第1の実施の形態に係る蛍光体微粒子(以下、第1蛍光体微粒子と記す)は、BaSnO3:Znで表されるペロブスカイト型構造を有し、Zn(亜鉛)の含有量が0.0質量%より多く、8.0質量%未満である。これにより、内部量子効率を50%より向上させることができ、例えば太陽電池の発電効率を向上、製造コストの低減化を図ることができる。
本実施の形態に係る蛍光体薄膜50は、図2に示すように、上述した本実施の形態に係る蛍光体微粒子を含む。蛍光体薄膜50の形成方法としては、本実施の形態に係る蛍光体微粒子を含む限り特に制限はなく、目的に応じて適宜選択することができ、例えば、一般的なスプレー法やディッピング法でもよい。図2は、基板52上に蛍光体薄膜50を成膜した状態を示す。
本実施の形態に係る波長変換膜54は、図3に示すように、上述した本実施の形態に係る蛍光体微粒子を含み、紫外線領域の光56を赤外線領域の光58に変換する。この波長変換膜54は、例えば石英ガラス60の表面に形成される。
本実施の形態に係る波長変換デバイス70は、図5に示すように、基板72と、該基板72の一主面に形成された上述した波長変換膜54とを有する。基板72としては、上述した石英ガラス60、太陽電池に使用されるソーダガラス等を用いることができる。また、基板72としては、可撓性を有する透明な樹脂シートあるいは樹脂と無機材料の複合シート等を用いることができる。この場合、透明性のフィルムが好ましい。
本実施の形態に係る太陽電池80の主要部は、図6に示すように、平面状に配列された複数の発電セル82と、これら発電セル82を被覆するように形成された封止層84と、封止層84上に積層されたガラス86と、ガラス86の表面に成膜された波長変換膜54とを有する。
サンプル1〜16に係る蛍光体微粒子について、XRDパターンを確認し、さらに、サンプル1〜16に係る蛍光体微粒子に各種励起波長の光を照射して測定した蛍光スペクトルの発光強度を確認した。また、原料へのZn、Mgの添加による内部量子効率の影響を確認した。
Baの原料としてBaCO3粉末(BAH07XB:高純度化学研究所製)、Snの原料としてSnO2粉末(SNO06PB:高純度化学研究所製)を準備し、これらの原料をプラズマ合成によって反応させてサンプル1に係る蛍光体微粒子を作製した。このサンプル1では、原料(Sn)1モルに対してZnを0.010モル%添加して蛍光体微粒子を作製した。プラズマ合成におけるZnのカチオンの添加方法は、以下のようにして実施した。すなわち、原料(Sn)1モルに対して指定モル比になるように、Zn(NO3)2・6H2O(ZNH09XAG:高純度化学研究所製)をエタノールに添加溶解させ、このエタノール溶液を用いて、上記のBaCO3粉末とSnO2粉末の粉砕混合を実施した。
Znを原料(Sn)1モルに対して0.020モル%添加したこと以外は、サンプル1と同様にして、サンプル2に係る蛍光体微粒子を作製した。
Znを原料(Sn)1モルに対して0.040モル%添加したこと以外は、サンプル1と同様にして、サンプル3に係る蛍光体微粒子を作製した。
Znを原料(Sn)1モルに対して0.200モル%添加したこと以外は、サンプル1と同様にして、サンプル4に係る蛍光体微粒子を作製した。
Znを原料(Sn)1モルに対して1.000モル%添加したこと以外は、サンプル1と同様にして、サンプル5に係る蛍光体微粒子を作製した。
Znを原料(Sn)1モルに対して4.000モル%添加したこと以外は、サンプル1と同様にして、サンプル6に係る蛍光体微粒子を作製した。
Znを原料(Sn)1モルに対して20.000モル%添加したこと以外は、サンプル1と同様にして、サンプル7に係る蛍光体微粒子を作製した。
Znを原料(Sn)1モルに対して40.000モル%添加したこと以外は、サンプル1と同様にして、サンプル8に係る蛍光体微粒子を作製した。
Ba及びSnを含む原料をプラズマ合成によって反応させてサンプル9に係る蛍光体微粒子を作製した。このサンプル9では、原料(Sn)1モルに対してMgを0.002モル%添加して蛍光体微粒子を作製した。プラズマ合成におけるMgのカチオンの添加方法は、以下のようにして実施した。すなわち、原料(Sn)1モルに対して指定モル比になるように、Mg(NO3)2・6H2O(MGH12XB:高純度化学研究所製)をエタノールに添加溶解させ、このエタノール溶液を用いて、上記のBaCO3粉末とSnO2粉末の粉砕混合を実施した。
Mgを原料(Sn)1モルに対して0.005モル%添加したこと以外は、サンプル9と同様にして、サンプル10に係る蛍光体微粒子を作製した。
Mgを原料(Sn)1モルに対して0.010モル%添加したこと以外は、サンプル9と同様にして、サンプル11に係る蛍光体微粒子を作製した。
Mgを原料(Sn)1モルに対して0.040モル%添加したこと以外は、サンプル9と同様にして、サンプル12に係る蛍光体微粒子を作製した。
Mgを原料(Sn)1モルに対して0.064モル%添加したこと以外は、サンプル9と同様にして、サンプル13に係る蛍光体微粒子を作製した。
Mgを原料(Sn)1モルに対して0.200モル%添加したこと以外は、サンプル9と同様にして、サンプル14に係る蛍光体微粒子を作製した。
Mgを原料(Sn)1モルに対して0.500モル%添加したこと以外は、サンプル9と同様にして、サンプル15に係る蛍光体微粒子を作製した。
Mgを原料(Sn)1モルに対して3.000モル%添加したこと以外は、サンプル9と同様にして、サンプル16に係る蛍光体微粒子を作製した。
(サンプル1)
代表的に、サンプル1に係る蛍光体微粒子のXRDパターンを図7Aに示す。このXRDパターンは、立方晶BaSnO3のXRDパターンとほぼ一致した。さらに、サンプル1に係る蛍光体微粒子のTEM微構造を図7Bに示す。図7Bからわかるように、粒子径が10〜40nm程度の蛍光体微粒子の生成が確認された。
サンプル2〜16についても、サンプル1と同様の結果(図7A及び図7B参照)を得た。
先ず、サンプル1〜3は、Znの含有量が蛍光X線スペクトルからFP法による検出限界以下であったため、次のようにして、Zn含有量を推定した。すなわち、図8Aに示すように、x軸に原料1モルに対するZnの添加量(モル%)、y軸にZn含有量(質量%)をとり、サンプル4〜8のプロットから最小二乗法にて直線の式を求めた。そして、この直線の式(y=0.2033x,R2=0.9993)から、サンプル1〜3のZnの添加量に対応するZnの含有量を求めた。
上述した直線の式から、サンプル1、2及び3のZnの含有量は、0.002質量%、0.004質量%及び0.008質量%であった。
サンプル4のZnの含有量は、得られた蛍光X線スペクトルからFP法に基づいたノンスタンダード分析による半定量分析結果では、0.030質量%であった。
サンプル5、6、7及び8のZnの含有量は、0.180質量%、0.800質量%、4.230質量%及び8.050質量%であった。
サンプル9及び10は、上述したサンプル1及び2と同様に、Mgの含有量が蛍光X線スペクトルからFP法による検出限界以下であったため、次のようにして、Mg含有量を推定した。すなわち、図8Bに示すように、x軸に原料1モルに対するMgの添加量(モル%)、y軸にMg含有量(質量%)をとり、サンプル11〜16のプロットから最小二乗法にて直線の式を求めた。そして、この直線の式(y=0.0835x,R2=0.9995)から、サンプル9及び10のMgの添加量に対応するMgの含有量を求めた。
上述した直線の式から、サンプル9及び10のMgの含有量は、0.0002質量%及び0.0004質量%であった。
サンプル11のMgの含有量は、得られた蛍光X線スペクトルからFP法に基づいたノンスタンダード分析による半定量分析結果では、0.0010質量%であった。
サンプル12、13、14、15及び16のMgの含有量は、0.0020質量%、0.0060質量%、0.0150質量%、0.0460質量%及び0.2500質量%であった。
(サンプル1)
サンプル1に係る蛍光体微粒子による試料(サンプル1に係る試料(SPECIMEN))について、分光蛍光光度計(日本分光社製、FP−8600)、φ60mm積分球を用いて内部量子効率を測定した。この内部量子効率の測定においては、サンプル1に係る試料に向けて励起光を照射した。励起光の波長を360nmとした。
サンプル1と同様にして、サンプル2〜8に係る蛍光体微粒子による試料について、それぞれ内部量子効率を測定したところ、上記表1に示すように、サンプル2は54%、サンプル3は59%、サンプル4は65%、サンプル5は66%、サンプル6は62%、サンプル7は53%、サンプル8は49%であった。
サンプル1と同様にして、サンプル9〜16に係る蛍光体微粒子による試料について、それぞれ内部量子効率を測定したところ、上記表2に示すように、サンプル9は51%、サンプル10は53%、サンプル11は59%、サンプル12は62%、サンプル13は61%、サンプル14は58%、サンプル15は52%、サンプル16は49%であった。
先ず、サンプル1〜8の結果に基づいて、Zn濃度(Znの含有量)に対する内部量子効率の変化をプロットし、Zn濃度に対する内部量子効率の変化を示す特性曲線を得た。その結果を図10に示す。
次に、サンプル9〜16の結果に基づいて、Mg濃度(Mgの含有量)に対する内部量子効率の変化をプロットし、Mg濃度に対する内部量子効率の変化を示す特性曲線を得た。その結果を図11に示す。
次に、実施例1〜10、比較例1及び2について、発電量の違いを確認した。また、実施例1〜10及び比較例2について、比較例1に対する発電量の向上分を確認した。
実施例1は、図6に示す太陽電池80と同様の構成を有する。すなわち、平面状に配列された複数の発電セル82と、これら発電セル82を被覆するように形成された封止層84と、封止層84上に積層されたガラス86と、ガラス86の表面に成膜された波長変換膜54とを有する。そして、波長変換膜54に含まれる蛍光体微粒子を以下のようにして作製した。すなわち、Ba及びSnを含む原料をプラズマ合成によって反応させ、上述したサンプル3と同様に、原料(Sn)1モルに対してZnを0.040モル%添加して作製した。蛍光体微粒子のZnの含有量は0.008質量%(推定値)である。
実施例2は、波長変換膜54に含まれる蛍光体微粒子を、上述したサンプル5と同様に、原料(Sn)1モルに対してZnを1.000モル%添加して作製したこと以外は、実施例1と同様にして実施例2に係る太陽電池を作製した。蛍光体微粒子のZnの含有量は0.180質量%である。
実施例3は、波長変換膜54に含まれる蛍光体微粒子を、上述したサンプル12と同様に、原料(Sn)1モルに対してMgを0.040モル%添加して作製したこと以外は、実施例1と同様にして実施例3に係る太陽電池を作製した。蛍光体微粒子のMgの含有量は0.0020質量%である。
実施例4は、波長変換膜54に含まれる蛍光体微粒子を、上述したサンプル14と同様に、原料(Sn)1モルに対してMgを0.200モル%添加して作製したこと以外は、実施例1と同様にして実施例4に係る太陽電池を作製した。蛍光体微粒子のMgの含有量は0.0150質量%である。
実施例5及び6は、波長変換膜54に含まれる蛍光体微粒子を以下のようにして作製した点以外は実施例2及び3と同様にして実施例5及び6に係る太陽電池を作製した。すなわち、Ba及びSnを含む原料をマイクロ波水熱合成によって反応させ、実施例5では、原料(Sn)1モルに対してZnを1.000モル%添加して蛍光体微粒子を作製し、実施例6では、原料(Sn)1モルに対してMgを0.040モル%添加して蛍光体微粒子を作製した。
実施例7及び8は、波長変換膜54に含まれる蛍光体微粒子を以下のようにして作製した点以外は実施例2及び3と同様にして実施例7及び8に係る太陽電池を作製した。すなわち、Ba及びSnを含む原料をチタン合金製容器を用いた超臨界水熱合成によって反応させ、実施例7では、原料(Sn)1モルに対してZnを1.000モル%添加して蛍光体微粒子を作製し、実施例8では、原料(Sn)1モルに対してMgを0.040モル%添加して蛍光体微粒子を作製した。
実施例9及び10は、波長変換膜54に含まれる蛍光体微粒子を以下のようにして作製した点以外は実施例2及び3と同様にして実施例9及び10に係る太陽電池を作製した。すなわち、Ba及びSnを含む原料を噴霧熱分解合成によって反応させ、実施例9では、原料(Sn)1モルに対してZnを1.000モル%添加して蛍光体微粒子を作製し、実施例10では、原料(Sn)1モルに対してMgを0.040モル%添加して蛍光体微粒子を作製した。
比較例1は、図12に示すように、平面状に配列された複数の発電セル82と、これら発電セル82上に積層された封止層84と、封止層84上に積層されたガラス86とを有する。
比較例2は、波長変換膜54に含まれる蛍光体微粒子を、Zn及びMgを添加せずに作製したこと以外は、実施例1と同様にして比較例2に係る太陽電池を作製した。
実施例1〜10、比較例1及び2の内訳及び発電量(mW/cm2)、並びに実施例1〜10及び比較例2の向上分(%)を下記表7に示す。向上分は、例えば実施例1では、(実施例1の発電量−比較例1の発電量)/比較例1の発電量で算出した。
Claims (18)
- BaSnO3:Znで表されるペロブスカイト型構造を有する蛍光体微粒子であって、Zn(亜鉛)の含有量が0.0質量%より多く、8.0質量%未満であり、内部量子効率が50%以上であることを特徴とする蛍光体微粒子。
- BaSnO3:Mgで表されるペロブスカイト型構造を有する蛍光体微粒子であって、Mg(マグネシウム)の含有量が0.0質量%より多く、0.1質量%未満であることを特徴とする蛍光体微粒子。
- 請求項1又は2記載の蛍光体微粒子において、
粒子径が100nm以下であることを特徴とする蛍光体微粒子。 - BaSnO3:Znで表されるペロブスカイト型構造を有し、内部量子効率が50%以上である蛍光体微粒子の製造方法であって、
Ba(バリウム)、Sn(スズ)及びZn(亜鉛)を含む原料を用い、これらを反応させて蛍光体微粒子を得る反応工程を有し、
SnとBaとが等モル、Znが原料(Sn)1モルに対して0.000モル%より多く、40.262モル%未満となるように調整することを特徴とする蛍光体微粒子の製造方法。 - BaSnO3:Mgで表されるペロブスカイト型構造を有する蛍光体微粒子の製造方法であって、
Ba(バリウム)、Sn(スズ)及びMg(マグネシウム)を含む原料を用い、これらを反応させて蛍光体微粒子を得る反応工程を有し、
SnとBaとが等モル、Mgが原料(Sn)1モルに対して0.000モル%より多く、1.198モル%未満となるように調整することを特徴とする蛍光体微粒子の製造方法。 - 請求項4又は5記載の蛍光体微粒子の製造方法において、
前記反応工程でプラズマ合成を行うことを特徴とする蛍光体微粒子の製造方法。 - 請求項4又は5記載の蛍光体微粒子の製造方法において、

- 請求項1〜3のいずれか1項に記載の蛍光体微粒子を含み、紫外線領域の光(56)を赤外線領域の光(58)に変換することを特徴とする波長変換膜(54)。
- 請求項1〜3のいずれか1項に記載の蛍光体微粒子を液相に分散させ、塗布方法により作製したことを特徴とする波長変換膜(54)。
- 請求項12記載の波長変換膜(54)において、
前記液相がシロキサン結合を生成する化合物を含み、前記蛍光体微粒子を取り込みつつ硬化してなることを特徴とする波長変換膜(54)。 - 基板(72)と、
