Abstract
ESD特性が劣化し難いESD保護装置を提供する。 ESD保護装置1は、セラミック絶縁材10と、第1及び第2の放電電極21,22と、放電補助部51とを備える。第1及び第2の放電電極21,22は、セラミック絶縁材10に設けられている。放電補助部51は、第1の放電電極21の先端部と第2の放電電極22の先端部との間に配されている。放電補助部51は、第1の放電電極21と第2の放電電極22との間の放電開始電圧を低下させる電極である。放電補助部51は、導電性粒子と、半導体粒子及び絶縁性粒子のうちの少なくとも一方とを含む焼結体からなる。第1及び第2の放電電極21,22は、半導体粒子を構成している半導体材料及び絶縁性粒子を構成している絶縁材料のうちの少なくとも一方を含む。
Description
本発明は、ESD保護装置に関する。
従来、静電気放電(ESD:electro-static discharge)による電子機器の破壊を抑制するためのESD保護装置が種々提案されている。例えば特許文献1には、一対の放電電極間を接続する領域に、導電性を有さない無機材料によりコートされた導電材料が分散してなる放電補助部を備えるESD保護装置が記載されている。
特許文献1に記載のように、放電補助部を設けることにより、例えば、ESD保護装置のESD特性の調整や安定化を行うことができる。
しかしながら、放電補助部を有するESD保護装置では、放電が繰り返し生じることにより、ESD特性が劣化するという問題がある。
本発明の主な目的は、ESD特性が劣化し難いESD保護装置を提供することにある。
本発明に係るESD保護装置は、セラミック絶縁材と、第1及び第2の放電電極と、放電補助部とを備える。第1及び第2の放電電極は、セラミック絶縁材に設けられている。放電補助部は、第1の放電電極の先端部と第2の放電電極の先端部との間に配されている。放電補助部は、第1の放電電極と第2の放電電極との間の放電開始電圧を低下させる電極である。放電補助部は、導電性粒子と、半導体粒子及び絶縁性粒子のうちの少なくとも一方とを含む焼結体からなる。第1及び第2の放電電極は、半導体粒子を構成している半導体材料及び絶縁性粒子を構成している絶縁材料のうちの少なくとも一方を含む。
本発明に係るESD保護装置のある特定の局面では、第1及び第2の放電電極における半導体材料及び絶縁性材料の総含有量が、20質量%以下である。
本発明に係るESD保護装置の別の特定の局面では、第1及び第2の放電電極における絶縁性材料の含有量が、1質量%~10質量%である。
本発明に係るESD保護装置の他の特定の局面では、第1及び第2の放電電極における半導体材料の含有量が、1質量%~20質量%である。
本発明に係るESD保護装置の他の特定の局面では、第1及び第2の放電電極は、半導体材料及び絶縁材料のうちの少なくとも一方によりコートされた導電性粒子を含む。
本発明に係るESD保護装置のさらに他の特定の局面では、第1及び第2の放電電極が、セラミック絶縁材の表面上に設けられている。
本発明に係るESD保護装置のさらに別の特定の局面では、第1及び第2の放電電極は、セラミック絶縁材の内部に設けられている。
本発明に係るESD保護装置のまた他の特定の局面では、セラミック絶縁材は、空洞を有する。第1及び第2の放電電極は、それぞれの先端部が空洞内に位置するように設けられている。
本発明に係るESD保護装置のまた別の特定の局面では、ESD保護装置は、第1の外部電極と、第2の外部電極とをさらに備える。第1の外部電極は、セラミック絶縁材の上に配されている。第1の外部電極は、第1の放電電極に電気的に接続されている。第2の外部電極は、セラミック絶縁材の上に配されている。第2の外部電極は、第2の放電電極に電気的に接続されている。
本発明によれば、ESD特性が劣化し難いESD保護装置を提供することができる。
以下、本発明を実施した好ましい形態の一例について説明する。但し、下記の実施形態は、単なる例示である。本発明は、下記の実施形態に何ら限定されない。
また、実施形態等において参照する各図面において、実質的に同一の機能を有する部材は同一の符号で参照することとする。また、実施形態等において参照する図面は、模式的に記載されたものであり、図面に描画された物体の寸法の比率などは、現実の物体の寸法の比率などとは異なる場合がある。図面相互間においても、物体の寸法比率等が異なる場合がある。具体的な物体の寸法比率等は、以下の説明を参酌して判断されるべきである。
図1は、本実施形態に係るESD保護装置の略図的断面図である。
図1に示されるように、ESD保護装置1は、空洞11を有するセラミック絶縁材10を有する。セラミック絶縁材10は、直方体状である。セラミック絶縁材10は、適宜の絶縁性セラミックスにより構成することができる。具体的には、セラミック絶縁材10は、例えば、Ba、Al、Siを主成分として含む低温同時焼成セラミックス(LTCC:Low Temperature Co-fired Ceramics)により構成することができる。セラミック絶縁材10は、アルカリ金属成分及びホウ素成分のうちの少なくとも一方を含んでいてもよい。セラミック絶縁材10は、ガラス成分を含んでいることが好ましい。
セラミック絶縁材10には、第1及び第2の放電電極21,22が設けられている。第1及び第2の放電電極21,22は、セラミック絶縁材10の内部に設けられている。第1の放電電極21の先端部と、第2の放電電極22の先端部とは、空洞11内に位置している。第1の放電電極21の先端部と、第2の放電電極22の先端部とは、空洞11内において対向している。このような構成とすることにより、ESD保護装置1の応答性を向上すると共に、ESD保護装置1の耐久性を向上することができる。
なお、第1の放電電極21の先端部と第2の放電電極22の先端部が対向している必要は必ずしもない。例えば、第1の放電電極21の先端部が空洞11の一の内表面上に位置している一方、第2の放電電極22の先端部が空洞11の他の内表面上に位置していてもよい。つまり、第1の放電電極21の先端部と第2の放電電極22の先端部との間で放電が生じるような形態である限りにおいて、第1及び第2の放電電極21,22の形状や配置等は特に限定されない。
また、第1及び第2の放電電極21,22が複数組設けられていてもよい。
セラミック絶縁材10の外表面の上には、第1及び第2の外部電極31,32が設けられている。第1の外部電極31は、第1の放電電極21と電気的に接続されている。第2の外部電極32は、第2の放電電極22と電気的に接続されている。
なお、第1及び第2の放電電極21,22並びに第1及び第2の外部電極31,32は、それぞれ、Cu,Ag,Pd,Pt,Al,Ni,Wやそれらの少なくとも一種を含む合金などの適宜の材料により構成することができる。
第1の放電電極21の先端部と第2の放電電極22の先端部との間には、放電補助部51が配されている。放電補助部51は、第1の放電電極21と第2の放電電極22との間の放電開始電圧を低下させる機能を有する。具体的には、放電補助部51を設けることにより、沿面放電と気中放電とに加えて、放電補助部51を経由した放電も生じる。通常、沿面放電と気中放電と放電補助部51を経由した放電とでは、放電補助部51を経由した放電の開始電圧が最も低い。従って、放電補助部51を設けることにより、第1の放電電極21と第2の放電電極22との間の放電開始電圧を低下させることができる。よって、ESD保護装置1の絶縁破壊を抑制することができる。また、放電補助部51を設けることによりESD保護装置1の応答性を改善することができる。
放電補助部51は、第1の粒子51aと、第2の粒子51bとを含む焼結体により構成されている。第1の粒子51aの粒子径は、第2の粒子51bの粒子径よりも大きい。第1の粒子51aの粒子径は、例えば2μm~3μm程度とすることができる。第2の粒子51bの粒子径は、例えば0.1μm~1μm程度とすることができる。
第1の粒子51aは、導電性粒子により構成されている。第2の粒子51bは、半導体粒子及び絶縁性粒子のうちの少なくとも一方により構成されている。ここで、半導体粒子は、少なくとも表層が半導体材料からなる粒子であり、全体が半導体材料からなる粒子に限定されない。絶縁性粒子は、少なくとも表層が絶縁材料からなる粒子であり、全体が絶縁材料からなる粒子に限定されない。
第2の粒子51bは、半導体粒子のみにより構成されていてもよいし、絶縁性粒子のみにより構成されていてもよいし、半導体粒子と絶縁性粒子とにより構成されていてもよい。好ましく用いられる導電性粒子の具体例としては、例えば、Cu粒子、Ni粒子等が挙げられる。導電性粒子は、例えば、絶縁材料や半導体材料によりコートされていてもよい。好ましく用いられる半導体粒子の具体例としては、例えば、炭化ケイ素、炭化チタン、炭化ジルコニウム、炭化モリブデンもしくは炭化タングステン等の炭化物からなる粒子、窒化チタン、窒化ジルコニウム、窒化クロム、窒化バナジウムもしくは窒化タンタル等の窒化物からなる粒子、ケイ化チタン、ケイ化ジルコニウム、ケイ化タングステン、ケイ化モリブデン、ケイ化クロム等のケイ化物からなる粒子、ホウ化チタン、ホウ化ジルコニウム、ホウ化クロム、ホウ化ランタン、ホウ化モリブデン、ホウ化タングステンなどのホウ化物からなる粒子、酸化亜鉛、チタン酸ストロンチウム等の酸化物からなる粒子等が挙げられる。好ましく用いられる絶縁性粒子の具体例としては、例えば、酸化アルミニウム粒子等が挙げられる。
セラミック絶縁材10と第1及び第2の放電電極21,22の少なくとも一方の先端部との間には、保護層52が設けられている。具体的には、保護層52は、空洞11の内壁の実質的に全体を覆うように設けられている。この保護層52を設けることによりセラミック絶縁材10に含まれる成分が先端部に達することを抑制することができる。よって、ESD保護装置1の第1及び第2の放電電極21,22の劣化に起因する放電特性の低下を抑制することができる。
保護層52は、セラミック絶縁材10を構成しているセラミックスよりも焼結温度が高いセラミックスにより構成されていることが好ましい。セラミック絶縁材10は、例えば、アルミナ、ムライト、ジルコニア、マグネシア及び石英からなる群から選ばれた少なくとも一種を含んでいることが好ましい。
ESD保護装置1では、第1及び第2の放電電極21,22が、第2の粒子51bを構成している半導体材料及び絶縁材料のうちの少なくとも一方を含む。第2の粒子51bが半導体粒子により構成されている場合は、第1及び第2の放電電極21,22が半導体粒子を構成している半導体材料を含む。第2の粒子51bが絶縁性粒子により構成されている場合は、第1及び第2の放電電極21,22が絶縁性粒子を構成している絶縁材料を含む。第2の粒子51bが半導体粒子と絶縁性粒子とにより構成されている場合は、第1及び第2の放電電極21,22が半導体粒子を構成している半導体材料と絶縁性粒子を構成している絶縁材料とのうちの少なくとも一方を含む。このため、ESD保護装置1において放電が繰り返し生じた場合であっても、ESD特性が劣化し難い。この理由としては、定かではないが、第1及び第2の放電電極21,22が、第2の粒子51bを構成している半導体材料及び絶縁材料のうちの少なくとも一方を含む場合は、第1及び第2の放電電極21,22と放電補助部51との密着性が向上し、また、第1及び第2の放電電極21,22と放電補助部51との間の熱膨張率差が小さくなるためであると考えられる。
なお、半導体材料や絶縁材料は、導電性を低下させる成分である。従って、従来は、放電電極に半導体材料や絶縁材料を添加することは、放電補助部の導電性を低下させる観点から、好ましくないものと考えられていた。
第1及び第2の放電電極21,22における半導体材料及び絶縁材料の総含有量が20質量%以下であることが好ましい。第1及び第2の放電電極21,22における半導体材料及び絶縁材料の総含有量が多すぎると、第1及び第2の放電電極21,22の導電性が低くなりすぎる場合がある。
第2の粒子51bが絶縁性粒子を含む場合、第1及び第2の放電電極21,22における絶縁材料の含有量は、1質量%~10質量%であることが好ましい。第1及び第2の放電電極21,22における絶縁材料の含有量が少なすぎると、ESD特性の劣化を十分に抑制できない場合がある。第1及び第2の放電電極21,22における絶縁材料の含有量が多すぎると、第1及び第2の放電電極21,22の導電性が低くなりすぎる場合がある。
第2の粒子51bが半導体粒子を含む場合、第1及び第2の放電電極21,22における半導体材料の含有量は、1質量%~20質量%であることが好ましい。第1及び第2の放電電極21,22における半導体材料の含有量が少なすぎると、ESD特性の劣化を十分に抑制できない場合がある。第1及び第2の放電電極21,22における半導体材料の含有量が多すぎると、第1及び第2の放電電極21,22の導電性が低くなりすぎる場合がある。
また、導電性粒子が半導体材料及び絶縁材料のうちの少なくとも一方によりコートされていると、導電性粒子の周囲に半導体材料や絶縁材料を高い均一性で分散させることができる。従って、半導体材料や絶縁材料の添加量が少ない場合であっても、第1及び第2の放電電極21,22と放電補助部51との密着性を高めることができる。
また、ESD保護装置1のように、保護層52が設けられている場合は、保護層52も、第1及び第2の放電電極21,22と同様に、半導体材料及び絶縁材料のうちの少なくとも一方を含むことが好ましい。この場合は、保護層52と放電補助部51との密着性を改善でき、かつ、保護層52と放電補助部51との熱膨張率差を小さくできる。従って、放電補助部51が保護層52から剥離することも抑制できるため、ESD特性の劣化をさらに効果的に抑制することができる。
次に、ESD保護装置1の製造方法の一例について説明する。
まず、セラミック絶縁材10を構成するためのセラミックグリーンシートを用意する。セラミックグリーンシートは、ガラス成分を含むことが好ましい。セラミックグリーンシートは、アルカリ金属成分やホウ素成分を含んでいてもよい。セラミックグリーンシートは、例えば、アルカリ金属成分として、酸化カリウムなどのアルカリ金属酸化物、アルカリ金属炭酸塩、アルカリ金属硝酸塩等を含んでいてもよい。
次に、セラミックグリーンシートの上に、放電補助部を構成するための、放電補助部形成用ペーストを塗布し、放電補助部形成用ペースト層を形成する。また、セラミックグリーンシートの上に、放電電極を構成するための導電性ペーストを塗布し、導電性ペースト層を形成する。セラミックグリーンシートの上に、空洞11を形成するための樹脂ペーストを塗布し、樹脂ペースト層を形成する。なお、放電電極を構成するための導電性ペーストは、放電補助部形成用ペーストに含まれる絶縁材料及び半導体材料のうちの少なくとも一方が含まれる。樹脂ペーストとしては、例えば、ポリエチレンテレフタレート樹脂、ポリプロピレン樹脂、アクリル樹脂等が好ましく用いられる。
次に、放電補助部形成用ペースト層が表面上に形成されたセラミックグリーンシート、導電性ペースト層が表面上に形成されたセラミックグリーンシート、樹脂ペースト層が表面上に形成されたセラミックグリーンシート、及び表面上に層が形成されていないセラミックグリーンシートを適宜積層し、グリーンシート積層体を作製する。
次に、グリーンシート積層体を焼結させる。その後、焼結体の上に、例えばめっきや導電性ペーストの焼き付けなどにより第1及び第2の外部電極31,32を形成することによりESD保護装置1を完成させることができる。なお、グリーンシート積層体の焼結は、例えば、850℃~1000℃程度の温度で行うことができる。
なお、本実施形態では、第1及び第2の放電電極21,22がセラミック絶縁材10の内部に設けられている例について説明した。但し、本発明は、この構成に限定されない。例えば、図2に示されるように、第1及び第2の放電電極21,22は、セラミック絶縁材10の表面上に設けられていてもよい。その場合は、第1及び第2の放電電極21,22のそれぞれの先端部を覆うように、セラミック絶縁材10上に保護層60が設けられていることが好ましい。保護層60は、例えば樹脂により構成することができる。
また、図3に示されるように、ESD保護装置2は、配線基板と一体に設けられていてもよい。すなわち、ESD保護装置2は、少なくとも一つのESD保護機能を有するESD保護機構を内蔵するESD保護機構内蔵配線基板を構成していてもよい。
また、図4に示されるように、ESD保護装置は、保護層52を備えていなくてもよい。

下記の条件で、上記実施形態に係るESD保護装置1と実質的に同様の構成を有するESD保護装置を上記実施形態で説明した方法により作製した。

以下の通り、放電電極に平均粒子径が0.5μmである、酸化アルミニウム粒子と、平均粒子径が0.5μmである炭化ケイ素粒子とをさらに含有させたこと以外は比較例1と同様にしてESD保護装置を作製した。

放電電極:平均粒子径が2μmのCu粒子と、平均粒子径が0.5μmである、酸化アルミニウム粒子と、平均粒子径が0.5μmである炭化ケイ素粒子とを含む。
放電電極におけるCu粒子と、酸化アルミニウム粒子と、炭化ケイ素粒子との質量比(Cu粒子:酸化アルミニウム粒子:炭化ケイ素粒子)=99:0.5:0.5
(実施例12)
放電電極におけるCu粒子と、酸化アルミニウム粒子と、炭化ケイ素粒子との質量比(Cu粒子:酸化アルミニウム粒子:炭化ケイ素粒子)=95:2.5:2.5としたこと以外は実施例11と同様にしてESD保護装置を作製した。

放電電極におけるCu粒子と、酸化アルミニウム粒子と、炭化ケイ素粒子との質量比(Cu粒子:酸化アルミニウム粒子:炭化ケイ素粒子)=90:5:5としたこと以外は実施例11と同様にしてESD保護装置を作製した。

(実施例14)
放電電極におけるCu粒子と、酸化アルミニウム粒子と、炭化ケイ素粒子との質量比(Cu粒子:酸化アルミニウム粒子:炭化ケイ素粒子)=80:10:10としたこと以外は実施例11と同様にしてESD保護装置を作製した。
放電電極におけるCu粒子と、酸化アルミニウム粒子と、炭化ケイ素粒子との質量比(Cu粒子:酸化アルミニウム粒子:炭化ケイ素粒子)=80:10:10としたこと以外は実施例11と同様にしてESD保護装置を作製した。
(放電応答性評価)
比較例1及び実施例1~14のそれぞれにおいて作製したESD保護装置の放電応答性をIECの規格IEC61000-4-2に定められている静電気放電イミュニティ試験を行うことで評価した。保護回路で検出されたピーク電圧が700Vを超えるものを放電応答性が不良(×)とし、500V~700Vのものを放電応答性が良好(○)とし、500V未満のものを放電応答性が特に良好(◎)と評価した。結果を表1に示す。
比較例1及び実施例1~14のそれぞれにおいて作製したESD保護装置の放電応答性をIECの規格IEC61000-4-2に定められている静電気放電イミュニティ試験を行うことで評価した。保護回路で検出されたピーク電圧が700Vを超えるものを放電応答性が不良(×)とし、500V~700Vのものを放電応答性が良好(○)とし、500V未満のものを放電応答性が特に良好(◎)と評価した。結果を表1に示す。
(繰り返し耐性評価)
比較例1及び実施例1~14のそれぞれにおいて作製したESD保護装置の放電が繰り返し生じた際の耐性を評価した。具体的には、まず、8kVの電圧を印加し、接触放電を100回行った後に、上記放電応答性評価を行った。その後、さらに接触放電を200回(合計300回)行った後に、上記放電応答性評価を行った。その後、さらに接触放電を200回(合計500回)行った後に、上記放電応答性評価を行った。その後、さらに接触放電を500回(合計1000回)行った後に、上記放電応答性評価を行った。結果を表1に示す。
比較例1及び実施例1~14のそれぞれにおいて作製したESD保護装置の放電が繰り返し生じた際の耐性を評価した。具体的には、まず、8kVの電圧を印加し、接触放電を100回行った後に、上記放電応答性評価を行った。その後、さらに接触放電を200回(合計300回)行った後に、上記放電応答性評価を行った。その後、さらに接触放電を200回(合計500回)行った後に、上記放電応答性評価を行った。その後、さらに接触放電を500回(合計1000回)行った後に、上記放電応答性評価を行った。結果を表1に示す。
(実施例15)
放電電極に含まれているCu粒子の80質量%に相当する量の粒子を、酸化アルミニウムによりコートされたCu粒子に変更したこと以外は比較例1と同様にしてESD保護装置を作製した。なお、実施例15においては、放電電極における酸化アルミニウムの含有量は0.5質量%であった。

(実施例17)
放電電極における酸化アルミニウムの含有量を3質量%としたこと以外は実施例15と同様にしてESD保護装置を作製した。
放電電極における酸化アルミニウムの含有量を3質量%としたこと以外は実施例15と同様にしてESD保護装置を作製した。
(実施例18)
放電電極における酸化アルミニウムの含有量を5質量%としたこと以外は実施例15と同様にしてESD保護装置を作製した。
放電電極における酸化アルミニウムの含有量を5質量%としたこと以外は実施例15と同様にしてESD保護装置を作製した。
(実施例19)
放電電極に含まれているCu粒子の80質量%に相当する量の粒子を、炭化ケイ素によりコートされたCu粒子に変更したこと以外は比較例1と同様にしてESD保護装置を作製した。なお、実施例19においては、放電電極における炭化ケイ素の含有量は0.5質量%であった。

放電電極における炭化ケイ素の含有量を3質量%としたこと以外は実施例15と同様にしてESD保護装置を作製した。

(実施例22)
放電電極における炭化ケイ素の含有量を5質量%としたこと以外は実施例15と同様にしてESD保護装置を作製した。
放電電極における炭化ケイ素の含有量を5質量%としたこと以外は実施例15と同様にしてESD保護装置を作製した。
実施例15~22のそれぞれにおいて作製したESD保護装置についても、実施例1等と同様に放電応答性評価及び繰り返し耐性評価を行った。結果を表2,3に示す。
表1~3に示す結果から、放電補助部に含まれる絶縁材料及び半導体材料の少なくとも一方を放電電極に含ませることにより、放電応答性の低下を抑制しつつ、放電が繰り返し発生した場合のESD特性の劣化を抑制できることが分かる。

Claims (9)
- セラミック絶縁材と、
前記セラミック絶縁材に設けられた第1及び第2の放電電極と、
前記第1の放電電極の先端部と前記第2の放電電極の先端部との間に配されており、前記第1の放電電極と前記第2の放電電極との間の放電開始電圧を低下させる電極であって、導電性粒子と、半導体粒子及び絶縁性粒子のうちの少なくとも一方とを含む焼結体からなる放電補助部と、
を備え、
前記第1及び第2の放電電極は、前記半導体粒子を構成している半導体材料及び前記絶縁性粒子を構成している絶縁材料のうちの少なくとも一方を含む、ESD保護装置。 - 前記第1及び第2の放電電極における前記半導体材料及び前記絶縁性材料の総含有量が、20質量%以下である、請求項1に記載のESD保護装置。
- 前記第1及び第2の放電電極における前記絶縁性材料の含有量が、1質量%~10質量%である、請求項2に記載のESD保護装置。
- 前記第1及び第2の放電電極における前記半導体材料の含有量が、1質量%~20質量%である、請求項2または3に記載のESD保護装置。
- 前記第1及び第2の放電電極は、前記半導体材料及び前記絶縁材料のうちの少なくとも一方によりコートされた導電性粒子を含む、請求項1~4のいずれか一項に記載のESD保護装置。
- 前記第1及び第2の放電電極が、前記セラミック絶縁材の表面上に設けられている、請求項1~5のいずれか一項に記載のESD保護装置。
- 前記第1及び第2の放電電極は、前記セラミック絶縁材の内部に設けられている、請求項1~5のいずれか一項に記載のESD保護装置。
- 前記セラミック絶縁材は、空洞を有し、
前記第1及び第2の放電電極は、それぞれの先端部が前記空洞内に位置するように設けられている、請求項7に記載のESD保護装置。 - 前記セラミック絶縁材の上に配されており、前記第1の放電電極に電気的に接続された第1の外部電極と、
前記セラミック絶縁材の上に配されており、前記第2の放電電極に電気的に接続された第2の外部電極と、
をさらに備える、請求項1~8のいずれか一項に記載のESD保護装置。
