Abstract

 本発明は、パターンの深さ方向の測定を高精度に実現するパターン測定方法、及びパターン測定装置の提供を目的とする。本発明では、集束イオンビームの照射によって、深穴、深溝、或いは立体構造を有する回路素子を含む試料領域に傾斜面を形成し、傾斜面と試料表面との間の境界を含むように、走査電子顕微鏡の視野を設定し、当該視野への電子ビームの走査によって得られる検出信号に基づいて、前記視野の画像を取得し、当該取得された画像を用いて、傾斜面と非傾斜面の境界となる第1の位置と、傾斜面内に位置する所望の深穴または深溝の位置である第2の位置を特定し、当該第1の位置と第2の位置との間の前記試料表面方向の寸法と、前記斜面の角度に基づいて、前記深穴、深溝、或いは立体構造を有する回路素子を構成するパターンの高さ方向の寸法を求めるステップを有するパターン測定方法、及び個の測定を実現する装置を提案する。

Description

パターン測定方法、及びパターン測定装置
 本発明は、パターン測定方法、及びパターン測定装置に係り、特に、立体構造を有するパターンの測定を正確に行うことが可能なパターン測定方法、及びパターン測定装置に関する。
 半導体デバイスの製造工程において、近年、更なる微細化が進み、プロセス管理のためのパターンの寸法管理の重要性が高まりつつある。また、昨今、パターンを立体構造化することによって、パターンを集積化する製造法が適用されつつある。立体構造化したパターンの寸法を管理するためには、断面方向のパターンの出来栄えを評価する必要がある。パターンの断面を評価するためには、試料を割って、破断面上に見えるパターン断面を観察することが考えられる。また、試料を割ることなく、試料表面から垂直な方向に掘り込みを作り、試料の縦方向の断面が露出する面を、試料表面に対して垂直な方向に形成して、その断面を評価することが考えられる。
 特許文献1には、集束イオンビーム(Focused Ion Beam:FIB)によって、テーパー形状の斜面を形成し、電子顕微鏡を用いて、形成された斜面の表面観察像を取得し、電子線の走査距離Xと、斜面の傾斜角αに基づいて、2・X・tanαを演算することによって、試料厚さtを演算することが説明されている。

 近年、立体構造が微細化したパターンが必要とされており、それらの加工プロセスを安定化させるために、それらの深さあるいは高さ方向の形状や寸法を、高精度に計測するニーズが高まることが予想される。例えば、複数の階層構造を持つデバイスの階層間を導通させるためのコンタクトホールは、微細化に伴い直径が数十nmしかないものの、集積度向上に伴う階層数の増加により、深さが数千nmに伸びている。また、立体構造を持つFinFETデバイスのFinラインパターンは、幅が数十nm、高さがその数倍程度の断面形状である。ここはスイッチング電流の通り路であるため、ラインの線幅を高さ方向にサブnmの精度で管理する必要があると考えられる。
 一方、デバイスの量産工程においては、ウエハを割ってしまうと、その後の工程に戻すことができなくなるため、各工程管理で計測するごとにウエハが失われ、歩留まりが低下する。
 また、ウエハを割って断面を観察するには、所用時間が数時間程度かかるため、断面形状の異常が検知されても、数時間内に量産ラインで製造されてしまったウエハのプロセスを改善することができず、やはり歩留り低下の要因になってしまっている。
 更に、試料表面から垂直な方向に掘り込みを作る方法では、掘り込む体積が大きいために、加工時間を含む所要時間が長くなるので、同様に歩留り低下の要因になってしまう。
 また、特許文献1に説明されているように、電子線の走査距離Xと、加工斜面の傾斜角αに基づいて、試料の高さ方向の情報を得ようとすると、高精度な測定を行うことができない。走査距離を求める上で、その始点(或いは終点)を正確に把握しなければ、高精度な測定は望めないが、特許文献1には測定基準となる点を正確に求めるための手法についての説明がない。
 以下に、パターンの深さ方向の測定を高精度に実現することを目的とするパターン測定方法、及びパターン測定装置を提案する。
 上記目的を達成するためと一態様として、以下に走査電子顕微鏡によって得られた検出信号に基づいて、試料に形成された深穴、深溝、或いは立体構造を有する回路素子を構成するパターンの測定を実行するパターン測定方法であって、集束イオンビームの照射によって、前記深穴、深溝、或いは立体構造を有する回路素子を含む試料領域に傾斜面を形成するステップと、前記傾斜面と前記試料表面との間の境界を含むように、前記走査電子顕微鏡の視野を設定し、当該視野への電子ビームの走査によって得られる検出信号に基づいて、前記視野の画像を取得するステップと、当該取得された画像を用いて、前記傾斜面と非傾斜面の境界となる第1の位置を特定するステップと、前記傾斜面内に位置する所望の深穴または深溝の位置、前記深穴または深溝の底、或いは前記立体構造を有するパターンに交差する層の表面の位置である第2の位置を特定するステップと、前記第1の位置と前記第2の位置との間の前記試料表面方向の寸法と、前記斜面の角度に基づいて、前記深穴
、深溝、或いは立体構造を有する回路素子を構成するパターンの高さ方向の寸法を求めるステップを有するパターン測定方法を提案する。
 また、上記目的を達成するための更に具体的な態様として、以下に走査電子顕微鏡によって得られた検出信号に基づいて、試料に形成されたフィン状のパターンを含む回路素子の測定を実行するパターン測定方法であって、集束イオンビームの照射によって、前記フィン状のパターンの断面がその表面に露出するように、前記回路素子を含む領域に斜面を形成するステップと、前記フィンの上端、及び当該フィンの上端より下層側の領域を含むように、前記走査電子顕微鏡の視野を設定し、当該視野への電子ビームの走査によって得られる検出信号に基づいて、前記視野の画像を取得するステップと、当該取得された画像を用いて、前記フィン状のパターンの上端の第1の位置を特定するステップと、当該フィン状のパターン上端より試料の下層側に位置する第2の位置を特定するステップと、前記第1の位置と前記第2の位置との間の前記試料表面方向の寸法と、前記斜面の角度に基づいて、前記フィン状のパターンの高さ方向の寸法測定を実行するステップを有するパターン測定方法を提案する。
 更に、上記目的を達成するための他の態様として、以下に走査電子顕微鏡によって得られた検出信号に基づいて、試料上に形成されたパターンの寸法を測定するパターン測定装置であって、前記走査電子顕微鏡によって得られた信号に基づいて、前記試料に形成された傾斜面と非傾斜面との間の境界を特定し、当該境界と前記画像内に含まれるパターンとの間の前記試料表面方向の寸法を測定し、当該寸法値と、前記傾斜面と試料表面との間の相対角に基づいて、前記パターンの高さ方向の寸法を測定する演算装置を備えたパターン測定装置を提案する。
 また、上記目的を達成するための更に具体的な態様として、以下に走査電子顕微鏡によって得られた検出信号に基づいて、試料上に形成されたパターンの寸法を測定するパターン測定装置であって、前記走査電子顕微鏡によって得られた信号に基づいて、フィン状のパターンの上端の位置を特定し、当該フィン状のパターンより下層側に位置する酸化シリコン層の位置を特定し、前記フィン状のパターンの上端の位置と、前記酸化シリコン層と位置との間の前記試料表面方向の寸法と、前記試料上に形成された斜面の角度に基づいて、前記フィン状のパターンの高さ方向の寸法を求める演算装置を備えたパターン測定装置を提案する。
 上記構成によれば、パターンの深さ方向の測定を高精度に実現することが可能となる。

 以下に説明する実施例は、主に電子顕微鏡を用いた高さ測定を行う方法、及び装置に関するものである。微細化が進む半導体デバイスを、電子顕微鏡以外の手段で計測しようとすると、デバイスの量産工場においては、スループットや計測精度が低下し、装置管理コストが増加する。そのため、量産には適さない。以下に、電子顕微鏡をなるべく改造することなく、スループット、計測精度、および装置管理コストがいずれも良好な計測を実現する方法、及び装置について説明する。
 以下に説明する実施例では、主に、測定対象のパターンが存在する部分を含む領域に対し、試料表面から斜めに下る斜面を加工によって形成し、加工表面に露出しているパターンと、下り斜面の開始位置との間の距離を計測し、深さ方向(加工前の試料表面方向をX-Y方向とした場合のZ方向)の試料表面と、パターンとの距離を、下り斜面の開始位置とパターンのX-Y方向の距離から算出することによって、深さ方向の情報を得る方法、及び装置について説明する。
 以下に説明する実施例によれば、ウエハを割ることなく、パターンの深さ方向の寸法や、深さ方向の位置の変化に伴うパターン形状の変化等を計測できるようになる。また、ウエハを割って断面を評価する計測法では、パターンが破断面に対して垂直な方向に曲がっている場合に、その曲がった方向やずれ量を定量的に計測することが困難であった。つまり、破断面上に見えるパターン断面形状が、ウエハ表面から深くなるほど小さくなっていった場合に、本当にパターンが細くなっているのか、それとも破断面に対して垂直な方向に曲がり、破断面から中心がずれることによって、断面形状が見かけ上小さくなったのかを、見分けることができない。それに対して、以下に説明する実施例によれば、パターンの深さ方向の曲りは、掘り下げた断面に露出されたパターンの位置ずれとして計測されるため、断面形状の変化と独立して計測することが可能になる。
 以下に、本実施例の一態様として、高倍率画像に基づいて、パターンの深さ方向の測定を高精度に実現することを目的とするパターン測定方法、及びパターン測定装置について説明する。
 高倍率画像を用いて深穴や深溝等を高精度に測定するための一態様として、走査電子顕微鏡(Scanning Electron Microscope:SEM)によって得られた検出信号に基づいて、パターン測定を実行するパターン測定方法であって、集束イオンビームによって、測定対象となるパターン、或いはエッジを加工領域に含むと共に、当該加工領域に斜面を形成するように、前記集束イオンビームを照射するステップと、前記測定対象となるパターン、或いは当該パターンの第1の部分と、前記斜面と試料表面との間の傾斜境界、或いは前記前記パターンの第2の部分の少なくとも2つの領域に、前記走査電子顕微鏡の視野(Field Of View:FOV)を設定し、それぞれの検出信号を取得するステップと、前記少なくとも2つの領域の視野から得られた検出信号に基づいて、前記試料表面方向の寸法を測定するステップと、当該試料表面方向の寸法と、前記斜面の角度に基づいて、前記測定対象となるパターン、或いは前記第1の部分と、前記傾斜境界、或いは前記第2の部分との間の寸法を演算するパターン測定方法を提案する。
 更に、走査電子顕微鏡によって得られた検出信号に基づいて、試料上に形成されたパターンの寸法を測定するパターン測定装置であって、前記走査電子顕微鏡によって得られた第1の画像上で、当該第1の画像の視野より小さい第1の視野、当該第1の視野とは異なる位置であって、前記第1の画像の視野より小さい第2の視野、前記第1の視野と前記第2の視野の少なくとも一方内であって、パターンの測定基準となる第1の部分と第2の部分の少なくとも1つを抽出する測長カーソルを設定する入力装置と、当該入力装置によって設定された第1の視野の測長カーソル内で、前記パターンの第1の部分を特定し、前記第2の視野内で、前記試料表面と傾斜面との間と境界、或いは前記第2の視野内に設定された測長カーソル内のパターンの第2の部分を特定し、前記第1の部分と、前記境界、或いは第2の部分との間の寸法を測定する演算装置を備えたパターン測定装置を提案する。
 以下図面を用いて、より詳細に深さ方向の情報を取得するための方法、及び装置について説明する。
 図8は、FIBを用いて試料表面を加工した試料を示す図であり、特に、試料表面方向(X-Y方向)に交差する方向の傾斜面が試料に形成されるように加工した例を示す図である。図8の例では、深穴パターンが密集している部分が斜め掘りされている。図の右から左に向かってイオンビームが、試料表面に対して斜めに入射して試料表面を斜めに掘り下げた結果、図の右から左に向かって下っていく斜面が形成されている。一方、深穴パターンは、試料表面に対して垂直方向に掘られているため、斜面がパターンの穴底の深さに達するまで、斜面に深穴パターンの断面が露出する。
 図9は、傾斜面が形成された試料の側視図である。図の右上方からイオンビームが入射して、右から左に下っていく加工面が形成されている。試料表面と加工面とが交差しているところが、掘削開始点である。そこからイオンビームは直進して左下に下っていく加工面が形成されている。図9の例では、イオンビームと、試料表面とがなす角度、すなわち加工面の下り角度が40°となっている。
 この傾斜面をZ方向から観察すると、Z方向に積層されたレイヤの断面を観察することができる。さらに、加工面は未加工の試料表面から下っていく斜面になっているので、斜面を下るにつれて、より深い部分に相当する深穴断面が、露出していることになる。すなわち、様々な深さの位置で切った深穴パターンの断面形状を、加工面上に見ることが可能である。図9のでは、掘削開始点から左方向へ水平に4μmの位置にある断面の深さは、3.4μmとなる。
 一方、パターンの寸法を測定する機能を有するSEM(Critical Dimension-SEM:CD-SEM)には、微細なパターンの寸法を高精度に測定するために、高い分解能が要求されている。高分解能化を実現するためには、試料表面と対物レンズとの間の距離(ワーキングディスタンス)を、小さくする必要があり、限られた空間の中でウェハのような大型の試料を傾けることが事実上困難である。以下に、試料表面に対して垂直な方向からビームを照射することによって、高さ方向(Z方向)の情報を得る手法、及びそれを実現するための装置について説明する。
 本実施例では、FIBによる傾斜面形成加工を施した上で、試料表面(図9の未加工領域の試料表面)に対し垂直であり、且つ傾斜加工面に交差する方向からビームを照射することによって得られる信号を検出することによって、傾斜加工面の情報を取得する。傾斜加工面上には、測定対象となるパターン、或いは断面形状が露出しており、CD-SEMによる画像取得によって、その位置を捉えることができる。傾斜加工面と試料表面の境界(掘削開始点)と測定対象となるパターン、或いは断面形状との距離がLである場合、当該パターン、或いは断面形状の深さ(試料表面との距離)Dは、数1で表すことができる。

 図10は、上記演算式に基づいて、深さ情報を得る具体的な工程を示すフローチャートである。予め、FIBを用いて図8、9に例示したような傾斜加工面を形成しておき、その加工情報(加工位置、傾斜角度(イオンビームの照射方向等))を取得しておく。傾斜加工面が形成されたウエハをSEMのステージに配置し、加工情報に基づいて、FIB加工された部分が電子顕微鏡の低い倍率視野に入るように、ウエハステージを動かす(ステップ1)。上述のように、FIB加工された部分の座標データ(加工位置情報)は、FIB加工装置から送られているため、例えば3000倍程度の倍率で、加工部分をSEM視野内にとらえることができる。その際、FIB加工部分の明るさやコントラストは、明らかに周囲の未加工部分とは異なるので、画像の自動識別機能により、その加工部分がSEM視野の中心に来るようにステージ位置や視野移動(ビームシフト)を自動的に行い、このあとの高倍率測定で視野が狭くなってもその中に加工部分をとらえることができるようになる。
 次に、斜め掘りされた部分を、複数のSEM画像をつなぎあわせて撮影する(ステップ2)。その例を図11に示す。FIBにより斜め掘りされた表面で、測定対象となるパターンの断面が露出している領域は、パターンが深いほど長い領域となるので、一枚のSEM画像ですべてを写すことができない場合がある。
 例えば、20nmノード以下の密集した深穴パターンを測長するために、倍率を30万倍にして観察すると、表示領域の大きさが13.5cm角である場合、SEM画像では450nm角の正方形の領域しか写すことができない。一方、穴の深さが約3.4μmあると、傾斜加工面と試料表面の境界と、3.4μmの深さを持つ部分との間の試料表面方向の長さは、4μmあることになる。よって、この領域をすべて倍率30万倍で撮像するためには、少なくとも9枚のSEM画像が必要となる。連結した画像を取得する場合、視野を少しずつずらしながら、撮像する必要がある。ただし、視野位置をずらすほどに、下り斜面である加工面は下がっていくので、領域ごとにSEMを取得する際の焦点を調整する必要がある。そこで、基準線を含む視野位置を基準にして、そこからの視野移動量を記録しておき、視野移動量を数1のLとしたときに求められる深さDの分だけ、焦点位置を下方に修正する機能を持たせる。このようにすると、焦点の調節が正確にかつ早くできるので、測定値の高精度化と高速化を図ることが可能となる。
 次に、図11の基準線(掘削開始線)を特定すると共に、深さを測定するパターンを選択する(ステップ3)。この際に、基準線から等しい距離に位置するパターンが複数存在する場合には、これらを囲んで測定対象として選択する。図11の例では3つのパターンが選択されている。選択されたパターンの深さを測定する場合には、例えばカーソル内の各パターンについて、カーソルとパターンの相対位置を求める等の処理によって、カーソル内でのパターンの位置を測定する。また、パターンと周囲のコントラストが明確な場合は、二値化処理等を行い、パターンとして認識された領域の重心位置を求めることによって、測定基準位置を抽出するようにしても良い。また、穴の深さを測定する場合、穴底を自動的に認識するような画像処理を行うことによって、測定基準位置を抽出するようにしても良い。
 次に、特定された基準線と抽出されたパターン重心(中心)間の寸法を測定し、数1に基づいて、深さDを求める(ステップ4、5)。上記のような測定法によれば、深穴等の深さを測定する場合であっても、高倍率画像に基づく高精度測定を行うことが可能となる。仮に、深穴の深さが約3μmあると、FIB加工面上で穴底が見えているところと、基準線との距離は約4μmになる。穴径が約30nmであると、その寸法を計測するためにはSEM画像の倍率が20万倍程度必要であり、そのSEM画像の視野は約0.7μm程度であるから、穴底が写っているSEM像内に、基準線は写っていないことになる。上記のように、傾斜境界と測定対象のそれぞれについて、高倍率画像を用いた画像取得を行うことによって、深穴等の深さ測定を高精度に行うことが可能となる。
 次に、測定の基点となる基準線(傾斜境界)について説明する。基準線とは、FIB斜め掘り面に露出しているパターン断面の深さを算出するときに基準となる面と、斜め掘り面とが交差している線である。例えば、密集している深穴を測定する場合には、ウエハ表面が基準面であり、ウエハ表面からFIB斜め掘りが始まる線が、基準線である。この場合は、斜め掘り面に露出している穴ターンの深さは、ウエハ表面を基準にしたときの深さである。この基準線をSEM画像において特定するためには、FIB加工を始める前に試料表面に形成するカーボン保護膜が、FIB加工によって切れ始めている線を見つけなければならない。そのためには、カーボン保護膜の部分と、斜め掘りされた部分とのコントラスト差を、SEM画像において見分けて、その境界線を基準線に定める必要がある。
 以下に上述のような測定を可能とするパターン測定装置の詳細を説明する。図1はSEM100の概要を示す図である。電子源101から引出電極102によって引き出され、図示しない加速電極によって加速された電子ビーム103は、集束レンズの一形態であるコンデンサレンズ104によって、絞られた後に、走査偏向器105により、試料109上を一次元的、或いは二次元的に走査される。電子ビーム103は試料台108に内蔵された電極に印加された負電圧により減速されると共に、対物レンズ106のレンズ作用によって集束されて試料109上に照射される。
 電子ビーム103が試料109に照射されると、当該照射個所から二次電子、及び後方散乱電子のような電子110が放出される。放出された電子110は、試料に印加される負電圧に基づく加速作用によって、電子源方向に加速され、変換電極112に衝突し、二次電子111を生じさせる。変換電極112から放出された二次電子111は、検出器113によって捕捉され、捕捉された二次電子量によって、検出器113の出力が変化する。この出力に応じて図示しない表示装置の輝度が変化する。例えば二次元像を形成する場合には、走査偏向器105への偏向信号と、検出器113の出力との同期をとることで、走査領域の画像を形成する。また、図1に例示する走査電子顕微鏡には、電子ビームの走査領域を移動する偏向器(図示せず)が備えられている。この偏向器は異なる位置に存在する同一形状のパターンの画像等を形成するために用いられる。この偏向器はイメージシフト偏向器とも呼ばれ、試料ステージによる試料移動等を行うことなく、電子顕微鏡の視野位置の移動を可能とする。イメージシフト偏向器と走査偏向器を共通の偏向器とし、イメージシフト用の信号と走査用の信号を重畳して、偏向器に供給するようにしても良い。
 なお、図1の例では試料から放出された電子を変換電極にて一端変換して検出する例について説明しているが、無論このような構成に限られることはなく、例えば加速された電子の軌道上に、電子倍像管や検出器の検出面を配置するような構成とすることも可能である。
 制御装置120は、走査電子顕微鏡の各構成を制御すると共に、検出された電子に基づいて画像を形成する機能や、ラインプロファイルと呼ばれる検出電子の強度分布に基づいて、試料上に形成されたパターンのパターン幅を測定する機能を備えている。
 図2は、FIB装置200の概要を示す図である。この装置は、所望のイオンを放出する液体金属イオン源201、液体金属イオン源201からイオンを引き出す引き出し電極202、放出イオン203の中央部のみを下流に通すアパーチャ204、放出したイオンの拡がりを抑制する集束レンズ205、イオンビームを一時的に試料206の表面に到達させないようにイオンビーム軌道をずらすブランカ207、ビーム直径とビーム電流を調整する絞り208、イオンビーム軌道を光軸上に補正するアライナ209、イオンビームを試料面上で走査掃引する偏向器210、イオンビームを試料面上で集束させる対物レンズ211、試料台212、集束イオンビーム213が試料206の表面に入射した際に放出される二次電子を捕獲する二次電子検出器214などから構成される。
 更に上記各構成要素を制御する制御装置215が備えられる。制御装置215は、絞り208によって電流が調整されたイオンビーム213を所定の加工位置に照射すると共に、当該イオンビーム213を偏向器210によって走査することにより、所望の領域の穴あけ加工を実行する。また、試料台212は、図示しない移動機構が備えられており、試料206を、X-Y方向(イオンビーム照射方向をZ方向としたとき)、Z方向に移動可能とすると共に、傾斜、回転等の動作が可能なように構成されている。試料表面に対するビームの傾斜照射によって、図8に例示するような傾斜面加工が行われる。
 図3は、SEM100とFIB装置200を含む測定システムの一例を示す図である。図3に例示するシステムには、SEM100、FIB装置200、演算処理装置301、設計データ記憶媒体302が含まれている。演算処理装置301は、SEM100やFIB装置200に、測定条件や加工条件を含む制御信号の供給を行い、SEM100によって得られた検出信号や測定結果に基づいて、パターンの測定に関する処理を実行する演算処理部304や、測定条件や加工条件を定める動作プログラムであるレシピや、測定結果等を記憶するメモリ305が内蔵されている。SEM100によって得られた検出信号は、演算処理装置301に内蔵されるCPU、ASIC、FPGA等の画像処理ハードウェアに供給され、目的に応じた画像処理が行われる。
 演算処理部304には、FIB200の加工条件を設定する加工条件設定部306、SEM100による測定条件を設定する測定条件設定部307、画像取得領域や測長ボックスを設定する領域設定部308、SEM100によって得られた検出信号に基づいて測定を実行する測定実行部309、及びメモリ305等に予め記憶された数1のような演算式に基づいて、パターン等の高さを演算する高さ演算部310が内蔵されている。加工条件や測定条件等は入力装置303によって設定することが可能であり、当該設定に基づいて、加工や測定のためのレシピが生成される。
 また、設定された加工位置の座標情報等は、SEM100の測定条件として、イオンビームの入射角度の情報等は、高さ演算部310の高さ(深さ)演算のための情報として、メモリ305に記憶される。
 図4は、FIBによる加工領域に対する測定条件を設定するGUI画面の一例を示す図である。図4に例示するGUI画面は、例えば入力装置303の表示装置に表示されるものであって、当該GUI画面を用いた設定により、演算処理部301は、SEM100を制御する動作プログラムであるレシピを作成し、そのプログラムをSEMを制御する制御装置120に伝送する。図4に例示するGUI画面は主に、SEM画像を表示すると共に、カーソル401等によるSEM画像上の領域設定が可能なSEM画像表示領域402と、測定対象を数値的に定義する測定対象設定領域403(Target Definition)を含んでいる。SEM画像表示領域402の内、ターゲット画面を表示する領域(FIBによる加工領域全体404を表示する領域)405は、高倍率画像の取得領域406(Sub Target)の位置や大きさを、ポインティングデバイス等によって設定可能に構成されている。更に領域406内では、測定基準位置(測定始点、測定終点)を抽出するための測長ボックス407の設定が可能となっている。領域406や測長ボックス407の設定によって作成された動作レシピは、SEM100の制御に用いられ、高倍率画像表示領域408(Sub Target)に表示される画像取得条件となる。
 測長ボックスは測長カーソルとも呼ばれ、その領域内で選択的に測定基準を特定するためのものである。 測定対象設定領域403では、ポインティングデバイスを用いること
なく、画像取得条件や測定条件の設定が可能となっている。測定対象設定領域403は主に、ターゲットの画像取得条件等を設定するための設定領域409、高倍率画像の取得条件を設定する設定領域410、測定条件を設定する設定領域411の3つに分かれている。設定領域409の測定目的(Category)を入力するウィンドウには、本実施例における測定目的の1つである高さ測定(Height Measurement)が選択されている。この測定目的の入力に応じて、設定領域410、411における設定項目が変化する。先述したように、高さ測定の場合、測定始点と測定終点が大きく離間し、1つの視野内に測定始点と終点を収めようとすると、高倍率観察ができなくなるため、複数の高倍率画像の取得条件が設定できるように、設定領域410の設定項目が設けられる。設定領域410では少なくとも2つの高倍率取得領域(Sub Taget 1、2)の設定を可能としている。また、図示はしないが、視野(Field Of Veiw)の大きさ(FOV size)の大きさを設定可能とするようにしても良い。設定領域411では測定目的に応じた測長ボックス407内の処理条件の設定が可能となっている。図4に例示するGUI画面では、高さ測定の中でもホールの深さ(Hole Depth)が測定目的として設定されている。
 先述したように、ホールの深さを測定する場合、FIBによる加工始点(試料表面とFIB加工領域の境界)を基準とする必要がある一方で、深さ穴底に近い側の測定基準は、ホールの中心(重心)とする必要がある。このように、高さ測定を行う場合には、測定始点と測定終点で、測定基準を決定するための処理内容が変化することになるため、個々に処理内容を設定できるようにしておくことが望ましい。図4の例では、Sub Target1では、測長ボックス412内の重心位置(Gravity point)413を抽出する設定がなされている一方で、Sub Target2では、測長ボックス414内で傾斜境界(Tilt boundary)415を抽出する設定がなされている。測長ボックス412内では、パターン認識を行い、その重心位置を求める必要がある一方で、測長ボックス414ではパターンの位置によらず、傾斜境界を抽出する必要がある。このように測長の目的に応じて測長ボックス内の処理内容に変化を持たせることを可能とすることによって、高さ方向の測定を高精度に行うことが可能となる。 
 パターン重心を抽出する手法として、種々の方法が考えられるが、例えばパターン認識に基づいて、パターンの輪郭線を抽出し、当該輪郭線の距離画像に基づいて、重心位置を求めることが考えられる。また、傾斜境界を抽出する手法としては、エッジ効果により、平坦面より傾斜面の方が輝度が大きくなる現象を利用して、輝度差に応じて両者の境界を決定する手法が考えられる。例えば、測長ボックス414のX方向の輝度変化を示す波形プロファイルを取得し、輝度が変化する位置を特定するようにしても良い。また、傾斜境界を抽出する場合、ホールパターンの存在が正確な境界抽出の妨げになる可能性もあるため、パターン認識や周期性のある構造物の抽出処理等に基づいて、パターンを除外、或いは隣接する背景部と画素値を一致させる等の処理等を行うようにしても良い。なお、複数配列されているホールパターンと異なり、画像処理等によって、傾斜境界の特定は容易であるため、測長カーソル406の設定なしに、傾斜境界を特定するようにしても良い。
 図4に例示したように、低倍率画像にて、傾斜境界と測定対象パターンの設定を可能とすることによって、目的のパターンの高さ(深さ)測定を容易に実現することが可能となる。なお、Sub target2の位置は、GUI画面経由で設定するのではなく、FIB装置200に供給した加工位置情報に基づいて、自動的に設定するようにしても良い。また、測長ボックス等の設定なしに、Sub target2内で、明るさの変化点(傾斜面と試料表面の境界)を自動的にサーチするようにしても良い。明るさの変化点の特定には、X方向の輝度プロファイルを作成し、輝度プロファイルを微分処理することによって、変化点を求めることが考えられる。
 図5は、2つのサブターゲット501、502内の重心位置413と、傾斜境界415との間の寸法を測定する方法を説明する図である。本例では、2つのサブターゲット501、502の画像を取得し、それぞれに設定された測長ボックス412、414の中で、重心位置413と、傾斜境界415の位置を特定し、当該位置と、測長ボックスとの中心との距離(Δxb,Δxs)を求める。その上で、サブターゲット501とサブターゲット502との間の視野移動量(ビームの偏向量)Δxと、Δxb及びΔxsを加算することによって、加工始点と測定対象パターン間の距離を正確に求めることが可能となる。
 Δxは、イメージシフトを行う際の偏向器に供給する信号量に比例する値であり、予め、メモリ305等に記憶しておく。このような手法によれば、傾斜開始点と傾斜面に位置する測定対象パターンの試料表面方向の距離を正確に測定することが可能となり、結果として、正確な高さ(深さ)測定を行うことが可能となる。なお、図5の例では、サブターゲットと測長ボックスの中心位置が同じ例を示しているが、これに限られることはなく、測長ボックスはサブターゲットの中の任意の位置に設定することができる。この場合、サブターゲットと測長ボックスの中心位置のずれ分が、測長値に加算されることになる。
 図6は、測定始点と測定終点だけではなく、その間の画像も併せて取得することによって、正確な測定を可能とする例を示す図である。図6は、サブターゲット501、502の画像だけではなく、その間の領域601、602の画像も取得されている例を示している。帯電等の影響によりサブターゲットの画像取得位置がずれると、同じような素子が配列されている試料の場合、誤って、測定対象ではない、隣接したパターンを測定対象として認識してしまう可能性がある。そこで本例では、2つのターゲット間に、異なる位置であって、それぞれ隣接する画像領域間で視野を重畳させるように、画像取得領域を設定する。図6の例では、重畳領域603、604、605が設けられ、重畳領域を用いたパターン照合処理(パターンマッチング)を実行することにより、画像間の相対的な位置合わせが可能となり、中間画像によって連結される2つのターゲットも相対的に正確に位置合わせされる。このような正確な位置合わせのもとに連結された画像を用いて、傾斜境界と測定対象パターンとの測定を行うことによって、高倍率画像では、その範囲に収まらない離間した測定始点と測定終点を持つ測定対象であっても、高精度な測定を行うことが可能となる。
 連結画像を用いた測定では例えば、複数の画像に跨る輝度プロファイルを形成し、パターン重心と傾斜境界を示すプロファイルの変化を検出することによって、数1のLに相当する値を求めることが考えられる。
 なお、これまでの説明では、低倍率画像上で、高倍率画像取得領域や測長ボックスをマニュアルで設定する例について説明したが、後述する手法に基づけば、一連の工程を自動的に行うことができる。自動的に深さ測定を行う例を図18、図19を用いて説明する。図18は傾斜加工領域を含む低倍率画像1801の一例を示す図である。低倍率画像1801の表示領域内には多数のホールパターン1802が含まれている。矩形1803はFIBによる加工領域を示しており、図面の下方側が深い傾斜面加工が施されている。
 図19は、図18に例示する試料に対する自動測定を実行する工程を示すフローチャートである。まず、図18に例示するような加工が施された試料を、SEMに導入する(ステップ1901)。次に、FIB加工位置情報に基づいて、低倍率取得領域がSEMの視野と一致するように、ステージを移動させる(ステップ1902)。ステージ移動後、電子ビームを走査して低倍率画像を取得する(ステップ1903)。次に、低倍率画像上で、或いはFIB加工位置情報に基づいて、傾斜境界を特定するための高倍率画像取得用FOVを設定する(ステップ1904)。この場合、ステージ精度やプロセス変動等により、高倍率用画像取得用FOVが正確な位置に設定されていないことも考えられるので、上述のような境界判断アルゴリズムに基づいて、境界検出を行い(ステップ1905)、境界が検出されなかった場合には、隣接する領域に視野を設定することによって、境界を検出する。この処理を境界が検出されるまで繰り返す(ステップ1907のサーチアラウンド)。図18の例では最初の視野内に境界が無い場合、異なるY方向の位置に境界が存在すると考えられるため、Y方向に視野を移動させて、境界検出を行う。次に、検出された境界に対して、傾斜加工面側に位置する領域1804の画像を取得し、当該画像に基づいてテンプレートを作成する(ステップ1906、1908)。テンプレートは低倍率画像の一部を切り出すようにして形成する。このテンプレートを用いて、傾斜加工面の深さ方向に向かって、パターンサーチを実行する(ステップ1909)。このパターンサーチを行うに当たり、領域1804から深さ方向に向かってパターン検索を行い、最初のマッチング位置1804との距離ΔY1を得ると共に、それ以降は、ΔY1ごとにテンプレートマッチングを行い、マッチングスコアを算出するようにしても良い。
 パターンサーチの工程では、パターンサーチを行いつつ、マッチングスコアが所定値以下になる位置を特定する。図18の例では領域1806が、マッチングスコアが所定値以下となる位置となる。領域1806に含まれるパターン1808は、ホールパターンのレジスト残渣等を示しており、ホールパターンの底に相当する。また、パターンの底部が傾斜加工面とほぼ同じ高さとなり、深穴である他のホールパターンと比較して、底部から放出される電子の検出効率が高いため、他のホールパターンに対して相対的に明るいパターンとなる。領域1806より更に深い領域1807は穴底より更に深い領域であるため、ホールパターンが存在しない。よって、領域1804から抽出された画像に基づくテンプレートを用いたサーチを行うと、領域1806でのマッチングスコアが低下することになる。例えばΔY1ごとにマッチングスコア(一致度)を求め、スコアが所定値以下となった個所を特定することによって、ホール底部を示すパターンを特定することが可能となる。
 そして、パターン1808を含むように、高倍率画像用FOVを設定し、パターン重心等を求めることによって、パターン1808の位置を特定する(ステップ1910、1911)。パターン1808の重心と、傾斜境界1809との距離を測定することによって、数1のLを求めることができる(ステップ1912)。なお、予めホール底を示すテンプレートが用意されている場合には、傾斜境界1809を基点としたパターンサーチを行い、マッチングスコアが所定値以上となった個所をパターン底部として特定するようにしても良い。
 以上のような動作プログラムを、演算処理装置301のメモリ305、或いはSEM100に内蔵された記憶媒体に記憶させ、当該動作プログラムに基づいて、SEM100の制御を行うことによって、高精度な深さ方向の測定を自動で行うことが可能となる。
 以上の説明は、主にホールパターンの深さを測定する手法に関するものであるが、三次元構造を持つパターンの高さ方向の評価に、上述の手法を応用することもできる。例えばFinFETと呼ばれるトランジスタは、多数のFinと呼ばれる構造体が高さ方向に形成されており、このFinの高さが回路の性能を決定する重要な要素となるため、半導体プロセスの管理において、重要な評価項目となる。このようなFinFET構造におけるFinの高さを測定する場合には、Fin間を埋めている酸化シリコンの表面を基準とした測定を実行する。
 以下にFinFETのような三次元構造体の高さ方向の寸法を測定するに好適な手法を説明する。図12は、FIBによる傾斜面加工を施したFinFETの断面構造を示す図である。複数配列されたFinの配列方向に対し、垂直な方向に複数のダミーゲートが平行に並んでいる。そのFinの長手方向とFinの配列方向に向かう仮想線をその面内に含む二次元平面に交差する方向に傾斜面が形成される。また、Finの最上部と底部が傾斜面に露出するように加工されている。
 2つのFinに挟まれた溝の中は、酸化ケイ素で埋められており、Finの先端部分が絶縁物である酸化シリコンの層から突き出ている。FinFETトランジスタ素子では、この突き出ている部分を電流が流れるので、製造プロセスの管理においては、個々のFinに対して、この突き出ている部分の幅や高さを計測することが重要である。
 図13は、FinFETを含む試料領域に対し、傾斜面加工を行った後、傾斜加工面をSEMで撮像した画像例(トップダウン像)を示す図である。
 Fin1301の頂上を結んだ仮想的な線を、基準線1302とする。この線は、FIBによるFinの斜め切りが始まった部分であり、Finの傾斜面開始点である。また、傾斜面開始点であると同時に、Finの上端位置でもある。一方で、基準線の下側にあるダミーゲートの斜め切り断面に、ダミーゲート内部を貫いているFin1301の断面が見えている。更に図13に例示する画像には、ダミーゲート1303、及び傾斜加工によって、その一部が削り取られたダミーパターン1304が写っている。また、傾斜加工によって、酸化シリコン1305の層が加工面上に露出している。
 本例では、Finの高さと共に、このダミーゲート内のFin幅を、プロセス管理のために測定する。
 まずは、Finの高さの具体的な測定法について説明する。特に、酸化シリコン1305から露出したFin1301の部分に、回路動作時の電流が流れるため、Finの上端部と酸化シリコン1305の上面との距離は、半導体素子の性能を決めるパラメータであり、この寸法管理を適正に行うことが、半導体生産管理の上で重要となる。図20は、Fin高さを測定する工程を示すフローチャートであり、図3に例示したような測定システムは、当該フローチャートに従って、測定を実行する。まず、SEMに測定対象となる試料を導入する(ステップ2001)。導入された試料は、既にFIBによる傾斜面加工が施されたものであり、当該傾斜加工面にFOVが位置づけられるように、ステージ(試料台108)を移動させる(ステップ2002)。ステージの移動後、画像を取得する(ステップ2003)。次に、予め登録されたテンプレートを用いて、取得画像上でテンプレートマッチングを実行する(ステップ2004)。
 図21はテンプレートの一例を示す図である。テンプレート2100は、フィン1301の一部、一部がFIBによって一部が削り取られたダミーパターン1304、傾斜面に露出した酸化シリコン1305、及びフィン間の空間2101が含まれている。傾斜面に露出した酸化シリコン1305は、他の部分に対して相対的に輝度が高く、また、X方向、及びY方向に他部材が隣接しているため、酸化シリコン1305と、当該酸化シリコン1305のXY方向それぞれに隣接する他部材が含まれるテンプレートによるテンプレートマッチングを行うことによって、適正な位置への位置合わせを行うことが可能となる。
 次に、テンプレートマッチングによって特定された位置から、所定の位置関係にある個所にROI(Region Of Interest)を設定する(ステップ2005)。図22は、Fin1301の上端、Fin1301の右側の酸化シリコン上面、及びFin1301の左側の酸化シリコン上面にそれぞれROI2201、2202、2203を設定した例を示す図である。ROIは、テンプレートマッチングによるマッチング位置と所定の位置関係にあり、テンプレートマッチングによって特定された位置と、位置関係情報に基づいて画像上に設定される。ROI2201では、フィン1301の上端を、ROI2202、2203では、ダミーゲート1304と酸化シリコンとの境界(酸化シリコンの上面)の位置を検出する(ステップ2006)。
 ここで、ROI2201では、パターンの先端部を抽出するために、例えばROI内の二次元的な輝度分布情報に基づいて、先端部を特定することが考えられる。図23はROI2201内で先端部を特定するための手法を示す図である。図23(a)に例示するようにROI2201内で、Y方向の異なる位置ごとに、X方向の輝度分布取得部2301を設定し、二次元的な輝度分布情報2302に基づいてパターンの先端部位置2303を特定する。また、図23(b)に例示するように、X方向の異なる位置に輝度分布取得部2303を設定し、パターンの先端位置2303を特定するようにしても良い。また、画像のコントラスト不足により、先端部近傍の位置を特定することが困難である場合には、先端部近傍のパターンの曲率等から、先端部位置を推定するような演算に基づいて、先端部位置を求めるようにしても良い。ROI2202、2203では、ダミーゲート1304と酸化シリコンとの間に大きな輝度差があるため、Y方向の輝度分布を取得することによって、両者の境界位置を求める。以上のように、フィン先端部を特定するためのROIと、酸化シリコン上面を特定するためのROIでは、異なる検出処理を可能とすることが望ましい。
 次に、特定された先端部位置と、シリコン上面間で寸法測定を実行する(ステップ2007)。図22は、1のフィンに対して、左右2個所にROIを設定し、fr、flを求める例を示している。ダブルパターニング等のマルチパターニング法によって形成されたパターンは、酸化シリコンの高さが交互に、或いは特定の周期で変化するため、1のフィンの高さを定量的に求めるために、左右双方の寸法を求め、L=(fr+fl)/2を演算することによって、フィンのY方向の寸法を求めるようにすると良い。以上のようにして求められたLを数1に代入することによって、フィンの高さを求める(ステップ2008)。
 以上のような測定手順を記憶した動作レシピによれば、フィンの高さを自動的且つ正確に得ることが可能となる。
 次に、上述のような自動測定を可能とする動作レシピを作成する手順について説明する。図7は測定条件を登録するGUI画面の一例を示す図である。このGUI画面上には、カーソル401やキーボード等を用いた入力に基づいて、測定対象設定領域403、測定対象表示領域402、ROI画像表示領域701、702が表示されている。本例では、このGUI画面を用いて動作レシピを作成する。演算処理装置301は、パターンや座標の指定によって、設計データ記憶媒体302から、設計データを読み出し、測定対象領域402に表示する。本例の場合、測定対象領域402には傾斜加工面を表示する必要があるため、設計データに基づいて三次元像を構築し、当該三次元像を、測定対象領域402に表示する。なお、傾斜加工面の傾斜角度に応じて、傾斜加工面の見え方は変化するため、傾斜加工面の角度(Tilt Angle)、加工部位の大きさ(Site Size)、加工部位の位置(Site Location)の設定を可能としておく。このような条件設定に基づいて、設計データから三次元像を構築する。また、この設定に基づいて、FIBによる加工条件を設定し、FIB装置200の動作レシピを構築するようにしても良い。また、FIB装置側の加工条件の設定に基づいて、自動的に測定用のレシピを設定するようにしても良い。
 更に、設定領域411では、より具体的な測定条件を設定する。図7の例では、測定目的として、フィンの高さ、測定始点、或いは終点として酸化膜とフィンの頂点が設定されている。また、測定のための具体的なアルゴリズムを設定する欄が設けられており、一方は、フィンの裾部分(酸化膜とダミーゲートの境界)に適したアルゴリズムである「foot」が選択され、他方は、先端部の特定に適した「Peak」が選択されている。footを選択すると、例えばピーク位置間のX方向の輝度分布の取得に基づいて、酸化膜とダミーゲートとの境界を検出するアルゴリズム(或いは酸化シリコンの傾斜開始点を検出するアルゴリズム)が、測定条件として設定される。また、Peakを選択すると、例えば図23に例示したようなピーク頂点を検出するのに適したアルゴリズムが測定条件として設定される。なお、ダミーゲートの酸化膜との接触面と、傾斜加工面が交差するように加工を行うことによって、酸化膜とダミーゲートの間の輝度差を利用した境界線特定が可能となる。
 以上のようなGUI画面を用いた測定条件の設定を可能とすることによって、適切な動作条件を容易に設定することが可能となる。
 なお、Fin幅は頂上に近づくにつれて狭くなっているため、Fin幅を測定する際には、頂上からどれくらい下がった部分なのかを同時に測定する必要がある。そこで、Lを測定する。θをウエハ表面へのFIB入射角度とすると、L×tanθが、ダミーゲート内のFin幅を測定した部分が、Finの頂上からどれくらい下がったところなのかを示している。
 この測定場所の近傍で、FIB斜め切り加工位置をずらしながら同様な計測を行うと、様々なLに対する、ダミーゲート内のFin幅を測定することができる。これは、ダミーゲート内において、Finの頂上から下がるにつれて、Fin幅がどのように変化しているかを示しているデータであり、これをもとにして、ダミーゲート内のFinの断面形状を知ることができる。
 例えば、FIBを用いた垂直断面の薄膜加工を行い、当該薄膜試料を透過型電子顕微鏡(Transmission Electron Microscope:TEM)によって観察することによって、三次元構造のパターンを評価することもできるが、薄片の切り出しと測定に約1時間近くの時間がかかるため、ウエハやチップ内の面内分布をモニタ
リングするためには多大な時間と労力が必要となる。一方、上述のような手法によれば、数分でできるFIB斜め切り加工と、10秒程度でできるCD-SEM計測で断面形状を知ることができるので、生産プロセスにおける時間と労力を大幅に節約することができる。
 次に、上記の実施例におけるFIB斜め切りの方向を、90°回転させた場合の実施例について説明する。図14は、FIB斜め切り加工したダミーゲート断面構造である。ダミーゲートの長手方向に沿った向きで、かつFinの長手方向に対して垂直な向きにFIBが入射している。FIB斜め切り加工面には、ダミーゲートの断面がその頂上から底部まで露出している。FinFETトランジスタ素子では、後のプロセスにてダミーゲートが導電性の金属で置き換えられ、そこに電圧を印加することによって、ダミーゲートがまたいでいる部分にて、Finを流れる電流のスイッチングを行っている。従って、個々のダミーゲートに対して、Finをまたいでいるダミーゲートの幅や高さを計測することが重要である。
 このFIB斜め切り加工した部分を、ウエハ表面の上方からトップダウンでSEM観察したダミーゲート断面の例を、図15に示す。ダミーゲートは、酸化シリコンの上に乗っていて、Finをまたぐように形成されている。ここで、パターンの高さを計測する際の基準となる高さを、酸化シリコンの表面とする。その表面が、FIBにより斜めに切り始まる線を、基準線とする。FIB斜め掘り面が写っているSEM画像にはて、斜めに切られたダミーゲートパターンの断面が表示されている。ダミーゲートパターンの断面は、斜め掘り面上に露出している。例えば、ダミーゲートの頂上部分を自動認識して、その部分の線幅を測定する。次に、パターンの高さ計測の基点となる「高さ基準線」を設定する。例えば、FIB加工面と未加工面との間では、それぞれの画像コントラストが急激に変化する境界線が見えたり、酸化シリコンの上にダミーゲートが乗っている構造では、ダミーゲートの底部において材質がポリシリコンから酸化シリコンに変化しているので、やはり画像コントラストが急激に変化している。このようなコントラストが変化する境界線の上に、高さ基準線を設定する。
 そして、この高さ基準線と、ダミーゲートの頂上部分との間の距離、言い換えれば、SEM画像上の縦方向の間隔を計測する。その距離から、実際のパターン構造における、「
積層方向の高低差」を算出する。計測の出力データは、その高低差のみ、または高低差と線幅寸法計測値とをペアにしたものである。
 斜め切り面に露出しているダミーゲート断面は、下方に伸びているものの、その直下にある酸化シリコンの断面にぶつかるところで止まっている。なぜならば、ダミーゲートは酸化シリコンの上に乗っているためである。従って、基準線を見つけるためには、ダミーゲート断面が下方にて切れているところを探せばよい。
 その基準線から、ダミーゲート内のFinまでの距離Lを測定し、L×tanθを計算すれば、ダミーゲート内のFin幅が、Finのどれくらいの高さの寸法を表しているかを、知ることができる。
 ところで各パターンの形状や深さを個別に測定してから平均化するかわりに、各パターンを高倍率にて個別に観察した画像を重ね合わせて、合成パターン画像を作り、その形状や寸法などを測定してもよい。これまでの説明では、各パターンの形状や寸法がほぼ均一であることを前提としているが、このように合成画像を作ってから測定すれば、合成画像が、均一であるとしたパターンの形状や寸法を、視覚的にとらえることができるからである。また、このようにして作った、深さごとの合成画像を、縦方向に並べて3次元的な像を作成すれば、パターンの立体構造を視覚的にとらえることが可能になる。このように、プロセスを数値的に管理するだけでなく、立体画像により視覚的に認識することも、重要である。
 ところで、例えば深穴パターン形成プロセスにおいて、ウエハ表面に対して垂直にまっすぐ深穴が開いているかを、計測する方法について説明する。図16に、深穴加工の曲りの測定例を示す。図は深穴加工領域のトップダウン像の模式図であり、図の上から下に向かって下っていくような、FIB斜め掘り加工面が見えている。その上部及び左右部分には、未加工の試料表面があり、そこには深穴の入り口が見えている。もし、深穴が試料表面に対して垂直に掘られているならば、深穴の入り口と、加工領域の断面形状は、図中で水平または垂直方向の仮想的な直線上に並んで見える。
 しかしながら、もし深穴が垂直から傾いていたり、あるいは途中で曲がっていたりすると、斜め掘り加工面に露出する断面形状は、仮想的な直線上に並ばずにずれる。換言すれば、コンタクトホールの当該コンタクトホールの深さ方向に対し直交する方向の位置が変位する。測定対象パターンは、仮想的な直線から右方向にBだけずれている。また、基準線からの距離Lだけ離れている。よって、測定対象パターンは、ウエハ表面から深さL×tanθのところで、図の右方向にBだけずれていることがわかる。つまり、測定対象パターンは深い部分で右方向に曲がっていることがわかる。このようにコンタクトホールが曲がった部分の深さを特定するために、例えば図18に例示したようなテンプレートを用いたサーチを、Y方向に向かって行い、一致度が所定値以下となった個所(パターンのずれによって、スコアが低下した個所)を深さ測定のための基準とするようにすることが考えられる。また、直線的に配列されているパターンの配列の屈曲点を特定するための他のアルゴリズムを適用するようにしても良い。
 図17にFinの側壁角度の計測例を示す。あるFinパターンのある部分の側壁が、画面の水平方向となす角度をαとする。また、その角度を計測した画面内の位置と、基準線との距離がLとする。このとき、実際のFinパターンが、ウエハ表面の水平面となす側壁角度ζは、以下の式で算出される。
 ζ=tanα×tanθ   〔数2〕
これは、斜断面の傾きθにより、斜断面に露出している側壁角度が見かけ上変わることを考慮したものである。
 Finの側壁の平面的な凹凸が、FinFETデバイスの電気的特性に悪影響を与えることが知られている。よって、生産工程において、側壁の平面的な凹凸を測定してプロセス管理することが重要である。しかしながら、側壁表面はSEM像の電子線の入射方向に対して、ほぼ水平な角度になるので、側壁表面の凹凸はほとんどSEM像では見えないことになる。
 しかしながら、FIBによる斜め掘りをした表面のトップダウンSEM像には、凹凸を比較的良くとらえることが可能である。なぜならば、Finラインの長手方向に下っていくような斜面を、FIBの斜め掘りで形成すれば、その斜面のトップダウンSEM像には、Finパターンの側壁を、側壁表面に対してほぼ垂直な平面で切り出した断面形状が写っている。そこには、Fin側壁のラインエッジラフネス(LER:Line Edge
 Roughness)がFinの高さ方向に対して変化しているのが、観測されている。これは、従来の、斜め掘りをしていないFinパターンのトップダウンSEM像で測定する方式に比べて、側壁のLERをより明瞭に観測することが可能である。なぜなら、斜め掘りされた表面は側壁を切り取っていて、その部分はほぼ90°のエッジが表れているからである。このようなエッジはSEM像においては明瞭に写るが、斜め掘りをしない場合には、このようなエッジは存在しない。さらに、Finラインパターンの長手方向に進むにつれて、Finの高さ方向に変化している側壁LERが写っている。これは、長手方向のLERと、側壁の高さ方向のLERとの両方を含んだLERであるから、これを側壁の凹凸を示す指標値として、プロセス管理に応用することができる。
 なお、SEM100とFIB装置200は、それぞれ独立した装置であるが、LAN通信によるネットワークで結ぶことができる。まず、FIB装置において加工を施したウェハ上の座標情報を、ネットワークを経由してSEM100に送る。また、FIB装置にSEMが搭載されたFIB-SEMを加工装置として用いる場合には、FIBに搭載されたSEMによって取得されたトップダウン像を、座標データと共にSEM100に送るようにしても良い。予め取得した座標データを用いてSEMを制御することができれば、測定対象個所をSEMの視野位置に自動的に位置付けることが可能となる。
 FIBから座標データが送られているので、その場所を中心に、加工した場所を探す。もし、加工した部分のSEM画像が送られていたならば、その画像と似ている場所を、ウエハ面内で自動的に探索することが可能である。SEM装置で測定されたデータは、LAN通信を通じて外部の記憶媒体に送るようにしても良い。
 ところで、FIB加工断面に二つの異なる種類のパターン形状が写っている場合には、それらの位置関係のずれを定量的に計測する、オーバーレイ(Overlay:OVL)計測をすることが可能である。例えば、溝(トレンチ)の底にヴィアホール(穴)をあける、ヴィアイントレンチ構造においては、トレンチの中心線上に穴の中心が位置するように穴を空けることが重要であるため、そのずれ量を計測するオーバーレイ計測がプロセス管理上必要である。しかしながら、溝がより深いほど、底で発生する二次電子が検出器まで到達しにくくなるため、溝底の穴の像が比較的不鮮明になり、溝の中心線と穴の中心とのOVL測長ではその精度が比較的低くなる傾向がある。
 そこで、斜め掘りの斜面が、溝の長手方向に下っていくようにFIBで加工することによって、斜面が深くなるにつれ、溝底の穴からの二次電子が検出しやすくなり、穴の像がより鮮明になる傾向がある。例えば、図12の例では、FinとFinとの間に溝があり、溝の中ほどまでが酸化シリコンで埋められている。このように、溝の上端から底部まで(Finの上端から底部まで)の断面形状が見えるように、FIBを図の上から下に向かって斜めに当てて削るような加工を施すことによって、上述のような効果が期待できる。
 よって、穴の中心点の位置をより精度良く計測できるようになるため、OVL計測精度を向上させることができる。また、斜面の深さが溝底よりさらに深くなると、溝底に空いた穴の断面が斜面上に見えてくるので、これらを計測することによって、穴の深さ方向の形状変化や、穴がウエハ表面に対して垂直方向にまっすぐ空いているかを定量的に計測できるようになる。
 このようなOVL計測は、他にもウエハ表面のレジストパターンと、ウエハ内部に形成されたパターンとのOVL計測など、様々なものに応用できる。特に、ウエハ内部のパターンが表面から数ミクロン以上深いところにある場合には、一般的なSEMを用いた測定に比べて、より高精度なOVL計測が可能になる。なぜならば、一般的なSEMを用いた測定では、穴底から放出された二次電子を十分に捕捉することができず、パターンの像質が極端に低下するためである。
 また、ウエハ表面に帯電しやすい場合などは、電子ビームを照射すると、ウエハ内のパターンとウエハ表面とがペアになって局所的にコンデンサーを形成して、その静電容量にトラップされる電荷によって局所的に帯電することがある。試料から放出される電子は帯電によって軌道が変化するため、観察像も帯電を反映した画像となる。しかしながら、この帯電像はウエハ内のパターンそのものでなく、帯電領域の輪郭も鮮明でないため、OVL計測精度を低下させる要因となる可能性がある。一方、傾斜面加工に基づく測定を行うことによって、斜面の表面に現れる実物のパターンを計測でき、またそこからの二次電子を直接測定できるので、パターンの輪郭がより鮮明になり、OVL計測精度を向上させることができる。
 FIBで斜め掘りしたウエハは、廃棄することなく、生産ラインへ戻し、Yieldが落ちないようにすべきである。FIBで加工した部分は、後の工程で再生することは困難であるが、それ以外のダメージを受けていない部分は後の工程を経て、デバイスとして機能するからである。実際には、例えば、FIBで加工された部分を含んだショットまたはチップを記録しておき、後のダイシング工程後にそのショットだけを廃棄する。FIB加工では、カーボン保護膜がデバイスパターンを被覆してしまったり、GaイオンビームによってGa金属汚染が生じたり、あるいはその部分から飛散したパーティクルによる異物汚染が生じたりする。しかしながら、そのような領域は、FIB加工した部分を中心にして
半径数ミクロン程度の大きさであるから、大きさが約10ミリ以上もあるショットごとその部分を廃棄してしまえば、他のショットはそのような影響を受けずに、後に良品として得ることが可能である。
 また、FIB装置自身から発生するパーティクルにより、ウエハ裏面や表面の広い領域が異物汚染されてしまう場合もある。通常のFIB加工装置では、ウエハを乗せたステージが様々な方向に傾けることができるジンバル機構を持っていて、ウエハ表面に対するFIBの入射方向を変えることができるようになっている。
 しかしながら、このようなジンバル機構は比較的複雑な機械的構造を持っているため、その部分からパーティクルが発生しウエハの裏面や表面などに異物汚染が発生してしまうことがある。
 そこで、このようなジンバル機構を使わず、ウエハを水平のまま傾けることなく保持できる、比較的単純な構造にしたステージとし、FIBのカラムは、例えばウエハの表面に対して仰角が40°になる角度に固定する。このようにすると、ジンバル機構からの異物発生を無くすことができるので、ウエハの異物汚染を抑えることができ、ウエハを生産工程に戻すことができるようになる。
 FIBのカラムの構造的な制約により、ウエハに対する仰角を40°以下にすると、カラムがウエハに接触してしまうので、仰角を可能な限り小さくしている。なぜなら、仰角が小さいほど、FIB加工面により多くの断面形状をとらえることができるからである。このようにすると、深さ方向の断面形状の変化を、より細かく測定することが可能になるからである。言い換えれば、ジンバル機構によって仰角を様々に変える必要はあまり無く、できる限り小さな仰角となるように、ウエハステージもFIBカラムも固定した、単純な装置構造にすれば、斜め掘りによる深さ方向のパターンの寸法変化をより細かく測定でき、かつ、異物汚染のほとんど無いウエハを生産工程に戻せるのでYieldをほとんど落とすことなく測定ができ、さらに装置も構造が単純になるので装置価格を抑えることで設備投資をより少なくすることが可能になる。
 ちなみに、上記の装置構造においては、ウエハの中心点を通るウエハ表面の法線を回転軸にして、ウエハを回転させる機構は必要である。なぜなら、例えばFinFETデバイスには、FinラインとGateラインが互いに直交するように形成されていて、両方の深さ(高さ)方向の形状変化を測定するためには、FIBによる斜め掘りを2方向から行う必要がある。しかしながらウエハステージに回転させる機構を作り込んでしまうと、そこからパーティクルが発生して異物汚染の要因になってしまう。
 そこで、ウエハをFIBの真空チャンバーに導入する前に、ウエハを任意の角度に回転させる機構を設ける。FinラインあるいはGateラインの長手方向がFIBビームと平行になるような角度に、ウエハのオリフラを目印にしてウエハを回転させてから、ウエハステージに乗せ、FIBによる斜め掘り加工を開始するようにすると良い。

Claims (15)

  1.  走査電子顕微鏡によって得られた検出信号に基づいて、試料に形成された深穴、深溝、或いは立体構造を有する回路素子を構成するパターンの測定を実行するパターン測定方法であって、
     集束イオンビームの照射によって、前記深穴、深溝、或いは立体構造を有する回路素子を含む試料領域に傾斜面を形成するステップと、
     前記傾斜面と前記試料表面との間の境界を含むように、前記走査電子顕微鏡の視野を設定し、当該視野への電子ビームの走査によって得られる検出信号に基づいて、前記視野の画像を取得するステップと、
     当該取得された画像を用いて、前記傾斜面と非傾斜面の境界となる第1の位置を特定するステップと、
     前記傾斜面内に位置する所望の深穴または深溝の位置、前記深穴または深溝の底、或いは前記立体構造を有するパターンに交差する層の表面の位置である第2の位置を特定するステップと、
     前記第1の位置と前記第2の位置との間の前記試料表面方向の寸法と、前記斜面の角度に基づいて、前記深穴、深溝、或いは立体構造を有する回路素子を構成するパターンの高さ方向の寸法を求めるステップを有することを特徴とするパターン測定方法。
  2.  請求項1において、
     前記深穴は、半導体ウェハに形成されたコンタクトホールであることを特徴とするパターン測定方法。
  3.  請求項2において、
     前記第2の位置は、前記コンタクトホールの底を示すパターン部位、前記コンタクトホールの重心位置、或いはコンタクトホールの当該コンタクトホールの深さ方向に対し直交する方向の位置が変位した位置であることを特徴とするパターン測定方法。
  4.  走査電子顕微鏡によって得られた検出信号に基づいて、試料に形成されたフィン状のパターンを含む回路素子の測定を実行するパターン測定方法であって、
     集束イオンビームの照射によって、前記フィン状のパターンの断面がその表面に露出するように、前記回路素子を含む領域に斜面を形成するステップと、
     前記フィンの上端、及び当該フィンの上端より下層側の領域を含むように、前記走査電子顕微鏡の視野を設定し、当該視野への電子ビームの走査によって得られる検出信号に基づいて、前記視野の画像を取得するステップと、
     当該取得された画像を用いて、前記フィン状のパターンの上端の第1の位置を特定するステップと、
     当該フィン状のパターン上端より試料の下層側に位置する第2の位置を特定するステップと、
     前記第1の位置と前記第2の位置との間の前記試料表面方向の寸法と、前記斜面の角度に基づいて、前記フィン状のパターンの高さ方向の寸法測定を実行するステップを有することを特徴とするパターン測定方法。
  5.  請求項4において、
     前記回路素子はFinFETであることを特徴とするパターン測定方法。
  6.  請求項5において、
     前記第2の位置について、前記フィンの幅の寸法を測定することを特徴とするパターン測定方法。
  7.  請求項6において、
     前記第2の位置のフィンの側壁の角度を測定することを特徴とするパターン測定方法。
  8.  走査電子顕微鏡によって得られた検出信号に基づいて、試料上に形成されたパターンの寸法を測定するパターン測定装置において、
     前記走査電子顕微鏡によって得られた信号に基づいて、前記試料に形成された傾斜面と非傾斜面との間の境界を特定し、当該境界と前記画像内に含まれるパターンとの間の前記試料表面方向の寸法を測定し、当該寸法値と、前記傾斜面と試料表面との間の相対角に基づいて、前記パターンの高さ方向の寸法を測定する演算装置を備えたことを特徴とするパターン測定装置。
  9.  請求項8において、
     前記演算装置は、少なくとも2つの視野位置から取得された画像に基づいて、前記傾斜面と非傾斜面との間の境界、及び前記パターンの位置を演算することを特徴とするパターン測定装置。
  10.  請求項8において、
     前記演算装置は、前記パターンの重心を特定し、当該重心と前記境界との間の寸法を測定することを特徴とするパターン測定装置。
  11.  請求項8において、
     前記演算装置は、前記パターンの底を示す位置を特定し、当該パターンの底を示す位置と前記境界との間の寸法を測定することを特徴とするパターン測定装置。
  12.  請求項8において、
     前記演算装置は、前記パターンが、前記パターンの深さ方向に対して直交する方向に変位する位置を特定し、当該位置と前記境界との間の寸法を測定することを特徴とするパターン測定装置。
  13.  走査電子顕微鏡によって得られた検出信号に基づいて、試料上に形成されたパターンの寸法を測定するパターン測定装置において、
     前記走査電子顕微鏡によって得られた信号に基づいて、フィン状のパターンの上端の位置を特定し、当該フィン状のパターンより下層側に位置する酸化シリコン層の位置を特定し、前記フィン状のパターンの上端の位置と、前記酸化シリコン層と位置との間の前記試料表面方向の寸法と、前記試料上に形成された斜面の角度に基づいて、前記フィン状のパターンの高さ方向の寸法を求める演算装置を備えたことを特徴とするパターン測定装置。
  14.  請求項13において、
     前記演算装置は、前記酸化シリコンとフィンが含まれるテンプレートを用いたテンプレートマッチングに基づいて、前記フィン状のパターンの上端の位置、及び酸化シリコン層の位置を特定することを特徴とするパターン測定装置。
  15.  請求項14において、
     前記演算装置は、フィン状のパターンの上端位置と、当該フィン状のパターンの裾部分の位置の特定に基づいて、前記フィン状のパターンの高さ方向の寸法を求めることを特徴とするパターン測定装置。
