Description
本発明の実施の形態における波長変換デバイスについて、図1乃至7を参照して以下説明する。図1に、本実施の形態の波長変換デバイスの構造を示す。波長変換デバイス1は、透明で200nm以上の紫外線を透過する基板2と、ペロブスカイト型酸化物蛍光体のナノ粒子を含有する波長変換層3とを備える。基板2は、合成石英基板を用いた。波長変換層3は、ぺロブスカイト型酸化物蛍光体ナノ粒子が分散・塗布された構造である。基板2の、波長変換層3側とは反対側から、波長400nm以下、例えば波長300nm以上400nm以下の紫外線Aを基板2に照射し、その紫外線が基板2を透過し、ぺロブスカイト型酸化物蛍光体ナノ粒子に照射される。この紫外線が照射されたぺロブスカイト型酸化物蛍光体ナノ粒子は600nm以上の赤色蛍光Bを示すことによって、波長変換デバイスは波長変換を行う。
まず、本実施の形態の波長変換層3に用いるナノ粒子について説明する。本実施の形態ぺロブスカイト型酸化物蛍光体ナノ粒子は(Ca0.6Sr0.4)0.997Pr0.002TiO3の組成を有している。蛍光体ナノ粒子の製造にあたり、超臨界水熱法を用いた。
なお、(Ca0.6Sr0.4)0.997Pr0.002TiO3において、(Ca0.6Sr0.4)が0.997に対してPrが0.002である理由について以下説明する。(Ca、Sr)の元素の価数は+2価、Prの価数は3価、ぺロブスカイト型酸化物の化学式はABO3で酸素の数を丁度3.0にして電気的中性条件を満たすために、Pr0.002として、酸素量が3.0としている。(Ca、Sr)内総置換価数:2価×0.003=0.006、Prの総置換価数3価×0.002=0.006となり、これにより、置換前後の価数変化がなく、電気的中性条件が満たされる。
まず、化学量論比に調整したSr(NO3)3、Ca(NO3)2、TiO2およびPr(NO3)3混合塩水溶液を出発原料とし、流通式反応装置を用いて合成温度を200〜400℃、反応圧力30MPa、反応時間5−12秒で反応させた。詳しく述べると、温度200℃、300℃、400℃および反応時間5、8、10、12秒で行ったところ、ほぼ同じ結果であった。粒子径で100nm以下のサイズのぺロブスカイト型酸化物蛍光体ナノ粒子が合成できる。下限の平均粒子径は5nmであった。
溶液塗布法によって、低コストで大面積に一様に固体基板上にナノ粒子を分散させるために、その準備として、ナノ粒子の溶液を作製した。まず、上記ナノ粒子の作製工程で得られたナノ粒子は平均粒子径10nmであった。0.02gを2mLのエタノールと混合し、その溶液を超音波中で15分間以上保持して溶液中に分散させた。この後、沈殿がないことを目視で確認した。次に遠心分離器でナノ粒子をエタノールから分離する。次に再びナノ粒子とエタノールを混合し、超音波中で分散させる。これによって沈殿がないことを目視で確認した。なお、分散、分離を複数回繰り返すことにより長い時間にわたって沈殿しない溶液ができる。この溶液はエタノール、n−プロピルアルコール、イソプロピルアルコール、メタノール、ブタノール、酢酸を用いても同様の作製プロセスで溶液中に分散することができる。
短冊形の合成石英基板(37mm×10mm×0.5mm(厚み))上にスピンコート法で塗布を行った。合成石英基板は、透明で200nm以上の紫外線を透過する。上記ナノ粒子溶液の作製工程により作製したナノ粒子エタノール溶液0.002mLを、マイクロピペットで短冊形の合成石英基板上に滴下する。その後、スピンコートを行った。スピンコートの条件は、まず、500rpmで5秒、次に2000rpmで10秒、引き続き4000rpmで5秒の3段階の連続で行った。波長変換層の膜厚は、1000nmであった。
図2に、作製した波長変換デバイスのX線回折結果を示す。図2において、横軸が30度から40度までの2θであり、縦軸がX線の回折強度である。33度近傍にピークが出現しているのが分かる。このピークはナノ粒子材料である(Ca0.6Sr0.4)0.997Pr0.002TiO3の(113)の回折ピークである。この結果から、スピンコート後のナノ粒子が結晶性を有していることが分かる。次に、本実施の形態と比較例とを対比して説明する。
一般的に酸化物は溶液中に分散された際、溶液中では、溶液からダメージを受け非結晶になると考えられている。例えば固相反応法で作製した(Ca0.6Sr0.4)0.997Pr0.002TiO3粉末を溶液中に分散させ、本実施の形態と同じ方法によってスピンコートするとX線回折の結果は非晶質性を示す。
比較例に対して、本実施の形態で作製したナノ粒子を塗布・形成した場合は、結晶性を示すことが分かった。これは、超臨界水熱法で作製されたナノ粒子が極めて優れた結晶性を有しているため、エタノールなどの溶液中でダメージは受けるものの100%のダメージではなく、完全に非晶質になるわけではないことが分かる。
図1の構造の波長変換デバイスにおいて、波長300nm以上800nmの光が基板2および波長変換層3である薄膜を透過するかどうかについて調査するため、大気の透過率を100%としたときの透過率測定を行った。
図3に、測定結果を示す。横軸が波長、縦軸が得られた透過率である。実線(図中の上側の線)は、合成石英基板のみの場合であり、破線(図中の下側の線)は、蛍光体ナノ粒子が片側に塗布された合成石英基板の場合であり、本実施の形態の波長変換デバイスの場合である。合成石英基板の透過率は、波長300nm、500nm、700nmの場合、それぞれ84%、85%、85%である。また、蛍光体ナノ粒子が片側に塗布された合成石英基板の透過率は、波長300nm、500nm、700nmの場合、それぞれ82%、83%、83%である。この結果から、スピンコートで塗布された蛍光体ナノ粒子による透過率の減衰は、各波長で2%であり、蛍光体ナノ粒子が塗布された波長変換層の透過率は、波長300nm以上800nm以下の範囲で約98%であることが分かり、光の透過に優れていることが分かった。このことから、ナノ粒子を含む波長変換層は、透過率が90%以上であることが好ましい。
図4に、本実施の形態の、蛍光体ナノ粒子が片側に塗布された合成石英基板の実体顕微鏡写真を示す。図中の指標は200μmである。図4の写真では個々のナノ粒子は確認できないが、基板上に一様に分散されていることが分かる。
本実施の形態では、スピンコートによって固体基板上にナノ粒子を分散させたが、溶液を用いた塗布法や、スパッタリング法などの気相成長でも同様の結果が得られる。本実施の形態ではバインダーを使用していないが、セルロース等のバインダーを使用してもよい。
波長変換デバイスの紫外線励起による蛍光特性を調べた。図5に、その測定結果を示す。図中、PLEは612nmの赤色蛍光特性を得るにはどの紫外線領域の波長で励起するのが好適であるかを示し、PLはそのときの赤色蛍光特性を示す。デバイス作製後のナノ粒子において、波長610nm近傍にピークが確認された。これは、Pr3+イオンの1D2→3H4であり、色純度の高い赤色であることが分かる。波長200nmから400nmのPLEのスペクトルから波長220nm以上370nmの範囲で励起スペクトルを有していることが分かり、この範囲の紫外線によって、612nmの赤色スペクトルを発光させることができることが分かる。
超臨界水熱法によってどのような形状やサイズの蛍光体ナノ粒子が成長しているのかを調べるために、透過型電子顕微鏡(TEM)によって観察を行った。図6と図7に、観察結果のTEM像を示す。図6では、個々の蛍光体ナノ粒子が全て独立しているのではなく、蛍光体ナノ粒子がある程度の個数で凝集しているのが分かる。図7に、図6中の矢印で示している典型的な単一の蛍光体ナノ粒子を拡大した顕微鏡写真を示す。図7によれば、蛍光体ナノ粒子の大きさは約10nmであり、立方体である。結晶が連続的に規則正しく整列しているのが分かる。この結果、蛍光体ナノ粒子は単結晶であることが分かる。このため高結晶性を有し、エタノールなどの溶液中でも100%ダメージを受けないため非結晶にならずに、結晶性を保持していた結果である。

- 亜臨界ないし超臨界状態の水中で水熱反応により、(CaxSr1-X)(但し0.1≦x≦1.0)に対してPrの置換量が0.0005以上0.05以下である(Ca,Sr)TiO3:Pr3+で表されるペロブスカイト型酸化物蛍光体のナノ粒子を作製し、
単結晶の該ナノ粒子を含む、厚さが300nm以上1000nm以下で透過率が90%以上の膜を、少なくとも300nm以上の波長の紫外線を透過する基板上に、塗布することにより、紫外線光を赤色光に変換する波長変換層を形成することを特徴とする波長変換デバイスの製造方法。 - 紫外線を透過する基板と該基板上の波長変換層とを備え、
該波長変換層は、(CaxSr1-X)(但し0.1≦x≦1.0)に対してPrの置換量が0.0005以上0.05以下である(Ca,Sr)TiO3:Pr3+で表されるペロブスカイト型酸化物蛍光体の単結晶のナノ粒子を含む塗布層で、厚さが300nm以上1000nm以下で透過率が90%以上の層であり、
前記基板側から入射されて前記基板を透過した少なくとも300nm以上400nm以下の紫外線が、前記ペロブスカイト型酸化物蛍光体のナノ粒子に照射されることにより赤色蛍光を発光することを特徴とする波長変換デバイス。
