Abstract
金属、特にタングステンを含む材料の研磨に安定して使用でき、研磨速度を向上させうる研磨用組成物が提供する。 本発明は、金属元素を含むオキソ酸と、前記金属元素を含むオキソ酸の安定化剤とを含む研磨用組成物である。
Description
本発明は、研磨用組成物に関し、特に金属を含む材料の研磨に適した研磨用組成物に関する。
従来、LSIの高集積化、高性能化に伴って新たな微細加工技術が開発されている。化学機械研磨(以下、単にCMPとも記す)法もその一つであり、LSI製造工程、特に多層配線形成工程における層間絶縁膜の平坦化、金属プラグ形成、埋め込み配線(ダマシン配線)形成において頻繁に利用される技術である。
CMPを用いた配線構造の形成方法では、まず凹部が形成された絶縁体層上に、導体層を含む金属層を少なくとも凹部内が完全に埋まるように形成する。次いで導体層を、凹部以外の箇所の絶縁体層が露出するまで研磨除去し、凹部内に配線部を形成する。このような金属層に施すCMPを金属CMPという。
金属CMPの一般的な方法は、円形の研磨定盤(プラテン)上に研磨パッドを貼り付け、研磨パッド表面を研磨剤で浸し、基板の金属膜を形成した面を押し付けて、その裏面から所定の圧力(以下、単に研磨圧力とも記す)を加えた状態で研磨定盤を回し、研磨剤と金属膜の凸部との機械的摩擦によって、凸部の金属膜を除去するものである。
金属CMPにおいて対象物となる金属としては、現在銅が主流であるが、タングステンが使用されることがある。タングステンは銅に比べ化学作用を受けにくく、研磨レートを発現しにくい。そのため高い研磨速度を発現させることが要求される。
こういった金属CMPに使用される研磨用組成物として、特開2001-247853号公報では、研磨材、防食剤、酸化剤として過酸化水素を含み、pHが2~5の範囲内であって、さらに前記研磨材がコロイダルシリカまたはフュームドシリカであり、該研磨材の一次粒子径が20nm以下であることを特徴とする研磨用組成物が開示されている。また、特開2002-43260号公報には、酸化剤により、銅または銅合金の表面にエッチングバリアとして機能する酸化膜を形成した後、アミノ酢酸により銅または銅合金をエッチングする方法が開示されている。
しかしながら、特開2001-247853号公報または特開2002-43260号公報に記載の研磨剤では、金属、特にタングステンに対して十分な研磨速度を得るには至っておらず、金属、特にタングステンに対する有効な研磨方法とはなり得ていない。
そこで本発明は、金属、特にタングステンを含む材料の研磨に安定して使用でき、研磨速度を向上させうる研磨用組成物を提供することを目的とする。
上記課題を解決すべく、本発明者らは鋭意研究を積み重ねた。その結果、金属元素を含むオキソ酸と、前記金属元素を含むオキソ酸の安定化剤とを含む研磨用組成物を使用することで、上記課題が解決されうることを見出した。そして、上記知見に基づいて、本発明を完成するに至った。
すなわち、本発明は、金属元素を含むオキソ酸と、前記金属元素を含むオキソ酸の安定化剤と、を含む研磨用組成物である。
本発明は、金属元素を含むオキソ酸と、前記金属元素を含むオキソ酸の安定化剤とを含む研磨用組成物である。このような構成とすることにより、金属(特にタングステン)を含む材料の研磨に安定して使用でき、金属(特にタングステン)を含む材料の研磨速度が向上する。
本発明の研磨用組成物を用いることにより、金属(特にタングステン)を含む材料の研磨速度が向上する詳細な理由は不明であるが、以下のメカニズムが推測される。以下では、金属を含む材料がタングステンを含む材料である場合について説明する。タングステンは通常、酸化等の化学反応によって状態変化され、その部分が摩擦で除去されることによって研磨される。つまり、タングステンへのより速い酸化によって、タングステンの研磨レートの向上を発現させることができる。
金属元素を含むオキソ酸には酸化を促す作用と、金属と反応してラジカルを発生させる作用とがある。この金属元素を含むオキソ酸が、タングステンの表面に酸化膜を形成し、同時にラジカルを発生させ、そのラジカルが酸化を速めていると考えられる。金属元素を含むオキソ酸だけでは、そのオキソ酸に含まれる金属元素の酸化状態が不安定になり、研磨速度を充分に発現できない酸化状態に変化してしまう。その結果として研磨速度の低下が起こり、さらに酸化状態が変化した金属元素の酸化物の析出という問題も起こる。一方、前記金属元素を含むオキソ酸の安定化剤を添加すると、金属元素の酸化状態を安定化させ、速い研磨速度が発現しやすい安定状態にすることができるものと考えられる。その結果、当業者が予期できない程、本発明はタングステンの研磨レートを向上させるうえに、安定的に使用できるものと考えられる。なお、上記メカニズムは推測によるものであり、本発明は上記メカニズムに何ら限定されるものではない。
[研磨対象物]
本発明の研磨対象物は特に制限されないが、金属を含む層を有する基板であることが好ましい。この金属は、特に制限されないが、遷移金属が好ましい。遷移金属としては、例えば、タングステン、銅、ハフニウム、コバルト、ニッケル、チタン、タンタル等が挙げられる。より好ましくはタングステンである。上記の金属は、合金または金属化合物の形態であってもよい。これらの材料は、単独でもまたは2種以上組み合わせて用いてもよい。
本発明の研磨対象物は特に制限されないが、金属を含む層を有する基板であることが好ましい。この金属は、特に制限されないが、遷移金属が好ましい。遷移金属としては、例えば、タングステン、銅、ハフニウム、コバルト、ニッケル、チタン、タンタル等が挙げられる。より好ましくはタングステンである。上記の金属は、合金または金属化合物の形態であってもよい。これらの材料は、単独でもまたは2種以上組み合わせて用いてもよい。
次に、本発明の研磨用組成物の構成について、詳細に説明する。
[金属元素を含むオキソ酸]
本発明の研磨用組成物は、その特徴的な構成成分として、金属元素を含むオキソ酸を必須に含む。

「オキソ酸」は、オキシ酸、酸素酸とも称され、プロトンとして解離しうる水素が酸素原子に結合した酸であって、一般式XOn(OH)mで表される。この一般式中、Xは中心元素を表すが、本発明に係る金属元素を含むオキソ酸とは、このXが金属元素であるオキソ酸を意味する。
「金属元素」とは、その単体が「金属光沢を有し、展性、延性に富み、電気と熱の伝導性が著しい」性質を示す元素をいい、従来「金属元素」として知られているすべての元素がこの概念に包含される。このような金属元素としては、例えば、タングステン(W)、モリブデン(Mo)、バナジウム(V)、マンガン(Mn)、銅(Cu)、鉄(Fe)、アルミニウム(Al)、コバルト(Co)、タンタル(Ta)、スズ(Sn)、ガリウム(Ga)、インジウム(In),亜鉛(Zn)、鉛(Pb)、ニオブ(Nb)があるが、特に好ましいのは、バナジウム(V)である。
金属元素を含むオキソ酸の具体例について特に制限はなく、例えば上述した金属元素を含むオキソ酸が挙げられる。より具体的には、例えば、タングステン酸(H2WO4(WO3・H2O)、H4WO5(WO3・2H2O))、メタタングステン酸、モリブデン酸(MoO3・H2O)、メタモリブデン酸、ケイタングステン酸(H4[SiW12O40])、リンタングステン酸(H3[PW12O40])、メタバナジン酸(HVO3)、過マンガン酸、アルミン酸、スズ酸、などが挙げられる。二種類以上のオキソ酸を組み合わせて用いてもよい。
本明細書中、「オキソ酸」の概念には、塩または水和物の形態のものも包含されるものとする。オキソ酸の塩は、上述したオキソ酸からプロトン(H+)が脱離した構造を有するアニオンと、適当なカチオンとの塩である。オキソ酸の塩を構成するカチオンとしては、例えば、ナトリウム、カリウム等のアルカリ金属、カルシウム等のアルカリ土類金属、アンモニウムイオン(NH4
+)、第一級アンモニウムイオン、第二級アンモニウムイオン、第三級アンモニウムイオン、第四級アンモニウムイオンなどが挙げられる。また、オキソ酸の水和物において、オキソ酸に水和する水分子の数について特に制限はなく、従来公知の知見が適宜参照されうる。
さらに金属元素を含むオキソ酸の中でも、オキソ酸がメタ酸であるものが特に好ましい。メタ酸とは、金属と、プロトンとして解離しうる水素とが酸素原子に結合したオキソ酸の中で水和度の低い酸であり、オルト酸でないものである。ここで、水和度が低いとは、ある化学種へ付加した水分子の数が少ないことを意味する。水和度が低いと、物質としては不安定な状態になるため、反応性は高くなる。このため金属元素を含むメタ酸は高い反応性を有し、より速く酸化を促すと考えられる。なお、上記メカニズムは推測によるものであり、本発明は上記メカニズムに何ら限定されるものではない。これら金属元素を含むメタ酸は、単独でもまたは2種以上組み合わせて用いてもよい。
金属元素を含むメタ酸の例としては、例えば、メタバナジン酸、メタタングステン酸、メタモリブデン酸等が挙げられる。これらのうち、より好ましくは、メタバナジン酸である。
本発明の研磨用組成物中の前記金属元素を含むオキソ酸の含有量(濃度)の下限は、少量でも効果を発揮するため特に限定されるものではないが、0.001mol/L(以下単にMと表記)以上であることが好ましく、0.005M以上であることがより好ましく、0.01M以上であることがさらに好ましい。また、本発明の研磨用組成物中の金属元素を含むオキソ酸の含有量(濃度)の上限は、3M以下であることが好ましく、1M以下であることがより好ましく、0.5M以下であることがさらに好ましい。この範囲であれば、本発明の効果をより効率的に得ることができる。
[金属元素を含むオキソ酸の安定化剤]
本発明の研磨用組成物は、その特徴的な構成成分として、金属元素を含むオキソ酸の安定化剤を含む。金属元素を含むオキソ酸の安定化剤とは、オキソ酸に含まれる金属元素とキレートする官能基を有する化合物のことであり、例えば、リン酸基またはホスホン酸基を有する化合物が挙げられる。化合物中の前記官能基の数は特に限定されないが、2つ以上有する化合物が好ましい。該安定化剤は、単独でもまたは2種以上混合して用いてもよい。
本発明の研磨用組成物は、その特徴的な構成成分として、金属元素を含むオキソ酸の安定化剤を含む。金属元素を含むオキソ酸の安定化剤とは、オキソ酸に含まれる金属元素とキレートする官能基を有する化合物のことであり、例えば、リン酸基またはホスホン酸基を有する化合物が挙げられる。化合物中の前記官能基の数は特に限定されないが、2つ以上有する化合物が好ましい。該安定化剤は、単独でもまたは2種以上混合して用いてもよい。
金属元素を含むオキソ酸の安定化剤として使用可能な化合物の具体例としては、例えばリン酸、亜リン酸、ピロリン酸、ポリリン酸などのリン酸化合物、ホスホン酸、ブチルジホスホン酸等のアルキルジホスホン酸化合物、エチレンジホスホン酸、1-ヒドロキシエチリデン-1,1-ジホスホン酸等のアルキレンジホスホン酸化合物、ニトリロトリスメチレンホスホン酸、エチレンジアミンテトラメチレンホスホン酸等のアミノホスホン酸化合物等が挙げられる。中でも、安定性の観点から、リン酸、亜リン酸、ピロリン酸、ポリリン酸、1-ヒドロキシエチリデン-1,1-ジホスホン酸が好ましく、ピロリン酸、ポリリン酸がより好ましい。
該安定化剤の濃度は0.001質量%以上であることが好ましく、0.01質量%以上であることがより好ましく、0.1質量%以上であることがさらに好ましい。また、本発明の研磨用組成物中の安定化剤の含有量(濃度)の上限は、10質量%以下であることが好ましく、5質量%以下であることがより好ましく、1質量%以下であることがさらに好ましい。この範囲であれば、酸化物の析出を抑制することができる。その結果、研磨用組成物を用いて研磨した後の研磨対象物の表面にスクラッチが生じるのをより抑えることができることに加え、研磨速度を安定して提供することが出来る。
[他の成分]
本発明の研磨用組成物は、必要に応じて、酸化剤、pH調整剤、水、砥粒、錯化剤、金属防食剤、防腐剤、防カビ剤、還元剤、高分子、界面活性剤、難溶性の有機物を溶解するための有機溶媒等の他の成分をさらに含んでもよい。以下、他の成分である、酸化剤、pH調整剤、水、砥粒、金属防食剤、防腐剤および防カビ剤について説明する。
本発明の研磨用組成物は、必要に応じて、酸化剤、pH調整剤、水、砥粒、錯化剤、金属防食剤、防腐剤、防カビ剤、還元剤、高分子、界面活性剤、難溶性の有機物を溶解するための有機溶媒等の他の成分をさらに含んでもよい。以下、他の成分である、酸化剤、pH調整剤、水、砥粒、金属防食剤、防腐剤および防カビ剤について説明する。
[酸化剤]
本発明の研磨用組成物は、酸化剤を含んでもよいが、酸化剤の含有量は少ないことが好ましい。酸化剤が多すぎると、金属元素を含むオキソ酸の酸化状態が変化してしまい、その結果、研磨速度の低下や安定性の低下を招く場合がある。

酸化剤の具体例としては、過酸化水素、過酢酸、過炭酸塩、過酸化尿素、過塩素酸、過硫酸ナトリウム、過硫酸カリウム、過硫酸アンモニウムなどの過酸化物が挙げられる。酸化剤の含有量の上限は、研磨用組成物の全質量に対して500質量ppm以下であることが好ましく、200質量ppm以下であることがより好ましく、酸化剤を含まないことがさらに好ましい。
[pH調整剤]
本発明の研磨用組成物に使用されるpH調整剤は、酸およびアルカリのいずれであってもよく、また、無機化合物および有機化合物のいずれであってもよい。酸の具体例としては、例えば、硫酸、硝酸、ホウ酸、炭酸等の無機酸;ギ酸、酢酸、プロピオン酸、酪酸、吉草酸、2-メチル酪酸、N-ヘキサン酸、3,3-ジメチル酪酸、2-エチル酪酸、4-メチルペンタン酸、N-ヘプタン酸、2-メチルヘキサン酸、N-オクタン酸、2-エチルヘキサン酸、安息香酸、グリコール酸、サリチル酸、グリセリン酸、シュウ酸、マロン酸、コハク酸、グルタル酸、アジピン酸、ピメリン酸、マレイン酸、フタル酸、リンゴ酸、酒石酸、クエン酸および乳酸などのカルボン酸、ならびにメタンスルホン酸、エタンスルホン酸およびイセチオン酸等の有機硫酸等の有機酸等が挙げられる。アルカリの具体例としては、水酸化ナトリウム、水酸化カリウム、アンモニア、エチレンジアミンおよびピペラジンなどのアミン、ならびにテトラメチルアンモニウムおよびテトラエチルアンモニウムなどの第4級アンモニウム塩が挙げられる。これらpH調整剤は、単独でもまたは2種以上混合しても用いることができる。
本発明の研磨用組成物に使用されるpH調整剤は、酸およびアルカリのいずれであってもよく、また、無機化合物および有機化合物のいずれであってもよい。酸の具体例としては、例えば、硫酸、硝酸、ホウ酸、炭酸等の無機酸;ギ酸、酢酸、プロピオン酸、酪酸、吉草酸、2-メチル酪酸、N-ヘキサン酸、3,3-ジメチル酪酸、2-エチル酪酸、4-メチルペンタン酸、N-ヘプタン酸、2-メチルヘキサン酸、N-オクタン酸、2-エチルヘキサン酸、安息香酸、グリコール酸、サリチル酸、グリセリン酸、シュウ酸、マロン酸、コハク酸、グルタル酸、アジピン酸、ピメリン酸、マレイン酸、フタル酸、リンゴ酸、酒石酸、クエン酸および乳酸などのカルボン酸、ならびにメタンスルホン酸、エタンスルホン酸およびイセチオン酸等の有機硫酸等の有機酸等が挙げられる。アルカリの具体例としては、水酸化ナトリウム、水酸化カリウム、アンモニア、エチレンジアミンおよびピペラジンなどのアミン、ならびにテトラメチルアンモニウムおよびテトラエチルアンモニウムなどの第4級アンモニウム塩が挙げられる。これらpH調整剤は、単独でもまたは2種以上混合しても用いることができる。
本発明の研磨用組成物のpHは、上記pH調整剤により調整される。本発明の研磨用組成物のpHの下限は、特に制限されないが、安全性の観点から、1以上であることが好ましく、1.5以上であることがより好ましく、2以上であることがさらに好ましい。また、本発明の研磨用組成物のpHの上限も特に制限されないが、砥粒の溶解を防ぐため、13以下であることが好ましく、12.5以下であることがより好ましく、12以下であることがさらに好ましい。
[水]
本発明の研磨用組成物は、各成分を分散または溶解するための分散媒または溶媒として水を含んでもよい。他の成分の作用を阻害することを抑制するという観点から、不純物をできる限り含有しない水が好ましく、具体的には、イオン交換樹脂にて不純物イオンを除去した後、フィルタを通して異物を除去した純水や超純水、または蒸留水が好ましい。
本発明の研磨用組成物は、各成分を分散または溶解するための分散媒または溶媒として水を含んでもよい。他の成分の作用を阻害することを抑制するという観点から、不純物をできる限り含有しない水が好ましく、具体的には、イオン交換樹脂にて不純物イオンを除去した後、フィルタを通して異物を除去した純水や超純水、または蒸留水が好ましい。
[砥粒]
本発明の研磨用組成物は砥粒を含んでもよい。砥粒は、研磨対象物を機械的に研磨する作用を有し、研磨用組成物による研磨対象物の研磨速度を向上させる。

使用される砥粒は、無機粒子、有機粒子、および有機無機複合粒子のいずれであってもよい。無機粒子の具体例としては、例えば、シリカ、アルミナ、セリア、チタニア等の金属酸化物からなる粒子、窒化ケイ素粒子、炭化ケイ素粒子、窒化ホウ素粒子が挙げられる。有機粒子の具体例としては、例えば、ポリメタクリル酸メチル(PMMA)粒子が挙げられる。該砥粒は、単独でもまたは2種以上混合して用いてもよい。また、該砥粒は、市販品を用いてもよいし自ら合成したものを用いてもよい。
これら砥粒の中でも、シリカが好ましく、特に好ましいのはコロイダルシリカである。
砥粒は表面修飾されていてもよい。通常のコロイダルシリカは、酸性条件下でゼータ電位の値がゼロに近いために、酸性条件下ではシリカ粒子同士が互いに電気的に反発せず凝集を起こしやすい。これに対し、酸性条件でもゼータ電位が比較的大きな正または負の値を有するように表面修飾された砥粒は、酸性条件下においても互いに強く反発して良好に分散する結果、研磨用組成物の保存安定性を向上させることになる。このような表面修飾砥粒は、例えば、アルミニウム、チタンまたはジルコニウムなどの金属あるいはそれらの酸化物を砥粒と混合して砥粒の表面にドープさせることにより得ることができる。
あるいは、研磨用組成物中の表面修飾砥粒は、有機酸を固定化したシリカであってもよい。中でも有機酸を固定化したコロイダルシリカが好ましい。コロイダルシリカへの有機酸の固定化は、コロイダルシリカの表面に有機酸の官能基を化学的に結合させることにより行われる。コロイダルシリカと有機酸とを単に共存させただけではコロイダルシリカへの有機酸の固定化は果たされない。有機酸の一種であるスルホン酸をコロイダルシリカに固定化するのであれば、例えば、“Sulfonic acid-functionalized silica through quantitative oxidation of thiol groups”, Chem. Commun. 246-247 (2003)に記載の方法で行うことができる。具体的には、3-メルカプトプロピルトリメトキシシラン等のチオール基を有するシランカップリング剤をコロイダルシリカにカップリングさせた後に過酸化水素でチオール基を酸化することにより、スルホン酸が表面に固定化されたコロイダルシリカを得ることができる。あるいは、カルボン酸をコロイダルシリカに固定化するのであれば、例えば、“Novel Silane Coupling Agents Containing a Photo labile 2-Nitrobenzyl Ester for Introduction of a Carboxy Group on the Surface of Silica Gel”, Chemistry Letters, 3, 228-229(2000)に記載の方法で行うことができる。具体的には、光反応性2-ニトロベンジルエステルを含むシランカップリング剤をコロイダルシリカにカップリングさせた後に光照射することにより、カルボン酸が表面に固定化されたコロイダルシリカを得ることができる。
砥粒の平均一次粒子径の下限は、5nm以上であることが好ましく、7nm以上であることがより好ましく、10nm以上であることがさらに好ましい。また、砥粒の平均一次粒子径の上限は、500nm以下であることが好ましく、100nm以下であることがより好ましく、70nm以下であることがさらに好ましい。このような範囲であれば、研磨用組成物による研磨対象物の研磨速度は向上し、また、研磨用組成物を用いて研磨した後の研磨対象物の表面にディッシングが生じるのをより抑えることができる。なお、砥粒の平均一次粒子径は、例えば、BET法で測定される砥粒の比表面積に基づいて算出される。
研磨用組成物中の砥粒の含有量の下限は、組成物の全量100質量%に対して、0.001質量%以上であることが好ましく、0.05質量%以上であることがより好ましく、0.1質量%以上であることがさらに好ましく、1質量%以上であることが最も好ましい。また、研磨用組成物中の砥粒の含有量の上限は、組成物の全量100質量%に対して、50質量%以下であることが好ましく、30質量%以下であることがより好ましく、15質量%以下であることがさらに好ましい。このような範囲であれば、研磨対象物の研磨速度が向上し、また、研磨用組成物のコストを抑えることができ、研磨用組成物を用いて研磨した後の研磨対象物の表面にスクラッチが生じるのをより抑えることができる。
[金属防食剤]
本発明の研磨用組成物は、金属防食剤を含んでもよい。研磨用組成物中に金属防食剤を加えることにより、研磨用組成物を用いた研磨で配線の脇に凹みが生じるのをより抑えることができる。また、研磨用組成物を用いて研磨した後の研磨対象物の表面にディッシングが生じるのをより抑えることができる。
本発明の研磨用組成物は、金属防食剤を含んでもよい。研磨用組成物中に金属防食剤を加えることにより、研磨用組成物を用いた研磨で配線の脇に凹みが生じるのをより抑えることができる。また、研磨用組成物を用いて研磨した後の研磨対象物の表面にディッシングが生じるのをより抑えることができる。
使用可能な金属防食剤は、特に制限されないが、好ましくはフェニル基を有する化合物、複素環式化合物、または界面活性剤である。複素環式化合物中の複素環の員数は特に限定されない。また、複素環式化合物は、単環化合物であってもよいし、縮合環を有する多環化合物であってもよい。該金属防食剤は、単独でもまたは2種以上混合して用いてもよい。また、該金属防食剤は、市販品を用いてもよいし合成品を用いてもよい。
金属防食剤として使用可能なフェニル基を有する化合物の具体例としては、ベンゼンスルホン酸等の化合物が挙げられる。
複素環化合物の具体例としては、例えば、ピロール化合物、ピラゾール化合物、イミダゾール化合物、トリアゾール化合物、テトラゾール化合物、ピリジン化合物、ピラジン化合物、ピリダジン化合物、ピリンジン化合物、インドリジン化合物、インドール化合物、イソインドール化合物、インダゾール化合物、プリン化合物、キノリジン化合物、キノリン化合物、イソキノリン化合物、ナフチリジン化合物、フタラジン化合物、キノキサリン化合物、キナゾリン化合物、シンノリン化合物、ブテリジン化合物、チアゾール化合物、イソチアゾール化合物、オキサゾール化合物、イソオキサゾール化合物、フラザン化合物等の含窒素複素環化合物が挙げられる。
さらに具体的な例を挙げると、ピラゾール化合物の例としては、例えば、1H-ピラゾール、4-ニトロ-3-ピラゾールカルボン酸、3,5-ピラゾールカルボン酸、3-アミノ-5-フェニルピラゾール、5-アミノ-3-フェニルピラゾール、3,4,5-トリブロモピラゾール、3-アミノピラゾール、3,5-ジメチルピラゾール、3,5-ジメチル-1-ヒドロキシメチルピラゾール、3-メチルピラゾール、1-メチルピラゾール、3-アミノ-5-メチルピラゾール、4-アミノ-ピラゾロ[3,4-D]ピリミジン、アロプリノール、4-クロロ-1H-ピラゾロ[3,4-D]ピリミジン、3,4-ジヒドロキシ-6-メチルピラゾロ(3,4-B)-ピリジン、6-メチル-1H-ピラゾロ[3,4-B]ピリジン-3-アミン等が挙げられる。
イミダゾール化合物の例としては、例えば、イミダゾール、1-メチルイミダゾール、2-メチルイミダゾール、4-メチルイミダゾール、1,2-ジメチルピラゾール、2-エチル-4-メチルイミダゾール、2-イソプロピルイミダゾール、ベンゾイミダゾール、5,6-ジメチルベンゾイミダゾール、2-アミノベンゾイミダゾール、2-クロロベンゾイミダゾール、2-メチルベンゾイミダゾール、2-(1-ヒドロキシエチル)ベンズイミダゾール、2-ヒドロキシベンズイミダゾール、2-フェニルベンズイミダゾール、2,5-ジメチルベンズイミダゾール、5-メチルベンゾイミダゾール、5-ニトロベンズイミダゾール、1H-プリン等が挙げられる。

テトラゾール化合物の例としては、例えば、1H-テトラゾール、5-メチルテトラゾール、5-アミノテトラゾール、および5-フェニルテトラゾール等が挙げられる。
インダゾール化合物の例としては、例えば、1H-インダゾール、5-アミノ-1H-インダゾール、5-ニトロ-1H-インダゾール、5-ヒドロキシ-1H-インダゾール、6-アミノ-1H-インダゾール、6-ニトロ-1H-インダゾール、6-ヒドロキシ-1H-インダゾール、3-カルボキシ-5-メチル-1H-インダゾール等が挙げられる。
インドール化合物の例としては、例えば、1H-インドール、1-メチル-1H-インドール、2-メチル-1H-インドール、3-メチル-1H-インドール、4-メチル-1H-インドール、5-メチル-1H-インドール、6-メチル-1H-インドール、7-メチル-1H-インドール、4-アミノ-1H-インドール、5-アミノ-1H-インドール、6-アミノ-1H-インドール、7-アミノ-1H-インドール、4-ヒドロキシ-1H-インドール、5-ヒドロキシ-1H-インドール、6-ヒドロキシ-1H-インドール、7-ヒドロキシ-1H-インドール、4-メトキシ-1H-インドール、5-メトキシ-1H-インドール、6-メトキシ-1H-インドール、7-メトキシ-1H-インドール、4-クロロ-1H-インドール、5-クロロ-1H-インドール、6-クロロ-1H-インドール、7-クロロ-1H-インドール、4-カルボキシ-1H-インドール、5-カルボキシ-1H-インドール、6-カルボキシ-1H-インドール、7-カルボキシ-1H-インドール、4-ニトロ-1H-インドール、5-ニトロ-1H-インドール、6-ニトロ-1H-インドール、7-ニトロ-1H-インドール、4-ニトリル-1H-インドール、5-ニトリル-1H-インドール、6-ニトリル-1H-インドール、7-ニトリル-1H-インドール、2,5-ジメチル-1H-インドール、1,2-ジメチル-1H-インドール、1,3-ジメチル-1H-インドール、2,3-ジメチル-1H-インドール、5-アミノ-2,3-ジメチル-1H-インドール、7-エチル-1H-インドール、5-(アミノメチル)インドール、2-メチル-5-アミノ-1H-インドール、3-ヒドロキシメチル-1H-インドール、6-イソプロピル-1H-インドール、5-クロロ-2-メチル-1H-インドール等が挙げられる。
これらの中でも好ましい複素環化合物はトリアゾール化合物であり、特に、1H-ベンゾトリアゾール、5-メチル-1H-ベンゾトリアゾール、5,6-ジメチル-1H-ベンゾトリアゾール、1-[N,N-ビス(ヒドロキシエチル)アミノメチル]-5-メチルベンゾトリアゾール、1-[N,N-ビス(ヒドロキシエチル)アミノメチル]-4-メチルベンゾトリアゾール、1,2,3-トリアゾール、および1,2,4-トリアゾールが好ましい。これらの複素環化合物は、研磨対象物表面への化学的または物理的吸着力が高いため、研磨対象物表面により強固な保護膜を形成することができる。このことは、本発明の研磨用組成物を用いて研磨した後の、研磨対象物の表面の平坦性を向上させる上で有利である。
また、金属防食剤として使用される界面活性剤は、陰イオン性界面活性剤、陽イオン性界面活性剤、両性界面活性剤、および非イオン性界面活性剤のいずれであってもよい。
陰イオン性界面活性剤の例としては、例えば、ポリオキシエチレンアルキルエーテル酢酸、ポリオキシエチレンアルキル硫酸エステル、アルキル硫酸エステル、ポリオキシエチレンアルキルエーテル硫酸、アルキルエーテル硫酸、アルキルベンゼンスルホン酸、アルキルリン酸エステル、ポリオキシエチレンアルキルリン酸エステル、ポリオキシエチレンスルホコハク酸、アルキルスルホコハク酸、アルキルナフタレンスルホン酸、アルキルジフェニルエーテルジスルホン酸、およびこれらの塩等が挙げられる。
陽イオン性界面活性剤の例としては、例えば、アルキルトリメチルアンモニウム塩、アルキルジメチルアンモニウム塩、アルキルベンジルジメチルアンモニウム塩、アルキルアミン塩等が挙げられる。
両性界面活性剤の例としては、例えば、アルキルベタイン、アルキルアミンオキシド等が挙げられる。
非イオン性界面活性剤の例としては、例えば、ポリオキシエチレンアルキルエーテル、ポリオキシアルキレンアルキルエーテル、ソルビタン脂肪酸エステル、グリセリン脂肪酸エステル、ポリオキシエチレン脂肪酸エステル、ポリオキシエチレンアルキルアミン、およびアルキルアルカノールアミド等が挙げられる。
これらの中でも好ましい界面活性剤は、ポリオキシエチレンアルキルエーテル酢酸塩、ポリオキシエチレンアルキルエーテル硫酸塩、アルキルエーテル硫酸塩、アルキルベンゼンスルホン酸塩、およびポリオキシエチレンアルキルエーテルである。これらの界面活性剤は、研磨対象物表面への化学的または物理的吸着力が高いため、研磨対象物表面により強固な保護膜を形成することができる。このことは、本発明の研磨用組成物を用いて研磨した後の、研磨対象物の表面の平坦性を向上させる上で有利である。
研磨用組成物中の金属防食剤の含有量の下限は、0.001g/L以上であることが好ましく、0.005g/L以上であることがより好ましく、0.01g/L以上であることがさらに好ましい。また、研磨用組成物中の金属防食剤の含有量の上限は、50g/L以下であることが好ましく、25g/L以下であることがより好ましく、10g/L以下であることがさらに好ましい。このような範囲であれば、研磨用組成物を用いて研磨した後の研磨対象物の表面の平坦性が向上し、かつ、研磨用組成物による研磨対象物の研磨速度を維持することができる。
[防腐剤および防カビ剤]
本発明で用いられる防腐剤および防カビ剤としては、例えば、2-メチル-4-イソチアゾリン-3-オンや5-クロロ-2-メチル-4-イソチアゾリン-3-オン等のイソチアゾリン系防腐剤、パラオキシ安息香酸エステル類、およびフェノキシエタノール等が挙げられる。これら防腐剤および防カビ剤は、単独でもまたは2種以上混合して用いてもよい。
本発明で用いられる防腐剤および防カビ剤としては、例えば、2-メチル-4-イソチアゾリン-3-オンや5-クロロ-2-メチル-4-イソチアゾリン-3-オン等のイソチアゾリン系防腐剤、パラオキシ安息香酸エステル類、およびフェノキシエタノール等が挙げられる。これら防腐剤および防カビ剤は、単独でもまたは2種以上混合して用いてもよい。
[研磨用組成物の製造方法]
本発明の研磨用組成物の製造方法は、特に制限されず、例えば、金属元素を含むオキソ酸、金属元素を含むオキソ酸の安定化剤、および必要に応じて他の成分を、水等の溶媒または分散媒中で攪拌混合することにより得ることができる。
本発明の研磨用組成物の製造方法は、特に制限されず、例えば、金属元素を含むオキソ酸、金属元素を含むオキソ酸の安定化剤、および必要に応じて他の成分を、水等の溶媒または分散媒中で攪拌混合することにより得ることができる。
添加順については特に制限されないが、金属元素を含むオキソ酸を添加し、その後前記金属元素を含むオキソ酸の安定化剤を添加し、砥粒を添加する場合は最後に砥粒を添加することが好ましい。
各成分を混合する際の温度は特に制限されないが、10~40℃が好ましく、溶解速度を上げるために加熱してもよい。また、混合時間も特に制限されない。
[研磨方法および基板の製造方法]
上述のように、本発明の研磨用組成物は、金属、特にタングステンを含む層を有する研磨対象物の研磨に好適に用いられる。よって、本発明は、金属(特にタングステン)を含む層を有する研磨対象物を本発明の研磨用組成物で研磨する研磨方法を提供する。また、本発明は、金属(特にタングステン)を含む層を有する研磨対象物を前記研磨方法で研磨する工程を含む基板の製造方法を提供する。
上述のように、本発明の研磨用組成物は、金属、特にタングステンを含む層を有する研磨対象物の研磨に好適に用いられる。よって、本発明は、金属(特にタングステン)を含む層を有する研磨対象物を本発明の研磨用組成物で研磨する研磨方法を提供する。また、本発明は、金属(特にタングステン)を含む層を有する研磨対象物を前記研磨方法で研磨する工程を含む基板の製造方法を提供する。
研磨装置としては、研磨対象物を有する基板等を保持するホルダーと回転数を変更可能なモータ等とが取り付けてあり、研磨パッド(研磨布)を貼り付け可能な研磨定盤を有する一般的な研磨装置を使用することができる。
前記研磨パッドとしては、一般的な不織布、ポリウレタン、および多孔質フッ素樹脂等を特に制限なく使用することができる。研磨パッドには、研磨液が溜まるような溝加工が施されていることが好ましい。
研磨条件にも特に制限はなく、例えば、研磨定盤の回転速度は、10~500rpmが好ましく、研磨対象物を有する基板にかける圧力(研磨圧力)は、0.5~10psiが好ましい。研磨パッドに研磨用組成物を供給する方法も特に制限されず、例えば、ポンプ等で連続的に供給する方法が採用される。この供給量に制限はないが、研磨パッドの表面が常に本発明の研磨用組成物で覆われていることが好ましい。
研磨終了後、基板を流水中で洗浄し、スピンドライヤ等により基板上に付着した水滴を払い落として乾燥させることにより、金属を含む層を有する基板が得られる。
本発明を、以下の実施例および比較例を用いてさらに詳細に説明する。ただし、本発明の技術的範囲が以下の実施例のみに制限されるものではない。
(実施例1~11、比較例1~14)
研磨用組成物は、表1に示す組成で、砥粒、金属元素を含むオキソ酸、前記金属元素を含むオキソ酸の安定化剤、非金属の酸化剤、ならびにpH調整剤として硝酸および水酸化カリウムを水中で混合することにより得た(混合温度約25℃、混合時間:約10分)。なお、表1において“-”と表示されているものは、その剤を含んでいないこと示す。
研磨用組成物は、表1に示す組成で、砥粒、金属元素を含むオキソ酸、前記金属元素を含むオキソ酸の安定化剤、非金属の酸化剤、ならびにpH調整剤として硝酸および水酸化カリウムを水中で混合することにより得た(混合温度約25℃、混合時間:約10分)。なお、表1において“-”と表示されているものは、その剤を含んでいないこと示す。
研磨用組成物のpHは、pHメータにより確認した。なお、表1に示す砥粒は、スルホン酸を表面に固定したシリカ(平均一次粒子径:35nm、平均二次粒子径:68nm)であり、“Sulfonic acid-functionalized silica through quantitative oxidation of thiol groups”, Chem. Commun. 246-247 (2003)に記載の方法で作製されたものである。
得られた研磨用組成物を用い、研磨対象物を以下の研磨条件で研磨した際の研磨速度を測定した。

<酸化物の析出の有無>
酸化物の析出の有無は、研磨用組成物を60℃で24時間保管した際、固体の析出を目視で確認できるか否かで評価した。結果を下記表2に示す。酸化物の析出が無い場合を「無」、析出がある場合を「有」と記載した。

上記表2のタングステン研磨速度の結果から明らかなように、実施例1~11の本発明の研磨用組成物を用いた場合、研磨対象物であるタングステンの研磨速度が高いことが分かった。また、実施例の研磨用組成物は、酸化物の析出も確認されなかった。
一方、比較例1および比較例2の研磨用組成物では、タングステンの研磨速度が不十分であった。比較例3~14の研磨用組成物は、酸化物の析出が確認され、安定して使用ができないことが確認された。そのため研磨速度の評価も行っていない。よって、本発明の金属元素を含むオキソ酸と、金属元素を含むオキソ酸の安定化剤とを含む研磨用組成物は、タングステンの研磨レートを向上させ、かつ安定して使用できることが分かる。
