波長変換デバイス及び太陽電池に関する。
近時、太陽光の波長の一部を太陽電池の分光感度の高い長波長側に変換して発電効率を向上させる、という基本的な考え方が特許第3698215号公報に記載されている。また、波長変換機能を有する材料として、下記文献1及び特開2007-146102号公報に記載があり、波長変換層を具備した太陽電池については、特開2013-004806号公報に記載がある。さらに、BaSnxO3の発光特性に及ぼす仕込み組成の影響については、下記文献2に記載がある。

具体的には、特許第3698215号公報には、希土類イオンの光活性化特性に着目し、光エネルギーを波長変換して光電変換部に伝送することにより、高効率の太陽電池受光素子を提供するという考え方が示されている。波長変換材料としてEu(ユウロピウム)あるいはCe(セリウム)の希土類金属を用い、波長変換域の一例として、太陽光のピーク波長370nmを410nm程度のピークの光に変換した例が記載されている。
上記文献1には、BaSnO3が励起スペクトル300~400nmで、発光スペクトル800~1100nm程度を示すとの記載がある。水熱合成法でBaSn(OH)6を作製し、熱分解させてBaSnO3を得る製法が記載されている。また、BaSnO3の粒径に関する記載はなく、結晶子サイズは100~350nmとの記載がある。粒径と発光強度は関係がないと記載されている。
特開2007-146102号公報には、後述する母体に、希土類元素及び/又は遷移金属元素を添加した無機酸化物蛍光体が記載されている。母体は、ASnO3又はAn+1SnnO3n+1(但し、AはMg、Ca、Sr及びBaからなる群から選ばれた1又は2以上のアルカリ土類金属元素を表し、n=1又は2である。)で表されるアルカリ土類金属とSnの酸化物からなる。また、蛍光体の一般論として「蛍光体が光電変換素子又は光電変換機器等に応用されている」との記載がある。BaSnO3の波長変換に関するデータはなく、また、BaSnO3の形状や粒径に関する記載もない。なお、製法は固相反応(原料を混ぜて焼成する方法)について記載されている。
特開2013-004806号公報には、太陽電池セルの受光面上に、最外層となる表面保護層、波長変換層、封止樹脂層を設けた太陽電池が記載されている。表面保護層は、350nm以下の短波長域の光を透過する。波長変換層は、表面保護層の直下に設けられ、350nm以下の短波長域の光を吸収すると共に、より長波長域の発光波長を有する波長変換材料を有する。
上記文献2には、BaSnxO3(0.8≦x≦1.6)の発光は、近赤外領域890nmにピークを持ち、その発光強度は、Baに対するSnの仕込み組成比xが1.3のときに最大となることが記載されている。
しかしながら、特許第3698215号公報では、波長変換するシフト量が40nm程度しかなく、波長変換能が低いという問題がある。
上記文献1から、BaSnO3が励起スペクトル300~400nmで、発光スペクトル800~1100nm程度を示し、波長変換するシフト量が大きいことがわかる。波長変換部材は可視光の透過をなるべく阻害しないことが好ましいが、上記文献1では、この点について検討がなされていない。
また、特許第3698215号公報及び特開2007-146102号公報では、希土類を含む材料を用いていることから、製造コストが高くなるという問題がある。
特開2013-004806号公報では、波長変換層を有機材料で構成しているため、太陽電池の最外表面に設置できない等、設置できる箇所に制約があった。
特許第3698215号公報及び特開2007-146102号公報並びに上記文献1及び上記文献2には、内部量子効率についての記載がない。特開2013-004806号公報には内部量子効率についての記載があるが、青色発光を示すBaMgAl10O17:Eu(BAM)と、緑色発光を示すBaMgAl10O17:Eu,Mn(BAM,Mn)についてである。BaSnO3については記載がない。
将来の動向を考慮すると、波長変換するシフト量を大きくするだけではなく、透明性を向上させ、並びに内部量子効率の低下を抑えて、例えば太陽電池の発電効率を向上させることが考えられる。さらに、製造コストを低減させることも必要になると思われる。
本発明はこのような課題を考慮してなされたものであり、下記効果を奏する蛍光体微粒子及び蛍光体微粒子の製造方法を提供することを目的とする。

本発明の目的は、上述した蛍光体微粒子あるいは波長変換膜あるいは波長変換デバイスを用いることで、下記効果を奏する太陽電池を提供することを目的とする。

[1] 第1の本発明に係る蛍光体微粒子は、BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子であって、Fe(鉄)の含有量が0.07質量%以下であることを特徴とする。Feの含有量は好ましくは0.03質量%以下、さらに好ましくは0.005質量%以下である。
[2] 第2の本発明に係る蛍光体微粒子は、BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子であって、Cr(クロム)の含有量が0.005質量%以下であることを特徴とする。Crの含有量は好ましくは0.002質量%以下、さらに好ましくは0.0004質量%以下である。
[3] 第3の本発明に係る蛍光体微粒子は、BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子であって、Ni(ニッケル)の含有量が0.02質量%以下であることを特徴とする。Niの含有量は好ましくは0.004質量%以下、さらに好ましくは0.0007質量%以下である。
[4] 第1~第3の本発明において、蛍光体微粒子の粒子径が100nm以下である。
[5] 第4の本発明に係る蛍光体微粒子の製造方法は、上述した第1の本発明に係る蛍光体微粒子の製造方法であって、Ba(バリウム)及びSn(スズ)を含む原料を用い、これらを反応させる工程を含み、さらに、前記原料(Sn)1モルに対してFe含有量が0.435モル%以下であり、前記反応に用いる装置から少なくともFeの溶出がないことを特徴とする。前記原料(Sn)1モルに対してFe含有量が0.187モル%以下が好ましく、さらに好ましくは0.031モル%以下である。
[6] 第5の本発明に係る蛍光体微粒子の製造方法は、上述した第2の本発明に係る蛍光体微粒子の製造方法であって、Ba(バリウム)及びSn(スズ)を含む原料を用い、これらを反応させる工程を含み、さらに、前記原料(Sn)1モルに対してCr含有量が0.041モル%以下であり、前記反応に用いる装置から少なくともCrの溶出がないことを特徴とする。前記原料(Sn)1モルに対してCr含有量が0.017モル%以下が好ましく、さらに好ましくは0.003モル%以下である。
[7] 第6の本発明に係る蛍光体微粒子の製造方法は、上述した第3の本発明に係る蛍光体微粒子の製造方法であって、Ba(バリウム)及びSn(スズ)を含む原料を用い、これらを反応させる工程を含み、さらに、前記原料(Sn)1モルに対してNi含有量が0.091モル%以下であり、前記反応に用いる装置から少なくともNiの溶出がないことを特徴とする。前記原料(Sn)1モルに対してNi含有量が0.018モル%以下が好ましく、さらに好ましくは0.003モル%以下である。
[8] 第4~第6の本発明に係る蛍光体微粒子の製造方法において、前記原料を反応させる工程がプラズマ合成であることが好ましい。

[14] 第9の本発明に係る波長変換膜は、上述した第1~第3の本発明に係る蛍光体微粒子もしくは上述した第4~第6の本発明に係る蛍光体微粒子の製造方法にて製造された蛍光体微粒子を液相に分散させ、塗布方法により作製したことを特徴とする。

本発明に係る蛍光体微粒子及び蛍光体微粒子の製造方法によれば、波長変換するシフト量を大きくすることができ、しかも、透明性を向上させ、さらに、内部量子効率の低下を抑えることができ、例えば太陽電池の発電効率を向上させることができる。
本発明に係る蛍光体薄膜、波長変換膜、波長変換デバイスは、波長変換するシフト量を大きくすることができ、例えば太陽電池の発電効率を向上させることができる。
本発明に係る太陽電池によれば、上述した蛍光体微粒子あるいは波長変換膜あるいは波長変換デバイスを用いることで、発電効率の向上を図ることができ、しかも、波長変換膜あるいは波長変換機能を有する部分の設置個所を任意に選択することができ、設計の自由度を向上させることができる。
以下、本発明に係る蛍光体微粒子、蛍光体微粒子の製造方法、蛍光体薄膜、波長変換膜、波長変換デバイス及び太陽電池の実施の形態例を図1~図12を参照しながら説明する。なお、本明細書において数値範囲を示す「~」は、その前後に記載される数値を下限値及び上限値として含む意味として使用される。
(蛍光体微粒子)
第1の実施の形態に係る蛍光体微粒子(以下、第1蛍光体微粒子と記す)は、BaSnO3で表されるペロブスカイト型構造を有し、Fe(鉄)の含有量が0.07質量%以下、好ましくは0.03質量%以下、さらに好ましくは0.005質量%以下である。
第1の実施の形態に係る蛍光体微粒子(以下、第1蛍光体微粒子と記す)は、BaSnO3で表されるペロブスカイト型構造を有し、Fe(鉄)の含有量が0.07質量%以下、好ましくは0.03質量%以下、さらに好ましくは0.005質量%以下である。
第2の実施の形態に係る蛍光体微粒子(以下、第2蛍光体微粒子と記す)は、BaSnO3で表されるペロブスカイト型構造を有し、Cr(クロム)の含有量が0.005質量%以下、好ましくは0.002質量%以下、さらに好ましくは0.0004質量%以下である。
第3の実施の形態に係る蛍光体微粒子(以下、第3蛍光体微粒子と記す)は、BaSnO3で表されるペロブスカイト型構造を有し、Ni(ニッケル)の含有量が0.02質量%以下、好ましくは0.004質量%以下、さらに好ましくは0.0007質量%以下である。
第1蛍光体微粒子~第3蛍光体微粒子は、図1に示すようにペロブスカイト型構造の結晶構造を有し、各頂点にBa(バリウム)が配置され、体心にSn(スズ)が配置され、Snを中心として、各面心にO(酸素)が配置される。
第1蛍光体微粒子~第3蛍光体微粒子を製造する方法は、Ba(バリウム)及びSn(スズ)を含む原料を用い、これら原料を反応させる工程を含む。
そして、第1蛍光体微粒子を製造する場合、原料(Sn)1モルに対してFe含有量が0.435モル%以下であることが好ましい。これにより、内部量子効率の低下をもたらすことがない。この場合、Fe含有量は、原料(Sn)1モルに対して0.187モル%以下が好ましく、さらに好ましくは0.031モル%以下である。もちろん、反応に用いる装置から少なくともFeの溶出が無いこと、好ましくはFe及びCrの溶出が無いこと、より好ましくはFe、Cr及びNiの溶出が無いことも、内部量子効率の低下を回避する上で好ましい。
第2蛍光体微粒子を製造する場合は、原料(Sn)1モルに対してCr含有量が0.041モル%以下であることが好ましい。これにより、内部量子効率の低下をもたらすことがない。この場合、Cr含有量は、原料(Sn)1モルに対して0.017モル%以下が好ましく、さらに好ましくは0.003モル%以下である。もちろん、反応に用いる装置から少なくともCrの溶出が無いこと、好ましくはCr及びFeの溶出が無いこと、より好ましくはCr、Fe及びNiの溶出が無いことも、内部量子効率の低下を回避する上で好ましい。
第3蛍光体微粒子を製造する場合は、原料(Sn)1モルに対してNi含有量が0.091モル%以下であることが好ましい。これにより、内部量子効率の低下をもたらすことがない。この場合、Ni含有量は、原料(Sn)1モルに対して0.018モル%以下が好ましく、さらに好ましくは0.003モル%以下である。もちろん、反応に用いる装置から少なくともNiの溶出が無いこと、好ましくはNi及びFeの溶出が無いこと、より好ましくはNi、Fe及びCrの溶出が無いことも、内部量子効率の低下を回避する上で好ましい。
そして、第1蛍光体微粒子~第3蛍光体微粒子を製造する方法において、原料を反応させる工程は、例えばプラズマ合成、マイクロ波水熱合成、チタン合金製容器を用いた超臨界水熱合成、噴霧熱分解合成等がある。
プラズマ合成は、Ba原料としてBaCO3粉末、Sn原料としてSnO2粉末を用い、SnとBaが等モルとなるように準備する。これらの原料をエタノールと共にメノウ乳鉢に入れ、エタノールが蒸発して流動性が消失するまで粉砕混合したのち、乾燥機等で乾燥することにより、プラズマ合成の原料となる混合粉末を得る。この混合粉末を高温のプラズマチャンバー内に投入することにより、BaSnO3微粒子粉末を得る。
マイクロ波水熱合成は、Ba原料としてBa(OH)2、Sn原料としてSnO2ゾル及び適量の水をテフロン(登録商標)製の攪拌子と共に、内側にテフロン(登録商標)の被膜が形成された樹脂製耐圧容器に入れて密封する。容器内の混合液を撹拌しつつ、最高出力600Wのマイクロ波を照射して容器内を270℃に加熱し、10時間以上、水熱状態に保持することにより、BaSnO3粒子が分散された水溶液を得る。遠心分離処理により、上澄み液を除去した後、純水を追加して再度遠心分離処理を行う工程を繰り返した後、乾燥機で乾燥して、BaSnO3微粒子粉末を得る。Ba原料、Sn原料として、特に限定されるものではなく、塩化物、硝酸化合物等を用いてもよい。
チタン合金製容器を用いた超臨界水熱合成は、Ba原料としてBa(OH)2、Sn原料としてSnO2ゾル及び適量の水をチタン合金製の耐圧容器に入れて密封する。乾燥機等で400℃に加熱して1時間以上超臨界水熱状態に保持することにより、BaSnO3粒子が分散された水溶液を得る。遠心分離処理により、上澄み液を除去した後、純水を追加して再度遠心分離処理を行う工程を繰り返した後、乾燥機で乾燥して、BaSnO3微粒子粉末を得る。Ba原料、Sn原料として、特に限定されるものではなく、塩化物、硝酸化合物等を用いてもよい。
噴霧熱分解合成は、Ba原料としてBaCl2、Sn原料としてSnCl2を用い、SnとBaが等モルとなるように準備する。これらの原料を水に溶解させた原料水溶液を、高温の反応容器内に噴霧投入することにより、BaSnO3微粒子粉末を得る。Ba原料、Sn原料として、特に限定されるものではなく、水酸化物、硝酸化合物等を用いてもよい。
上述の噴霧熱分解合成としては、塩添加噴霧熱分解法による合成を用いてもよい。塩添加噴霧熱分解法は、以下のプロセスを有することが特徴である。すなわち、原料溶液中に目的物質粒子成分以外の無機化合物を溶解させて噴霧熱分解を実施して、上記無機化合物の内部に目的物質の一次粒子を含んだ構造の凝集粒子を合成する。その後、凝集粒子から無機化合物を分離して目的物質の一次粒子を得る。
蛍光体微粒子の組成としては、エネルギー分散型X線分析装置により測定することができる。また、結晶構造としては、粉末X線回折装置(XRD)により測定することができる。さらに、粒子径としては、透過型電子顕微鏡(TEM)等の電子顕微鏡により観察することができる。
なお、蛍光体微粒子の粒子径は、粉砕処理及び分級処理等の二次的処理を行わない状態における粒子径を示す。また、粒子径の平均としては、電子顕微鏡の観察野に存在する蛍光体微粒子の粒子径を平均化して求めることができる。
(蛍光体薄膜)
本実施の形態に係る蛍光体薄膜50は、図2に示すように、上述した製造方法にて製造された蛍光体微粒子を含む。蛍光体薄膜50の形成方法としては、蛍光体微粒子を含む限り特に制限はなく、目的に応じて適宜選択することができ、例えば、一般的なスプレー法やディッピング法でもよい。図2は、基板52上に蛍光体薄膜50を成膜した状態を示す。
本実施の形態に係る蛍光体薄膜50は、図2に示すように、上述した製造方法にて製造された蛍光体微粒子を含む。蛍光体薄膜50の形成方法としては、蛍光体微粒子を含む限り特に制限はなく、目的に応じて適宜選択することができ、例えば、一般的なスプレー法やディッピング法でもよい。図2は、基板52上に蛍光体薄膜50を成膜した状態を示す。
(波長変換膜)
本実施の形態に係る波長変換膜54は、図3に示すように、上述した製造方法にて製造された蛍光体微粒子を含み、紫外線領域の光56を赤外線領域の光58に変換する。この波長変換膜54は、例えば石英ガラス60の表面に形成される。

波長変換膜54は以下の方法にて作製することができる。すなわち、液相に蛍光体微粒子を分散させ、塗布方法によって、波長変換膜54を作製する。
具体的には、図4のステップS1において、蛍光体微粒子の粉末が入れられた容器内にエタノール溶液を投入する。ステップS2において、容器内の蛍光体微粒子の粉末を超音波分散する。
その後、ステップS3において、容器内にポリシロキサンオリゴマー含有コーティング材(例えば商品名グラスカ:JSR社製、製品名:HP7003)を投入する。ここで、ポリシロキサンオリゴマー含有コーティング材とは、アルコキシシランを原料としたポリシロキサンオリゴマーを含んだ溶液である。この溶液を塗布乾燥することにより、主骨格がシロキサン結合のネットワーク構造-(Si-O)n-で構成される強固な透明皮膜を形成する。
ステップS4において、容器内の蛍光体微粒子の粉末を超音波分散して、成膜用スラリーを作製する。ステップS5において、例えば石英ガラス60の表面に成膜用スラリーを塗布する。例えば成膜用スラリーを用いてスピンコートを行う。
そして、ステップS6において、石英ガラス60上の成膜用スラリーを常温乾燥する。この乾燥によって、液相が蛍光体微粒子を取り込みつつ硬化し、上述したように、主骨格がシロキサン結合のネットワーク構造-(Si-O)n-で構成される強固な波長変換膜54が形成される。
(波長変換デバイス)
本実施の形態に係る波長変換デバイス70は、図5に示すように、基板72と、該基板72の一主面に形成された上述した波長変換膜54とを有する。基板72としては、上述した石英ガラス60、太陽電池に使用されるソーダガラス等を用いることができる。また、基板72としては、可撓性を有する透明な樹脂シートあるいは樹脂と無機材料の複合シート等を用いることができる。この場合、透明性のフィルムが好ましい。
本実施の形態に係る波長変換デバイス70は、図5に示すように、基板72と、該基板72の一主面に形成された上述した波長変換膜54とを有する。基板72としては、上述した石英ガラス60、太陽電池に使用されるソーダガラス等を用いることができる。また、基板72としては、可撓性を有する透明な樹脂シートあるいは樹脂と無機材料の複合シート等を用いることができる。この場合、透明性のフィルムが好ましい。
(太陽電池)
本実施の形態に係る太陽電池80の主要部は、図6に示すように、平面状に配列された複数の発電セル82と、これら発電セル82を被覆するように形成された封止層84と、封止層84上に積層されたガラス86と、ガラス86の表面に成膜された波長変換膜54とを有する。

封止層84としては、例えばポリエチレン-ポリ酢酸ビニル共重合体(EVA)等の透光性封止樹脂が用いられる。封止層84は、波長200~800nmにおける光透過率が80%以上であることが好ましい。ガラス86は、保護ガラスであって、一般にソーダガラスが使用される。
太陽電池80の他の例としては、図示しないが、太陽電池80の少なくとも1つの構成部材の表面あるいは裏面に波長変換膜54が形成されていてもよい。あるいは、太陽電池80の複数の構成部材間あるいは光入射表面に波長変換デバイス70を備えていてもよい。
波長変換膜54及び波長変換デバイス70は、基本的には、発電セル82と太陽光の入射表面との間に設置すればよい。但し、ガラス86(保護ガラス:一般的にソーダガラス)及び封止層84(EVA等の樹脂)は一部の紫外線を吸収するため、波長変換膜54は、好ましくは、より太陽光の入射表面側に近い方がよい。
上述した特開2013-004806号公報では、波長変換層が有機材料で構成されているため、外気にさらされる最外表面に設置することは好ましくないと間接的に述べている。本実施の形態では、波長変換膜54を無機材料で構成しているため、最外表面に設置してもよい。すなわち、波長変換膜54あるいは波長変換デバイス70の設置個所を任意に選択することができ、設計の自由度を向上させることができる。また、これに関連し、特開2013-004806号公報では保護ガラスに紫外光を透過する石英ガラスを用いているが、実際の太陽電池に高コストな石英ガラスを用いることはありえないと考えられる。
[第1実施例]
サンプル1~18に係る蛍光体微粒子について、XRDパターンを確認し、さらに、サンプル1~18に係る蛍光体微粒子に各種励起波長の光を照射して測定した蛍光スペクトルの発光強度を確認した。また、原料へのFe、Crの添加による内部量子効率の影響を確認した。
サンプル1~18に係る蛍光体微粒子について、XRDパターンを確認し、さらに、サンプル1~18に係る蛍光体微粒子に各種励起波長の光を照射して測定した蛍光スペクトルの発光強度を確認した。また、原料へのFe、Crの添加による内部量子効率の影響を確認した。
(サンプル1)
Ba及びSnを含む原料をプラズマ合成によって反応させてサンプル1に係る蛍光体微粒子を作製した。このサンプル1では、原料(Sn)1モルに対してFeを5.000モル%添加して蛍光体微粒子を作製した。プラズマ合成におけるFeのカチオンの添加方法は、以下のようにして実施した。すなわち、原料(Sn)1モルに対して指定モル比になるように、Fe(NO3)3・9H2Oをエタノールに添加溶解させ、このエタノール溶液を用いて、上記のBaCO3粉末とSnO2粉末の粉砕混合を実施した。
Ba及びSnを含む原料をプラズマ合成によって反応させてサンプル1に係る蛍光体微粒子を作製した。このサンプル1では、原料(Sn)1モルに対してFeを5.000モル%添加して蛍光体微粒子を作製した。プラズマ合成におけるFeのカチオンの添加方法は、以下のようにして実施した。すなわち、原料(Sn)1モルに対して指定モル比になるように、Fe(NO3)3・9H2Oをエタノールに添加溶解させ、このエタノール溶液を用いて、上記のBaCO3粉末とSnO2粉末の粉砕混合を実施した。
(サンプル2)
Feを原料(Sn)1モルに対して1.000モル%添加したこと以外は、サンプル1と同様にして、サンプル2に係る蛍光体微粒子を作製した。

Ba及びSnを含む原料をプラズマ合成によって反応させてサンプル7に係る蛍光体微粒子を作製した。このサンプル7では、原料(Sn)1モルに対してCrを1.000モル%添加して蛍光体微粒子を作製した。プラズマ合成におけるCrのカチオンの添加方法は、以下のようにして実施した。すなわち、原料(Sn)1モルに対して指定モル比になるように、CrCl3・6H2Oをエタノールに添加溶解させ、このエタノール溶液を用いて、上記のBaCO3粉末とSnO2粉末の粉砕混合を実施した。

Crを原料(Sn)1モルに対して0.100モル%添加したこと以外は、サンプル7と同様にして、サンプル8に係る蛍光体微粒子を作製した。

Ba及びSnを含む原料をプラズマ合成によって反応させてサンプル13に係る蛍光体微粒子を作製した。このサンプル13では、原料(Sn)1モルに対してNiを1.000モル%添加して蛍光体微粒子を作製した。プラズマ合成におけるNiのカチオンの添加方法は、以下のようにして実施した。すなわち、原料(Sn)1モルに対して指定モル比になるように、Ni(NO3)2・6H2Oをエタノールに添加溶解させ、このエタノール溶液を用いて、上記のBaCO3粉末とSnO2粉末の粉砕混合を実施した。
Ba及びSnを含む原料をプラズマ合成によって反応させてサンプル13に係る蛍光体微粒子を作製した。このサンプル13では、原料(Sn)1モルに対してNiを1.000モル%添加して蛍光体微粒子を作製した。プラズマ合成におけるNiのカチオンの添加方法は、以下のようにして実施した。すなわち、原料(Sn)1モルに対して指定モル比になるように、Ni(NO3)2・6H2Oをエタノールに添加溶解させ、このエタノール溶液を用いて、上記のBaCO3粉末とSnO2粉末の粉砕混合を実施した。
(サンプル14)
Niを原料(Sn)1モルに対して0.100モル%添加したこと以外は、サンプル13と同様にして、サンプル14に係る蛍光体微粒子を作製した。

サンプル1~18の内訳、Fe、Cr及びNiの含有量、並びに内部量子効率について、下記表1、表2及び表3に示す。なお、サンプル1~18のうち、高濃度域のサンプル1~4、7~9、13~15は測定値を用い、低濃度域のサンプル5、6、10~12、16~18は推定値を用いた。
<評価:XRDパターン及びTEM微構造>
(サンプル1)
代表的に、サンプル1に係る蛍光体微粒子のXRDパターンを図7Aに示す。このXRDパターンは、立方晶BaSnO3のXRDパターンとほぼ一致した。さらに、サンプル1に係る蛍光体微粒子のTEM微構造を図7Bに示す。図7Bからわかるように、粒子径が10~40nm程度の蛍光体微粒子の生成が確認された。
(サンプル1)
代表的に、サンプル1に係る蛍光体微粒子のXRDパターンを図7Aに示す。このXRDパターンは、立方晶BaSnO3のXRDパターンとほぼ一致した。さらに、サンプル1に係る蛍光体微粒子のTEM微構造を図7Bに示す。図7Bからわかるように、粒子径が10~40nm程度の蛍光体微粒子の生成が確認された。
(サンプル2~18)
サンプル2~18についても、サンプル1と同様の結果(図7A及び図7B参照)を得た。

<評価:内部量子効率>
(サンプル1)
サンプル1に係る蛍光体微粒子による試料(サンプル1に係る試料(SPECIMEN))について、分光蛍光光度計(日本分光社製、FP-8600)、φ60mm積分球を用いて内部量子効率を測定した。この内部量子効率の測定においては、サンプル1に係る試料に向けて励起光を照射した。励起光の波長を360nmとした。
(サンプル1)
サンプル1に係る蛍光体微粒子による試料(サンプル1に係る試料(SPECIMEN))について、分光蛍光光度計(日本分光社製、FP-8600)、φ60mm積分球を用いて内部量子効率を測定した。この内部量子効率の測定においては、サンプル1に係る試料に向けて励起光を照射した。励起光の波長を360nmとした。
この内部量子効率の測定において、図10に示すように、波長360nmの励起光に対して、中心波長がほぼ900nmの蛍光スペクトルピークが見られた。これは、後述するサンプル2~18においても同様であった。
そして、測定の結果、サンプル1に係る試料の内部量子効率は1%であった。
(サンプル2~6)
サンプル1と同様にして、サンプル2~6に係る蛍光体微粒子による試料について、それぞれ内部量子効率を測定したところ、サンプル2は3%、サンプル3は14%、サンプル4は38%、サンプル5は48%、サンプル6は51%であった。

サンプル1と同様にして、サンプル7~12に係る蛍光体微粒子による試料について、それぞれ内部量子効率を測定したところ、サンプル7は1%、サンプル8は1%、サンプル9は6%、サンプル10は36%、サンプル11は49%、サンプル12は51%であった。

<評価:原料(Ba+Sn)1モルに対するFe、Cr及びNiの含有量>
先ず、サンプル1~18の結果に基づいて、Fe含有量、Cr含有量及びNi含有量に対する内部量子効率の変化をプロットした。その結果を図11に示す。図11において、「●」で示すプロットがFe含有量に対応し、「◆」で示すプロットがCr含有量に対応し、「▲」で示すプロットがNi含有量に対応する。
先ず、サンプル1~18の結果に基づいて、Fe含有量、Cr含有量及びNi含有量に対する内部量子効率の変化をプロットした。その結果を図11に示す。図11において、「●」で示すプロットがFe含有量に対応し、「◆」で示すプロットがCr含有量に対応し、「▲」で示すプロットがNi含有量に対応する。
図11中、曲線Lfeは、Fe含有量に対する内部量子効率の変化を示す特性曲線であり、曲線Lcrは、Cr含有量に対する内部量子効率の変化を示す特性曲線であり、曲線Lniは、Ni含有量に対する内部量子効率の変化を示す特性曲線である。
そして、特性曲線Lfe、Lcr及びLniから、最高性能の内部量子効率として50%、出力向上の効果を実現することができるレベルとして必要な内部量子効率として10%を設定した。さらに、上述の50%と10%の中間レベルである30%も設定した。
さらに、特性曲線Lfeから、上述した3種類の性能に基づく内部量子効率に対応するFe含有量についての3段階のしきい値を読み取り、同様に、特性曲線Lcrから、Cr含有量についての3段階のしきい値を読み取った。また、特性曲線Lniから、Ni含有量についての3段階のしきい値を読み取った。その結果を下記表4に示す。
また、上述した図8Aに示す直線の式(y=0.1608x,R2=0.992)から、Fe含有量についての3段階のしきい値に対応するFeの添加量(仕込みモル比)を求めた。
上述した図8Bに示す直線の式(y=0.121x,R2=0.9893)から、Cr含有量についての3段階のしきい値に対応するCrの添加量(仕込みモル比)を求めた。
上述した図9に示す直線の式(y=0.2198x,R2=0.9998)から、Ni含有量についての3段階のしきい値に対応するNiの添加量(仕込みモル比)を求めた。これらの結果を下記表5に示す。
表5から、内部量子効率を向上させるには、蛍光体微粒子の組成でみた場合、Feが0.0700質量%以下、好ましくは0.0300質量%以下、さらに好ましくは0.0050質量%以下であることがわかる。仕込み濃度では、原料(Sn)1モルに対してFeが0.435モル%以下、好ましくは0.187モル%以下、さらに好ましくは0.031モル%以下であることがわかる。
同様に、蛍光体微粒子の組成でみた場合、Crが0.0050質量%以下、好ましくは0.0020質量%以下、さらに好ましくは0.0004質量%以下であることがわかる。仕込み濃度では、原料(Sn)1モルに対してCrが0.041モル%以下、好ましくは0.017モル%以下、さらに好ましくは0.003モル%以下であることがわかる。
同様に、蛍光体微粒子の組成でみた場合、Niが0.0200質量%以下、好ましくは0.0040質量%以下、さらに好ましくは0.0007質量%以下であることがわかる。仕込み濃度では、原料(Sn)1モルに対してNiが0.091モル%以下、好ましくは0.018モル%以下、さらに好ましくは0.003モル%以下であることがわかる。
[第2実施例](太陽電池)
比較例1~4、実施例1~10について、発電量の違いを確認した。また、比較例2~4、実施例1~10について、比較例1に対する発電量の向上分を確認した。

実施例1は、図6に示す太陽電池80と同様の構成を有する。すなわち、平面状に配列された複数の発電セル82と、これら発電セル82を被覆するように形成された封止層84と、封止層84上に積層されたガラス86と、ガラス86の表面に成膜された波長変換膜54とを有する。そして、波長変換膜54に含まれる蛍光体微粒子を以下のようにして作製した。すなわち、Ba及びSnを含む原料をプラズマ合成によって反応させ、上述したサンプル3と同様に、原料(Sn)1モルに対してFeを0.500モル%添加して作製した。蛍光体微粒子のFeの含有量は0.04000質量%である。

比較例2は、波長変換膜54に含まれる蛍光体微粒子を、上述したサンプル2と同様に、原料(Sn)1モルに対してFeを1.000モル%添加して作製したこと以外は、実施例1と同様にして比較例2に係る太陽電池を作製した。蛍光体微粒子のFeの含有量は0.20000質量%である。
比較例2は、波長変換膜54に含まれる蛍光体微粒子を、上述したサンプル2と同様に、原料(Sn)1モルに対してFeを1.000モル%添加して作製したこと以外は、実施例1と同様にして比較例2に係る太陽電池を作製した。蛍光体微粒子のFeの含有量は0.20000質量%である。
(比較例3)
比較例3は、波長変換膜54に含まれる蛍光体微粒子を、上述したサンプル9と同様に、原料(Sn)1モルに対してCrを0.050モル%添加して作製したこと以外は、実施例1と同様にして比較例3に係る太陽電池を作製した。蛍光体微粒子のCrの含有量は0.01000質量%である。
比較例3は、波長変換膜54に含まれる蛍光体微粒子を、上述したサンプル9と同様に、原料(Sn)1モルに対してCrを0.050モル%添加して作製したこと以外は、実施例1と同様にして比較例3に係る太陽電池を作製した。蛍光体微粒子のCrの含有量は0.01000質量%である。
(比較例4)
比較例4は、波長変換膜54に含まれる蛍光体微粒子を、上述したサンプル14と同様に、原料(Sn)1モルに対してNiを0.100モル%添加して作製したこと以外は、実施例1と同様にして比較例4に係る太陽電池を作製した。蛍光体微粒子のNiの含有量は0.02000質量%である。
比較例4は、波長変換膜54に含まれる蛍光体微粒子を、上述したサンプル14と同様に、原料(Sn)1モルに対してNiを0.100モル%添加して作製したこと以外は、実施例1と同様にして比較例4に係る太陽電池を作製した。蛍光体微粒子のNiの含有量は0.02000質量%である。
(評価)
比較例1~4、実施例1~10の内訳、内部量子効率及び発電量(mW/cm2)、並びに比較例2~4、実施例1~10の出力向上分(%)を下記表6に示す。向上分は、例えば実施例1では、(実施例1の発電量-比較例1の発電量)/比較例1の発電量で算出した。なお、下記表6の蛍光体微粒子の製法の項目において、プラズマ合成を用いた場合は「プラズマ」と表記し、マイクロ波水熱合成を用いた場合は「マイクロ波水熱」と表記した。また、チタン合金製容器を用いた超臨界水熱合成を用いた場合は「超臨界水熱」と表記し、噴霧熱分解合成を用いた場合は「噴霧熱分解」と表記した。
比較例1~4、実施例1~10の内訳、内部量子効率及び発電量(mW/cm2)、並びに比較例2~4、実施例1~10の出力向上分(%)を下記表6に示す。向上分は、例えば実施例1では、(実施例1の発電量-比較例1の発電量)/比較例1の発電量で算出した。なお、下記表6の蛍光体微粒子の製法の項目において、プラズマ合成を用いた場合は「プラズマ」と表記し、マイクロ波水熱合成を用いた場合は「マイクロ波水熱」と表記した。また、チタン合金製容器を用いた超臨界水熱合成を用いた場合は「超臨界水熱」と表記し、噴霧熱分解合成を用いた場合は「噴霧熱分解」と表記した。
比較例1、3及び4の発電量は共に12.20(mW/cm2)であった。比較例2は比較例1と比して発電量が低かった。これに対して、実施例1~10の発電量はいずれも比較例1よりも向上していた。特に、例えば実施例1及び2からわかるように、波長変換膜54に含まれる蛍光体微粒子へのFeの添加量が少ないほど発電量が高かった。これは、Cr、Niについても同様であり(実施例3~6参照)、波長変換膜54に含まれる蛍光体微粒子へのCr、Niの添加量が少ないほど発電量が高かった。
実施例7~10から、蛍光体微粒子の製造過程において、Fe、Cr及びNiが添加されなければ、さらに発電量が向上することがわかる。また、実施例7~10の結果から、蛍光体粒子の製造方法として、プラズマ合成と噴霧熱分解合成が最も優れており、その次にマイクロ波水熱合成、その次にチタン合金製容器を用いた超臨界水熱合成が優れていることがわかる。
なお、本発明に係る蛍光体微粒子、蛍光体微粒子の製造方法、蛍光体薄膜、波長変換膜、波長変換デバイス及び太陽電池は、上述の実施の形態に限らず、本発明の要旨を逸脱することなく、種々の構成を採り得ることはもちろんである。
Claims (20)
- BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子であって、Fe(鉄)の含有量が0.07質量%以下であることを特徴とする蛍光体微粒子。
- BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子であって、Cr(クロム)の含有量が0.005質量%以下であることを特徴とする蛍光体微粒子。
- BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子であって、Ni(ニッケル)の含有量が0.02質量%以下であることを特徴とする蛍光体微粒子。
- 請求項1~3のいずれか1項に記載の蛍光体微粒子において、
粒子径が100nm以下であることを特徴とする蛍光体微粒子。 - BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子の製造方法であって、
Ba(バリウム)及びSn(スズ)を含む原料を用い、これらを反応させる工程を含み、
さらに、前記原料(Sn)1モルに対してFe含有量が0.435モル%以下であり、
前記反応に用いる装置から少なくともFeの溶出がないことを特徴とする蛍光体微粒子の製造方法。 - BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子の製造方法であって、
Ba(バリウム)及びSn(スズ)を含む原料を用い、これらを反応させる工程を含み、
さらに、前記原料(Sn)1モルに対してCr含有量が0.041モル%以下であり、
前記反応に用いる装置から少なくともCrの溶出がないことを特徴とする蛍光体微粒子の製造方法。 - BaSnO3で表されるペロブスカイト型構造を有する蛍光体微粒子の製造方法であって、
Ba(バリウム)及びSn(スズ)を含む原料を用い、これらを反応させる工程を含み、
さらに、前記原料(Sn)1モルに対してNi含有量が0.091モル%以下であり、
前記反応に用いる装置から少なくともNiの溶出がないことを特徴とする蛍光体微粒子の製造方法。 - 請求項5~7のいずれか1項に記載の蛍光体微粒子の製造方法において、
前記原料を反応させる工程がプラズマ合成であることを特徴とする蛍光体微粒子の製造方法。 - 請求項5~7のいずれか1項に記載の蛍光体微粒子の製造方法において、
前記原料を反応させる工程がマイクロ波水熱合成であることを特徴とする蛍光体微粒子の製造方法。 - 請求項5~7のいずれか1項に記載の蛍光体微粒子の製造方法において、
前記原料を反応させる工程がチタン合金製容器を用いた超臨界水熱合成であることを特徴とする蛍光体微粒子の製造方法。 - 請求項5~7のいずれか1項に記載の蛍光体微粒子の製造方法において、
前記原料を反応させる工程が噴霧熱分解合成であることを特徴とする蛍光体微粒子の製造方法。 - 請求項1~4のいずれか1項に記載の蛍光体微粒子もしくは請求項5~11のいずれか1項に記載の蛍光体微粒子の製造方法にて製造された蛍光体微粒子を含むことを特徴とする蛍光体薄膜(50)。
- 請求項1~4のいずれか1項に記載の蛍光体微粒子もしくは請求項5~11のいずれか1項に記載の蛍光体微粒子の製造方法にて製造された蛍光体微粒子を含み、紫外線領域の光を赤外線領域の光に変換することを特徴とする波長変換膜(54)。
- 請求項1~4のいずれか1項に記載の蛍光体微粒子もしくは請求項5~11のいずれか1項に記載の蛍光体微粒子の製造方法にて製造された蛍光体微粒子を液相に分散させ、塗布方法により作製したことを特徴とする波長変換膜(54)。
- 請求項14記載の波長変換膜(54)において、
前記液相がシロキサン結合を生成する化合物を含み、前記蛍光体微粒子を取り込みつつ硬化してなることを特徴とする波長変換膜(54)。 - 基板(72)と、
前記基板(72)上に形成された請求項13~15のいずれか1項に記載の波長変換膜(54)とを含むことを特徴とする波長変換デバイス(70)。 - 請求項16記載の波長変換デバイス(70)において、
前記基板(72)がフレキシブルな樹脂シートあるいは樹脂と無機材料の複合シートであることを特徴とする波長変換デバイス(70)。 - 太陽電池(80)の少なくとも1つの構成部材に請求項1~4のいずれか1項に記載の蛍光体微粒子もしくは請求項5~11のいずれか1項に記載の蛍光体微粒子の製造方法にて製造された蛍光体微粒子が含まれていることを特徴とする太陽電池(80)。
- 太陽電池(80)の少なくとも1つの構成部材の表面あるいは裏面に請求項13~15のいずれか1項に記載の波長変換膜(54)が形成されていることを特徴とする太陽電池(80)。
- 太陽電池(80)の複数の構成部材間あるいは光入射表面に請求項16又は17記載の波長変換デバイス(70)を備えたことを特徴とする太陽電池(80)。
