Description

レーザーダイシング用粘着シートおよび半導体装置の製造方法
 本発明は粘着シート及びそれを用いた半導体装置の製造方法に関する。より詳しくは、レーザー光を用いて半導体ウエハをレーザーダイシングする際に、粘着シート側からレーザー光を照射できるレーザーダイシング用粘着シートおよびそれを用いて半導体ウエハの加工を行う工程を備える半導体装置の製造方法に関する。
 半導体ウエハは、回路を形成した後に粘着シートを貼合してから、素子小片への切断(ダイシング)、洗浄、乾燥、粘着シートの延伸(エキスパンディング)、粘着シートからの素子小片の剥離(ピックアップ)、マウンティングなどの各工程へ配される。これらの工程で使用される粘着シート(ダイシングテープ)には、ダイシング工程から乾燥工程までは切断された素子小片(チップ)に対して充分な粘着力を有しながら、ピックアップ工程時には糊残りのない程度に粘着力が減少していることが望まれる。
 一方、近年のICデバイスの高性能化および小型化に伴い、半導体チップの薄型化が進められており、従来350μm程度の厚みであったウエハを100μm以下にまで薄くすることが求められるようになった。
 しかし、半導体ウエハとして用いられるシリコンは脆性材料であるため、厚さが薄くなると運搬や加工の際に破損するおそれがあった。特に、ウエハを回転刃でダイシングした際に欠けやチッピングが生じると、チップの抗折強度が著しく低下する。
 このため、チッピングの発生を抑制する方法として、赤外領域の波長のレーザー光を半導体ウエハの内部に集光させて改質層を形成させ、改質層を起点としてウエハを分割する、いわゆるステルスダイシングというウエハの分割方法が提案されている(特許文献1)。
 この方式においては、一般的にウエハの回路面側からレーザーを入射するが、回路面にTEG(テスト・エレメント・グループ)や金属膜が付いているとレーザー光が透過しないため、ウエハ内部に改質層を形成することができない。
 この問題を解決するため、ウエハを固定するために貼付してある粘着シートを透してレーザー光を照射させ、ウエハの裏面側からレーザー光を入射させることで、ウエハ内部に改質層を形成させる方法が提案されている。
 特許文献2には、粘着シートの23℃におけるヤング率が30~600MPaであり、波長1064nmにおける該粘着シートの直線透過率が80%以上であり、波長1064nmにおける該粘着シートの位相差が100nm以下である粘着シートが提案されている。
 また、特許文献3には、400~1100nmの波長領域における平行光線透過率が80%以上であり、基材フィルムの背面(粘着剤層が形成された面の反対側の面)の算術平均粗さRaが0.1~0.3μmである粘着シートが提案されている。

 通常、粘着シート越しにレーザー光を照射するときは、可視光の光で位置合わせを行っているが、特許文献2に記載の粘着シートは可視領域の光の透過率が規定されていないため、位置合わせがうまくできないおそれがある。また、該基材フィルムの背面の粗さ曲線の算術平均高さRaが0.1μm未満との記載があるが、Raが0.1μmより小さくなると、粘着シートを繰り出す際に粘着シート同士がくっついてしまったり、粘着シートをエキスパンドしてウエハを分割する際に粘着シートのすべりが悪く分割しにくかったりするおそれがある。
 一方、特許文献3に記載の粘着シートは、可視領域の光の透過率は規定されているが、基材フィルムの弾性率によってはウエハの分割がうまくできないおそれがある。
 また、レーザーダイシングはチップを分割する際に発塵が生じるため、チップに付着すると歩留まりの低下や洗浄工程の追加が必要となる。そのため、ウエハ分割時にチップに異物が付着しないような粘着シートが求められていた。
 本発明は、前述した問題を解決するためになされたものであり、粘着シート越しにレーザー光を照射して行うレーザーダイシングにおいて、粘着シートでのレーザー光の散乱を抑制しつつ、粘着シートのエキスパンドによるチップ分割を容易に行うことができ、且つチップ分割時の発塵の付着を抑制し、チップを歩留まりよく製造することを可能とするレーザーダイシング用粘着シートを提供するものである。
 本発明によれば、基材フィルムの一方の面に摩擦低減剤及び帯電防止剤を含有する背面層を有し、他方の面に粘着剤層を有するレーザーダイシング用粘着シートであって、前記背面層の表面の算術平均粗さRaが0.1μm以下であり、前記粘着シートの23℃における引張弾性率が50~200MPaであり、400~1400nmの波長領域における平行線透過率が85%以上である、レーザーダイシング用粘着シートが提供される。
 粘着シート越しにレーザー光を照射する場合には、粘着シートの背面(粘着剤層が形成された面の反対側の面)の表面粗さが大きいと、粘着シートの背面でのレーザー光の散乱が増大してその直進性が損なわれてしまうので、この観点からは粘着シートの背面の表面粗さは小さい方が好ましい。一方、粘着シートの背面の表面粗さが小さくなるほど、粘着シートをエキスパンドしてウエハを分割する際に粘着シートのすべりが悪くなって、チップ分割が行いにくくなってしまう。このような事情により、レーザー光の散乱抑制と粘着シートの良好なエキスパンド性は、トレードオフの関係にあり、従来は、これらの両方の要求を十分に満足させるレーザーダイシング用粘着シートは、存在していなかった。
 このような状況において、本発明者らは、従来よりも優れた特性を有するレーザーダイシング用粘着シートを得るべく鋭意検討を行ったところ、基材フィルムの背面側に摩擦低減剤及び帯電防止剤を含有する背面層を形成し、背面層表面の算術平均粗さRaを0.1μm以下とし、且つ粘着シートの23℃における引張弾性率を50~200MPaにすることによって、レーザー光の散乱抑制と粘着シートの良好なエキスパンド性を両立させることができ、さらに、異物の付着も抑制することができることを見出し、本発明の完成に到った。
 本発明によれば、粘着シート越しに半導体ウエハにレーザー光を照射することができるとともに、チップ分割の際の発塵の付着を抑制することができるため、半導体チップを歩留まりよく生産することができる。

 以下、本発明を実施するための好適な形態について説明する。
 図1に示すように、本発明の一実施形態のレーザーダイシング用粘着シート1は、基材フィルム3の一方の面に摩擦低減剤及び帯電防止剤を含有する背面層5を有し、他方の面に粘着剤層7を有する。
<粘着シート1>
 粘着シート1の23℃における引張弾性率が50~200MPaであり、好ましくは70~180MPaである。粘着シート1の引張弾性率が50MPaよりも低いと、粘着シート1が柔らかくなり、チップを分割するためにエキスパンドを行ってもチップが分割できないおそれがある。また、粘着シート1の引張弾性率が200MPaよりも高くなると、エキスパンドが困難となる。
 また、粘着シート1の400~1400nmの波長領域における平行線透過率は85%以上であり、90%以上であるとより好ましい。400~1400nmの波長領域における平行線透過率は85%未満であると、レーザー光の直進性が低下して、歩留まりが低下する。
<基材フィルム3>
 基材フィルム3としては、例えば、ポリ塩化ビニル、ポリエチレン、ポリプロピレン、ポリエステル、エチレンビニルアルコール、ポリウレタン、アイオノマーなどが挙げられる。これらの樹脂は複数の樹脂の溶融混合物、共重合体、及び多層シートであってもよい。基材フィルム3は複数の樹脂層を有してもよい。
 基材フィルム3は、コロナ放電やアンカーコート等の処理を施して、粘着剤層7や背面層5との密着性を向上させることができる。基材フィルム3の厚さは80~100μmが好ましい。基材フィルム3が80μmよりも薄いと、エキスパンドの際に粘着シートが破れるおそれがあり、100μmよりも厚いと、粘着シート1の平行線透過率が低下したり、エキスパンドの際の力がチップに十分に伝わらなかったりして、チップが分割できなくなるおそれがある。
 また、背面層5の表面の算術平均粗さRaが0.1μm以下となるように、基材フィルム3の背面の表面粗さを十分に小さく(好ましくはRa0.1μm以下に)することが好ましい。背面層5の表面の算術平均粗さRaは0.1μmよりも大きいと、粘着シート1越しにレーザー光を照射した際にレーザー光が散乱され、歩留まりが低下する。一方、背面層5の表面のRaが小さくなると、巻物形状から粘着シート1を繰り出す際に、粘着シート1同士がくっついて作業性が悪くなったり、エキスパンド性が悪くなったりするという問題が生じるおそれがあるが、本実施形態の粘着シート1では、背面層5の中に摩擦低減剤が含まれているため、上記の問題の発生を抑制することができる。
<背面層5>
 背面層5は、摩擦低減剤及び帯電防止剤を含有するものであればその組成は特に限定されないが、有機バインダー100質量部、帯電防止剤0.005~10質量部、及び摩擦低減剤0.005~10質量部が含有されるものが好ましい。
(摩擦低減剤)
 摩擦低減剤は特に限定されないが、粘着シート1とエキスパンド装置の摩擦係数を低下させる物質であり、例えばシリコーン樹脂、及びフッ素樹脂、(変性)シリコーン油等が挙げられる。これらの摩擦低減剤は複数の成分の混合物として使用してもよい。特にシリコーン系グラフト共重合体は背面層5との相溶性が良く、帯電防止性とエキスパンド性のバランスが図れるため好ましい。
 シリコーン系グラフト共重合体としては、シリコーン分子鎖の末端に(メタ)アクリロイル基またはスチリル基等のビニル基を有する単量体(以下、「シリコーン系単量体」という)と、(メタ)アクリル系単量体、スチレン等のビニル基を有する単量体等を重合してなるビニル重合体等が挙げられる(例えば特開2000-080135号公報等参照)。
 シリコーン系グラフト共重合体に用いる(メタ)アクリル系単量体としては、アルキル(メタ)アクリレート、ヒドロキシアルキル(メタ)アクリレート、変性ヒドロキシ(メタ)アクリレート、及び(メタ)アクリル酸等が挙げられ、アルキル(メタ)アクリレートが好適に用いられる。
 アルキル(メタ)アクリレートとしては、例えばメチル(メタ)アクリレート、エチル(メタ)アクリレート、n-プロピル(メタ)アクリレート、n-ブチル(メタ)アクリレート、イソブチル(メタ)アクリレート、t-ブチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート、ラウリル(メタ)アクリレート、ステアリル(メタ)アクリレート、及びイソボルニル(メタ)アクリレート、及びヒドロキシアルキル(メタ)アクリレート等が挙げられる。
 ヒドロキシアルキル(メタ)アクリレートとしては、例えばヒドロキシエチル(メタ)アクリレート、ヒドロキシプロピル(メタ)アクリレート、及びヒドロキシブチル(メタ)アクリレート等が挙げられる。
 変性ヒドロキシ(メタ)アクリレートとしては、エチレンオキシド変性ヒドロキシ(メタ)アクリレート及びラクトン変性ヒドロキシ(メタ)アクリレート等が挙げられる。
 シリコーン系単量体と他のビニル基を有する単量体との割合は特に限定されないが、シリコーン系グラフト共重合体100質量部中、シリコーン系単量体15~50質量部とすることが好ましい。シリコーン系単量体含有量が少ないと、エキスパンド時に粘着シートが充分かつ均一に伸びない場合があり、過剰だとコスト増の原因となる場合がある。
 摩擦低減剤の配合量は特に限定されないが、有機バインダー100質量部に対して、0.005~10質量部とすることが好ましい。摩擦低減剤の配合量が少ないと粘着シートを充分にエキスパンドすることができず、過剰に添加すると帯電防止効果が低下することがある。
(帯電防止剤)
 帯電防止剤は特に限定されないが、四級アミン塩単量体等が挙げられる。
 四級アミン塩単量体としては、例えば、ジメチルアミノエチル(メタ)アクリレート四級塩化物、ジエチルアミノエチル(メタ)アクリレート四級塩化物、メチルエチルアミノエチル(メタ)アクリレート四級塩化物、p-ジメチルアミノスチレン四級塩化物、及びp-ジエチルアミノスチレン四級塩化物等が挙げられ、ジメチルアミノエチルメタクリレート四級塩化物が好適に用いられる。
 帯電防止剤の配合量は特に限定されないが、有機バインダー100質量部に対して、0.005~10質量部とすることが好ましい。帯電防止剤の配合量が不足すると帯電防止効果が発揮されず、過剰だと基材フィルム3と背面層5の密着性が低下する場合がある。
(有機バインダー)
 有機バインダーは特に限定されないが、例えば、(メタ)アクリル酸エステル系重合体、アクリル系、ウレタン系、ポリエステル系、エポキシ系、ポリ塩化ビニル系、メラニン系、ポリイミド系、及びシリコーン系等が挙げられる。
 (メタ)アクリル酸エステル系重合体とは、(メタ)アクリル酸エステル単量体単位を有するビニル化合物の重合体である。(メタ)アクリル酸エステル系重合体は、官能基含有単量体、スチレン、ビニルトルエン、酢酸アリル、(メタ)アクリロニトリル、酢酸ビニル、プロピオン酸ビニル、酪酸ビニル、バーサテイク酸ビニル、ビニルエチルエーテル、ビニルプロピルエーテル、ビニルイソブチルエーテル等に由来する単量体単位を有しても良い。
 (メタ)アクリル酸エステル系重合体として、(メタ)アクリル酸エステル単量体と官能基含有単量体の共重合体を好適に使用することが出来る。
 官能基含有単量体とは、ヒドロキシル基、カルボキシル基、エポキシ基、アミド基、アミノ基、メチロール基、スルホン酸基、スルファミン酸基、(亜)リン酸エステル基等の官能基を有する単量体である。
 (メタ)アクリル酸エステル系重合体は、(1)帯電防止剤や摩擦低減剤との相溶性が良い、 (2)背面層5と基材フィルム3の密着性を強化することができるなどの理由から、有機バインダーとして好適に用いられる。
 (メタ)アクリル酸エステル単量体は、例えば、ブチル(メタ)アクリレート、2-ブチル(メタ)アクリレート、t-ブチル(メタ)アクリレート、ペンチル(メタ)アクリレート、オクチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート、ノニル(メタ)アクリレート、デシル(メタ)アクリレート、ラウリル(メタ)アクリレート、メチル(メタ)アクリレート、エチル(メタ)アクリレート、イソプロピル( メタ) アクリレート、トリデシル(メタ)アクリレート、ミリスチル(メタ)アクリレート、セチル(メタ)アクリレート、ステアリル(メタ)アクリレート、シクロヘキシル(メタ)アクリレート、ベンジル(メタ)アクリレート等が挙げられる。(メタ)アクリル酸エステル単量体は複数の成分を併用してもよい。
 ヒドロキシル基を有する単量体としては、例えば、2-ヒドロキシエチル(メタ)アクリレート、2-ヒドロキシプロピル(メタ)アクリレート、2-ヒドロキシブチル(メタ)アクリレート等が挙げられる。
 カルボキシル基を有する単量体としては、例えば、(メタ)アクリル酸、クロトン酸、マレイン酸、無水マレイン酸、イタコン酸、フマール酸、アクリルアミドN-グリコール酸、及びケイ皮酸等が挙げられる。
 エポキシ基を有する単量体としては、例えば、アリルグリシジルエーテル、(メタ)アクリル酸グリシジルエーテル等が挙げられる。
 アミド基を有する単量体としては、例えば、(メタ)アクリルアミドなどが挙げられる。アミノ基を有する単量体としては、例えば、N , N-ジメチルアミノエチル(メタ)アクリレートなどがある。メチロール基を有する単量体としては、例えば、N-メチロールアクリルアミド等が挙げられる。官能基含有単量体は複数の成分を併用してもよい。
 (メタ)アクリル酸エステル系重合体には、上記以外の単量体として、例えばスチレン、ビニルトルエン、酢酸アリル、(メタ)アクリロニトリル、酢酸ビニル、プロピオン酸ビニル、酪酸ビニル、バーサテイク酸ビニル、ビニルエチルエーテル、ビニルプロピルエーテル、ビニルイソブチルエーテル等を適宜使用することができる。
 背面層5中に、各種添加剤、例えば硬化剤、可塑剤、老化防止剤、充填剤、無機潤滑材等を適宜添加してもよい。
 背面層5を形成する方法は特に限定されず、例えば、グラビアコーター、コンマコーター、バーコーター、ナイフコーター、又はロールコーター等のコーターで基材フィルム3上に直接塗布する方法や、凸板印刷、凹板印刷、平板印刷、フレキソ印刷、オフセット印刷、又はスクリーン印刷等で印刷する方法等が挙げられる。
 形成された背面層5の厚さは、乾燥後の厚みで0.1~20μmであることが好ましい。薄いと帯電防止効果が発揮されず、過剰に塗布しても更なる効果が期待できず、不経済である。
<粘着剤層7>
 粘着剤層7は、基材フィルム3上に粘着剤を塗布することによって形成することができる。粘着剤は特に限定されないが、例えば、ゴム系粘着剤、アクリル系粘着剤、ウレタン系粘着剤、シリコーン系粘着剤等を使用することができる。本実施形態では紫外線硬化型粘着剤が好ましいため、アクリル系粘着剤を用いるのが好ましい。その場合、例えば(メタ)アクリル酸エステル共重合体と、分子中に2個以上の光重合性炭素-炭素二重結合を有する光重合性化合物と、多官能イソシアネート硬化剤と、光重合開始剤とを含む粘着剤が使用される。
 粘着剤中に、各種添加剤、例えば粘着付与剤、硬化剤、可塑剤、光重合性化合物、光開始剤、発泡剤、重合禁止剤、老化防止剤、充填剤等を適宜添加してもよい。
 粘着剤層7を形成する方法は特に限定されず、例えば、グラビアコーター、コンマコーター、バーコーター、ナイフコーター、又はロールコーター等のコーターで基材フィルム3上に直接塗布する方法や、凸板印刷、凹板印刷、平板印刷、フレキソ印刷、オフセット印刷、又はスクリーン印刷等で印刷する方法等が挙げられる。粘着剤層の厚さは、乾燥後の厚さで2~30μmが好ましい。粘着剤層が2μmよりも薄いと、十分な粘着力を発現できないおそれがある。一方、粘着剤層が30μmよりも厚いと、粘着シートの平行線透過率が低下したり、エキスパンドの際の力がチップに十分に伝わらなかったりして、チップが分割できなくなるおそれがある。
<半導体装置の製造方法>
 本実施形態のレーザーダイシング用粘着シート1は、表面に回路が形成された半導体ウエハに対して、粘着シート越しにレーザー光を照射してレーザーダイシングを行う用途に好適に利用される。レーザーダイシングは、特許文献1に開示されたように、レーザー光の照射によって半導体ウエハ内部に改質部を形成して、この改質部を起点として半導体ウエハの分割を行うステルスダイシングであることが好ましいが、これに限定されず、レーザー光を用いた任意のダイシングに利用可能である。
 ここで、粘着シート1を用いた半導体装置の製造方法のうちの、半導体ウエハの加工工程について説明する。
 まず、表面に回路が形成された半導体ウエハの裏面または表面に粘着シート1を貼付する(貼付工程)。
 次に、粘着シート1越しに、半導体ウエハに可視領域の波長のレーザー光を照射して、半導体ウエハの位置合わせを行う(位置合わせ工程)。
 次に、粘着シート1越しに、半導体ウエハに赤外領域の波長のレーザー光を照射して、半導体ウエハ内部に改質部を形成する(改質部形成工程)。
 次に、粘着シート1のエキスパンドにより、半導体ウエハを分割してチップ化する(エキスパンド工程)。
 上記の通り、粘着シート1は、基材フィルム3の背面側に形成された背面層5の表面の算術平均粗さRaが0.1μm以下であり且つ400~1400nmの波長領域における平行線透過率が85%以上であるので、粘着シート1越しに可視領域又は赤外領域の波長のレーザー光を照射した場合に、直進性の高いレーザー光が高い透過率で粘着シート1を透過する。このため、上記位置合わせ工程及び改質部形成工程を適切に行うことが容易である。
 また、粘着シート1は、23℃における引張弾性率が50~200MPaであり、且つ基材フィルム3の背面側に摩擦低減剤及び帯電防止剤を含有する背面層5が形成されているので、粘着シート1が適度に伸びやすく、且つ粘着シート1がエキスパンド装置に対して滑りやすいので、上記エキスパンド工程を適切に行うことが容易である。また、背面層5には、帯電防止剤が含まれているので、分割後のチップに異物が付着することが抑制される。
 以下、本発明を実施例により説明するが、本発明はこれら実施例に限定されるものではない。
 (使用原料)
 有機バインダー:メチルメタクリレートとn-ブチルメタクリレートの共重合体、市販品。
 帯電防止剤:ジメチルアミノエチルメタクリレート四級塩化物(四級アミン系ビニル単量体)、市販品。
 摩擦低減剤:シリコーン分子鎖の末端に(メタ)アクリロイル基を有するシリコーン系オリゴマ系単位30質量部を含有する、及びアクリル系ビニル単位70質量部を重合してなるシリコーン系グラフト共重合体、市販品。
 アクリル酸エステル共重合体:2-エチルヘキシルアクリレート/アクリル酸メチル/アクリル酸/2-ヒドロキシエチルアクリレート=22/71.5/6/0.5(質量比)、Mw=18万、Tg=-10℃)、市販品。
 光重合性化合物:ヘキサメチレンジイソシアネートとジペンタエリスリトールペンタアクリレートとからなるウレタンアクリレート、市販品
 硬化剤:トルエンジイソシアネートとトリメチロールプロパントリアクリレートのアダクト体、市販品。
 光重合開始剤:ベンジルジメチルケタール、市販品。
 基材フィルム:厚さ80μmのアイオノマー樹脂、市販品。
<実施例1>
 粘着シート1は以下のとおり作製した。
(背面層5)
 有機バインダー100質量部、帯電防止剤10質量部、摩擦低減剤10質量部を混合した溶液をグラビアコーターで基材フィルム3上に塗布し、厚さ1μmの背面層5を形成した。
(粘着剤)
 粘着剤は、アクリル酸エステル共重合体100質量部に対して、光重合性化合物を50質量部、硬化剤を3質量部、光重合開始剤を3質量部配合したものを用いた。
(粘着シートの製造)
 紫外線硬化型粘着剤をポリエチレンテレフタレート製のセパレーターフィルム上に、乾燥後の粘着剤層7の厚みが10μmとなるように塗工した。この粘着剤層7を、予め厚さ1μmの背面層5を設けた基材フィルム3の、背面層5とは反対側の面に塗工したのち、40℃で7日間熟成し、粘着シート1を得た。
(評価方法)
 算術平均粗さRa:背面層5の表面の算術平均粗さRaは、JIS B0601:2001に準拠して、ミツトヨ社製表面粗さ測定器(サーフテストSJ-301)を使用して、N=10で測定し、平均値を求めた。
 引張弾性率:粘着シート1の引張弾性率は、万能引張試験機(オリエンテック社製テンシロンRTA-T-2M)を用いて、JIS K7161:1994に準拠して、23℃、湿度50%の環境下において引張速度5mm/分で測定した。なお、粘着シートの引張弾性率は、紫外線照射前の粘着シートの引張弾性率を測定した。
 平行線透過率:粘着シート1の平行線透過率は、村上色彩研究所社製分光ヘーズメーカーHSP-150Vを用いて、JIS K 7361-1:1999に準拠して測定した。400~1400nmの波長領域における測定範囲で、最も低くなった透過率を表に記載した。
 動摩擦係数:23℃、湿度50%の環境下における粘着シート1の背面層5の動摩擦係数を、JIS K 7125に準じて、摩擦測定器TR-2(東洋精機製作所製)を用いて測定した。
 帯電防止性:23℃、湿度50%の環境下における粘着シート1の背面層5の表面抵抗率を、JIS K 6911に準じて、エレクトロメーター(アドバンテスト社R8340A)およびレジスティビティ・チャンバ(アドバンテスト社R12704A)を用いて測定した。
 チップ分割性:直径8インチ、厚さ100μmの研削済みシリコンウエハに粘着シート1を貼付し、粘着シート1越しにレーザー光を照射し、シリコンウエハ内部に改質層を形成した。その後、エキスパンド装置を用いて、引き落とし量20mm、エキスパンド速度10mm/sにて粘着シートをエキスパンドし、チップを分割した。チップの分割率に基づき、以下の基準により評価した。
 A:チップ分割率95%以上
 B:チップ分割率90%以上95%未満
 C:チップ分割率90%未満
 レーザー光の照射条件は以下のとおり行った。
・光源        :Nd-YAGレーザー
・波長        :1064nm
・繰り返し周波数   :100kHz
・パルス幅      :30ns
・カット速度     :100mm/秒
・ウエハサイズ    :50mm×50mm(正方形)
・カットチップサイズ :5mm×5mm
 異物付着の有無:分割したチップを光学顕微鏡で10チップ観察し、2μm以上のダストが付着していないか確認した。結果を表1に示す。
<実施例2~11及び比較例1~4>
 帯電防止剤および摩擦低減剤の配合量、基材フィルム3の種類および厚さ、背面層5表面の表面粗さを表1~表2に示すように変更した以外は実施例1と同様にして粘着シートを作製し、評価を行った。結果を表1~表2に示す。

 実施例1~11の粘着シート1は平行線透過率が85%以上であり、また適度な引張弾性率および帯電防止性を示すことから、チップ分割率が高く、分割後の異物付着も抑制できた。また、可視光に対しても高い透過率を示すことから、ウエハの位置合わせも容易であった。一方、比較例1~4では、チップ分割率が低かったり、分割後のチップに異物が付着したりしていた。
 比較例1では、背面層5に帯電防止剤を配合しなかったために、分割後のチップに異物が付着してしまった。
 比較例2では、背面層5に摩擦低減剤を配合しなかったために、チップ分割性が悪化した。
 比較例3では、背面層5表面の表面粗さが大きすぎたために、チップ分割性が悪化した。
 比較例4では、基材フィルム3の引張弾性率が大きすぎたために、チップ分割性が悪化した。

Claims (6)

  1. 基材フィルムの一方の面に摩擦低減剤及び帯電防止剤を含有する背面層を有し、他方の面に粘着剤層を有するレーザーダイシング用粘着シートであって、
    前記背面層の表面の算術平均粗さRaが0.1μm以下であり、
    前記粘着シートの23℃における引張弾性率が50~200MPaであり、
    400~1400nmの波長領域における平行線透過率が85%以上である、
    レーザーダイシング用粘着シート。
  2. 前記摩擦低減剤がシリコーン系グラフト共重合体である、請求項1に記載のレーザーダイシング用粘着シート。
  3. 前記帯電防止剤が四級アミン塩単量体である請求項1又は請求項2に記載のレーザーダイシング用粘着シート。
  4. 前記背面層には、有機バインダー100質量部、帯電防止剤0.005~10質量部、及び摩擦低減剤0.005~10質量部が含有される、請求項1~請求項3の何れか1つに記載のレーザーダイシング用粘着シート
  5. 前記有機バインダーが(メタ)アクリル酸エステル共重合体である請求項4に記載のレーザーダイシング用粘着シート。
  6. 表面に回路が形成された半導体ウエハの裏面または表面に、請求項1~請求項5の何れか1つに記載のレーザーダイシング用粘着シートを貼付する工程と、
    該粘着シート越しに、該半導体ウエハに可視領域の波長のレーザー光を照射して、ウエハの位置合わせを行う工程と、
    該粘着シート越しに、該半導体ウエハに赤外領域の波長のレーザー光を照射して、ウエハ内部に改質部を形成する工程と、
    該粘着シートのエキスパンドにより、該半導体ウエハを分割してチップ化する工程と、
    を含む半導体装置の製造方法。
