s-CNTを選択的に製造する方法が模索されているが、このs-CNTのみを選択的に製造する方法は未だ確立されていない。
非特許文献2の方法は、熱キャピラリ流(thermocapillary flow)を用いる関係上、カーボンナノチューブアレイ中のs-CNTの密度が小さくなる(1本/3μm)。そのため、カーボンナノチューブアレイを有して形成される電子材料に求められる特性を得ることができない、という問題もある。
さらに、非特許文献2の方法は、熱キャピラリ流を生じる材料が、α、α、α’-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼンなどに限定される、という問題もある。
具体的には、本発明の目的は、熱キャピラリ流とは異なるメカニズムを用いて、簡便な工程により、s-CNT及びm-CNTを有するカーボンナノチューブアレイからm-CNTを除去し、m-CNTフリーのカーボンナノチューブアレイを得る方法を提供することにある。
また、本発明の目的は、s-CNTの密度が大である、m-CNTフリーのカーボンナノチューブアレイを提供することにある。
<1> 本発明の一態様に係るカーボンナノチューブアレイは、半導体型カーボンナノチューブが密度1本/μm以上で水平配向配置した、金属型カーボンナノチューブフリーのカーボンナノチューブアレイ。
<2> 上記<1>において、半導体型カーボンナノチューブの密度が1000本/μm以上であってもよい。

また、本発明により、s-CNTの密度が大である、m-CNTフリーのカーボンナノチューブアレイを得ることができる。
本発明は、金属型カーボンナノチューブフリーのカーボンナノチューブアレイ及びその製造方法を提供する。また、本発明は、金属型カーボンナノチューブフリーのカーボンナノチューブアレイを有して形成される材料及び電子機器を提供する。
本発明において、「金属型カーボンナノチューブフリー」とは、金属型カーボンナノチューブの特性を有しないことを意味する。具体的には「金属型カーボンナノチューブフリーのA」とは、「A」の電気伝導性が金属特性を示さないこと、より具体的には半導体特性を示すことをいう。
以下、金属型カーボンナノチューブフリーのカーボンナノチューブアレイの製造方法、次いでそのカーボンナノチューブアレイの順で説明する。
本発明は、金属型カーボンナノチューブ及び半導体型カーボンナノチューブが配向配置されるカーボンナノチューブアレイから、金属型カーボンナノチューブフリーのカーボンナノチューブアレイを製造する。
この方法は、次の工程を有する。
即ち、本発明のカーボンナノチューブアレイの製造方法は、A)金属型カーボンナノチューブ及び半導体型カーボンナノチューブが水平に配向配置されるカーボンナノチューブアレイを準備する工程と;B)カーボンナノチューブアレイ上に有機物からなる層を形成する工程と;C)水平配向配置されるカーボンナノチューブアレイに、該カーボンナノチューブアレイを構成するカーボンナノチューブの長軸方向に沿って、電圧を空気中で印加する工程と;D)有機物からなる層を除去する工程;とを有する。このC)工程終了時には、金属型カーボンナノチューブフリーとなる。
工程A)は、金属型カーボンナノチューブ及び半導体型カーボンナノチューブが水平に配向配置されるカーボンナノチューブアレイを準備する工程である。
金属型カーボンナノチューブ及び半導体型カーボンナノチューブが水平に配向配置されるカーボンナノチューブアレイは、従来公知の方法により製造することができる。以下の方法に限定されるものではないが、例えば、本発明の発明者と一部が一致するWO2011/108545号記載のRカット面を有する単結晶基板を用いる手法、STカット面を有するSiO2単結晶基板を用いる手法、Rカット面を有するサファイヤ基板を用いる手法、ステップを有する単結晶基板を用いる手法などを挙げることができる。
この基板は、金属型カーボンナノチューブ及び半導体型カーボンナノチューブが水平に配向配置されるカーボンナノチューブアレイを得るために用いた基板(第1基板)であっても、第1基板とは異なる他の基板(第2基板)であってもよい。即ち、第2基板を用いる場合、カーボンナノチューブアレイを得るために用いた第1基板から該アレイを第2基板上に移したものを用いてもよい。なお、アレイを第1基板から第2基板へ移す手法は、L. Jiao, B. Fan, X. Xian, Z. Wu, J. Zhang, and Z. Liu, J. Am. Chem. Soc. 130, 12612 (2008)及びP. Zhao, B. Hou, X. Chen, S. Kim, S. Chiashi, E. Einarsson, S. Maruyama, "Investigation of Non-Segregation Graphene Growth on Ni via Isotope-Labeled Alcohol Catalytic Chemical Vapor Deposition", Nanoscale, (2013), 5, 6530-653などに記載される手法を用いることができる。なお、これらに限定されるものではない。
工程B)は、上記工程A)で準備したカーボンナノチューブアレイ上に有機物からなる層を形成する工程である。
有機物からなる層は、後述の工程C)において、金属型カーボンナノチューブの燃焼反応を維持する作用を奏する。有機層の方が、カーボンナノチューブより燃焼しやすいため、有機層が燃焼を補助することができる。各金属型カーボンナノチューブの燃焼反応は、有機層の燃焼により補助されながら、以下の手順に従って生じると考えられる。まずカーボンナノチューブが端部の燃焼熱を軸方向へ輸送する。輸送された燃焼熱により、有機層が加熱される。加熱された部分の有機層は、燃焼熱を加えられることにより燃焼を開始する。燃焼を開始した有機層は、再度前記カーボンナノチューブに熱を与え、当該カーボンナノチューブの熱を与えられた部分が燃焼を開始する。この手順を繰り返すことにより、各金属型カーボンナノチューブの燃焼反応が維持される。
有機物からなる層は、上記作用を奏すれば、カーボンナノチューブアレイ上にどのように形成されていてもよい。有機物からなる層は、このカーボンナノチューブアレイ全体が覆われるように形成されるのが好ましい。
有機物からなる層は、上記作用を奏すれば、その厚さは特に限定されない。例えば、3~1000nm、好ましくは10~100nm、より好ましくは20~60nmとすることができる。
有機物は、上記作用を奏するために、その保温性がよいのが好ましい。
有機物からなる層は、特に、α、α、α’-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼンのみからなる層又はポリ(メチルメタクリレート)のみからなる層であるのがよい。
工程C)は、上記工程B)で得られた、有機物からなる層を備えた、水平配向配置されるカーボンナノチューブアレイに、このカーボンナノチューブアレイを構成するカーボンナノチューブの長軸方向に沿って、電圧を空気中で印加する工程である。この工程C)終了時には、金属型カーボンナノチューブフリーとなる。
工程C)は、金属型カーボンナノチューブ及び半導体型カーボンナノチューブが水平に配向配置されるカーボンナノチューブアレイに電圧を印加する。この電圧の印加方向は、カーボンナノチューブアレイを構成するカーボンナノチューブの長軸方向に沿った方向であり、その方向の正逆は問わない。電圧を印加するため、電極を適宜設けるのがよい。
上述の非特許文献1では、金属型カーボンナノチューブは自己ジュール熱で破断し、それ以上の燃焼反応が進まないため、破断後の金属型カーボンナノチューブが残存する。しかしながら、本発明の工程C)では、有機物からなる層の存在により、金属型カーボンナノチューブの燃焼反応を維持する作用を奏する。この作用により、全長に亘り金属型カーボンナノチューブが燃焼し、金属型カーボンナノチューブフリーとなるものと考えられる。
工程C)の電圧印加は、電圧印加時の電流をモニターすることにより、終了させることができる。工程C)では、金属型カーボンナノチューブのみに電流を流すため、金属型カーボンナノチューブが全て燃焼すると、電流がゼロとなるため、該電流がゼロとなった時点で、又はその数分後に、電圧印加を終了、即ち工程C)を終了させることができる。
工程D)は、有機物からなる層を除去する工程である。
この工程D)は、有機物からなる層に用いられる有機物に依存する。例えば、有機物を溶解させる溶媒を用いて、有機物を溶解して除去するのがよい。例えば、有機物からなる層にα、α、α’-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼンのみからなる層を用いた場合、この層の良溶媒として、例えばアセトン等を用いることが好ましい。有機物からなる層にポリ(メチルメタクリレート)のみからなる層を用いた場合、この層の良溶媒として、例えばアセトン等を用いることが好ましい。
本発明のカーボンナノチューブアレイは、金属型カーボンナノチューブフリーのカーボンナノチューブアレイである。このカーボンナノチューブアレイを構成する半導体型カーボンナノチューブは、その密度が1本/μm以上で水平配向配置される。またこの密度は、3本/μm以上であることが好ましく、10本/μm以上であることがより好ましく、30本/μm以上であることがさらに好ましい。
これに対し、半導体型カーボンナノチューブの密度は、1000本/μm以下で水平配向されることが好ましく、500本/μm以下で水平配向されることがより好ましく、250本/μm以下で水平配向されることがさらに好ましい。
半導体型カーボンナノチューブの密度をこの範囲内とすることで、金属型カーボンナノチューブフリーのカーボンナノチューブアレイで電界効果トランジスタ(FET)を構成する場合に、半導体型カーボンナノチューブへの電解集中がし易くなる。
非特許文献1では、金属型カーボンナノチューブフリーのカーボンナノチューブアレイの各半導体型カーボンナノチューブの長さは、せいぜい100nmである。そのため、本発明のカーボンナノチューブアレイのような長さのカーボンナノチューブを有することができなかった。
カーボンナノチューブアレイの各半導体型カーボンナノチューブの長さを上述のようにすることにより、このカーボンナノチューブアレイを有する材料を容易に大量生産することができる。さらに、このカーボンナノチューブアレイを用いることで、アレイの軸方向にも多数のFETを配置した集積回路を作製することができる。
本発明の材料は、上述のカーボンナノチューブアレイを有する。この材料として、以下に限定されるものではないが、例えば電子材料、光学材料、電気化学材料などを挙げることができる。
本発明の電子機器は、上述のカーボンナノチューブアレイを有する。 この電子機器として、以下に限定されるものではないが、例えば電界効果トランジスタ(FET)、太陽電池、化学センサー、光センサー、光学素子、テラヘルツセンサなどを挙げることができる。
以下、実施例に基づいて、本発明をさらに詳細に説明するが、本発明は本実施例に限定されるものではない。
<a.s-CNT及びm-CNTを有する水平配向カーボンナノチューブアレイ>
WO2011/108545、S. Chiashi, H. Okabe, T. Inoue, J. Shiomi, T. Sato, S. Kono,M. Terasawa, S. Maruyama*, "Growth of Horizontally Aligned Single-Walled Carbon Nanotubes on the Singular R-Plane (10-11) of Quartz", J. Phys. Chem. C, (2012), 116, 6805-6808及びT. Inoue, D. Hasegawa, S. Badar, S. Aikawa, S. Chiashi, S. Maruyama, "Effect of Gas Pressure on the Density of Horizontally Aligned Single-Walled Carbon Nanotubes Grown on Quartz Substrates", J. Phys. Chem. C, (2013), 117, (22), 11804-11810に記載される方法にしたがって、s-CNT及びm-CNTを有する水平配向カーボンナノチューブアレイを調製した。
具体的には、rカット面を有する水晶基板(Hoffman Materials社製)を用い、該基板にフォトリソグラフィーによりレジストパターンを作製した。真空蒸着によってレジストを備える基板全体に触媒を堆積させた後に、レジストを除去し、基板上に触媒(Fe金属)のパターンを形成した。
具体的に以下に説明する。まず、触媒(Fe金属)のパターンを有する基板をチャンバーに設置し、真空にした。その後、Arガスを流速300sccmで5分間流した。次いで、Ar/H2混合ガスを流速300sccmで流し、チャンバー内の圧力を40kPaとした。さらに、チャンバー内を30分かけて800℃まで昇温させて、10分間維持した。そして温度を維持したまま再度真空にした。その後、炭素源としてエタノールを流量50sccm、流速調整のためのAr/H2混合ガスを流速500sccmで流し、圧力1.4kPaとし、15分間経過させ、水平配向カーボンナノチューブアレイを合成した。
得られた水平配向カーボンナノチューブアレイは、共に水平配向したs-CNT及びm-CNTを有する。水平配向カーボンナノチューブアレイの各カーボンナノチューブの長さは、電子顕微鏡(SEM)で確認したところ、平均で30μmであった。また、水平配向s-CNTは、その密度が1~4本/μmであった。
上記の、rカット面を有する水晶基板上に形成された水平配向カーボンナノチューブアレイを、ポリ(メチルメタクリレート)(PMMA)を介して、p型Si基板へと転写した。
具体的には、rカット面を有する水晶基板上に形成された水平配向カーボンナノチューブアレイ上に、PMMAのアニソール溶液(10wt%)をスピンコートし、水平配向カーボンナノチューブアレイ上にPMMA膜を形成した。次いで、PMMA膜を備えた、水平配向カーボンナノチューブアレイを有する水晶基板を、1M水酸化カリウム水溶液に浸漬した。そして浸漬状態をしばらく経過させた後に、この水溶液中で、PMMA膜を剥離させた。その結果、このPMMA膜上に水平配向カーボンナノチューブアレイが転写された。そして、得られたPMMA膜を、水平配向カーボンナノチューブアレイを有する側をp型Si基板に接触させるように、p型Si基板に貼付した。その後、アセトンでPMMA膜を除去した。さらに、350℃、真空中で、3時間、アニールすることにより、p型Si基板上に水平配向カーボンナノチューブアレイを転写した。
上記で得られた、p型Si基板上に有する水平配向カーボンナノチューブアレイに電極を設置した。この電極は以下のために用いられる。一つは、電界効果トランジスタ(FET)の電極(ソース電極及びドレイン電極)として用いられる。m-CNTを除去する場合は、このm-CNTを除去する際の電圧印加に用いる電極としても用いられる。
より具体的には、電極金属としてTi/Pd(5/50nm)を用い、フォトリソグラフィーによりレジストを電極の所望形状にパターニングした。このレジストを有する基板を成膜室に入れ、条件:0.2Pa、Arガス流量10sccm、出力100Wでプラズマを発生させ、基板に電極を設けた。また、p型Si基板の水平配向カーボンナノチューブアレイを有しない側にも、FETではゲート電極として機能する電極を設けた。
上記の、電極を設けたm-CNT及びs-CNTを有するカーボンナノチューブアレイをFETとして構成した場合のON/OFF比を測定した。その結果を図1の「Before」に示す。
図1の「Before」から、ON/OFF比が1桁であることがわかる。このことから、カーボンナノチューブアレイは、m-CNTを含み、これによる短絡が生じていることがわかる。
上記c.で得られた、電極を設けたm-CNT及びs-CNTを有するカーボンナノチューブアレイ上に、α、α、α-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼン(下記式(I)で表される)からなる層を真空蒸着により形成した。
具体的には、上記c.で得られた基板をステージに設置した。電極間をつなぐタングステンボート上にα、α、α-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼンの試料をのせた。ステージやボートはチャンバーに覆われており、そのチャンバーをロータリーポンプと油拡散ポンプによって2.0×10-3Paまで真空とした。そして、電極間に電圧を印加し、ボートに20A程度の電流を流し、試料を蒸発させ、基板へ堆積させた。チャンバー内に設置された水晶振動子によって膜厚が60nm(0.06μm)であること確認した。
上記d.で得られた、電極を設けたm-CNT及びs-CNTを有するカーボンナノチューブアレイに電圧を、空気中で印加した。
具体的には、図2に示すように、m-CNT及びs-CNTを有するカーボンナノチューブアレイに設けた電極の一方をソース電極、他方をドレイン電極とし、ソース電極をグランドとし、ドレイン電極からソース電極へと電流が流れるようにドレイン電圧を印加した。また、ゲート電圧は、ゲート電極からソース電極へと流れる方向を正として、+10Vを印加した。ドレイン電極とソース電極との距離は16.4μmであった。
ドレイン電圧は、0.67V/minという電圧上昇率で印加し、電圧印加に伴う電流を測定し、電流値がほぼゼロとなった時点から約1分後に電圧印加を終了した。終了時の電圧は、約40Vであった。
上記e.で得られた基板のα、α、α-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼンからなる層をアセトンで除去した。
具体的には、上記e.で得られた基板をアセトン中に数分間浸漬し、イソプロパノールと蒸留水ですすいだ。その後、乾燥させることにより、α、α、α-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼンからなる層を除去した。
上記f.で得られたカーボンナノチューブアレイを有する基板は、ゲート電極、ソース電極及びドレイン電極を備える。このカーボンナノチューブアレイを有するFETのON/OFF比を測定した。その結果を図1の「After」に示す。
図1の「After」から、ON/OFF比が104の桁であることがわかる。このことから、カーボンナノチューブアレイは、m-CNTフリーであり、s-CNTのみからなることがわかる。
また、上記f.で得られたカーボンナノチューブアレイと、上記e.電圧印加前のカーボンナノチューブアレイとを比較した。比較に際して、SEM像、ラマン分光法を用いた。その結果をそれぞれ、図3及び図4に示す。
図3は、上記f.で得られたカーボンナノチューブアレイ(「After」で示す)と、上記e.電圧印加前のカーボンナノチューブアレイ(「Before」で示す)とを比較した、SEM像である。このSEM像から、s-CNT同士の間隔が1μm以内に存在したm-CNTが除去されていることがわかる。このことから、上記f.で得られたカーボンナノチューブアレイのs-CNTの密度は、1本/μmであることがわかる。
図4は、右にSEM像、即ち上記f.で得られたカーボンナノチューブアレイ(「After」で示す)と、上記e.電圧印加前のカーボンナノチューブアレイ(「Before」で示す)とのSEM像を、左にSEM像で示したスポットをラマン分光法によりラマン散乱を測定した結果(「After」及び「Before」は、上記と同じ)を示す。
図4のラマン分光法の測定結果から、上記f.で得られたカーボンナノチューブアレイ(「After」で示す)では、1500~1650cm-1のピークが消失していることがわかる。また、SEM像からは、該当箇所において、CNTが存在していないことがわかる。これらのことから、上記f.で得られたカーボンナノチューブアレイ(「After」で示す)は、m-CNTフリーとなっていることがわかる。
上記f.で得られたカーボンナノチューブアレイは、FETでのON/OFF比の結果から、FETとして有用であることがわかる。
実施例1の<d.α、α、α-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼンからなる層の形成>の代わりに<d’.PMMAからなる層の形成>を用い、<f.α、α、α-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼンからなる層の除去>の代わりに<f’.PMMAからなる層の除去>を用いた以外、実施例1のa.~g.を行った。
PMMAの1wt%アニソール溶液を準備した。該溶液をm-CNT及びs-CNTを有するカーボンナノチューブアレイ上にスピンコーティングした後、120℃で溶媒を除去して、PMMAからなる層をm-CNT及びs-CNTを有するカーボンナノチューブアレイ上に形成した。触針式表面形状測定器(DektakXT、ULVAC社製)を用いて層の厚さを測定し、20~50nmであることを確認した。
上記e.で得られた基板のPMMAからなる層をアセトンで除去した。
具体的には、上記e.で得られた基板をアセトン中に数分間浸漬し、イソプロパノールと蒸留水ですすぎ、その後、乾燥させることにより、PMMAからなる層を除去した。
Claims (12)
- 半導体型カーボンナノチューブが密度1本/μm以上で水平配向配置した、金属型カーボンナノチューブフリーのカーボンナノチューブアレイ。
- 前記半導体型カーボンナノチューブの密度が1000本/μm以下である請求項1に記載のカーボンナノチューブアレイ。
- 前記カーボンナノチューブアレイの各半導体型カーボンナノチューブの長さが10μm以上である請求項1または2のいずれかに記載のカーボンナノチューブアレイ。
- 前記カーボンナノチューブアレイにより電界効果トランジスタ(FET)を構成した場合、該FETのON/OFF比が1万以上である請求項1~3のいずれか一項に記載のカーボンナノチューブアレイ。
- 請求項1~4のいずれか1項記載のカーボンナノチューブアレイを有する材料。
- 請求項1~4のいずれか1項に記載のカーボンナノチューブアレイを有する電子機器。
- A)金属型カーボンナノチューブ及び半導体型カーボンナノチューブが水平に配向配置されるカーボンナノチューブアレイを準備する工程と;
B)前記カーボンナノチューブアレイ上に有機物からなる層を形成する工程と、;
C)水平配向配置されるカーボンナノチューブアレイに、該カーボンナノチューブアレイを構成するカーボンナノチューブの長軸方向に沿って、電圧を空気中で印加する工程と;
D)前記有機物からなる層を除去する工程と;を有するカーボンナノチューブアレイの製造方法。 - 前記B)工程の有機物は、その熱拡散係数が2×10-7m2/s以下である請求項7に記載のカーボンナノチューブアレイの製造方法。
- 前記B)工程の有機物からなる層が、α、α、α’-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼンのみからなる層又はポリ(メチルメタクリレート)のみからなる層である請求項7または8のいずれに記載のカーボンナノチューブアレイの製造方法。
- 前記半導体型カーボンナノチューブが密度1本/μm以上で配向配置する請求項7~9のいずれか1項に記載のカーボンナノチューブアレイの製造方法。
- 前記半導体型カーボンナノチューブの長さが10μm以上である請求項7~10のいずれか1項に記載のカーボンナノチューブアレイの製造方法。
- 請求項7~11のいずれか一項に記載のカーボンナノチューブアレイの製造方法を用いて製造されたカーボンナノチューブアレイを用いたON/OFF比が1万以上である電界効果トランジスタ(FET)の製造方法。
