 表面に酸化皮膜を有する半田粒子等の金属粒子を異方性導電接続用の導電粒子とする異方性導電フィルムは、絶縁フィルム内に金属粒子を備え、金属粒子が平面視で規則配列されているものである。金属粒子の異方性導電フィルム表面側端部又は異方性導電フィルム裏面側端部の少なくともいずれか一方の端部には、フラックスが接触もしくは近接するように配置されている。好ましい金属粒子は半田粒子である。絶縁フィルムが2層構造となっており、その層間に金属粒子が配置されていることが好ましい。

Description

異方性導電フィルム、その製造方法及び接続構造体
 本発明は、金属粒子とフラックスとがフィルム内で接触もしくは近接して存在している異方性導電フィルムに関する。
 ICチップを基板に実装する際に、樹脂コアの表面にニッケル/金メッキ層が形成された導電粒子等を絶縁性接着剤組成物に分散させた異方性導電フィルムを使用することが提案されている(特許文献1)。この場合、導電粒子がICチップの端子と基板の端子との間で潰れて、もしくは導電粒子がそれぞれの端子に食い込んで導通を確保し、絶縁性接着剤組成物がICチップと基板と導電粒子とを固定している。
 しかしながら、導電粒子がICチップの端子や基板の端子との間で金属結合を形成していないため、ICチップを基板に異方性導電フィルムを用いて接続して得た接続構造体を高温高圧もしくは高温高湿環境下に保管した場合には、導通信頼性が低下するというに問題があった。
 そこで、異方性導電フィルムの導電粒子として、ICチップの端子材料として汎用されている銅やアルミニウム等の金属に比べて比較的低温で銅等と金属結合を形成する半田粒子を採用することが考えられている。

 ところで、半田で端子間を接続する場合、半田表面の酸化皮膜を除去するためにフラックスの使用が一般に不可欠となっている。このため、半田粒子の表面をフラックスで被覆することが考えられるが、フラックスで被覆された半田粒子は絶縁性接着剤組成物中で凝集し易い。このため、そのような半田粒子を異方性導電接続用の粒子として含有する異方性導電フィルムを使用して異方性導電接続した場合には、ショートが発生し易いという問題があった。また、絶縁性接着剤組成物中にフラックスを相溶もしくは分散させることも考えられるが、半田粒子の表面を意図したレベルにまで清浄化するためには、多量のフラックスを絶縁性接着剤組成物に配合しなければならず、かえってフラックスによる端子の腐食が進行してしまうという問題があった。この問題は、酸化皮膜が形成される金属粒子を異方性導電接続用の導電粒子として含有する異方性導電フィルムにも同様に生ずる。
 本発明の目的は、以上の従来の技術の問題点を解決することであり、表面に酸化皮膜を有する半田粒子等の金属粒子を異方性導電接続用の導電粒子とする異方性導電フィルムにおいて、ショートの発生を抑制できるようにし、しかも高い導通信頼性を実現できるようにすることである。
 本発明者らは、表面に酸化皮膜を有する半田粒子等の金属粒子を異方性導電接続用の導電粒子とする異方性導電フィルムにおいて、ショートの発生を抑制するためには、金属粒子を絶縁性接着剤組成物中にランダムに分散させるのではなく、異方性導電フィルムを平面視したときに規則配列させればよいこと、高い導通信頼性を実現するためには、フィルム中においてフラックスを金属粒子に接触もしくは近接するように存在せしめればよいことを見出し、本発明を完成させるに至った。
 即ち、本発明は、絶縁フィルム内に金属粒子を備えた異方性導電フィルムであって、平面視において金属粒子が規則配列されており、金属粒子の異方性導電フィルム表面側端部又は異方性導電フィルム裏面側端部の少なくともいずれか一方の端部にフラックスが接触もしくは近接するように配置されている異方性導電フィルムを提供する。
 また、本発明は、上述の異方性導電フィルムの製造方法であって、以下の工程(A)~(C):
(A)規則配列された凹部を有する転写型の当該凹部の少なくとも底部にフラックスを配置する工程;
(B)フラックスが配置された凹部に金属粒子を配置する工程;及び
(C)金属粒子が配置された転写型の凹部側より絶縁フィルムを当接させて加熱加圧して絶縁フィルムに金属粒子を転写する工程;
を有する製造方法を提供する。この製造方法は、好ましくは、更に工程(D)
(D)金属粒子が転写された絶縁フィルムの金属粒子転写面に、別の絶縁フィルムを熱圧着する工程
を有する。
 また、本発明は、上述の異方性導電フィルムの別の製造方法であって、以下の工程(a)~(d):

(c)転写型のフラックス配置面側より絶縁フィルムを当接させて加熱加圧して絶縁フィルムに金属粒子を転写する工程;及び
(d)金属粒子が転写された絶縁フィルムの金属粒子転写面に、別の絶縁フィルムを熱圧着する工程;
を有する。
 更に、本発明は、第1の電子部品の端子と第2の電子部品の端子との間に配置された、前述の異方性導電フィルムを配置し、加熱加圧することにより第1の電子部品と第2の電子部品とが異方性導電接続された接続構造体を提供する。
 絶縁フィルム内に金属粒子を備えた本発明の異方性導電フィルムは、平面視において金属粒子が規則配列されているので、異方性導電接続に適用した場合にショートの発生を抑制することができる。また、金属粒子の異方性導電フィルム表面側端部又は異方性導電フィルム裏面側端部の少なくともいずれか一方の端部にフラックスが接触もしくは近接するように配置されているので、異方性導電接続の際に金属粒子表面の酸化皮膜を除去することができ、高い導通信頼性を実現することができる。

<異方性導電フィルム>
 以下、本発明の具体例を図面を参照しながら説明する。
 図1A、1B、1Cに示すように、本発明の異方性導電フィルム10は、絶縁フィルム1内に金属粒子2を備えた異方性導電フィルムである。図示はしないが、金属粒子は、平面視において規則配列している。ここで、規則配列は、規則的に配列されている限り特に限定されないが、好ましくは斜方格子配列、六方格子配列、正方格子配列、矩形格子配列、平行体格子配列が挙げられる。中でも、最密充填可能な六方格子配列が好ましい。
 絶縁フィルム1としては、従来公知の異方性導電フィルムに採用されている絶縁フィルムの中から適宜選択して使用することができる。たとえば、熱可塑性アクリル系あるいはエポキシ系樹脂フィルム、熱硬化あるいは光硬化アクリル系あるいはエポキシ系樹脂フィルムなどが挙げられる。このような絶縁フィルムの厚みは、通常10~40μm厚である。また、絶縁フィルム1は、少なくとも異方性導電フィルムの状態でフィルムとなっていればよく、その製造時に高粘度液体であってもよい。
 さらに、絶縁フィルム1には、必要に応じてシリカ微粒子、アルミナ、水酸化アルミ等の絶縁性フィラーを加えても良い。絶縁性フィラーの大きさは、平均粒子径0.01~8μmが好ましい。絶縁性フィラーの配合量は、絶縁フィルムを形成する樹脂100質量部に対して3~40質量部とすることが好ましい。これにより、異方性導電接続後の導通信頼性を確保しやすくなる。
 金属粒子2としては、異方性導電フィルムにおいて異方性導電接続用の金属粒子として利用されているものであって、表面に酸化皮膜が形成されるものの中から適宜選択して使用することができる。中でも、画像型の粒度分布計により測定した場合の平均粒子径が10~40μmの半田粒子を好ましく挙げることができる。
 本発明の異方性導電フィルムにおいては、金属粒子の異方性導電フィルム表面側端部又は異方性導電フィルム裏面側端部の少なくともいずれか一方の端部にフラックス3が接触もしくは近接するように配置されている。たとえば、図1Aに示す態様では、金属粒子2の異方性導電フィルム表面側端部2aにフラックス3が接触するように配置されている。図1Bに示す態様では、金属粒子2の異方性導電フィルム裏面側端部2bにフラックス3が接触するように配置されている。図1Cに示す態様では、金属粒子2の異方性導電フィルム表面側端部2aと異方性導電フィルム裏面側端部2bのそれぞれにフラックス3が接触するように配置されている。これらのように、金属粒子2とフラックス3とが接触していると、異方性導電接続の際の熱でフラックス3により金属粒子2の表面の酸化皮膜が除去され、金属粒子2と接続されるべき端子との間で金属結合が形成される。
 金属粒子2とフラックス3とが近接している程度は、それらの離間している最短距離が2μm未満であることを意味している。これ以上離間すると、異方性導電接続の際に両者の接触が妨げられることが懸念される。
 金属粒子2とフラックス3とを近接して配置する手法としては、例えばフラックスと絶縁性フィラーを混合することにより行うことができる。これは、絶縁性フィラーが金属粒子2とフラックス3とを離隔させるスペーサーとして機能するからである。このような絶縁性フィラーとしては、平均一次粒子径が1~1000nmのヒュームドシリカなどを挙げることができる。
 なお、金属粒子2とそれに接触もしくは近接するフラックス3との量的関係は、金属粒子2の平均粒子径に対し、フラックス3の厚みは0.001~0.4倍以下である。この範囲であれば、金属粒子2の表面を清浄化でき、しかも異方性導電接続物の腐食を生じることもない。
 金属粒子2にフラックス3を接触もしくは近接して配置する場合、フラックスを溶媒中に希釈(好ましい希釈倍率:溶媒に対して0.1~40wt%)したものを、後述するように、転写型もしくは金属粒子が付着した絶縁フィルムに公知の塗布法により塗布し、必要により乾燥すればよい。
 また、フラックス3は、異方性導電接続の際の加熱条件下で金属粒子2の表面の酸化皮膜を除去するものである。このようなフラックス3としては、金属粒子2の材料に応じた公知のフラックスを適用することができる。
 なお、図1A~図1Cの態様では、金属粒子2は絶縁フィルム1の表面乃至は裏面から離隔して存在しているが、絶縁フィルム1の表面又は裏面に露出していてもよい。例えば図1Aの態様は、図2Aに示すように、金属粒子2の端部2aの反対側の端部が絶縁フィルム1の裏面に露出するように変形してもよい。この場合、フラックス3が端部2aに接触するように配置される。図1Bの態様は、図2Bのように、端部2bに接触するように配置されたフラックス3が露出するように変形してもよい。図1Cの態様は、図2Cのように変形してもよい。
 図1A~図1C及び図2A~図2Cにおいては、絶縁フィルム1は単層であったが、図3のように、絶縁フィルム1を2層構造(1aと1b)とし、それらの層間に金属粒子2を配置してもよい。このような2層構造とすると、製造上の自由度を拡大することができる。
 また、図4に示すように、本発明の異方性導電フィルム10は、金属粒子2の表面の一部が、フラックス3と接触していない態様も包含する。図4では、金属粒子2のフラックス3と接触していない表面部分がフィルムの側面方向に向いているが、フィルムの表面側に向いていてもよく、裏面側に向いていてもよい。特に、図5に示すように、金属粒子2のフラックス3と接触していない表面部分が、フラックスと接触している金属粒子の表面部分の反対側に配置されていることが好ましい。
 また、図6に示すように、本発明の異方性導電フィルム10の面方向において、隣接する金属粒子2間にフラックス3が配置されていてもよい。このような異方性導電フィルム10は、異方性導電接続の際には、隣接する金属粒子2間に配置されているフラックス3が金属粒子2に引き寄せられるので、十分な量のフラックスで金属粒子表面を清浄化することができ、しかも2層構造の絶縁フィルムの層間剥離も生じない。この場合、金属粒子2の異方性導電フィルム表面側端部2a又は異方性導電フィルム裏面側端部2bの少なくともいずれか一方の端部に配置された単位面積当たりのフラックス量が、隣接する金属粒子2間に配置された単位面積当たりのフラックス量よりも大であることが好ましい。
<異方性導電フィルムの製造方法>
 本発明の異方性導電フィルムは、以下の工程(A)~(C)を有する製造方法により製造することができる。
(工程(A))
 まず、図7A~図7Cに示すように、規則配列された凹部50を有する転写型100の当該凹部50の少なくとも底部にフラックス3を配置する。具体的には、図7Aに示すように、凹部50の底部だけにフラックス3を配置してよく、図7Bに示すように、凹部50の底部を含む内壁面全体にフラックス3を配置してもよい。また、図7Cに示すように、凹部50の底部と、転写体100の隣接凹部50間の表面とにフラックス3を配置してもよい。図7Cの場合、凹部50の底部の単位面積当たりのフラックス量が、隣接凹部50間の表面の単位面積当たりのフラックス量より大とすることが好ましい。
 転写型100としては、公知の手法を利用して作成したものを採用することができる。例えば、金属プレートを加工して原盤を作成し、それに硬化性樹脂組成物を塗布し、硬化させて作成することができる。具体的には、平坦な金属板を切削加工して、凹部に対応した凸部を形成した転写型原盤も作成し、この原盤の凸部形成面に転写型を構成する硬化性樹脂組成物を塗布し、硬化させた後、原盤から引き離すことにより転写型が得られる。
 また、凹部50の少なくとも底部にフラックス3を配置する手法としては、公知の手法を採用することができ、例えば、スクリーン印刷法によりフラックスを転写型の全面に塗布し、必要により最表面のフラックスをブレードで掻き取ればよい。
(工程(B))
 次に、図8A~図8Cに示すように、フラックス3が配置された凹部50に金属粒子2を配置する。金属粒子2を配置する手法としては、公知の手法を採用することができる。例えば、転写型の表面に金属粒子を散布し、凹部以外の転写型表面に存在する金属粒子をエアブローやブレードで除去すればよい。また、マイクロディスペンサーにより凹部に金属粒子を一個ずつ供給してもよい。
 なお、図8Aに示すように転写型の凹部に金属粒子を供給した後、図8Dに示すように、工程の手法を利用して金属粒子2の表面にフラックス3を配置してもよい。
(工程(C))
 次に、図9A~図9Dに示すように、金属粒子2が配置された図8A~図8Dの転写型100(図8A~図8D)の凹部50側より絶縁フィルム1を当接させて加熱加圧して絶縁フィルム1に金属粒子2を転写する。この状態で、絶縁フィルム1をロールに巻き締めれば、図9Aの態様からは、図10Aの異方性導電フィルム10が得られ、図9Bの態様からは、図10Bの異方性導電フィルム10が得られ、図9Cの態様からは、図10Cの異方性導電フィルム10が得られ、そして図9Dの態様からは、図10Dの異方性導電フィルム10が得られる。
 また、本発明の製造方法では、絶縁フィルムを2層構造とするために、更に以下の工程(D)を有することが好ましい。
(工程(D))
 即ち、金属粒子が転写された絶縁フィルム(図9A~図9D)の金属粒子転写面に、別の絶縁フィルムを熱圧着することにより、図9Aの態様からは、2層構造の絶縁フィルム1(1aと1b)を有する図11Aの異方性導電フィルム10が得られ、図9Bの態様からは、2層構造の絶縁フィルム1(1aと1b)を有する図11Bの異方性導電フィルム10が得られ、図9Cの態様からは、2層構造の絶縁フィルム1(1aと1b)を有する図11Cの異方性導電フィルム10が得られ、そして図9Dの態様からは、2層構造の絶縁フィルム1(1aと1b)を有する図11Dの異方性導電フィルム10が得られる。
 また、本発明の異方性導電フィルムは、以下の工程(a)~(c)を有する別の製造方法により製造することもできる。
(工程(a))
 まず、図12Aに示すように、規則配列された凹部50を有する転写型200の当該凹部50に金属粒子2を配置する。
(工程(b))
 次に、図12Bに示すように、転写型200の金属粒子2が配置された凹部形成面にフラックス3を配置する。
(工程(c))
 次に、図12Cに示すように、金属粒子2が配置された転写型200の凹部50側より絶縁フィルム1aを当接させて加熱加圧して絶縁フィルム1aにフラックス3と共に金属粒子2を転写する。
(工程(d))
 次に、図12Dに示すように、金属粒子2が転写された絶縁フィルム1aの金属粒子転写面に、別の絶縁フィルム1bを熱圧着する。これにより、2層構造の絶縁フィルム1aと別の絶縁フィルム1bとの層間にフラックス3が配置された異方性導電フィルム10が得られる。
<接続構造体>
 本発明の異方性導電フィルムは、ICチップ、半導体ウエハ等の第1の電子部品の端子と、配線基板や半道体ウエハ等の第2の電子部品の端子との間に配置され、加熱加圧することにより第1の電子部品と第2の電子部品とが異方性導電接続された接続構造体の製造に有用である。このような接続構造体も本発明の一態様である。
 以下、本発明を実施例により具体的に説明する。
  実施例1
 厚さ2mmのニッケルプレートを用意し、四方格子パターンで円柱状の凸部(外径25μm、高さ20μm)を形成し、転写体原盤とした。隣接凸部中心間距離は40μmであった。従って、凸部の密度は625個/mmであった。
 得られた転写体原盤に、フェノキシ樹脂(YP-50、新日鉄住金化学(株))60質量部、アクリレート樹脂(M208、東亞合成(株))29質量部、光重合開始剤(IRGACURE184、BASFジャパン(株))2質量部を含有する光重合性樹脂組成物を、乾燥厚みが30μmとなるように塗布し、80℃で5分間乾燥後、高圧水銀ランプにて1000mJ光照射することにより転写体を作成した。
 転写型原盤から引き剥がした転写型に、スキージを用いてトルエンで5wt%に希釈したフラックス(ESR-250T4、千住金属工業(株))を塗布し、乾燥後に凹部内のフラックス厚みが1μmになるようにし、転写型の表面のフラックスを掻き取った。
 この転写型に対し、平均粒子径20μmの半田粒子(微粉半田粉、三井金属鉱業(株))を散布した後、エアブローすることにより凹部に半田粒子を充填した。
 導電粒子が付着した転写型の半田粒子付着面に対し、厚さ20μmの絶縁フィルム(フェノキシ樹脂(YP-50、新日鉄住金化学(株))60質量部、エポキシ樹脂(jER828、三菱化学(株))40質量部、及びカチオン系硬化剤(SI-60L、三新化学工業(株))2質量部からなるフィルム)を載せ、温度50℃、圧力0.5MPaで押圧することにより、絶縁フィルムに半田粒子を転写させた。
 得られた絶縁フィルムの半田粒子転着面に、別の厚さ5μmの絶縁フィルム(フェノキシ樹脂(YP-50、新日鉄住金化学(株))60質量部、エポキシ樹脂(jER828、三菱化学(株))40質量部、及びカチオン系硬化剤(SI-60L、三新化学工業(株))2質量部からなるフィルム)を重ね、温度60℃、圧力2MPaで積層し、異方性導電フィルムを得た。
  実施例2
 実施例1と同様の転写型を用意し、この転写型に対し、平均粒子径20μmの半田粒子(微粉半田粉、三井金属鉱業(株))を散布した後、エアブロアすることにより凹部に半田粒子を充填した。
 半田粒子が充填された転写型の表面に、スキージを用いてトルエンで20wt%に希釈したフラックス(ESR-250T4、千住金属工業(株))を乾燥後のフラックス厚みが1μmになるように塗布した。
 このフラックス面に対し、厚さ20μmの絶縁フィルム(フェノキシ樹脂(YP-50、新日鉄住金化学(株))60質量部、エポキシ樹脂(jER828、三菱化学(株))40質量部、及びカチオン系硬化剤(SI-60L、三新化学工業(株))2質量部からなるフィルム)を載せ、温度50℃、圧力0.5MPaで押圧することにより、絶縁フィルムに半田粒子を転着させた。
 得られた絶縁フィルムの半田粒子転着面に、別の厚さ5μmの絶縁フィルム(フェノキシ樹脂(YP-50、新日鉄住金化学(株))60質量部、エポキシ樹脂(jER828、三菱化学(株))40質量部、及びカチオン系硬化剤(SI-60L、三新化学工業(株))2質量部からなるフィルム)を重ね、温度60℃、圧力2MPaで積層し、異方性導電フィルムを得た。
  比較例1
 フラックスを使用しないこと以外は、実施例1を繰り返すことにより異方性導電フィルムを得た。
  実施例3
 実施例1と同様の転写型を用意し、実施例1と同様に転写型の凹部の底部にフラックスを配した後、その凹部に半田粒子を充填した。この転写型の表面に、再度、スキージを用いてトルエンで5wt%に希釈したフラックス(ESR-250T4、千住金属工業(株))を塗布した。その後、実施例1と同様の操作を繰り返すことにより異方性導電フィルムを得た。フラックスの乾燥後の塗布厚は、半田粒子のフィルム界面側の端部では1μmであり、半田粒子間では1μm未満であった。
  実施例4
 実施例1においてトルエンによるフラックス(ESR-250T4、千住金属工業(株))の希釈を5wt%から10wt%に変更し、乾燥後の塗布厚を2μmにしたこと以外は、実施例1を繰り返すことにより異方性導電フィルムを得た。
(評価)
 得られた異方性導電フィルムを用いて、100μm×100μm×15μm(高さ)のサイズの金バンプが形成されたテスト用ICチップを、IC実装用ガラスエポキシ基板(材質:FR4)に、温度180℃、圧力40mPa、加熱加圧時間20秒という条件で異方性導電接続し、接続構造体を得た。得られた接続構造体について、初期導通抵抗値、プレッシャークッカーテスト(PCT)(試験条件:温度121℃、圧力2atmの環境下に200時間放置)後の導通抵抗値、及び高温高湿バイアス試験(試験条件:温度85℃、湿度85%の環境下で50v印可)後の導通抵抗値を測定した。得られた結果を表1に示す。
 なお、実用的には、初期導通抵抗値は1Ω未満であることが必要であり、PCT後並びに高温高湿バイアス試験後の導通抵抗値は15Ω未満であることが必要である。

 表1からわかるように、実施例1~4の異方性導電フィルムは、半田粒子とフラックスとがフィルム中で接触配置されているので、いずれの評価項目についても良好な結果が得られた。それに対し、比較例1では、半田粒子とフラックスとがフィルム中で接触配置されていないので、PCT試験後と高温高湿バイアス試験後には導通抵抗値が大きく上昇してしまった。
  実施例5
 半田粒子が転写される厚さ20μmの絶縁フィルムとして、フェノキシ樹脂(YP-50、新日鉄住金化学(株))60質量部、エポキシ樹脂(jER828、三菱化学(株))40質量部、フュームドシリカ(R200、日本アエロジル(株))10質量部、及びカチオン系硬化剤(SI-60L、三新化学工業(株))2質量部からなるフィルムを使用すること以外、実施例1の操作を繰り返すことにより、異方性導電フィルムを得た。得られた異方性導電フィルムは、実施例1の異方性導電フィルムと同様に、いずれの評価項目についても良好な結果が得られた。
 本発明の異方性導電フィルムは、それを用いて異方性導電接続して得た接続構造体におけるショートの発生を抑制し、しかも初期導通抵抗値のみならず、PCT後及び高温高湿バイアス試験後の導通抵抗値を低くおさえることができるので、ICチップを配線基板に実装する際等に有用である。

Claims (12)

  1.  絶縁フィルム内に金属粒子を備えた異方性導電フィルムであって、平面視において金属粒子が規則配列されており、金属粒子の異方性導電フィルム表面側端部又は異方性導電フィルム裏面側端部の少なくともいずれか一方の端部にフラックスが接触もしくは近接するように配置されている異方性導電フィルム。
  2.  金属粒子が、半田粒子である請求項1記載の異方性導電フィルム。
  3.  絶縁フィルムが2層構造となっており、その層間に金属粒子が配置されている請求項1又は2記載の異方性導電フィルム。
  4.  金属粒子の表面の一部が、フラックスと接触していない請求項1~3のいずれかに記載の異方性導電フィルム。
  5.  金属粒子のフラックスと接触していない表面部分が、金属粒子のフラックスと接触している表面部分の反対側に配置されている請求項1~4のいずれかに記載の異方性導電フィルム。
  6.  異方性導電フィルムの面方向において、隣接する金属粒子間にフラックスが配置されている請求項1~5のいずれかに記載の異方性導電フィルム。
  7.  隣接する金属粒子間に配置されたフラックスが、2層構造の絶縁フィルムの層間に配置されている請求項6記載の異方性導電フィルム。
  8.  金属粒子の異方性導電フィルム表面側端部又は異方性導電フィルム裏面側端部の少なくともいずれか一方の端部に配置された単位面積当たりのフラックス量が、隣接する金属粒子間に配置された単位面積当たりのフラックス量よりも大である請求項6又は7記載の異方性導電フィルム。
  9.  請求項1記載の異方性導電フィルムの製造方法であって、以下の工程(A)~(C):
    (A)規則配列された凹部を有する転写型の当該凹部の少なくとも底部にフラックスを配置する工程;
    (B)フラックスが配置された凹部に金属粒子を配置する工程;及び
    (C)金属粒子が配置された転写型の凹部側より絶縁フィルムを当接させて加熱加圧して絶縁フィルムに金属粒子を転写する工程;
    を有する製造方法。
  10.  更に、工程(D)
    (D)金属粒子が転写された絶縁フィルムの金属粒子転写面に、別の絶縁フィルムを熱圧着する工程
    を有する請求項9記載の製造方法。
  11.  請求項1記載の異方性導電フィルムの製造方法であって、以下の工程(a)~(d):
    (a)規則配列された凹部を有する転写型の当該凹部に金属粒子を配置する工程;
    (b)転写型の金属粒子が配置された凹部形成面にフラックスを配置する工程;
    (c)転写型のフラックス配置面側より絶縁フィルムを当接させて加熱加圧して絶縁フィルムに金属粒子を転写する工程;及び
    (d)金属粒子が転写された絶縁フィルムの金属粒子転写面に、別の絶縁フィルムを熱圧着する工程;
    を有する製造方法。
  12.  第1の電子部品の端子と第2の電子部品の端子との間に配置された、請求項1記載の異方性導電フィルムを配置し、加熱加圧することにより第1の電子部品と第2の電子部品とが異方性導電接続された接続構造体。
