Abstract
Description
第1の樹脂フィルム上に、ダイボンディング用接着剤を、半導体ウエハのサイズとほぼ同じかそれよりも大きく、スクリーン印刷またはグラビア印刷することにより接着剤層を形成する印刷工程と、
前記接着剤層を乾燥させる乾燥工程と、
を含むことを特徴とする半導体ウエハ加工用テープの製造方法が提供される。
かかる場合に、接着剤層のカット工程も削減でき製造工程の簡素化を図ることができるし、第1の樹脂フィルムに対しカット傷が形成されることもないから製品の品質向上を図ることもできる。
以下、この発明の第1実施形態について図面を参照して説明する。
図1には、本実施形態における半導体ウエハ加工用テープ10の側面図を示した。
この半導体ウエハ加工用テープ10は、第1の樹脂フィルムをなす支持用フィルム11、ダイボンディング用接着剤からなる接着剤層12、ダイシング用粘着剤からなる粘着剤層13及び第2の樹脂フィルムをなす基材フィルム14がこの順に積層されたものである。
接着剤層12は、半導体ウエハに貼合され、ダイシングされた後にチップをピックアップする際、粘着剤層13と剥離してチップに付着し、チップを基板やリードフレームに固定する際の接着剤として使用されるものである。
粘着剤層13は、ダイシング時において半導体ウエハ及び個片化されたチップを保持する際の粘着剤として使用されるものである。
基材フィルム14は、ダイシング後のエキスパンドによりチップ及び接着剤層12を分断するためのエキスパンド可能なテープである。
まず、各層の成分について説明する。
支持用フィルム11としては、ポリエチレンテレフタレート(PET)フィルムが好適に用いられる。なお、ポリエチレンテレフタレートフィルム以外に、ポリテトラフルオロエチレンフィルム、ポリエチレンフィルム、ポリプロピレンフィルム、ポリメチルペンテンフィルム、ポリイミドフィルムなどのプラスチックフィルムを使用することができ、これらプラスチックフィルムは表面を離型処理して使用することもできる。
接着剤層12は、特に限定されるものではなく、ダイシング・ダイボンディングテープに一般的に使用されるダイボンディングテープであれば良いが、可撓性を有しかつ裂けやすいと半導体製造工程の歩留まりを向上させるのに好適である。
(i)接着剤層のBステージ状態の25℃における破断伸びが40%以下であり、好ましくは10%以下であり、より好ましくは3%以下である。
(ii)Bステージ状態の接着剤層12の25℃における破断強度が0.1MPa以上10MPa以下である。
(iii)25℃で10Hzにおける動的粘弾性測定による弾性率が1~3000MPaであり、25℃で900Hzにおける動的粘弾性測定による弾性率が4000~20000MPaである。
同様に、破断強度が0.1MPa未満の場合は接着剤層12の可撓性が不足し、取り扱い性が低下する可能性があり、10MPa超の場合、裂けやすさが不足して半導体製造工程の歩留まりが向上しない可能性があるため不適当である。
25℃で10Hzにおける弾性率は10~1500MPaであることが好ましく、100~1200MPaであることがより好ましい。この弾性率が1MPa未満であると、裂けやすさが不足して半導体製造工程の歩留まりが向上しない可能性があり、3000MPaを超えると、取扱い時に接着剤層12にクラックが発生する可能性があり好ましくない。また、25℃で900Hzにおける弾性率は、5000~15000MPaであることが好ましい。この弾性率が4000MPa未満であると裂けにくくなる傾向があり、20000MPaを超えると取り扱い時にクラックが発生し易い傾向がある。
また、破断強度や破断伸びは、接着剤層12に含まれる高分子成分が多く、フィラーが少ないほど高くなり、弾性率は高分子成分が少なく、フィラーが多いほど高くなる傾向があるので、これらの成分(成分比率)は、破断強度や破断伸びが上記で説明した一定の数値範囲内になるよう調節することが重要である。
接着剤層12の裂けやすさや耐熱性の観点から、Tgが-20℃~40℃で重量平均分子量が10万~90万の高分子成分がより好ましく、Tgが-10℃~50℃で重量平均分子量が5万~100万の高分子成分が好ましく、Tgが-10℃~30℃で重量平均分子量が50万~90万の高分子成分が特に好ましい。
なお、重量平均分子量は、ゲルパーミエーションクロマトグラフィー法(GPC)で標準ポリスチレンによる検量線を用いたポリスチレン換算値であり、ポンプとして日立製作所製L-6000を使用し、カラムとして日立化成工業(株)製ゲルパック(Gelpack)GL-R440、ゲルパックGL-R450、及びゲルパックGL-R400M(各10.7mmφ×300mm)をこの順に連結したカラムを使用し、溶離液としてテトラヒドロフランを使用し、試料120mgをTHF5mlに溶解させたサンプルについて、流速1.75mL/分で測定した値である。
特に、官能性モノマを含む重量平均分子量が10万以上である高分子成分、例えば、グリシジルアクリレートまたはグリシジルメタクリレートなどの官能性モノマを含有し、かつ重量平均分子量が10万以上であるエポキシ基含有(メタ)アクリル共重合体などが好ましい。エポキシ基含有(メタ)アクリル共重合体としては、例えば、(メタ)アクリルエステル共重合体、アクリルゴムなどを使用することができ、アクリルゴムがより好ましい。アクリルゴムは、アクリル酸エステルを主成分とし、主として、ブチルアクリレートとアクリロニトリルなどの共重合体や、エチルアクリレートとアクリロニトリルなどの共重合体などからなるゴムである。
高分子成分は、接着剤層12の全重量からフィラーの重量を除いた重量に対し、50重量%以下含まれることが好ましく、35重量%以下含まれることがより好ましく、25重量%以上35重量%以下含まれることが特に好ましい。高分子成分の配合量が多いと接着剤層12の破断性が悪化する傾向があり、配合量が少ないと接着時の流動性が大きすぎるため、ボイドが発生する傾向がある。
無機フィラーとしては、水酸化アルミニウム、水酸化マグネシウム、炭酸カルシウム、炭酸マグネシウム、ケイ酸カルシウム、ケイ酸マグネシウム、酸化カルシウム、酸化マグネシウム、アルミナ、窒化アルミニウム、ホウ酸アルミウイスカ、窒化ホウ素、結晶性シリカ、非晶性シリカ、アンチモン酸化物などが挙げられる。熱伝導性向上のためには、アルミナ、窒化アルミニウム、窒化ホウ素、結晶性シリカ、非晶性シリカ等が好ましい。溶融粘度の調整やチクソトロピック性の付与の目的には、水酸化アルミニウム、水酸化マグネシウム、炭酸カルシウム、炭酸マグネシウム、ケイ酸カルシウム、ケイ酸マグネシウム、酸化カルシウム、酸化マグネシウム、アルミナ、結晶性シリカ、非晶性シリカ等が好ましい。また、耐湿性を向上させるためにはアルミナ、シリカ、水酸化アルミニウム、アンチモン酸化物が好ましい。
上記フィラー量は接着剤層12の全重量に対して5重量%以上90重量%以下であることが好ましく、さらに好ましくは35重量%以上70重量%以下である。配合量が多くなると、接着剤層12の貯蔵弾性率の上昇、接着性の低下、ボイド残存による電気特性の低下等の問題が起きやすくなるので90重量%以下とするのが特に好ましい。また、フィラーの比重は1~10g/cm3であることが好ましい。
粘着剤層13の成分に特に制限はなく、ダイシング時において接着剤層12との剥離を生じずチップ飛びなどの不良を発生しない程度の保持性や、ピックアップ時において接着剤層12との剥離が容易となる特性を有するものであればよい。ダイシング後のピックアップ性を向上させるために、粘着剤層13は放射線硬化性のものが好ましく、硬化後に接着剤層12との剥離が容易な材料であることが好ましい。
化合物(A)の放射線硬化性炭素-炭素二重結合の導入量はヨウ素価で0.5~20、好ましくは0.8~10とする。ヨウ素価が0.5以上であると、放射線照射後の粘着力の低減効果を得ることができ、ヨウ素価が20以下であれば、放射線照射後の粘着剤の流動性が十分で、延伸後の素子間隙を十分得ることができるため、ピックアップ時に各素子の画像認識が困難になるという問題が抑制できる。さらに、化合物(A)そのものに安定性があり、製造が容易となる。
上記化合物(A)はどのようにして製造されたものでもよいが、例えば、アクリル系共重合体と放射線硬化性炭素-炭素二重結合をもつ化合物とを混合したものや、官能基をもつアクリル系共重合体または官能基をもつメタクリル系共重合体(A1)と、その官能基と反応し得る官能基を有し、かつ、放射線硬化性炭素-炭素二重結合をもつ化合物(A2)とを反応させて得たものが用いられる。
化合物(B)は、ポリイソシアネート類、メラミン・ホルムアルデヒド樹脂、およびエポキシ樹脂から少なくとも1種選ばれる化合物であり、単独で又は2種類以上を組み合わせて使用することができる。この化合物(B)は架橋剤として働き、化合物(A)または基材フィルムと反応した結果できる架橋構造により、化合物(A)および(B)を主成分とした粘着剤の凝集力を、粘着剤塗布後に向上することができる。
粘着剤層13の含まれる光重合開始剤(C)に特に特に制限はなく、従来知られているものを用いることができる。光重合開始剤(C)の添加量としては、化合物(A)100重量部に対して0.01~5重量部とすることが好ましく、0.01~4重量部とすることがより好ましい。
基材フィルム14としては、放射線透過性であることが好ましく、具体的には、通常、プラスチック、ゴムなどを用い、放射線を透過する限りにおいて特に制限されるものではないが、紫外線照射によって放射線硬化性粘着剤を硬化させる場合には、この基材としては光透過性の良いものを選択することができる。
なお、基材フィルム14の放射線硬化性の粘着剤層13を塗布する側と反対側表面をシボ加工もしくは滑剤コーティングすると、ブロッキング防止、基材フィルム14上に粘着剤層13が形成されたダイシングテープの放射状延伸時のダイシングテープと治具との摩擦を減少することによる基材フィルム14のネッキング防止などの効果があるので好ましい。
上述した半導体ウエハ加工用テープ10の製造は、図2に示す工程により行われる。
まず、支持用フィルム11を繰り出し(ステップA1)、繰り出された支持用フィルム11上に対し、上述した接着剤層12を構成する成分を含む接着剤を用いてスクリーン印刷またはグラビア印刷を行い、接着剤層12を形成する印刷工程を行う(ステップA2)。
次に、印刷された接着剤層12を乾燥させる乾燥工程を行う(ステップA3)。
その後、支持用フィルム11上に形成された接着剤層12における支持用フィルム11と対向する面に対して、基材フィルム14上に粘着剤層13が形成されたダイシングテープ15を、接着剤層12と粘着剤層13とが接するようにラミネートして半導体ウエハ加工用テープ10とする貼合工程を行う(ステップA4)。
そして最後に、半導体ウエハ加工用テープ10をロール状に巻き取る(ステップA5)。
この製造装置30は、支持用フィルム11を繰り出す繰り出し機31と、印刷工程を行う印刷機32、乾燥工程を行う乾燥炉35、貼合工程を行う貼合部36、半導体ウエハ加工用テープ10を巻き取る巻き取り機38が順番に並べられた構成となっている。
繰り出し機31は、ロール状の支持用フィルム11を保持しており、この繰り出し機31から製造作業の進行に伴い順次支持用フィルム11が繰り出される。この繰り出し機31から繰り出された支持用フィルム11は印刷工程を行う印刷機32へ送られる。
印刷機32は、支持用フィルム11上に接着剤層12を印刷方法によって形成するものである。この印刷機32により、送り込まれる支持用フィルム11上に断続的に半導体ウエハのサイズとほぼ同じかそれよりも大きい複数の接着剤層12が形成される。ここでいう「ほぼ同じ」とは、半導体ウエハのサイズより小さいサイズも含むが、少なくとも当該半導体ウエハから分割される全てのチップを覆うことのできるサイズを意味する。
印刷工程では、接着剤をインクとして用いて、半導体ウエハのサイズに見合った形状の接着剤層12を形成する。「半導体ウエハのサイズに見合った形状」とは、望ましくは円形形状であり、半導体ウエハにオリエンテーションフラットやノッチがあればその形状にも対応できる形状を含み、少なくとも半導体チップを接着する面積を有する多角形状であればよい。
すなわち、この製造方法では、接着剤層12を半導体ウエハのサイズに見合った形状に切断するといった切断工程の処理を実行する必要がない。これにより、接着剤層12や支持用フィルム11にカット傷が生じることを防止できるため、カット傷の発生に伴う異物の残存が防止でき、製品の品質を向上することができる。また、必要な部分にのみ印刷されるので、接着剤層12に用いる材料のロスを大幅に削減することが可能となる。
上記印刷方法の中では、スクリーン印刷法とグラビア印刷法が半導体ウエハ加工用テープ10のパターン印刷に適しており、当該印刷工程では、スクリーン印刷またはグラビア印刷を行って接着剤層12を形成する。
スクリーン印刷の印刷機または印刷方式としては、枚葉式印刷機、枚葉式印刷を連続で印刷できるようにしたロールtoロール式、ロールtoロール式のロータリースクリーン印刷機があるが、ロータリースクリーン印刷機を用いれば、通常の枚葉式スクリーン印刷機よりも高速印刷できるため、より生産効率を高めることができる。
グラビア印刷については、1回当たりの塗工膜厚は数μm程度であるが、ロータリー式で高速で接着剤層12を製造可能であるため、厚みの薄い接着剤層12(数μm)を対象とした場合、生産性に有利である。
スクリーン印刷かグラビア印刷かの印刷方法は、形成しようとする接着剤層12の厚みにより選定することができ、接着剤層12の厚みが数μm~10μm程度の場合はグラビア印刷を選定し、接着層の厚みが5~10μm以上の場合は、スクリーン印刷を選定することが望ましい。
この溶剤を5~80重量%混合し、接着剤の印刷時の雰囲気温度における粘度を最適な範囲に調整する。
なお、少なくとも印刷をする部分が温湿度制御部33内に配されていれば良いが、印刷をする部分から乾燥炉35までの間も温湿度制御部33内に配されていることが望ましい。しかし、高品質な製品を提供するという観点から、図3で示す装置構成で製造することが望ましいが、乾燥炉長や製造場所の室内環境、粘着剤に含まれる溶剤種類で状況が異なるため、必ずしも製造設備に温湿度制御部33や温湿度調整機34を有することが必須ではない。
なお、スクリーン印刷の場合は、接着剤の粘度を、6Pas以下、好ましくは0.05~5Pas(0.05Pas以上で5Pas以下)に調整するのがよい。接着剤の粘度が小さい場合、例えば0.05Pasより小さい程度の場合は、スクリーン版から接着剤が透過し、良好な印刷ができなくなる可能性があるため、注意が必要である。
グラビア印刷の場合は、接着剤の粘度を、10Pas以下、好ましくは0.01~数Pas(0.01Pas以上で数Pas以下)に調整するのがよい。これは印刷時に版胴から接着剤が離れにくく、支持用フィルム11に接着剤の転写ムラが生じ、印刷の品質(ピンホールなど)に影響を与えるためである。
なお、グラビア印刷においてもスクリーン印刷と同様にパターン印刷であるため、スクリーン印刷で述べた同様の効果を期待できる。
印刷工程により接着剤層12が形成された支持用フィルム11は、接着剤層12に含まれる溶剤を揮発させる乾燥工程を行う乾燥炉35に送られる。
乾燥工程では、乾燥炉35内の温度や乾燥時間を、接着剤の組成や溶剤の種類等により適宜選択し、好ましくは常温~200℃の温度で接着剤層12を数分程度乾燥させる。
乾燥工程により接着剤層12が乾燥した支持用フィルム11は、基材フィルム14上に粘着剤層13が形成されたダイシングテープ15と貼合する貼合工程を行う貼合部36へ送られる。接着剤層12は印刷工程によりすでに半導体ウエハの形状に見合った形状となっており、乾燥工程に引き続き貼合工程を行うことが可能となる。これにより、製造ラインの長さを短くすることができる。
完成した半導体ウエハ加工用テープ10を巻き取り機38により巻き取り、半導体ウエハ加工用テープ10をロール状とする。
さらに本実施形態によれば、接着剤層12の不要部分のカット工程も不必要であるから、半導体ウエハ加工用テープの製造工程を簡素化することができ、ひいてはカット傷の発生に伴う異物の残存が防止され製品の品質を向上させることもできる。
すなわち、従来の製造方法では、段落0006の説明にあったように、ライン長の制限等がある場合に、接着剤層の形成、接着剤層のプリカット、セパレーターの貼合、ラインの変更、セパレーターの剥離、………といった工程を経る必要がある。この場合、接着剤層とセパレーターとを貼合させるときは、密着性を上げるために加熱ロールにて40~百数十℃程度の範囲で加熱しながら貼合処理を行う必要があり、さらにその後はセパレーターを剥離してから粘着テープ(ダイシングテープ15)を貼合する必要があった。
これに対し、本実施形態にかかる貼合工程では、接着剤層12を直接粘着剤層13に貼合させるため、密着性が高く、加熱ロールを用いることなく、常温下で貼合させることができる。よって本実施形態によれば、製造ライン長を短くすることだけではなく、従来の製造方法で必要であった加熱ロール設備が不要となり、設備投資を抑制することもできる。
従来製法で製作されたダイシング・ダイボンディングテープ50の断面を図4に示す。
図4から分かるように、ダイシング・ダイボンディングテープ50では、接着剤層12の外周部がプリカット刃によりほぼ垂直にカットされており、支持フィルム11にカット傷40が形成される。ここで、「カット傷(40)」とは、支持用フィルム11の接着剤層12側の表面に凹のように切れ込みが入っている状態をいう。かかる場合、接着剤層12とダイシングテープ15を貼合するときに、カット傷40の形成に伴いその部分に異物が残存したり、接着剤層12の外周部にボイド(空隙)が発生したりする可能性がある。
また、接着剤の粘度が大きいときは(たとえばスクリーン印刷の場合において6Pas程度であるときは)、図5のように、接着剤層12の外周部で厚みがやや増大し、これを断面視すると、若干凸部形状を呈した凸部12bが形成される場合がある(外周端から1mm程度の内側の範囲で、半導体ウエハに接する厚みに対して+数~30%程度)。かかる場合、接着剤層12の外周部と粘着剤層13との層間密着が高まり、接着剤層12とダイシングテープ15のラミネートが良好に実施できる効果がある。
なお、印刷された接着剤層12の外周部の内側(中心側)は、スクリーン版により実用上問題ない厚み精度に抑えることが可能である。ゆえに半導体ウエハは、支持フィルム11を剥がした後に接着剤層12の平滑面側と貼合され、接着剤層12の外周部の凸部12bによる影響はない。ただし、半導体チップのピックアップ性の観点から、接着剤を、少なくとも当該半導体ウエハから分割される全てのチップを覆うことのできるサイズより大きく印刷し、接着剤層12の凸部12bの形成範囲と半導体チップとが重ならないように、半導体ウエハサイズに対して接着剤層12の印刷面積を若干大きく取る(設計する)ことが望ましい。
次に、第2実施形態について説明する。
なお、基本的には、上述の第1実施形態と同様の構成を有しており、以下、同様の構成を有する部分については同じ符号を付して説明を省略し、主に異なる部分について説明する。
本実施形態では、粘着剤層13も印刷方法により形成されている。
本実施形態の半導体ウエハ加工用テープ10の製造は、図7に示す工程により行われる。
図7の工程では、図2に示した工程におけるダイシングテープ15をラミネートする貼合工程(ステップA4)に替えて、円形印刷済みのダイシングテープ15をラミネートする貼合工程(ステップA11)を行う。
かかる貼合工程では、円形に形成された接着剤層12の中心と、円形に形成された粘着剤層13の中心とが一致して同心円となるように、支持用フィルム11とダイシングテープ15とを貼合する。
粘着剤層13を接着剤層12よりも大きい円形に形成すれば、半導体ウエハが貼合される部分には接着剤層12があり、リングフレームが貼合される部分には接着剤層12がなく粘着剤層13のみが存在するようになる。一般に、接着剤層12は被着体と剥離しにくいため、このようにすることでリングフレームを粘着剤層13と貼合することができ、使用後のテープ剥離時にリングフレームへの糊残りを生じにくいという効果が得られる。
すなわち、ダイシングテープ15は、基材フィルム14上に粘着剤層13を印刷方法により形成する印刷工程と、印刷された粘着剤層13を乾燥させる乾燥工程とにより製造される。
印刷工程で用いる粘着剤(ダイシング用粘着剤)は、上述した粘着剤層13に含まれる材料を溶剤に溶解あるいは分散したものを用いる。
溶剤は特に限定されるものではないが粘着剤の粘度が0.05~5Pasとなるように調製することが望ましく、0.05~1Pasとすることがより望ましい。
これに対し、本実施形態のように印刷工程により接着剤層12、粘着剤層13を形成することで、簡便な工程で製造が可能となり、多層化テープを製作する生産効率を向上させることができる。
次に、第3実施形態について説明する。
なお、基本的には、上述の第1実施形態と同様の構成を有しており、以下、同様の構成を有する部分については同じ符号を付して説明を省略し、主に異なる部分について説明する。
本実施形態の半導体ウエハ加工用テープ10は接着剤層12のみを有する。
本実施形態の半導体ウエハ加工用テープ10の製造は、図9に示す工程により行われる。
図9の工程では、図2に示した工程におけるダイシングテープをラミネートする貼合工程(ステップA4)に替えて、カバーフィルム16をラミネートする貼合工程(ステップA21)を行う。
なお、カバーフィルム16としては、支持用フィルム11に用いることができる材質からなるフィルムを用いることができる。
また、長尺の支持用フィルム11を用いて連続的に半導体ウエハ加工用テープ10を製造する方法を示したが、半導体ウエハ1枚分の半導体ウエハ加工用テープ10を製造する方法にも本発明を適用可能である。
(1)粘着テープ1の作製
イソオクチルアクリレート、2-ヒドロキシエチルアクリレートおよびメチルメタクリレートからなり、質量平均分子量80万、ガラス転移温度-30℃のアクリル系共重合体化合物を作製した。
その後、この共重合体化合物100重量部に対し、放射線硬化性炭素-炭素二重結合を有する化合物として、トリメチロールプロパントリメタクリレートを20重量部、硬化剤としてポリイソシアネート化合物コロネートL(日本ポリウレタン株式会社製、商品名)7重量部、さらに光重合開始剤としてイルガキュア184(日本チバガイギー株式会社製、商品名)5重量部を加えて、放射線硬化性の粘着剤を得た。
この粘着剤を、ポリプロピレン樹脂と水素化スチレン-ブタジエン共重合体からなる、厚さ100μmの基材フィルムに対して塗工した後、熱風乾燥炉で乾燥させ、乾燥後の厚さが10μmの粘着剤層と基材フィルムとの積層体である粘着テープ1を得た。
イソノニルアクリレート、2-ヒドロキシエチルアクリレートおよびメチルメタクリレートからなり、質量平均分子量80万、ガラス転移温度-30℃、のアクリル系共重合体化合物を作製した。
その後、この共重合体化合物100重量部に対し、硬化剤としてポリイソシアネート化合物コロネートL(日本ポリウレタン株式会社製、商品名)9重量部を加えて、粘着剤を得た。
この粘着剤を、粘着テープ1と同じ基材フィルムに、粘着テープ1と同様に塗工し、乾燥させて粘着テープ2を得た。
(1)接着剤1の調製
エポキシ樹脂としてビスフェノールF型エポキシ樹脂(エポキシ当量160、東都化成株式会社製商品名YD-8170Cを使用)30重量部、クレゾールノボラック型エポキシ樹脂(エポキシ当量210、東都化成株式会社製商品名YDCN-703を使用)10重量部;エポキシ樹脂の硬化剤としてフェノールノボラック樹脂(大日本インキ化学工業株式会社製商品名プライオーフェンLF2882を使用)27重量部;アクリル系共重合体(ゲル パーミエーション クロマトグラフィーによる重量平均分子量70万、Tgは4℃、ナガセケムテックス株式会社製商品名SG-708-6を使用)28重量部;硬化促進剤としてイミダゾール系硬化促進剤(四国化成工業株式会社製キュアゾール2PZ-CNを使用)0.1重量部;シリカフィラー(アドマファイン株式会社製、S0-C2(比重:2.2g/cm3)を使用)132重量部;シランカップリング剤として(日本ユニカー株式会社製商品名A-189を使用)0.25重量部からなる組成物に、メチルエチルケトン10質量部を加え、攪拌混合し、真空脱気し、接着剤1を得た。
得られた接着剤ワニスの粘度を、B型粘度計(東機産業 TVB-10)にて測定したところ、5℃での粘度は5.0Pas、25℃での粘度は4.5Pasであった。
メチルエチルケトンを50質量部加えた以外は、接着剤1と同様にして接着剤2を得た。得られた接着剤ワニスの粘度を測定したところ、5℃での粘度は1.0Pas、25℃での粘度は0.05Pasであった。
メチルエチルケトンを60質量部加えた以外は、接着剤1と同様にして接着剤3を得た。得られた接着剤ワニスの粘度を測定したところ、5℃での粘度は0.04Pasであった。
メチルエチルケトンを8.0質量部加えた以外は、接着剤1と同様にして接着剤4を得た。得られた接着剤ワニスの粘度を測定したところ、5℃での粘度は6.0Pasであった。
メチルエチルケトンを5質量部加えた以外は、接着剤1と同様にして接着剤5を得た。得られた接着剤ワニスの粘度を測定したところ、5℃での粘度は11.0Pasであった。
メチルエチルケトンを80質量部加えた以外は、接着剤1と同様にして接着剤5を得た。得られた接着剤ワニスの粘度を測定したところ、5℃での粘度は0.01Pasであった。
(1)実施例1
支持用フィルムとしてのPETフィルム(厚み25μm)上に、ロールtoロール型の枚葉式スクリーン印刷法により、接着剤1を直径φ320mm、乾燥後の印刷厚み20μm、ピッチ60mmとなるように印刷し、接着剤層を形成した。
印刷工程における温度などは、印刷部の雰囲気が5℃、40%RHとなるように制御し、温湿度制御部における溶剤の蒸気圧を30mmHg程度とした。
印刷工程により接着剤層を形成した後に、乾燥炉において150℃の温度で1分程度乾燥させる乾燥工程を行った。
その後、別途作製した粘着テープ1を線圧2MPaで貼合する貼合工程を行い、半導体ウエハ加工用テープを作製した。
接着剤1に代えて接着剤2を用いた以外は、実施例1と同様にして半導体ウエハ加工用テープを作製した。
粘着テープ1に代えて粘着テープ2を用いた以外は、実施例1と同様にして半導体ウエハ加工用テープを作製した。
粘着テープ1に代えて粘着テープ2を用いた以外は、実施例2と同様にして半導体ウエハ加工用テープを作製した。
接着剤1に代えて接着剤3を用いた以外は、実施例1と同様にして半導体ウエハ加工用テープを作製した。
接着剤1に代えて接着剤4を用いた以外は、実施例1と同様にして半導体ウエハ加工用テープを作製した。
印刷工程における温度を室温(25℃)とした以外は、実施例1と同様にして半導体ウエハ加工用テープを作製した。
印刷工程における温度を室温(25℃)とした以外は、実施例2と同様にして半導体ウエハ加工用テープを作製した。
支持用フィルムとしてのPETフィルム(厚み25μm)上に、グラビア印刷法により、接着剤2を直径φ320mm、乾燥後の印刷厚み5μm、ピッチ40mmとなるように印刷し、接着剤層を形成した。
印刷工程における温度などは、印刷部環境が5℃、40%RHとなるように調整し、溶剤の蒸気圧を30mmHg程度とした。
印刷工程により接着剤層を形成した後に、乾燥炉において150℃の温度で1分程度乾燥させる乾燥工程を行った。
その後、別途作製した粘着テープ2を線圧2MPaで貼合する貼合工程を行い、半導体ウエハ加工用テープを作製した。
接着剤2に代えて接着剤1を用いた以外は、実施例9と同様にして半導体ウエハ加工用テープを作製した。
接着剤2に代えて接着剤5を用いた以外は、実施例9と同様にして半導体ウエハ加工用テープを作製した。
接着剤2に代えて接着剤6を用いた以外は、実施例9と同様にして半導体ウエハ加工用テープを作製した。
(1)破断強度、破断伸び
Bステージ状態の接着剤層の25℃における破断強度、破断伸びを、幅10mm、長さ30mm、厚さ20μmの試料について、引っ張り試験機(今田製作所製デジタル荷重計SV55)を用いてチャック間距離20mm、引っ張り速度0.5m/minで応力、ひずみ曲線を測定し、それから、下式により得た。
破断強度(Pa)=最大強度(N)/試料の断面積(m2)
破断伸び(%)=(破断時の試料のチャック間長さ(mm)-20)/20×100
Bステージ状態の接着剤層の貯蔵弾性率を、動的粘弾性測定装置(レオロジー社製、DVE-V4)を用いて測定した(サンプルサイズ:長さ20mm、幅4mm、膜厚75μm、温度範囲-30~100℃、昇温速度5℃/min、引張りモード、10Hzまたは900Hz、自動静荷重)。
印刷部をミクロトームもしくは剃刀刃にて断面カットし、該断面を日立ハイテクノロジーズ製顕微鏡(TM-1000)にて断面観察し、厚みやサイズ、形状等を計測した。
(4.1)実施例1
実施例1のサンプルでは接着剤層1をスクリーン印刷により形成している。
乾燥工程後(貼合工程前)の接着剤層1の破断強度、破断伸びを測定したところ、破断強度は5.0MPaであり、破断伸びは15%であった。
乾燥工程後(貼合工程前)の接着剤層の弾性率は25℃/10Hzで2500MPaであり、25℃/900Hzで8000MPaであった。
乾燥工程後(貼合工程前)の接着剤層1をカット(縦断)し外周部の断面を顕微鏡観察したところ、外周側縁部が緩やかに傾斜していることがわかった。具体的には、接着剤層1を平面視した場合の目標の印刷直径320mmに対し、実際の印刷直径は321mmであった。
実施例9のサンプルでは接着剤層9をグラビア印刷により形成している。
乾燥工程後(貼合工程前)の接着剤層9の破断強度、破断伸びを測定したところ、破断強度は3MPaであり、破断伸びは15%であった。
乾燥工程後(貼合工程前)の接着剤層9の弾性率は25℃/10Hzで2500MPaであり、25℃/900Hzで8000MPaであった。
乾燥工程後(貼合工程前)の接着剤層9をカット(縦断)し外周部の断面を顕微鏡観察したところ、外周側縁部が緩やかに傾斜していることがわかった。具体的には、接着剤層9を平面視した場合の目標の印刷直径320mmに対し、実際の印刷直径は321mmであった。
上記実施例1、9を含むサンプルの接着剤層の製造条件や特性(評価結果)等を、表1に示す。
なお、表1中、「厚み精度」の評価については、接着剤層をスクリーン印刷で形成した実施例1~4、6~8、比較例5のサンプルでは当該接着剤層の厚みを20μmと設計し、接着剤層をグラビア印刷で形成した実施例9~10、12、比較例11のサンプルでは当該接着剤層の厚みを5μmと設計し、実際の接着剤層の厚さがその設計値(目標値)に対し±1.5μmの範囲以内に収まった場合には「○(良好)」と評価し、かかる範囲外の場合には「-」と記載した。
接着剤層をスクリーン印刷で形成した実施例1~4、6~8のサンプルにおいて、簡易な工程により良好な半導体ウエハ加工用テープを得ることができた。
特に実施例1~4は、接着剤の粘度が0.05Pas以上5Pas以下であり、印刷工程における温度が10℃以下であるため、スクリーン版の目詰まりによる欠点数がほとんど見られず、印刷歩留りが向上することが確認された。
また実施例1~4、6~8では、接着剤層の厚みも、固体層で±1.5μmの範囲内に抑えることができた。
さらに実施例1~4、6~8では、従来工法(コーターによる塗工)に対して接着剤使用量は約50%に大幅低減した。
実施例6は、接着剤の粘度が5Pas超であるが、印刷は実施可能であった。実施例6では、接着剤層の外周部を断面視すると若干凸部形状を呈していた(外周端から1mm程度の範囲で、ウエハに接する厚みに対して20%程度)。実施例6では、外周部付近は厚みムラがあるため、できる限り半導体チップへの張り合わせは避けた方が良いが、外周から1mm程度内側の部分については、厚み精度が目標値±1.5μm以内と良好であり、半導体チップの接着剤層として活用できると判断することができる。
これらサンプルに対し、比較例5では、接着剤の粘度が0.05Pas未満であるため、印刷形状の周縁部で際側にいくほど厚みが減少する形状ダレが顕著に生じるとともに、接着剤をスクリーン版に載せた際に液ダレが生じたため、良好な印刷を実施することが難しくなった(スクリーン印刷されていないと判断した)。
実施例9~10、12についても、スクリーン印刷と同様に、従来工法(コーターによる塗工)に対して接着剤使用量は約50%に大幅低減した。
これらサンプルに対し、比較例11では、接着剤の粘度が11Pasと大きく、印刷面にカスレが見られ、良好な印刷ができなかった(グラビア印刷されていないと判断した)。
(1)実施例13~17
実施例1のサンプルを作製したのと同様に、支持用フィルムとしてのPETフィルム上に、ロールtoロール型の枚葉式スクリーン印刷法により、接着剤を印刷し、接着剤層を形成した。
かかる印刷工程では、表2に示すとおり、接着剤の粘度と乾燥後の印刷厚み(設計厚み)とをサンプルごとに変動させ、製造条件を設定した。接着剤は接着剤1の成分と同様であるが、メチルエチルケトンの配合量のみを調整して粘度を制御した。
その後、実施例1のサンプルを作製したのと同様に、乾燥工程、貼合工程の各処理を実行し、半導体ウエハ加工用テープを作製した。
実施例9のサンプルを作製したのと同様に、支持用フィルムとしてのPETフィルム上に、グラビア印刷法により、接着剤を印刷し、接着剤層を形成した。
かかる印刷工程でも、表2に示すとおり、接着剤の粘度と乾燥後の印刷厚み(設計厚み)とをサンプルごとに変動させ、製造条件を設定した。接着剤は接着剤2の成分と同様であるが、メチルエチルケトンの配合量のみを調整して粘度を制御した。
その後、実施例9のサンプルを作製したのと同様に、乾燥工程、貼合工程の各処理を実行し、半導体ウエハ加工用テープを作製した。
実施例1のサンプルと同様の材料を用いて接着剤層を形成した。
詳しくは、支持用フィルムとしてのPETフィルム(厚み25μm)の片面前面上に、接着剤をコーターにて塗布して一旦接着剤層を形成し、その後かかる接着剤層を直径φ320mm、ピッチ60mmとなるようにプリカットした。
かかる工程でも、表2に示すとおり、接着剤の粘度と乾燥後の印刷厚み(設計厚み)とをサンプルごとに変動させ、製造条件を設定した。接着剤は接着剤1の成分と同様であるが、メチルエチルケトンの配合量のみを調整して粘度を制御した。
その後は、実施例1のサンプルを作製したのと同様に、乾燥工程、貼合工程の各処理を実行し、半導体ウエハ加工用テープを作製した。
実施例13~17、18~19、比較例20~22のサンプルを、ミクロトームもしくは剃刀刃にて断面カットし、該接着剤層の傾斜部を日立ハイテクノロジーズ製顕微鏡(TM-1000)にて断面観察し、厚みや形状等を計測した。
ここでは、断面観察を行う際、図11に示すように、接着層層12の外周部を断面視したときの接着剤層12の傾斜部12aに関し、傾斜部12aにおける厚み(垂直方向の距離)を「t」と、傾斜部12aにおける水平方向の距離を「ΔR」として、各距離を測定し、接着剤層の傾斜部の形状を示すパラメータを「ΔR/t」として、かかるパラメータを算出した。
傾斜部12aの厚みtおよび水平方向の距離ΔRの各測定値と、形状パラメータΔR/tの算出値とを、表2に示す。
接着剤層をスクリーン印刷またはグラビア印刷で形成した実施例13~17、18~19のサンプルと、接着剤層を塗布・プリカットして形成した比較例20~22のサンプルとで、各サンプルの接着剤層の傾斜部を断面観察すると、その比較結果から、実施例13~17、18~19のサンプルでは、接着剤層の厚みtが2~150μmの範囲内において、形状パラメータΔR/tの数値範囲が概ね以下の式(1)の条件を満たしていた。

かかる実施例13~17、18~19のサンプルでは、接着剤層と粘着剤層との密着性が良好で、ボイドの発生が大幅に抑制されたと考えられ、式(1)の条件を満たすことが有用であることがわかった。
これらサンプルに対し、比較例20~22のサンプルでは、式(1)の条件を満たさず、接着剤層と粘着剤層との密着性が実施例13~17、18~19のサンプルより劣っていた。
さらに実施例13~17、18~19のサンプルでは、支持用フィルムにカット傷(図10参照)も無いため、カット刃による切込み部分にフィルム塵等の異物が残存するようなこともなく、製品の品質向上が達成された。

Claims (9)
- 第1の樹脂フィルム上に、ダイボンディング用接着剤を、半導体ウエハのサイズとほぼ同じかそれよりも大きく、スクリーン印刷またはグラビア印刷することにより接着剤層を形成する印刷工程と、
前記接着剤層を乾燥させる乾燥工程と、
を含むことを特徴とする半導体ウエハ加工用テープの製造方法。 - 請求項1に記載の半導体ウエハ加工用テープの製造方法において、
前記印刷工程では、前記接着剤層を、前記半導体ウエハのサイズに見合った形状に形成することを特徴とする半導体ウエハ加工用テープの製造方法。 - 請求項2に記載の半導体ウエハ加工用テープの製造方法において、
前記印刷工程では、前記ダイボンディング用接着剤を、少なくとも当該半導体ウエハから分割される全てのチップを覆うように印刷することを特徴する半導体ウエハ加工用テープの製造方法。 - 請求項1~3のいずれか一項に記載の半導体ウエハ加工用テープの製造方法において、
前記第1の樹脂フィルムの前記接着剤層が形成された面に対して、第2の樹脂フィルム上にダイシング用粘着剤からなる粘着剤層が形成されたダイシングテープを、前記接着剤層と前記粘着剤層とが接するように貼合する貼合工程と、
を含むことを特徴とする半導体ウエハ加工用テープの製造方法。 - 請求項4に記載の半導体ウエハ加工用テープの製造方法において、
前記貼合工程では、前記ダイシングテープとして、前記第2の樹脂フィルム上に、前記ダイシング用粘着剤をリングフレームのサイズとほぼ同じかそれよりも大きくスクリーン印刷またはグラビア印刷することにより前記粘着剤層を形成したものを、使用することを特徴とする半導体ウエハ加工用テープの製造方法。 - 第1の樹脂フィルム上に、ダイボンディング用接着剤を、半導体ウエハのサイズとほぼ同じかそれよりも大きく、スクリーン印刷またはグラビア印刷することにより接着剤層を形成する印刷工程と、
前記接着剤層を乾燥させる乾燥工程と、
前記第1の樹脂フィルムの前記接着剤層が形成された面に対して、第2の樹脂フィルム上にダイシング用粘着剤からなる粘着剤層が形成されたダイシングテープを、前記接着剤層と前記粘着剤層とが接するように貼合する貼合工程と、
を含む半導体ウエハ加工用テープの製造方法により製造された半導体ウエハ加工用テープにおいて、
前記乾燥工程後の前記接着剤層の外周部が、断面視して、緩やかに傾斜しているか、または凸部形状を呈していることを特徴とする半導体ウエハ加工用テープ。 - 請求項6に記載の半導体ウエハ加工用テープにおいて、
前記第1の樹脂フィルムの前記接着剤層が形成された面に対して前記ダイシングテープが貼合され、前記接着剤層と前記粘着剤層とが接していることを特徴とする半導体ウエハ加工用テープ。 - 請求項6または7に記載の半導体ウエハ加工用テープにおいて、
前記乾燥工程後の前記接着剤層の外周部が断面視して緩やかに傾斜しており、その傾斜部の厚みをtと、水平方向の距離をΔRとした場合に、式(1)の条件を満たしていることを特徴とする半導体ウエハ加工用テープ。
