Description

撥インク剤、ネガ型感光性樹脂組成物、隔壁および光学素子
 本発明は、撥インク剤、ネガ型感光性樹脂組成物、隔壁および光学素子に関する。
 有機EL(Electro-Luminescence)素子等の光学素子の製造においては、発光層等の有機層をドットとして、インクジェット(IJ)法にてパターン印刷する方法を用いることがある。かかる方法においては、形成しようとするドットの輪郭に沿って隔壁を設け、該隔壁で囲まれた区画(以下、「開口部」ともいう。)内に、有機層の材料を含むインクを注入し、これを乾燥や加熱等を行うことにより所望のパターンのドットを形成する。
 上記方法においては、隣接するドット間におけるインクの混合防止とドット形成におけるインクの均一塗布のため、隔壁上面は撥インク性を有する一方隔壁側面を含む隔壁で囲まれたドット形成用の開口部は親インク性を有する必要がある。
 そこで、上面に撥インク性を有する隔壁を得るために、撥インク剤を含ませた感光性樹脂組成物を用いてフォトリソグラフィ法によりドットのパターンに対応する隔壁を形成する方法が知られている。例えば、特許文献1や特許文献2には、含フッ素加水分解性シラン化合物の加水分解縮合物からなるシリコーン系の撥インク剤を含むネガ型感光性樹脂組成物が開示されている。
 このような撥インク剤を含有するネガ型感光性樹脂組成物を用いて隔壁を形成する場合、該組成物の塗膜の隔壁相当部分を露光した後、現像により開口部に相当する組成物が除去される。この際、開口部からネガ型感光性樹脂組成物を完全に除去することは困難であり、通常、開口部には若干の残渣が存在する。このネガ型感光性樹脂組成物の残渣の存在により開口部の親インク性が低下して、インクの均一塗布に支障をきたすことが問題であった。

 上記開口部におけるネガ型感光性樹脂組成物の残渣については、残渣の量よりも用いるネガ型感光性樹脂組成物の種類、より詳細にはネガ型感光性樹脂組成物が含有する撥インク剤の種類によって、開口部における親インク性の程度が異なることを本発明者らは確認した。
 そこで、上記開口部における親インク性を良好とする観点からネガ型感光性樹脂組成物に配合する撥インク剤を選択すると、該撥インク剤を含有するネガ型感光性樹脂組成物においては貯蔵安定性が充分でないことが問題になった。また、同様の問題がポジ型感光性樹脂組成物にも存在した。
 本発明は、これを含有する感光性樹脂組成物の貯蔵安定性が充分であるとともに、上面に良好な撥インク性を有する隔壁と親インク性が良好な開口部を形成可能な感光性樹脂組成物の作製が可能な撥インク剤の提供を目的とする。
 本発明は、貯蔵安定性が良好であり、上面の撥インク性が良好な隔壁と親インク性が良好な開口部の形成が可能なネガ型感光性樹脂組成物の提供を目的とする。
 本発明は、上面に良好な撥インク性を有する隔壁の提供を目的とする。
 本発明は、また、隔壁で仕切られた開口部にインクが均一塗布され精度よく形成されたドットを有する光学素子の提供を目的とする。

 本発明によれば、これを含有する感光性樹脂組成物の貯蔵安定性が充分であるとともに、上面に良好な撥インク性を有する隔壁と親インク性が良好な開口部を形成可能な感光性樹脂組成物の作製が可能な撥インク剤が提供できる。
 本発明のネガ型感光性樹脂組成物は、貯蔵安定性が良好であり、これを用いれば上面の撥インク性が良好な隔壁と親インク性が良好な開口部の形成が可能である。
 本発明の隔壁は、上面に良好な撥インク性を有する。
 本発明の光学素子は、隔壁で仕切られた開口部にインクが均一塗布され精度よく形成されたドットを有する光学素子である。

 本明細書において、「(メタ)アクリロイル基」は、「メタクリロイル基」と「アクリロイル基」の総称である。(メタ)アクリロイルオキシ基、(メタ)アクリル酸、(メタ)アクリレート、(メタ)アクリルアミド、および(メタ)アクリル樹脂もこれに準じる。
 本明細書において、式(x)で表される基を、単に基(x)と記載することがある。
 本明細書において、式(y)で表される化合物を、単に化合物(y)と記載することがある。
 ここで、式(x)、式(y)は、任意の式を示している。
 本明細書における「側鎖」とは、炭素原子からなる繰り返し単位が主鎖を構成する重合体において、主鎖を構成する炭素原子に結合する、水素原子およびハロゲン原子以外の基である。フッ素原子含有単位等の「単位」は重合単位を示す。
 本明細書において、数平均分子量(Mn)および質量平均分子量(Mw)は、特に断りのない限り、ゲルパーミエーションクロマトグラフィ法により、ポリスチレンを標準物質として、測定されたものをいう。
 本明細書における「感光性樹脂組成物の全固形分」とは、感光性樹脂組成物が含有する成分のうち後述する硬化膜を形成する成分を指し、感光性樹脂組成物を140℃で24時間加熱して溶媒を除去した残存物から求める。なお、全固形分量は仕込み量からも計算できる。
 本明細書においては、樹脂を主成分とする組成物の硬化物からなる膜を「樹脂硬化膜」という。
 本明細書においては、感光性樹脂組成物を塗布した膜を「塗膜」、それを乾燥させた膜を「乾燥膜」という。該「乾燥膜」を硬化させて得られる膜は「樹脂硬化膜」である。また、本明細書においては、「樹脂硬化膜」を単に「硬化膜」ということもある。
 「隔壁」は、所定の領域を複数の区画に仕切る形に形成された樹脂硬化膜の一形態である。隔壁で仕切られた区画、すなわち隔壁で囲まれた開口部に、例えば、以下の「インク」が注入され、「ドット」が形成される。
 本明細書における「インク」とは、乾燥、硬化等した後に、光学的および/または電気的な機能を有する液体を総称する用語である。
 有機EL素子、液晶素子のカラーフィルタおよびTFT(Thin Film Transistor)アレイ等の光学素子においては、各種構成要素としてのドットを、該ドット形成用のインクを用いてインクジェット(IJ)法によりパターン印刷することがある。本明細書における「インク」には、かかる用途に用いられるインクが含まれる。
 本明細書における「撥インク性」とは、上記インクをはじく性質であり、撥水性と撥油性の両方を有する。撥インク性は、例えば、インクを滴下したときの接触角により評価できる。「親インク性」は撥インク性と相反する性質であり、撥インク性と同様にインクを滴下したときの接触角により評価できる。または、インクを滴下したときのインクの濡れ広がりの程度(インクの濡れ広がり性)を所定の基準で評価することにより親インク性が評価できる。
 本明細書における「ドット」とは、光学素子における光変調可能な最小領域を示す。有機EL素子、液晶素子のカラーフィルタ、およびTFTアレイ等の光学素子においては、白黒表示の場合に1ドット=1画素であり、カラー表示の場合に例えば3ドット(R(赤)、G(緑)、B(青)等)=1画素である。
 以下、本発明の実施の形態を説明する。なお、本明細書において特に説明のない場合、%は質量%を表す。
[撥インク剤]
 本発明の撥インク剤は、基板表面をドット形成用の複数の区画に仕切る形に形成される隔壁の上面に撥インク性を付与する撥インク剤であって、フッ素原子含有単位と、加熱により脱ブロックしてイソシアネート基を生成しうるブロックイソシアネート基含有単位とを有し、フッ素原子の含有率が1~40質量%の重合体からなる。
 なお、本明細書において、本発明の撥インク剤を撥インク剤(C)ともいう。また、撥インク剤(C)として使用される上記特性を有する重合体を重合体(C)という。
 撥インク剤(C)が適用される隔壁は特に限定されない。撥インク剤(C)は、好ましくは、感光性樹脂組成物に含有され、該組成物を基板に塗布後、後述のようにして隔壁を形成する過程で組成物層の上面に移行し、得られる隔壁の上面を含む上層部に撥インク剤(C)が密に存在する層(以下、「撥インク層」ということもある。)を形成することで、隔壁上面に撥インク性を付与する形態で用いられる。上記感光性樹脂組成物は、ポジ型であっても、ネガ型であってもよい。
 重合体(C)は、フッ素原子を1~40質量%の割合で含有することで、組成物層の上面に移行する性質(上面移行性)および撥インク性を有し、得られる隔壁の上面に良好な撥インク性を付与できる。重合体(C)中のフッ素原子の含有率は、5~35質量%が好ましく、10~30質量%が特に好ましい。重合体(C)のフッ素原子の含有率が上記範囲の下限値以上であると、隔壁上面に良好な撥インク性を付与でき、上限値以下であると、感光性樹脂組成物中の他の成分との相溶性が良好になる。
 また、重合体(C)は加熱により脱ブロックしてイソシアネート基を生成しうるブロックイソシアネート基(以下、単に「ブロックイソシアネート基」ともいう。)を有することで、上記脱ブロックが生じる温度未満では反応性が抑制されることから、撥インク剤として、または感光性樹脂組成物に含有されて貯蔵される際には、貯蔵安定性を向上できる。さらに、使用時に加熱により脱ブロックさせてイソシアネート基とすることで、重合体(C)の反応性が向上し、他の成分や、他の材料との結合性や密着性が向上する。これにより、隔壁に囲まれた開口部において感光性樹脂組成物の残渣がインクの濡れ広がり性を阻害するのを抑制し、親インク性を良好にできる。
 このような観点から、撥インク剤(C)を含有する感光性樹脂組成物を用いて基板表面に隔壁を形成する場合の基板としては、少なくとも隔壁が形成される表面がイソシアネート基と反応性を有する官能基、例えば、水酸基、アミノ基、カルボキシ基、メルカプト基等を有することが好ましい。すなわち、撥インク剤(C)は、例えば、感光性樹脂組成物に含有されて用いられる際に、少なくとも隔壁が形成される表面がイソシアネート基と反応性を有する官能基を有する基板に用いられる場合に、特に効果を発揮できる。隔壁が形成される基板表面がイソシアネート基と反応性を有する官能基を有することで、開口部において基板表面と撥インク剤(C)との密着性が向上し、開口部に感光性樹脂組成物の残渣を有する場合においても、開口部の親インク性が確保されると考えられるためである。
 加熱により脱ブロックしてイソシアネート基を生成しうるブロックイソシアネート基は、具体的には、イソシアネート基を活性水素含有化合物(ブロック剤)と反応させて常温で不活性化した官能基であり、これを加熱するとブロック剤が解離してイソシアネート基が再生されるという性質をもつものである。
 なお、該ブロックイソシアネート基が脱ブロックしてイソシアネート基となる10時間半減期温度は、60~180℃であることが好ましく、80~150℃がより好ましい。該ブロックイソシアネート基の10時間半減期温度が上記範囲であれば、親インク性が良好である。
 このようなブロックイソシアネート基として、具体的には、下記式(1)で示される基が挙げられる。
 -NHC(=O)-B  …(1)
(式(1)中、Bは1価アルコール類、フェノール類、ラクタム類、オキシム類、アセト酢酸アルキルエステル類、マロン酸アルキルエステル類、フタルイミド類、イミダゾール類もしくは、ピラゾール類が有する活性水素の1つを除いた基;塩素原子もしくはニトリル基;または亜硫酸水素ナトリウムの水素を除いた基である。)
 上記において、1価アルコール類、フェノール類、オキシム類は、これらが有するヒドロキシ基の水素が活性水素である。アセト酢酸アルキルエステル類、マロン酸アルキルエステル類は、メチレン活性水素を有する化合物である。ラクタム類、フタルイミド類、イミダゾール類、ピラゾール類は、アミノ活性水素を有する化合物である。
 1価アルコール類としては、炭素数1~10の直鎖状または分岐状の1価アルコールが挙げられ、メタノール、エタノール等が好ましい。フェノール類としては、芳香環に結合する水素の1個がヒドロキシ基に置換した炭素数6~15のフェノール化合物が挙げられ、フェノール、クレゾール等が好ましい。
 ラクタム類としては、員数が3~6のラクタムが挙げられる。オキシム類としては、>C=N-OH基を有する炭素数1~6のアルドオキシムまたは炭素数3~9のケトオキシムが挙げられ、Rk1k2C=N-OH(Rk1およびRk2は、それぞれ独立に炭素数1~4のアルキル基を示す。)で表される炭素数3~7のケトオキシムが好ましい。
 アセト酢酸アルキルエステル類およびマロン酸アルキルエステル類のアルキル基部分は、それぞれ炭素数1~4の直鎖状または分岐状のアルキル基が好ましい。
 フタルイミド類としては、フタルイミドおよびフタルイミド環の炭素原子に結合する水素原子が炭素数1~6の直鎖状または分岐状のアルキル基で置換されたフタルイミド誘導体等が挙げられる。イミダゾール類としては、イミダゾールおよびイミダゾール環の炭素原子に結合する水素原子が炭素数1~6の直鎖状または分岐状のアルキル基で置換されたイミダゾール誘導体等が挙げられる。ピラゾール類としては、ピラゾールおよびピラゾール環の炭素原子に結合する水素原子が炭素数1~6の直鎖状または分岐状のアルキル基で置換されたピラゾール誘導体等が挙げられる。
 これらのうちでも、オキシム類、ピラゾール類が好ましく、ピラゾール類が特に好ましい。オキシム類の場合、-Bは、オキシム類の水酸基の水素原子を除いた基であり、ピラゾール類の場合、-Bはピラゾール類の環を構成する窒素原子に結合した水素原子を除いた基である。特に好ましい-Bとして、下記式(b1)に示す基および下記式(b2)に示す基等が挙げられる。

 ここで、例えば、基(1)のうちでも、-Bが基(b1)である-NHC(=O)-(b1)、-Bが基(b2)である-NHC(=O)-(b2)についての10時間半減期温度は、それぞれ110℃および140℃である。
 重合体(C)は、上記フッ素原子をフッ素原子含有単位として、ブロックイソシアネート基をブロックイソシアネート基含有単位としてそれぞれ含有する。重合体(C)において、フッ素原子含有単位とブロックイソシアネート基含有単位は同一の単位、すなわちフッ素原子とブロックイソシアネート基を同一の単位に有するものであってもよいが、通常はフッ素原子含有単位とブロックイソシアネート基含有単位は異なる単位である。
 このような重合体(C)としては、例えば、フッ素原子含有基を有する加水分解性シラン化合物とブロックイソシアネート基含有加水分解性シラン化合物を含む加水分解性シラン化合物混合物の部分加水分解縮合物からなる重合体(以下、重合体(C1)という)、主鎖が炭化水素鎖であり、フッ素原子を含む側鎖を有する単位と、ブロックイソシアネート基を有する単位を有する重合体(以下、重合体(C2)という)等が挙げられる。
 なお、重合体(C)における、ブロックイソシアネート基の含有量は、重合体(C1)および重合体(C2)によらず、0.2mmol/g~4mmol/gが好ましく、0.3mmolol/g~4mmol/gがより好ましい。
<重合体(C1)>
 重合体(C1)は、加水分解性シラン化合物混合物(以下、「混合物(M)」ともいう。)の部分加水分解縮合物である。該混合物(M)は、フッ素原子含有基を有する加水分解性シラン化合物、例えば、エーテル性酸素原子を含んでいてもよいフルオロアルキレン基および/またはエーテル性酸素原子を含んでいてもよいフルオロアルキル基と加水分解性基とを有する加水分解性シラン化合物(以下、「化合物(s1)」ともいう。)とブロックシソシアネート基を有する加水分解性シラン化合物(以下、「化合物(s2)」ともいう。)を必須成分として含み、任意に化合物(s1)、(s2)以外の加水分解性シラン化合物を含む。混合物(M)が任意に含有する加水分解性シラン化合物としては、以下の加水分解性シラン化合物(s3)~(s6)(以降、それぞれ「化合物(s3)」、「化合物(s4)」、「化合物(s5)」、「化合物(s6)」ともいう。)が挙げられる。混合物(M)が任意に含有する加水分解性シラン化合物としては、化合物(s3)が特に好ましい。
 加水分解性シラン化合物(s3);ケイ素原子に4個の加水分解性基が結合した加水分解性シラン化合物。
 加水分解性シラン化合物(s4);エチレン性二重結合を有する基と加水分解性基とを有し、フッ素原子を含まない加水分解性シラン化合物。
 加水分解性シラン化合物(s5);ケイ素原子に結合する基として炭化水素基と加水分解性基のみを有する加水分解性シラン化合物(ただし、加水分解性シラン化合物(s4)に含まれるものは除く)。
 加水分解性シラン化合物(s6);メルカプト基と加水分解性基とを有し、フッ素原子を含まない加水分解性シラン化合物。
 以下、化合物(s1)~(s6)について説明する。
<1>化合物(s1)
 化合物(s1)を用いることで、重合体(C1)はフッ素原子を、エーテル性酸素原子を含んでいてもよいフルオロアルキレン基および/またはエーテル性酸素原子を含んでいてもよいフルオロアルキル基の形で有し、優れた上面移行性と撥インク性を有する。
 化合物(s1)が有するこれらの性質をより高いレベルとするためには、化合物(s1)は、フルオロアルキル基、ペルフルオロアルキレン基およびペルフルオロアルキル基からなる群から選ばれる少なくとも1種を有することがより好ましく、ペルフルオロアルキル基を有することが特に好ましい。なお、これらの含フッ素炭化水素基はエーテル性酸素原子を含んでいてもよく、エーテル性酸素原子を含むペルフルオロアルキル基も好ましい。すなわち、化合物(s1)として最も好ましい化合物は、ペルフルオロアルキル基および/またはエーテル性酸素原子を含むペルフルオロアルキル基を有する化合物である。
 加水分解性基としては、アルコキシ基、ハロゲン原子、アシル基、イソシアネート基、アミノ基、アミノ基の少なくとも1つの水素がアルキル基で置換された基等が挙げられる。加水分解反応により水酸基(シラノール基)となり、さらに分子間で縮合反応してSi-O-Si結合を形成する反応が円滑に進みやすい点から、炭素原子数1~4のアルコキシ基またはハロゲン原子が好ましく、メトキシ基、エトキシ基または塩素原子がより好ましく、メトキシ基またはエトキシ基が特に好ましい。
 化合物(s1)は、1種を単独で用いても2種以上を併用してもよい。
 化合物(s1)としては、下式(cx-1)で表される化合物が好ましい。

 式(cx-1)中、各記号は以下のとおりである。
 RF11は、少なくとも1つのフルオロアルキレン基を含む、エーテル性酸素原子を含んでいてもよい炭素原子数1~16の2価の有機基である。ただし、RF11のAに結合する末端原子およびSiに結合する末端原子はいずれも炭素原子である。
 RH11は炭素原子数1~6の炭化水素基である。
 aは1または2、bは0または1、a+bは1または2である。
 Aはフッ素原子または下式(Ia)で表される基である。
 -Si(RH12)12 (3-c)  …(Ia)
 RH12は炭素原子数1~6の炭化水素基である。
 cは0または1である。
 X11およびX12は加水分解性基である。
 X11が複数個存在する場合、これらは互いに異なっていても同一であってもよい。
 X12が複数個存在する場合、これらは互いに異なっていても同一であってもよい。
 A-RF11が複数個存在する場合、これらは互いに異なっていても同一であってもよい。
 化合物(cx-1)は、2または3官能性の加水分解性シリル基を1個または2個有する含フッ素加水分解性シラン化合物である。
 RH11およびRH12は、炭素原子数1~3の炭化水素基が好ましく、メチル基が特に好ましい。
 式(cx-1)中、aが1であり、bが0または1であることが特に好ましい。
 X11およびX12の具体例および好ましい様態は上記のとおりである。
 化合物(s1)としては、下式(cx-1a)で表される化合物が特に好ましい。

 RF12は炭素原子数2~15のエーテル性酸素原子を含んでいてもよいペルフルオロアルキレン基である。

 X11およびX12は加水分解性基である。
 3個のX11は互いに異なっていても同一であってもよい。

 Q11およびQ12は炭素原子数1~10のフッ素原子を含まない2価の有機基を示す。
 式(cx-1a)において、Tがフッ素原子である場合、RF12は、炭素原子数4~8のペルフルオロアルキレン基、または炭素原子数4~10のエーテル性酸素原子を含むペルフルオロアルキレン基が好ましく、炭素原子数4~8のペルフルオロアルキレン基がより好ましく、炭素原子数6のペルフルオロアルキレン基が特に好ましい。
 また、式(cx-1a)において、Tが基(Ib)である場合、RF12は、炭素原子数3~15のペルフルオロアルキレン基、または炭素原子数3~15のエーテル性酸素原子を含むペルフルオロアルキレン基が好ましく、炭素原子数4~6のペルフルオロアルキレン基が特に好ましい。
 RF12が上記例示した基であると、重合体(C1)が良好な撥インク性を有し、かつ、化合物(cx-1a)は溶媒への溶解性に優れる。
 RF12の構造としては、直鎖構造、分岐構造、環構造、部分的に環を有する構造等が挙げられ、直鎖構造が好ましい。
 RF12の具体例としては、国際公開第2014/046209号(以下、WO2014/046209という)の例えば、段落[0043]に記載されたもの等が挙げられる。
 Q11およびQ12は、右側の結合手にSiが、左側の結合手にRF12がそれぞれ結合するとして表示した場合、具体的には、-(CH)i1-(i1は1~5の整数。)、-CHO(CH)i2-(i2は1~4の整数。)、-SONR-(CH)i3-(Rは水素原子、メチル基、またはエチル基であり、i3は1~4の整数であり、Rと(CH)i3との炭素原子数の合計は4以下の整数である。)、または-(C=O)-NR-(CH)i4-(Rは上記と同様であり、i4は1~4の整数であり、Rと(CH)i4との炭素原子数の合計は4以下の整数である。)で表される基が好ましい。Q11およびQ12としては、i1が2~4の整数である-(CH)i1-がより好ましく、-(CH-が特に好ましい。
 なお、RF12がエーテル性酸素原子を含まないペルフルオロアルキレン基である場合、Q11およびQ12としては、-(CH)i1-で表される基が好ましい。i1は2~4の整数がより好ましく、i1は2が特に好ましい。
 RF12がエーテル性酸素原子を含むペルフルオロアルキル基である場合、Q11およびQ12としては、-(CH)i1-、-CHO(CH)i2-、-SONR-(CH)i3-、または-(C=O)-NR-(CH)i4-で表される基が好ましい。この場合においても、-(CH)i1-がより好ましく、i1が2~4の整数がさらに好ましく、i1は2が特に好ましい。
 Tがフッ素原子の場合、化合物(cx-1a)の具体例としては、WO2014/046209の例えば、段落[0046]に記載されたもの等が挙げられる。
 Tが基(Ib)である場合、化合物(cx-1a)の具体例としては、WO2014/046209の例えば、段落[0047]に記載されたもの等が挙げられる。
 本発明において、化合物(cx-1a)としては、なかでも、F(CF)CHCHSi(OCH)、および、F(CF)OCF(CF)CFO(CF)CHCHSi(OCH)が特に好ましい。
 混合物(M)における化合物(s1)の含有割合は、該混合物から得られる部分加水分解縮合物におけるフッ素原子の含有率が1~40質量%、より好ましくは5~35質量%、特に好ましくは10~30質量%であることが好ましい。化合物(s1)の含有割合が上記範囲の下限値以上であると、硬化膜の上面に良好な撥インク性を付与でき、上限値以下であると、該混合物中の他の加水分解性シラン化合物との相溶性が良好になる。
<2>化合物(s2)
 本発明における混合物(M)に化合物(s2)を含ませることで、撥インク剤として、または感光性樹脂組成物に含有されて貯蔵される際には、貯蔵安定性を向上できる。さらに、使用時に加熱により脱ブロックさせてイソシアネート基とすることで、重合体(C)の反応性が向上し、他の成分や、他の材料との結合性や密着性が向上する。これにより、隔壁に囲まれた開口部において感光性樹脂組成物の残渣がインクの濡れ広がり性を阻害するのを抑制し、親インク性を良好にできる。化合物(s2)は、1種を単独で用いても2種以上を併用してもよい。
 加水分解性基としては、化合物(s1)の加水分解性基と同様のものを用いることができる。
 化合物(s2)は、下式(cx-2)で表すことができる。

 化合物(cx-2)は、1種を単独で用いても2種以上を併用してもよい。
 化合物(cx-2)の具体例としては、以下の化合物が挙げられる。

 混合物(M)における化合物(s2)の含有割合は、化合物(s1)の1モルに対して、0.5~6モルが好ましく、0.5~5モルが特に好ましい。さらに、混合物(M)における化合物(s2)の含有割合は、該混合物から得られる部分加水分解縮合物、すなわち重合体(C1)におけるブロックイソシアネート基の含有量が上記範囲となる割合であることが好ましい。含有割合が上記範囲の下限値以上であると、貯蔵安定性と開口部の親インク性が良好である。上限値以下であると重合体(C1)中のフッ素原子の含有率が高く良好な撥インク性を付与できる。
<3>化合物(s3)
 本発明における混合物(M)に化合物(s3)を含ませることで、例えば、重合体(C1)を含む感光性樹脂組成物を用いて得られる隔壁において、重合体(C1)が上面移行した後の造膜性を高められる。すなわち、化合物(s3)中の加水分解性基の数が多いことから、上面移行した後に重合体(C1)同士が良好に縮合し、上面全体に薄い膜を形成して撥インク層となると考えられる。
 また、混合物(M)に化合物(s3)を含ませることで、重合体(C1)は炭化水素系の溶媒に溶解しやすくなる。
 化合物(s3)は、1種を単独で用いても2種以上を併用してもよい。
 加水分解性基としては、化合物(s1)の加水分解性基と同様のものを用いることができる。
 化合物(s3)は、下式(cx-3)で表すことができる。
 SiX   …(cx-3)
 式(cx-3)中、Xは加水分解性基を示し、4個のXは互いに異なっていても同一であってもよい。Xとしては、前記X11およびX12と同様の基が用いられる。
 化合物(cx-3)の具体例としては、以下の化合物が挙げられる。また、化合物(cx-3)として、必要に応じてその複数個を予め部分加水分解縮合して得た部分加水分解縮合物を用いてもよい。
 Si(OCH)、Si(OC)、Si(OCH)の部分加水分解縮合物、Si(OC)の部分加水分解縮合物。
 混合物(M)が化合物(s3)を含む場合、混合物(M)における化合物(s3)の含有割合は、化合物(s1)の1モルに対して、0.01~5モルが好ましく、0.05~3モルが特に好ましい。含有割合が上記範囲の下限値以上であると、重合体(C1)の造膜性が良好であり、上限値以下であると重合体(C1)の撥インク性が良好である。
<4>化合物(s4)
 本発明における混合物(M)に、化合物(s4)を含ませることで、エチレン性二重結合を有する基を介して重合体(C1)同士あるいは重合体(C1)と、例えば、感光性樹脂組成物が含有するエチレン性二重結合を有する他成分との(共)重合が可能となり好ましい。これにより、上に説明したとおり、撥インク層における重合体(C1)の定着性を高める効果が得られる。
 化合物(s4)は、1種を単独で用いても2種以上を併用してもよい。
 加水分解性基としては、化合物(s1)の加水分解性基と同様のものを用いることができる。
 エチレン性二重結合を有する基としては、(メタ)アクリロイルオキシ基、ビニルフェニル基、アリル基、ビニル基、ノルボルニル基が好ましく、(メタ)アクリロイルオキシ基が特に好ましい。
 化合物(s4)としては、下式(cx-4)で表される化合物が好ましい。
 (Y-Q)-Si(RH4) (4-g-h)  …(cx-4)
 式(cx-4)中の記号は、以下のとおりである。
 Yはエチレン性二重結合を有する基である。
 Qは炭素原子数1~6のフッ素原子を含まない2価の有機基である。ただし、QのSiに結合する末端原子は炭素原子である。
 RH4は炭素原子数1~6の炭化水素基である。
 Xは加水分解性基である。
 gは1または2、hは0または1、g+hは1または2である。
 Y-Qが複数個存在する場合、これらは互いに異なっていても同一であってもよい。
 Xが複数個存在する場合、これらは互いに異なっていても同一であってもよい。
 RH4としては、前記RH11およびRH12と同様の基が用いられる。
 Xとしては、前記X11およびX12と同様の基が用いられる。
 Yとしては、(メタ)アクリロイルオキシ基またはビニルフェニル基が好ましく、(メタ)アクリロイルオキシ基が特に好ましい。
 Qの具体例としては、炭素原子数2~6のアルキレン基、フェニレン基等が挙げられる。なかでも、-(CH)-が好ましい。
 gが1であり、hが0または1であることが好ましい。
 化合物(cx-4)は、1種を単独で用いても2種以上を併用してもよい。
 化合物(cx-4)の具体例としては、WO2014/046209の例えば、段落[0057]に記載されたもの等が挙げられる。
 混合物(M)が化合物(s4)を含む場合、混合物(M)における化合物(s4)の含有割合は、化合物(s1)の1モルに対して、0.1~5モルが好ましく、0.5~4モルが特に好ましい。含有割合が上記範囲の下限値以上であると、重合体(C1)の上面移行性が良好であり、また、上面移行後に上面を含む撥インク層において、重合体(C1)の定着性が良好であり、さらに、撥インク剤(C1)の貯蔵安定性が良好である。上限値以下であると重合体(C1)の撥インク性が良好である。
<5>化合物(s5)
 本発明の混合物(M)において化合物(s3)を用いる場合、例えば、感光性樹脂組成物を硬化してなる隔壁において、その上面の端部に盛り上がりが形成される場合がある。これは、走査型電子顕微鏡(SEM)等によって観察されるレベルの微小なものである。本発明者は、この盛り上がりにおいて、他の部分よりもFおよび/またはSiの含有量が多いことを確認した。
 上記盛り上がりは、隔壁等として特に支障をきたすものではないが、本発明者は、化合物(s3)の一部を加水分解性基の数の少ない化合物(s5)に置き換えることで、上記盛り上がりの発生が抑えられることを見出した。
 加水分解性基の数の多い化合物(s3)によって生成されるシラノール基同士の反応により、重合体(C1)の造膜性は増す。しかしながら、その高い反応性のために、上記盛り上がりが起こると考えられる。そこで、化合物(s3)の一部を加水分解性基の数の少ない化合物(s5)に置き換えることで、シラノール基同士の反応が抑えられ、上記盛り上がりの発生が抑えられると考えられる。
 化合物(s5)は、1種を単独で用いても2種以上を併用してもよい。
 加水分解性基としては、化合物(s1)の加水分解性基と同様のものを用いることができる。
 化合物(s5)としては、下式(cx-5)で表される化合物が好ましい。
 (RH5)-SiX (4-j)  …(cx-5)
 式(cx-5)中、各記号は以下のとおりである。
 RH5は炭素原子数1~20の炭化水素基である。
 Xは加水分解性基である。
 jは1~3の整数であり、好ましくは2または3である。
 RH5が複数個存在する場合、これらは互いに異なっていても同一であってもよい。
 Xが複数個存在する場合、これらは互いに異なっていても同一であってもよい。
 RH5としては、jが1の場合には、炭素原子数1~20の脂肪族炭化水素基または炭素原子数6~10の芳香族炭化水素基が挙げられ、炭素原子数1~10のアルキル基、フェニル基等が好ましい。jが2または3の場合には、RH5は炭素原子数1~6の炭化水素基が好ましく、炭素原子数1~3の炭化水素基がより好ましい。
 Xとしては、前記X11およびX12と同様の基が用いられる。
 化合物(cx-5)の具体例としては、WO2014/046209の例えば、段落[0063]に記載されたもの等が挙げられる。
 混合物(M)が化合物(s5)を含む場合、混合物(M)における化合物(s5)の含有割合は、化合物(s1)の1モルに対して、0.05~5モルが好ましく、0.3~3モルが特に好ましい。含有割合が上記範囲の下限値以上であると、隔壁上面の端部の盛り上がりを抑制できる。上限値以下であると重合体(C1)の撥インク性が良好である。
<6>化合物(s6)
 化合物(s6)を用いることで、例えば、感光性樹脂組成物において、より低露光量での硬化が可能となる。化合物(s6)中のメルカプト基が連鎖移動性を有し、上記アルカリ可溶性樹脂またはアルカリ可溶性単量体や重合体(C1)がエチレン性二重結合を有する場合には、重合体(C1)自身が有するエチレン性二重結合等と結び付きやすく、光硬化を促進させるためと考えられる。
 また、メルカプト基を含む化合物(s6)はpKaが10程度であり、アルカリ溶液中で脱プロトン、すなわち解離しやすい。ここで、pKa=-log10Kaで表され、式中、Kaは酸解離定数を示す。そのため、メルカプト基が、感光性樹脂組成物の現像時のアルカリ可溶性を高めると考えられる。
 化合物(s6)は、1種を単独で用いても2種以上を併用してもよい。
 加水分解性基としては、化合物(s1)の加水分解性基と同様のものを用いることができる。
 化合物(s6)としては、下式(cx-6)で表される化合物が好ましい。

 式(cx-6)中、各記号は以下のとおりである。
 Qは炭素原子数1~10のフッ素原子を含まない2価の有機基である。ただし、QのSiに結合する末端原子は炭素原子である。
 RH6は炭素原子数1~6の炭化水素基である。
 Xは加水分解性基である。
 pは1または2、qは0または1、p+qは1または2である。
 HS-Qが複数個存在する場合、これらは互いに異なっていても同一であってもよい。
 Xが複数個存在する場合、これらは互いに異なっていても同一であってもよい。
 Xとしては、前記X11およびX12と同様の基が用いられる。
 Qとしては、炭素原子数1~10のアルキレン基が好ましく、炭素原子数1~5のアルキレン基がより好ましく、炭素原子数1~3のアルキレン基が特に好ましい。
 RH6としては、前記RH11およびRH12と同様の基が用いられる。
 化合物(cx-6)の具体例としては、HS-(CH)-Si(OCH)、HS-(CH)-Si(CH)(OCH)等が挙げられる。
 混合物(M)が化合物(s6)を含む場合、混合物(M)における化合物(s6)の含有割合は、化合物(s1)の1モルに対して、0.125~18モルが好ましく、0.125~8モルが特に好ましい。含有割合が上記範囲の下限値以上であると、例えば、感光性樹脂組成物において、より低露光量での硬化が可能となる。また、アルカリ可溶性が高められ現像性が良好である。上限値以下であると重合体(C1)の撥インク性が良好である。
<7>その他の加水分解性シラン化合物
 混合物(M)は、任意に化合物(s1)~(s6)以外の加水分解性シラン化合物を1種または2種以上含むことができる。
 その他の加水分解性シラン化合物としては、オキシアルキレン基と加水分解性基を有し、フッ素原子を含まない加水分解性シラン化合物が挙げられる。具体的には、例えば、CHO(CO)Si(OCH)(ポリオキシエチレン基含有トリメトキシシラン)(ここで、kは例えば約10である。)等が挙げられる。
<8>重合体(C1)
 重合体(C1)は、混合物(M)の部分加水分解縮合物である。
 重合体(C1)の一例として、化合物(cx-1a)および化合物(cx-2)を必須成分として含み、化合物(cx-3)~(cx-6)を任意で含み、化合物(cx-1a)中の基Tがフッ素原子である混合物(M)の部分加水分解縮合物である、重合体(C11)の平均組成式を下式(II)に示す。

 式(II)中、n1~n6は構成単位の合計モル量に対する各構成単位のモル分率を示す。n1>0、n2>0、n3≧0、n4≧0、n5≧0、n6≧0、n1+n2+n3+n4+n5+n6=1である。その他の各符号は、上述のとおりである。ただし、Tはフッ素原子である。
 なお、重合体(C11)は、実際は加水分解性基またはシラノール基が残存した生成物(部分加水分解縮合物)であるので、この生成物を化学式で表すことは困難である。
 式(II)で表される平均組成式は、重合体(C11)において、加水分解性基またはシラノール基の全てがシロキサン結合となったと仮定した場合の化学式である。
 また、式(II)において、化合物(cx-1a)、(cx-2)~(cx-6)にそれぞれ由来する単位は、ランダムに配列していると推測される。
 式(II)で表される平均組成式中の、n1:n2:n3:n4:n5:n6は、混合物(M)における化合物(cx-1a)、および(cx-2)~(cx-6)の仕込み組成と一致する。
 各成分のモル比は、各成分の効果のバランスから設計される。
 n1は、重合体(C11)におけるフッ素原子の含有率が、上記好ましい範囲となる量において、0.02~0.4が好ましく、0.02~0.3が特に好ましい。
 n2は、0.05~0.6が好ましく、0.1~0.5が特に好ましい。
 n3は、0~0.98が好ましく、0.05~0.6が特に好ましい。
 n4は、0~0.8が好ましく、0~0.5が特に好ましい。
 n5は、0~0.5が好ましく、0.05~0.3が特に好ましい。
 n6は、0~0.9が好ましく、0~0.8がより好ましく、0~0.4が特に好ましい。
 なお、上記各成分の好ましいモル比は、化合物(cx-1a)中のTが基(Ib)である場合も同様である。
 また、上記各成分の好ましいモル比は、混合物(M)が化合物(s1)と化合物(s2)を含有し、化合物(s3)~(s6)を任意で含む場合においても、同様に適用できる。すなわち、重合体(C1)を得るための混合物(M)における化合物(s1)~(s6)の好ましい仕込み量は、それぞれ上記n1~n6の好ましい範囲に相当する。
 重合体(C1)の質量平均分子量(Mw)は、5×10以上が好ましく、1×10未満が好ましく、1×10未満が特に好ましい。
 質量平均分子量(Mw)が下限値以上であると、感光性樹脂組成物を用いて隔壁を形成する際に、撥インク剤(C1)が上面移行しやすい。上限値未満であると、重合体(C1)の溶媒への溶解性が良好になる。
 重合体(C1)の質量平均分子量(Mw)は、製造条件により調節できる。
 重合体(C1)は、上述した混合物(M)を、公知の方法により加水分解および縮合反応させることで製造できる。
 この反応には、通常用いられる塩酸、硫酸、硝酸、リン酸等の無機酸、あるいは、酢酸、シュウ酸、マレイン酸等の有機酸を触媒として用いることが好ましい。また、必要に応じて水酸化ナトリウム、水酸化テトラメチルアンモニウム(TMAH)等のアルカリ触媒を用いてもよい。
 上記反応には公知の溶媒を用いることができる。
 上記反応で得られる重合体(C1)は、溶媒とともに溶液の性状で感光性樹脂組成物に配合してもよい。
<重合体(C2)>
 重合体(C2)は、主鎖が炭化水素鎖であり、フッ素原子を含む側鎖を有する単位と、ブロックイソシアネート基を有する単位を有する。重合体(C2)の質量平均分子量(Mw)は、1×10~1×10が好ましく、5×10~1×10が特に好ましい。質量平均分子量(Mw)が下限値以上であると、感光性樹脂組成物を用いて隔壁を形成する際に、重合体(C2)が上面移行しやすい。上限値未満であると、重合体(C2)の溶媒への溶解性が良好になる。
 重合体(C2)は、上記フッ素原子を含む側鎖を有する単位として、エーテル性酸素原子を含んでいてもよいフルオロアルキレン基および/またはエーテル性酸素原子を含んでいてもよいフルオロアルキル基を有する単位を有することが好ましい。
 フルオロアルキル基は直鎖状でもよく、分岐状でもよい。
 エーテル性酸素原子を含まないフルオロアルキル基の具体例としては、WO2014/046209の例えば、段落[0082]に記載されたもの等が挙げられる。
 エーテル性酸素原子を含むフルオロアルキル基の具体例としては、WO2014/046209の例えば、段落[0083]に記載されたもの等が挙げられる。
 フルオロアルキル基としては、撥インク性が良好になる点で、ペルフルオロアルキル基が好ましい。
 フルオロアルキル基の炭素原子数は4~15であることが好ましく、4~12がより好ましい。フルオロアルキル基の炭素原子数が4~15であれば、撥インク性に優れ、また、重合体(C2)を製造する際に、フルオロアルキル基を有する単量体と後述する該単量体以外の単量体との相溶性が良好となる。
 重合体(C2)は、上記フッ素原子を含む側鎖を有する単位として、フルオロアルキル基を有する単位を含む重合体であることが好ましい。フルオロアルキル基を有する単位は、フルオロアルキル基を有する重合性単量体を重合させることにより重合体に導入することが好ましい。また、反応部位を有する重合体に適宜化合物を反応させる各種変性方法によって、フルオロアルキル基を重合体に導入することもできる。
 重合体(C2)の主鎖を構成する炭化水素鎖として、具体的には、エチレン性二重結合を有する単量体の重合で得られる主鎖、-Ph-CH-(ただし、「Ph」はベンゼン骨格を示す。)の繰り返し単位からなるノボラック型の主鎖等が挙げられる。
 重合体(C2)を、エチレン性二重結合を有する単量体の重合で得る場合には、エチレン性二重結合を有するとともにフルオロアルキル基を有する単量体とエチレン性二重結合を有するとともにブロックイソシアネート基を有する単量体を、または必要に応じて、その他のエチレン性二重結合を有する単量体と重合させればよい。
 以下、重合体(C2)の主鎖が、エチレン性二重結合を有する単量体の重合で得られる主鎖の場合について説明する。
 エチレン性二重結合を有するとともにフルオロアルキル基を有する単量体としては、CH=CRCOOR、CH=CRCOORNRSO、CH=CRCOORNRCOR、CH=CRCOOCHCH(OH)R、CH=CRCR=CFR等が挙げられる。
 上記式中、Rはフルオロアルキル基を、Rは水素原子、フッ素原子以外のハロゲン原子またはメチル基を、Rは単結合または炭素数1~6の2価有機基を、Rは炭素数1~6の2価有機基を、それぞれ示す。
 Rとしては、炭素原子数4~8のペルフルオロアルキル基、または炭素原子数4~10のエーテル性酸素原子を含むペルフルオロアルキル基が好ましく、炭素原子数4~8のペルフルオロアルキル基がより好ましく、炭素原子数6のペルフルオロアルキル基が特に好ましい。
 Rが示すハロゲン原子としては、塩素原子が好ましい。
 RおよびRとしては、いずれもアルキレン基が好ましい。R、Rの具体例としては、-CH-、-CHCH-、-CH(CH)-、-CHCHCH-、-C(CH)-、-CH(CHCH)-、-CHCHCHCH-、-CH(CHCHCH)-、-CH(CH)CH-、CH(CHCH(CH))-等が挙げられる。
 上記の重合性単量体は1種を単独で用いても2種以上を併用してもよい。
 重合体(C2)は、上記フッ素原子を含む側鎖を有する単位とともにブロックイソシアネート基を有する単位を含む。重合体(C2)は、ブロックイソシアネート基を有することで、撥インク剤として、または感光性樹脂組成物に含有されて貯蔵される際には、貯蔵安定性を向上できる。さらに、使用時に加熱により脱ブロックさせてイソシアネート基とすることで、重合体(C2)の反応性が向上し、他の成分や、他の材料との結合性や密着性が向上する。これにより、隔壁に囲まれた開口部において感光性樹脂組成物の残渣がインクの濡れ広がり性を阻害するのを抑制し、親インク性を良好にできる。
 ブロックイソシアネート基としては、上記式(1)で示される基(1)が挙げられる。上記のとおり、その中でもイソシアネート基とピラゾール類またはオキシム類と反応させて得られるブロックイソシアネート基が好ましく、ピラゾール類と反応させて得られるブロックイソシアネート基が特に好ましい。
 エチレン性二重結合を有するとともにブロックイソシアネート基を有する単量体としては、CH=CRCOOR-NHC(=O)-B等が挙げられる。該式中、RおよびRはフルオロアルキル基を有する単量体の場合とRおよびR同じ意味であり、Bは式(1)におけるBと同じ意味である。
 CH=CRCOOR-NHC(=O)-Bとして具体的には下記式(m1)で示される単量体、および下記式(m2)で示される単量体が挙げられる。

 重合体(C2)は、フッ素原子含有単位とブロックイソシアネート基含有単位に加えて、さらに、酸性基を有する単位、エチレン性二重結合を有する単位、水酸基を有する単位およびポリオキシアルキレン鎖を有する単位からなる群から選ばれる少なくとも1種の単位を有していてもよい。
 重合体(C2)は、アルカリ可溶性が良好となる点で、酸性基を有する重合体であることが好ましい。
 酸性基としては、カルボキシ基、フェノール性水酸基およびスルホ基からなる群から選ばれる少なくとも1つの酸性基またはその塩が好ましい。
 重合体(C2)は、光架橋性を有し、感光性樹脂組成物を硬化してなる硬化膜の製造過程において、硬化膜の上層部において、互いにあるいは感光性樹脂組成物が含有するエチレン性二重結合を有する他成分と結合することで、重合体(C2)の定着性を向上できる点で、エチレン性二重結合を有する重合体であることが好ましい。
 エチレン性二重結合を有する基としては、(メタ)アクリロイルオキシ基、ビニルフェニル基、アリル基、ビニル基、ノルボルニル基が好ましく、(メタ)アクリロイルオキシ基が特に好ましい。
 エチレン性二重結合は重合体形成後に導入して重合体(C2)とすることが好ましい。エチレン性二重結合は単量体の重合の際に反応することより、通常エチレン性二重結合を有する重合体を単量体の重合のみによっては製造できない。この場合、単量体の重合で水酸基などの反応部位を有する重合体を製造し、次いでエチレン性二重結合を有しかつ重合体の反応部位に結合しうる化合物を反応させて、エチレン性二重結合を有する重合体が製造される。具体的には、たとえば、フッ素原子を含む側鎖を有する単位とブロックイソシアネート基を有する単位と水酸基を有する単位とを含む重合体を製造し、次にイソシアネートアルキル(メタ)アクリレートを反応させて、エチレン性二重結合を有する重合体(C2)を製造できる。
 重合体(C2)は、水酸基やポリオキシアルキレン基を有していてもよい。
 ポリオキシアルキレン基や水酸基は光架橋性を有しないが、ポリオキシアルキレン基や水酸基を有する重合体(C2)は、エチレン性二重結合を有する場合と同様に、硬化膜の製造過程において、上層部で互いにあるいは感光性樹脂組成物が含有する他成分と結合することで、重合体(C2)の定着性を向上できる。また、水酸基は、上記のように重合体の反応部位として機能させることもできる。ポリオキシアルキレン基のうちポリオキシエチレン基は親水性を有するので、現像液に対する濡れ性を高める効果もある。
 重合体(C2)は、酸性基、エチレン性二重結合、水酸基およびポリオキシアルキレン基のうち1種以上を含むことができる。重合体の1つの側鎖に、これらの基のうち2種以上が含まれていてもよい。たとえば、ポリオキシアルキレン基の末端に水酸基が結合していてもよい。
 上記の基の導入方法としては、フルオロアルキル基を有する単量体と、ブロックイソシアネート基を有する単量体と、上記の基を有する単量体とを共重合させる方法が好ましい。また、反応部位を有する重合体に適宜化合物を反応させる各種変性方法によって、上記の基を重合体に導入することもできる。
 カルボキシ基を有する単量体、フェノール性水酸基を有する単量体およびスルホ基を有する単量体の具体例としては、WO2014/046209の例えば、段落[0092]、[0093]および[0094]に記載されたもの等が挙げられる。
 反応部位を有する重合体にカルボキシ基を導入する方法としては、例えば、(1)水酸基を有する重合体に酸無水物を反応させる方法、(2)エチレン性二重結合を有する酸無水物の単位を有する重合体に水酸基を有する化合物を反応させる方法等が挙げられる。
 水酸基を有する単量体の具体例としては、WO2014/046209の例えば、段落[0096]に記載されたもの等が挙げられる。
 水酸基を有する単量体は、末端が水酸基であるポリオキシアルキレン鎖を有する単量体であってもよい。
 例えば、WO2014/046209の例えば、段落[0097]に記載されたもの等が挙げられる。
 酸無水物としては、WO2014/046209の例えば、段落[0098]に記載されたもの等が挙げられる。
 水酸基を有する化合物としては、1つ以上の水酸基を有している化合物であればよく、例えば、WO2014/046209の例えば、段落[0099]に記載されたもの等が挙げられる。
 水酸基および酸性基を含まず、ポリオキシアルキレン基を有する単量体、例えば、下式(POA-1)、または(POA-2)で表される単量体を用いることもできる。

(R71は、水素原子、塩素原子、臭素原子、ヨウ素原子、シアノ基、炭素数1~20のアルキル基、炭素数7~20のアリール基で置換されたアルキル基、炭素数6~20のアリール基、または炭素数3~20のシクロアルキル基である。
 R72は炭素原子数1~5のアルキレン基である。R73は炭素原子数1~4のアルキル基である。Wは、単結合または炭素数が1~10のフッ素原子を有しない2価の有機基である。k4は6~30の整数である。)
 その他、所望の組成に応じて、公知の単量体および反応を適宜選択することで、フッ素原子を有する側鎖とブロックイソシアネート基とを有し、必要に応じて、酸性基、エチレン性二重結合、水酸基およびポリオキシアルキレン基を有する、重合体(C2)を得ることができる。
 なお、この際、重合体(C2)におけるフッ素原子およびブロックイソシアネート基の含有量が上記好ましい範囲となるように、用いる単量体の配合割合を適宜調整することが好ましい。
 重合体(C2)の主鎖が-Ph-CH-の繰り返し単位からなるノボラック型の主鎖である場合、通常、主鎖を構成するベンゼン骨格(Ph)に、フッ素原子を有する側鎖とブロックイソシアネート基を有する側鎖とを有し、任意に酸性基を有する基、エチレン性二重結合を有する基、オキシアルキレン基等が結合した重合体が重合体(C2)として用いられる。上記フッ素原子を有する側鎖は、好ましくはエーテル性酸素原子を含んでいてもよいフルオロアルキル基および/またはエーテル性酸素原子を含んでいてもよいフルオロアルキル基を有する側鎖である。酸性基、エチレン性二重結合を有する基、オキシアルキレン基等については、上に説明したエチレン性二重結合を有する単量体の重合で得られる主鎖を有する重合体(C2)の場合と同様のものが挙げられる。
 なお、この場合も、重合体(C2)におけるフッ素原子およびブロックイソシアネート基の含有量が上記好ましい範囲となるように、重合体(C2)を分子設計することが好ましい。
 このような重合体(C2)は、ベンゼン骨格にあらかじめ上記各基が導入された単量体を重合することで製造してもよく、反応部位、具体的には、水酸基、アミノ基、メルカプト基、スルホン酸基、カルボン酸基、カルボニル基、エチレン性二重結合等を有する重合体を得た後に、該反応部位に適宜化合物を反応させる変性方法によって、上記各基を重合体に導入してもよい。
[ネガ型感光性樹脂組成物]
 本発明のネガ型感光性樹脂組成物は、光硬化性を有するアルカリ可溶性樹脂(以下、樹脂(AP)ともいう)または光硬化性を有するアルカリ可溶性単量体(以下、単量体(AM)ともいう)と、光重合開始剤と、上記撥インク剤(C)と、を含有する。本発明のネガ型感光性樹脂組成物は、撥インク剤として撥インク剤(C)を含有することで、貯蔵安定性が良好であり、かつ、これを用いて隔壁を製造した場合に、隔壁上面は優れた撥インク性を有し、開口部は良好な親インク性を有する。
 本発明のネガ型感光性樹脂組成物は、さらに必要に応じて、黒色着色剤、架橋剤、溶媒およびその他の任意成分を含有する。
 以下、本発明のネガ型感光性樹脂組成物が含有する各成分について説明する。
 樹脂(AP)としては、1分子中に酸性基とエチレン性二重結合とを有する感光性樹脂が好ましい。樹脂(AP)が分子中にエチレン性二重結合を有することで、ネガ型感光性樹脂組成物の露光部は、光重合開始剤から発生したラジカルにより重合して硬化する。
 このようにして硬化した露光部はアルカリ現像液にて除去されない。また、樹脂(AP)が分子中に酸性基を有することで、アルカリ現像液にて、硬化していないネガ型感光性樹脂組成物の非露光部を選択的に除去できる。その結果、硬化膜を、所定の領域を複数の区画に仕切る形の隔壁の形態とすることができる。
 酸性基としては、カルボキシ基、フェノール性水酸基、スルホ基およびリン酸基等が挙げられ、これらは1種を単独で用いても2種以上を併用してもよい。
 エチレン性二重結合としては、(メタ)アクリロイル基、アリル基、ビニル基、ビニルオキシ基およびビニルオキシアルキル基等の付加重合性を有する二重結合が挙げられる。これらは1種を単独で用いても2種以上を併用してもよい。なお、エチレン性二重結合が有する水素原子の一部または全てが、メチル基等のアルキル基で置換されていてもよい。
 樹脂(AP)としては、酸性基を有する側鎖とエチレン性二重結合を有する側鎖とを有する樹脂(AP-1)、およびエポキシ樹脂に酸性基とエチレン性二重結合とが導入された樹脂(AP-2)等が挙げられる。これらは1種を単独で用いても2種以上を併用してもよい。
 樹脂(AP-1)としては、酸性基を有する側鎖とエチレン性二重結合を有する側鎖とを有するビニル樹脂等が挙げられる。
 樹脂(AP-2)としては、エポキシ樹脂と、カルボキシ基とエチレン性二重結合とを有する化合物とを反応させた後に、多価カルボン酸またはその無水物とを反応させて得られる樹脂等が挙げられる。用いるエポキシ樹脂としては、特に限定されず、ネガ型感光性樹脂の主鎖として用いられる従来公知のエポキシ樹脂、例えば、国際公開第2010/013816号などに記載のエポキシ樹脂が使用できる。
 また、樹脂(AP)としては、酸価が10~300mgKOH/gのものが好ましく、30~150mgKOH/gのものが特に好ましい。また、数平均分子量(Mn)は、5×10~2×10が好ましく、2×10~1.5×10が特に好ましい。また、質量平均分子量(Mw)は、1×10~4×10が好ましく、3×10~2×10が特に好ましい。
 樹脂(AP)としては、現像時の硬化膜の剥離が抑制されて、高解像度のドットのパターンを得ることができる点、ドットが直線状である場合のパターンの直線性が良好である点、平滑な硬化膜表面が得られやすい点で、樹脂(AP-2)を用いることが好ましい。
 単量体(AM)としては、例えば、酸性基とエチレン性二重結合とを有する単量体(AM-1)が好ましく用いられる。酸性基およびエチレン性二重結合は、樹脂(AP)と同様である。単量体(AM)の酸価についても、樹脂(AP)と同様の範囲が好ましい。
 単量体(AM-1)としては、2,2,2-トリアクリロイルオキシメチルエチルフタル酸等が挙げられる。
 ネガ型感光性樹脂組成物に含まれる樹脂(AP)および単量体(AM)は、それぞれ、1種を単独で用いても2種以上を併用してもよい。
 ネガ型感光性樹脂組成物における全固形分中の樹脂(AP)の含有割合および単量体(AM)の含有割合は、それぞれ、5~80質量%が好ましい。ネガ型感光性樹脂組成物が、後述の黒色着色剤を含有しない場合、その含有量は、30~70質量%が特に好ましい。ネガ型感光性樹脂組成物が、後述の黒色着色剤を含有する場合、その含有量は、10~60質量%が特に好ましい。含有割合が上記範囲であると、ネガ型感光性樹脂組成物の光硬化性および現像性が良好である。
(光重合開始剤)
 本発明における光重合開始剤は、光重合開始剤としての機能を有する化合物であれば特に制限されず、光によりラジカルを発生する化合物が好ましい。
 光重合開始剤としては、α-ジケトン類、アシロイン類、アシロインエーテル類、チオキサントン類、ベンゾフェノン類、アセトフェノン類、キノン類、アミノ安息香酸類、過酸化物、オキシムエステル類、脂肪族アミン類等に分類される各種化合物が挙げられる。
 光重合開始剤のなかでも、ベンゾフェノン類、アミノ安息香酸類および脂肪族アミン類は、その他のラジカル開始剤と共に用いると、増感効果を発現することがあり好ましい。
 光重合開始剤としては、アセトフェノン類に分類される2-メチル-1-[4-(メチルチオ)フェニル]-2-モルフォリノプロパン-1-オン、2-ベンジル-2-ジメチルアミノ-1-(4-モルフォリノフェニル)-ブタン-1-オン、オキシムエステル類に分類される1,2-オクタンジオン,1-[4-(フェニルチオ)-,2-(O-ベンゾイルオキシム)、エタノン1-[9-エチル-6-(2-メチルベンゾイル)-9H-カルバゾール-3-イル]-1-(O-アセチルオキシム)、チオキサントン類に分類される2,4-ジエチルチオキサントンが好ましい。さらに、これらとベンゾフェノン類、例えば、4,4’-ビス(ジエチルアミノ)ベンゾフェノンとの組み合わせが特に好ましい。
 光重合開始剤は、1種を単独で用いても2種以上を併用してもよい。
 ネガ型感光性樹脂組成物における全固形分中の光重合開始剤の含有割合は、0.1~50質量%が好ましく、0.5~30質量%がより好ましい。ネガ型感光性樹脂組成物が、後述の黒色着色剤を含有しない場合、その含有量は、5~15質量%が特に好ましい。ネガ型感光性樹脂組成物が、後述の黒色着色剤を含有する場合、その含有量は、2~12質量%が特に好ましい。含有割合が上記範囲であると、ネガ型感光性樹脂組成物の光硬化性および現像性が良好である。
(撥インク剤(C))
 本発明の撥インク剤(C)は、感光性樹脂組成物を用いて隔壁を形成する過程で充分に上面に移行し、得られる隔壁の上面に良好な撥インク性を付与する機能を有する。撥インク剤(C)は、また感光性樹脂組成物に含有されて貯蔵される際には、貯蔵安定性を向上できる。さらに、使用時に加熱により脱ブロックさせてイソシアネート基とすることで、撥インク剤(C)の反応性が向上し、他の成分や、他の材料との結合性や密着性が向上する。これにより、隔壁に囲まれた開口部において感光性樹脂組成物の残渣がインクの濡れ広がり性を阻害することを抑制し、親インク性を良好にできる。
 ネガ型感光性樹脂組成物における全固形分中の撥インク剤(C)の含有割合は、0.01~15質量%が好ましく、0.01~5質量%がより好ましく、0.03~1.5質量%が特に好ましい。含有割合が上記範囲の下限値以上であると、ネガ型感光性樹脂組成物から形成される硬化膜の上面は優れた撥インク性を有する。上記範囲の上限値以下であると、硬化膜と基板との密着性が良好になる。
(黒色着色剤)
 本発明のネガ型用感光性組成物は、用途に応じて、隔壁に遮光性を付与する場合に、黒色着色剤を含有する。従来の撥インク剤を含有するネガ型用感光性組成物に、着色剤を配合すると、隔壁上面の撥インク性が充分でなくなったり、開口部の親インク性が充分でなくなったりした。本発明の撥インク剤(C)を用いることで、着色剤を配合した場合であっても、上記問題を起こすことなく、隔壁上面の良好な撥インク性と開口部の親インク性を両立させることができる。
 特に、主鎖が炭化水素鎖でありフッ素原子を含む側鎖を有する重合体を撥インク剤とした場合には、着色剤を含有するネガ型用感光性組成物を用いて隔壁を作製すると開口部の親インク性が充分と言えないことが多かった。本発明の撥インク剤(C)として重合体(C2)を用いてネガ型用感光性組成物を調製すれば、この開口部の親インク性の問題を解決し、充分な親インク性を有する開口部と上面に充分な撥インク性を有する隔壁を得ることができる。
 黒色着色剤としては、カーボンブラック、アニリンブラック、アントラキノン系黒色顔料、ペリレン系黒色顔料、具体的には、C.I.ピグメントブラック1、6、7、12、20、31等が挙げられる。黒色着色剤としては、赤色顔料、青色顔料、緑色顔料、黄色顔料等の有機顔料や無機顔料の混合物を用いることもできる。有機顔料の具体例としては、C.I.ピグメントブルー15:6、ピグメントレッド254、ピグメントグリーン36、ピグメントイエロー150、アゾメチン系顔料等が挙げられる。黒色着色剤としては、電気特性の点から有機顔料が好ましく、価格および遮光性の点からはカーボンブラックが好ましい。カーボンブラックは樹脂等で表面処理されているのが好ましく、また、色調を調整するため、青色顔料や紫色顔料を併用することができる。
 有機顔料としては、ブラックマトリックスの形状の観点から、BET法による比表面積が50~200m/gであるものが好ましい。比表面積が50m/g以上であると、ブラックマトリックス形状が劣化しにくい。200m/g以下であると、有機顔料に分散助剤が過度に吸着することなく、諸物性を発現させるために多量の分散助剤を配合する必要がなくなる。
 また、有機顔料の透過型電子顕微鏡観察による平均1次粒子径は、20~150nmであることが好ましい。平均1次粒子径が20nm以上であると、ネガ型用感光性組成物で高濃度に分散でき、経時安定性の良好なネガ型用感光性組成物が得られやすい。150nm以下であると、隔壁形状が劣化しにくい。また、透過型電子顕微鏡観察による平均2次粒子径としては、80~200nmが好ましい。
 ネガ型用感光性組成物における全固形分中の黒色着色剤の含有割合は、20~65質量%が好ましく、25~60質量%がより好ましく、30~60質量%が特に好ましい。含有割合が上記範囲の下限値以上であると、得られる隔壁の光の遮光性を示す値である光学濃度が充分になる。上記範囲の上限値以下であると、ネガ型用感光性組成物の硬化性が良好になり、良好な外観の硬化膜が得られ、撥インク性も良好になる。
 黒色着色剤のネガ型用感光性組成物における分散性を向上するためには、塩基性高分子分散剤または酸性高分子分散剤を含有させることが好ましい。該塩基性高分子分散剤のアミン価は10~100mgKOH/gが好ましく、30~70mgKOH/gが特に好ましい。該酸性高分子分散剤の酸価は30~150mgKOH/gが好ましく、50~100mgKOH/gが特に好ましい。該高分子分散剤は、黒色着色剤への親和性の点から、塩基性官能基を有する化合物が好ましい。該塩基性官能基として、1級、2級もしくは3級アミノ基を有すると、特に分散性に優れる。
 高分子分散剤としては、ウレタン系、ポリイミド系、アルキッド系、エポキシ系、不飽和ポリエステル系、メラミン系、フェノール系、アクリル系、塩化ビニル系、塩化ビニル酢酸ビニル系共重合体系、ポリアミド系、ポリカーボネート系等の化合物が挙げられる。中でも特にウレタン系、ポリエステル系の化合物が好ましい。
 高分子分散剤の使用量は、黒色着色剤に対して5~30重量%が好ましく、10~25重量%が特に好ましい。使用量が上記範囲の下限値以上であると、黒色着色剤の分散が良好になり、上記範囲の上限値以下であると、現像性が良好になる。
(架橋剤)
 本発明のネガ型感光性樹脂組成物が任意に含有する架橋剤は、1分子中に2個以上のエチレン性二重結合を有し酸性基を有しない化合物である。ネガ型感光性樹脂組成物が架橋剤を含むことにより、露光時におけるネガ型感光性樹脂組成物の硬化性が向上し、低い露光量でも硬化膜を形成することができる。
 架橋剤としては、WO2014/046209の例えば、段落[0137]に記載されたもの等が挙げられる。
 光反応性の点からは、多数のエチレン性二重結合を有することが好ましい。例えば、ペンタエリスリトールテトラ(メタ)アクリレート、ジトリメチロールプロパンテトラ(メタ)アクリレート、ジペンタエリスリトールヘキサ(メタ)アクリレート、ジペンタエリスリトールペンタ(メタ)アクリレート、エトキシ化イソシアヌル酸トリ(メタ)アクリレートおよびウレタンアクリレート等が好ましい。
 架橋剤は、1種を単独で用いても2種以上を併用してもよい。
 ネガ型感光性樹脂組成物における全固形分中の架橋剤の含有割合は、10~60質量%が好ましい。ネガ型感光性樹脂組成物が、黒色着色剤を含有しない場合、その含有量は、20~55質量%が特に好ましい。ネガ型感光性樹脂組成物が、黒色着色剤を含有する場合、その含有量は、5~50質量%が特に好ましい。
(溶媒)
 本発明のネガ型感光性樹脂組成物は、溶媒を含有することで粘度が低減され、ネガ型感光性樹脂組成物の基板表面への塗布がしやすくなる。その結果、均一な膜厚のネガ型感光性樹脂組成物の塗膜が形成できる。
 溶媒(F)としては公知の溶媒が用いられる。溶媒は、1種を単独で用いても2種以上を併用してもよい。
 溶媒としては、アルキレングリコールアルキルエーテル類、アルキレングリコールアルキルエーテルアセテート類、アルコール類、ソルベントナフサ類等が挙げられる。なかでも、アルキレングリコールアルキルエーテル類、アルキレングリコールアルキルエーテルアセテート類、およびアルコール類からなる群から選ばれる少なくとも1種の溶媒が好ましく、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールモノメチルエーテル、ジエチレングリコールエチルメチルエーテル、および2-プロパノールからなる群から選ばれる少なくとも1種の溶媒がさらに好ましい。
 ネガ型感光性樹脂組成物における溶媒の含有割合は、組成物全量に対して50~99質量%が好ましく、60~95質量%がより好ましく、65~90質量%が特に好ましい。
(その他の成分)
 本発明におけるネガ型感光性樹脂組成物はさらに、必要に応じて、熱架橋剤、分散助剤、シランカップリング剤、微粒子(フィラー)、リン酸化合物、硬化促進剤、増粘剤、可塑剤、消泡剤、レベリング剤、ハジキ防止剤および紫外線吸収剤等の他の添加剤を1種または2種以上含有してもよい。
 本発明のネガ型感光性樹脂組成物は、上記各成分の所定量を混合して得られる。
 本発明のネガ型感光性樹脂組成物は、貯蔵安定性が改善された撥インク剤(C)を含有することから、良好な貯蔵安定性を有する。本発明のネガ型感光性樹脂組成物を用いれば、得られる隔壁は上面に良好な撥インク性を有するとともに、隔壁に囲まれた開口部は良好な親インク性を有する。
[隔壁]
 本発明の隔壁は、基板表面をドット形成用の複数の区画に仕切る形に形成された上記の本発明のネガ型感光性樹脂組成物の硬化物からなる隔壁である。隔壁は、例えば、基板等の基板の表面に本発明のネガ型感光性樹脂組成物を塗布し、必要に応じて乾燥して溶媒等を除去した後、ドット形成用の区画となる部分にマスキングを施し、露光した後、現像、さらに加熱することで得られる。
 現像によって、マスキングにより非露光の部分が除去されドット形成用の区画に対応する開口部が隔壁とともに形成される。隔壁形成に際して、ネガ型感光性樹脂組成物が含有する撥インク剤(C)は、上面移行して隔壁の上層の撥インク層に高濃度に存在するようになる。さらに、加熱により撥インク剤(C)のブロックイソシアネート基が脱ブロックしてイソシアネート基となり、撥インク層に強固に固定される。さらに、現像によって非露光部分が除去しきれずに、開口部に部分的に存在する場合であっても、撥インク剤(C)は基板表面に固定化されて、開口部の親インク性が確保される。
 よって、本発明の隔壁を形成する基板としては、少なくとも隔壁が形成される表面がイソシアネート基と反応性を有する官能基、例えば、水酸基、アミノ基、カルボキシ基、メルカプト基等を有することが好ましい。隔壁が形成される基板表面がイソシアネート基と反応性を有する官能基を有することで、開口部において基板表面と撥インク剤(C)との密着性が向上し、開口部に感光性樹脂組成物の残渣を有する場合においても、開口部の親インク性が確保されるためである。
 上記イソシアネート基と反応性を有する官能基を有する表面を構成する材料として、具体的には、ガラス、金属酸化物、有機膜等が挙げられる。金属酸化物としては、スズドープ酸化インジウム(ITO)、アンチモンドープ酸化スズ(ATO)、フッ素ドープ酸化スズ(FTO)、アルミニウムドープ酸化亜鉛(AZO)、ガリウムドープ酸化亜鉛(GZO)等が挙げられる。また、例えば、金属電極の表面等、金属酸化物が形成された表面を有する場合には、上記イソシアネート基と反応性を有する官能基を有する表面に含めることができる。
 以下、本発明の実施形態の隔壁の製造方法の一例を、図1A~1Dを用いて説明するが、隔壁の製造方法は以下に限定されない。なお、以下の製造方法は、ネガ型感光性樹脂組成物が溶媒(F)を含有するものとして説明する。
 図1Aに示すように、基板1の一方の主面全体にネガ型感光性樹脂組成物を塗布して、塗膜21を形成する。このとき、塗膜21中には撥インク剤(C)が全体的に溶解し、均一に分散している。なお、図1A中、撥インク剤(C)は模式的に示してあり、実際にこのような粒子形状で存在しているわけではない。
 次に、図1Bに示すように、塗膜21を乾燥させて、乾燥膜22とする。乾燥方法としては、加熱乾燥、減圧乾燥および減圧加熱乾燥等が挙げられる。溶媒の種類にもよるが、加熱乾燥の場合、加熱温度は50~120℃が好ましい。加温時間は30秒~5分間程度が好ましい。
 この乾燥過程において、撥インク剤(C)は乾燥膜の上層部に移行する。なお、ネガ型感光性樹脂組成物が、溶媒を含有しない場合であっても、塗膜内で撥インク剤(C)の上面移行は同様に達成される。
 次に、図1Cに示すように、隔壁に囲まれる開口部に相当する形状のマスキング部31を有するフォトマスク30を介して、乾燥膜22に対して光を照射し露光する。乾燥膜22を露光した後の膜を露光膜23と称す。露光膜23において、露光部23Aは光硬化しており、非露光部23Bは乾燥膜22と同様の状態である。
 照射する光としては、可視光;紫外線;遠紫外線;KrFエキシマレーザ光、ArFエキシマレーザ光、Fエキシマレーザ光、Krエキシマレーザ光、KrArエキシマレーザ光およびArエキシマレーザ光等のエキシマレーザ光;X線;電子線等が挙げられる。
 照射する光としては、波長100~600nmの光が好ましく、300~500nmの光がより好ましく、i線(365nm)、h線(405nm)またはg線(436nm)を含む光が特に好ましい。また、必要に応じて330nm以下の光をカットしてもよい。
 露光方式としては、全面一括露光、スキャン露光等が挙げられる。同一箇所に対して複数回に分けて露光してもよい。この際、複数回の露光条件は同一でも同一でなくても構わない。露光量は、上記いずれの露光方式においても、例えば、5~1,000mJ/cmが好ましく、5~500mJ/cmがより好ましく、5~300mJ/cmがさらに好ましい。なお、露光量は、照射する光の波長、ネガ型感光性樹脂組成物の組成および塗膜の厚さ等により、適宜好適化される。
 単位面積当たりの露光時間は特に制限されず、用いる露光装置の露光パワーおよび必要な露光量等から設計される。なお、スキャン露光の場合、光の走査速度から露光時間が求められる。単位面積当たりの露光時間は通常1~60秒程度である。
 次に、図1Dに示すように、アルカリ現像液を用いた現像を行い、露光膜23の露光部23Aに対応する部位のみからなる隔壁4が形成される。隔壁4で囲まれた開口部5は、露光膜23において非露光部23Bが存在していた部位であり、現像により非露光部23Bが除去された後の状態を、図1Dは示している。非露光部23Bは、上に説明したとおり、撥インク剤(C)が上層部に移行してそれより下の層にほとんど撥インク剤(C)が存在しない状態でアルカリ現像液により溶解、除去されるため、得られる隔壁の上面は良好な撥インク性を有する。
 なお、図1Dに示す隔壁4において、その上面を含む最上層は撥インク層4Aである。撥インク剤(C)がエチレン性二重結合を有する側鎖を有しない場合、露光の際に、撥インク剤(C)はそのまま最上層に高濃度に存在して撥インク層となる。より詳細には、露光に際して、撥インク剤(C)の周辺に存在する樹脂(AP)または単量体(AM)さらには任意に含有するそれ以外の光硬化成分が強固に光硬化することで、撥インク剤(C)は撥インク層に定着する。
 撥インク剤(C)がエチレン性二重結合を有する場合、撥インク剤(C)は、互いに、および/または、樹脂(AP)または単量体(AM)やその他の光硬化成分とともに、光硬化して、撥インク剤(C)が強固に結合した撥インク層4Aを形成する。
 上記のいずれの場合も、撥インク層4Aの下側には、主として樹脂(AP)または単量体(AM)さらには任意に含有するそれ以外の光硬化成分が光硬化して、撥インク剤(C)をほとんど含有しない層4Bが形成される。
 現像後、隔壁4をさらに加熱する。加熱温度は、撥インク剤(C)のブロックイソシアネート基が脱ブロックしてイソシアネート基を生成する温度以上とする。撥インク剤(C)が有するブロックイソシアネート基の種類にもよるが、加熱温度は、概ね150~250℃とすることができ、200~250℃が好ましい。加温時間は20~70分間程度が好ましい。
 加熱により撥インク剤(C)のブロックイソシアネート基が脱ブロックしてイソシアネート基となり、撥インク剤(C)は撥インク層4A内により強固に定着する。また、加熱により隔壁4の硬化がより強固なものとなる。
 さらに、上記現像によって非露光部分が除去しきれずに、開口部にわずかにかつ部分的に非露光部23Bが残渣として存在する場合がある。そのような場合であっても、脱ブロックされたイソシアネート基の作用により撥インク剤(C)は基板表面に固定化されて、開口部の親インク性が確保される。
 このようにして得られる本発明の隔壁4は、露光が低露光量で行われる場合であっても、上面に良好な撥インク性を有する。また、隔壁4においては、現像、加熱後に、開口部5の親水性が良好であり、開口部5へのインクの均一な塗工性を充分に確保できる。
 なお、開口部5の親インク性をより確実に得ることを目的として、上記加熱後、開口部5に存在する可能性があるネガ型感光性樹脂組成物の現像残渣等を除去するために、隔壁4付きの基板1に対して紫外線/オゾン処理を施してもよい。
 本発明のネガ型感光性樹脂組成物から形成される隔壁は、例えば、幅が100μm以下であることが好ましく、20μm以下であることが特に好ましい。また、隣接する隔壁間の距離(パターンの幅)は300μm以下であることが好ましく、100μm以下であることが特に好ましい。隔壁の高さは0.05~50μmであることが好ましく、0.2~10μmであることが特に好ましい。
 本発明の隔壁は、IJ法にてパターン印刷を行う際に、その開口部をインク注入領域とする隔壁として利用できる。IJ法にてパターン印刷を行う際に、本発明の隔壁を、その開口部が所望のインク注入領域と一致するように形成して用いれば、隔壁上面が良好な撥インク性を有することから、隔壁を超えて所望しない開口部すなわちインク注入領域にインクが注入されることを抑制できる。また、隔壁で囲まれた開口部は、インクの濡れ広がり性が良好であるので、インクを所望の領域に白抜け等が発生することなく均一に印刷することが可能となる。
 本発明の隔壁を用いれば、上記のとおりIJ法によるパターン印刷が精巧に行える。よって、本発明の隔壁は、ドットがIJ法で形成される基板表面に複数のドットと隣接するドット間に位置する隔壁を有する光学素子の隔壁として有用である。
[光学素子]
 本発明の光学素子は、基板表面に複数のドットと隣接するドット間に位置する上記本発明の隔壁とを有する光学素子である。本発明の光学素子においてドットはIJ法により形成されることが好ましい。
 以下、本発明の実施形態の光学素子をIJ法により製造する場合を例にして説明する。なお、本発明の光学素子の製造方法は以下に限定されない。
 図2A~2Bは、上記図1Dに示す基板1上に形成された隔壁4を用いて光学素子を製造する方法を模式的に示すものである。ここで、基板1上の隔壁4は、開口部5が、製造しようとする光学素子のドットのパターンに一致するように形成されたものである。
 図2Aに示すように、隔壁4に囲まれた開口部5に、インクジェットヘッド9からインク10を滴下して、開口部5に所定量のインク10を注入する。インクとしては、ドットの機能に合わせて、光学素子用として公知のインクが適宜選択して用いられる。
 次いで、用いたインク10の種類により、例えば、溶媒の除去や硬化のために、乾燥および/または加熱等の処理を施して、図2Bに示すように、隔壁4に隣接する形で所望のドット11が形成された光学素子12を得る。
 本発明の光学素子は、本発明の隔壁を用いることで、製造過程において隔壁で仕切られた開口部にインクがムラなく均一に濡れ広がることが可能であり、これにより精度よく形成されたドットを有する光学素子である。
 光学素子としては、有機EL素子、液晶素子のカラーフィルタおよびTFTアレイ素子、量子ドットディスプレイ、薄膜太陽電池等が挙げられる。
 TFTアレイ素子とは、複数のドットが平面視マトリクス状に配置され、各ドットに画素電極とこれを駆動するためのスイッチング素子としてTFTが設けられた素子である。
 TFTアレイ素子は、有機EL素子あるいは液晶素子等に、TFTアレイ基板として備えられる。
 TFTアレイは、例えば、以下のように製造できるがこれに限定されない。
 ガラス等の透光性基板にアルミニウムやその合金等のゲート電極をスパッタ法等によって成膜する。このゲート電極は必要に応じてパターニングされる。
 次に、窒化ケイ素等のゲート絶縁膜をプラズマCVD法等によって形成する。ゲート絶縁膜上にソース電極、ドレイン電極を形成してもよい。ソース電極およびドレイン電極は、例えば、真空蒸着やスパッタリングでアルミニウム、金、銀、銅やそれらの合金などの金属薄膜を形成し、作成することができる。ソース電極およびドレイン電極をパターニングする方法としては、金属薄膜を形成後、レジストを塗装し、露光、現像して電極を形成させたい部分にレジストを残し、その後、リン酸や王水などで露出した金属を除去、最後にレジストを除去する手法がある。また、金などの金属薄膜を形成させた場合は、予めレジストを塗装し、露光、現像して電極を形成させたくない部分にレジストを残し、その後金属薄膜を形成後、金属薄膜と共にフォトレジストを除去する手法もある。また、銀や銅等の金属ナノコロイド等を用いてインクジェット等の手法により、ソース電極およびドレイン電極を形成してもよい。
 次に、本発明の組成物を用い、塗布、露光および現像を含むフォトリソグラフィ法により、各ドットの輪郭に沿って、平面視格子状に隔壁を形成する。
 次にドット内に半導体溶液をIJ法によって塗布し、溶液を乾燥させることによって半導体層を形成する。この半導体溶液としては有機半導体溶液、無機の塗布型酸化物半導体溶液も用いることができる。ソース電極、ドレイン電極は、この半導体層形成後にインクジェットなどの手法を用いて形成されてもよい。
 最後にITO等の透光性電極をスパッタ法等によって成膜し、窒化ケイ素等の保護膜を成膜することで形成する。
 有機EL素子は例えば、以下のように製造できる。
 ガラス等の透光性基板にスズドープ酸化インジウム(ITO)等の透光性電極をスパッタ法等によって成膜する。この透光性電極は必要に応じてパターニングされる。
 次に、本発明のネガ型感光性樹脂組成物を用い、塗布、露光および現像を含むフォトリソグラフィ法により、各ドットの輪郭に沿って、平面視格子状に隔壁を形成する。
 次に、ドット内に、IJ法により、正孔注入層、正孔輸送層、発光層、正孔阻止層および電子注入層の材料をそれぞれ塗布および乾燥して、これらの層を順次積層する。ドット内に形成される有機層の種類および数は適宜設計される。
 最後に、アルミニウム等の反射電極を蒸着法等によって形成する。
 また、量子ドットディスプレイは、例えば、以下のように製造できるがこれに限定されない。
 ガラス等の透光性基板にスズドープ酸化インジウム(ITO)等の透光性電極をスパッタ法等によって成膜する。この透光性電極は必要に応じてパターニングされる。
 次に、本発明のネガ型感光性樹脂組成物を用い、塗布、露光および現像を含むフォトリソグラフィ法により、各ドットの輪郭に沿って、平面視格子状に隔壁を形成する。
 次に、ドット内に、IJ法により、正孔注入層、正孔輸送層、量子ドット層、正孔阻止層および電子注入層の材料をそれぞれ塗布および乾燥して、これらの層を順次積層する。ドット内に形成される有機層の種類および数は適宜設計される。
 最後に、アルミニウム等の反射電極を蒸着法等によって形成する。
 さらに本発明の実施形態の光学素子は、例えば以下のように製造される、青色光変換型の量子ドットディスプレイにも応用可能である。
 ガラス等の透光性基板に本発明の組成物を用い、各ドットの輪郭に沿って、平面視格子状に隔壁を形成する。
 次に、ドット内に、IJ法により青色光を緑色光に変換するナノ粒子溶液、青色光を赤色光に変換するナノ粒子溶液、必要に応じて青色のカラーインクを塗布、乾燥して、モジュールを作成する。青色を発色する光源をバックライトとして使用し前記モジュールをカラーフィルター代替として使用することに依り、色再現性の優れた液晶ディスプレイが得られる。
 以下、実施例に基づいて本発明を説明するが、本発明はこれらに限定されるものではない。例1、2、5~8、例10~16が実施例、例3、4、9、例17~19が比較例である。
 各測定は以下の方法で行った。
[数平均分子量(Mn)、質量平均分子量(Mw)]
 ゲルパーミエーションクロマトグラフィ法により、ポリスチレンを標準物質として、数平均分子量(Mn)および質量平均分子量(Mw)を測定した。ゲルパーミエーションクロマトグラフィとしては、HPLC-8220GPC(東ソー社製)を使用した。カラムとしては、shodex LF-604を3本、接続したものを使用した。検出器としては、RI検出器を使用した。標準物質としては、EasiCal PS1(Polymer Laboratories社製)を使用した。さらに、数平均分子量および質量平均分子量を測定する際は、カラムを37℃で保持し、溶離液としては、テトラヒドロフランを用い、流速を0.2mL/分とし、測定サンプルの0.5%テトラヒドロフラン溶液40μLを注入した。
[フッ素原子の含有率]
 フッ素原子の含有率(質量%)は、1,4-ビス(トリフルオロメチル)ベンゼンを標準物質として、19F NMR測定により算出した。
[ブロックイソシアネート基の含有量]
 ブロックイソシアネート基の含有量は、原料の配合割合から算出した。
[エチレン性二重結合(C=C)の含有量]
 エチレン性二重結合の含有量は、原料の配合割合から算出した。
[酸価]
 酸価は、原料の配合割合から理論的に算出した。
 以下の各例において用いた化合物の略号を以下に示す。
(アルカリ可溶性樹脂(AP))
 アルカリ可溶性樹脂(AP1)組成物;クレゾールノボラック型エポキシ樹脂をアクリル酸、次いで1,2,3,6-テトラヒドロ無水フタル酸を反応させて、アクリロイル基とカルボキシ基とを導入した樹脂をヘキサンで精製した樹脂(アルカリ可溶性樹脂(A1)、酸価60mgKOH/g)の組成物(固形分70質量%、PGMEA30質量%)。
(光重合開始剤)

[重合体(C)の合成]
 重合体(C1)および重合体(C2)を以下のとおり合成した。また、比較例の重合体(Cf)を合成した。
(例1;重合体(C1-1)の合成)
 撹拌機を備えた300cmの三口フラスコに、化合物(cx-11)の3.87g、化合物(cx-21)の13.30g、化合物(cx-31)の4.16g、化合物(cx-51)の1.28gを入れて、加水分解性シラン化合物混合物を得た。次いで、この混合物にPGMEの71.1gを入れて、原料溶液とした。
 得られた原料溶液に、1%硝酸水溶液の6.30gを滴下した。滴下終了後、40℃で12時間撹拌して、重合体(C1-1)のPGME溶液(重合体(C1-1)濃度:10質量%、以下、「重合体(C1-1)溶液」ともいう。)を得た。
 なお、反応終了後、反応液の成分をガスクロマトグラフィを使用して測定し、原料としての各化合物が検出限界以下になったことを確認した。
 得られた重合体(C1-1)の製造に用いた原料加水分解性シラン化合物の仕込み量等を表1に示す。表1中、シラン化合物は、加水分解性シラン化合物を意味する。また、得られた重合体(C1-1)の数平均分子量(Mn)、質量平均分子量(Mw)、フッ素原子の含有率、C=Cの含有量を測定した結果を併せて表1に示す。
(例2~4:重合体(C1-2)および(Cf-1)、(Cf-2)の合成)
 原料組成を表1に示すものとした以外は、例1と同様にして、すなわち、表1に示す各シラン化合物の混合物にPGMEを加え原料溶液を作製し、これに表1に示す酸水溶液を滴下し例1と同様に撹拌して、重合体(C1-2)および(Cf-1)、(Cf-2)の溶液(いずれも化合物濃度:10質量%、以下、各溶液を「重合体(C1-2)、(Cf-1)、(Cf-2)溶液」ともいう。)を得た。
 上記で得られた重合体(C1-2)および(Cf-1)、(Cf-2)の製造に用いた原料加水分解性シラン化合物の仕込み量、モル比を表1に示す。表1中、シラン化合物は、加水分解性シラン化合物を意味する。また、得られた重合体の数平均分子量(Mn)、質量平均分子量(Mw)、フッ素原子の含有率、C=Cの含有量を測定した結果を併せて表1に示す。

(例5;重合体(C2-1)の合成)
 撹拌機を備えた内容積1Lのオートクレーブに、MEK(466.7g)、C6FMA(94.0g)、MOI-BP(66.0g)、PME-400(40.0g)および重合開始剤V-65(0.91g)を仕込み、窒素雰囲気下で撹拌しながら、50℃で24時間重合させ、重合体(C2-1)の溶液を得た。ヘキサンに得られた重合体(C2-1)の溶液を加えて再沈精製した後、真空乾燥し、重合体(C2-1)(169.2g)を得た。重合体(C2-1)は、数平均分子量が35,900、質量平均分子量が71,600であった。
(例6:重合体(C2-2)の合成)
 MOI-BPをMOI-BPに変更した以外は、合成例5と同様にして、重合体(C2-2)を得た。重合体(C2-2)は、数平均分子量が34,500、質量平均分子量が72,300であった。
(例7:重合体(C2-3)の合成)
 撹拌機を備えた内容積1Lのオートクレーブに、MEK(466.7g)、C6FMA(94.0g)、2-HEMA(46.0)、MOI-BP(20.0g)、PME-400(40.0g)および重合開始剤V-65(1.2g)を仕込み、窒素雰囲気下で撹拌しながら、50℃で24時間重合させ、重合体(C2-3)前駆体の溶液を得た。
 撹拌機を備えた内容積1Lのオートクレーブに上記重合体(C2-3)前駆体の溶液(500.0g)、AOI(37.5g)、DBTDL(0.15g)、TBQ(1.87g)を仕込み、撹拌しながら、40℃で24時間反応させ、重合体(C2-3)の溶液を得た。ヘキサンに得られた重合体(C2-3)の溶液を加えて再沈精製した後、真空乾燥し、重合体(C2-3)(143.1g)を得た。重合体(C2-3)は、数平均分子量が41,200、質量平均分子量が85,700であった。
(例8および例9:重合体(C2-4)および(Cf-3)の合成)
 重合体(C2-3)において、原料の配合を表2のように変更した他は同様の反応により、重合体(C2-4)および(Cf-3)を合成した。
 例1~4で得られた重合体の数平均分子量(Mn)、質量平均分子量(Mw)、フッ素原子の含有率、ブロックイソシアネート基の含有量、エチレン性二重結合の含有量、酸価を表2に示す。

[ネガ型感光性樹脂組成物の製造および隔壁の製造]
(例10;ネガ型感光性樹脂組成物の製造)
 アルカリ可溶性樹脂(AP1)組成物の12.66g、IR907の1.12g、EABの1.00g、重合体(C1-1)溶液の1.61g、A9530の8.96g、PGMEAの74.7gを200cmの撹拌用容器に入れ、3時間撹拌してネガ型感光性樹脂組成物1を製造した。
(隔壁の製造)
 10cm四方のガラス基板をエタノールで30秒間超音波洗浄し、次いで、5分間のUV/O処理を行った。UV/O処理には、UV/O発生装置としてPL2001N-58(センエンジニアリング社製)を使用した。254nm換算の光パワー(光出力)は10mW/cmであった。
 上記洗浄後のガラス基板表面に、スピンナを用いて、上記で得られたネガ型感光性樹脂組成物1を塗布した後、100℃で2分間、ホットプレート上で乾燥させ、膜厚2.4μmの乾燥膜を形成した。得られた乾燥膜に対して、マスキング部(非露光部)が2.5cm×5cmとなるフォトマスクを介して、365nm換算の露光パワー(露光出力)が25mW/cmである超高圧水銀ランプのUV光を全面一括で照射した(露光量は250mJ/cm)。露光の際に、330nm以下の光はカットした。また、乾燥膜とフォトマスクとの離間距離は50μmとした。
 次いで、上記露光処理後のガラス基板を2.38%テトラメチル水酸化アンモニウム水溶液に40秒間浸漬して現像し、非露光部を水により洗い流し、乾燥させた。次いで、これをホットプレート上、230℃で60分間加熱することにより、フォトマスクのマスキング部に対応した開口部を有する硬化膜として隔壁を得た。
 得られたネガ型感光性樹脂組成物1および隔壁について、以下の評価を実施した。評価結果を表3に示す。
(評価)
<隔壁の膜厚>
 レーザ顕微鏡(キーエンス社製、装置名:VK-8500)を用いて測定した。
<隔壁の撥インク性>
 上記で得られた隔壁上面のPGMEA接触角を下記の方法で測定し、撥インク性の評価とした。
 静滴法により、JIS R3257「基板ガラス表面のぬれ性試験方法」に準拠して、硬化膜上面3ヶ所にPGMEA滴を載せ、各PGMEA滴について測定した。液滴は2μL/滴とし、測定は20℃で行った。接触角は、3測定値の平均値から求めた。
<開口部の親インク性>
 上記で得られた隔壁で囲まれた開口部のPGMEA接触角を上記の撥インク性の評価方法と同様の方法で測定し、親インク性の評価とした。
 なお、PGMEA接触角が40度以上であれば撥インク性が良好であると言える。また、PGMEA接触角が5度以下であれば親インク性が良好であると言える。
<ネガ型感光性樹脂組成物の貯蔵安定性>
 ネガ型感光性樹脂組成物1を室温(20~25℃)で20日間保管した。その後、ネガ型感光性樹脂組成物1の状態(透明または白濁)を目視により観察した後、上記と同様にして隔壁および硬化膜(ただし、ガラス基板の大きさを7.5cm四方とする)を製造した。なお、製造途中、塗膜の状態で、膜表面の異物の有無を目視、およびレーザ顕微鏡で観察した。
 得られた隔壁および硬化膜の外観、膜表面の異物の有無を目視、およびレーザ顕微鏡で観察して、保管前のネガ型感光性樹脂組成物1から上記と同様に形成した隔壁および硬化膜(ただし、ガラス基板の大きさを7.5cm四方に変更)と比較して以下の基準により評価した。
 ◎:塗膜をレーザ顕微鏡および目視で観察しても異物が確認できず、保管前のネガ型感光性樹脂組成物から形成した隔壁および硬化膜と同様の外観である。
 ○:塗膜をレーザ顕微鏡で観察した場合に粒子状の異物が確認できる。
 △:塗膜を目視で観察した場合に粒子状の異物が確認できる。
 ×:保管後のネガ型感光性樹脂組成物が白濁する。
(例11~19)
 表3に示す組成により例10と同様にして、例11~例19のネガ型感光性樹脂組成物を製造した。得られたネガ型感光性樹脂組成物を用いて、例10と同様にして隔壁を製造した。得られたネガ型感光性樹脂組成物、隔壁、開口部について例10と同様にして評価を行った。結果を表3に示す。

 本発明の撥インク剤は、例えば、感光性樹脂組成物等に含有して用いて、有機EL素子、液晶素子のカラーフィルタおよびTFTアレイ等の光学素子において、IJ法によるパターン印刷を行う際の隔壁を形成するのに好適である。
 本発明のネガ型感光性樹脂組成物は、有機EL素子、液晶素子のカラーフィルタおよびTFTアレイ等の光学素子において、IJ法によるパターン印刷を行う際の隔壁形成用等の組成物として好適に用いることができる。
 本発明の隔壁は、有機EL素子において、発光層等の有機層をIJ法にてパターン印刷するための隔壁(バンク)、あるいは液晶素子においてカラーフィルタをIJ法にてパターン印刷するための隔壁(この隔壁はブラックマトリックス(BM)を兼ねることができる。)等として利用できる。
 本発明の隔壁はまた、TFTアレイにおいて導体パターンまたは半導体パターンをIJ法にてパターン印刷するための隔壁等として利用できる。
 本発明の隔壁は例えば、TFTのチャネル層をなす有機半導体層、ゲート電極、ソース電極、ドレイン電極、ゲート配線、およびソース配線等をIJ法にてパターン印刷するための隔壁等として利用できる。

Claims (15)

  1.  基板表面をドット形成用の複数の区画に仕切る形に形成される隔壁の上面に撥インク性を付与する撥インク剤であって、
     フッ素原子含有単位と、加熱により脱ブロックしてイソシアネート基を生成しうるブロックイソシアネート基含有単位とを有し、フッ素原子の含有率が1~40質量%の重合体からなる、撥インク剤。
  2.  前記ブロックイソシアネート基が脱ブロックしてイソシアネート基となる10時間半減期温度が60~180℃である、請求項1に記載の撥インク剤。
  3.  前記ブロックイソシアネート基が下記式(1)で示される、請求項1または2に記載の撥インク剤。

  5.  前記重合体が炭化水素鎖を主鎖とし、質量平均分子量が5×10~1×10の範囲にある重合体であり、前記フッ素原子含有単位がエーテル性酸素原子を含んでいてもよいフルオロアルキレン基および/またはエーテル性酸素原子を含んでいてもよいフルオロアルキル基を有する単位である、請求項1~4のいずれか1項に記載の撥インク剤。
  6.  前記重合体が、さらに、酸性基を有する単位、エチレン性二重結合を有する単位、水酸基を有する単位およびポリオキシアルキレン鎖を有する単位からなる群から選ばれる少なくとも1種の単位を有する、請求項5に記載の撥インク剤。
  7.  前記重合体が加水分解性シラン化合物の部分加水分解縮合物であり、前記フッ素原子含有単位が、エーテル性酸素原子を含んでいてもよいフルオロアルキレン基および/またはエーテル性酸素原子を含んでいてもよいフルオロアルキル基を有する基がケイ素原子に結合したシロキサン単位である、請求項1~4のいずれか1項に記載の撥インク剤。
  8.  前記部分加水分解縮合物が、フッ素原子含有基を有する加水分解性シラン化合物とブロックシソシアネート基を有する加水分解性シラン化合物とを含む加水分解性シラン化合物混合物の部分加水分解縮合物であって、該加水分解性シラン化合物混合物は、任意に、ケイ素原子に4個の加水分解性基が結合した加水分解性シラン化合物、エチレン性二重結合を有する基を有しかつフッ素原子を含まない加水分解性シラン化合物、ケイ素原子に結合した炭化水素基のみを有する加水分解性シラン化合物およびメルカプト基を有しかつフッ素原子を含まない加水分解性シラン化合物からなる群から選ばれる少なくとも1種の加水分解性シラン化合物を含む、請求項7に記載の撥インク剤。
  9.  前記基板の少なくとも前記隔壁が形成される表面が、イソシアネート基と反応性を有する官能基を有する、請求項1~8のいずれか1項に記載の撥インク剤。
  10.  光硬化性を有するアルカリ可溶性樹脂または光硬化性を有するアルカリ可溶性単量体と、光重合開始剤と、請求項1~8のいずれか1項に記載の撥インク剤と、を含有することを特徴とするネガ型感光性樹脂組成物。
  11.  さらに、黒色着色剤を含有する、請求項10に記載のネガ型感光性樹脂組成物。
  12.  基板表面をドット形成用の複数の区画に仕切る形に形成された隔壁であって、請求項10または11に記載のネガ型感光性樹脂組成物の硬化物からなる隔壁。
  13.  前記隔壁が、イソシアネート基と反応性を有する官能基を有する基板上に形成されている、請求項12に記載の隔壁。
