また、本発明者らは、ベンゼントリカルボン酸と、ジアミンとを反応させてハイパーブランチ型芳香族ポリアミドを製造する際に、ベンゼントリカルボン酸のカルボキシル基等と反応し得る一官能物質を加え、反応末端の一部をキャップして高分岐化をコントロールして得られた芳香族ポリアミドが、耐熱性や透明性を維持したまま、有機溶媒に対する溶解性が良好になり、電子デバイスを作製する際の膜形成用組成物の基材ポリマーとして好適に利用できることも既に見出している(特許文献2)。
一方、トリアジン環含有ハイパーブランチポリマーにおいては、架橋剤添加によって屈折率が低下するだけではなく、期待したほどの高硬度の膜が得られないという問題がある。

また、本発明の膜形成用組成物を用いることで、耐熱性に優れ、しかも厚膜化した場合でもクラックの発生しない、耐酸・アルカリ性にも優れた硬化膜を形成することができる。
このような特性を有する本発明の膜形成用組成物を用いて作製した膜は、液晶ディスプレイ、有機エレクトロルミネッセンス(EL)ディスプレイ、タッチパネル、光半導体(LED)素子、固体撮像素子、有機薄膜太陽電池、色素増感太陽電池、有機薄膜トランジスタ(TFT)などの電子デバイスや、ホログラム、ブルーレイ等の光情報記録媒体を作製する際の一部材として好適に利用できる。特に、高屈折率が求められている有機ELディスプレイやLED、タッチパネルにおける屈折率調整層としても好適に利用できる。電子材料用途の他にも、高屈折率が求められている高機能性フィルムとしても利用できる。
本発明に係る膜形成用組成物は、下記式(1)で表される繰り返し単位構造を含むトリアジン環含有ハイパーブランチポリマーと、下記式(2)で表される繰り返し単位構造を含む芳香族ポリアミド系ハイパーブランチポリマーとを含み、芳香族ポリアミド系ハイパーブランチポリマーが、ベンゼントリカルボン酸またはその誘導体と、ジアミン化合物とを、少なくともベンゼントリカルボン酸またはその誘導体と反応し得る官能基を1つ有する一官能物質の存在下で反応させて得られたものである。
本発明において、アルキル基の炭素数としては特に限定されるものではないが、1~20が好ましく、ポリマーの耐熱性をより高めることを考慮すると、炭素数1~10がより好ましく、1~3がより一層好ましい。また、その構造は、鎖状、分岐状、環状のいずれでもよい。
アリール基の具体例としては、フェニル、o-クロルフェニル、m-クロルフェニル、p-クロルフェニル、o-フルオロフェニル、p-フルオロフェニル、o-メトキシフェニル、p-メトキシフェニル、p-ニトロフェニル、p-シアノフェニル、α-ナフチル、β-ナフチル、o-ビフェニリル、m-ビフェニリル、p-ビフェニリル、1-アントリル、2-アントリル、9-アントリル、1-フェナントリル、2-フェナントリル、3-フェナントリル、4-フェナントリル、9-フェナントリル基等が挙げられる。
その具体例としては、ベンジル、p-メチルフェニルメチル、m-メチルフェニルメチル、o-エチルフェニルメチル、m-エチルフェニルメチル、p-エチルフェニルメチル、2-プロピルフェニルメチル、4-イソプロピルフェニルメチル、4-イソブチルフェニルメチル、α-ナフチルメチル基等が挙げられる。
ハロゲン原子としては、フッ素原子、塩素原子、臭素原子、ヨウ素原子が挙げられる。
なお、アルキル基、アルコキシ基としては上記と同様のものが挙げられる。
また、X1およびX2は、互いに独立して、単結合、炭素数1~10の分岐構造を有していてもよいアルキレン基、または式(28)で示される基を表す。
炭素数1~10の分岐構造を有していてもよいアルキレン基としては、メチレン、エチレン、プロピレン、トリメチレン、テトラメチレン、ペンタメチレン基等が挙げられる。
nは、1~20の整数を表す。
なお、本発明における重量平均分子量は、ゲルパーミエーションクロマトグラフィー(以下、GPCという)分析による標準ポリスチレン換算で得られる平均分子量である。
例えば、下記スキーム1に示されるように、繰り返し構造(31’)を有するハイパーブランチポリマーは、ハロゲン化シアヌル(32)およびm-フェニレンジアミン化合物(33)を適当な有機溶媒中で反応させて得ることができる。
特に、スキーム1の方法の場合、ハロゲン化シアヌル(32)2当量に対して、ジアミノ化合物(33)を3当量用いることを避けることが好ましい。官能基の当量をずらすことで、ゲル化物の生成を防ぐことができる。
種々の分子量のトリアジン環末端を多く有するハイパーブランチポリマーを得るために、ハロゲン化シアヌル(32)2当量に対して、ジアミノ化合物(33)を3当量未満の量で用いることが好ましい。
一方、種々の分子量のアミン末端を多く有するハイパーブランチポリマーを得るために、ジアミノ化合物(33)3当量に対して、ハロゲン化シアヌル(32)を2当量未満の量で用いることが好ましい。
このように、ジアミノ化合物(33)やハロゲン化シアヌル(32)の量を適宜調節することで、得られるハイパーブランチポリマーの分子量を容易に調節することができる。
中でもN,N-ジメチルホルムアミド、ジメチルスルホキシド、N-メチル-2-ピロリドン、N,N-ジメチルアセトアミド、およびそれらの混合系が好ましく、特に、N,N-ジメチルアセトアミド、N-メチル-2-ピロリドンが好適である。
特にスキーム1の反応では、リニア性を抑え、分岐度を高めるという点から、反応温度は60~150℃が好ましく、80~150℃が好ましく、80~120℃が好ましい。
スキーム2の第1段階の反応において、反応温度は用いる溶媒の融点から溶媒の沸点までの範囲で適宜設定すればよいが、特に、-50~50℃程度が好ましく、-20~50℃程度がより好ましく、-10~50℃程度がより一層好ましく、-10~10℃がさらに好ましい。
特にスキーム2の方法では、-50~50℃で反応させる第1工程と、この工程に続いて60~150℃で反応させる第2工程とからなる2段階工程を採用することが好ましい。
この場合、予め溶媒に溶かしておく成分および後から加える成分はどちらでもよいが、ジアミノ化合物(33)の加熱溶液中に、ハロゲン化シアヌル(32)を添加する手法が好ましい。
また、スキーム2の反応において、予め溶媒に溶かしておく成分および後から加える成分はどちらでもよいが、ハロゲン化シアヌル(32)の冷却溶液中に、ジアミノ化合物(33)を添加する手法が好ましい。
後から加える成分は、ニートで加えても、上述したような有機溶媒に溶かした溶液で加えてもよいが、操作の容易さや反応のコントロールのし易さなどを考慮すると、後者の手法が好適である。
また、添加は、滴下等によって徐々に加えても、全量一括して加えてもよい。
スキーム1において、加熱した状態で両化合物を混合した後は、(段階的に温度を上げることなく)一段階で反応させた場合でも、ゲル化することなく、目的とするトリアジン環含有ハイパーブランチポリマーを得ることができる。
この塩基の具体例としては、炭酸カリウム、水酸化カリウム、炭酸ナトリウム、水酸化ナトリウム、炭酸水素ナトリウム、ナトリウムエトキシド、酢酸ナトリウム、炭酸リチウム、水酸化リチウム、酸化リチウム、酢酸カリウム、酸化マグネシウム、酸化カルシウム、水酸化バリウム、リン酸三リチウム、リン酸三ナトリウム、リン酸三カリウム、フッ化セシウム、酸化アルミニウム、アンモニア、トリメチルアミン、トリエチルアミン、ジイソプロピルアミン、ジイソプロピルエチルアミン、N-メチルピペリジン、2,2,6,6-テトラメチル-N-メチルピペリジン、ピリジン、4-ジメチルアミノピリジン、N-メチルモルホリン等が挙げられる。
塩基の添加量は、ハロゲン化シアヌル(32)1当量に対して1~100当量が好ましく、1~10当量がより好ましい。なお、これらの塩基は水溶液にして用いてもよい。
いずれのスキームの方法においても、反応終了後、生成物は再沈法等によって容易に精製できる。
これらの中でも、アルキルアミノ、アルコキシシリル基含有アルキルアミノ、アラルキルアミノ、アリールアミノ基が好ましく、アルキルアミノ、アリールアミノ基がより好ましく、アリールアミノ基がさらに好ましい。
上記アルキル基、アルコキシ基としては上記と同様のものが挙げられる。
アリール基の具体例としては、フェニル、o-クロルフェニル、m-クロルフェニル、p-クロルフェニル、o-フルオロフェニル、p-フルオロフェニル、o-メトキシフェニル、p-メトキシフェニル、p-ニトロフェニル、p-シアノフェニル、α-ナフチル、β-ナフチル、o-ビフェニリル、m-ビフェニリル、p-ビフェニリル、1-アントリル、2-アントリル、9-アントリル、1-フェナントリル、2-フェナントリル、3-フェナントリル、4-フェナントリル、9-フェナントリル基等が挙げられる。
アラルキル基の具体例としては、ベンジル、p-メチルフェニルメチル、m-メチルフェニルメチル、o-エチルフェニルメチル、m-エチルフェニルメチル、p-エチルフェニルメチル、2-プロピルフェニルメチル、4-イソプロピルフェニルメチル、4-イソブチルフェニルメチル、α-ナフチルメチル基等が挙げられる。
アリールアミノ基の具体例としては、フェニルアミノ、メトキシカルボニルフェニルアミノ、エトキシカルボニルフェニルアミノ、ナフチルアミノ、メトキシカルボニルナフチルアミノ、エトキシカルボニルナフチルアミノ、アントラニルアミノ、ピレニルアミノ、ビフェニルアミノ、ターフェニルアミノ、フルオレニルアミノ基等が挙げられる。
アラルキルオキシ基の具体例としては、ベンジルオキシ、p-メチルフェニルメチルオキシ、m-メチルフェニルメチルオキシ、o-エチルフェニルメチルオキシ、m-エチルフェニルメチルオキシ、p-エチルフェニルメチルオキシ、2-プロピルフェニルメチルオキシ、4-イソプロピルフェニルメチルオキシ、4-イソブチルフェニルメチルオキシ、α-ナフチルメチルオキシ基等が挙げられる。
この手法によって得られたハイパーブランチポリマーは、溶剤への溶解性(凝集抑制)や、架橋剤との架橋性に優れたものとなるため、後述する架橋剤と組み合わせた組成物として用いる場合に特に有利である。
ここで、有機モノアミンとしては、アルキルモノアミン、アラルキルモノアミン、アリールモノアミンのいずれを用いることもできる。
アリールモノアミンの具体例としては、アニリン、p-メトキシカルボニルアニリン、p-エトキシカルボニルアニリン、p-メトキシアニリン、1-ナフチルアミン、2-ナフチルアミン、アントラニルアミン、1-アミノピレン、4-ビフェニリルアミン、o-フェニルアニリン、4-アミノ-p-ターフェニル、2-アミノフルオレン等が挙げられる。
この場合の反応温度も、リニア性を抑え、分岐度を高めるという点から、反応温度は60~150℃が好ましく、80~150℃が好ましく、80~120℃が好ましい。
ただし、有機モノアミン、ハロゲン化シアヌル化合物、ジアミノアリール化合物の3成分の混合は、低温下で行ってもよく、その場合の温度としては、-50~50℃程度が好ましく、-20~50℃程度がより好ましく、-20~10℃がさらに好ましい。低温仕込み後は、重合させる温度まで一気に(一段階で)昇温して反応を行うことが好ましい。
また、ハロゲン化シアヌル化合物とジアミノアリール化合物の2成分の混合を低温下で行ってもよく、その場合の温度としては、-50~50℃程度が好ましく、-20~50℃程度がより好ましく、-20~10℃がさらに好ましい。低温仕込み後、有機モノアミンを加え、重合させる温度まで一気に(一段階で)昇温して反応を行うことが好ましい。
また、このような有機モノアミンの存在下で、ハロゲン化シアヌル化合物と、ジアミノアリール化合物とを反応させる反応は、上述と同様の有機溶媒を用いて行ってもよい。
ベンゼントリカルボン酸末端が末端封止された芳香族ポリアミドは、ベンゼントリカルボン酸またはその誘導体と、ジアミン化合物とを、ベンゼントリカルボン酸またはその誘導体と反応し得る官能基を1つ有する一官能物質、およびベンゼントリカルボン酸またはその誘導体と反応し得る官能基を有するとともに架橋性基を有する末端封止化合物の存在下で反応させて得ることができる。
具体的には、下記スキーム5に示されるように、例えば、繰り返し構造(39)を有する芳香族ポリアミド系ハイパーブランチポリマーは、1,3,5-ベンゼントリカルボニルトリハライド(36)およびm-フェニレンジアミン(37)を、一官能性物質であるアニリンおよび末端封止化合物である1-アミノ-2-プロパノールの存在下、適当な有機溶媒中で反応させて得ることができる。
具体的には、下記スキーム6に示されるように、例えば、繰り返し構造(40)を有する芳香族ポリアミド系ハイパーブランチポリマーは、1,3,5-ベンゼントリカルボニルトリハライド(36)およびm-フェニレンジアミン(37)を、一官能性物質であるアニリンの存在下、適当な有機溶媒中で反応させた後、さらに末端封止化合物であるアクリロイルクロライドを加え、適当な有機溶媒中で反応させて得ることができる。
また、アニリン等の一官能性物質の仕込み量としては、特に限定されるものではないが、得られる芳香族ポリアミド系ハイパーブランチポリマーの溶解性を向上させることを考慮すると、ベンゼントリカルボン酸またはその誘導体1当量に対し、0.01~10当量が好ましく、0.1~5当量がより好ましい。
さらに、スキーム5の反応において、1-アミノ-2-プロパノール等の末端封止化合物の仕込み量としては、特に限定されるものではないが、得られる芳香族ポリアミド系ハイパーブランチポリマーの架橋剤に対する反応性を向上させることを考慮すると、ベンゼントリカルボン酸またはその誘導体1当量に対し、0.01~20当量が好ましく、0.1~5当量がより好ましい。
一方、スキーム6の反応において、アクリロイルクロライド等の末端封止化合物の仕込み量としては、特に限定されるものではないが、得られる芳香族ポリアミド系ハイパーブランチポリマーの架橋剤に対する反応性を向上させることを考慮すると、ジアミン化合物1当量に対し、0.01~20当量が好ましく、0.1~5当量がより好ましい。
スキーム4およびスキーム6の第1段階の反応において、各成分の配合順序は特に限定されるものではなく、全てを一括で混合しても、1成分ずつ順次仕込んで混合しても、いずれかの成分を混合し、それをその他の成分に混合してもよいが、反応中のゲル化を効率的に抑制するためには、ジアミン化合物と一官能性物質との混合物とベンゼントリカルボン酸(誘導体)とを混合する手法が好適である。
したがって、上記スキーム4~6の反応で得られた芳香族ポリアミドにおいても、ハイパーブランチ型の上記繰り返し構造(38)~(40)の他に、例えばアニリンが反応した中間体が重合したリニア型の下記繰り返し構造(38′)も存在していると考えられるが、本明細書では、便宜的に繰り返し構造(38)~(40)のようなハイパーブランチ型の繰り返し構造を主構造として記載する。
上記反応では、通常用いられる種々の塩基を用いることができ、その具体例としても、トリアジン環含有ハイパーブランチポリマーの製造法で例示した塩基と同様のものが挙げられる。
塩基の添加量は、ベンゼントリカルボン酸またはその誘導体1当量に対して1~100当量が好ましく、1~10当量がより好ましい。なお、これらの塩基は水溶液にして用いてもよい。
反応終了後、生成物は再沈法等によって容易に精製できる。
また、ベンゼントリカルボン酸トリハライドを構成するハロゲン原子としては、塩素原子、臭素原子が好ましい。
そのような物質としては、分子中に、アミノ基、水酸基、チオール(メルカプト)基、イソシアナート基、イソチオシアナート基等を有する物質が挙げられるが、本発明においては、アミノ基または水酸基を有する一官能性物質が好適である。
チオール基を有する一官能性物質の具体例としては、メタンチオール、エタンチオール、1-プロパンチオール、2-プロパンチオール、1-ブタンチオール、2-ブタンチオール等の脂肪族モノチオール;チオフェノール等の芳香族モノチオール;ベンゼンメタンチオール等の芳香脂肪族モノチオールなどが挙げられる。
イソチオシアナート基を有する一官能性物質の具体例としては、イソチオシアン酸ブチル、イソチオシアン酸ドデシル等の脂肪族モノイソチオシアネート;イソチオシアン酸フェニル等の芳香族モノイソチオシアネート;イソチオシアン酸ベンジル等の芳香脂肪族モノイソチオシアネート;イソチオシアン酸シクロヘキシル等の脂環式モノイソチオシアネートなどが挙げられる。
ベンゼントリカルボン酸またはその誘導体と反応し得る官能基は、上記と同様、アミノ基、水酸基、チオール(メルカプト)基、イソシアナート基、イソチオシアナート基等が挙げられるが、この場合も、アミノ基、水酸基が好適である。
架橋性基としては、使用する架橋剤の種類によって選択されるものであるが、一般的には、アミノ基、水酸基、チオール(メルカプト)基、イソシアナート基、イソチオシアナート基、ビニル基や(メタ)アクリロキシ基等の炭素-炭素不飽和結合含有基などが挙げられる。
なお、末端封止化合物は、単独で用いても、2種以上組み合わせて用いてもよい。
アミノ基と反応し得る官能基は、カルボキシル基、酸無水物や酸ハロゲン化物基等のカルボキシル基の誘導体基、イソシアナート基、イソチオシアナート基等が挙げられるが、カルボキシル基およびその誘導体基が好適であり、カルボン酸のハロゲン化物基が最適である。
架橋性基としては、使用する架橋剤の種類によって選択されるものであるが、一般的には、アミノ基、水酸基、チオール(メルカプト)基、イソシアナート基、イソチオシアナート基、ビニル基や(メタ)アクリロキシ基等の炭素-炭素不飽和結合含有基などが挙げられる。
芳香族ジカルボン酸およびその誘導体としては、1,4-ベンゼンジカルボン酸ジハライド(テレフタロイルハライド)、1,3-ベンゼンジカルボン酸ジハライド(イソフタロイルハライド)、1,2-ベンゼンジカルボン酸ジハライド(フタロイルハライド)等が挙げられる。ここでハライドとしては、クロライド、ブロマイドが好ましい。
芳香族ジカルボン酸およびその誘導体の配合量としては、ハイパーブランチ構造が生成し得る限り特に限定されるものではないが、ベンゼントリカルボン酸およびその誘導体の総量1当量に対し、0.01~0.5当量が好ましく、0.1~0.4当量がより好ましい。
架橋剤としては、少なくとも本発明で用いる芳香族ポリアミド系ハイパーブランチポリマーが有する架橋性官能基と反応し得る置換基を有する化合物であれば特に限定されるものではない。
そのような化合物としては、メチロール基、メトキシメチル基などの架橋形成置換基を有するメラミン系化合物、置換尿素系化合物、エポキシ基またはオキセタン基などの架橋形成置換基を含有する化合物、ブロック化イソシアナートを含有する化合物、酸無水物を有する化合物、(メタ)アクリル基を有する化合物、フェノプラスト化合物等が挙げられるが、耐熱性や保存安定性の観点からエポキシ基、ブロックイソシアネート基、(メタ)アクリル基を含有する化合物が好ましく、特に、ブロックイソシアネート基を有する化合物や、開始剤を用いなくとも光硬化可能な組成物を与える多官能エポキシ化合物および/または多官能(メタ)アクリル化合物が好ましく、多官能(メタ)アクリル化合物がより好ましい。
なお、これらの化合物は、重合体の末端処理に用いる場合は少なくとも1個の架橋形成置換基を有していればよく、重合体同士の架橋処理に用いる場合は少なくとも2個の架橋形成置換基を有する必要がある。
その具体例としては、トリス(2,3-エポキシプロピル)イソシアヌレート、1,4-ブタンジオールジグリシジルエーテル、1,2-エポキシ-4-(エポキシエチル)シクロヘキサン、グリセロールトリグリシジルエーテル、ジエチレングリコールジグリシジルエーテル、2,6-ジグリシジルフェニルグリシジルエーテル、1,1,3-トリス[p-(2,3-エポキシプロポキシ)フェニル]プロパン、1,2-シクロヘキサンジカルボン酸ジグリシジルエステル、4,4’-メチレンビス(N,N-ジグリシジルアニリン)、3,4-エポキシシクロヘキシルメチル-3,4-エポキシシクロヘキサンカルボキシレート、トリメチロールエタントリグリシジルエーテル、ビスフェノール-A-ジグリシジルエーテル、ペンタエリスリトールポリグリシジルエーテル等が挙げられる。
その具体例としては、エチレングリコールジアクリレート、エチレングリコールジメタクリレート、ポリエチレングリコールジアクリレート、ポリエチレングリコールジメタクリレート、エトキシ化ビスフェノールAジアクリレート、エトキシ化ビスフェノールAジメタクリレート、エトキシ化トリメチロールプロパントリアクリレート、エトキシ化トリメチロールプロパントリメタクリレート、エトキシ化グリセリントリアクリレート、エトキシ化グリセリントリメタクリレート、エトキシ化ペンタエリスリトールテトラアクリレート、エトキシ化ペンタエリスリトールテトラメタクリレート、エトキシ化ジペンタエリスリトールヘキサアクリレート、ポリグリセリンモノエチレンオキサイドポリアクリレート、ポリグリセリンポリエチレングリコールポリアクリレート、ジペンタエリスリトールヘキサアクリレート、ジペンタエリスリトールヘキサメタクリレート、ネオペンチルグリコールジアクリレート、ネオペンチルグリコールジメタクリレート、ペンタエリスリトールトリアクリレート、ペンタエリスリトールトリメタクリレート、トリメチロールプロパントリアクリレート、トリメチロールプロパントリメタクリレート、トリシクロデカンジメタノールジアクリレート、トリシクロデカンジメタノールジメタクリレート、1,6-ヘキサンジオールジアクリレート、1,6-ヘキサンジオールジメタクリレート等が挙げられる。
一分子中2個以上のイソシアネート基を有する化合物としては、例えば、イソホロンジイソシアネート、1,6-ヘキサメチレンジイソシアネート、メチレンビス(4-シクロヘキシルイソシアネート)、トリメチルヘキサメチレンジイソシアネートのポリイソシアネートや、これらの二量体、三量体、および、これらとジオール類、トリオール類、ジアミン類、またはトリアミン類との反応物などが挙げられる。
ブロック剤としては、例えば、メタノール、エタノール、イソプロパノール、n-ブタノール、2-エトキシヘキサノール、2-N,N-ジメチルアミノエタノール、2-エトキシエタノール、シクロヘキサノール等のアルコール類;フェノール、o-ニトロフェノール、p-クロロフェノール、o-、m-またはp-クレゾール等のフェノール類;ε-カプロラクタム等のラクタム類、アセトンオキシム、メチルエチルケトンオキシム、メチルイソブチルケトンオキシム、シクロヘキサノンオキシム、アセトフェノンオキシム、ベンゾフェノンオキシム等のオキシム類;ピラゾール、3,5-ジメチルピラゾール、3-メチルピラゾール等のピラゾール類;ドデカンチオール、ベンゼンチオール等のチオール類などが挙げられる。
オキセタン化合物は、オキセタニル基を一分子中2個以上有するものであれば特に限定されるものではなく、例えば、オキセタン基を含有するOXT-221、OX-SQ-H、OX-SC(以上、東亜合成(株)製)等が挙げられる。
フェノプラスト化合物としては、例えば、2,6-ジヒドロキシメチル-4-メチルフェノール、2,4-ジヒドロキシメチル-6-メチルフェノール、ビス(2-ヒドロキシ-3-ヒドロキシメチル-5-メチルフェニル)メタン、ビス(4-ヒドロキシ-3-ヒドロキシメチル-5-メチルフェニル)メタン、2,2-ビス(4-ヒドロキシ-3,5-ジヒドロキシメチルフェニル)プロパン、ビス(3-ホルミル-4-ヒドロキシフェニル)メタン、ビス(4-ヒドロキシ-2,5-ジメチルフェニル)ホルミルメタン、α,α-ビス(4-ヒドロキシ-2,5-ジメチルフェニル)-4-ホルミルトルエン等が挙げられる。
フェノプラスト化合物は、市販品としても入手が可能であり、その具体例としては、26DMPC、46DMOC、DM-BIPC-F、DM-BIOC-F、TM-BIP-A、BISA-F、BI25X-DF、BI25X-TPA(以上、旭有機材工業(株)製)等が挙げられる。
したがって、硬化剤であるブロックイソシアネートと架橋構造を形成するために2つ以上の水酸基を有する(1つの官能基しか有しない場合には架橋構造とはならず、高分子量となる)ポリオール化合物が好適である。
ポリオール化合物を用いる場合、その使用量は特に限定されるものではないが、得られる硬化膜の架橋密度をより高めることを考慮すると、芳香族ポリアミド重合体100質量部に対し、1~200質量部が好ましいが、硬化膜の硬度向上を考慮すると、その下限は、好ましくは1質量部、より好ましくは5質量部であり、その上限は、好ましくは100質量部、より好ましくは50質量部である。
上述のポリオール化合物は単独で用いても、2種以上を混合して用いてもよい。
光酸発生剤としては、公知のものから適宜選択して用いればよく、例えば、ジアゾニウム塩、スルホニウム塩やヨードニウム塩などのオニウム塩誘導体を用いることができる。

その具体例としては、2-ニトロベンジルシクロヘキシルカルバメート、トリフェニルメタノール、O-カルバモイルヒドロキシルアミド、O-カルバモイルオキシム、[[(2,6-ジニトロベンジル)オキシ]カルボニル]シクロヘキシルアミン、ビス[[(2-ニトロベンジル)オキシ]カルボニル]ヘキサン1,6-ジアミン、4-(メチルチオベンゾイル)-1-メチル-1-モルホリノエタン、(4-モルホリノベンゾイル)-1-ベンジル-1-ジメチルアミノプロパン、N-(2-ニトロベンジルオキシカルボニル)ピロリジン、ヘキサアンミンコバルト(III)トリス(トリフェニルメチルボレート)、2-ベンジル-2-ジメチルアミノ-1-(4-モルホリノフェニル)-ブタノン、2,6-ジメチル-3,5-ジアセチル-4-(2’-ニトロフェニル)-1,4-ジヒドロピリジン、2,6-ジメチル-3,5-ジアセチル-4-(2’,4’-ジニトロフェニル)-1,4-ジヒドロピリジン等が挙げられる。
また、光塩基発生剤は市販品を用いてもよく、その具体例としては、TPS-OH、NBC-101、ANC-101(いずれも製品名、みどり化学(株)製)等が挙げられる。
なお、必要に応じてエポキシ樹脂硬化剤を、多官能エポキシ化合物100質量部に対して、1~100質量部の量で配合してもよい。
光ラジカル重合開始剤としても、公知のものから適宜選択して用いればよく、例えば、アセトフェノン類、ベンゾフェノン類、ミヒラーのベンゾイルベンゾエート、アミロキシムエステル、テトラメチルチウラムモノサルファイドおよびチオキサントン類等が挙げられる。
特に、光開裂型の光ラジカル重合開始剤が好ましい。光開裂型の光ラジカル重合開始剤については、最新UV硬化技術(159頁、発行人:高薄一弘、発行所:(株)技術情報協会、1991年発行)に記載されている。
市販の光ラジカル重合開始剤としては、例えば、BASF社製 商品名:イルガキュア 184、369、651、500、819、907、784、2959、CGI1700、CGI1750、CGI1850、CG24-61、ダロキュア 1116、1173、BASF社製 商品名:ルシリン TPO、UCB社製 商品名:ユベクリル P36、フラテツリ・ランベルティ社製 商品名:エザキュアー KIP150、KIP65LT、KIP100F、KT37、KT55、KTO46、KIP75/B等が挙げられる。
光ラジカル重合開始剤を用いる場合、多官能(メタ)アクリレート化合物100質量部に対して、0.1~15質量部の範囲で使用することが好ましく、より好ましくは1~10質量部の範囲である。
この場合、溶剤は、重合時に用いた溶媒と同じものでも別のものでもよい。この溶剤は、重合体との相溶性を損なわなければ特に限定されず、1種でも複数種でも任意に選択して用いることができる。

界面活性剤としては、例えば、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンセチルエーテル、ポリオキシエチレンオレイルエーテル等のポリオキシエチレンアルキルエーテル類;ポリオキシエチレンオクチルフェノールエーテル、ポリオキシエチレンノニルフェノールエーテル等のポリオキシエチレンアルキルアリルエーテル類;ポリオキシエチレン・ポリオキシプロピレンブロックコポリマー類;ソルビタンモノラウレート、ソルビタンモノパルミテート、ソルビタンモノステアレート、ソルビタンモノオレエート、ソルビタントリオレエート、ソルビタントリステアレート等のソルビタン脂肪酸エステル類;ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノパルミテート、ポリオキシエチレンソルビタンモノステアレート、ポリオキシエチレンソルビタントリオレエート、ポリオキシエチレンソルビタントリステアレート等のポリオキシエチレンソルビタン脂肪酸エステル類等のノニオン系界面活性剤、商品名エフトップEF301、EF303、EF352(三菱マテリアル電子化成(株)製(旧(株)ジェムコ製))、商品名メガファックF171、F173、R-08、R-30、F-553、F-554、RS-75、RS-72-K(DIC(株)製)、フロラードFC430、FC431(住友スリーエム(株)製)、商品名アサヒガードAG710,サーフロンS-382、SC101、SC102、SC103、SC104、SC105、SC106(旭硝子(株)製)等のフッ素系界面活性剤、オルガノシロキサンポリマーKP341(信越化学工業(株)製)、BYK-302、BYK-307、BYK-322、BYK-323、BYK-330、BYK-333、BYK-370、BYK-375、BYK-378(ビックケミー・ジャパン(株)製)等が挙げられる。
なお、上記その他の成分は、本発明の組成物を調製する際の任意の工程で添加することができる。
中でもR107としては、水素原子、メチル基が好ましく、R108としては、トリアジン環含有重合体との水素結合形成能を確保するという点から、水素原子が好ましい。
好ましくは、炭素数1~5のアルキル基である。
なお、上記その他の成分は、各ハイパーブランチポリマーと溶剤との混合と同時に添加しても、その後に添加してもよく、特に限定されない。
組成物の塗布方法は任意であり、例えば、スピンコート法、ディップ法、フローコート法、インクジェット法、スプレー法、バーコート法、グラビアコート法、スリットコート法、ロールコート法、転写印刷法、刷毛塗り、ブレードコート法、エアーナイフコート法等の方法を採用できる。
焼成温度は、溶媒を蒸発させる目的では特に限定されず、例えば40~400℃で行うことができる。
焼成方法としては、特に限定されるものではなく、例えば、ホットプレートやオーブンを用いて、大気、窒素等の不活性ガス、真空中等の適切な雰囲気下で蒸発させればよい。
焼成温度および焼成時間は、目的とする電子デバイスのプロセス工程に適合した条件を選択すればよく、得られる膜の物性値が電子デバイスの要求特性に適合するような焼成条件を選択すればよい。
光照射する場合の条件も特に限定されるものではなく、用いる架橋性基および架橋剤に応じて、適宜な照射エネルギーおよび時間を採用すればよい。

測定法:JIS-K5600-5-4記載に従い、薄膜面に対して角度45°,荷重750gで鉛筆を7mmの距離を押し、欠陥による圧痕が生じるまで鉛筆の硬さを順次増して測定した。
(9)膜厚
装置:Ulvac社製 触針式表面形状測定器 Dektak3
その後、アニリン(113.95g、1.224mol)を加え、1時間撹拌して反応を終了した。氷浴により室温まで冷却後、トリエチルアミン(116.36g、1.15mol)を滴下し、30分撹拌して塩酸をクエンチした。その後、析出した塩酸塩をろ過除去した。ろ過した反応溶液を28%アンモニア水溶液(279.29g)とイオン交換水8820gの混合溶液に再沈殿させた。沈殿物をろ過し、減圧乾燥機で150℃、8時間乾燥後、THF833.1gに再溶解させ、イオン交換水6665gに再沈殿した。得られた沈殿物をろ過し、減圧乾燥機で150℃、25時間乾燥し、目的とする高分子化合物[3](以下、HB-TmDAと略す)118.0gを得た。
HB-TmDAの1H-NMRスペクトルの測定結果を図1に示す。HB-TmDAのGPC(溶媒THF)によるポリスチレン換算で測定される重量平均分子量Mwは4300、多分散度Mw/Mnは3.44であった。
合成例1で得られたHB-TmDAについて、TG-DTA測定を行ったところ、5%重量減少は419℃であった。
(2)屈折率測定
合成例1で得られたHB-TmDA0.5gを、シクロヘキサノン4.5gに溶解し、薄黄色透明溶液を得た。得られたポリマーワニスをガラス基板上にスピンコーターを用いて200rpmで5秒間、2000rpmで30秒間スピンコートし、150℃で1分、250℃で5分間加熱して溶媒を除去し、被膜を得た。得られた被膜の屈折率を測定したところ、550nmにおける屈折率は1.790であった。
HPmDA-AcryのGPC(溶媒NMP)によるポリスチレン換算で測定される重量平均分子量Mwは8275、多分散度Mw/Mnは2.36であった。
HPmDA-Acryについて、DSCによりガラス転移温度(Tg)を、TG-DTAにより5%重量減少温度(Td5%)を、それぞれ測定したところ、Tgは137.4℃であり、Td5%は374.9℃であった。
HPmDAのGPC(溶媒NMP)によるポリスチレン換算で測定される重量平均分子量Mwは12600、多分散度Mw/Mnは2.38であった。
[実施例1]
(1)光硬化性組成物の調製
空気下、10mLサンプル瓶に、合成例1で得られたトリアジン系高分岐ポリマーHB-TmDA0.4000gと、合成例2で得られたトリカルボニルベンゼン系高分岐ポリマーHPmDA-Acry0.6000gとを加え、これに溶媒としてシクロヘキサノンおよび純水の混合溶媒(=CYH/H2O=96/4(質量比))4.0000gを加えてミックスローター(110rpm)を用い、室温にて完全に溶解して溶液が均一になるまで1時間撹拌した。撹拌後、ポリマーが完全に溶解した薄黄色透明溶液として固形分の総質量%が20質量%のポリマーワニスを得た。
次いで、この20質量%ポリマーワニス5.0000gにシクロヘキサノンおよび純水の混合溶媒(=CYH/H2O=96/4(質量比))0.564gを加えた。その後、多官能アクリレートの架橋剤としてA-DPH-12E(新中村化学工業(株)製)をシクロヘキサノンおよび純水の混合溶媒(=CYH/H2O=96/4(質量比))で固形分濃度60質量%に希釈した溶液0.333g(ポリマーの固形分100質量部に対して20.0質量部)を加えた。さらに、レベリング剤としてメガファックF-444(DIC(株)製)をシクロヘキサノンおよび純水の混合溶媒(=CYH/H2O=96/4(質量比))で固形分濃度1質量%に希釈した溶液0.050g(ポリマーの固形分100質量部に対して0.05質量部)を加えた。最後に光ラジカル重合開始剤としてイルガキュア-184(BASF社製)をシクロヘキサノンおよび純水の混合溶媒(=CYH/H2O=96/4(質量比))で固形分濃度5質量%に希釈した溶液1.000g(ポリマーの固形分100質量部に対して5.00質量部)を加えた。これらを溶質が完全に溶解して溶液が均一になるまで撹拌し、固形分の総質量%が18質量%のポリマーワニス(以下、HBP-12Eと略す)を得た。
(2)被膜の作製
調製した上記ポリマーワニスを、石英基板上にスピンコーターを用いて1000rpm(30秒)の条件でスピンコートし、大気下、130℃のホットプレートで3分間乾燥し、その後、大気下、積算光量800mJ/cm2でUV硬化して薄膜(膜厚1109.8nm)を得た。
(1)熱硬化性組成物の調製
空気下、30mLサンプル瓶に、合成例1で得られたトリアジン系高分岐ポリマーHB-TmDA2.0000gと合成例3で得られたトリカルボニルベンゼン系高分岐ポリマーHPmDA3.0000gを加え、これに溶媒としてシクロヘキサノンおよびDMAcの混合溶媒(=CYH/DMAc=4/1(質量比))20.000gを加えて、60℃にて完全に溶解して溶液が均一になるまで1時間加熱撹拌した。撹拌後、ポリマーが完全に溶解した薄黄色透明溶液として固形分の総質量%が20質量%のポリマーワニスを得た。次いで、この20質量%ポリマーワニス5.0000gにシクロヘキサノンおよびDMAcの混合溶媒(=CYH/DMAc=4/1(質量比))0.7525gを加えた。その後、架橋剤としてアミノプラスト系架橋剤であるCymel303(日本サイテックインダストリーズ(株)製)0.200g(ポリマーの固形分を100質量部としたのに対して20.0質量部)を加えた。さらに、レベリング剤としてメガファックF-444(DIC(株)製)をシクロヘキサノンおよびDMAcの混合溶媒(=CYH/DMAc=4/1(質量比))で固形分濃度1質量%に希釈した溶液0.050g(ポリマーの固形分100質量部に対して0.05質量部)を加えた。これらを溶質が完全に溶解して溶液が均一になるまで撹拌し、固形分の総質量%が20質量%のポリマーワニス(以下、HBP-Cyと略す)を得た。
(2)被膜の作製
調製した上記ポリマーワニスを、石英基板上にスピンコーターを用いて1500rpm(30秒)の条件でスピンコートし、大気下、150℃のホットプレートで1分間、その後200℃のホットプレートで5分間熱硬化して薄膜(膜厚1098.9nm)を得た。
上記で得られた各薄膜の膜厚をそれぞれ初期膜厚とし、以下の手法により溶剤耐性試験を行った。
実施例1で得られた薄膜をワニス溶媒であるシクロヘキサノンおよび純水の混合溶媒(CYH/H2O=96/4(質量比))に1分間完全に浸漬させた。次いで、エアーで乾燥後、150℃のホットプレートで1分間焼成し、残留溶剤を完全に蒸発させた後、膜厚を測定し、初期膜厚と比較した。初期膜厚を100%とした際に、得られた薄膜の残膜率は99.8%であり、高い溶剤耐性があることがわかった。
実施例2で得られた薄膜をワニス溶媒であるシクロヘキサノンおよびDMAcの混合溶媒(=CYH/DMAc=4/1(質量比))に1分間完全に浸漬させた。次いで、エアーで乾燥後、150℃のホットプレートで1分間焼成し、残留溶剤を完全に蒸発させた後、膜厚を測定し、初期膜厚と比較した。初期膜厚を100%とした際に、得られた薄膜の残膜率は100.1%であり、高い溶剤耐性があることがわかった。
上記で得られた各薄膜の屈折率、全光線透過率、およびヘイズを測定した。それら結果を表1に示す。表1に示されるように、架橋剤を添加したいずれの組成物も、1.7以上と高い屈折率を有しているとともに、透明性も良好であることがわかる。
上記で得られた各薄膜の鉛筆硬度を測定した。測定結果は、いずれの薄膜でも鉛筆硬度Fであり、芳香族ポリアミド系ハイパーブランチポリマーがトリアジン環含有ハイパーブランチポリマーおよび架橋剤と反応することで、比較的高い硬度の薄膜が得られることがわかる。
上記実施例1で作製したポリマーワニスHBP-12Eを、石英基板上にスピンコーターを用いて1000rpm(30秒)の条件でスピンコートし、大気下、130℃のホットプレートで3分間乾燥し、その後、大気下、積算光量800mJ/cm2でUV硬化して薄膜を得た。得られた薄膜を空気下、270℃のホットプレートで10分間焼成し、この前後での透過率測定を行って耐熱性を評価した。結果を図4に示す。
上記実施例2で作製したポリマーワニスHBP-Cyを、石英基板上にスピンコーターを用いて1500rpm(30秒)の条件でスピンコートし、大気下、150℃のホットプレートで1分間、その後200℃のホットプレートで5分間熱硬化して薄膜を得た。得られた薄膜を空気下、270℃のホットプレートで10分間焼成し、この前後での透過率測定を行って耐熱性を評価した。結果を図5に示す。
図4,5に示されるように、270℃の高温下で焼成した際にも、可視領域(400~800nm)での透過率が90%以上を維持しており、高い耐熱黄変性を持つことがわかる。
上記実施例1で作製したポリマーワニスHBP-12Eを、石英基板上にスピンコーターを用いて1000rpm(30秒)の条件でスピンコートし、大気下、130℃のホットプレートで3分間乾燥した後、大気下、積算光量800mJ/cm2でUV硬化して薄膜(膜厚1109.8nm)を得た。
上記実施例2で作製したポリマーワニスHBP-Cyを、石英基板上にスピンコーターを用いて1500rpm(30秒)の条件でスピンコートし、大気下、150℃のホットプレートで1分間、その後200℃のホットプレートで5分間熱硬化して薄膜(膜厚1100.1nm)を得た。
上記各薄膜の膜厚を初期膜厚とし、以下の手法により溶剤耐性試験を行った。
各薄膜をそれぞれ5%、10%HClaq.と5%、10%NaOHaq.に5分間浸漬した。次いで、純水で洗浄し、エアーで乾燥後、150℃のホットプレートで1分間乾燥した後、膜厚を測定し、初期膜厚と比較した。初期膜厚を100%とした際の残膜率を表2に示す。得られた薄膜の残膜率はいずれも99%以上と高く、高い酸・アルカリ耐性があることがわかる。

- 下記式(1)で表される繰り返し単位構造を含むトリアジン環含有ハイパーブランチポリマーと、下記式(2)で表される繰り返し単位構造を含む芳香族ポリアミド系ハイパーブランチポリマーとを含み、前記芳香族ポリアミド系ハイパーブランチポリマーが、ベンゼントリカルボン酸またはその誘導体と、ジアミン化合物とを、少なくとも前記ベンゼントリカルボン酸またはその誘導体と反応し得る官能基を1つ有する一官能物質の存在下で反応させて得られたものであることを特徴とする膜形成用組成物。
R86~R93は、互いに独立して、炭素数1~10の分岐構造を有していてもよいアルキレン基を表し、R94およびR95は、互いに独立して、水素原子または炭素数1~10の分岐構造を有していてもよいアルキル基を表し(ただし、R94およびR95は一緒になって環を形成していてもよい。)、

- 前記芳香族ポリアミド系ハイパーブランチポリマーが、ベンゼントリカルボン酸またはその誘導体と、ジアミン化合物とを、前記ベンゼントリカルボン酸またはその誘導体と反応し得る官能基を1つ有する一官能物質の存在下で反応させ、さらに、前記ジアミン由来の末端と反応し得る官能基を有するとともに架橋性基を有する末端封止化合物の存在下で反応させて得られる請求項3記載の膜形成用組成物。
- 前記末端封止化合物が、カルボキシル基またはその誘導体基および炭素-炭素二重結合を有する化合物である請求項4記載の膜形成用組成物。
- 前記末端封止化合物が、(メタ)アクリル酸またはその誘導体である請求項5記載の膜形成用組成物。
- 前記一官能物質が、アニリン、フェノールまたはメタノールである請求項1~6のいずれか1項記載の膜形成用組成物。
- 前記Arが、式(3)、(6)、(8)、(9)および(12)で示される群から選ばれる少なくとも1種である請求項1~7のいずれか1項記載の膜形成用組成物。
- 前記Aが、前記式(3)、(6)、(7)、(8)、(12)、(14)および(27)で示される群から選ばれる少なくとも1種である請求項1~8のいずれか1項記載の膜形成用組成物。
- さらに架橋剤を含む請求項1~9のいずれか1項記載の膜形成用組成物。
- 前記架橋剤が、(メタ)アクリル基を含有する化合物である請求項10記載の膜形成用組成物。
- 前記架橋剤が、多官能(メタ)アクリル化合物である請求項11記載の膜形成用組成物。
- 前記架橋剤が、アミノプラスト化合物である請求項10記載の膜形成用組成物。
- 請求項1~13のいずれか1項記載の膜形成用組成物を硬化させて得られる硬化膜。
- 基材と、この基材上に形成された請求項14記載の硬化膜とを備える機能性フィルム。
- 基材と、この基材上に形成された請求項14記載の硬化膜とを備える電子デバイス。
- 基材と、この基材上に形成された請求項14記載の硬化膜とを備える光学部材。
