Abstract
13族元素源、アルカリ金属とアルカリ土類金属との少なくとも一方からなるフラックス、および常温で液体の添加剤5を結晶育成容器10に収容し、窒素原子含有ガス雰囲気下で結晶育成容器10を加熱および加圧することで、13族元素源、フラックスおよび添加剤を含む融液14を生成させる。この際フラックスが溶融するまで添加剤5の蒸発を防止し、融液中で13族元素窒化物結晶を成長させる。
Description
本発明は、13族元素窒化物結晶の製造法および装置に関するものである。13族元素結晶は、例えば、高品質であることが要求される技術分野、例えば蛍光灯を置き換える次世代光源といわれている高演色性の白色LEDや高速高密度光メモリ用青紫レーザ、LEDヘッドライト、ハイブリッド自動車用のインバータに用いるパワーデバイスなどに用いることができる。
フラックス法は、液相法の一つであり、窒化ガリウムの場合、フラックスとして金属ナトリウムを用いることで窒化ガリウムの結晶成長に必要な温度および圧力を大きく低下させることができる。具体的には、金属ナトリウムと金属ガリウムとの混合融液中に窒素ガスが溶解し、窒化ガリウムが過飽和状態になって結晶として成長する。こうした液相法では、気相法に比べて転位が発生しにくいため、転位密度の低い高品質な窒化ガリウムを得ることができる。
例えばアルカリ金属含有フラックスとガリウムを含む融液中で窒化ガリウム結晶を成長させる方法は、気相法に対して成長速度が遅い。フラックス法において成長速度を上げるために高温・高圧にすると、フラックス中の窒素の過飽和度が上昇し、気液界面で不均一核発生(雑晶)が発生し、結晶の不良をもたらす。このため、ある程度以上成長速度を上げることが困難であった。
結晶育成時における雑晶の発生を抑制し、結晶の膜厚を均一にするために、アルカリ金属の融点よりも高い沸点を有する炭化水素を融液に添加することが提案されている(特許文献1:特許4821007B)。また、融液に添加する炭化水素は、アルカリ金属表面を被覆して酸化を防止するためや秤量の容易さから、液体が好ましいと記載されている。
また、特許文献2(特許4538596B)では、融液中の雑晶を抑制するために、融液中でシアン(CN)を発生する炭素を添加することが提案されている。
さらに本発明者らは、液体のドーパントを用いて育成する結晶の導電性を制御することを開示した(特許文献3)。しかしながらこの方法では、育成バッチごとのドーパント濃度の制御性に不十分であることが判明した。

特許文献1の方法では、雑晶の抑制に対しては有効であるが、しかし、結晶の成長速度にバラツキが生じ、再現性が悪いことが判明してきた。更に、種結晶基板上に13族元素窒化物結晶膜を形成してテンプレート基板を作製した場合には、種結晶基板と13族元素窒化物結晶との間の熱膨張差によるクラックが発生しやすくなり、歩留りが低下することが判明してきた。
本発明の課題は、13族元素源、フラックスおよび常温で液体の添加剤を含む融液を結晶育成容器内に生成させ、融液中で13族元素窒化物結晶を成長させるのに際して、結晶成長の際のバラツキを低減することである。
本発明は、13族元素源、アルカリ金属とアルカリ土類金属との少なくとも一方からなるフラックス、および常温で液体の添加剤を結晶育成容器に収容し、窒素原子含有ガス雰囲気下で結晶育成容器を加熱および加圧することで13族元素源、フラックスおよび添加剤を含む融液を生成させ、この際フラックスが溶融するまで添加剤の蒸発を防止し、融液中で13族元素窒化物結晶を成長させることを特徴とする。
また、本発明は、13族元素源、アルカリ金属とアルカリ土類金属との少なくとも一方からなるフラックス、および常温で液体の添加剤を結晶育成容器に収容し、窒素原子含有ガス雰囲気下で結晶育成容器を加熱および加圧することで前記13族元素源、フラックスおよび添加剤を含む融液を生成させ、前記融液中で13族元素窒化物結晶を成長させる結晶育成装置であって、

本発明者は、前述の問題点について更に研究した結果、次の知見を得た。すなわち、融液の材料に対して常温で液体の添加剤を添加する場合、例えば添加後に真空排気を行うことによって添加剤の量を調整している。このため、常温で液体の添加剤を融液材料に添加すると、原料調製から結晶を成長させるまでの間に蒸発し、、融液への実質的な添加量にバラツキを生じる事が分かった。ただし、融液への実質的な添加量とは、容器への液体添加剤の添加量からその蒸発量を差し引いた量である。また、融液への実質的な添加量は、常温で液体の添加剤を添加したときの濡れ広がり方、雰囲気の湿度・温度などで変化するため、添加剤の作用についての再現性が悪く、結晶成長の際のバラツキを減らすことができなかった。
この結果、例えば結晶成長速度にバラツキが生じたり、結晶のロットごとにおけるドーパント濃度にバラツキが生じたりして、歩留りが低下することがわかった。
そこで、結晶育成容器を加熱および加圧するのに際してフラックスが溶融するまで添加剤の蒸発を防止する蒸発防止手段を設けてみたところ、結晶成長の際のバラツキが減少することがわかった。例えば、種結晶基板上に13族元素窒化物結晶を形成した場合には、両者の熱膨張差と結晶厚さのバラツキに起因するクラックが減り、歩留りが向上することが判明した。また、13族元素窒化物結晶におけるドーパント濃度のバラツキが低減し、歩留りが向上することが判明した。
(13族元素窒化物結晶)
13族元素とは、IUPACが策定した周期律表による第13族元素のことである。13族元素は、具体的にはガリウム、アルミニウム、インジウム、タリウム等である。13族元素窒化物は、特に好ましくは、窒化ガリウム、窒化アルミニウム、窒化ガリウムアルミニウムである。

(融液の原料)
結晶育成容器には、融液の原料として、13族元素源、アルカリ金属とアルカリ土類金属との少なくとも一方からなるフラックス、および常温で液体の添加剤を収容する。

13族元素源とは、融液中において13族元素金属を生じさせる原料物質である。この原料物質としては、13族元素の単体金属、13族元素を含む合金、13族元素の化合物を適用できるが、13族元素の単体金属が取扱いの上から好適である。
フラックスを構成するアルカリ金属は、リチウム(Li)、ナトリウム(Na)、カリウム(K)、ルビジウム(Rb)、セシウム(Cs)、フランシウム(Fr)であるが、この中で、特に、ナトリウム(Na)が特に好ましい。アルカリ金属は単独で使用しても良いが、二種類以上のアルカリ金属を混合して用いてもよい。また、フラックス成分として、アルカリ土類金属を使用してもよい。アルカリ土類金属としては、例えば、Mg,Ca,Sr,Baがある。
融液原料には更にドーパントを添加してもよい。n型ドーパントとしては、例えば、Si,Ge,Sn,Oがある。p型ドーパントとしては、例えばZnがある。
本発明においては、結晶育成容器中に更に常温(25℃)で液体の添加剤を収容する。こうした添加剤としては、炭化水素やゲルマニウム化合物を例示できる。
ここで、特許文献1においては、結晶成長容器を加熱して融液を生成する工程で炭化水素が蒸発するため、炭化水素の沸点はフラックスの融点以上である必要があるとしている。しかし、本発明では、フラックスが溶解する前に添加剤の蒸発を防止する手段を使用するので、添加剤の沸点がフラックスの融点よりも高い必要はなく、添加剤の沸点がフラックスの融点以下であってもよい。これによって沸点の低い添加剤を利用することが可能となった。
ここで、「添加剤の沸点がフラックスの融点より高い」とは、フラックスが2種類以上ある場合、融点が最も低いフラックスを基準とし、その最も融点が低いフラックスの融点よりも添加剤の沸点が高いことを意味する。また、「添加剤の沸点がフラックスの融点以下である」とは、フラックスが2種類以上ある場合、融点が最も低いフラックスを基準とし、その融点が最も低いフラックスの融点と添加剤の沸点が等しいか、あるいは添加剤の沸点が低いことを意味する。
なお、Naの融点は98℃であり、Liの融点は180℃であり、Caの融点は840℃である。

炭化水素は、酸素や硫黄などのヘテロ原子を含有しないことが好ましく、炭素原子および水素原子のみからなっていることが好ましい。また、炭化水素は、鎖式飽和炭化水素、鎖式不飽和炭化水素、脂環式飽和炭化水素、脂環式不飽和炭化水素、芳香族炭化水素、あるいはこれらの混合物が好ましい。
具体例を挙げると、沸点がナトリウムの融点を超える炭化水素としては、ケロシン、パラフィン(例えば、ペプタデカン、オクタデカン、ノナデカン、イコサン、トリアコタン、ワセリン、流動パラフィン)、灯油、ビフェニル、o-キシレン、m-キシレン、p-キシレン、クメン、エチルトルエン、シメン、テトラリン、シクロヘプタン、シクロオクタン、シクロオクタン、シクロノナン、シクロデカン、シクロデカンなどが使用できる。これらは、単独で使用してもよいし、2種類以上を併用してもよい。
また、沸点がナトリウムの融点以下である炭化水素としては、ペンタン、ヘキサン、シクロブタン、シクロペンタン、シキロヘキサン、シクロヘキセン、ベンゼンが使用でき、これらは、単独で使用してもよいし、2種類以上を併用してもよい。
常温で液体のゲルマニウム化合物は、無機ゲルマニウム化合物であってよく、有機ゲルマニウム化合物であってよい。好ましくは、四ハロゲン化ゲルマニウム、テトラアルコキシゲルマニウムである。
四ハロゲン化ゲルマニウムとしては、GeBr4(四臭化ゲルマニウム)、GeCl4(四塩化ゲルマニウム)、GeI4 (四ヨウ化ゲルマニウム)がある(Geはゲルマニウム原子を示す)。
四アルコキシゲルマニウムを構成するアルコキシ基としては、 Ge(OCH3)4(テトラメトキシゲルマニウム)Ge(OC2H5)4(テトラエトキシゲルマニウム)、Ge(O-i-C3H7) 4(テトラ―i―プロポキシゲルマニウム)、Ge(O-n-C3H7)4(テトラ―n―プロポキシゲルマニウム)、Ge(O-i-C4H9)4(テトラ―i―ブトキシゲルマニウム)、Ge(O-n-C4H9) 4(テトラ―n―ブトキシゲルマニウム)、Ge(O-sec- C4H9) 4 (テトラ―sec―ブトキシゲルマニウム)、Ge(O-t- C4H9)4(テトラ―t―ブトキシゲルマニウム)が挙げられる。
四ハロゲン化ゲルマニウムとしては、GeBr4(四臭化ゲルマニウム)、GeCl4(四塩化ゲルマニウム)、GeI4 (四ヨウ化ゲルマニウム)がある(Geはゲルマニウム原子を示す)。
四アルコキシゲルマニウムを構成するアルコキシ基としては、 Ge(OCH3)4(テトラメトキシゲルマニウム)Ge(OC2H5)4(テトラエトキシゲルマニウム)、Ge(O-i-C3H7) 4(テトラ―i―プロポキシゲルマニウム)、Ge(O-n-C3H7)4(テトラ―n―プロポキシゲルマニウム)、Ge(O-i-C4H9)4(テトラ―i―ブトキシゲルマニウム)、Ge(O-n-C4H9) 4(テトラ―n―ブトキシゲルマニウム)、Ge(O-sec- C4H9) 4 (テトラ―sec―ブトキシゲルマニウム)、Ge(O-t- C4H9)4(テトラ―t―ブトキシゲルマニウム)が挙げられる。
結晶育成容器には種結晶を収容し、融液中に種結晶を浸漬させることが好ましい。こうした種結晶の形態は限定されないが、好ましくは支持基板上に種結晶膜を形成したものである。
支持基板の材質は限定されないが、サファイア、AlNテンプレート、GaNテンプレート、GaN自立基板、シリコン単結晶、SiC単結晶、MgO単結晶、スピネル(MgAl2O4)、LiAlO2、LiGaO2、LaAlO3,LaGaO3,NdGaO3等のペロブスカイト型複合酸化物を例示できる。また組成式〔A1-y(Sr1-xBax)y〕〔(Al1-zGaz)1-u・Du〕O3(Aは、希土類元素である;Dは、ニオブおよびタンタルからなる群より選ばれた一種以上の元素である;y=0.3~0.98;x=0~1;z=0~1;u=0.15~0.49;x+z=0.1~2)の立方晶系のペロブスカイト構造複合酸化物も使用できる。また、SCAM(ScAlMgO4)も使用できる。
種結晶膜の製法は特に限定されないが、有機金属化学気相成長(MOCVD: Metal Organic Chemical Vapor Deposition)法、ハイドライド気相成長(HVPE)法、パルス励起堆積(PXD)法、MBE法、昇華法などの気相法、フラックス法などの液相法を例示できる。また、種結晶膜の材質としては、13族元素窒化物が好ましく、窒化ガリウム、窒化ガリウムアルミニウムが特に好ましい。
本発明では、窒素原子含有ガス雰囲気下で結晶育成容器を加熱および加圧することで、13族元素源、フラックスおよび添加剤を含む融液を生成させ、融液中で13族元素窒化物結晶を成長させる。
ここで、フラックスが溶融するまで添加剤の蒸発を防止する手段を用いる。こうした手段としては、結晶育成容器中で添加剤の蒸発を防止できれば特に限定はされず、たとえばフラックスが溶融した時点で蒸発防止手段を結晶育成容器から外部に取り出すことが可能である。
しかし、好適な実施形態においては、蒸発防止手段が、フラックスによって形成された遮蔽物からなる。この実施形態においては、遮蔽物が溶融することによって添加剤が溶融物中へと混入し、遮蔽物による蒸発防止作用が失われる。このため、外部から蒸発防止手段を取り出すといったことが不要である。また、遮蔽物がフラックスからなるので、結晶不純物の原因とならず、好ましい。
好適な実施形態においては、フラックスからなる遮蔽物が、添加剤を収容する容器の全部または一部を構成する。
すなわち、容器の全体を、フラックスからなる遮蔽物によって形成することができる。この場合には、容器が溶融した後、融液中に余計な成分が入らず、また異物が残らない点で好ましい。例えば、図1(a)の容器1は、収容部3が形成された本体2と、蓋4とからなる。内部空間3には液体の添加剤5が収容されており、蓋によって密閉されている。6は隙間である。
なお、容器の立体的形状は特に限定されない。例えば、図1(b)に示すような直方体形状の本体2を使用でき、あるいは図1(c)に示すような円筒状の本体2Aを使用できる。
図2(a)に示すように、所定の結晶育成容器10の内部空間13に、所定の融液材料12、種結晶基板11、容器1を収容する。本例では、容器1内には、前述したように添加剤5が収容されており、フラックスからなる本体2と蓋4とによって密閉されている。融液材料12は、少なくとも13族元素源を含んでいる。フラックスは容器からも供給されるので、容器の重量だけでは足りない分量を材料12中に投入する。また、融液材料12中には所望の各種物質を添加することもできる。
この状態で結晶育成容器の内部空間を加熱および加圧することによって、融液材料を溶融させる。この際、まず容器1を構成するフラックスおよび材料12中のフラックスが溶融し、容器1が消失する。フラックスが溶融するまでは容器1の形態が保持されるので、容器内の添加剤の蒸発は防止される。フラックスが溶融すると、容器内の添加剤は融液材料12と混合され、融液材料が溶解するのにつれてその中に溶解する。
この結果、図2(b)に示すように、結晶育成容器10内に融液14が生成し、その中に種結晶基板11が浸漬される。そして、所定の温度および圧力条件下で種結晶基板上に13族元素窒化物結晶が成長する。融液14中には、13族元素、フラックスおよび添加剤が混合されている。
フラックスからなる容器内に収容部(凹部)を設ける方法は限定されない。例えば、フラックスに突起物を押し付けることによって凹部を形成しても良い。小さなフラックス部品を組み合わせて収容部を形成してもよい。融解した金属フラックスを型に流し込むことによって凹部を設けても良い。
また、好適な実施形態においては、容器が、添加剤を収容する収容部を有する凹部を有する本体と、フラックスの遮蔽物からなる蓋とを備えている。例えば、図3(a)に示す容器21においては、本体22が有底筒状であり、その中に収容部3が形成されている。そして、本体22内に蓋23が取り付けられており、容器21内に添加剤5が収容されている。
そして、図4(a)に示すように、結晶育成容器10の内部空間13に、融液材料12、種結晶基板11および容器21を収容する。融液材料12は、少なくとも13族元素源を含んでいる。フラックスは蓋23からも供給されるので、蓋23の重量だけでは足りない分量を材料12中に投入する。
この状態で結晶育成容器内を加熱および加圧することによって、融液材料を溶融させる。この際、まず容器の蓋23を構成するフラックスおよび材料12中のフラックスが溶融し、蓋23が消失する。フラックスが溶融するまでは容器の形態が保持されるので、容器内の添加剤5の蒸発は防止される。フラックスが溶融すると、容器内の添加剤は融液材料12と混合され、融液材料が溶解するのにつれてその中に溶解する。
この結果、図4(b)に示すように、結晶育成容器10内に融液14が生成し、その中に種結晶基板11および容器本体22が浸漬される。そして、所定の温度および圧力条件下で種結晶基板上に13族元素窒化物結晶が成長する。融液14中には、13族元素、フラックスおよび添加剤が混合されている。
また、本実施形態では、図4(a)に示すように、蓋23によって被覆された収容部の開口が横向きになるか、あるいは斜め向きになっていることが好ましく、これによって蓋が溶融したときに容器内の添加剤5が流出しやすくなる。
また、好適な実施形態においては、容器が、添加剤を収容する筒状部と、遮蔽物からなる一対の蓋とを備えている。
例えば、図3(b)に示す容器21Aにおいては、本体24が筒状であり、その中に収容部が形成されている。そして、本体24に一対の蓋23A、23Bが取り付けられており、容器21A内に添加剤5が収容されている。

そして、図5(a)に示すように、結晶育成容器10の内部空間13に、融液材料12、種結晶基板11および容器21Aを収容する。融液材料12は、少なくとも13族元素源を含んでいる。フラックスは蓋23A、23Bからも供給されるので、蓋の重量だけでは足りない分量を材料12中に投入する。
この状態で結晶育成容器内を加熱および加圧することによって、融液材料を溶融させる。この際、まず容器の蓋23A、23Bを構成するフラックスおよび材料12中のフラックスが溶融し、蓋が消失する。フラックスが溶融するまでは容器の形態が保持されるので、容器内の添加剤の蒸発は防止される。フラックスが溶融すると、容器内の添加剤は融液材料12と混合され、融液材料が溶解するのにつれてその中に溶解する。
この結果、図5(b)に示すように、結晶育成容器10内に融液14が生成し、その中に種結晶基板11および筒状の容器本体24が浸漬される。そして、所定の温度および圧力条件下で種結晶基板上に13族元素窒化物結晶が成長する。融液14中には、13族元素、フラックスおよび添加剤が混合されている。
また、本実施形態では、図5(a)に示すように、蓋23A、23Bによって被覆された収容部の開口が横向きになるか、あるいは斜め向きになっていることが好ましく、これによって蓋が溶融したときに容器内の添加剤が流出しやすくなる。特に複数の蓋を設けることで、容器内部の添加剤の外部への流出が促進される。
容器本体22、24の材質は、融液に対して溶解しない材料や、融液に溶解しても悪影響を及ぼさない材質が良い。こうした材質としては、緻密質のセラミックス、例えば窒化アルミニウム、アルミナ、窒化珪素、イットリア、イットリウム-アルミニウムガーネットなどを例示できる。また、ポリエチレンやポリプロピレンやポリウレタンなどの合成樹脂、セルロースやアミロース、アミロペクチンなどの多糖類などの高分子化合物を使用できる。
また、容器の外形は、円柱状、直方体状、球状など、種々の形状を利用できる。

また、好適な実施形態においては、結晶育成容器に添加剤を収容する収容部を設け、遮蔽物をこの収容部と結晶育成容器の内部空間との間に設ける。
例えば、図6(a)に示すように、所定の結晶育成容器10Aに収容部25が形成されており、収容部25と内部空間13とが連通している。そして、結晶育成容器10Aの収容部25に添加剤5を収容し、収容部25を、フラックスからなる遮蔽物26によって被覆する。次いで、結晶育成容器10Aの内部空間13に、所定の融液材料12および種結晶基板11を収容する。融液材料12は、少なくとも13族元素源を含んでいる。フラックスは遮蔽物26からも供給されるので、遮蔽物26の重量だけでは足りない分量を材料12中に投入する。
この状態で結晶育成容器内を加熱および加圧することによって、融液材料を溶融させる。この際、まず遮蔽物26を構成するフラックスおよび材料12中のフラックスが溶融し、遮蔽物26が消失する。フラックスが溶融するまでは遮蔽物の形態が保持されるので、収容部25内の添加剤5の蒸発は防止される。フラックスが溶融すると、添加剤は融液材料12と混合され、融液材料が溶解するのにつれてその中に溶解する。
この結果、図6(b)に示すように、結晶育成容器10内に融液14が生成し、その中に種結晶基板11が浸漬される。そして、所定の温度および圧力条件下で種結晶基板上に13族元素窒化物結晶が成長する。融液14中には、13族元素、フラックスおよび添加剤が混合されている。
また、有機化合物の容器の中に添加剤を収容し、結晶育成容器中に設置することもできる。この場合には、加熱時に容器の接着部分が外れて、容器内の添加剤が放出されるようにすればよい。使用する有機化合物は、接着作業性の容易さから、高分子化合物が好ましく、ポリエチレンやポリプロピレンやポリウレタンなどの合成樹脂、セルロースやアミロース、アミロペクチンなどの多糖類が使用できる。
好適な実施形態においては、フラックスを収容した結晶育成容器を圧力容器内に収容し、高圧下で加熱する。この際には、窒素を含む雰囲気ガスを所定圧力に圧縮し、圧力容器内に供給し、圧力容器内の全圧および窒素原子含有ガスの分圧を制御する。
13族元素窒化物単結晶の育成工程における加熱温度、圧力は、育成する単結晶の組成や結晶構造によって選択するので特に限定されない。加熱温度は例えば800~1500℃とすることができる。この加熱温度は、850℃以上とすることが更に好ましい。また、この加熱温度は、好ましくは800~1200℃が好ましく、更に好ましくは800~1100℃である。
窒素原子含有ガスは、窒素ガスが好ましいが、アンモニアでもよい。窒素原子含有ガスの圧力も特に限定されないが、圧力は1MPa以上であることが好ましく、2MPa以上であることが更に好ましい。窒素原子含有ガスの圧力の上限は特に規定しないが、例えば200MPa以下とすることができ、100MPa以下が好ましい。
好適な実施形態においては、フラックスが溶融する前に加圧を開始する。これによって、溶融したフラックスの蒸発が加圧によって抑制されるで、より好ましい。この観点からは、フラックスが溶融するときの圧力を1MPa以上とすることが好ましく、2MPa以上とすることが更に好ましい。また、(フラックスが溶融するときの圧力/結晶成長時の圧力)を0.2~1とすることが好ましく、0.3~1とすることが更に好ましい。
雰囲気中の窒素原子含有ガス以外のガスは限定されないが、不活性ガスが好ましく、アルゴン、ヘリウム、ネオンが特に好ましい。窒素原子含有ガス以外のガスの分圧は、全圧から窒素原子含有ガス分圧を除いた値である。
(実施例1)
図1、図2を参照しつつ説明した方法に従い、窒化ガリウム結晶を育成した。

具体的には、図1(a)、(b)に示すような本体2を純度99.95重量%のナトリウム金属によって形成し、その凹部3内に、炭化水素として、ヘキサン25mgを収容し、純度99.95重量%のナトリウム金属からなる蓋4で密閉した。
アルゴン雰囲気のグローブボックス中にて、純度99.9999重量%の金属ガリウム(Ga)30g、純度99.95重量%の金属ナトリウム(Na)、炭化水素を密閉した本体2、蓋4および直径2インチの種結晶基板11を結晶育成容器10中に収容した。ナトリウム金属の合計量が40gとなるようにした。
ここで、種結晶基板11は、サファイアからなる支持基板上に、窒化ガリウム結晶からなる種結晶膜をMOCVD法によって形成したものである。

次いで、結晶育成容器に蓋をかぶせた。これらをステンレス容器に密閉し、グローブボックスから出して、育成装置に移した。育成条件は、窒素圧力4.5MPa、平均温度875℃にして、結晶育成を行った。
次いで、10時間かけて25℃まで坩堝を冷却したのち、坩堝を回収し、育成原料の残渣をエタノールを用いて除去し、結晶を回収した。
得られたGaN結晶は無色透明であった。GaN結晶の成長速度は、3.0μm/h.±0.2μm/h.であり、バラツキが小さかった。また、10枚のサンプルを作製したところ、いずれもクラックは見られなかった。
次いで、10時間かけて25℃まで坩堝を冷却したのち、坩堝を回収し、育成原料の残渣をエタノールを用いて除去し、結晶を回収した。
得られたGaN結晶は無色透明であった。GaN結晶の成長速度は、3.0μm/h.±0.2μm/h.であり、バラツキが小さかった。また、10枚のサンプルを作製したところ、いずれもクラックは見られなかった。
(実施例2)
実施例1と同様にしてGaN結晶を育成した。ただし、本例では、図3(a)および図4を参照しつつ説明した容器21を使用した。すなわち、容器本体22を純度99.6%のアルミナによって形成し、蓋23を金属ナトリウムによって形成した。その他は実施例1と同様にしてGaN結晶を育成した。
実施例1と同様にしてGaN結晶を育成した。ただし、本例では、図3(a)および図4を参照しつつ説明した容器21を使用した。すなわち、容器本体22を純度99.6%のアルミナによって形成し、蓋23を金属ナトリウムによって形成した。その他は実施例1と同様にしてGaN結晶を育成した。
得られたGaN結晶は無色透明であった。GaN結晶の成長速度は、3.0μm/h.±0.2μm/h.であり、バラツキが小さかった。また、10枚のサンプルを作製したところ、いずれもクラックは見られなかった。
(実施例3)
実施例1と同様にしてGaN結晶を育成した。ただし、本例では、図1(a)、(b)を参照しつつ説明した形態の容器を使用した。ただし、容器の材質は高分子化合物(ポリエチレン)とし、容器中に炭化水素を収容して接着によって密閉した。その他は実施例1と同様にしてGaN結晶を育成した。

得られたGaN結晶は無色透明であった。GaN結晶の成長速度は、3.0μm/h.±0.3μm/h.であり、バラツキが小さかった。また、10枚のサンプルを作製したところ、1枚にクラックが見られた。
(実施例4)
実施例1と同様にしてGaN結晶を育成した。ただし、本例では、四塩化ゲルマニウム1.85 g(金属Gaに対する比率: 2.0mol%)をヘキサンの代わりに添加した。その他は実施例1と同様にしてGaN結晶を育成した。

(比較例1)
実施例1と同様にしてGaN結晶を育成した。ただし、本例では、炭化水素140mgを最初から融液材料12中に投入しておき、炭化水素の蒸発防止手段を設けなかった。その他は実施例1と同様にしてGaN結晶を育成した。

実施例1と同様にしてGaN結晶を育成した。ただし、本例では、四塩化ゲルマニウム4gをヘキサンの代わりに添加し、その蒸発防止手段を設けなかった。その他は実施例1と同様にしてGaN結晶を育成した。

Claims (19)
- 13族元素源、アルカリ金属とアルカリ土類金属との少なくとも一方からなるフラックス、および常温で液体の添加剤を結晶育成容器に収容し、窒素原子含有ガス雰囲気下で前記結晶育成容器を加熱および加圧することで前記13族元素源、前記フラックスおよび前記添加剤を含む融液を生成させ、この際前記フラックスが溶融するまで前記添加剤の蒸発を防止し、前記融液中で13族元素窒化物結晶を成長させることを特徴とする、13族元素窒化物結晶の製造方法。
- 前記フラックスからなる遮蔽物によって前記添加剤の蒸発を防止することを特徴とする、請求項1記載の方法。
- 前記遮蔽物が、前記添加剤を収容する容器の少なくとも一部を構成することを特徴とする、請求項2記載の方法。
- 前記容器の全体が前記遮蔽物からなることを特徴とする、請求項3記載の方法。
- 前記容器が、前記添加剤を収容する収容部を有する本体と、前記遮蔽物からなる蓋とを備えていることを特徴とする、請求項3記載の方法。
- 前記容器が、前記添加剤を収容する収容部を有する筒状部と、前記遮蔽物からなる一対の蓋とを備えていることを特徴とする、請求項3記載の方法。
- 前記結晶育成容器に前記添加剤を収容する収容部を設け、前記遮蔽物をこの収容部と前記結晶育成容器の内部空間との間に設けることを特徴とする、請求項2~6のいずれか一つの請求項に記載の方法。
- 前記フラックスが溶融する前に前記加圧を開始することを特徴とする、請求項1~7のいずれか一つの請求項に記載の方法。
- 前記添加剤が炭化水素であることを特徴とする、請求項1~8のいずれか一つの請求項に記載の方法。
- 前記添加剤の沸点が前記フラックスの融点以下であることを特徴とする、請求項1~9のいずれか一つの請求項に記載の方法。
- 13族元素源、アルカリ金属とアルカリ土類金属との少なくとも一方からなるフラックス、および常温で液体の添加剤を結晶育成容器に収容し、窒素原子含有ガス雰囲気下で前記結晶育成容器を加熱および加圧することで前記13族元素源、前記フラックスおよび前記添加剤を含む融液を生成させ、前記融液中で13族元素窒化物結晶を成長させる結晶育成装置であって、
前記結晶育成容器を加熱および加圧するのに際して前記フラックスが溶融するまで前記添加剤の蒸発を防止する蒸発防止手段を備えていることを特徴とする、13族元素窒化物結晶の育成装置。 - 前記蒸発防止手段が、前記フラックスからなる遮蔽物であることを特徴とする、請求項11記載の装置。
- 前記遮蔽物が、前記添加剤を収容する容器の少なくとも一部を構成することを特徴とする、請求項12記載の装置。

- 前記結晶育成容器に形成された前記添加剤を収容する収容部を有しており、前記遮蔽物がこの収容部と前記結晶育成容器の内部空間との間に設けられていることを特徴とする、請求項12~16のいずれか一つの請求項に記載の装置。
- 前記添加剤が炭化水素であることを特徴とする、請求項11~17のいずれか一つの請求項に記載の装置。
- 前記添加剤の沸点が前記フラックスの融点以下であることを特徴とする、請求項11~18のいずれか一つの請求項に記載の装置。
