Abstract

 本発明は、(A)1分子中に少なくとも2個の脂肪族不飽和炭化水素基を有するオルガノポリシロキサン、 (B)アルミニウム粉末と酸化亜鉛粉末を含む充填剤、 (C)1分子中に2個以上の、ケイ素原子に結合した水素原子を有するオルガノハイドロジェンポリシロキサン、(D)白金族金属触媒 を含有し試料を25℃から125℃まで10℃/分、125℃から145℃まで2℃/分、145℃から150℃まで0.5℃/分で昇温した後、150℃で7,200秒維持するプログラムを組んで貯蔵弾性率G'を測定した際、測定開始から3,600秒後の貯蔵弾性率と7,200秒後の貯蔵弾性率との比が0.7以下となる硬化物を与えるものであるシリコーン組成物である。これにより、200℃以上の高温に曝されるリフロー工程後において放熱グリースを所定の厚みまで圧縮でき、塗布した放熱グリースを発熱部全体に十分広げることが可能なシリコーン組成物が提供される。

Description

熱伝導性シリコーン組成物
 本発明は、熱伝導性シリコーン組成物に関する。
 半導体パッケージ等の電子部品は、使用中の発熱及びそれによる性能の低下が広く知られており、これを解決するための手段として様々な放熱技術が用いられている。一般的な方法としては、発熱部の付近にヒートスプレッダなどの冷却部材を配置し、両者を密接させたうえで冷却部材から効率的に除熱することが挙げられる。
 その際、発熱部材と冷却部材との間に隙間があると、熱伝導性の悪い空気が介在することにより熱伝導が効率的でなくなるために発熱部材の温度が十分に下がらなくなってしまう。このような現象を防止するために、空気の介在を防ぐ目的として、熱伝導率が良く、部材の表面に追随性のある放熱グリースや放熱シートが用いられている(特許文献1~11)。
 半導体パッケージの熱対策には薄く圧縮可能な放熱グリースが放熱性能の観点から好適であり、特に発熱部の発熱⇔冷却の熱履歴などによるグリースの流れ出し(ポンピングアウト)が発生しづらい、加熱硬化型の放熱グリースを用いるのが信頼性の観点から好ましい。一方、近年半導体パッケージにはきわめて高い端子密度や実装面積の縮小が要求されるため、従来のパッケージと基板をリードフレームで接続する形式に代わり、パッケージ底面に塗布した半田を200℃以上の高温で溶融するリフロー工程を経て、基板と接続する形式が主流となってきている。しかし、200℃以上の高温に曝されるリフロー工程において先に述べた加熱硬化型放熱グリースは極めて速く硬化してしまう。そのために放熱グリースを所定の厚みまで圧縮することができず、また塗布した放熱グリースが発熱部全体に十分広がらないために、十分な放熱性能が得られない点が問題であった。

 本発明は、上記問題に鑑みなされたものであって、ずり弾性が測定可能な粘弾性測定装置を用い、試料を25℃から125℃まで10℃/分、125℃から145℃まで2℃/分、145℃から150℃まで0.5℃/分で昇温した後、150℃で7,200秒維持するプログラムを組んで貯蔵弾性率G’を測定した際、測定開始から3,600秒後の貯蔵弾性率と7,200秒後の貯蔵弾性率との比が0.7以下となる硬化物を与えるシリコーン組成物を提供することを目的とする。
 上記課題を解決するため、本発明では、シリコーン組成物であって、
(A)1分子中に少なくとも2個の脂肪族不飽和炭化水素基を有し、25℃での動粘度60~100,000mm/sを有するオルガノポリシロキサン:100質量部、
(B)アルミニウム粉末と酸化亜鉛粉末を含む充填剤:100~2,000質量部、
(C)1分子中に2個以上の、ケイ素原子に結合した水素原子(即ち、SiH基)を有するオルガノハイドロジェンポリシロキサン:(A)成分中の脂肪族不飽和炭化水素基の個数の合計に対する(C)成分中のSiH基の個数が0.5~1.5となる量、及び、
(D)白金族金属触媒:白金原子として(A)成分の0.1~500ppmとなる配合量
を含有し、
 ずり弾性が測定可能な粘弾性測定装置を用い、試料を25℃から125℃まで10℃/分、125℃から145℃まで2℃/分、145℃から150℃まで0.5℃/分で昇温した後、150℃で7,200秒維持するプログラムを組んで貯蔵弾性率G’を測定した際、測定開始から3,600秒後の貯蔵弾性率と7,200秒後の貯蔵弾性率との比が0.7以下となる硬化物を与えるものであることを特徴とするシリコーン組成物を提供する。
 このようなシリコーン組成物であれば、200℃以上の高温に曝されるリフロー工程後においても放熱グリースを所定の厚みまで圧縮でき、また塗布した放熱グリースを発熱部全体に十分広げることが可能となるため、十分な放熱性能を得ることができる。
 また、前記シリコーン組成物が、(E)下記一般式(1)

(式中、Rは炭素数1~6のアルキル基であり、gは5~100の整数である)
で表される加水分解性メチルポリシロキサンを、前記(A)成分100質量部に対して1~200質量部となる量で含有するものが好ましい。
 このような加水分解性メチルポリシロキサンを含有していれば、十分な濡れ性を発揮でき、硬化反応が十分に進み、グリースの流れ出しを防止することができる。
 前記シリコーン組成物が、(F)アセチレン化合物、窒素化合物、有機リン化合物、オキシム化合物および有機クロロ化合物からなる群より選択される1種以上の制御剤を、前記(A)成分100質量部に対して0.05~5.0質量部となる量で含有するものが好ましい。
 このような(F)成分を含有していれば、制御剤として作用し、室温でのヒドロシリル化反応の進行を抑え、シェルフライフ、ポットライフを延長させることができる。
 以上説明したように、本発明のシリコーン組成物は、200℃以上の高温に曝されるリフロー工程後においても放熱グリースを所定の厚みまで圧縮でき、また塗布した放熱グリースを発熱部全体に十分広げることが可能となるため、十分な放熱性能を得ることができる。
 以下、本発明についてより詳細に説明する。
 前述のように、200℃以上の高温に曝されるリフロー工程後においても放熱グリースを所定の厚みまで圧縮でき、また塗布した放熱グリースを発熱部全体に十分広げることが可能なシリコーン組成物の開発が望まれていた。
 そこで、本発明者らは、鋭意検討を重ねた結果、前記(A)~(D)成分、必要によりこれに加えて(E)、(F)成分を含有するシリコーン組成物が、ずり弾性が測定可能な粘弾性測定装置を用い、試料を25℃から125℃まで10℃/分、125℃から145℃まで2℃/分、145℃から150℃まで0.5℃/分で昇温した後、150℃で7,200秒維持するプログラムを組んで貯蔵弾性率G’を測定した際、測定開始から3,600秒後の貯蔵弾性率と7,200秒後の貯蔵弾性率との比が0.7以下となる硬化物を与え、200℃以上の高温に曝されるリフロー工程後においても放熱グリースを所定の厚みまで圧縮し、また塗布した放熱グリースを発熱部全体に十分広げることを可能とし、十分な放熱性能が得られることを見出し、本発明を完成するに至った。
 即ち、本発明は、シリコーン組成物であって、
(A)1分子中に少なくとも2個の脂肪族不飽和炭化水素基を有し、25℃での動粘度60~100,000mm/sを有するオルガノポリシロキサン:100質量部、
(B)アルミニウム粉末と酸化亜鉛粉末を含む充填剤:100~2,000質量部、
(C)1分子中に2個以上の、ケイ素原子に結合した水素原子(即ち、SiH基)を有するオルガノハイドロジェンポリシロキサン:(A)成分中の脂肪族不飽和炭化水素基の個数の合計に対する(C)成分中のSiH基の個数が0.5~1.5となる量、及び、
(D)白金族金属触媒:白金原子として(A)成分の0.1~500ppmとなる配合量
を含有し、
 ずり弾性が測定可能な粘弾性測定装置を用い、試料を25℃から125℃まで10℃/分、125℃から145℃まで2℃/分、145℃から150℃まで0.5℃/分で昇温した後、150℃で7,200秒維持するプログラムを組んで貯蔵弾性率G’を測定した際、測定開始から3,600秒後の貯蔵弾性率と7,200秒後の貯蔵弾性率との比が0.7以下となる硬化物を与えるものであることを特徴とするシリコーン組成物である。
 以下、本発明について詳細に説明するが、本発明はこれらに限定されるものではない。
(A)成分
 (A)成分は、1分子中に少なくとも2個の脂肪族不飽和炭化水素基を有し、25℃での動粘度60~100,000mm/sを有するオルガノポリシロキサンである。脂肪族不飽和炭化水素基は、好ましくは、脂肪族不飽和結合を有する、炭素数2~8、更に好ましくは炭素数2~6の1価炭化水素基であり、より好ましくはアルケニル基である。例えば、ビニル基、アリル基、プロペニル基、イソプロペニル基、ブテニル基、ヘキセニル基、シクロヘキセニル基、及びオクテニル基等のアルケニル基が挙げられる。特に好ましくはビニル基である。脂肪族不飽和炭化水素基は、分子鎖末端のケイ素原子、分子鎖途中のケイ素原子のいずれに結合していてもよく、両者に結合していてもよい。
 前記オルガノポリシロキサンは25℃での動粘度60~100,000mm/s、好ましくは100~30,000mm/sを有するのが好ましい。該動粘度が60mm/s未満であれば、シリコーン組成物の物理的特性が低下する恐れがあり、100,000mm/sを超えると、シリコーン組成物の伸展性が乏しいものとなる恐れがある。
 本発明において、動粘度は、ウベローデ型オストワルド粘度計により測定した25℃における値である。前記オルガノポリシロキサンは、上記性質を有するものであればその分子構造は特に限定されず、直鎖状、分岐鎖状、一部分岐または環状構造を有する直鎖状等が挙げられる。
 特には、主鎖がジオルガノシロキサン単位の繰り返しからなり、分子鎖両末端がトリオルガノシロキシ基で封鎖された直鎖状構造を有するのが好ましい。該直鎖状構造を有するオルガノポリシロキサンは、部分的に分岐状構造、又は環状構造を有していてもよい。該オルガノポリシロキサンは、1種を単独で又は2種以上を組み合わせて使用することができる。
 前記オルガノポリシロキサンのケイ素原子に結合する、脂肪族不飽和炭化水素基以外の有機基は、炭素数1~18、好ましくは炭素数1~10、更に好ましくは1~8の、非置換又は置換の1価炭化水素基である。例えば、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基、ペンチル基、ネオペンチル基、ヘキシル基、シクロヘキシル基、オクチル基、ノニル基、デシル基等のアルキル基;フェニル基、トリル基、キシリル基、ナフチル基等のアリール基;ベンジル基、フェニルエチル基、フェニルプロピル基等のアラルキル基、又は、これらの基の水素原子の一部又は全部をフッ素、臭素、塩素等のハロゲン原子、シアノ基等で置換したもの、例えばクロロメチル基、クロロプロピル基、ブロモエチル基、トリフルオロプロピル基、シアノエチル基等が挙げられる。特にはメチル基であることが好ましい。
(B)成分
 (B)成分はアルミニウム粉末と酸化亜鉛粉末を含む、熱伝導性の充填剤である。本発明においてアルミニウム粉末の形状は特に制限されるものでなく、例えば球状、不定形状等が挙げられる。アルミニウム粉末は事前に表面を処理した粉末であってもよい。好ましくは、アルミニウム粉末は平均粒径0.1~100μm、さらに好ましくは1~40μmを有するのが好ましい。
 アルミニウム粉末の平均粒径が0.1μm以上であれば、得られる組成物の粘度が高くなりすぎず、伸展性の乏しいものとなる恐れがない。100μm以下であれば、得られる組成物が均一となる。本発明においてアルミニウム粉末は、大きい平均粒径を有するアルミニウム粉末、あるいは小さい平均粒径を有するアルミニウム粉末を夫々単独で使用してもよいが、好ましくは、大きい平均粒径(例えば、5μm以上100μm以下、好ましくは10μm以上100μm以下、さらに好ましくは10μm以上50μm以下)を有するアルミニウム粉末と、小さい平均粒径(例えば、0.1μm以上10μm未満、好ましくは0.1μm以上5μm以下、さらに好ましくは1μm以上5μm以下)を有するアルミニウム粉末とを混合して使用するのが好ましい。
 また、混合することにより良好な粘度を有するグリースを得ることができる。混合比率は所望とするグリースの粘度に応じて調整すればよいが、特には、小さい平均粒径を有するアルミニウム粉末に対する大きい平均粒径を有するアルミニウム粉末の質量比が0.5~9.0、好ましくは1.0~5.0となるのが好ましい。
 本発明において酸化亜鉛粉末の形状は特に制限されるものでなく、例えば球状、不定形状等が挙げられる。好ましくは、酸化亜鉛粉末は平均粒径0.1~10μm、さらに好ましくは1~4μmを有するのが好ましい。
 酸化亜鉛粉末の平均粒径が、平均粒径0.1μm以上であれば、得られるシリコーン組成物の粘度が高くなったり、伸展性が乏しくなる恐れがない。また10μm以下であれば、得られるシリコーン組成物が均一となる。
 本発明において「平均粒径」は、レーザー回折・散乱法によって求めた体積基準の粒度分布における積算値50%での粒径を意味する。レーザー回折・散乱法による測定は、例えば、マイクロトラック粒度分析計MT3300EX(日機装(株)社製)により行えばよい。
 本発明において(B)充填剤は、上記アルミニウム粉末及び酸化亜鉛粉末以外に、さらに、酸化チタン粉末、アルミナ粉末、窒化ホウ素粉末、窒化アルミニウム粉末、ダイヤモンド粉末、金粉末、銀粉末、銅粉末、カーボン粉末、ニッケル粉末、インジウム粉末、ガリウム粉末、金属ケイ素粉末、シリカ粉末等の従来公知の熱伝導性充填剤を、目的に応じて含有してもよい。
 (B)充填剤の量は、(A)成分100質量部に対し、100~2,000質量部、好ましくは200~1,800質量部、さらに好ましくは400~1,800質量部である。充填剤の量が100質量部未満では、得られる組成物の熱伝導率が乏しくなる恐れがあり、2,000質量部を超えると、伸展性の乏しい組成物となる恐れがある。
(C)成分
 (C)成分は、ケイ素原子に結合した水素原子(即ち、SiH基)を1分子中に2個以上、好ましくは3個以上、特には3~100個、更には3~20個有するオルガノハイドロジェンポリシロキサンである。該オルガノハイドロジェンポリシロキサンは、分子中のSiH基が、上述した(A)成分が有する脂肪族不飽和炭化水素基と後述する白金族金属触媒の存在下に付加反応し、架橋構造を形成できるものであればよい。
 前記オルガノハイドロジェンポリシロキサンは、上記性質を有するものであればその分子構造は特に限定されず、直鎖状、分岐鎖状、環状、一部分岐または環状構造を有する直鎖状等が挙げられる。好ましくは直鎖状、環状である。該オルガノハイドロジェンポリシロキサンは25℃の動粘度1.0~1,000mm/s、好ましくは10~100mm/sを有するのが好ましい。
 前記動粘度が1.0mm/s以上であれば、シリコーン組成物の物理的特性が低下する恐れがなく、1,000mm/s以下であれば、シリコーン組成物の伸展性が乏しいものとなる恐れがない。本発明において、動粘度は、ウベローデ型オストワルド粘度計により測定した25℃における値である。
 前記オルガノハイドロジェンポリシロキサンのケイ素原子に結合した有機基としては、脂肪族不飽和炭化水素基以外の1価炭化水素基が挙げられる。特には、炭素数1~12、好ましくは1~10の、非置換又は置換の1価炭化水素基である。例えば、メチル基、エチル基、プロピル基、ブチル基、ヘキシル基、ドデシル基等のアルキル基、フェニル基等のアリール基、2-フェニルエチル基、2-フェニルプロピル基等のアラルキル基、これらの水素原子の一部又は全部をフッ素、臭素、塩素等のハロゲン原子、シアノ基等で置換したもの、例えばクロロメチル基、クロロプロピル基、ブロモエチル基、トリフルオロプロピル基、シアノエチル基等、及び、2-グリシドキシエチル基、3-グリシドキシプロピル基、4-グリシドキシブチル基等のエポキシ環含有有機基(グリシジル基又はグリシジルオキシ基置換アルキル基)が挙げられる。該オルガノハイドロジェンポリシロキサンは、1種単独でも、2種以上を混合して使用してもよい。
 (C)オルガノハイドロジェンポリシロキサンの量は、(A)成分中の脂肪族不飽和炭化水素基の個数の合計に対する(C)成分中のSiH基の個数が0.5~1.5となる量である。(C)成分の量が0.5未満では硬化反応が十分に進まず、グリースの流れ出しが発生する恐れがある。また、1.5を超えると、未反応のSiH基が余剰の架橋反応を引き起こし、リフロー工程後において放熱グリースを所定の厚みまで圧縮し、また塗布した放熱グリースを発熱部全体に十分広げることが困難となる結果、十分な放熱性能が得られない恐れがある。
(D)成分
 (D)成分は白金族金属触媒であり、上述した付加反応を促進するために機能する。白金族金属触媒は、付加反応に用いられる従来公知のものを使用することができる。例えば白金系、パラジウム系、ロジウム系の触媒が挙げられるが、中でも比較的入手しやすい白金または白金化合物が好ましい。例えば、白金の単体、白金黒、塩化白金酸、白金-オレフィン錯体、白金-アルコール錯体、白金配位化合物等が挙げられる。白金系触媒は1種単独でも2種以上を組み合わせて使用してもよい。
 (D)成分の配合量は(A)成分に対し、白金族金属原子に換算した質量基準で0.1~500ppm、より好ましくは1.0~100ppmである。触媒の量が0.1ppmより小さいと触媒としての効果が得られない恐れがある。また500ppmを超えても触媒効果が増大することはなく不経済であるため好ましくない。
(E)成分
 本発明のシリコーン組成物はさらに下記式(1)で示される加水分解性メチルポリシロキサンを含有することができる。

 上記式(1)中、Rは炭素数1~6のアルキル基であり、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、sec-ブチル基、tert-ブチル基、ペンチル基、ヘキシル基等が挙げられる。gは5~100の整数、好ましくは10~60の整数である。gの値が5以上であれば、シリコーン組成物由来のオイルブリードがひどくなり信頼性が悪くなる恐れがないため好ましい。また、gの値が100以下であれば、充填剤との濡れ性が充分でなくなる恐れがないため好ましい。
 (E)成分の量は、(A)成分100質量部に対して1~200質量部となる量であり、好ましくは10~180質量部、より好ましくは20~150質量部となる量である。(E)成分の量が1質量部以上であれば、十分な濡れ性を発揮できる。また、(E)成分の量が200質量部以下であれば、硬化反応が十分に進み、グリースの流れ出しが発生する恐れがないため好ましい。
(F)成分
 本発明のシリコーン組成物はさらに制御剤である(F)成分を含有してもよい。制御剤は、室温でのヒドロシリル化反応の進行を抑え、シェルフライフ、ポットライフを延長させる為に機能する。該制御剤は、付加硬化型シリコーン組成物に使用される従来公知の制御剤を使用することができる。例えば、アセチレンアルコール類(例えば、1-エチニル-1-シクロヘキサノール、3,5-ジメチル-1-ヘキシン-3-オール)等のアセチレン化合物、トリブチルアミン、テトラメチルエチレンジアミン、ベンゾトリアゾール等の各種窒素化合物、トリフェニルホスフィン等の有機リン化合物、オキシム化合物、有機クロロ化合物等が挙げられる。
 (F)成分の量は、(A)成分100質量部に対し、0.05~5.0質量部、好ましくは0.1~1.0質量部である。制御剤の量が0.05質量部以上であれば、所望とする十分なシェルフライフ、ポットライフが得られ、また、5.0質量部以下であれば、シリコーン組成物の硬化性が低下する恐れがないため好ましい。
 制御剤は、シリコーン組成物への分散性を良くするために、トルエン等で希釈して使用してもよい。また、本発明のシリコーン組成物は、組成物の弾性率や粘度を調整するためにメチルポリシロキサン等の反応性を有さないオルガノ(ポリ)シロキサンを含有してもよい。
 更に、シリコーン組成物の劣化を防ぐために、2,6-ジ-t-ブチル-4-メチルフェノール等の、従来公知の酸化防止剤を必要に応じて含有してもよい。更に、染料、顔料、難燃剤、沈降防止剤、又はチクソ性向上剤等を、必要に応じて配合することができる。
 本発明のシリコーン組成物の製造方法は、従来のシリコーングリース組成物の製造方法に従えばよく、特に制限されるものでない。例えば、上記(A)~(F)成分、及び必要に応じてその他の成分をトリミックス、ツウィンミックス、プラネタリーミキサー(いずれも井上製作所(株)製混合機の登録商標)、ウルトラミキサー(みずほ工業(株)製混合機の登録商標)、ハイビスディスパーミックス(特殊機化工業(株)製混合機の登録商標)等の混合機にて混合する方法により製造することができる。
 本発明のシリコーン組成物は、好ましくは、25℃にて測定される粘度3.0~300Pa・s、より好ましくは5.0~200Pa・sを有する。粘度が、3.0Pa・s以上であれば、作業性が悪くなる恐れがないため好ましい。前記粘度は、上述した各成分の配合を調整することにより得ることができる。本発明において、粘度はマルコム粘度計により測定した25℃の値である(ロータAで10rpm、ズリ速度6[1/s])。
 本発明のシリコーン組成物は従来の熱伝導性シリコーングリースと同様に、半導体パッケージ等の電子部品その他の発熱部材と冷却部材との間に介在させて発熱部材からの熱を冷却部材に伝熱して放熱するために好適に用いることができ、特にパッケージ底面に塗布した半田を200℃以上の高温で溶融するリフロー工程を必要とする実装形式に対して有効である。本発明のシリコーン組成物を加熱硬化する場合の硬化条件は、特に制限されるものでないが、通常80~200℃、好ましくは100~180℃で、30分~4時間、好ましくは30分~2時間である。
 以下に実施例及び比較例を示し、本発明を具体的に説明するが、本発明は下記の実施例に制限されるものではない。なお、本発明に係わる効果に関する試験は次のように行った。
[貯蔵弾性率]
 直径2.5cmの2枚のパラレルプレートの間に、シリコーン組成物を厚み2mmで塗布した。塗布したプレートを25℃から125℃まで10℃/分、125℃から145℃まで2℃/分、145℃から150℃まで0.5℃/分で昇温した後、150℃で7,200秒維持するプログラムを作成し、150℃で維持を始めて3,600秒後の貯蔵弾性率および7,200秒後の貯蔵弾性率を読みとった。なお測定には、粘弾性測定装置(タイプRDAIII:レオメトリック・サイエンティフィック社製)を用いた。
[粘度]
 シリコーン組成物の絶対粘度は、マルコム粘度計(タイプPC-1T)を用いて25℃で測定した。
[熱伝導率]
 シリコーン組成物をキッチンラップで包み、京都電子工業(株)製TPA-501で測定した。
[潰れ性試験]
 シリコンウェハ(10mm×10mm)上に5mgのシリコーン組成物を塗布し、240℃にて2分間加熱した。その後室温まで冷却して同じサイズのシリコンウェハを乗せ、1.8kgfで5秒間加圧した試験片を作製し、シリコーン組成物の厚みを測定した。
[広がり性試験]
 前記の潰れ性試験に用いた試験片を、2枚のシリコンウェハに引きはがし、(シリコーン組成物が覆う面積)/(シリコンウェハの面積)を算出した。
 実施例及び比較例で使用した各成分を以下に記載する。下記において動粘度はウベローデ型オストワルド粘度計(柴田科学社製)により25℃で測定した値である。
(A)成分
 A-1:両末端がジメチルビニルシリル基で封鎖され、25℃における動粘度が600mm/sのジメチルポリシロキサン
 A-2:両末端がトリメチルシリル基で封鎖され、分子鎖途中のケイ素原子上のメチル基のうち2つがビニル基である、25℃における動粘度が600mm/sのジメチルポリシロキサン
(B)成分
 B-1:平均粒径20.0μmのアルミニウム粉末(熱伝導率:237W/m・℃)
 B-2:平均粒径2.0μmのアルミニウム粉末(熱伝導率:237W/m・℃)
 B-3:平均粒径1.0μmの酸化亜鉛粉末(熱伝導率:25W/m・℃)
(C)成分

 D-1:白金-ジビニルテトラメチルジシロキサン錯体を上記A-1と同じジメチルポリシロキサンに溶解した溶液(白金原子含有量:1質量%)

[実施例1~13、比較例1~7]
 (A)~(F)成分を以下のように混合して実施例1~13及び比較例1~7の組成物を得た。
 即ち、5リットルのプラネタリーミキサー(井上製作所(株)製)に表1,2に示す配合量で(A)、(B)、(E)成分を加え、室温で1時間混合した。次に(C)、(D)、(F)成分を加えて、均一になるように混合した。得られた組成物の貯蔵弾性率、粘度、熱伝導率の測定結果および潰れ性、広がり性試験の結果を表1,2に併記する。

 表1、表2の結果より、本発明の要件を満たす、実施例1~13では、比較例1~7に比べ、潰れ性試験後のシリコーン組成物の厚みも小さく、広がり性試験結果の値は大きくなった。従って、本発明のシリコーン組成物は、200℃以上の高温に曝されるリフロー工程後においても放熱グリースを所定の厚みまで圧縮でき、また塗布した放熱グリースを発熱部全体に十分広げることが可能であることが確認できた。
 なお、本発明は、上記実施形態に限定されるものではない。上記実施形態は例示であり、本発明の特許請求の範囲に記載された技術的思想と実質的に同一な構成を有し、同様な作用効果を奏するものは、いかなるものであっても本発明の技術的範囲に包含される。

Claims (3)

  1.  シリコーン組成物であって、
    (A)1分子中に少なくとも2個の脂肪族不飽和炭化水素基を有し、25℃での動粘度60~100,000mm/sを有するオルガノポリシロキサン:100質量部、
    (B)アルミニウム粉末と酸化亜鉛粉末を含む充填剤:100~2,000質量部、
    (C)1分子中に2個以上の、ケイ素原子に結合した水素原子(即ち、SiH基)を有するオルガノハイドロジェンポリシロキサン:(A)成分中の脂肪族不飽和炭化水素基の個数の合計に対する(C)成分中のSiH基の個数が0.5~1.5となる量、及び、
    (D)白金族金属触媒:白金原子として(A)成分の0.1~500ppmとなる配合量
    を含有し、
     ずり弾性が測定可能な粘弾性測定装置を用い、試料を25℃から125℃まで10℃/分、125℃から145℃まで2℃/分、145℃から150℃まで0.5℃/分で昇温した後、150℃で7,200秒維持するプログラムを組んで貯蔵弾性率G’を測定した際、測定開始から3,600秒後の貯蔵弾性率と7,200秒後の貯蔵弾性率との比が0.7以下となる硬化物を与えるものであることを特徴とするシリコーン組成物。
  2.  前記シリコーン組成物が、(E)下記一般式(1)

    (式中、Rは炭素数1~6のアルキル基であり、gは5~100の整数である)
    で表される加水分解性メチルポリシロキサンを、前記(A)成分100質量部に対して1~200質量部となる量で含有するものであることを特徴とする請求項1に記載のシリコーン組成物。
  3.  前記シリコーン組成物が、(F)アセチレン化合物、窒素化合物、有機リン化合物、オキシム化合物および有機クロロ化合物からなる群より選択される1種以上の制御剤を、前記(A)成分100質量部に対して0.05~5.0質量部となる量で含有するものであることを特徴とする請求項1又は請求項2に記載のシリコーン組成物。
